BESCHREIBUNG
Mikroschalter
TECHNISCHES GEBIET
Bei der Erfindung wird ausgegangen von einem Mikroschalter nach dem Oberbegriff von Patentanspruch 1. Ein solcher Schalter ist auf einem Substrat angebracht und weist eine zum Ein- oder Ausschalten eines Stroms vorgesehene Kontaktanordnung und einen elektrisch betätigbaren Antrieb für ein bewegliches Kontaktstück der Kontaktanordnung auf. Mit dem Antrieb, der beispielsweise elektrostatisch, elektromagnetisch, piezoelektrisch oder thermisch arbeiten kann, wird das bewegliche Kontaktstück von einer Ausschaltstellung in eine Einschaltstellung oder umgekehrt bewegt, wobei ein durch Biegen elastisch verformbarer Kontaktträger für eine Rückstellkraft sorgt.
Der Mikroschalter kann durch bekannten Verfahren der Halbleitertechnologie oder vergleichbare Verfahren der Mikrotechnik hergestellt werden und eignet sich daher besonders zur Integration mit anderen halbleitertechnologischen Einrichtungen, insbesondere integrierten Schaltungen.
Daneben hat der Mikroschalter im Vergleich zu konventionellen elektromagnetischen Schaltern aufgrund der kleinen bewegten Massen außerordentlich schnelle Ansprechzeiten. Gleichzeitig sind die notwendigen Schaltleistungen sehr gering, so daß sich insbesondere bei mehrfacher Verwendung in einer grösseren Schaltung erhebliche Leistungseinsparungen erzielen lassen. STAND DER TECHNIK
Mit dem Oberbegriff des Patentanspruchs 1 nimmt die Erfindung auf einen Stand der Technik von Mikroschaltem bezug, wie er beispielsweise in US 5,638,946 A angegeben ist. Ein in Fig.4 dieses Dokuments beschriebener Mikroschalter enthält ein plattenförmig ausgebildetes Substrat, auf dessen Oberfläche die beiden elektrisch leitfähig ausgebildeten Endteile 96a, 96b eines U-förmig gebogenen, flexiblen Kontakträgers befestigt sind. Am Kontaktträger ist elektrisch isoliert ein Brückenkontaktstück 99 angebracht. Auf der Substratoberfläche sind ferner zwei feststehende Kontaktstücke 94 und 94' sowie zwei Steuerelektroden 92a und 92b angeordnet. Beim Betrieb dieses Schalters wird an die Steuerelektrode 92a und das Endteil 96a oder an die Steuerelektrode 92b und das Endteil 96b ein elektrisches Feld angelegt, welches den Kontaktträger in Richtung auf die Substratoberfläche verbiegt. Der Brückenkontakt 99 schliesst dann die beiden Kontaktstücke 94, 94' kurz und Strom kann nun vom Kontaktstück 94 über den Brückenkontakt 99 zum Kontaktstück 94' fliessen. Das elektrische Feld hält den Brückenkontakt gegen die Federkraft des Kontaktträgers in der Einschaltstellung. Zum Öffnen des Schalters wird das elektrische Feld durch Änderung der Spannung der Steuerelektrode 92a bzw. 92b reduziert und die Verbiegung des Kontaktträgers unter Trennen der Kontakte wieder rückgängig gemacht. Die vom Antrieb aufgebrachte Kraft ist verhältnismässig gering. Zudem öffnet der Schalter bei einer unbeabsichtigten Schwächung oder bei Ausfall des elektrischen Feldes in unerwünschter Weise.
