本发明涉及太阳能电池技术领域,公开了一种太阳能电池钝化结构及其制备方法。如何制备一种厚度较小,又能提高钝化效果及电池光电转换效率的钝化膜层,是本领域亟待解决的问题。本发明通过将氧化铝膜层设于靠近硅片衬底一端,并在氧化铝膜层表面沉积氧化锡膜层,同时,通过调节沉积工艺参数,使得在氧化铝膜层表面形成许多纳米级别的微孔,成为载流子的传输通道,减低载流子的传输阻,并进一步地,使得氧化锡与氧化铝之间的内建电场效果发挥作用后,载流子通过微孔传输,便于流向电极结构,由此得到一种叠层钝化膜,具有该钝化膜的电池具有较高的光电转换效率,同时,钝化结构的膜厚较小。

太阳能电池,是一种通过光伏效应将光能直接转化为电能的电力设备。目前,最常见的太阳能电池是由硅制成的大面积PN结,其他可能的太阳能电池类型有染料敏化太阳能电池、有机太阳能电池以及量子点太阳能电池等。
随着高效太阳电池研发的不断推进,优质的表面钝化技术已成为高转换效率太阳能电池不可或缺的研究方向。为了提高晶硅太阳能电池的效率,必须对电池表面进行良好的钝化,降低表面缺陷复合从而提高电池的开路电压。
PERC电池一般的工艺流程有以下步骤:制绒→扩散→SE激光→刻蚀 (去PSG)→退火→背面镀膜→正面镀膜→背膜激光开槽→丝网印刷→烧结→测试分拣,太阳能电池的背面及正面镀膜,这层薄膜具有表面钝化的作用。目前背面镀膜采用的膜层结构主要为氧化铝膜层+氮化硅膜层。其中,氧化铝层一般采用原子层沉积法(ALD)制备;氮化硅层多采用PECVD法进行制备。其中,ALD法沉积氧化铝具有沉积厚度均匀、可控性强的优点,但其沉积速度较慢,极大地拖慢了制备流程。常见的解决办法有两种:一种是降低氧化铝层的厚度,但也会影响钝化效果;一种是采用PECVD法制备氧化铝,但是PECVD法沉积的氧化铝层钝化效果较ALD沉积的差。
现有技术中,如专利公布号CN 111192935 A公开了一种管式PERC太阳能电池背钝化结构及其制备方法。该专利提供的方法中,首先在太阳能电池片背面形成氧化铝层;然后在管式PECVD设备中通入含氧混合气体,并采用所述含氧混合气体形成的等离子体对所述氧化铝层进行处理,以提升所述氧化铝层的负电荷密度;最后,在氧化铝层上形成至少一层氮化硅层。该专利通过采用含氧混合气体对氧化铝钝化层进行处理,提升AlOx膜的负电荷密度从而提升场钝化效果。但该钝化结构对太阳能电池转化效率的提高仅为0.05%。
综上所述,现有技术中,一方面,由于无法保证钝化效果因此无法通过降低氧化铝层的厚度的方式去提高ALD镀膜的产能;另一方面,为了降低生产时间成本,使用PECVD法镀膜,并通过钝化膜结构改进的方式去提高太阳能电池转化效率,但其转化效率提高效果较低,仍然有改善空间。
发明内容
为了解决上述一个或多个技术问题,本发明提供了一种太阳能电池钝化结构及其制备方法。
本发明的具体技术方案为:
第一方面,本发明提供了一种太阳能电池钝化结构的制备方法,包括以下步骤:
步骤S1:提供硅片衬底,送入原子层沉积腔;
步骤S2:调节沉积腔的压力至第一反应压力沉积氧化铝,以使硅片背面沉积形成结构疏松的氧化铝膜层;
步骤S3:调节沉积腔的压力至第二反应压力沉积氧化锡,以使在氧化铝膜层表面形成具有纳米级微孔结构的氧化锡膜层,并使疏松的氧化铝膜层结构中嵌入氧化锡;
其中,所述第一反应压力小于第二反应压力,所述氧化铝膜层的厚度大于氧化锡膜层的厚度。
现有技术中,太阳能电池一般采用氧化铝作为钝化膜,其厚度一般在8~10nm,厚度过大,时间成本较高,且为了提高该氧化铝钝化膜的致密度,一般采用原子层沉积技术进行沉积,由于原子层沉积技术为一层一层地进行沉积,更加加大了钝化膜沉积的时间成本。因此,如何制备一种厚度较小,又能提高钝化效果及电池光电转换效率的钝化膜层,是本领域亟待解决的问题。
