技术领域
本发明涉及半导体技术以及通信技术领域,具体涉及一种制备同质集成光通信芯片的方法。
背景技术
同质集成光通信芯片是集发送、传输和接收模块于一体的光通信芯片,三个模块共用相同的材料结构。发射端将调制后的激发光耦合进光波导中,接收端接收从光波导传输来的光,完成光电转换,实现芯片内信息传输。同质集成光通信芯片集发光探测于一体,可同时实现发光和探测全双工通信。同质集成光通信芯片可应用于物联网芯片、光互联存储器系统,光电处理器系统、类脑神经芯片等领域,并且由于理论上光通信的带宽大、传输速度高,可以解决传统电子芯片的传输速度和容量等瓶颈问题,具有广阔的应用前景。GaN基材料是制备同质集成光通信芯片的理想材料,直接带隙的GaN基材料有可调的禁带宽度,高击穿场强,高电子饱和速率,高热导率以及性质稳定等优点。直接带隙使其适合制备光电子器件,且随GaN基材料组分变化,其响应波段广,可以覆盖红外、可见光、紫外乃至深紫外波段范围。电子饱和速度快,以及较高的载流子迁移率,可以让器件高速地工作,本发明所制备的同质集成光通信芯片是基于GaN基材料。现阶段GaN基同质集成芯片处于萌芽阶段,已有的结构为单管LED通过波导连接单管探测器,单管LED和探测器的尺寸均在一百微米量级,已实现的最大通信带宽达到200Mbps,远低于理论上可实现通讯带宽10Gbps。显然,通信带宽非常低导致同质集成光通信芯片的应用范围极大的被限制,所以提高通信带宽是同质集成光通信芯片发展的瓶颈。
目前增大通信带宽的途径有以下几种,(1)使用高阶调制替代低阶调制(2)使用大通信带宽的LED驱动电路和探测器放大滤波电路(3)从器件材料结构进行改善从而达到提高带宽的目的。以上提高通信带宽的方法均可行,但途径(3)是光通信带宽的根本限制因素,即器件的材料与结构从根本上限制了同质集成光通讯芯片的通讯带宽。从器件结构设计角度看,LED发光器件面积越大,其结电容C随之增大,对信号的延迟作用越强,导致带宽减小。因此,提高LED调制带宽的有效途径之一为减小LED的结电容,改善LED器件的响应速率,从而达到提高LED调制带宽的目的。然而单纯的减小LED器件的面积会导致器件光功率减小等问题,也不利于器件的性能提升。因此,需求提供一种能制备带宽更宽的光通信芯片的制备方法,也光通信领域也亟需一种带宽更宽的光通信芯片。
发明内容
为了解决上述的问题,本发明提供一种制备同质集成光通信芯片的方法和同质集成光通信芯片。
本发明为解决技术问题所采用的技术方案如下:
一种制备同质集成光通信芯片的方法,包括如下步骤:
步骤一、生长GaN基材料,GaN基材料从下至上依次为衬底、本征GaN层、n型掺杂层、量子阱层和p型掺杂层;
步骤二、在GaN基材料上制备隔离沟道;
步骤三、在GaN基材料上制备LED阵列p台面、探测器p台面以及波导,LED阵列p台面的数量大于等于3个,LED阵列p台面上表面的面积大于等于25μm2小于等于45μm2;
步骤四、制备LED阵列n电极、LED阵列p电极、探测器n电极和探测器p电极,得到LED阵列和探测器,同质集成光通信芯片制备完成,所述隔离沟道位于LED阵列和探测器之间,LED阵列通过波导连接探测器。
采用一种制备同质集成光通信芯片的方法制备的同质集成光通信芯片。
本发明的有益效果是:
本发明提供了一种制备同质集成光通信芯片的方法,通过利用小面积LED阵列结构代替目前普遍应用的单管LED以提高同质集成芯片通信带宽。采用小面积LED可以减小结电容,降低响应时间,提高带宽;采用阵列结构可以解决由于减小LED面积所引起的光功率降低问题,同时可以使同质集成光通讯芯片适用于复杂的高阶通信系统,进一步增大通讯带宽。本发明中LED阵列与探测器之间通过波导连接,刻蚀隔离沟道对LED阵列和探测器进行隔离,防止LED和探测器之间形成电流通路;LED阵列、探测器与波导是同一种材料结构,所制备的同质集成光通信芯片提高同质集成光通讯芯片带宽,弥补了由于减小LED面积引起的光功率减小问题。

