DE 102006038780 A1 - – Auch die Schichtzusammensetzung spielt eine Rolle, bevorzugt werden Precursoren eingesetzt, die aus Kohlenstoff, Silizium, Sauerstoff, Stickstoff, Wasserstoff und/oder Fluor bestehende Schichten bilden. - – Auch die Substratwahl spielt eine Rolle bei der Erzeugung der Plasmaoligomere: Substrate mit guten Wärmeleiteigenschaften bzw. einer guten Wärmekapazität sind besonders geeignet für die Bildung der Plasmaoligomeren, da durch die genannten Eigenschaften eine zu hohe Substrattemperatur leichter vermieden werden kann.
- – Weiterhin ist die konkurrierende Reaktion des Plasmaoligomers mit anderen Reaktanden aus der Gasphase oder auf der Substratoberfläche im erfindungsgemäßen Prozess zu kontrollieren und wenn notwendig zu unterbinden. So können Adsorbatfilme von Reaktanden und Lösungsmitteln wie Wasser zu einer unerwünschten Reaktion auf der Substratoberfläche führen. Die Neutralisation von elektrisch nichtleitenden Proben erfolgt durch eine Kombination von niederenergetischen Elektronen und niederenergetischen Argon-Ionen. Zum Abtragen kann eine Argon-Ionen-Sputterquelle eingesetzt werden. XPS-Untersuchung an folgenden Proben, chemische Zusammensetzungen der Oberflächen in Atomprozent (at%):
