Description
The invention relates to a semiconductor component, in particular a power semiconductor component with charge carrier recombination zones. Such charge carrier recombination zones shorten the charge carrier lifetime in their surroundings, so that a faster switching of the semiconductor component from one operating state to another operating state becomes possible. Moreover, such a charge carrier recombination zone can prevent the switching on of parasitic transistor structures, which otherwise could lead to the destruction of the semiconductor component, in particular in the edge region of the power semiconductor component.
Schulze et al. ”A Comparison of Electron Proton and Helium Ion Irradiation for the Optimization of the CoolMOSTM Body Diode”, Proc. The charge carrier lifetime can also be reduced by irradiating the semiconductor body with electrons, as described in the publication by H.-J. Schulze et al. "A Comparison of Electron Proton and Helium Ion Irradiation for the Optimization of the CoolMOS ™ Body Diode", Proc. ISPSD, Santa Fe, 2002, is known. However, this irradiation has the disadvantage that it can not be selective or local, so that the charge carrier lifetime is disadvantageously reduced in the entire semiconductor body as a function of the radiation dose, especially since the electron irradiation has a laterally and vertically homogeneous profile of irradiation defects in the semiconductor body produced, wherein the irradiation defects act as homogeneously distributed in the semiconductor body charge carrier recombination centers.
In order to increase the switching speed of power semiconductor devices, helium ions or hydrogen ions are implanted in "Cool-MOS" or "MOSFET" power semiconductor devices according to the above publication. Such light ions can be selectively implanted in a semiconductor body due to the Bragg deceleration zone at a predetermined depth. This ion irradiation generates an initially monotonically increasing profile of defects on their way through the semiconductor body and ends with a sharp maximum in the Bragg deceleration zone at the end of the ion range.
The object of the invention is to provide a semiconductor component, in particular a power semiconductor component, with charge carrier recombination zones, wherein the charge carrier recombination zones are buried in a semiconductor body and remain localized there, even if subsequent metallization steps and / or diffusion soldering processes follow, so that the electrical properties once achieved the semiconductor device structures are reliably not changed.
This object is achieved with the subject of the independent claims. Advantageous developments of the invention will become apparent from the dependent claims.
According to the invention, a semiconductor component, in particular a power semiconductor component with charge carrier recombination zones is created, wherein the charge carrier recombination zones are buried in a semiconductor body in the vicinity of space charge zones and / or transition areas of highly doped to lightly doped areas. The charge carrier recombination zones have locally accumulated point defects with argon ions Semiconductor crystal lattice on. The charge carrier recombination zones have such a high temperature resistance that they are locally stable in subsequent metallization and / or diffusion soldering processes.
This semiconductor component, in particular power semiconductor component with charge carrier recombination zones, has the advantage that the windows opened for the metallization can also be used in an intermediate oxide layer before metallization in order to introduce selectively buried charge carrier recombination zones into the semiconductor body through the non-metallized contact pads via ion implantation. The already existing intermediate oxide helps to mask the remaining area of the semiconductor body or its surface against the ion bombardment. By selectively arranging charge carrier recombination zones in MOS power semiconductors, such as MOSFETs and / or IGBTs, critical operating conditions such as occur when these power switches are flooded by a conductive body diode with charge carriers and need to be commutated to the off-state can be avoided.
Before primarily the blocking voltage can be established, the charge carriers must be removed from the drift region via the electric field. In this process, particularly critical so-called compensation components behave, such as the "Cool-MOS", as these power semiconductor devices have a conceivable unfavorable dimensioning of the dopants for fast switching diodes. Even with backward conducting IGBTs, an improvement of the diode properties is achieved only with a simultaneous, strong deterioration of the IGBT properties by the hitherto usual homogeneous lowering of the charge carrier lifetime, which is avoided with locally arranged charge carrier recombination zones according to the invention.
A homogeneous lowering of the charge carrier lifetime is, as already mentioned above, achieved predominantly by electron irradiation or by homogeneous heavy metal diffusion, but this has the disadvantage that, on the one hand, the shielding or masking oxides are heavily loaded during the electron irradiation and, inter alia, there is a drift in the application voltage. When using heavy metals, such as platinum, there is also a high risk of contamination in production. By contrast, the power semiconductor component according to the invention has the advantage that an inhomogeneous, locally limited and self-adjusting charge carrier lifetime reduction in such semiconductor components is achieved by generating charge carrier recombination zones, which is temperature-stable and at the same time has a minimal risk of contamination.
