Abstract
本发明提供了一种量子点探测器、量子点探测器阵列的结构和制备方法。该量子点探测器包括依次设置的基板、缓冲层、量子点薄膜层、功能层、第一电极以及第二电极,第一电极和第二电极分别设置于功能层两侧,且设置于量子点薄膜层远离功能层的表面上,功能层的材料为铁电材料或多铁材料。本发明中功能层的引入可以有效提高量子点薄膜层内的“光生电子‑空穴对”的分离效率和降低载流子复合率,从而提高了探测器的灵敏度。此外,本发明设计的量子点探测器阵列可增加受光面积,可同时探测紫外、可见光和红外光,有效提升了探测器的探测能力。

技术领域
本发明涉及探测器领域,尤其涉及一种量子点探测器、量子点探测器阵列的结构和制备方法。
背景技术
光伏型光电探测器是光电转化领域除太阳能电池外最重要的一类应用之一。其基本工作原理是器件光敏感区接收到外界光信号后,通过光电探测器的工作层将光子转化为电子,电子经由两个电极传输到外部电路,起到光电感测的作用。传统的光电探测器的光敏层(或吸光层)材料是无机半导体材料,如N型半导体或异质PN结等,以及硅基的、金属氧化物的或半导体纳米晶体材料(如量子点等)。其中具有量子限域效应的半导体纳米晶体,即量子点,作为光敏层(或吸光层)材料更是近些年的科研热点,主要是因为量子点材料具有优良的光学性能和低成本的溶液制备法。探测器的光敏层(或吸光层)材料吸收一定能量的入射光线(光子能量大于等于禁带宽度)后,电子从半导体的价带激发到导带上,此时在价带上产生一个空穴,在库仑力的作用下,使得“电子和空穴”在空间上被束缚在一起,所形成的“电子空穴对”复合体称为“激子”,自由的激子可以在半导体材料内自由移动。宏观上来讲,半导体材料内部的自由“电子和空穴”能够在因载流子扩散产生的内建电场的作用下发生漂移和分离,电子的快速转移使得该类探测器具有更快的响应速度和更低的驱动电压,从而可以在较低的外加偏压下就能工作。此外,可以通过调节量子点粒径的尺寸大小来调控吸收峰位置,从而选择性的探测特定的光谱范围,该类技术成熟,可控性强。
现有技术的研究方向主要是通过提升量子点材料本身的光学和电学性能来提升探测器的探测能力,因此探测器的灵敏度较低且进展缓慢。同时,由于量子点材料吸收峰的半峰宽较窄,对光的吸收波段存在一定的限制,导致了其可检测光的波长范围较为单一。
发明内容
为了克服现有技术的不足,本发明的目的在于提供一种探测器,可提高探测器的探测灵敏度。
本发明的另一个目的在于提供一种探测器阵列,可用于同时探测紫外、可见光和红外光。
根据本发明的一个方面,提供一种量子点探测器,包括依次设置的基板、缓冲层、量子点薄膜层、功能层、第一电极以及第二电极,第一电极和第二电极分别设置于功能层两侧,且设置于量子点薄膜层远离功能层的表面上,功能层的材料为铁电材料或多铁材料。
进一步地,缓冲层的材料为金属氧化物,缓冲层的厚度为20-50nm。
进一步地,量子点薄膜层为量子点吸光层,量子点薄膜层的厚度为100-200nm。
可选地,量子点薄膜层用于探测紫外及可见光,量子点薄膜层材料的禁带宽度大于等于1.6eV,优选地,量子点薄膜层的材料选自钙钛矿、ZnSe、ZnS、ZnSe/ZnS、ZnSe/ZnO、CdSe、CdTe、CdSe/CdS、InP/ZnS、InP/ZnSe/ZnS、InP/InAs中的一种或多种。
可选地,量子点薄膜层用于探测红外光,量子点薄膜层材料的禁带宽度小于1.6eV,优选地,量子点薄膜层的材料选自PbS、PbSe、PbTe、CuInS2、CuInSe2中的一种或多种。
进一步地,功能层的厚度为20-50nm,铁电材料或者多铁材料的残余铁电极化值大于等于20μC/cm2。
优选地,铁电材料或者多铁材料的禁带宽度大于量子点薄膜层材料的禁带宽度。
进一步地,第一电极和第二电极的厚度均为0.1–0.3μm。
进一步地,第一电极和第二电极的材料为贵金属或者高导电率金属。
根据本发明的另一个方面,提供一种量子点探测器阵列,包括多个量子点探测器,其中量子点探测器为上述任一量子点探测器。
进一步地,量子点探测器阵列包括至少两个分别探测紫外光和可见光的量子点探测器和至少一个可探测红外光的量子点探测器。
