Description
The present invention relates to a thin-film solar cell, in particular an epitaxial wrap-through (EpiWT) solar cell having at least one through hole, wherein the ratio of the circumference of the outline of the at least one through hole to the area enclosed by the contour of the throughbore is greater than that Ratio of the circumference to the area of a circle of equal area.
Stand der TechnikState of the art
This object is with respect to the thin-film solar cell with the features of
- a) a non-photovoltaic substrate having at least one through-hole connecting the front and the back,
- b) at least one photoactive base layer and at least one emitter layer, which are deposited on at least parts or all of the front side and parts or the entirety of the surface of the at least one through hole, whereby a channel is formed in the through hole,
- c) at least one emitter contact and at least one base contact, which are applied to each other electrically isolated on the back.
The channel contained in the solar cell thereby represents a cavity which connects the front side with the back side of the thin-film solar cell. The channel is constructed so that a photoactive base layer and an emitter layer are grown on at least parts of the surface of a corresponding recess or through-hole of the substrate of the thin-film solar cell. The perforation of the substrate can be produced, for example, by laser drilling, but also mechanical drilling processes or even introduced during the production of the substrate, while the growth of the corresponding photoactive layers on the surface of the substrate incl. The surface of the through hole from the prior art known deposition method is possible, whereby the corresponding channel can be produced. The photoactive layers, d. H. the base layer and the emitter layer can be deposited on the entire surface of the through-hole or only on a part of this surface, so that correspondingly formed channels result. The two layers are grown so that the penetration of the substrate does not grow completely, d. H. a cavity continuously connecting the front and the back remains in the through hole and the channel thus produced is thus tubular. This resulting or remaining cavity is referred to as a channel according to the invention.
The inventive concept now provides that the outline, d. H. the recess of the channels contained in the substrate on the respective side of the solar cell is designed so that the ratio of the circumference of the outline of the at least one channel to the area enclosed by the outline of the channel is greater than the ratio of the circumference to the area of a circle of equal area. The area of the canal, d. H. the area of the hole formed on the front side and on the rear side, respectively, representing the entrance and the exit end of the channel is bounded by an edge consisting of the epitaxial emitter. This edge defines the outline of the channel. According to the invention, the circumference of this contour is now greater than the circumference of a circle having the same area as the area of the inlet opening or outlet opening of the channel as defined above, ie. H. of the area which is recessed on the front or the back of the substrate through the channel. In this respect, it will be understood that the outline of the channel on the front and back sides of the substrate has an outline different from a circular shape.
Surprisingly, with this modified form of the base area of the channel or of the holes, a significant reduction of the conceptionally caused additional series resistances could be achieved, and thus the efficiency of the solar cells could be significantly increased.
- a) Already in the substrate, a through hole is introduced, which has a different contour from a circular shape. The surface of this through hole is provided homogeneously, ie with the same layer thickness, with the respective photoactive layers, ie base layer and emitter layer, so that the photoactive layers conform to the basic shape of the predetermined throughbore of the substrate. The resulting channel thus has the basic shape of the through hole of the substrate. For example, an elliptical bore etc. may already be introduced into the substrate and the photoactive layers may be deposited as described above.
- b) A circular through-hole is made in the substrate, but the layers are deposited asymmetrically on the surface of the through-hole so that, for example elliptical or rectangular structures can be achieved. In this procedure, more material of the respective photoactive layers, ie, base and emitter layer, is continuously deposited at some points of the channel than at other locations, so that the channel resulting from this method also has an outline different from a circular shape, as the given circular perforation.
- c) Likewise, however, mixed forms of the two aforementioned methods are conceivable, for example, that a non-circular throughbore predetermined by an asymmetrical boring process is further asymmetrically shaped by an asymmetrical deposition of the respective photoactive layers, ie a shape of the further removed from the circular structure Channel is generated.
For example, preferred shapes of the outline of the channel provide that the channels have an ellipsoidal, rectangular, concave, convex perimeter, or a rectangular perimeter with rounded corners and / or combinations thereof. Particularly preferred here are ellipsoidal or rectangular outlines of through holes, which have rounded corners.
The advantage of using oval holes or slots is associated with the larger hole size. On the one hand, the larger hole circumference reduces the charge carrier density at the edge of the hole, as a result of which the propagation resistance caused by the current crowding is greatly reduced or altogether eliminated when using slots. On the other hand, the hole resistance reciprocally dependent on the hole perimeter decreases as the perimeter of the hole increases.
Another advantage of the slots is that they can be more easily inserted into the substrate or wafer, for example with a chip saw. This makes EpiWT solar cells with slits easier to implement industrially than those with circular holes.
Another advantage of slot structures is the easier backside structuring of the cells because, for example, the adjustment of the backside structures in the application of the layers and / or the contacts, because it only needs to be adjusted in one dimension, becomes much easier.
Metal in the slots significantly reduces the series resistance of the EpiWT solar cell. It is also possible for the slots to make a complete contact with the emitter layer in the slots, so that no emitter is needed on the back of the cell.
A preferred embodiment of the present invention provides that the front and the back of the substrate are substantially parallel to each other and that the at least one channel extends parallel to the normal of these surfaces through the substrate, d. H. is substantially at an angle of 90 ° with respect to the surface of the front and back, respectively. The through-hole channel thus has the shortest possible connection between the front and back, whereby the resistance can be further reduced.