Another advantageous aspect of the invention is that vertical power MOSFETs always have a diode in their structure. This diode acts as a freewheeling diode in many power electronic applications. Due to the optimization of the device to its properties as the best possible circuit breaker, this freewheeling diode or inverse diode has less optimal properties. These properties are sometimes limiting for the use of the device, such as the height of the maximum switching frequency or edge steepness.
One cause of this limitation of the properties lies mostly in the demolition of the so-called reverse current of the inverse diode at high current change rates di / dt, which leads to overvoltages in conjunction with parasitic inductances which are always present. As a result, oscillations and, associated therewith, a deterioration of the EMC properties or destruction of the switch can be connected. In addition, the flowing return current leads to a dynamic division of the electric field in the power semiconductor component and thereby to a dynamically reduced blocking capability. This effect has a particularly critical effect in the edge termination of the power semiconductor component, wherein in the worst case, it can lead to the destruction of the circuit breaker, due to the exceeding of the blocking capacity.
These dangers for the power semiconductor component or circuit breaker are overcome by suitable positioning and localization of the charge carrier recombination zones according to the invention. The increased recombination reduces the charge stored in the inverse diode. Thus, lower switching losses are caused by the charge carrier recombination zone, and the amount of reverse current peak is significantly reduced. Advantageously, a demolition of the return current from a lower current level will lead to a reduced amplitude of the overvoltage or harmful oscillations. However, it is essential to realize a charge carrier distribution in the component which has a lower carrier density on the anode or source zone or emitter zone side than on the cathode side or on the cathode side for the realization of a reverse current profile without demolition, due to different charge carrier lifetime ranges according to the invention Drainage zone or the collector zone. For this purpose, the charge carrier lifetime is lowered at this point with the aid of the charge carrier recombination zone according to the invention.
Thus, the characteristics of the freewheeling diode can be improved in a comparatively simple manner, by both the occurrence of the reverse current break is shifted to higher di / dt than previously customary, and also the amount of the return current is significantly reduced by the charge carrier recombination. In this case, similar to discrete bipolar fast freewheeling diodes, the charge carrier lifetime in the region of the pn junction is selectively reduced by means of irradiation or ion implantation with high-energy particles. Due to the lowered charge carrier lifetime in the charge carrier recombination zone, a comparatively smaller charge carrier density at the pn junction can be set when the diode structure of a power semiconductor component passes through. The reduced carrier density, due to a suitably arranged charge carrier recombination zone, is at the same time a prerequisite for a reduction of the storage charge and also for a reduction of the reverse current peak, as well as for a so-called "soft" switching behavior of the diode structure of the power semiconductor device in a wide current range.
In a preferred embodiment of the invention, the charge carrier recombination zones have locally accumulated point defects with argon ions in the semiconductor crystal lattice. Due to the much higher atomic mass of argon compared to hydrogen or helium ions, the range of argon at the same irradiation energy is significantly lower than the range of helium or hydrogen, so that argon is normally not used for high voltage devices due to the large vertical extent of the structures. However, due to the shallow depth of the p-body zone location of modern vertical power MOSFETs, in particular the MOS FET with trench structures and vertical pn junction location in the range of 1μm to 1.5μm, the range of argon ions is more common High energy implanter existing at irradiation energies up to 3 MeV completely sufficient to implant in the specified depth range, a charge carrier recombination zone.
In addition, it is of particular advantage in these devices that it is possible to integrate the charge carrier lifetime adjustment within the manufacturing process without time delays and without transportation-related risks, thereby avoiding significant costs over proton or helium implantation. Argon is particularly suitable as a material to be implanted because the gas is already available on many manufacturing implants to remove impurities deposited from the beam path of the otherwise implanted atoms. The even greater manufacturing advantage for argon is that the heavy ions in implantations in the energy range of a few MeV (Megaelektronenvolt) still lead to no increased radiation exposure for employees and thus no special shielding measures are required, or require appropriate control areas in the manufacturing sector.
With the use of a proton implantation, a generation of hard X-rays must already be expected in the region of about 200 keV, and helium implantation leads to the generation of neutron radiation, which also requires considerable shielding measures and appropriately prepared control areas in production. Thus, semiconductor devices with carrier recombination zones can be manufactured more cheaply due to argon implantations. In addition, comparisons of structures of power semiconductor devices having argon implantation generated charge carrier recombination zones and of power semiconductor devices without such zones in terms of switching off the inverse diode exhibit a favorable reduction in storage charge as well as a reduction in the return current spike.