DARSTELLUNG DER ERFINDUNG
Die Erfindung, wie sie in den Patentansprüchen definiert ist, löst die Aufgabe, einen Mikroschalter der eingangs genannten Art anzugeben, welcher mit geringem Kraft- und Energieaufwand betrieben werden kann und welcher sich zugleich durch grosse Betriebssicherheit auszeichnet. Beim Mikroschalter nach der Erfindung ist der an beiden Enden festgesetzte, flexible Kontaktträger parallel zum plattenförmigen Substrat verformbar ausgebildet und weist zwei durch elastische Verformung des Kontaktträgers erreichbare stabile Lagen auf, von denen die eine der Ausschalt- und die andere der Einschaltstellung zugeordnet ist. Ein den Übergang von der Ausschalt- in die Einschaltstellung und umgekehrt von der Einschalt- in die Ausschaltstellung bewirkender Schalterantrieb muss bei einem Schaltvorgang daher lediglich eine vergleichsweise geringe Verformungsenergie aufbringen. Da durch die beiden stabilen Lagen eine sichere Kontaktgabe bzw. eine sichere Kontakttrennung gewährleistet ist, ist auch ohne zusätzliche Sicherungsmittel bzw. ohne zusätzliche Kraft, wie sie etwa durch ein elektrisches Feld hervorgerufen wird, eine hohe Betriebssicherheit des Schalters gewährleistet. Hierbei wird in vorteilhafter Weise ausgenutzt, dass eine der beiden stabilen Lagen durch Einformung eines als symmetrischer Schwingungsbauch ausgebildeten Kontaktträgers bereits bei der Herstellung des Schalters, beispielsweise durch tiefes, reaktives lonenätzen (DRIE), erreicht wird. Zugleich wurde erkannt, dass die andere der beiden stabilen Lagen erreicht werden kann, wenn der symmetrische Schwingungsbauch durch elastische Verformung in einen asymmetrisch ausgebildeten Schwingungsbauch überführt wird. Da der Kontaktträger beim Übergang von der einen in die andere stabile Lage einen relativ grossen Hub ausführt, zeichnet sich eine beim Ausschalten gebildete und durch den Hub definierte Trennstrecke zwischen den geöffneten Kontakten des Schalters durch hohe dielektrische Festigkeit aus.
Ein asymmetrisch ausgebildeter Schwingungsbauch lässt sich erreichen, wenn das feststehende Kontaktstück an der Stelle, an der es das bewegliche Kontaktstück berührt, einen kleineren Abstand von einem der beiden Enden des Kontaktträgers aufweist als von dessen anderem Ende. Zweckmässigerweise sollte hierbei jedoch der Wert einer parallel zur Verbindungsstrecke zwischen den beiden Kontaktträgerenden geführten Lagekoordinate am Ort der Kontaktstelle zwischen dem 0,08- und dem 0,48-fachen der Länge der Verbindungsstrecke liegen, da sonst die Lagestabilität zu stark herabgesetzt wird. Um eine grosse Trennstrecke und damit hohe Spannungsfestigkeit zu erhalten, sollte bei oberhalb der Verbindungsstrecke liegendem, symmetrisch ausgebildetem Schwingungsbauch die Kontaktstelle auf oder unterhalb der Verbindungsstrecke angeordnet sein.
Wird die Trennstelle des Schalters lediglich vom feststehenden und dem beweglichen Kontaktstück begrenzt, so sollte der Kontaktträger zumindest zwischen einem seiner beiden Enden und dem beweglichen Kontaktstück elektrisch leitend ausgebildet sein. Eine zusätzliche Stromzuführung zum beweglichen Kontaktstück kann dann eingespart werden. Ist hingegen das bewegliche Kontaktstück als Brückenkontakt ausgebildet und ist auf dem Substrat ein weiteres feststehendes Kontaktstück angeordnet, welches wie das andere feststehende Kontaktstück in der Einschaltstellung mit dem Brückenkontakt kontaktiert ist, so sollte der Kontaktträger gegenüber dem Substrat bzw. der Brückenkontakt gegenüber dem Kontaktträger elektrisch isoliert sein.
