Abstract

Un procédé de formation d'une pellicule de monocristaux de silicium par cristallisation laser à ensemencement comprend la formation d'une couche d'isolation sur un substrat, des fenêtres d'ensemencement étant formées dans la couche d'isolation de façon à exposer des parties du substrat. On forme une couche de silicium amorphe sur la couche d'isolation et dans les fenêtres d'ensemencement. La couche de silicium amorphe est chauffée pour provoquer une croissance épitaxiale en phase solide d'une pellicule de monocristaux de silicium dans la fenêtre d'ensemencement et sur une partie de la couche isolante. Pendant cette étape de chauffe, la partie restante de la couche de silicium amorphe est convertie en une pellicule de polysilicium. On balaye la pellicule de polysilicium avec un rayon laser pour étendre la pellicule de monocristaux de silicium sur la partie restante de la couche isolante en effectuant une cristallisation au laser par ensemencement en utilisant la pellicule de monocristaux de silicium étipaxiale en phase solide en tant que semence.
