Description
For easier handling of the components and to save costs, components required for certain tasks can be integrated on modules. These can include a large number of active and passive components, including their integrated interconnection. The modules as well as the individual components demand increasing integration density and a further decreasing height.
It is known to mount housed and unhoused components on module carriers such as module boards or module panels and to encapsulate them on a module basis together with the other components of the module.
An exemplary application for modules can be found in the wireless telecommunications, in which in particular the components working with HF are combined into modules that allow easier processing by mobile phone manufacturers and better standardization of products. When working with high frequency modules results in a further technical requirement that the operating frequencies of the modules located in the RF range does not lead to an unwanted electromagnetic radiation into the environment, which could lead to undesirable and adverse effects, especially in the circuit environment. RF modules are therefore usually provided with an RF shield, which prevents the unwanted leakage of electromagnetic radiation out of the module. Conversely, if modules are to be used in a radiant environment, RF shielding is required to protect the modules themselves.
It is known to apply a metal cap on modules and to connect them to a ground terminal on the module substrate. Furthermore, component encapsulations are known which comprise the conformal application of a metal layer which can simultaneously serve as a shield. The connection of this metal layer to ground terminals of the module, however, requires special process steps, which are time-consuming and therefore costly.
Object of the present invention is therefore to provide a method for producing a module, which is easy and quick to perform, and to provide a corresponding module.
This object is achieved by a method having the features of
The invention is based on the idea to reduce the effort required for electrically contacting a shielding metal layer with a ground pad on a module carrier. For this purpose, at least one contact element is provided on the module carrier, which provides a ground contact available, which is the level above the mass connection surfaces themselves. The ground contact is in electrical contact with an unpopulated ground pad of the module carrier.
These preferably a plurality of contact elements per slot are encapsulated over a large area together with the module equipped with components using an encapsulation layer. The encapsulation layer is usually electrically insulating, but may also comprise an electrically conductive layer and in particular a metallic layer.
Simple access to the mass from the top side of the encapsulated module is now possible, in which the ground contacts of the contact elements are at least partially exposed through the encapsulation layer. Since the level of the ground contacts is above that of the rest of the surface of the module carrier, the cost of exposure is reduced. A lesser amount of encapsulation layer must be removed than exposing a normal ground pad to open the ground contact of the contact element through the encapsulation layer.
After the at least partial exposure of the ground contact, a metal layer is applied over the whole area, which contacts the exposed ground contacts electrically. The higher ground contacts facilitate and accelerate both the exposure and the contact with the Metal layer, which in turn makes a positive impact on the process costs.
The contact element can be of any desired shape and must exclusively fulfill the function of providing a ground contact which is increased in relation to the module carrier surface and is electrically conductively connected to a ground connection surface.
In a simple embodiment, the contact element is designed as a connecting wire or connecting strip, which is soldered or bonded onto the ground connection surface and bent into a loop. Such a contact element can be easily manufactured and easily integrated into the method for equipping the module, provided that individual components bonded to the module carrier are also contacted by wire bonding to the module carrier. The connecting wire may be a normal bonding wire. However, it is advantageous to increase the electrical conductivity of a lead wire with respect to a bonding wire thicker diameter to use. A metallic connection ribbon has a further increased conductivity.
A thicker lead wire or a connecting strap also have the advantage that they have a higher mechanical stability, so that they are not damaged when applying the encapsulation layer and preferably remain stable even in the loop shape. This ensures that the loop radius and thus the highest point of the loop over the surface of the module carrier is largely retained by the encapsulation layer. The loop has the further advantage that it can be simply "hit" by the tool used during exposure and thus exposed. This is especially true when an incision is made to expose, which is guided transversely to the "plane" of the loop.
In a further embodiment, the contact element is designed as a ball which is at least electrically conductive at least on the surface. This ball may be a solder ball, a metal ball or a metallized ball, in particular a metal-coated polymer ball. The ball is applied to the ground pad. Such a contact element is easily integrated into the manufacturing process of the module. The solder ball, like the loop, can be formed of connecting wire or connecting strip with a sufficient height, which facilitates the exposure by the reduced layer thickness of the encapsulation layer over the contact element.
In a further embodiment, the contact element is designed as an electrically insulating spacer, which is applied to the ground pad, and which has on its surface a ground contact electrically connected to the ground pad. Such a spacer can be handled as a component and applied to the ground pad and soldered, for example.
The height of the contact element above the surface of the module carrier determines the effort required to expose the ground contact. Accordingly, the largest possible height of the contact element is advantageous. It is particularly advantageous if the contact element at least reaches the height of the component mounted on the surface of the module carrier or even towers over it. Such a contact element is particularly easy to expose.
