具体实施方式
本发明总体上涉及一种用于电子装置的热界面,更具体地,涉及一种热界面,其具有用于将热量导离电子装置封装的碳纤维。图1A-1B示出了包括根据本发明的热界面70的电子装置封装10。电子装置封装10可以是集成电路,包括通孔插入式封装(through-holepackage);表面贴装;芯片载体;针脚栅格阵列;扁平封装;小引出线封装;芯片尺寸封装;球栅阵列(BGA);倒装芯片BGA;倒装芯片耐热增强BGA;晶体管、二极管和小针脚数封装;或者多芯片封装。如图所示,电子装置封装10是倒装芯片耐热增强BGA。电子装置封装10可以用在车辆系统中,比如高级驾驶员辅助摄像机。
该电子装置封装包括基板12,基板12具有第一侧14和与第一侧相对的第二侧16。第一和第二侧14、16总体彼此平行延伸。基板12是矩形的并且可以由多层陶瓷材料构成。
晶片40通过针脚或焊料50固定到基板12的第一侧14。下填料52覆盖晶片40的下侧和焊料50。下填料52可以是施加到晶片40与基板12的第一侧14之间的界面上的处于熔融状态且允许固化的聚合物或液体。
焊料20连接到基板12的第二侧16。焊料20可以是诸如BGA之类的阵列,用于将电子装置封装10固定到另一基板或印刷电路板(未示出)。
外壳或盖60可以盖住晶片40并且具有与基板12基本相同的覆盖区。因此,盖60可以是矩形的。盖60由导热材料(比如铜)构成,并且包括平面底部62。成角度部分66自底部62向外延伸到端部部分68。端部部分68自成角度部分66延伸并且与底部62平行。底部62邻接晶片40的第一侧42。替代性地,热学油脂(未示出)提供在底部62与第一侧42之间的界面。将会意识到的是,在一些电子装置封装10中省去了盖60,比如在标准BGA(未示出)中。

进一步参见图2,热界面70包括底部或衬垫80,衬垫80具有第一侧82和与第一侧相对的第二侧84。第一和第二侧82、84彼此大体平行延伸。粘结剂将衬垫80的第一侧82固定到目标物体110的表面112。纤维90自衬垫80的第二侧84延伸。纤维90可以电植(electroflock)到衬垫80的第二侧84上。纤维90覆盖整个盖60并且由导热材料(比如碳纤维或者热解石墨)构成。
每个纤维90具有足以从衬垫80的第二侧84延伸到盖60的在图1B中总体由“L”表示的长度。因为盖60的成角度部分68将端部部分68定位在与底部62不同的平面内,所以纤维90的长度L不同。更具体地,在第二侧84与端部部分68之间延伸的纤维90具有足以接合端部部分(见图2)的相同的第一长度L1。在第二侧84与底部62之间延伸的纤维90具有足以接合底部的相同的更短的长度L2。在第二侧84与成角度部分66之间延伸的纤维90具有在从端部部分68延伸到底部62的方向上减小的并且足以接合成角度部分的变化的第三长度L3。由于这种配置,纤维90具有阶梯的或者变化的长度结构。
纤维90是导热的(约13到30W/(m*k)的热传导率)和轻重量的(约0.85到2.13g/cm3的比重)。纤维90经由厚度和材料特性配置成是弹性的且耐受重复弯曲。虽然示出了相对少的纤维90,但是将会意识到的是,衬垫80上纤维的密度可以配置成满足热界面70所需的热传导率值。
按电子装置封装的说法,从集成电路接头到外壳的结合热阻称作Theta-JC。在这种情况下,Theta-JC与从电子装置封装10到目标物体110的结合热阻相关联。Theta-JC通过将在盖60与热界面70之间界面的热阻、热界面本身的热阻和在热界面与目标物体之间界面的热阻加起来进行量化。这些热阻是串联布置的,因此结合热阻是累积的。这些值用℃/W表达,并且希望将Theta-JC最小化,以使从电子装置封装10移除的热量最大化。
这就是说,将纤维90配置成适应电子装置封装10(具有或没有盖60)的阶梯轮廓提供了遍及整个电子装置封装的热界面70,从而使热界面将热量引向目标物体110的能力最大化。为此,纤维90的热传导率降低了热界面70的热阻,从而降低Theta-JC。
纤维90由于它们相对更软或更柔性的结构相对于已有的热界面具有优势。正如指出的,已有的热界面可能相对硬和刚度大,其在电子装置封装上施加过度的应力。本发明的更软、更具弹性的纤维90更容易适应电子装置封装10的轮廓,从而在电子装置封装上施加更少的应力。
在图3中示出的另一个实施例中,热界面70a包括衬垫80a和设置在电子装置封装10与衬垫80a之间的第二衬垫140。除了自衬垫80a延伸的纤维90与自衬垫80延伸的纤维不同之外,衬垫80a与衬垫80相同。
第二衬垫140是平面的且具有第一侧142和与第一侧相对的第二侧144。第一和第二侧142、144总体彼此平行延伸。纤维150自第二衬垫140的第二侧144延伸。
粘结剂将衬垫80a的第一侧82固定到目标物体110的表面112。粘结剂将第二衬垫140的第一侧142固定到底部62的外表面。结果是,纤维90、150朝向彼此延伸。衬垫80a上的纤维90具有相同的第四长度L4。第二衬垫140上的纤维150也具有相同的第四长度L4。第四长度L4的尺寸设置成使得纤维90接合相对的第二衬垫140,纤维150接合相对的衬垫80a。替代性地,纤维90、150在各自相对的衬垫80a、140(未示出)之前终止。因为第二衬垫140是平面的,并且邻接盖60的底部62,所以在第二衬垫与盖60的部分66、68之间形成空隙160。