- a) A perforation is generated perpendicular to the substrate surfaces and then there is a uniform deposition of the photoactive layers, ie the base and emitter layer, so that a uniform layer thickness of the photoactive layers over the entire length of the through hole is achieved. The thus resulting channel therefore has in the direction of the through hole everywhere a uniform layer thickness of the base and emitter layer, so that the resulting channel as well as the through hole extends 90 ° to the surface of the substrate. The structuring in terms of the circular shape of the different contour of the channel can be achieved by the design described above.
- b) The substrate is pierced with an oblique channel, wherein the respective photoactive layers, ie base and emitter layer, are deposited obliquely in the through hole, so that in total the channel runs 90 ° to the substrate surface. Such an approach is possible only up to an angle at which the inlet and the outlet end of the perforation are still arranged one above the other in the projection direction on the substrate surface. Such a method thus largely depends on the thickness of the through hole. Again, the structuring of the channel with respect to the circular shape different outline in the above ways and ways is achieved.
An alternative embodiment which, in the presence of a plurality of channels, is also carried out in addition to the abovementioned variant can be, provides that the at least one channel extends obliquely through the photoactive substrate and preferably at an angle 45 ° ≤ α ≤ 85 ° to the front and back. It is particularly advantageous in such an embodiment that the photoactive surface remains essentially the same as compared to a solar cell which has no channels, since the wall of the channels itself is also provided with the photoactive base layer and the emitter layer grown thereon. By an inclined channel thus inevitably falls z. B. perpendicular to the front of the solar cell incident light in the channels and on the photoactive layers of the solar cell located there. Although here the series resistance is slightly higher than in the aforementioned embodiment due to the elongated channel guide, however, this can be compensated by the fact that the surface of the channel itself is at least partially used to generate electrical energy and thus light losses are avoided.
4 dargestellt.
- a) The substrate of the solar cell is provided with oblique bores whose surface is homogeneously provided with the base and the emitter layer. The structuring with respect to the shape different from a circular shape takes place in the aforementioned manners and ways. The channel thus generated runs obliquely through the substrate.
- b) Through holes are made perpendicular to the surface in the substrate. The surface of these holes is provided in the direction of the through-hole channel asymmetrically with the base and the emitter layer by these layers are grown so that the layer thickness on one side of the through hole in the channel direction z. B. increases, while it decreases on the other side. The resulting channel thus preferably has the same cross-sectional area in the channel direction, but extends obliquely through the substrate as a result of the advantageously applied photoactive layers in the course of a gradient. An exemplary embodiment is in
4 shown.
The contacting of the thin-film solar cell takes place completely over the back. In one embodiment, it may be provided that the back of the solar cell is free of the photoactive layers, d. H. the base and the emitter layer is. The contacting of the emitter takes place in that is introduced into the channel from the bottom up to a certain length of the emitter contact. The contacting of the base takes place from the back.
Alternatively, it is possible to deposit the at least one photoactive base layer as well as the at least one emitter layer also on parts of the rear side, wherein the layers are in material connection with the corresponding layers which are deposited in the channel. In other words, this means that the layers are continued beyond the channel to the back, wherein the contacting of these layers with the respective contacts then takes place on the back of the solar cell.
Die Isolationsschicht zwischen Emitter ist dabei vorzugsweise vom n-Typ und zwischen Substrat oder Basis vom p-Typ.Furthermore, it is advantageous that at least one insulation layer is introduced between the at least one emitter contact and / or the at least one base contact and the substrate. By means of this embodiment, it is provided that the photoactive base layers or emitter layers extending through the through hole are effectively separated from the electrical opposite pole of the solar cell, namely the substrate and the contact region connected to the substrate. The insulating layer between the emitter is preferably of the n-type and between the substrate or base of the p-type.
Further preferred embodiments of the thin-film solar cell provide that at least one passivation layer is applied on the front side of the thin-film solar cell, which is preferably antireflective, is formed from a dielectric material and particularly preferably consists of a dielectric material selected from the group consisting of SiO 2 , SiC, SiN and multilayers thereof is formed.
- a) of an electrically conductive material, in particular of doped silicon, or
- b) an electrical insulator coated with a layer of electrically conductive material.
Bevorzugte Halbleiter können entweder ausgewählt sein aus der Gruppe bestehend aus Gruppe-IV-Halbleitern, Gruppe-III/V-Halbleitern, Gruppe-II/VI-Halbleitern, insbesondere aus Si, GaAs und CdTe.Preferred materials that can be used for the photoactive base layer are semiconductors. Preferred semiconductors may be either selected from the group consisting of Group IV semiconductors, Group III / V semiconductors, Group II / VI semiconductors, particularly Si, GaAs, and CdTe.
- a) introducing at least one through-hole into a non-photoactive substrate,
- b) depositing at least one photoactive base layer and at least one emitter layer at least on parts of the front side, and the surface of the through holes and forming a channel in the through holes, and
- c) forming at least one emitter contact region and at least one base contact region electrically insulated from each other on the back side of the substrate and / or in the channels, wherein the channel is formed such that its ratio of the circumference of the outline of the at least one channel to the outline the area enclosed by the channel is greater than the ratio of the circumference to the area of a circle of the same area.
The structuring of the channel is carried out on the already explained in detail above procedures.
Advantageous process options for introducing the throughbores into the substrate are laser drilling methods or laser milling methods, but mechanical methods are also applicable, for example by means of a chip saw.
In each case after the abovementioned steps a) and / or b) of the method according to the invention, an insulation layer can furthermore be deposited on the back side for isolating the two contact regions from one another and / or the passivation layer on the front side.
The present invention will be explained in more detail with reference to the attached figures, without restricting the invention to the statements made there.
