Description
Verfahren zum Ätzen eines Halbleiters,, Ed Ahren for etching a semiconductor ,,
The production of semiconductor wafers for installation in diodes or crystal amplifiers (transistors) has generally been carried out so far by mechanically crushing thin slices, in particular thin germanium or silicon slices made from Blanks are made by sawing. This occurs through the mechanical crushing of the slices or through irregular Breakage and the resulting waste, not inconsiderable losses of the valuable semiconductor material.
The invention avoids these losses and proposes a method for etching a semiconductor, in particular a germanium or silicon wafer, in which the surface of the semiconductor is first provided with a thin coating of a material resistant to the etchant, such as wax, paraffin, lacquer or the like , which are the like exposed to the leaves free areas to be etched of the semiconductor surfaces, in which case this released points to the etchant, for example, nitric hydrofluoric acid or the like., that lim for example, from a semiconductor wafer in erfindungsgeüiä3er manner to produce the halbleiterplättcaen required for transistors or diodes, is the disk (see Figure 1) first provided with a thin coating 2, for example made of wax or lacquer. If a StriCi grid 3 is seated in this cover 2, as shown in FIG. 1, and then etched, for example, with nitric acid or electrolytically,
Thus, depending on the duration of the etching, a more or less deep groove formation occurs at the semiconductor points accessible to the etching agent on. The disk 1 can then easily be broken into the semiconductor wafers indicated by the line drawing crush.
In addition, if the surface to be etched in the manner described is brought in the middle or at another point the surface of the platelets desired and subsequently to be obtained by breaking, in the coating, punctiform Lurc lines 4, one obtains in the same work step small plates which are hemispherical at dor or at the previously determined η locations.

Eine Bearbeitung der gesamten Oberfläche der Halbleiterscheibe bzw. des Plättchens durch Polieren oder Ätzen entfällt hierbei.have etched depressions that protect the contact tip of the diode or the transistor to be placed on against sliding and, if necessary are suitable for receiving a strengthening agent for the tip. A treatment of the entire surface the semiconductor wafer or the platelet by polishing or etching is omitted here.
In die gleichzeitig eingeätzte halbkugelförmige Vertiefung 6 wird dann die eine Kpn-Bs lies within the scope of the present invention, the etching process shown in Fig.l simultaneously on both sides of the semiconductor wafer 1 to make. This double-sided etching is particularly recommended for the production of crystal amplifiers which more than one contact tip are placed on the semiconductor wafer. For coaxial transistors one uses ζ.B, the two contact tips on opposite sides of a semiconductor die in such a way that they only pass through one very thin half-liter walls are separated. In order to carry out this with the method according to the invention, the semi-conductor plates etched on their two surfaces at points 4 opposite one another as closely as possible until the Semiconductor layer located between the two etching points, the necessary for the transistor tip contacts to be placed have received a small thickness. In Pig, 2 a semiconductor wafer produced in this way is shown after removal the applied cover layer shown. At the edge of this plate you can see the lines 3 on both sides etched-in groove walls (shown not hatched) and the edges 5 resulting from breakage, which are in the Fig.2 are shown hatched. The one Kpn-

Die der Vertiefung 6 gegenüber liegende Vertiefung 8 dient in gleicher Weise zur Aufnahme der zweiten Spitzenelektrode 9 Transistors.clock tip 7 of the. ^. transistor used. The recess 8 opposite the recess 6 serves in the same way for receiving the second tip electrode 9 transistor.
The method according to the invention is also suitable for producing so-called wedge transistors. The task of such wedge-shaped crystal amplifiers is to produce a perfect wedge-shaped edge, against which a contact tip is placed on both sides as close as possible to the edge wheel. A hergestollten in this manner Kristallvcrstärker Fig, 3 * η In the wedge-shaped sharpened semiconductor disk ^ 10 on both sides such as 4 per an obliquely extending to the edge strips have been etched in the manner erfindungsgemäßeη. 11 The resulting front edge 12 of the strips 11 is very well suited for wedge transistor purposes because it is sharp and pointed. The contact tips 13, 14 are each placed in one of the two strips 11 etched into one side of the wedge-shaped plate, in the manner shown, close to the edge 12 and possibly fixed there. In the usual way with crystal amplifiers, they form the working pair of electrodes, one of which is used as a control electrode and the other as a pick-up electrode to take over the amplified current.
Instead of an or two contact tips, three or more can of course also be used. The semiconductor plates are then in each case necessary or desired way to etch. The etching process itself does not depend on the mechanical application of the Line grid or the strikethrough limited. In particular, the line grating can be applied to a photochemical fly, for example by applying a photosensitive coating to the semiconductor wafer 1, on which the to be etched or areas not to be etched are exposed, whereupon the parts of the coating that cover the studs to be etched can be removed chemically or electrochemically. Even the etching itself is not purely chemical Etching is limited, but can also be done electrochemically, e.g. electrolytically. The coating does not need to be removed again after the etching, as described in Pig.2
und 3 dargestellt ist, condern kann auch. z.B. als Sctiutss-6cb.ictit auf dem Plättchen bleiben.and 3 is shown, condern can also. e.g. remain on the plate as Sctiutss-6cb.ictit.