为了能够更清楚地理解本发明的上述目的、特征和优点,下面结合附图和具体实施方式对本发明进行进一步的详细描述。
在下面的描述中阐述了很多具体细节以便于充分理解本发明,但是,本发明还可以采用其他不同于在此描述的其他方式来实施,因此,本发明的保护范围并不受下面公开的具体实施例的限制。
一种制备同质集成光通信芯片的方法,如图1所示,包括如下步骤:
步骤一、生长GaN基材料得到GaN基材料外延结构,GaN基材料外延结构从下至上依次为衬底1、本征GaN层2、n型掺杂层3、量子阱层4和p型掺杂层5,如图2。衬底1采用C面蓝宝石衬底,利用MOCVD(金属有机化学气相沉积)技术在C面蓝宝石衬底上外延本征GaN层2,在本征GaN层2上依次外延n-GaN层即n型掺杂层3,量子阱层4,p-GaN层即p型掺杂层5,完成LED阵列同质集成光通信芯片材料制备。在p型层和n型层之间生长多个周期量子阱结构能够提高器件发光性能。
步骤二、在生长GaN基材料上通过PECVD(等离子体增强化学的气相沉积法)生长SiO2掩模。利用光刻技术,在GaN基材料上制备隔离沟道光刻胶掩模图形,即以光刻胶作为掩模在SiO2掩模上光刻隔离沟道6的图形,刻蚀掉p型掺杂层5、量子阱层4、n型掺杂层3和本征GaN层2,得到隔离沟道6。具体为:采用RIE(反应离子刻蚀)刻蚀去除掉隔离沟道6光刻胶掩模图形对应的SiO2,采用丙酮去掉光刻胶,采用ICP(电感耦合等离子体)刻蚀去除隔离沟道6光刻胶掩模图形对应处的GaN基材料且刻至衬底1处,即ICP刻蚀直至露出衬底1,得到隔离沟道6。
步骤三、制备LED阵列p台面7、探测器p台面8以及波导9。LED阵列p台面7大于等于3个,LED阵列p台面7上表面的面积范围为:大于等于25μm2小于等于45μm2。利用光刻技术,在GaN基材料上制备LED阵列p台面光刻胶掩模图形、探测器p台面光刻胶掩模图形以及波导9光刻胶掩模图形,在SiO2掩模上光刻LED阵列p台面光刻胶掩模图形、探测器p台面光刻胶掩模图形以及波导光刻胶掩模图形,如图1中的“光刻p台面和波导光刻胶掩模图形”,光刻工艺根据掩模版图形决定使用正胶或负胶。利用RIE刻蚀即采用RIE刻蚀掉除LED阵列p台面7、探测器p台面8和波导9以外部分的SiO2掩模,露出LED阵列p台面7、探测器p台面8和波导9,采用丙酮去掉LED阵列p台面7、探测器14的p台面和波导9上剩余的光刻胶,利用ICP刻蚀无SiO2覆盖的GaN基材料,刻蚀至n-GaN层,使用HF洗掉剩余的SiO2,也就是刻蚀掉量子阱层4和p型掺杂层5,HF去掉LED阵列p台面7、探测器p台面8和波导9上的SiO2,得到LED阵列p台面7、探测器p台面8和波导9,对应如图1中的“刻蚀得到p台面和波导9”,“p台面”指LED阵列p台面7、探测器p台面8。
步骤四、制备LED阵列n电极10、LED阵列p电极11、探测器n电极12和探测器p电极,得到LED阵列和探测器14,此时同质集成光通信芯片制备完成。LED阵列包含不少于三个LED单管。具体为:光刻n电极图形,对应图1的“光刻n电极”,利用光刻技术,在GaN基材料上制备LED阵列n电极10和探测器n电极12的光刻胶掩模图形;采用电子束蒸发方法或热蒸发法蒸电极(Ti/Al)即蒸n电极,采用Lift Off技术溶解光刻胶。光刻出p电极图形,对应图1的“光刻p电极”,利用光刻技术,在GaN基材料上制备LED阵列p电极11和探测器p电极的光刻胶掩模图形;采用电子束蒸发法或热蒸发法在LED阵列P台面7上和探测器p台面8上均蒸镀Ni/Au即蒸p电极,采用Lift Off技术溶解光刻胶。电极退火,得到LED阵列n电极10、探测器n电极12、LED阵列p电极11和探测器p电极,即得到LED阵列和探测器14,完成同质集成光通信芯片的制备。隔离沟道6位于LED阵列和探测器14之间,LED阵列和探测器14仅通过波导9连通。
