Abstract
本发明提供一种甚长波超晶格势垒红外探测器,包括由下至上依次叠置的衬底、缓冲层、底部接触层、吸收层、势垒层、顶部接触层和盖层;其中,底部接触层、吸收层、势垒层、顶部接触层均为InAs/GaSb/AlSb/GaSb构成的M型超晶格,且通过分子束外延的方式生长得到;势垒层材料中的InAs层周期厚度比吸收层小。本发明吸收层和势垒层采用同种超晶格结构,可以解决晶格失配的问题,降低两者之间的价带偏移,从而降低GR暗电流噪声,提高探测器件的准确性和灵敏度。同时,超晶格结构可以通过能带工程控制调节带隙的大小、吸收系数的高低,丰富甚长波探测器的应用场景。

技术领域
本发明涉及半导体光电子器件技术领域,具体涉及一种甚长波超晶格势垒红外探测器。
背景技术
目前,甚长波红外(Very long wavelength infrared,VLWIR)波段是红外探测技术中最为重要的波段,该波段的红外探测器件可用于特殊物质检测、高温工业过程监测、火灾监测、大气科学研究等方面。具体来说,甚长波红外技术对于特定材料的探测具有独特的优势,如气体泄漏检测、化学物质识别。此外,还可以用于监测炼钢、冶金等高温工业过程,提供关键的温度数据。
对甚长波红外探测器(VLWIR Detector)而言,器件中的暗电流与能隙附近的吸收系数是衡量探测器性能的一个重要指标。由于在耗尽区内形成的窄能带隙或者生成复合(Generation-Recombination,GR)电流会导致较大的暗电流,采用基于Ⅱ型超晶格(Type-Ⅱ superlattice,T2SL)的nBn势垒探测器可以有效缓解该问题。然而,主流势垒探测器多采用体材料(如AlGaSb、AlGaAs)作为势垒层,与作为吸收层的Ⅱ型超晶格材料会产生晶格失配,晶格失配不同程度地影响晶体的外延生长,在外延层中产生大量缺陷,影响载流子的输运以及器件的性能和寿命。同时,势垒层与吸收层之间如果存在较大的价带偏移(valence band offset,VBO),会在吸收层中产生一个电场,从而形成耗尽区并导致GR暗电流,进而影响探测器的准确性和灵敏度。因此在上述结构下获得一种降低GR暗电流的甚长波超晶格势垒红外探测器尤为重要。
发明内容
本发明的目的在于提供一种甚长波超晶格势垒红外探测器,以解决甚长波红外探测器中GR暗电流噪声对器件造成的性能受损问题,从而满足特定探测需求。
本发明一方面提供了一种甚长波超晶格势垒红外探测器,包括:由下至上依次叠置的衬底、缓冲层、底部接触层、吸收层、势垒层、顶部接触层和盖层;其中,底部接触层、吸收层、势垒层、顶部接触层均为InAs/GaSb/AlSb/GaSb构成的M型超晶格(M-superlattice,MSL),且通过分子束外延的方式生长得到;势垒层材料中的InAs层周期厚度比吸收层小。
在本发明的一些实施中,底部接触层、吸收层、顶部接触层均采用相同层数周期的InAs/GaSb/AlSb/GaSb体系的超晶格结构,且单层厚度为InAs、GaSb或AlSb所对应的一个晶格常数的厚度。
在本发明的一些实施中,吸收层超晶格材料的截止波长对应甚长波红外波段,厚度为1~5 mm。
在本发明的一些实施中,势垒层的超晶格材料的截止波长对应中长波红外波段,厚度在1 mm以内。
在本发明的一些实施中,底部接触层、顶部接触层厚度在1 mm以内。
在本发明的一些实施中,底部接触层与盖层为N型重掺杂,掺杂浓度为1×1017~1×1018 cm-3。
在本发明的一些实施中,吸收层为N型弱掺杂,掺杂浓度为5×1015~5×1016 cm-3;势垒层为P型弱掺杂,掺杂浓度为1×1015~1×1016 cm-3。
在本发明的一些实施中,衬底与缓冲层均为N型Te掺杂的GaSb(100)材料,掺杂浓度为1×1017~1×1018 cm-3。