相比现有技术,本发明的有益效果在于:本发明通过在传统的探测器结构中引入功能层,可以提高探测器的灵敏度。主要是由于功能层的铁电材料或者多铁材料中的铁电畴会自发产生极化现象,产生宏观内建电场,从而提供“光生电子-空穴对”分离的驱动力,减少载流子复合几率,增加载流子寿命,提高了光电流大小和瞬时响应速度,最终提高了探测器的灵敏度。此外,本发明设计的量子点探测器阵列可增加受光面积,同时探测紫外、可见光和红外光的全光谱范围,有效提升了探测器的探测能力。

如图1所示,本发明提供一种量子点探测器10,包括依次设置的基板101、缓冲层102、量子点薄膜层103、功能层104、第一电极105以及第二电极106,第一电极105和第二电极106分别设置于功能层104两侧,且设置于量子点薄膜层103远离功能层104的表面上,功能层104的材料为铁电材料或多铁材料。铁电材料或者多铁材料中的铁电畴会自发产生极化现象,产生宏观内建电场,从而提供“光生电子-空穴对”分离的驱动力,减少载流子复合几率,增加载流子寿命,提高了光电流大小和瞬时响应速度,最终提高了探测器的灵敏度。
在一些实施例中,上述基板101可以是但不局限于玻璃基板、高分子基板、陶瓷基板等不导电的基板。
在一些实施例中,上述缓冲层102的材料为金属氧化物,缓冲层102的厚度为20-50nm。
值得一提的是,在基板101和量子点薄膜层103之间设置缓冲层102是为了量子点薄膜层可以更好地沉积成膜层,缓冲层102的材料应与量子点薄膜层的材料可以形成良好的界面配合,因此根据材料本身的特性,本发明选择金属氧化物作为缓冲层102的材料,有利于膜层的制备。
在一些优选实施例中,上述金属氧化物可以是但不局限于TiO2、ZnO等。
在一些实施例中,量子点薄膜层103为量子点吸光层,量子点薄膜层103的厚度为100-200nm。
在一些实施例中,量子点薄膜层103用于探测紫外及可见光,量子点薄膜层103的材料选自钙钛矿或禁带宽度大于等于1.6eV的无机半导体量子点材料中的一种或多种。
在一些优选实施例中,上述钙钛矿可以是有机无机混合钙钛矿或无机钙钛矿,具体可以是但不局限于CH3NH3PbX3、CH(NH2)2PbX3、CsPbX3,其中X为卤素元素Cl、Br、I中的一种。。
在一些优选实施例中,上述可用于探测紫外及可见光的无机半导体量子点材料可以是但不局限于ZnSe、ZnS、ZnSe/ZnS、ZnSe/ZnO、CdSe、CdTe、CdSe/CdS、InP/ZnS、InP/ZnSe/ZnS、InP/InAs等。
在一些实施例中,量子点薄膜层103用于探测红外光,量子点薄膜层103的材料选自禁带宽度小于1.6eV的无机半导体胶体量子点材料中的一种或多种。
在一些优选实施例中,上述可用于探测红外光的无机半导体胶体量子点材料可以是但不局限于PbS、PbSe、PbTe、CuInS2、CuInSe2。
在一些实施例中,上述量子点薄膜层103的制备方法可以是但不局限于旋涂法、电沉积等。在一些实施例中,功能层104的厚度为20-50nm,铁电材料或者多铁材料的残余铁电极化值大于等于20μC/cm2,且禁带宽度大于量子点吸光层禁带宽度。
选择残余铁电极化值大于等于20μC/cm2的铁电材料或者多铁材料,其目的是为了让较大的极化电场能够穿过该功能层104,到达位于功能层104下面量子点薄膜层103,加强带电载流子的分离效果。
选择禁带宽度大于量子点薄膜层103禁带宽度的铁电材料或者多铁材料,其目的是为了让大部分光可以穿过该功能层104,而不影响位于功能层104下面量子点薄膜层103对光的吸收效果。
在一些优选实施例中,上述铁电材料或者多铁材料为BaTiO3、CaTiO3、PbTiO3、PbZrO3、掺杂Pb(Zr1-xTix)O3、Bi2FeCrO6、BiFeO3、RMnO3、LuFe2O4、CuFeO2、Ca3CoMnO6、Bi2FeYO6、Bi2NiMnO6、Bi2NiReO6中的一种或多种,其中R为稀土元素,Y元素为Ni、Ti、Mn中的一种,x的取值范围为0≤x≤1。