本发明通过上述步骤S1~步骤S3,制备得到一种由不同厚度的氧化铝膜层与氧化锡膜层组成的叠层钝化膜,其中,氧化铝膜层设于靠近硅片衬底一端,氧化铝膜层的厚度大于氧化锡膜层的厚度,并使氧化锡膜层中形成若干纳米级的微孔结构,即在氧化铝膜层外表面及表面外区域具有若干纳米级微孔。本发明叠层钝化膜结构的形成,主要通过步骤S2中沉积氧化铝时调节沉积腔的压力,使得到结构疏松的氧化铝膜层,然后在步骤S3中沉积氧化锡时调节沉积腔的压力大于沉积氧化铝时的压力,使得氧化锡嵌插入疏松的氧化铝膜层结构中,并在氧化铝膜层表面沉积形成具有若干纳米级微孔的氧化锡膜层。本发明方法制备太阳能电池的钝化结构,可以使得电池具有较高的光电转换效率,其原理具体在于:
光照时,太阳电池因吸收入射光会产生大量光生载流子,这些光生载流子扩散至硅片背面时,会由于硅片表面缺陷等,发生载流子表面和体复合。本发明将氧化铝膜层沉积在硅片背面,并在氧化铝膜层表面沉积一层比其厚度小的氧化锡膜层,在光生载流子扩散至硅片背面时,氧化铝膜层中存在的固定电荷,会在接触区域半导体一侧诱导形成空间电荷区,在硅片内产生内建电场,使得光生载流子只能选择性透过,进而降低硅片表面悬挂键对载流子复合的影响,起到场效应钝化作用。进一步地,本发明通过调节沉积氧化锡膜层的反应腔体压力大于沉积氧化锡膜层时的压力,使得氧化锡膜层作为叠层钝化膜结构,具有至少包括以下2方面的作用:
①使得氧化锡膜层比氧化铝膜层疏松,在氧化铝膜层表面形成若干的纳米级别的微孔,成为载流子的传输通道,减低载流子的传输阻,减少载流子在阻点的复合。
②氧化锡的带隙低于氧化铝,从而在两者结界面产生一个由氧化锡区指向氧化铝区的内建电场,使得载流子更多通向背面电极,减少载流子迁移到钝化膜界面表面造成的损失。
作为本发明上述技术方案的优选,所述第二反应压力设置为第一反应压力的1.5~5倍。
将第二反应压力设置为第一反应压力的1.5~5倍,氧化铝膜层具有一定的疏松度,可以使得氧化锡嵌插入疏松的氧化铝膜层结构中,并在氧化铝膜层表面沉积形成具有若干纳米级微孔的氧化锡膜层,即使氧化铝膜层外表面及表面外区域形成若干纳米级微孔结构。
进一步优选,所述第一反应压力为0.2~0.4Torr,所述第二反应压力为0.3~1.0Torr。
本发明研究人员在实验中发现,就本发明技术方案而言,氧化铝膜层并不是越致密越好的。现有技术中,往往通过提高氧化铝膜层的致密度去提高钝化效果,但在本发明中,为了便于氧化锡嵌插入氧化铝膜层之中,增强氧化锡与氧化铝之间的内建电场效果,将第一反应压力设置为0.2~0.4Torr,使氧化铝膜层相对疏松,然后将第二反应压力为0.3~1.0Torr沉积氧化锡,使部分氧化锡嵌插入氧化铝膜层之中,并使第二反应压力大于第一反应压力,使在氧化铝膜层表面形成许多纳米级别的微孔。
作为本发明上述技术方案的优选,在硅片背面沉积氧化铝膜层的厚度是氧化锡膜层的厚度的1~4倍。
将氧化铝膜层的厚度控制在氧化锡膜层的厚度的1~4倍,可以使由氧化锡与氧化铝之间的内建电场效果较强,有利于减少载流子迁移到钝化膜界面表面造成的损失。
进一步优选,氧化铝膜层的厚度为2~4nm,氧化锡膜层的厚度为1~2nm。
当在硅片背面沉积的氧化铝膜层厚度为2~4nm、沉积的氧化锡膜层厚度为1~2nm时,太阳能电池具有较高的光电转换效率,钝化效果最好。
作为本发明上述技术方案的优选,步骤S2中,沉积氧化铝膜层的前驱体气体为三甲基铝和水,前驱体气体的脉冲气压为50~80 Torr。
作为本发明上述技术方案的优选,步骤S3中,沉积氧化锡膜层的前驱体气体为四丙基锡和水,前驱体气体的脉冲气压为80~100 Torr。
当沉积氧化铝膜层的前驱体气体的脉冲气压为50~80 Torr、沉积氧化锡膜层的前驱体气体的脉冲气压为80~100 Torr时,可使氧化铝膜层相对疏松,并使部分氧化锡嵌插入氧化铝膜层之中,同时使在氧化铝膜层表面形成许多纳米级别的微孔,效果体现为太阳能电池的光电转换效率大大提升,同时具有较大的开路电压。
作为本发明上述技术方案的优选,沉积氧化铝膜层的温度为200~350℃,沉积氧化锡膜层的温度为200~350℃。
第二方面,本发明提供了上述制备方法制备得到的太阳能电池钝化结构,包括硅片基体、设于所述硅片基体上的氧化铝膜层、以及设于氧化铝膜层上的氧化锡膜层。
第三方面,本发明提供了一种采用上述钝化结构作为背钝化结构太阳能电池。

