Abstract
本申请提供一种半导体结构及其制备方法。该半导体结构包括沿垂直方向设置在衬底上的N型半导体层;所述N型半导体层上沿水平方向形成有至少一个多量子阱结构,在每个所述多量子阱结构的上方、以及至少部分侧面形成有P型半导体层;每一所述多量子阱结构包括沿垂直方向依次层叠的多个半导体层,以及形成于相邻的两个所述半导体层之间的多量子阱单元;所述P型半导体层沿垂直方向与所述多量子阱结构的每一所述半导体层均接触。该制备方法用于制备该半导体结构。本申请能够实现P型半导体层所提供载流子的注入方式为侧向注入载流子到设计的每个多量子阱结构的有源区(发光区)中,从而最终形成具有多发光波长的GaN基LED结构材料。