在本发明的另一些实施中,还包括:第一钝化层,设置在底部接触层上方的最外围,呈环状凸台;第二钝化层,设置在底部接触层上方,且包裹于吸收层、势垒层、顶部接触层和部分盖层的最外围;第一电极,设置在底部接触层上方,且邻接于第一钝化层与第二钝化层之间;以及第二电极,设置在盖层上方,且邻接于第二钝化层内侧,呈环状凸台。
在本发明的一些实施中,第一钝化层材料和第二钝化层相同,包括:SiO2、SiNx;第一电极材料和第二电极相同,包括:Ti、Pt、Au、Cu、Ni。
基于上述,本发明实施例的甚长波超晶格势垒红外探测器,采用同种超晶格结构同时作为吸收层和势垒层,可以在最大程度上减少晶格失配问题,降低势垒层与吸收层之间的价带偏移,从而降低GR暗电流噪声,提高探测器件的准确性和灵敏度。同时,超晶格结构可以通过能带工程来控制调节带隙的大小、吸收系数的高低,调整M型超晶格结构中的InAs层的厚度,在保证VBO尽可能小的情况下,来实现吸收层截止波长的变化,进而可以设计从12 mm到20 mm的甚长波探测器,进一步丰富了应用场景。

图1示意性示出了根据本发明实施例的甚长波超晶格势垒红外探测器剖视图。
请参照图1,本实施例的甚长波超晶格势垒红外探测器,包括:由下至上依次叠置的衬底1、缓冲层2、底部接触层3、吸收层4、势垒层5、顶部接触层6和盖层7;其中,底部接触层3、吸收层4、势垒层5、顶部接触层6均采用三五族锑化物半导体组成,为InAs/GaSb/AlSb/GaSb构成的M型超晶格,并且通过分子束外延的方式生长得到;势垒层5材料中的InAs层周期厚度比吸收层4小,借此得到较高的导带真空能级和基本相同的价带真空能级。引入缓冲层2是为了减小材料生长时的晶格失配问题。在实际应用中,晶格失配将不同程度地影响晶体的外延生长,在外延层中产生大量缺陷,影响载流子的输运以及器件的性能和寿命。
在本实施例中,底部接触层3、吸收层4、顶部接触层6均采用相同层数周期的InAs/GaSb/AlSb/GaSb体系的超晶格结构,也是为了最大程度上减少晶格失配,同时,超晶格结构可以通过能带工程来控制调节带隙的大小、吸收系数的高低,来得到更符合需求的结构。相同层数周期的InAs/GaSb/AlSb/GaSb体系的超晶格结构中的单层(monolayer,ML)厚度为InAs、GaSb或AlSb所对应的一个晶格常数的厚度。举例来说,底部接触层3、吸收层4、顶部接触层6可以采用InAs/GaSb/AlSb/GaSb层数周期为15/4/1/4 MLs超晶格结构,即InAs在此结构中的ML层数是15。ML是层数单位,一个ML表示一个晶格常数的厚度,InAs、GaSb、AlSb的晶格常数基本相等,约等于0.61 nm。
根据超晶格能带工程理论,通过调节超晶格周期中不同组分的厚度等参数可以调控超晶格的带隙和导带、价带真空能级位置。上述超晶格结构中的各区域,通过能带工程,使用八带微扰模型理论、Luttinger-Kohn模型和Bir-Pikus模型理论,计算调控吸收层4和势垒层5的超晶格结构设计,使得势垒层5的导带真空能级高于吸收层4的导带真空能级,约为0.1~0.2 eV,势垒层5的价带真空能级与吸收层4的价带真空能级之差(VBO)控制在0.01eV以内,势垒层5的导带真空能级与吸收层4的导带真空能级之差(conduction bandoffset,CBO)为0.2 eV及以上,从而实现阻挡多数电子的作用。
请继续参照图1,在本实施例中,吸收层4的超晶格材料的截止波长对应甚长波红外波段,厚度为1~5 mm,势垒层5的超晶格材料的截止波长对应中长波红外波段,厚度在1mm以内,底部接触层3、顶部接触层6厚度在1 mm以内。
在本实施中,底部接触层3与盖层7为N型重掺杂,掺杂浓度为1×1017~1×1018 cm-3,目的是便于与金属电极的接触成为欧姆接触,欧姆接触对半导体器件非常重要,形成良好的欧姆接触有利于电流的输入和输出。
