Description
The invention relates to a microwave plasma source and a method for forming a linearly elongated plasma at atmospheric pressure conditions.
Thus, plasma sources that work with microwaves under atmospheric pressure conditions, so far only suitable to form spherical or cylindrical disk-shaped plasmas long-term stability. In this case, any wall contact of the plasma formed within a plasma chamber should be avoided, as this would lead to destruction.

With a plasma gas supplied into the plasma chamber, a plasma can be formed by the supplied microwave energy, which is expelled from one or preferably also a plurality of plasma discharge nozzles, which are formed in an end face of the plasma chamber, and then the plasma for a surface modification of substrates or for the formation of nanoparticles can be used in the gas phase.
Because of the shape and the limited volume of the plasma formed, a modifying processing of large surface areas with the formed plasma, even with a relative movement of the plasma source and a substrate to be modified, can not be readily achieved. This is true at least for the maintenance of constant conditions or parameters over the respective surface area exposed to plasma. Thus, no same plasma parameters can be maintained over a larger area, since even the plasma formed in the known plasma sources can not escape homogeneously. For modification, precursors are often added, which are influenced by the gas used to form the plasma and the plasma formed. It is often not possible to be able to maintain a constant consistency of the plasma formed, with which the respective surface to be modified is affected, in the entire plasma volume. For example, coatings over the surface are not homogeneous. Non-uniformities may also occur in an etching treatment.
By clever choice of geometries of plasma discharge nozzles and their arrangement, processing widths of a maximum of 150 mm can be covered with a plasma source. But for a high and therefore cost-driving share of argon is required.
Even with the simultaneous use of several Mikrowellenplamsmaquellen that are operated side by side and possibly also with coverage is the maintenance of constant conditions in the modification of larger areas not readily possible. In addition, the cost of a plurality of plasma sources is also disadvantageous.

It is therefore an object of the invention to provide possibilities for a large-scale modification of substrate surfaces with a plasma formed at atmospheric pressure conditions in which constant conditions can be maintained over the entire surface to be modified.
According to the invention this object is achieved with a microwave plasma source having the features of
The microwave plasma source of the present invention can be operated at atmospheric pressure conditions. So it is neither an increase of the pressure and in particular no reduction of the ambient pressure required, as is the case under the at least nearly vacuum conditions operated plasma sources.
At least one feed for plasma gas and at least one plasma discharge nozzle are provided at the microwave plasma source, which are preferably arranged together on a wall of a plasma chamber.
Unlike the prior art, the plasma chamber does not have a rotationally symmetrical cross section. There are preferably parallel walls as a boundary of the plasma chamber available. Two oppositely disposed walls may also be convexly curved so as to have an elongated elliptical cross section. Units with magnetrons and the slot antennas can then be arranged on these walls. The two other end walls can be configured as parallel plates.
At least two units are present on the plasma chamber, which are arranged on two opposite sides of the plasma chamber, ie diametrically opposite one another. They are each formed with at least one magnetron and a slot antenna. The magnetrons are operated pulsed, this being done alternately. It is off with two existing magnetrons one, if at the same time, the other is turned on. Thereby, the problem of extinction of electromagnetic waves due to phase shift, which leads to energy loss, can be avoided.
The operation can also be carried out in such a way that breaks occur during pulsed operation. So z. B. a magnetron for a time of 3 ms and turned on the other magnetron after a pause of 2 ms, in which both magnetrons are turned off, for a time of 3 ms again, etc.
As already stated, however, more than two such units (magnetron with slot antenna) can be used on a microwave plasma source. Then, a plurality of such units are arranged on the plasma chamber in series opposite each other. In the case of four units, two are thus arranged together on one side of the plasma chamber.
The plasma chamber preferably has a rectangular or square cross-section. It is dimensioned so that a linearly elongated plasma can be formed in the plasma chamber, whose longitudinal axis extends between the oppositely arranged units or the magnetron or slot antennas. These cross-sectional data relate at least to the width and length of a plasma chamber.
There may be a plasma exit nozzle as a slot nozzle. If a plurality of plasma exit nozzles are provided, they should be arranged in a row, which are preferably in the plane of the longitudinal axis of the plasma formed in the plasma chamber or planes parallel thereto. The distances of plasma discharge nozzles arranged next to one another should be the same as their free cross sections from which the plasma formed can escape in the direction of the substrate surface to be modified. They should also be located on the wall of the plasma chamber from which the gas is introduced into the plasma chamber to form the plasma. This gas should flow along the wall of the plasma chamber along and be deflected on the opposite wall. After the deflection, it then enters the sphere of influence of the radiation and the plasma can be formed thereby. With such a flow, the wall of the plasma chamber can be protected, favorable conditions for plasma formation and its Exhaling from the plasma chamber are observed.
In the microwave plasma source according to the invention should be at least on the walls of the plasma chamber on which the units are arranged with magnetron and slot antennas, outwardly facing hollow resonance chambers are present.
The magnetrons used in the microwave plasma source according to the invention should have a power of at least 0.5 kW, preferably at least 2 kW. Due to the pulsed operation they can be operated actively with a higher power, which is at least twice as large. Thus, a magnetron with a designed continuous power or nominal power of 2 kW can also be operated with an active pulse, for example with a power of 5 kW.
The pulsation of the magnetrons should be chosen with a frequency of at least 5 Hz.
If more than two, preferably more than four, magnetrons are present at a microwave plasma source and these are arranged at a sufficiently large distance from one another, several magnetrons can also be switched on at the same time and operated actively. These can also be operated overlapping in time, so at least two magnetrons are simultaneously switched on during pulsed operation such that a phase shift occurs during the pulsing and magnetron is switched on when another is already switched on, but switched off again before the second magnetron becomes. The distance should be so large that a suppression leading to interference can be avoided by a phase shift, but at least kept small. This can be advantageous in particular in the case of large-volume, elongated plasmas.
With the invention, inhomogeneities of the plasma can be avoided and at the same time larger areas can be modified with the exiting plasma. It can be used with higher performance of Magentrons.
It can also be used inexpensive magnetrons. Scaling is possible by arranging several units of magnetron with slot antenna in row arrangements, so that the length of plasma formed in a plasma chamber is increased and, of course, the respective size of the surface is thereby increased even with simultaneous relative movement of microwave plasma source and substrate to be modified.
The invention will be explained in more detail by way of example in the following. In this case, the relative movement can take place in particular perpendicular to the longitudinal axis of the plasma formed in the plasma chamber in an elongate shape.