在一些实施例中,功能层104的制备方法可以是但不局限于金属氧化物化学气相沉积、等离子加强化学气相沉积、蒸发相外延、分子束液相外延、原子层沉积和溅射等。
在一些实施例中,第一电极105和第二电极106的厚度均为0.1-0.3μm。
在一些实施例中,上述第一电极105和第二电极106的材料为贵金属或者高导电率金属。
在一些优选实施例中,上述贵金属材料可以是但不局限于黄金、铂金、钯金等。
在一些优选实施例中,上述高导电率金属可以是但不局限于铜、银、铝等。
在一些实施例中,上述第一电极105和第二电极106的制备方法可以是但不局限于蒸镀沉积法、溅射沉积、物理气相沉积等。
根据本发明的另一个方面,一种量子点探测器阵列,包括多个量子点探测器10,其中量子点探测器10为本发明任一实施例中所提供的量子点探测器10。
在一些实施例中,上述量子点探测器阵列包括至少一个本发明任一实施例中所提供可以探测紫外光量子点探测器10、至少一个本发明任一实施例中所提供可以探测可见光量子点探测器10和至少一个本发明任一实施例中所提供可以探测红外光量子点探测器10。因此,如图2所示,通过合理的设计和布局,本发明提供的量子点探测器阵列可以同时探测紫外、可见光和红外光,可实现探测器阵列的光电响应率大于100A/W和响应时间小于50μs,有效提升了量子点探测器的探测性能。
实施例
实施例1
(1)缓冲层制备:在玻璃基板上通过旋涂法制备厚度为35nm的TiO2缓冲层,并进行干燥处理。
(2)量子点薄膜层制备:选用CdTe/CdS核壳量子点,其核CdTe的禁带宽度为1.60eV,在TiO2缓冲层上通过旋涂法制备、干燥后得到厚度为150nm的量子点薄膜层。
(3)功能层的制备:选用BiFeO3作为功能层材料,其室温下残余铁电极化值为100μC/cm2,禁带宽度为2.70eV。用金属挡板遮挡量子点薄膜层表面两侧一定大小区域,使其余部分量子点薄膜层裸露在外,采用金属氧化物化学气相沉积法制备厚度为20nm的BiFeO3多铁功能层。
(4)电极的制备:用金属板遮挡功能层区域,露出之前被金属挡板遮挡的两个量子点薄膜层表面区域,选用Ag材料并采用蒸镀法制备厚度均为200nm第一电极和第二电极。
最终得到可用于探测可见光的探测器S 1–a。
实施例2
(1)缓冲层制备:同实施例1的步骤(1)。
(2)量子点薄膜层制备:选用ZnSe/ZnO核壳量子点,其核ZnSe的禁带宽度为2.70eV,在TiO2缓冲层上通过旋涂法制备、干燥后得到厚度为150nm的量子点薄膜层。
(3)功能层的制备:选用BaTiO3作为功能层材料,其室温下残余铁电极化值为20μC/cm2,禁带宽度为3.20eV。用金属挡板遮挡量子点薄膜层表面两侧一定大小区域,使其余部分量子点薄膜层裸露在外,采用金属氧化物化学气相沉积法制备厚度为50nm的BaTiO3多铁功能层。
(4)电极的制备:同实施例1的步骤(4)。
最终得到可用于探测紫外光的探测器S 1–b。
实施例3
(1)缓冲层制备:同实施例1的步骤(1)。
(2)量子点薄膜层制备:选用CdS/ZnO核壳量子点,其核CdS的禁带宽度为2.40eV,在TiO2缓冲层上通过旋涂法制备、干燥后得到厚度为150nm的量子点薄膜层。
(3)功能层的制备:选用BiFeO3作为功能层材料,其室温下残余铁电极化值为100μC/cm2,禁带宽度为2.70eV。用金属挡板遮挡量子点薄膜层表面两侧一定大小区域,使其余部分量子点薄膜层裸露在外,采用金属氧化物化学气相沉积法制备厚度为35nm的BiFeO3多铁功能层。
(4)电极的制备:同实施例1的步骤(4)。
最终得到可用于探测可见光的探测器S 1–c。
实施例4
(1)缓冲层制备:同实施例1的步骤(1)。
(2)量子点薄膜层制备:选用PbS核壳量子点,其禁带宽度为0.37eV,在TiO2缓冲层上通过旋涂法制备、干燥后得到厚度为150nm的量子点薄膜层。
(3)功能层的制备:选用BiFeO3作为功能层材料,其室温下残余铁电极化值为100μC/cm2,禁带宽度为2.70eV。用金属挡板遮挡量子点薄膜层表面两侧一定大小区域,使其余部分量子点薄膜层裸露在外,采用金属氧化物化学气相沉积法制备厚度为20nm的BiFeO3多铁功能层。
