Abstract
Description
Es weist sich von Vorteil, wenn der Durchmesser der Aussparung um ein bis drei Zehntel des Durchmessers der übrigen Zentralelektrode kleiner ist.
Die Zentralelektrode weist nach der Aussparung in Richtung der Ausgangsdüse der Entladungskammer vorzugsweise einen dritten Durchmesser auf, der größer ist als der übrige Durchmesser der Zentralelektrode.

Der Block 1 hat für die gewählte Anzahl der Entladungskammern 12 (in diesem Beispiel fünf) einen gemeinsamen Prozessgasverteiler 15 (nur in Fig. 2 erkennbar), der das Prozessgas über die als Wirbeldüse gestalteten Gaseinlässe 14 in die Entladungskammern 12 jedes einzelnen Aktivgaskanals einleitet.
Der lineare Block 1 ist - wie aus den zueinander orthogonalen Schnittdarstellungen von Fig. 1 und 2 zu entnehmen - über eine Steckverbindung mit einem Isolatorblock 5 verbunden, der zugleich den hinteren Abschluss der Entladungskammern 12 darstellt.
Der Isolatorblock 5, der aus elektrisch isolierendem Material besteht, enthält die Hochspannungsanschlüsse 31 für die einzelnen Zentralelektroden 3 sowie einen Erdungsanschluss 11 für alle im Block 1 enthaltenen Entladungskammern 12 (als Gegenpotential). Weiterhin weist er eine einheitliche Prozessgaszuführung 51 (Fig. 2) auf, die über den Prozessgasverteiler 15 im linearen Block 1 die Versorgung der einzelnen Entladungskammern 12 über deren Gaseinlässe 14 realisiert.
Der Isolierblock 5 nimmt im hinteren Abschluss der Entladungskammern 12 das Isolatorröhrchen 4 sowie die Elektrode 3 auf. Zwischen Elektrode 3 und Isolatorröhrchen 4 sind im Isolierblock 5 für jede Entladungskammer 12 Zusatzgaskanäle 52 ausgeformt, die in Richtung der linearen Aneinanderreihung der Entladungskammern 12 von einem Zusatzgasverteiler 53 gekreuzt werden. Der Zusatzgasverteiler 53 für die Einbringung von Zusatzgas (vorzugsweise von zusätzlichem Prozessgas) in die Zusatzgaskanäle 52 wird über eine einheitliche Zusatzgaszuführung 54 realisiert, die ebenfalls im Isolatorblock 5 - jedoch in einer anderen Ebene (dargestellt in Fig. 3), die parallel zur Ebene der Schnittzeichnung von Fig. 2 verläuft, untergebracht ist. Somit wird an den Zentralelektroden 3 (über die engen Zusatzgaskanäle 52 in jeder Entladungskammer 12 ein schnelle ringförmig begrenzte Zusatzgasströmung erzeugt, die die Entstehung einer elektrischen Entladung im Bereich des Endes 41 des Isolatorröhrchens 4 behindert und eine beginnende Gasentladung zusätzlich in Richtung der Ausgangsdüse 13 verschiebt.
Des Weiteren ist in Fig. 3 eine Ausgestaltung gezeigt, die Konstanz der Strömungseigenschaften der Ausgangsdüsen 13 sichern soll. Dazu ist jede Ausgangsdüse 13 mindestens im Endbereich mit einem separaten, austauschbaren Metallröhrchen 18 ausgekleidet. Dadurch lässt sich der gesamte lineare Block 1 bei verschlissenen Ausgangsdüsen 13 weiter benutzen, indem einfach die eingesetzten Metallröhrchen 18 ausgewechselt werden.
Die Aussparung 32 weist zwei Teilbereiche mit den Längen L1 und L2 auf, von denen sich der größere Teilbereich der Länge L, innerhalb und der kürzere Teil der Länge L2 außerhalb des Isolatorröhrchens 4 befindet. Die Zentralelektrode 3 wird zum Rand 42 des Isolatorröhrchens 4 so platziert, dass die Aussparung 32 (mit dem Durchmesser d2) mit der Länge L1 von nicht weniger als 2 mm vom Isolatorröhrchen 4 abgedeckt ist und auf der Länge L2 von nicht weniger als 1 mm aus dem Isolatorröhrchen 4 herausragt.
Die Sammeldüse 16 ist - wie aus Fig. 5 ergänzend zu entnehmen - so gestaltet, dass sie die gesamte Breite des linearen Blockes 1 umfasst und an beiden Enden mit abnehmbaren Abschlussblenden 17 geschlossen ist, die als Außenbegrenzung des linearen, in voller Breite über die Materialoberfläche 2 geführten Aktivgasstrahles wirken.