本发明提供的制备方法通过将氧化铝膜层设于靠近硅片衬底一端,并在氧化铝膜层表面沉积氧化锡膜层,得到一种叠层钝化膜,并通过调节沉积工艺参数,使得在氧化铝膜层外表面及表面外区域形成许多纳米级别的微孔,成为载流子的传输通道,减低载流子的传输阻,并进一步地,使得氧化锡与氧化铝之间的内建电场效果发挥作用后,载流子通过微孔传输,便于流向电极结构。
本发明提供的方法制备太阳能电池的钝化结构,可以使得电池具有较高的光电转换效率,同时,钝化结构的膜厚较小。

实施例1
一种太阳能电池的背面钝化结构,按以下方法制备:
步骤S1:提供硅片衬底,送入原子层沉积腔。
步骤S2:调节沉积腔的压力至0.3Torr,调节沉积腔温度至250℃,循环通入三甲基铝、氮气、水、氮气,循环6次至在硅片背面沉积厚度为3nm的氧化铝膜层。本步骤中,三甲基铝、水在每次通入时,其脉冲气压为60 Torr,通入时间为5s。每次氮气通入的流量为15L/min,通入时间为6s。
步骤S3:调节沉积腔的压力至0.5Torr,调节沉积腔温度至250℃,循环通入四丙基锡、氮气、水、氮气,循环3次至在硅片背面沉积厚度为1nm的氧化锡膜层。本步骤中,四丙基锡、水在每次通入时,其脉冲气压为90 Torr,通入时间为5s。每次氮气通入的流量为15L/min,通入时间为6s。

