Description
The invention relates to the electrolytic deposition of a leveled, high-gloss copper layer from an aqueous, acidic bath using certain organic leveling agents that are extremely resistant to the influence of the acidic medium and easy management of the bath allow.
It is known that when thiourea derivatives are used in acidic copper baths, partially leveled, shiny copper deposits are obtained. To widen the current density range, in which shiny and leveled copper layers are obtained, these products can still be used combine other substances, e.g. B. with heterocyclic Nitrogen compounds or water-soluble di- or polyhydric alcohols. An exceptionally good leveling and a high-gloss one Surface over a wide range of current densities can be achieved by cyclic thiotriazine derivatives, the are combined with basic glossers from the group of dithiocarbamic acid derivatives. The same excellent Alkyl or aryl derivatives of thiourea, which are alkyl- or aryl-bonded, cause leveling Contain carboxyl group.
A disadvantage of the previous leveling means is that they are even when the current passes through decompose even when the bath is idle. The leveling additives are, however, in acidic copper baths in very low concentrations, and they develop their optimal effectiveness within one narrow concentration range. The decomposition both during the passage of current and when the Bath, on the additives continuously required to maintain the leveler concentration can be closed, is therefore more noticeable in the levelers than with the basic gloss, the application concentration of which is much higher. From the decomposition products The leveling additives are known to reduce leveling and, with greater accumulation, to dull and gritty Precipitations lead to the workability of the. Time limits for baths. The invention Substances, on the other hand, when used in acidic copper baths have the advantage that they are used in excellent leveling effect are only very slowly subject to decomposition; so the leveling is used up in a bath according to the example only with 25 mg / 1000 Ah: the initial concentration is only after a current has passed from 1500 Ah / 1001 dropped to half. When the bathroom is idle, the leveler hardly finds out an impairment in its effect.
The stability of the stressed compounds in acidic copper baths keeps the baths free from harmful ones Decomposition products and ensures a long service life. In addition, it enables flawless management of the bathroom, as the leveling equipment is only supplemented on the basis of the number of ampere-hours he follows. The low leveling consumption is an economic advantage.
Die erfindungsgemäßen Substanzen sind 2-Thiouracil oder 4-Methyl-2-thio-uracil.The substances according to the invention are 2-thiouracil or 4-methyl-2-thio-uracil.
These substances are produced in a known manner.
Beispiel
Ein saures Kupferbad der Zusammensetzung:example
An acidic copper bath of the composition:
210 g/l CuSO4-SH8O
60 g/l H2SO4 konz.
50 mg/1 Grundglänzer
2 g/l Netzmittel ·210 g / l CuSO 4 -SH 8 O
60 g / l H 2 SO 4 conc.
50 mg / 1 basic gloss
2 g / l wetting agent
0,75 mg/1 2-Thio-uracil0.75 mg / 1 2-thio-uracil
Der Einebnerverbrauch beim Stromdurchgang bleibt mit dem Alter des Bades konstant und beträgt nur 25 mg/1000 Ah.supplies high-gloss copper coatings on sheet steel and brass in the current density range from 0.5 to 8 A / dm 2. Roughness of about 7 My surface roughness is leveled with copper layers of 20 My. Without the addition of 2-thio-uracil, high-gloss copper coatings are obtained, but they are not leveled. The leveler consumption during the passage of electricity remains constant with the age of the bath and is only 25 mg / 1000 Ah.