Claims (12)
- Vorrichtung zum Erzeugen eines breiten Aktivgasstrahls auf Basis eines Gasentladungsplasmas mit einer Vielzahl von Entladungskammern, wobei die Entladungskammern jeweils eine Zentralelektrode, die von einem Isolatorröhrchen ummantelt ist und an der elektrisch isoliert von einem Gehäuse der Entladungskammer ein Hochspannungsanschluss angebracht ist, mindestens eine tangential einlaufende Einlassdüse zur Verwirbelung des Prozessgases außerhalb des Isolatorröhrchens und eine koaxiale Ausgangsdüse aufweisen, dadurch gekennzeichnet, dassdie Entladungskammern (12) nebeneinander aufgereiht in einem kompakten linearen Block (1) aus elektrisch leitendem Material eingebracht und mit derart kleinem Kammerdurchmesser (D) ausgeführt sind, dass die Aktivgasstrahlen (21) in definierter Entfernung von weniger als 20 Millimetern vor den Ausgangsdüsen (13) der Entladungskammern (12) einen Durchmesser (E) haben, der größer ist als der Kammerdurchmesser (D) der einzelnen Entladungskammern (12), so dass die Aktivgasstrahlen (21) beim Auftreffen auf der Materialoberfläche (2) in Richtung des linearen Blockes (1) einander überschneidende Strahldurchmesser (E) aufweisen,die Zentralelektroden (3) jeweils einen solch geringen Elektrodendurchmesser (d1) aufweisen, dass innerhalb des ummantelnden Isolatorröhrchens (4) ein schmaler Zusatzgaskanal (52) zusätzlich zu dem außerhalb des Isolatorröhrchens (4) befindlichen Prozessgaswirbelströmung zur Verfügung steht, der die Gasentladung wesentlich stärker in Richtung der Ausgangsdüse (13) der Entladungskammer (12) konzentriert, undein Isolatorblock (5) zur einheitlichen Zuleitung der Hochspannungsanschlüsse (31) für die Zentralelektroden (3) und eines Erdungsanschlusses (11 ) für den linearen Block (1) sowie zur Zuführung von Prozessgas vorhanden ist, wobei der Isolatorblock (5) an der den Ausgangsdüsen (13) entgegengesetzten Seite des linearen Blockes (1) angebracht ist.
- Vorrichtung nach Anspruch 1, dadurch gekennzeichnet, dass ein Zusatzgasverteiler (53) zur Versorgung der Zusatzgaskanäle (52) aller Entladungskammern (12) mit Zusatzgas im Isolatorblock (5) vorhanden ist, wobei der Zusatzgasverteiler (53) die Zusatzgaskanäle (52) aller Entladungskammern (12) kreuzt.
- Vorrichtung nach Anspruch 1, dadurch gekennzeichnet, dass die Zentralelektrode (3) eine radiale Aussparung (32) aufweist, die im Innern kurz vor dem Ende des Isolatorröhrchens (4) beginnt und bis über das Ende des Isolatorröhrchens (4) reicht.
- Vorrichtung nach Anspruch 3, dadurch gekennzeichnet, dass sich die Aussparung (32) im Bereich des Endes (41) des Isolatorröhrchens (4) befindet, wobei die Aussparung (32) zu einem größeren ersten Teil (L1) innerhalb des kegelförmigen Endes (41) des Isolators (4) und zu einem kleineren zweitem Teil (L2) außerhalb des Isolatorröhrchens (4) liegt.
- Vorrichtung nach Anspruch 4, dadurch gekennzeichnet, dass der Durchmesser (d2) der Aussparung (32) um 1/10 bis 3/10 des Durchmessers (d1) der übrigen Zentralelektrode (3) geringer ist.
- Vorrichtung nach Anspruch 4, dadurch gekennzeichnet, dass die Zentralelektrode (3) nach der Aussparung (32) in Richtung der Ausgangsdüse (13) der Entladungskammer (12) einen dritten Durchmesser (d3) aufweist, der größer ist als der übrige Durchmesser (d1) der Zentralelektrode (3).
- Vorrichtung nach Anspruch 1, dadurch gekennzeichnet, dass das Isolatorröhrchen (4) ein konisches Ende (41) in Form eines Kegelstumpfes mit Zentralloch und einem Kegelwinkel (α) im Bereich von 20° - 40° aufweist.
- Vorrichtung nach Anspruch 7, dadurch gekennzeichnet, dass das konische Ende (41) des Isolatorröhrchens (4) im Endbereich des Kegelstumpfes vom Zentralloch bis zur Mantelfläche des Kegelstumpfes abgerundet ist.
- Vorrichtung nach Anspruch 8, dadurch gekennzeichnet, dass der abgerundete Rand (42) des Kegelstumpfes einen Radius (R) zwischen 0,15 mm und 0,4 mm aufweist.
- Vorrichtung nach Anspruch 1, dadurch gekennzeichnet, dass die Ausgangsdüse (13) mit einem separat in den linearen Block (1) eingesetzten, austauschbaren Metallröhrchen (18) ausgekleidet ist.
- Vorrichtung nach Anspruch 1, dadurch gekennzeichnet, dass den Ausgangsdüsen (13) der Entladungskammern (12) eine entlang des linearen Blockes (1) ausgerichtete spaltförmige Sammeldüse (16) vorgesetzt ist, die eingangsseitig an die Durchmesser der Ausgangsdüsen (13) angepasst und an den Stirnseiten der linearen Blockanordnung (1) jeweils durch eine abnehmbare Abschlussblende (17) abgeschlossen ist.
- Vorrichtung nach Anspruch 11, dadurch gekennzeichnet, dass die spaltförmige Sammeldüse (16) in Ausströmungsrichtung verjüngt ist, wobei sie eingangsseitig eine Spaltbreite (Bg) hat, die gleich dem Durchmesser der Ausgangsdüsen (13) der Entladungskammern (12) ist, und ausgangsseitig eine Austrittsöffnung (Ba) mit 1/6 bis 1/4 der eingangsseitigen Spaltbreite (Bg) aufweist.