The ground pads used for contacting the shielding metal layer are usually arranged on the module carrier in an edge region of each slot. Preferably, the ground pads used for this purpose of two adjacent slots are directly adjacent or consist of a single larger metal surface comprising both ground pads, which can be separated in the middle when separating the later populated module.
It is advantageous to simultaneously connect the contact element to both ground connection areas of the two installation locations in the case of such adjacently arranged ground connection areas of adjacent installation locations. Thus, a lead wire or ribbon may form a loop from a first ground pad to a first slot to a second ground pad on an adjacent second slot. A solder ball can be widened accordingly or designed as a solder bridge, which bridges the usually electrically non-conductive intermediate region between the first and second ground pad. Thus, a single contact element can ensure the ground contacts for two modules adjacent to the module carrier prior to singulation.
In a further embodiment, a frame-shaped contact element is applied, which encloses the slot. This contact element may also cover two adjacently arranged ground terminal areas of adjacent slots together and to connect them electrically conductively connected to a ground contact on the surface of the contact element.
In an advantageous variant of this method, a lattice-shaped contact element is applied to the module carrier, the mesh each enclosing a slot. The later ones Sections for separating the individual modules can then be guided centrally along the grid.
The exposure of the contact element can be done in various ways. A simple mechanical way is to saw in the encapsulation layer until the ground contact (s) is exposed. Such a sawing process is inexpensive to carry out and can be carried out on the large-area module carrier in the form of straight cuts along the boundaries between the bays. If the ground connection surfaces and thus also the ground contacts of the contact elements are arranged on only one side of each installation location, then adjacent rows of installation locations can be arranged mirror-inverted relative to one another so that the ground connection surfaces arranged on one side face each other. In this way, an incision must then be made after only two rows of bays to expose all ground contacts.
However, it is also possible to produce between two rows of bays two comparatively narrow cuts instead of a single wide. This can provide advantages if these cuts are to be filled later with a relatively expensive conductive mass, so that costs can be saved with one or two narrow incisions. The dividing line with singulation can then be guided later in the middle between these two cuts.
The ground contacts can also be exposed by a laser with which a part of the encapsulation layer can be lifted off locally. The laser can be guided so that the encapsulation layer is removed only in the area of the ground contacts.
However, it is also possible to use the laser to draw one or more cutting lines along the boundaries of the bays, similar to sawing. The laser has the further advantage that it can be optimized by suitable selection of the pulse length, the pulse rate and the wavelength of the laser light targeted to the material of the encapsulation layer to either a particularly fast, a selective or a gentle for the remaining encapsulant layer ablation of the encapsulation layer to enable.
In the embodiments in which the contact element projects beyond the height of the components on the module carrier, the contact elements can be exposed by plane grinding of the encapsulation layer. This method is particularly easy to carry out, since it requires no adjustment in the xy plane of the module carrier. In the case of non-planned module carriers, it is merely necessary to ensure that even at the points of the module carrier which have the relatively highest level due to unevenness, a sufficient layer thickness of the encapsulation remains after surface grinding in order to ensure the quality of the encapsulation, for example its impermeability to environmental influences how to maintain moisture or the like.
The encapsulation layer is accordingly formed of a material which can be easily applied, which follows the application of the surface topology of the assembled module carrier and therefore can complete everywhere with the surface of the module carrier, and which has sufficient mechanical strength and / or sufficient tightness against environmental influences ,
The encapsulation layer can be applied in such a way that, with an approximately uniform layer thickness, it conforms to the topology of the module carrier together with the components arranged thereon. However, it is also possible to flow with the encapsulation layer, the contours or even form the encapsulation layer with a flat surface.
One possibility is to apply the encapsulation layer in a mold process. This requires a corresponding casting or injection mold, in which the liquid or molten present encapsulation material is filled or injected.
However, it is also possible to apply the encapsulation layer by lamination. For this purpose, a prefabricated or formed in situ film is applied over a large area on the module and optionally connected by the action of pressure and / or elevated temperature with the surface so that the laminate between the components or at least between the module slots with the surface of the module carrier completes. By lamination, it is possible to apply one or more encapsulant layers in a single lamination step. It is also possible to use several steps for laminating different encapsulation layers.
Advantageous encapsulation layers therefore consist of plastic films which may be filled with an inorganic filler or with metal particles for mechanical reinforcement. Also advantageous is a multilayer encapsulation layer, in particular one that has a symmetrical layer structure. This is mechanically particularly stable especially in the case of temperature changes.
