Description
Die Erfindung betrifft ein Keramik-Metall-Verbundsubstrat,
das hergestellt wird durch Haftverbinden einer keramischen
Grundschicht und einer Metallschicht und auf dem z. B. ein
Halbleiter-Bauelement montiert werden soll. Insbesondere
betrifft die Erfindung einen solchen Aufbau des Substrats,
bei dem ein Bruch des Halbleiter-Bauelements und der kerami
schen Grundschicht verhindert wird.
Fig. 2 zeigt einen Querschnitt durch ein bekanntes Verbundsubstrat zur
Montage eines Halbleiter-Bauelements (z. B. gemäß der
nichtgeprüften JP-OS 155 580/1985), wobei eine konventio
nelle keramische Grundschicht und Metallschichten direkt
haftverbunden sind. Dabei ist als keramische Grundschicht
eine Aluminiumoxidschicht 1 vorgesehen; auf dieser sind
Metallschichten 2A, 2B gebildet, die z. B. zähgepoltes
elektrolytisches Kupferblech zur Bildung eines elektrischen
Schaltkreises sind; und 7A, 7B sind Haftflächen, an denen
die Aluminiumoxid-Grundschicht 1 und die jeweiligen Kupfer
bleche 2A, 2B direkt haftverbunden sind.
Fig. 3 zeigt eine Perspektivansicht
eines konventionellen Substrats, auf dem ein
Halbleiter-Bauelement montiert ist, wobei das Substrat Bau
steinkonstruktion hat und ein Halbleiter-Bauelement darauf
angeordnet ist. Dabei sind vorgesehen ein Halbleiter 4, Lot
5 zur Montage des Halbleiter-Bauelements 4 auf einem Kup
ferblech 2b und Bonddrähte 6a, 6b, z. B. aus Aluminium, zur
Ansteuerung des Halbleiterelements 4, wobei die Bonddrähte
mit weiteren Kupferblechen 2a, 2c (externen Anschlußelek
troden) so verbunden sind, daß sie gegenüber dem Kupfer
blech 2b isoliert sind.
Wenn das modulare Halbleiter-Bauelement, insbesondere ein
Hochleistungs-Halbleiter-Bauelement mit dem oben angege
benen Aufbau, aktiviert wird, erzeugt das Halbleiter-Bau
element 4 eine große Wärmemenge. Selbstverständlich wird
dieses modulare Halbleiter-Bauelement immer wieder benützt,
und daher muß das Substrat zur Montage des Halbleiter-Bau
elements folgende Eigenschaften aufweisen: (i) Es muß die
vom Halbleiter-Bauelement 4 erzeugte Wärme in ausreichendem
Maß ableiten können; (ii) das Halbleiter-Bauelement 4 darf
durch die Ausdehnung und Kontraktion des Substrats infolge
der Wärmewechselbeanspruchungen beim Ein- und Ausschalten
nicht beschädigt werden; (iii) die Aluminiumoxid-Grund
schicht selbst darf durch diese Wärmewechselbeanspruchung
nicht beschädigt werden.
Bei dieser Substratkonstruktion hat die keramische Grund
schicht 1 jedoch im allgemeinen eine niedrige Wärmeausdeh
nungszahl, die im Fall der vorstehenden Aluminiumoxidkera
mik 7×10-6/°C beträgt. Wenn sie also in direkten Kontakt mit
den Kupferblechen 2A, 23B gebracht wird, deren Wärmeausdeh
nungszahl 17×10-6/°C ist, treten aufgrund der unterschied
lichen Wärmeausdehnungszahlen der keramischen Grundschicht
und der Kupferbleche Spannungen im Bereich der Haftflächen
7A, 7B auf. Wenn diese haftverbundenen Schichten der Wär
mewechselbeanspruchung ausgesetzt sind, ergibt sich das
Problem, daß im Bereich der genannten Haftflächen 7A, 7B
wiederholt große Spannungen auftreten, so daß die zwar
harte, aber spröde Aluminiumoxid-Grundschicht 1 diesen
großen Spannungen nicht standhalten kann, was zur Rißbil
dung und schließlich zum Bruch führt.