吸收层4为N型弱掺杂,掺杂浓度在5×1015~5×1016 cm-3之间;势垒层5为P型弱掺杂,掺杂浓度为1×1015~1×1016 cm-3;衬底1与缓冲层2均为N型Te掺杂的GaSb(100)材料,掺杂浓度为1×1017~1×1018 cm-3。
请继续参照图1,本实施例的甚长波超晶格势垒红外探测器还包括:第一钝化层8a,设置在底部接触层3上方的最外围,呈环状凸台;第二钝化层8b,设置在底部接触层3上方,且包裹于吸收层4、势垒层5、顶部接触层6和部分盖层7的最外围;第一电极9a,设置在底部接触层3上方,且邻接于第一钝化层8a与第二钝化层8b之间;以及第二电极9b,设置在盖层7上方,且邻接于第二钝化层8b内侧,呈环状凸台。
在本实施中,第一钝化层8a材料和第二钝化层8b相同,包括:SiO2、SiNx,其作用是保护侧壁以及防止器件表面氧化,减小表面漏电流。第一电极9a材料和第二电极9b相同,包括但不限于Ti、Pt、Au、Cu、Ni,其作用是分别与底部接触层3、盖层7形成欧姆接触。
请继续参照图1,本实施例提供的甚长波超晶格势垒红外探测器,其制备方法如下:
首先,通过分子束外延的方式生长得到各层结构:在Te掺杂的GaSb(100)衬底1上依次生长N型重掺GaSb的缓冲层2,N型重掺杂的InAs/GaSb/AlSb/GaSb超晶格材料的底部接触层3,N型弱掺杂的 InAs/GaSb/AlSb/GaSb超晶格材料的吸收层4,P型弱掺杂的InAs/GaSb/AlSb/GaSb超晶格材料的势垒层5,N型掺杂的InAs/GaSb/AlSb/GaSb超晶格材料的顶部接触层6,N型重掺杂的InAs的盖层7。Te掺杂的GaSb(100)衬底1可以通过提拉法、布里奇曼法、垂直梯度凝固法以及移动加热器法来制备。
其次,在生长完成后的材料样品上进行刻蚀工艺:通过光刻、曝光、显影等工艺,将刻蚀的图形转移到样品上,然后刻蚀盖层7、顶部接触层6、势垒层5和吸收层4的厚度,一直刻蚀到底部接触层3。
然后,刻蚀后制备欧姆接触电极:清洗掉光刻胶,再通过光刻、曝光、显影等工艺,将第一电极9a和第二电极9b的图形转移样品上,蒸镀电极材料,包括但不限于Ti、Pt、Au、Cu、Ni等。
最后,制备电极后进行钝化工艺:清洗掉光刻胶,再通过光刻、曝光、显影等工艺,将钝化层的图形转移到样品上,在台面结构上生长200-500 nm厚的第一钝化层8a和第二钝化层8b材料,包含SiO2或者SiNx。
图2是两种不同周期层数的M型超晶格作为吸收层的甚长波超晶格势垒红外探测器在0 V偏压下的能带图。
请参照图2,在本实施例中,横坐标分别表示不同M型超晶格层所对应的位置,从低到高分别为底部接触层3、吸收层4、势垒层5、顶部接触层6;纵坐标为导带CB、价带VB、电子费米能级FC、空穴费米能级FV曲线的能量数值。图2左侧的(a)部分是InAs/GaSb/AlSb/GaSb周期层数为15/4/1/4 MLs时的能带结构曲线图,图2右侧的(b)部分是InAs/GaSb/AlSb/GaSb周期层数为16/4/1/4 MLs时的能带结构曲线图。
图3是作为势垒层的M型超晶格在0 V偏压下的子带色散图。
请参照图3,在本实施例中,InAs/GaSb/AlSb/GaSb周期层数为5/4/1/4 MLs。图中上半部分曲线是导带,下半部分是价带,带隙Eg是导带底部到价带顶部的距离,k为波数。在当前结构下,带隙Eg为0.295 eV。
图4是四种不同周期层数的M型超晶格在0 V偏压下的子带色散图。
请参照图4,在本实施例中,(a)、(b)、(c)、(d)所示的InAs/GaSb/AlSb/GaSb周期层数分别为14/4/1/4、15/4/1/4、16/4/1/4、17/4/1/4 MLs,k为波数。四种不同周期层数结构的带隙Eg依次为0.0845 eV、0.0751 eV、0.0669 eV、0.0597 eV。可见,InAs/GaSb/AlSb/GaSb周期结构中不同的InAs层厚度产生了不同的带隙Eg,在实际应用中,可以根据目标带隙值调整InAs层的厚度。
