Kohlenstoff (Si:C) einbauen. Untersuchungen haben gezeigt, daß bei einer Dicke der Grenzflächenschicht 4 im Bereich von 5 nm die Grenzflächenschicht bereits als Barriere fun giert. Auch im Falle von sensorischen Anwendungen wie insbesondere der Strah lungs-, Druck- oder Temperaturmessung oder der Ver wendung für Aktuatoren erschließt die erfindungsgemä ße Schottky-Kontaktierung neue Einsatzbereiche. Claims (16)
- a) epitaktisches Wachstum der aktiven Schicht (2) auf einem Substrat (1);
- b) Aufbringen einer amorphen, dotierten Silizium-Grenzflächenschicht, die mindestens eines der Elemente Kohlenstoff, Stickstoff und Sauerstoff enthält mit einer Dicke über 5 nm auf die aktive Schicht (2) derart, daß die Elemente Stickstoff, Kohlenstoff und Sauerstoff in der Grenzflächenschicht einen Gesamtanteil zwischen 40 und 80% aufweisen, und
- c) Aufbringen einer dotierten Kontaktschicht (5) auf die Grenzflächenschicht (4).