其中,所述第一反应压力小于第二反应压力,所述氧化铝膜层的厚度大于氧化锡膜层的厚度。
实施例6
一种太阳能电池的背面钝化结构,按以下方法制备:
步骤S1:提供硅片衬底,送入原子层沉积腔。
步骤S2:调节沉积腔的压力至0.3Torr,调节沉积腔温度至350℃,循环通入三甲基铝、氮气、水、氮气,循环8次至在硅片背面沉积厚度为4nm的氧化铝膜层。本步骤中,三甲基铝、水在每次通入时,其脉冲气压为80 Torr。
步骤S3:调节沉积腔的压力至1.0Torr,调节沉积腔温度至200℃,循环通入四丙基锡、氮气、水、氮气,循环5次至在硅片背面沉积厚度为2nm的氧化锡膜层。本步骤中,四丙基锡、水在每次通入时,其脉冲气压为100 Torr。
其中,所述第一反应压力小于第二反应压力,所述氧化铝膜层的厚度大于氧化锡膜层的厚度。

与实施例1的主要区别在于:步骤S2中,沉积氧化铝膜层时,调节沉积腔的压力至0.1Torr。其他与实施例1相同。

与实施例1的主要区别在于:步骤S3中,循环5次通入前驱体气体至在氧化铝表面沉积厚度为3nm的氧化锡膜层。其他与实施例1相同。

性能测试
为了进一步考察本发明中的低反射率叠层钝化结构对于太阳能电池的影响,发明人将采用实施例1至6、对比例1至6所提供的钝化结构应用于太阳能电池。太阳能电池的具体制备流程如下:制绒、硼扩散(正面硼扩形成p型扩散层)、碱抛(背面去绕扩以及抛光)、LPCVD背面沉积隧穿氧化层和多晶硅层(poly层)、RCA(正面去绕镀及去除正背面BSG(富硼层)\PSG(富磷层))、退火、实施例1~6及对比例1~6中的钝化结构背面沉积、正面镀膜(抗反射膜)、背膜激光开槽、丝网印刷、烧结。
使用halm测试分选设备对得到的太阳能电池进行开路电压(Voc)、填充因子(FF)以及太阳能电池光电转换效率(Eff)方面的性能测试,halm机为模拟太阳光的设备,再配以电子负载,数据采集和计算等设备,用于测试太阳能电池的电性能。控制测试的太阳电池的硅片为182尺寸,校准光强为1000±5W/m²,实验测试结果见表1。