上述的利用Lift Off技术溶解光刻胶,采用丙酮作为溶解溶液,使光刻胶与光刻胶上面覆盖的掩模材料脱落。其中制备n/p电极的方法为电子束蒸发法或热蒸发法蒸电极,n电极和p电极材料均为Ni/Au、Ni/Pt、Ti/Al或Ti/Al/Ni/Au等能够与GaN基材料形成欧姆型接触的金属,LED阵列n电极10、LED阵列p电极11、探测器n电极12和探测器p电极的厚度均为10nm~300nm。上述电极退火利用快速退火炉对蒸电极退火,在氮气氛围下对欧姆接触电极(n电极和p电极)退火,退火温度及时间由电极金属种类决定。
其中,每个LED p台面为长方体即LED阵列p台面7为长方体形,横截面为方形即上表面为方形,或者单个LED p台面为圆柱体形即横截面为圆形即上表面为圆形,本领域中LED p台面通常采用横截面为圆形或方形,其他情况在此不进行穷举。本实施方式中,单个LED p台面上表面面积为30μm2,横截面为正方形。由于p台面尺寸小,因此称LED阵列称为小面积LED阵列。小面积LED阵列包含不少于三个LED单管,具体LED数目由通信所需的光功率决定。探测器14为单管探测器14,尺寸为110μm×110μm,探测器14的具体尺寸可根据LED阵列的大小做相应调整。单个LED与探测器14之间连接的波导9可以为多根,波导9的宽度应不小于6μm。
采用一种制备同质集成光通信芯片的方法所制备的同质集成光通信芯片如图3和图4所示,图4中“LED1”、“LED2”~“LEDn”指多个LED构成的LED阵列,“波导91”~“波导9k”指每个LED通过“波导91”~“波导9k”连接探测器14。
本发明的一种制备同质集成光通信芯片的方法为以小面积LED阵列替代大面积LED单管实现提高通信带宽的方法,通过利用小面积LED阵列结构代替目前普遍应用的单管LED以提高同质集成芯片通信带宽。采用小面积LED可以减小结电容,降低响应时间,提高带宽;采用阵列结构可以解决由于减小LED面积所引起的光功率降低问题,同时可以使同质集成光通讯芯片适用于复杂的高阶通信系统,进一步增大通讯带宽。本发明中LED阵列与探测器14之间通过波导9连接,刻蚀隔离沟道6对LED阵列和探测器14进行隔离,防止LED和探测器14之间形成电流通路;LED阵列、探测器14与波导9是同一种材料结构;LED阵列用于发送信号,将电流信号转化为光信号,LED阵列中LED的数量需保证输出光功率满足通信需求;波导9用于传输LED阵列发出的光;探测器14用于将接收的光信号转换为电信号。所制备的同质集成光通信芯片提高同质集成光通讯芯片带宽,弥补了由于减小LED面积引起的光功率减小问题。同时,LED阵列还可采用副载波复用和高阶调制相结合的信号调制方式,更大程度上提高通信带宽。
Claims (10)
1.一种制备同质集成光通信芯片的方法,其特征在于,包括如下步骤:
步骤一、生长GaN基材料,GaN基材料从下至上依次为衬底(1)、本征GaN层(2)、n型掺杂层(3)、量子阱层(4)和p型掺杂层(5);
步骤二、在GaN基材料上制备隔离沟道(6);
