Zunächst und im Wesentlichen wird ein CVD-Reaktor vorgeschlagen, bei dem ein aus beispielsweise Graphit oder beschichtetem Graphit bestehender Suszeptor mittels einer Heizeinrichtung, die eine IR-Heizung oder RF-Heizung sein kann, auf eine Prozesstemperatur aufgeheizt wird, bei der sich in eine Prozesskammer eingespeistes Prozessgas pyrolytisch zerlegt. Die Einspeisung des Prozessgases erfolgt mit Hilfe eines Gaseinlassorgans, welches bevorzugt sich über die gesamte Querschnittsfläche der Prozesskammer erstreckt und Gasaustrittsöffnungen aufweist, die duschkopfartig angeordnet sind, durch welche das Prozessgas in die Prozesskammer eintritt. Die Gasaustrittsfläche des Gaseinlassorgans ist mit einer Schirmplatte abgedeckt, die gasdurchlässig ist. Wesentlich ist, dass die Schirmplatte einen Randbereich aufweist, der von Tragelementen unterstützt wird. Die Tragelemente können am Gaseinlassorgan oder an einer Prozesskammerdecke befestigt sein. Es ist insbesondere vorteilhaft, wenn die Tragelemente von einem Tragring gebildet sind. Es ist ferner von Vorteil, wenn die die Schirmplatte untergreifenden Abschnitte eines oder mehrerer Tragelemente vertikal oberhalb eines Gasauslasskanals angeordnet sind, wobei der Gasauslasskanal radial außerhalb des Suszeptors angeordnet ist. Es kann auch vorgesehen sein, dass die Schirmplatte durch ein in ihrem Zentralbereich liegendes Befestigungsmittel zusätzlich am Gaseinlassorgan befestigt ist. Die randseitigen Tragelemente sind aber sämtlich so angeordnet, dass sie radial außerhalb des radial inneren Randes des Gasauslasskanales angeordnet sind und nur in diesem Bereich die Schirmplatte untergreifen. Es ist insbesondere vorgesehen, dass der Gasauslasskanal von einer Seitenwand des Suszeptors und einer Wandung eines rohrförmigen Gasleitkörpers begrenzt wird, wobei der Gasleitkörper den Suszeptor mit einem radialen Abstand umgibt. Der Suszeptor kann einen Durchmesser von mindestens etwa 300 mm aufweisen und um eine Drehachse drehangetrieben werden. Die Unterseite der Schirmplatte kann von der Oberseite des Suszeptors um 9 bis 20 mm beabstandet sein. Die Materialstärke der Schirmplatte kann zwischen 3 und 10 mm betragen. In einer bevorzugten Ausgestaltung der Erfindung bilden die Tragelemente und insbesondere der Tragring radial einwärts ragende Zungen. Die Zungen können materialstärkeverminderte Abschnitte des Tragelementes beziehungsweise des Tragrings sein. Es können sechs in gleichmäßiger Umfangsverteilung angeordnete und vom Tragring nach radial einwärts ragende Zungen vorgesehen sein. Es ist vorgesehen, dass die Zungen in Nischen des Randbereiches der Schirmplatte eingreifen, wobei die Nischen von materialstärkeverminderten Ausnehmungen des Randbereichs der Schirmplatte gebildet sein können. Eine äußere Randkante der Schirmplatte, die beispielsweise von den Zungen untergriffen wird, erstreckt sich radial außerhalb der radial inneren Wandung des Gasauslasskanals, so dass der Suszeptor vollflächig von der Schirmplatte überdeckt wird, deren Rand somit bevorzugt radial außerhalb einer Randkante des Suszeptors verläuft. Die Schirmplatte kann berührend an der Gasaustrittsfläche einer Gasaustrittsplatte des Gaseinlassorgans anliegen. Die Schirmplatte kann aber auch einen geringen Spaltabstand von beispielsweise 0,1 bis 2 mm zur Gasaustrittsfläche besitzen. Gasdurchtrittsöffnungen der Schirmplatte fluchten bevorzugt mit Gasaustrittsöffnungen der Gasaustrittsfläche des Gaseinlassorgans. Die die Gasaustrittsfläche ausbildende Gasaustrittsplatte des Gaseinlassorgans kann mittels eines flüssigen Kühlmittels gekühlt werden, wobei innerhalb des Gaseinlassorgans Kühlmittelkammern vorgesehen sind. In einer bevorzugten Ausgestaltung der Erfindung greifen die Zungen mit radialem Spiel von etwa 0,1 bis 1 mm in die Nischen des Randbereichs der Schirmplatte ein, so dass sich die Schirmplatte, die aus Graphit, beschichtetem Graphit oder Quarz bestehen kann, thermisch ausdehnen kann. Die Nischen erstrecken sich ebenfalls bevorzugt vertikal oberhalb des Gasauslasskanales beziehungsweise besitzen einen größeren Radialabstand zu einem Zentrum der Prozesskammer als der radial äußere Rand des Suszeptors und der Innenwand des Gasauslasskanals. Die bevorzugt aus Graphit bestehende Schirmplatte kann ebenso wie der bevorzugt aus Graphit bestehende Suszeptor mit SiC, BrN oder dergleichen beschichtet sein. In einer Weiterbildung der Erfindung ist vorgesehen, dass die zur Gasaustrittsfläche weisende Breitseitenfläche der Schirmplatte im Randbereich geneigt verläuft. Im Randbereich vermindert sich die Materialstärke der Schirmplatte somit in Radialauswärtsrichtung. In einer Weiterbildung der Erfindung ist vorgesehen, dass der den Gasauslasskanal in Radialauswärtsrichtung begrenzende Gasleitkörper eine Oberseite aufweist, die einen Dichtring trägt. Die Oberseite kann eine Vertiefung aufweisen, in der der Dichtring einliegt. Der Dichtring kann aus Quarz bestehen. An dem Dichtring kann sich der Tragring abstützen. Befestigungselemente, mit denen der Tragring am Gaseinlassorgan oder einem Deckel des Reaktors befestigt ist, können sich radial außerhalb des Gasleitkörpers befinden. Die Befestigungselemente sind insbesondere Federelemente.