The encapsulation layer can also be applied in liquid form to the module carrier, for example by dripping or by jet printing. A further possibility for applying the encapsulation layer in liquid form consists of a so-called curtain casting process, with which a conformal plastic layer can be applied to any three-dimensional structures, while preserving the 3D structures. Even with the aforementioned jet printing process, the topology of the surface can be maintained and a conformal encapsulation layer can be applied.
If the encapsulation layer comprises a layer of a thermoplastic or thermally softenable polymer, a planarization step may follow the application of the encapsulation layer. This can be carried out, for example, by means of a stamp, which is advantageously heated to a temperature which is above the softening point of the thermoplastic polymer contained in the encapsulation layer. Provided that the encapsulation layer is applied in a sufficient thickness, which corresponds at least to the height of the components, a planar surface can be created in this way in the entire region of the encapsulation layer.
It is advantageous to arrange a release film between the stamp and the encapsulation layer during the planarization process, which prevents sticking of the material of the encapsulation layer to the hot stamp. Advantageously, the release film is selected from a material which can remain as the uppermost layer on the encapsulation layer or the module. It is possible, for example, to use a release film which comprises at least one metallic layer or consists of a metallic foil.
Furthermore, it is possible to apply the encapsulation layer by means of a thin-layer process from the gas phase. Such methods may include CVD methods and plasma depositions, preferably with inorganic encapsulant layers applied. An encapsulation layer applied from the gas phase has the advantage that it can be produced in conformity with a constant layer thickness and following the topography of the surface of the module carrier together with the components mounted thereon.
In cases where the layer thickness of the thin-film encapsulant layer is insufficient to seal gaps between flip-chip bonded devices and package carriers or to insulate a bond wire, an underfiller may be provided and / or the wirebonded devices may be protected by a globtop drop. The further process sequence is then the exposure of the ground connections, the separation of the shield and a subsequent planar encapsulation. If good electrically conductive polymer is used for producing a partial layer of a planar encapsulation layer, then this can be applied directly to a first organic encapsulation layer.
As the top layer, a writable cover layer can be used, for. As a Cu film, which is coated on one side with Ni and black nickel. By selectively lifting off the Ni or black nickel layer when writing a label with good optical contrast can be generated.
It is also possible to produce a first conformal layer of a thin-layer process by covering it with a further encapsulation layer comprising, for example, a plastic layer.
It is also possible that, in order to produce the encapsulation layer or a sub-layer, which is not the lowest sub-layer of the encapsulation layer, metal is applied in plasma-assisted fashion.
The metal layer is now applied over the encapsulation layer. This fulfills two functions in the finished module. First, it serves as electrical and electromagnetic shielding. On the other hand, with a metal layer, a completely hermetic enclosure of the module is obtained, which completely seals it for environmental influences, in particular moisture and chemicals.
In this case, wet-chemical steps can be dispensed with in the process stages, including the production of the metal layer, in order to minimize the amount of moisture introduced into the structure as a result of the production. In all cases, it may be advantageous to leave a small opening in one place in the metal layer and to expel all residual moisture as far as possible through a tempering step carried out, for example, at 125 ° C.
It is possible to apply the metal layer in two stages, wherein initially a base metallization is applied to the encapsulation layer and then a reinforcing layer is applied in another method. The base metallization can be produced for example by sputtering, with a well-adherent base metallization is preferred. Such may include, for example, titanium.
It is also possible, the base metallization by electroless deposition of metals too produce. For example, an electrolessly deposited base metallization may comprise copper or nickel.
Furthermore, it is possible to produce the base metallization by treatment of the encapsulation layer with a nucleating solution comprising metal ions such as platinum or palladium, which leads to the formation of nuclei on the surface of the encapsulation layer.
Furthermore, it is possible to provide such a seed layer already implicitly in the encapsulation layer and z. B. in the plastic of the encapsulation layer metal particles in particular from platinum or palladium incorporated. In order to be able to use these particles as seed layers or base metallization, they must first be exposed and, to this end, a layer region of the encapsulation layer which is arranged above the metal particles, since the metal particles in a soft plastic mass tend to fall within the plastic mass by gravity. Such exposure may be accomplished, for example, by treatment of the encapsulation layer with an oxygen-containing plasma. It is also possible to expose the metal particles contained in the encapsulation layer by treatment with a laser.
A metallic reinforcing layer can then be applied over the base metallization or the metal layer can be reinforced to the final desired layer thickness. For this purpose, galvanic or electroless deposits can be used. In particular, with the metals copper or silver, a good conductivity of the metallic layer and thus an electrical shielding is achieved. Alternatively or additionally, with the metals nickel, iron or cobalt, an electromagnetic shield can be generated.