图5是四种不同周期层数的M型超晶格的吸收系数曲线图。
请参照图5,在本实施例中,所示(a)、(b)、(c)、(d)的InAs/GaSb/AlSb/GaSb周期层数分别为14/4/1/4、15/4/1/4、16/4/1/4、17/4/1/4 MLs,可以看到,四种不同周期层数结构的截止波长分别为15 μm、17 μm、19 μm、21 μm。带隙Eg与截止波长λ的对应关系为Eg = 1.24/ λ(eV),图5与图4的结果能够相互对应。
图6是截止波长为19 μm时的甚长波超晶格势垒红外探测器中的GR暗电流曲线图。
请参照图6,在本实施例中,吸收层4的InAs/GaSb/AlSb/GaSb周期层数为16/4/1/4MLs,截止波长为19 μm。可以看到,甚长波超晶格势垒红外探测器的GR暗电流密度在反偏下小于1×10-3 A/cm2,大大减小了GR暗电流对整体暗电流的贡献。

Claims (7)
1.一种甚长波超晶格势垒红外探测器,其特征在于,包括:
由下至上依次叠置的衬底(1)、缓冲层(2)、底部接触层(3)、吸收层(4)、势垒层(5)、顶部接触层(6)和盖层(7);其中,
所述底部接触层(3)、所述吸收层(4)、所述势垒层(5)、所述顶部接触层(6)均为InAs/GaSb/AlSb/GaSb构成的M型超晶格,且通过分子束外延的方式生长得到;
所述势垒层(5)材料中的InAs层周期厚度比所述吸收层(4)小;
所述吸收层(4)超晶格材料的截止波长对应甚长波红外波段,厚度为1~5 mm,所述吸收层(4)为N型弱掺杂,掺杂浓度为5×1015~5×1016 cm-3;
所述势垒层(5)的超晶格材料的截止波长对应中长波红外波段,厚度在1 mm以内,所述势垒层(5)为P型弱掺杂,掺杂浓度为1×1015~1×1016 cm-3。
2.根据权利要求1所述的甚长波超晶格势垒红外探测器,其特征在于,所述底部接触层(3)、所述吸收层(4)、所述顶部接触层(6)均采用相同层数周期的InAs/GaSb/AlSb/GaSb体系的超晶格结构,且单层厚度为InAs、GaSb或AlSb所对应的一个晶格常数的厚度。
3.根据权利要求2所述的甚长波超晶格势垒红外探测器,其特征在于,所述底部接触层(3)、所述顶部接触层(6)厚度在1 mm以内。
4.根据权利要求1所述的甚长波超晶格势垒红外探测器,其特征在于,所述底部接触层(3)与所述盖层(7)为N型重掺杂,掺杂浓度为1×1017~1×1018 cm-3。
5.根据权利要求1所述的甚长波超晶格势垒红外探测器,其特征在于,所述衬底(1)与所述缓冲层(2)均为N型Te掺杂的GaSb(100)材料,掺杂浓度为1×1017~1×1018 cm-3。
6.根据权利要求1所述的甚长波超晶格势垒红外探测器,其特征在于,还包括:
第一钝化层(8a),设置在所述底部接触层(3)上方的最外围,呈环状凸台;
第二钝化层(8b),设置在所述底部接触层(3)上方,且包裹于所述吸收层(4)、所述势垒层(5)、所述顶部接触层(6)和部分所述盖层(7)的最外围;
第一电极(9a),设置在所述底部接触层(3)上方,且邻接于所述第一钝化层(8a)与所述第二钝化层(8b)之间;以及
第二电极(9b),设置在所述盖层(7)上方,且邻接于所述第二钝化层(8b)内侧,呈环状凸台。
7.根据权利要求6所述的甚长波超晶格势垒红外探测器,其特征在于,所述第一钝化层(8a)材料和所述第二钝化层(8b)相同,包括:SiO2、SiNx;
所述第一电极(9a)材料和所述第二电极(9b)相同,包括:Ti、Pt、Au、Cu、Ni。
