Description
- Die Erfindung betrifft eine Flüssigmetall-Ionenquelle zur Erzeugung von Kobaltionenstrahlen, insbesondere das den Emitter benetzende Quellenmaterial einer derartigen Ionenquelle.
- Flüssigmetall-Ionenquellen sind spezielle Ionenquellen, die gegenüber anderen Typen von Ionenquellen einen sehr hohen Richtstrahlwert besitzen, und die auf Grund dieser Eigenschaft in Ionenmikrostrahlanlagen Verwendung finden. Diese Anlagen ermöglichen es, Ionenstrahlen auf Weniger als einem Mikrometer Durchmesser zu fokussieren, und sie erlangen zunehmende Bedeutung für die Ionenstrahlbelichtung, Ionenstrahlfräsen, Mikrodotierung und Oberflächenanalyse im Submikrometerbereich.
- Die bekannten Veröffentlichungen zu Flüssigmetall-Ionenquellen und deren Quellenmaterial beziehen sich zumeist auf die Erzeugung von Ionensorten, welche als Dotanten für Halbleiterbauelemente auf Silizium- oder GaAs-Basis benötigt werden. Von zunehmendem Interesse in Silizium-Halbleiterbauelementen ist die Anwendung von Kobaltsilizid-Leitbahnen , die durch Ionenimplantation von Kobalt hergestellt werden. Bislang sind keine Veröffentlichungen über die Emission von Kobaltionen aus einer Flüssigmetall-Ionenquelle bekannt geworden.
- Flüssigmetall-Ionenquellen sind in / P.D. Prewett and G.L.R. Mair, Focused Ion Beams from Liquid Metal Ion Sources, Research Studies Press Ltd. 1991 / und in DE-A-3 443 405 ausführlich beschrieben. In ihnen dient eine aus Wolfram, Tantal, Kohlenstoff oder anderem geeigneten Material hergestellte feine Spitze als Emitter, der mit dem Quellenmaterial benetzt ist. Um den Emitter benetzten zu können und während des Betriebs der Ionenquelle muß das Quellenmaterial flüssig sein. Dazu wird eine elektrische Widerstandsheizung oder eine Elektronenstrahlheizung verwendet. Zwischen einer Gegenelektrode und der Emitterspitze wird eine elektrische Spannung angelegt. Die hohe elektrische Feldstärke an der Emitterspitze führt dazu, daß sich an dieser eine noch feinere Spitze aus dem flüssigen Quellenmaterial bildet und aus dieser Ionen emittiert werden. Auf diese Weise ist es möglich, einen auf lange Zeit stabilen Ionenstrahl der Elemente des Quellenmaterials zu erzeugen. Das Quellenmaterial muß dazu spezielle physikalische und chemische Eigenschaften besitzen. Von besonderer Wichtigkeit ist, daß sich das Quellenmaterial metallisch verhält, einen niedrigen Schmelzpunkt besitzt, sein Dampfdruck hoch ist, den Emitter gut benetzt und mit dem Emittermaterial chemisch verträglich ist. Daher sind nur wenige Elemente, z.B. Indium, Gallium und Gold als Quellenmaterial geeignet. Ein wirkungsvolles Verfahren um diese Schwierigkeit zu überwinden und Ionen anderer Elemente erzeugen zu können, besteht in der Verwendung geeigneter Legierungen als Quellenmaterial. Es entsteht dann ein Ionenstrom aus allen in der Legierung enthaltenen Elementen. Mittels einer nachfolgenden Massenseparation kann die gewünschte Ionensorte abgetrennt werden.
- Der Erfindung liegt die Aufgabe zugrunde, eine Flüssigmetall-Ionenquelle zu schaffen, die durch Ausstattung mit einem neuen Kobalt-Quellenmaterial, insbesondere einer Legierung mit ausreichend hohem Anteil des Elements Kobalt einen insgesamt langzeitig stabilen Betrieb mit ausreichend hoher Emission des Elements Kobalt gewährleistet.
- Erfindungsgemäß wird die Aufgabe mit Flüssigmetall-Ionenquellen gelöst, deren Emitter mit den in den Patentansprüchen definierten Legierungen als Quellenmaterial benetzt ist. Mit derart ausgestatteten Flüssigmetall-Ionenquellen ist es möglich, langzeitig einen stabilen Ionenstrom, der im ausreichendem Maße aus Kobaltionen besteht, zu erhalten.