In a further embodiment of the invention, the charge carrier recombination zones have locally accumulated point defects with helium ions in the semiconductor crystal lattice. Despite the above-mentioned disadvantages of generating neutrons upon implantation of helium ions to generate local charge carrier recombination centers in the body zone, one advantage is that for the same range as argon, helium requires only an implantation energy of 850 to 1055 keV. Thus, it is already possible to achieve carrier lifetime reductions in microseconds of well below 0.1 μs, compared to typically 10 μs to 200 μs in the adjacent drift zones of the power semiconductor component which do not have a charge carrier recombination zone. Thus, by accumulating point defects with helium ions in the semiconductor crystal lattice, an optimized reverse current profile for the power semiconductor component can be achieved.
In a further embodiment of the invention, the charge carrier recombination zone has locally accumulated point defects with hydrogen ions or protons in the semiconductor crystal lattice. For the generation of such charge carrier recombination zones implantation energies between 200 keV and 600 keV are required at planned penetration depths in micrometers of 1.5 microns to 4.5 microns in silicon, which in turn is less than with an implantation of argon and / or helium. However, the generation of X-rays associated with the proton implantation is disadvantageous and requires corresponding decay times and corresponding shielding measures in the manufacture of such semiconductor devices.
In a further embodiment of the invention, it is provided that the charge carrier recombination zones have locally accumulated point defects with heavy metal ions, preferably platinum ions, in the semiconductor crystal lattice. In the case of charge carrier lifetime reduction by means of platinum, it is of particular advantage that this leads to generally very small blocking currents of the power semiconductor components and no loading of gate and / or field oxides occurs during platinum implantation or diffusion, so that no special masking measures or annealing measures are required must be taken. In principle, platinum can also be used for charge carrier recombination centers to improve the switching behavior of a p-body diode in high-voltage MOS components, especially if the diode forward voltage of the body diode should not rise arbitrarily.
Here, it is advantageous if in the area of the cell and the body area a strong charge carrier lifetime reduction is made to well below 0.1 .mu.s, while in the drift path a moderate charge carrier lifetime reduction prevails, so that there are still carrier lifetimes of 0.5 .mu.s to 5 .mu.s are. By implanting platinum, carrier lifetimes can be set that correspond to those of freewheeling diodes, which also leads to an optimized reverse current curve. Finally, an outdiffusion of platinum, both in the lateral and in the vertical direction in high-voltage power semiconductor components leads to a lowering of the charge carrier concentration along the entire top and thus to a further reduced reverse current peak of the semiconductor device. If there is a significant lateral outdiffusion of the platinum, in particular below the regions of the edge termination of a power semiconductor component, then the switching robustness of the edge structures can be improved both for MOSFETs and for IGBTs since less memory charge must be removed when switching off.
In the case of charge compensation components, even at voltages well below the intermediate circuit voltage, the space charge zone can virtually eliminate the entire semiconductor component of charge carriers, so that, in principle, current breakdown would occur in the case of such compensation components. Therefore, it is of advantage here that the carrier flooding is carried out from a low return current level, in order to get the least possible disturbances. However, the return current level is determined in the case of switched diodes primarily by the effectiveness of the anode emitter, so that a charge carrier lifetime reduction by means of a charge carrier recombination zone arranged there in the immediate vicinity of the body zone is of particular advantage in the case of charge compensation components.
Therefore, in a further preferred embodiment of the invention, the charge carrier recombination zones are arranged in body zones of an IGBT or of a MOSFET power semiconductor component above the space charge zone of the pn junctions from body zones to drift zones. The concentrations in the charge carrier recombination zones for hydrogen, helium, argon or heavy metal ions are in the range of 10 13 cm -3 ≦ N I ≦ 10 17 cm -3 . In a further embodiment of the invention, these charge carrier recombination zones are arranged in body zones of an IGBT or of a MOS power component with a gate zone arranged in a trench structure above the space charge zones of the pn junctions from body zone to drift zone of a drift path.
In this case, it is particularly advantageous if the body zone widens in the direction of the highly doped semiconductor substrate with increasing depth and the charge carrier recombination zone arranged in the body zone does not touch the gate oxide of the gate zone arranged in the trench structure in a tulip-shaped trench structure. This is possible when the charge carrier recombination zone is introduced via contact openings of an intermediate oxide, since the inside diameter of the contact opening of the intermediate zone is smaller than the depth-increasing and widening body zone.