Galvanic depositions from the solution have the advantage that the metal layer can be reinforced quickly and in a controlled manner to a desired layer thickness. The control of the layer thickness can be determined, for example, via the current flow during the electrodeposition.
It is advantageous to carry out the galvanic or electroless deposition from an anhydrous solution in order to avoid trapping of moisture between metal layer and encapsulation layer and thus potential Popcorning.
A sufficiently thick metal layer for shielding purposes can also be obtained with the metal foils already mentioned, which are inserted in the planarization process as release foils between the die and the encapsulation layer and are connected thereto by melting the encapsulation layer. Also another as an integral part of the encapsulation layer z. B. contained in a composite foil existing metal foil can be used for shielding. In these process variants, it is only necessary to produce an electrical connection between the metal layer comprising the metal foil and the ground contact of the contact element. While the formation of the metal layer by deposition after the exposure of the ground contact automatically leads to a contacting of the metal layer with ground, the corresponding contact is produced in the metal foil in a separate step.
After the mass contact has been exposed through the metal foil, the resulting blind hole can be filled, for example, by doctoring conductive particles. However, other possibilities for the conductive filling of this hole are possible. By way of example, CVD methods or a jet printing method are suitable, with which an electrically conductive liquid plastic material filled, for example, with conductive particles, is printed. This can be done selectively where the ground contacts are exposed.
At this stage, the processing of the module carrier can be completed, so that the individual modules are now only to be separated along the dividing lines TL. This can For example, a sawing method can be used with which the module carrier is divided by guided along the parting lines TL saw cuts in the individual populated, encapsulated and provided with a shielding metal layer MS modules. The cut to separate the modules can be made from the front and / or from the back of the module carrier. The incision is made such that the electrical contact of the metal layer with the ground contact of the terminal element remains intact. For this purpose, a tool is preferably selected with a cutting width which is smaller than the clear opening of the cut ES after the production of the metal layer MS.
The originally round solder ball wets the corresponding ground contact surface during the soldering process and therefore deforms into a spherical segment with a flat underside.
With inkjet processes, it is possible in a first or second step to produce up to 1 mm high, electrically conductive pillars or frames, or frames and pillars, which rest on ground pads and after encapsulating the module carrier with a non-conductive filled polymer by grinding can be exposed. Alternatively, when using a Cu release film between the hot stamp and the encapsulation layer, a direct conductive connection between ground contact and Cu can be produced during lamination.
To produce an electrically conductive connection between the ground contact and the metal layer MS, the cuts ES are now essentially provided with an electrically conductive filling LF. This conductive filling LF may consist of a conductive polymer. However, it is also possible to introduce a conductive paste, for example, einzurakeln or selectively applied with a jet printing process. It is also possible to fill the incisions ES with solder particles or liquid solder. In the first case, the solder particles can subsequently be melted, which ensures a reliable filling of the blind hole formed by the cuts ES and good contact with the metal layer MS.
After the metal layer has been produced, the component or modules requiring particular shielding, surrounded by the second incisions ES2 or arranged between first and second incisions, or the module requiring particular shielding is also laterally surrounded by the shielding metal layer MS. This makes it possible to protect this component or this module especially against external radiation, or to allow a shield within the module between different components or assemblies of the same module or slot EP2. In this way, for example, RX and TX modules of a front-end module for mobile phones can be shielded from each other to avoid crosstalk. In this way, a trouble-free operation of the entire module is ensured, even if one of the components would be capable of potential electromagnetic interference or disturbance of adjacent components of the same module.
The invention is not limited to the variants shown in the embodiments and can rather be further varied. In particular, it is possible to combine individual measures of different variants with each other. With the invention it is possible to produce optimally shielded modules and optimally integrate the shielding itself in the integrated manufacturing process.
The shield itself can be tailored to different needs and in particular by selecting electrically good conductive metals for the metal layer allow a good electrical shielding. If the metal layer additionally or alternatively comprises magnetic materials such as nickel, iron or cobalt, alternatively or additionally magnetically good shielding metal layers can be produced. A sufficient quality of the shielding can also be set by a sufficiently thick layer thickness of the metal layer. Suitable layer thicknesses for the shielding depend on the frequency spectrum to be shielded. For 1 or 2 GHz filters, suitable metallization thicknesses are more than 1 μm, for example 20-50 μm. The required thickness is also strongly dependent on the conductivity of the metallization and on the permissible transmission of the shielding. To achieve better shielding, the layer thicknesses of the metal layer can be further increased.