Bei einem besonders betriebssicher ausgebildeten Ausführungsform des Mikroschalters nach der Erfindung weist der Schalterantrieb zwei unabhängig voneinander verschiebbare mechanische Betätigungselemente auf, von denen eines den Kontaktträger beim Einschalten mit einer Kraft beaufschlagt, welche erforderlich ist, um durch elastisches Verformen des Kontaktträgers den Einschaltzustand zu erreichen und das andere den Kontaktträger beim Ausschalten mit einer Kraft beaufschlagt, welche erforderlich ist, um durch elastisches Verformen des Kontaktträgers den Ausschaltzustand zu erreichen. In Verschieberichtung sollte mindestens eines der beiden Betätigungselemente einen spitzen Winkel mit der Tangentialebene im Auflagepunkt dieses Betätigungselements auf dem Kontaktträger bilden. Es kann dann nämlich mit vergleichsweise kleiner Antriebskraft die Verformungsarbeit beim Ein- oder Ausschalten geleistet werden. Ein hierzu besonders geeigneter Antrieb mit grossem Hub bei vergleichsweise geringer Kraft ist ein Antrieb mit zwei elektrostatisch wirkenden Kammstrukturen, von denen je eine mit je einem der beiden Betätigungselemente zusammenwirkt. Ein solcher Antrieb kann zusammen mit der Kontaktträger in wirtschaftlich vorteilhafter Weise, vorzugsweise durch ein lonenätzverfahren, aus dem Substrat herausgearbeitet werden. KURZE BESCHREIBUNG DER ZEICHNUNGEN
Die Erfindung wird nachstehend anhand von Ausführungsbeispielen erläutert. Es zeigt:

Fig. 4 die zweite Ausführungsform des Mikroschalters nach der Erfindung, in der neben der Kontaktanordnung gemäss Fig.3 nun auch ein Antrieb für die Kontaktanordnung stark vereinfacht dargestellt ist.
WEGE ZUR AUSFÜHRUNG DER ERFINDUNG
In allen Figuren bezeichnen gleiche Bezugszeichen auch gleichwirkende Teile. Die in den Figuren 1 bis 3 dargestellten Kontaktanordnungen von Mikroschaltern sind jeweils mikromaschneli, d.h. durch Auftrag- und Ätzverfahren, aus einem in der Papierebene erstreckten plattenförmigen Substrat herausgearbeitet. Das Substrat ist schichtförmig aufgebaut und weist vergrabene Schichten auf, welche an geeigneten Stellen entfernt werden konnten, um bestimmte Teile des Substrats bewegbar zu gestalten. Analog zu mikroelektronischen Verfahren ist als Strukturmaterial Silizium besonders geeignet, da es bei geeigneter Dotierung je nach Anforderung sowohl elektrisch isolierend als auch elektrisch leitfähig ausgeführt sein kann. Die vergrabenen Schichten werden von SiO2 gebildet. Bei Verwendung von Silizium auf SiO2 oder einem anderen Isolator kann dabei auf bekannte SOI (Silicon on lnsulator)-Strukturen zurückgegriffen werden, insbesondere, wenn einkristallines Silizium als Baumaterial bevorzugt ist, auf SIMOX- Wafer.