步骤三、在GaN基材料上制备LED阵列p台面(7)、探测器p台面(8)以及波导(9),LED阵列p台面(7)的数量大于等于3个,LED阵列p台面(7)上表面的面积大于等于25μm2小于等于40μm2;
步骤四、制备LED阵列n电极(10)、LED阵列p电极(11)、探测器n电极(12)和探测器p电极(13),得到LED阵列和探测器(14),同质集成光通信芯片制备完成,所述隔离沟道(6)位于LED阵列和探测器(14)之间,LED阵列通过波导(9)连接探测器(14)。
2.如权利要求1所述的一种制备同质集成光通信芯片的方法,其特征在于,所述LED阵列p台面(7)为长方体形,其上表面为正方形且正方形面积为30μm2,所述LED阵列的数量由通信所需的光功率决定。
3.如权利要求1所述的一种制备同质集成光通信芯片的方法,其特征在于,所述单个LED与探测器(14)之间连接的波导(9)为多根,波导(9)的宽度大于等于6μm。
4.如权利要求1所述的一种制备同质集成光通信芯片的方法,其特征在于,所述步骤二具体过程为:在生长GaN基材料上生长SiO2掩模,利用光刻技术,在SiO2掩模上制备隔离沟道光刻胶掩模图形,刻蚀掉本征GaN层(2)、n型掺杂层(3)、量子阱层(4)和p型掺杂层(5),得到隔离沟道(6)。
5.如权利要求4所述的一种制备同质集成光通信芯片的方法,其特征在于,通过PECVD生长所述SiO2掩模,所述刻蚀过程具体为:采用RIE刻蚀隔离沟道光刻胶掩模图形对应的SiO2,丙酮去掉光刻胶,采用ICP刻蚀去除隔离沟道光刻胶掩模图形对应处的p型掺杂层(5)、量子阱层(4)、n型掺杂层(3)和本征GaN层(2)。
6.如权利要求4所述的一种制备同质集成光通信芯片的方法,其特征在于,所述步骤三具体过程为:在SiO2掩模上光刻LED阵列p台面光刻胶掩模图形、探测器p台面光刻胶掩模图形以及波导光刻胶掩模图形,采用RIE刻蚀掉除LED阵列p台面(7)、探测器p台面(8)和波导(9)以外部分的SiO2掩模,去掉LED阵列p台面(7)、探测器(14)的p台面和波导(9)上的光刻胶,采用ICP将无SiO2覆盖部分刻蚀至n-GaN层,去掉LED阵列p台面(7)、探测器p台面(8)和波导(9)上的SiO2,得到LED阵列p台面(7)、探测器p台面(8)和波导(9)。
7.如权利要求1所述的一种制备同质集成光通信芯片的方法,其特征在于,所述步骤四具体过程为:利用光刻技术,在GaN基材料上制备LED阵列n电极(10)和探测器n电极(12)的光刻胶掩模图形,采用电子束蒸发法或热蒸发法蒸电极,采用Lift Off技术溶解光刻胶;利用光刻技术,在GaN基材料上制备LED阵列p电极(11)和探测器p电极(13)的光刻胶掩模图形,采用电子束蒸发方法或热蒸发法蒸电极,采用Lift Off技术溶解光刻胶;电极退火,LED阵列n电极(10)、探测器n电极(12)、LED阵列p电极(11)和探测器p电极(13)制备完成,得到LED阵列和探测器(14)。
8.如权利要求7所述的一种制备同质集成光通信芯片的方法,其特征在于,所述电极退火的具体过程为:利用快速退火炉,在氮气氛围下对所蒸电极退火。
9.如权利要求7所述的一种制备同质集成光通信芯片的方法,其特征在于,制备所述LED阵列n电极(10)、LED阵列p电极(11)、探测器n电极(12)和探测器p电极(13)的电极材料为Ni/Au、Ni/Pt、Ti/Al或者Ti/Al/Ni/Au,LED阵列n电极(10)、LED阵列p电极(11)、探测器n电极(12)和探测器p电极(13)的厚度均为10~300nm。
10.采用如权利要求7所述的一种制备同质集成光通信芯片的方法制备的同质集成光通信芯片。