In individual cases, the charge carrier lifetime can be reduced to a few nanoseconds by charge carrier recombination zones according to the invention. However, the charge carrier lifetime in the charge carrier recombination zones according to the invention preferably has a value which is less than 0.25 μs.
Furthermore, provision is made for arranging the charge carrier recombination zones in "latch-up" endangered areas of an IGBT or of a MOS power component. Otherwise, the controllability of the main transistor could be lost in these areas due to the uncontrolled switching on of a parasitic bipolar transistor, which leads to its destruction and analogous to the engagement of a four-layer structure, which can also be referred to as a "latch-up" effect. In this case, the charge carrier recombination zones are arranged adjacent to pn junctions of such semiconductor devices in such a way that the charge carrier recombination zones are not arranged directly in the region of space charge zones. On the other hand, for avalanche breach are at risk Semiconductor devices, the charge carrier recombination zones uncritical areas of a semiconductor body to locate the avalanche effect breakthroughs in these non-critical areas.
A method for producing a plurality of semiconductor components, in particular power semiconductor components with charge carrier recombination zones, comprises the following method steps. First, a semiconductor wafer is made of a semiconductor body having a plurality of semiconductor chip positions arranged in rows and columns. Subsequently, semiconductor device structures in the semiconductor chip positions are realized. Finally, selectively burying charge carrier recombination zones are introduced into the semiconductor body in the vicinity of space charge zones, wherein the charge carrier recombination zones have such a high temperature resistance that they are locally stable in subsequent metallization and / or soldering processes. This method has the advantage that the contact openings present in an intermediate oxide on the semiconductor wafer are ready for the subsequent metallization steps in order to locally arrange charge carrier recombination centers in the semiconductor body as a buried layer through these contact openings.
For this purpose, preferably in the semiconductor body by means of ion implantation, an average dose D I in the range of 1 × 10 10 cm -2 ≦
Nevertheless, the mentioned implantation materials can be controlled so that they reach their so-called stop zone or the Bragg deceleration zone below a highly doped p-region, but still in the p-body region of power semiconductor devices, where they locally provide most of the lattice defects, so that there Charge carrier life is reduced due to the resulting charge carrier recombination zones. With a correspondingly high crystal lattice defect dose, only the part of the p-doping lying below the damaged zone contributes to the emitter effect of the inverse diode. At the same time, the position of the charge carrier recombination zone ensures that the space charge zone stops in the blocking case before the charge carrier recombination zone and thus contributes to a less increased reverse current than if the charge carrier recombination zone is located directly in the space charge zone of the pn junction.
For the selective introduction of buried charge carrier recombination zones, in a preferred implementation example of the method, heavy metals, preferably platinum, are introduced into the semiconductor body with implantation energies E P of 40 keV ≦ E P ≦ 200 keV. Already at this low implantation energy it is possible to introduce platinum adjacent to the pn junction of the body zones to the drift zones, without reducing the charge carrier lifetime in the space charge zone. After introduction of the atoms by means of ion implantation, a temperature treatment follows.
In a further implementation example of the method, the implantation of heavy metals, such as platinum, by additionally generating crystal defects by ion implantation of proton, helium and / or argon ions in the semiconductor body is supported such that after a temperature treatment almost box-shaped buried charge carrier recombination zones are formed in the semiconductor body , This is of particular advantage in power semiconductor devices with trench structures because the trench structures impede hole drainage during IGBT operation toward the body and source regions, resulting in carrier congestion and lower conduction losses. The majority of the charge carrier lifetime reduction should therefore be in the region between the trench structures and, for correspondingly minimized IGBT forward losses, the flooding in the region below the unconnected p-type compensation region should touch as little as possible.
Therefore, a box-shaped charge carrier recombination zone is advantageous, and for a deliberate influence of a carrier flooding on the semiconductor chip top side, the diffusion front of the platinum can also be displaced slightly further in the direction of the n - -type drift zone. For this purpose, platinum is advantageously implanted in the open contact holes of an IGBT. The penetration depth into the silicon at typical energies of high current implanters between 40 keV is about 25 to 44 nanometers. The range in the masking intermediate oxide is minimally lower. After implantation, an over-etching cleaning can be performed, which thins the intermediate oxide, but makes most of the semiconductor wafer platinum-free and thus the risk of contamination for the reduced further manufacturing steps. After the introduction of the platinum, a short annealing step can also be called "flash annealing" at high temperature, with temperatures of 800 ° C to 900 ° C for 5 to 20 seconds acting on the semiconductor wafer.