In das Substrat wurde bei allen Kontaktanordnungen ein als Stab oder Blatt ausgebildeter, biegbaren Kontaktträger 1 eingeätzt, welcher mit seinen beiden Enden 2, 3 an zwei Substratstufen 4, 5 befestigt ist. Der Kontaktträger 1 wirkt wie eine Biegefeder und weist eine beim Ätzen erzeugte stabile Lage auf, bei der er nach Art eines symmetrischen (in den Figuren nach oben gerichteteten) Schwingungsbauchs geformt ist. Am Kontaktträger 1 ist ein bewegliches Kontaktstück 6 angebracht, welches in der Einschaltstellung des Schalters ein feststehendes Kontaktstück 7 der Kontaktanordnung elektrisch kontaktiert und in der Ausschaltstellung des Schalters vom feststehenden Kontaktstück 7 getrennt ist. Bei den Kontaktanordnungen nach den Figuren 1 und 2 ist der zwischen dem Ende 2 und dem beweglichen Kontaktstück 6 befindliche Abschnitt des Kontaktträgers 1 elektrisch leitend ausgebildet und ist in die Stufe 4 ein mit dem Ende 2 elektrisch leitend verbundener Stromanschluss 8 eingelagert. Der zweite Stromanschluss der Kontaktanordnung ist direkt mit dem feststehende Kontaktstück 7 verbunden. Bei der Kontaktanordnung nach Fig.3 ist das bewegliche Kontaktstück 6 als elektrisch isoliert im Kontaktträger 1 angeordneter Brückenkontakt ausgebildet bzw. der ganze Kontaktträger 1 ist gegenüber dem Substrat elektrisch isoliert. Auf dem Substrat ist ein weiteres feststehendes Kontaktstück 9 angeordnet. Die beiden Stromanschlüsse der Kontaktanordnung sind jeweils mit einem der beiden feststehenden Kontaktstücke 7, 9 elektrisch leitend verbunden.
Durch einen aus Fig.4 ersichtlichen Antrieb 10 kann der Kontaktträger 1 bei allen drei Kontaktanordnungen substratparallel, d.h. parallel zur Papierebene, biegeelastisch verformt werden. In der nach oben weisenden stabilen Lage des Kontaktträgers sind bei allen drei Kontaktanordnungen die Kontaktstücke 6 und 7 bzw. 6, 7 und 9 voneinander getrennt. Der zugeordnete Mikroschalter befindet sich dann also in seiner Ausschaltstellung. Zum Einschalten wird durch den Antrieb 10 der Kontaktträger 1 mit einer Verformungskraft F beaufschlagt und unter biegeelastischer Verformung solange nach unten geführt bis die Kontakte 6 und 7 bzw. 6 und 7 sowie 6 und 9 einander kontaktieren.
Bei der Kontaktanordnung nach Fig.1 muss der Antrieb nicht nur die Verformungsarbeit aufbringen, sondern muss dann in der in Fig.1 punktiert dargestellten Einschaltstellung während der gesamten Einschaltdauer beständig auch die durch die biegeelastische Verformung des Kontaktträgers 1 hervorgerufene Biegekraft und zusätzlich auch eine die Kontaktstücke zusammenpressende Kontaktkraft aufbringen.
Hingegen wird bei den Ausführungsformen der Kontaktanordnung nach den Figuren 2 und 3 eine (durchgezogen dargestellte) stabile Einschaltstellung erreicht, bei der der Kontaktträger 1 nach Art eines asymmetrisch ausgebildeten Schwingungsbauchs verformt ist (eine der Kontaktanordnung nach Fig.1 entsprechende nichtstabile symmetrische Einschaltstellung ist punktiert dargestellt). Durch die nach Art eines asymmetrisch ausgebildeten Schwingungsbauchs ausgebildete Verformung wird nicht nur eine stabile Lage erreicht, sondern infolge Schnappwirkung zugleich auch Kontaktkraft K, welche beim Ausschalten vom Antrieb 10 wieder aufgehoben werden muss. Die Schnappwirkung wird dadurch erzielt, dass das feststehende