第一散热材料170b在第二散热材料180与端部部分68之间延伸的部分具有恒定的厚度t1。第一散热材料170b在表面112与成角度部分66之间延伸的部分具有变化的厚度t2,该厚度在从端部部分68到底部62延伸的方向上减小。第二散热材料170b具有恒定的厚度t6。这两个散热材料170b、180分别具有超出盖60的端部部分68向外延伸的部分172和182。

Claims (20)
1.一种用于定位在电子装置封装与目标物体之间的热界面,其包括:
衬垫,所述衬垫具有第一侧和第二侧,所述第一侧面向所述电子装置封装和所述目标物体中的一个,以及
碳纤维,所述碳纤维具有从所述第二侧朝向所述电子装置封装和所述目标物体中的另一个延伸的变化的长度。
2.根据权利要求1所述的热界面,其中,所述纤维沿着所述电子装置封装的第一部分具有一致的第一长度,并且沿着所述电子装置封装的第二部分具有一致的第二长度,第二长度不同于第一长度。
3.根据权利要求2所述的热界面,其中,所述纤维沿着所述电子装置封装的第三部分具有不同于第一长度和第二长度的变化的第三长度。
4.根据权利要求1所述的热界面,还包括第二衬垫,所述第二衬垫位于所述第一衬垫与所述电子装置封装之间并且包括朝向所述衬垫延伸的并且与所述衬垫上的纤维缠绕的碳纤维。
5.根据权利要求4所述的热界面,其中,所述第二衬垫上的纤维具有变化的长度。
6.根据权利要求1所述的热界面,还包括第二衬垫,所述第二衬垫位于所述衬垫与所述目标物体之间并且包括碳纤维,所述衬垫上的纤维和所述第二衬垫上的纤维在相反的方向上背离彼此延伸。
7.根据权利要求6所述的热界面,其中,每个衬垫的一部分延伸到所述电子装置封装外部使得每个衬垫具有比所述电子装置封装更大的覆盖区。
8.根据权利要求1所述的热界面,其中,所述衬垫是平面的且所述第一侧固定到所述目标物体,所述纤维朝向所述电子装置封装延伸。
9.根据权利要求1所述的热界面,其中,所述衬垫是非平面的且所述第一侧固定到所述电子装置封装,所述纤维朝向所述目标物体延伸。
10.根据权利要求1所述的热界面,其中,所述碳纤维具有约13到30 W/m*k的热传导率。
11.一种用于定位在电子装置封装与目标物体之间的热界面,其包括:
第一衬垫,该第一衬垫具有用于固定到所述目标物体第一侧、第二侧、以及从所述第二侧朝向所述电子装置封装延伸的碳纤维;以及
第二衬垫,该第二衬垫具有用于固定到所述电子装置封装的第一侧、第二侧、以及从所述第二侧朝向所述第一衬垫延伸以便与在所述第一衬垫上的纤维散布的碳纤维。
12.根据权利要求11所述的热界面,其中,所述第一衬垫和所述第二衬垫是平面的。
13.根据权利要求11所述的热界面,其中,所述第一衬垫上的纤维具有与所述第二衬垫上的纤维相同的长度。
14.根据权利要求11所述的热界面,其中,在所述电子装置封装的一部分与所述第二衬垫之间设有空置的间隙。
15.根据权利要求11所述的热界面,还包括设置在所述电子装置封装的一部分与所述第二衬垫之间的间隙中的散热材料。
16.根据权利要求11所述的热界面,其中,所述碳纤维具有约13到30 W/m*k的热传导率。
17.一种用于定位在电子装置封装与目标物体之间的热界面,其包括:
至少一种散热材料,所述至少一种散热材料接合所述目标物体和所述电子装置封装并且包括延伸到所述电子装置封装外部的部分,使得所述至少一种散热材料具有比所述电子装置封装更大的覆盖区。
18.根据权利要求17所述的热界面,其中,所述至少一种散热材料包括具有一致厚度的第一散热材料和具有变化厚度的第二散热材料。
19.根据权利要求18所述的热界面,其中,所述第一散热材料位于所述目标物体与所述第二散热材料之间。
20.根据权利要求18所述的热界面,其中,所述至少一种散热材料包括单独一种散热材料,该散热材料具有变化的厚度并且接合所述目标物体和所述电子装置封装。