Fig. 4 zeigt einen Querschnitt mit typischen Rissen 8A, 8B, 8C
und 8D, die in der Aluminiumoxid-Grundschicht 1 auf
treten, wobei die Risse von den Ecken der keramischen
Grundschicht 1 und der Kupferbleche 2A, 2B, an denen die
Spannungen konzentriert sind, ausgehen. Da die Kupferbleche
2A, 2B ferner mit der Aluminiumoxid-Grundschicht 1 starr
haftverbunden sind, ist ihre Wärmeausdehnungszahl niedriger
als die von einfachem Kupfer. Aber wenn das Silizium-
Halbleiter-Bauelement 4, dessen Wärmeausdehnungszahl nur
5×10-6/°C beträgt, auf dieser keramischen Grundschicht 1
durch Löten montiert ist, bleibt immer noch das Problem
bestehen, daß auch im Halbleiter-Bauelement 4 selbst Risse
auftreten. Diese Probleme waren besonders signifikant, wenn
die Kupferbleche 2A, 2B zum Zweck der Erhöhung des Be
triebsstroms im Halbleiter-Bauelement 4 dicker gemacht wur
den und ein großflächiges Halbleiter-Bauelement auf der
Grundschicht montiert wurde.
Es ist zwar möglich, eine gewisse Verbesserung in bezug auf
das genannte Auftreten von Rissen durch Vergrößern der
Dicke der Aluminiumoxid-Grundschicht 1 zu erreichen, aber
die Wärmeableiteigenschaft des Halbleiters 4 wird aufgrund
des hohen Wärmewiderstands der Grundschicht 1 verschlech
tert. Wenn man z. B. die Dicke der Aluminiumoxid-Grund
schicht 1 vom ursprünglichen Wert von 0,4 mm auf 0,63 mm
erhöht, kann ihre Beständigkeit gegenüber Wärmewechselbe
anspruchungen in einem Bereich von -40°C bis 150°C um
etwa das 1,2fache erhöht werden; andererseits steigt der
Wärmewiderstand der Aluminiumoxid-Grundschicht, der der
Wärmeableitung entgegensteht, um etwa das 1,6fache. Infol
gedessen ist diese Steigerung der Dicke der Grundschicht
nicht besonders effektiv, wenn man die Funktion des Halb
leiter-Bauelements 4, die Herstellungskosten der kerami
schen Grundschicht 1 etc. in Betracht zieht.
Um diese Probleme auszuschließen, müssen verschiedene Maß
nahmen ergriffen werden, so daß die Betriebsleistung und
die Form des Halbleiter-Bauelements 4 begrenzt werden, die
Kupferbleche 2A, 2B dünner und breiter gemacht werden, um
ihre Anordnungsdichte auf der Grundschicht zu vermindern.
Diese Maßnahmen sind jedoch ein schwerwiegendes Hin
ernis gegen eine Steigerung der Funktionsfähigkeit und der
Anordnungsdichte der Halbleiterbausteine.
Zur Verminderung der inneren Spannungen, die durch die
unterschiedliche Wärmeausdehnung in einem Material entste
hen, wenn Keramik und Stahl miteinander haftverbunden
sind, wurde übrigens bereits ein Verfahren vorgeschlagen,
bei dem eine Schicht aus relativ weichem Metall, z. B.
Aluminium, Kupfer oder eine Niobschicht oder eine Ver
bund-Zwischenschicht wie Niob-Molybdän, Niob-Wolfram etc.,
auf der Haftfläche sowohl der Keramik als auch des Stahls
in einer Dicke von einigen mm aufgebracht ist (siehe
"Kinzoku (Metal)", Mai 1986, S. 45-50). Wie bereits erwähnt,
führt aber das Vorsehen der Zwischenschicht mit einer Dicke
von einigen mm auf dem Substrat zur Montage des Halbleiter-
Bauelements unweigerlich zu einer Verschlechterung der
Wärmeableiteigenschaften des Substrats und infolgedessen zu
dem Problem, daß eine Steigerung der Kapazität und der
Funktionen des resultierenden Halbleiterbausteins unmöglich
ist.