数据分析:
①由实施例1至6的数据可知,本发明通过将氧化铝膜层设于靠近硅片衬底一端,并在氧化铝膜层表面沉积氧化锡膜层,同时,通过调节反应腔的压力,使得在氧化铝膜层表面沉积氧化锡时形成许多纳米级别的微孔,成为载流子的传输通道,减低载流子的传输阻,由于该微孔的存在,并进一步地使得氧化锡与氧化铝之间的内建电场效果发挥作用后,载流子通过微孔传输,便于流向电极结构,由此得到一种叠层钝化膜,具有该钝化膜的电池具有较高的光电转换效率,同时,钝化结构的膜厚较小。
②由对比例1、2与实施例1至3对比分析可知,对比例1、2与实施例1至3的主要区别在于沉积氧化铝膜层时沉积腔的压力,对比例1、2沉积氧化铝膜层时沉积腔的压力分别0.1Torr、0.5Torr,其得到的太阳能电池的光电转换效率较为明显的降低。由此可知,氧化铝膜层不是越致密越好的,沉积的氧化铝薄膜需要一定的疏松度,使得氧化锡嵌插入氧化铝膜层之中,增强氧化锡与氧化铝之间的内建电场效果,提高太阳能电池的光电转换效率,并由于沉积氧化锡膜层时反应腔的压力稍大,可使在氧化铝膜层表面形成许多纳米级别的微孔,微孔的存在可以使得光电转换效率进一步提高;但沉积的氧化铝膜层也不能过于疏松,过于疏松的氧化铝膜层会增加载流子的传输阻抗,降低光电转换效率,因此需要将氧化铝薄膜沉积时的反应腔压力控制在0.2~0.4Torr。
③由对比例3、4与实施例1对比分析可知,对比例3、4与实施例1的主要区别在于设置的氧化锡膜层的厚度,对比例3氧化锡膜层的厚度为0,即不设置氧化锡膜层,对比例4氧化锡膜层的厚度为3nm,其太阳能电池的光电转换效率明显降低,由此说明,氧化锡薄膜设置及其厚度控制的重要性。进一步分析其原因可能为,在氧化铝膜层表面沉积氧化锡膜层,同时,通过调节反应腔的压力,使得在氧化铝膜层表面沉积氧化锡时形成许多纳米级别的微孔,成为载流子的传输通道,减低载流子的传输阻,由于该微孔的存在,并进一步地使得氧化锡与氧化铝之间的内建电场效果发挥作用后,载流子通过微孔传输,便于流向电极结构,因此,具有本发明钝化膜结构的电池具有较高的光电转换效率。
④由对比例5、6与实施例1对比分析可知,对比例5、6与实施例1的主要区别在于沉积氧化锡膜层时沉积腔的压力,对比例5、6沉积氧化锡膜层时沉积腔的压力分别为0.3Torr、0.1Torr,即对比例5沉积氧化锡膜层时沉积腔的压力与沉积氧化铝时相同、对比例6沉积氧化锡膜层时沉积腔的压力小于沉积氧化铝时的压力,结果显示对比例5、6的太阳能电池的光电转换效率均变小,由此说明沉积氧化锡膜层时须控制其沉积腔压力大于沉积氧化铝膜层时的压力。分析其原因可能在于,沉积氧化锡膜层时须控制其沉积腔压力大于沉积氧化铝膜层时的压力,有利于在氧化铝膜层表面形成纳米微孔。

1.一种太阳能电池钝化结构的制备方法,其特征在于:包括以下步骤:
步骤S1:提供硅片衬底,送入原子层沉积腔;
步骤S2:调节沉积腔的压力至第一反应压力沉积氧化铝,以使硅片背面沉积形成结构疏松的氧化铝膜层;
步骤S3:调节沉积腔的压力至第二反应压力沉积氧化锡,以使在氧化铝膜层表面形成具有纳米级微孔结构的氧化锡膜层,并使疏松的氧化铝膜层结构中嵌入氧化锡;
其中,所述第一反应压力小于第二反应压力,所述氧化铝膜层的厚度大于氧化锡膜层的厚度;
沉积氧化铝膜层的温度为200~350℃,沉积氧化锡膜层的温度为200~350℃。
2.如权利要求1所述的一种太阳能电池钝化结构的制备方法,其特征在于:所述第二反应压力是第一反应压力的1.5~5倍。
3.如权利要求2所述的一种太阳能电池钝化结构的制备方法,其特征在于:所述第一反应压力为0.2~0.4Torr,所述第二反应压力为0.3~1.0Torr。
4.如权利要求1所述的一种太阳能电池钝化结构的制备方法,其特征在于:氧化铝膜层的厚度是氧化锡膜层的厚度的1~4倍。
5.如权利要求4所述的一种太阳能电池钝化结构的制备方法,其特征在于:氧化铝膜层的厚度为2~4nm,氧化锡膜层的厚度为1~2nm。
6. 如权利要求1所述的一种太阳能电池钝化结构的制备方法,其特征在于:步骤S2中,沉积氧化铝膜层的前驱体气体为三甲基铝和水,前驱体气体的脉冲气压为50~80 Torr。
7. 如权利要求1所述的一种太阳能电池钝化结构的制备方法,其特征在于:步骤S3中,沉积氧化锡膜层的前驱体气体为四丙基锡和水,前驱体气体的脉冲气压为80~100 Torr。

9.一种太阳能电池,其特征在于:包括如权利要求1~7任一项所述的制备方法制备得到的太阳能电池钝化结构,或权利要求8所述的太阳能电池钝化结构。