A selective introduction of buried charge carriers can also be effected by implantation of hydrogen ions or protons into the semiconductor body with implantation energies E W of 200 keV ≦ E W 600 keV. These injected particles generate crystal lattice defects by interaction with the atoms of the semiconductor crystal, with the maximum of the generated crystal damage being in the region of the Bragg deceleration zone of the ions, ie in an area of medium range which depends on the irradiation energy and the mass of the injected particles. These artificially generated crystal defects act electronically as charge carrier recombination zones and can thus be used for the targeted adjustment of the charge carrier lifetime. In order to stabilize the defect composition and also to heal unwanted defects in the irradiated region, an annealing step is advantageous, which is in the case of hydrogen ion implantation, preferably in a temperature range of about 200 ° C. to 400 ° C., for a duration of about 30 minutes to 2 hours.
The exact annealing temperature depends on the desired composition of the charge carrier recombination zones and possibly on subsequent process steps with further thermal treatments, such as the application of metallizations and solder processes. Instead of hydrogen ions and helium ions can be used. However, they are preferably performed at implantation energies E H of 600 keV ≦ E H ≦ 1.5 MeV. Both in the use of hydrogen ions or protons, as well as in the use of helium ions are working with implantation energies that generate in the case of hydrogen ions hard X-rays and in the case of helium ions release neutrons, so that after implantation a cooldown is to wait, or especially high shielding measures are necessary to prevent radiation damage to the operator. In contrast, implantations with argon ions, which occur at implantation energies E A of 1.5 MeV ≦ E A ≦ 3 MeV, have the advantage that such radiation exposures do not occur. In addition, in the subsequent annealing, vacancy defects and foreign substance defects, in particular vacancies, double defects as well as vacancies / oxygen complexes in the irradiated region, can be completely healed, so that the planned charge carrier recrystallization zones remain.
By introducing the buried charge carrier recombination zones, weak points can also be incorporated into the semiconductor components of the semiconductor wafer, which are arranged in break-through voltage-prone semiconductor components in noncritical regions. On the other hand, it is also possible, especially in the case of a platinum doping, to promote the formation of a charge carrier recombination zone by additional implantation of helium or hydrogen ions, helium or hydrogen ions creating additional vacancies in the semiconductor crystal onto which zinititially arranged platinum atoms can be positioned that a steep rise and steep drop in the platinum concentration leads to a nearly box-shaped charge carrier recombination zone.
In summary, it can be stated that the invention provides a comparatively easily realizable possibility for the targeted adjustment of local charge carrier lifetimes in the region of the transition from a p-body zone to the n-drift zone of power semiconductor components via contact openings in the intermediate oxide layer with the aid of the abovementioned implantation materials. The goal is achieved to improve the switching behavior of an inverse diode of the MOSFET and in particular to reduce the storage charge and thus the switching losses, as well as the reverse current peak of the inverse diode. In this case, the charge carrier recombination zones are arranged in terms of production such that an influence on both the threshold voltage and the blocking behavior is avoided.
The invention will now be explained in more detail with reference to the accompanying figures.

It is possible to reach platinum concentrations well above 10 14 cm -3 . For an IGBT, charge carrier lifetimes significantly below 0.25 μs (microsecond) can be achieved by platinum implantation. During annealing, despite the short annealing step, it expands to a depth of 1.2 μm due to the high diffusion coefficient of the platinum.
For a box-shaped profile of platinum diffusion, it is advantageous to provide additional voids in the silicon lattice, for example by additional implantation with light particles, such as protons or helium ions, which has a range of 3 μm to 4.5 μm in this embodiment of the invention Own silicon. For this protons of an energy of 300 keV to 450 keV and for helium of 850 keV to 1450 keV are needed. However, heavier particles, such as argon ions, may be used, which have the advantage of requiring a lower implantation dose but requiring a higher implantation energy.
Although the platinum atoms are preferably incorporated into generated vacancies as a result of the annealing step, finally the radiation-induced crystal defects, such as oxygen vacancy complexes or double defects and other radiation-related defects, in particular those which impair the quality of the gate oxide, can be healed.
As an alternative to platinum implantation, a process with platinum vapor deposition, siliciding and etching as well as prediffusion in the range of 600 ° C to 900 ° C can be performed. Thereafter, the annealing process described can be carried out after an additional ion implantation of protons. Other heavy metals, such as gold, can be used instead of platinum, but it has been shown that platinum has particularly advantageous properties in terms of the correlation between charge carrier recombination rate and leakage current.