Kontaktstück 7 an der Kontaktstelle mit dem beweglichen Kontaktstück 6 einen kleineren Abstand von Ende 2 des Kontaktträgers 1 aufweist als von dessen Ende 3. Um durch Schnappwirkung noch ausreichend hohe Kontaktkraft zu erreichen, sollte der Wert x einer parallel zur Verbindungsstrecke 11 der Länge L zwischen den beiden Kontaktträgerenden 2, 3 geführten Lagekoordinate am Ort der Kontaktstelle 12 der beiden Kontakte 6 und 7 zwischen dem 0,08- und dem 0,48-fachen der Länge L der Verbindungstrecke liegen. Wie aus den Figuren 2 und 3 ersichtlich ist, liegt in der Einschaltposition die Kontaktstelle 12 unterhalb der Verbindungsstrecke 11. Eine für höhere Spannungen ausreichend hohe dielektrische Festigkeit der bei geöffneten Kontakten vorhandenen Kontakttrennstrecke wird so erzielt. Wie Fig. 4 entnehmbar ist, weist der Antrieb 10 zwei unabhängig voneinander verschiebbare mechanische Betätigungselemente 13, 14 auf, von denen das Betätigungselement 13 den Kontaktträger 1 beim Einschalten mit einer Kraft F beaufschlagt, welche erforderlich ist, um durch elastisches Verformen des Kontaktträgers 1 den Einschaltzustand zu erreichen. Das zweite Betätigungselement
14 beaufschlagt den Kontaktträger 1 beim Ausschalten mit einer Gegenkraft, welche erforderlich ist, um durch elastisches Verformen des Kontaktträgers 1 die Kontaktkraft K aufzuheben und den Ausschaltzustand zu erreichen. Die Verschieberichtung der beiden Betätigungselemente bildet einen spitzen Winkel (α, α' gemäss Fig.4) mit der Tangentialebene im Auflagepunkt dieses Betätigungselements auf dem Kontaktträger. Das Betätigungselement kann dann mit relativ geringer Kraft eine grosse Verformungskraft aufbringen. Beim Ausschalten wird ein Umschnappunkt bereits nach einem kleineren Weg und bei einer kleineren Gegenkraft erreicht als beim Einschalten. Der Mikroschalter kann daher wesentich schneller geöffnet als geschlossen werden.
Der Antrieb weist zwei mit Gleichspannung U, U' beaufschlagbare, elektrostatisch wirkende Kammstrukturen 15, 16 sowie zwei Rückstellfedern 17, 18 auf. Je eine der beiden Kammstrukturen und je eine der beiden Rückstellfedern wirkt mit je einem der beiden Betätigungselemente zusammen. Zum Einschalten wird an die Kammstruktur
15 die Spannung U angelegt. Ein mit dem Betätigungselement 13 verbundener und an der Rückstellfeder 17 beweglich gelagerter Kamm der Kammstruktur 15 wird in einen feststehenden Kamm der Kammstruktur hineingezogen und spannt hierbei die Rückstellfeder 17. Das Betätigungselement 13 verbiegt dabei den Kontaktträger 1 und führt ihn zum Umschnappunkt, von wo aus er das bewegliche Kontaktstück 7 unter Bildung der Kontaktkraft K in die Einschaltstellung einfedert. Die Spannung U kann nun weggenommen werden. Das Betätigungselement 13 wird durch die Rückstellfeder 17 wieder in seine Ausgangslage zurückgeführt und ist für einen neuerlichen Einschaltvorgang bereits. Im entsprechender Weise wird beim Ausschalten ein mit dem Betätigungselement 14 verbundener und an der Rückstellfeder 18 beweglich gelagerter Kamm der Kammstruktur 16 in einen feststehenden Kamm der Kammstruktur 16 hineingezogen und hierbei die Rückstellfeder 18 gespannt. Das Betätigungselement 14 verbiegt dabei den Kontaktträger 1 und führt ihn bis zum Umschnappunkt, von wo aus er in die ursprüngliche Lage zurückfedert.