- Die Bestandteile der Legierung im Zusammenspiel mit dem niedrigen Schmelzpunkt führen dazu, daß keine chemischen Reaktionen mit dem Emitter- und Heizermaterial auftreten. Die Verwendung von Seltenerdelementen in der Legierung ist vorteilhaft, da dadurch die Legierung im Temperaturbereich des Schmelzpunktes einen niedrigen Dampfdruck besitzt. Somit wird nur ein geringer Anteil des Quellenmaterials verdampft. Beide genannten Sachverhalte garantieren eine lange Lebensdauer der Flüssigmetall-Ionenquelle.
- Ein weiterer Vorteil der erfindungsgemäßen Lösung besteht in den günstigen physikalischen Eigenschaften der Legierung in der flüssigen Phase. Die Legierung benetzt die Emitternadel leicht und vollständig, es erfolgt ein ausreichender Nachfluß von Quellenmaterial aus dem Reservoir zur Emitterspitze, und ein Tropfen der Legierung, welcher als Reservoir dienen kann, haftet gut und stabil am Heizer und Emitter.
- Die Erfindung wird nachfolgend anhand konkreter Ausführungsbeispiele näher erläutert.
- Die als Quellenmaterial einzusetzende Legierung aus Kobalt und dem jeweils gewählten Seltenerdelement wird durch Elektronenstrahlschmelzen des metallischen Kobalt und des elementaren Seltenerdmetalls in den angegebenen Verhältnissen hergestellt. Die Benetzung des Emitters mit dem Quellenmaterial erfolgt dann im Vakuum z.B. durch Aufschmelzen des Quellenmaterials in einem direktbeheizten Tantaltiegel durch Eintauchen des gehalterten, vorgeheizten Emitters in die Schmelze.
Für das erste Beispiel wird eine Legierung aus 36 Atomprozent Kobalt und 64 Atomprozent Neodym verwendet, die einen Schmelzpunkt von 566 °C besitzt. Demgegenüber liegt der Schmelzpunkt für elementares Kobalt bei 1495 °C. Der Anteil von 36 Atomprozenten Kobalt in der Legierung entspricht dem eutektischen Punkt. Eine Verringerung oder Erhöhung des Kobaltanteils führt daher zu einer Erhöhung der Schmelztemperatur, die nachteilig für den Betrieb der Flüssigmetall-Ionenquelle ist.
Wird die Quelle bei einer Temperatur von etwa 600 °C betrieben, läßt sich die Emission eines stabilen Ionenstrahls im Strombereich von 2 bis 20 µA mit einer Stromstabilität von 1 bis 5 % erzielen.
Die als zweites Beispiel aufgeführte Legierung aus 31 Atomprozent Kobalt und 69 Atomprozent Lanthan besitzt einen Schmelzpunkt von 500 °C, die beispielhafte Legierung aus 34 Atomprozent Kobalt und 66 Atomprozent Praseodym besitzt einen Schmelzpunkt von 541 °C. Die Bemerkungen zur Legierung Co36Ne64 treffen auch für diese Beispiele vollinhaltlich zu.
Es ist je nach Einsatzzweck des erzeugten Ionenstrahles auch möglich neben den genannten dualen Legierungen solche aus mehreren Einzelelementen zu verwenden um spezifische Vorteile zu erzielen.
Claims (6)
- Flüssigmetall-Ionenquelle zur Erzeugung von Kobalt-Ionenstrahlen, gekennzeichnet durch die Zusammensetzung des den Emitter benetzenden Quellenmaterials als Legierung aus Kobalt und einem oder mehreren Elementen aus der Gruppe der Seltenen Erden.
- Flüssigmetall-Ionenquelle nach Anspruch 1, dadurch gekennzeichnet, daß als Legierungselemente neben dem Kobalt die Seltenerden Neodym, Lanthan oder Praseodym eingesetzt werden.
- Flüssigmetall-Ionenquelle nach Anspruch 1, dadurch gekennzeichnet, daß die Legierung aus 36 Atomprozent Kobalt und 64 Atomprozent Neodym besteht.
- Flüssigmetall-Ionenquelle nach Anspruch 1, dadurch gekennzeichnet, daß die Legierung aus 31 Atomprozent Kobalt und 69 Atomprozent Lanthan besteht.
- Flüssigmetall-Ionenquelle nach Anspruch 1, dadurch gekennzeichnet, daß die Legierung aus 34 Atomprozent Kobalt und 66 Atomprozent Praseodym besteht.
- Verwendung einer Legierung aus Kobalt und einem oder mehreren Elementen aus der Gruppe der Seltenen Erden als Quellenmaterial für eine Flüssigmetall-Ionenquelle gemäß einem der Ansprüche 1 bis 5.
