Abstract

1,190,992. Semi-conductor devices. TRW. Inc. 5 July, 1967 [7 July, 1966], No. 31041/67. Heading H1K. [Also in Division C7] During the formation of semi-conductor devices such as transistor bases, silicon layers, deposited on a substrate by cathode sputtering, are homogenized by heating the coated substrate to about 1000‹ C. in an atmosphere of hydrogen. Substrate 12 may be a single crystal of sapphire, or be an assembly of semi-conductor devices, for example with a top surface of silicon. A silicon cathode and an argon atmosphere are used to deposit a layer of silicon 34 on the substrate 12. At this stage the layer 34 is believed to be composed of oriented crystallites 36, separated by walls of silicon dioxide 38 which arise through the presence of oxygen as an impurity. Heating in hydrogen eliminates the silicon dioxide walls and improves the electrical conductivity of the layer 34 parallel to the surface of substrate 12.
