growing an oxide layer on the upper surface of the main barrier layer, and growing a dielectric layer on the upper surface of the oxide layer;
forming a grid electrode on the dielectric layer, and covering the grid electrode with a material which is the same as that of the dielectric layer;
and growing a passivation layer on the upper surface of the dielectric layer, and etching the dielectric layer and two sides of the passivation layer to expose at least one part of the upper surfaces of the source electrode and the drain electrode.
2. The method for preparing a HEMT device based on double heterojunction and composite passivation layer according to claim 1, wherein the material of said oxide layer comprises HfO2、HfxAl1-xO、HfxSi1-xO、HfxZr1-xO、La2O3Or ZrO2The thickness of the oxide layer is 20 nm-30 nm.