Claims

PATENTANSPRÜCHE
1. Mikroschalter mit einem überwiegend plattenförmig ausgebildeten Substrat, einem auf dem Substrat angebrachten feststehenden Kontaktstück (7, 9), einem beweglichen Kontaktstück (6) , welches in der Einschaltstellung des Schalters das feststehende Kontaktstück (7, 9) elektrisch kontaktiert und in der Ausschaltstellung des Schalters vom feststehenden Kontaktstück getrennt ist, einem das bewegliche Kontaktstück (6) haltenden, biegbaren Kontaktträger (1), welcher mit zwei Enden (2, 3) am Substrat festgesetzt ist, und einem den Kontaktträger (1) durch elastisches Verformen in die Ein- oder Ausschaltstellung führenden Antrieb (10), dadurch gekennzeichnet, dass der Kontaktträger (1) substratparallel verformbar ist, dass in einer der Ausschaltstellung entsprechenden ersten stabilen Lage der Kontaktträger (1) die Form eines symmetrischen Schwingungsbauchs aufweist, und dass in einer der Einschaltstellung entsprechenden zweiten stabilen Lage der Kontaktträger (1) nach Art eines asymmetrisch ausgebildeten Schwingungsbauchs geformt ist.
2. Mikroschalter nach Anspruch 1 , dadurch gekennzeichnet, dass das feststehende Kontaktstück (7, 9) an einer Kontaktstelle (12) mit dem beweglichen Kontaktstück (6) einen kleineren Abstand von einem ersten (2) beider Enden (2, 3) des Kontaktträgers (1) aufweist als von dessen zweiten Ende (3).

Mikroschalter nach Anspruch 2, dadurch gekennzeichnet, dass der Wert (x) einer parallel zur Verbindungsstrecke (11) zwischen den beiden Kontaktträgerenden (2, 3) geführten Lagekoordinate am Ort der Kontaktstelle (12) zwischen dem 0,08- und dem 0,48-fachen der Länge der Verbindungstrecke (11) liegt.
4 Mikroschalter nach Anspruch 3, dadurch gekennzeichnet, dass bei oberhalb der Verbindungsstrecke (11) liegendem, symmetrisch ausgebildetem Schwingungsbauch die Kontaktstelle (12) auf oder unterhalb der Verbindungsstrecke (11) angeordnet ist.
5. Mikroschalter nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, dass der Kontaktträger (1) zumindest zwischen einem seiner beiden Enden (2, 3) und dem beweglichen Kontaktstück (6) elektrisch leitend ausgebildet.
6. Mikroschalter nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, dass das bewegliche Kontaktstück (6) als Brückenkontakt ausgebildet ist, und dass auf dem Substrat ein weiteres feststehendes Kontaktstück (9) angeordnet ist, welches in der Einschaltstellung mit dem Brückenkontakt kontaktiert ist.

Mikroschalter nach einem der Ansprüche 1 bis 6, dadurch gekennzeichnet, dass der Antrieb (10) zwei unabhängig voneinander verschiebbare mechanische Betätigungselemente (13, 14) aufweist, von denen ein erstes (13) den Kontaktträger (1) beim Einschalten mit einer Kraft beaufschlagt, welche erforderlich ist, um durch elastisches Verformen des Kontaktträgers (1) den Einschaltzustand zu erreichen und ein zweites (14) den Kontaktträger (1) beim Ausschalten mit einer Kraft beaufschlagt, welche erforderlich ist, um durch elastisches Verformen des Kontaktträgers (1) den Ausschaltzustand zu erreichen.
8. Mikroschalter nach Anspruch 7, dadurch gekennzeichnet, dass die Verschieberichtung mindestens eines der beiden Betätigungselemente (13, 14) einen spitzen Winkel (α, α') mit der Tangentialebene im Auflagepunkt dieses Betätigungselements auf dem Kontaktträger (1) bildet.
9. Mikroschalter nach einem der Ansprüche 7 oder 8, dadurch gekennzeichnet, dass der Antrieb (10) zwei elektrostatisch wirkende, federbelastete Kammstrukturen (15, 16) aufweist, von denen je eine mit je einem der beiden Betätigungselemente (13, 14) zusammenwirkt.
0. Mikroschalter nach Anspruch 9, dadurch gekennzeichnet, dass zumindest der Kontaktträger (1) und/oder der Antrieb (10) vorzugsweise durch ein lonenätzverfahren aus dem Substrat herausgearbeitet sind.