Aufgabe der Erfindung ist es, die genannten Nachteile zu
vermeiden und ein
Keramik-Metall-Verbundsubstrat bereitzu
stellen, das unter erschwerten Umgebungsbedingungen für den
Betrieb des Halbleiter-Bauelements einsetzbar ist (das
z. B. Wärme vom Halbleiter-Bauelement in hochwirksamer Weise
ableiten kann), ohne daß die keramische Grundschicht und die
übrigen Bestandteile bruchgefährdet sind.
Diese Aufgabe wird durch ein Keramik-Metall-Verbundsubstrat
gemäß Anspruch 1 gelöst.
Vorteilhafte Ausgestaltungen der Erfindung sind in den Unter
ansprüchen angegeben. Dabei ist als Dünnfilm ein Lötmaterial
bevorzugt, das hergestellt ist durch Vermischen von 2-40
Gew.-% aktivem Metall in Pulverform mit Kupferpulver oder mit
Gemischen, die Kupferpulver als Hauptbestandteil enthalten,
oder mit Kupferlegierungspulver, wobei jeweils wenigstens das
Kupferpulver, das Kupferlegierungspulver oder das aktive Me
tallpulver eine Teilchengröße vom 5 µm oder größer hat.
Die Erfindung ist im folgenden anhand eines Ausführungsbei
spieles näher erläutert. Es zeigen:
Fig. 1 einen Querschnitt durch ein Ausführungsbeispiel des
Keramik-Metall-Verbundsubstrats nach der Erfindung;
Fig. 2 einen Querschnitt durch ein konventionelles Keramik-
Metall-Verbundsubstrat;
Fig. 3 eine Perspektivansicht eines allgemeinen Beispiels
eines Keramik-Metall-Verbundsubstrats;
Fig. 4 einen Querschnitt, der Risse zeigt, die in einem
konventionellen Keramik-Metall-Verbundsubstrat auf
treten.
Gemäß der Erfindung kann durch Vorsehen einer Pufferschicht 3,
die eine Wärmepufferfunktion hat und deren Dicke im Bereich
von 1/20 bis 1/3 der Dicke der Metallschicht aus Kupfer oder
einer Kupferlegierung liegt, die Wärmeleitfähigkeit und die
elektrische Leitfähigkeit des Substrats sichergestellt werden,
während gleichzeitig die Beanspruchungen, die auf die kerami
sche Grundschicht und die mit ihr haftend zu verbindenden Ele
mente, z. B. das Halbleiter-Bauelement etc., ausgeübt werden,
verringt werden können, so daß eine etwaige Beschädigung der
keramischen Grundschicht und des Halbleiter-Bauelements ver
mieden wird.
Fig. 1 zeigt ein Ausführungsbeispiel, bei dem die als Molyb
dänschicht 3 ausgebildete Pufferschicht zwischen einer ersten
Kupferschicht 2A′ und der Aluminiumoxid-Grundschicht liegt.
Da hierbei die als Molybdänschicht 3 ausgebildete Pufferschicht
die eine Seite der Aluminiumoxid-Grundschicht kontaktiert,
kann ein Bruch der Grundschicht 1 mit
hoher Sicherheit vermieden werden. Mit der anderen Seite der
Aluminiumoxid-Grundschicht 1 ist eine zweite Kupferschicht 2B
direkt oder über einen Dünnfilm haftverbunden. Dieser Dünnfilm
kann durch kontinuierliches Aufdampfen von Titan im Vakuum auf
der zweiten Kupferschicht 2B gebildet sein und eine Dicke vom
0,1 µm bis 3 µm haben.
In diesem Zusammenhang ist zu beachten, daß die Molybdän
schicht 3 keine Einzelschicht sein muß. Wichtig ist, daß eine
derartige Molybdänschicht nach Maßgabe der Eigenschaften des
Halbleiter-Bauelements und der keramischen Grundschicht ange
ordnet ist und daß ihre Gesamtdicke zwischen 1/20 und 1/3 der
Dicke der Kupferschichten liegt.
Zum Haftverbinden des Keramik-Metall-Verbundsubstrats kann ein
konventionelles Verfahren, wie Explosionsdruckschweißen, das
DBC-Verfahren etc., angewendet werden. Es kann aber auch ein
Verfahren gemäß der Stammanmeldung eingesetzt werden. Da bei
dem Substrat nach der Erfindung die einzelnen Bestandteile
fest miteinander haftverbunden und relativ zueinander fixiert
sein müssen, ist ein Verbindungsverfahren unter Anwendung ei
nes weichen Lots mit niedrigem Schmelzpunkt, z. B. eines eu
tektischen Lots, nicht empfehlenswert.
Das vorstehende Ausführungsbeispiel wurde unter der
Annahme erläutert, daß als keramische Grundschicht 1 Alu
miniumoxid und als Pufferschicht 3 Molybdän verwendet wird.
Es ist jedoch zu beachten, daß auch dann, wenn anstelle von
Aluminiumoxid ein spröder Isoliersubstratwerkstoff mit
kleiner Wärmeausdehnungszahl, z. B. Aluminiumnitrid, Sili
ciumcarbid etc. eingesetzt wird, die gleichen Auswirkungen
zu erwarten sind, und zwar aufgrund der dünnen Puffer
schicht, deren Dicke zwischen 1/20 und 1/3 der Dicke der
Kupferschichten liegt. Außerdem kann anstelle von Molybdän
auch Wolfram eingesetzt werden, das im wesentlichen die
gleiche Wärmeausdehnungszahl, Streckfestigkeit und Wärme
leitfähigkeit wie Molybdän hat. Außerdem braucht weder die
keramische Grundschicht noch die Kupferschicht noch die
Pufferschicht jeweils durchweg aus demselben Werkstoff zu
bestehen. Insbesondere die Kupferschicht und die als Wärme
puffer wirkende Pufferschicht können aus synthetischen
Stoffen bestehen, in denen das genannte Metallelement je
weils als Hauptbestandteil enthalten ist, z. B. Kupferle
gierungen, Molybdänlegierungen und Wolframlegierungen, und
zwar unter der Voraussetzung, daß ihre physikalischen
Eigenschaften wie Wärmeausdehnungszahl, elektrische Leit
fähigkeit, Streckfestigkeit etc. nicht stark voneinander
abweichen.
Claims (3)
1. Keramik-Metall-Verbundsubstrat, mit
einer keramischen Grundschicht (1) und einer ersten Me
tallschicht (2A′) aus Kupfer oder einer Kupferlegierung,
die mit der einen Seite der keramischen Grundschicht (1)
über eine Pufferschicht (3) aus Molybdän, Wolfram oder
deren Legierungen einer Dicke von 1/20 bis 1/3
der Dicke der Metallschicht
haftverbunden ist, und einer zweiten
Metallschicht aus Kupfer oder einer Kupferlegierung (2B)
die mit der anderen Seite der keramischen Grundschicht
(1) haftverbunden ist.
2. Keramik-Metall-Verbundsubstrat nach Anspruch 1, dadurch
gekennzeichnet, daß die
zweite Metallschicht (2B) über einen ein
aktives Metall enthaltenden Dünnfilm mit der kerami
schen Grundschicht (1) haftverbunden ist.
3. Keramik-Metall-Verbundsubstrat nach Anspruch 2, dadurch
gekennzeichnet, daß die Dicke des Dünnfilms
(21) im Bereich von 0,1 bis 3 µm liegt.