(4)电极的制备:同实施例1的步骤(4)。
最终得到可用于探测红外光的探测器S 2–a。
实施例5
(1)缓冲层制备:同实施例1的步骤(1)。
(2)量子点薄膜层制备:选用PbS核壳量子点,其禁带宽度为0.37eV,在TiO2缓冲层上通过旋涂法、干燥后得到制备厚度为150nm的量子点薄膜层。
(3)功能层的制备:选用BiFeO3作为功能层材料,其室温下残余铁电极化值为100μC/cm2,禁带宽度为2.70eV。用金属挡板遮挡量子点薄膜层表面两侧一定大小区域,使其余部分量子点薄膜层裸露在外,采用金属氧化物化学气相沉积法制备厚度为50nm的BiFeO3多铁功能层。
(4)电极的制备:同实施例1的步骤(4)。
最终得到可用于探测红外光的探测器S 2–b。
实施例6
(1)缓冲层制备:同实施例1的步骤(1)。
(2)量子点薄膜层制备:选用PbS核壳量子点,其禁带宽度为0.37eV,在TiO2缓冲层上通过旋涂法、干燥后得到制备厚度为150nm的量子点薄膜层。
(3)功能层的制备:选用BiFeO3作为功能层材料,其室温下残余铁电极化值为100μC/cm2,禁带宽度为2.70eV。用金属挡板遮挡量子点薄膜层表面两侧一定大小区域,使其余部分量子点薄膜层裸露在外,采用金属氧化物化学气相沉积法制备厚度为35nm的BiFeO3多铁功能层。
(4)电极的制备:同实施例1的步骤(4)。
最终得到可用于探测红外光的探测器S 2–c。
实施例7
(1)制备可见光量子点探测器Ⅰ,其制备方法同实施例1中探测器S 1-a相同。
(2)制备可见光量子点探测器Ⅱ,其制备方法同实施例3中探测器S 1-c制备方法。
(3)制备紫外量子点探测器Ⅲ,其制备方法同实施例2中探测器S 1-b制备方法。
(4)制备红外量子点探测器Ⅳ,其制备方法同实施例4中探测器S 2-a制备方法。
(5)按照一定次序串联可见光量子点探测器,同时紫外量子点探测器和红外量子点探测器与主电路相连,三类量子点探测器并联,其分布如图2所示,形成由2个可见光探测器、1个紫外光探测器和1个红外探测器组成的2×2全光谱探测器阵列。
对比例1
(1)缓冲层制备:同实施例1的步骤(1)。
(2)量子点薄膜层制备:同实施例1的步骤(2)。
(3)电极的制备:用金属板遮挡量子点薄膜层中间区域,露出其余两侧区域,选用Au材料并采用蒸镀法制备厚度均为0.2μm第一电极和第二电极。
最终得到可用于探测可见光的探测器D 1–a。
对比例2
(1)缓冲层制备:同实施例1的步骤(1)。
(2)量子点薄膜层制备:同实施例2的步骤(2)。
(3)电极的制备:同对比例1的步骤(3)。
最终得到可用于探测紫外光的探测器D 1–b。
对比例3
(1)缓冲层制备:同实施例1的步骤(1)。
(2)量子点薄膜层制备:同实施例3的步骤(2)。
(3)电极的制备:同对比例1的步骤(3)。
最终得到可用于探测可见光的探测器D 1–c。
对比例4
(1)缓冲层制备:同实施例1的步骤(1)。
(2)量子点薄膜层制备:同实施例4的步骤(2)。
(3)电极的制备:同对比例1的步骤(3)。
最终得到可用于探测红外光的探测器D 2。
选取上述各实施例和对比例中的探测器进行“光电响应”性能测试,采用带有光斩波器和锁定放大器的单色仪,测试光源为500w的氙灯(200-800nm)和红外灯(0.8-4.0μm),测试偏压电源由Keithley 2400仪器提供,最终测试结果如下表所示:
从上表中可以看出,采用本发明中的结构得到的探测器(实施例1-6)与对比例中的探测器(对比例1-4)相比,其响应时间更短,响应率更高,具体测试数据如图3和图4所示。主要是本发明的探测器中含有功能层,其中铁电材料或者多铁材料中的铁电畴会自发产生极化现象,产生宏观内建电场,从而提供“光生电子-空穴对”分离的驱动力,减少载流子复合几率,增加载流子寿命。其中实施例3的探测器S 1–c的电流电压特征曲线图如图5所示,在可见光的辐射下,且外加偏压为±1.0V,探测器产生的光生电流随着可见光辐射强度(能量为1-50mW)的递增而递增,说明了实施例3的量子点探测器具有良好的半导体二极管特性和较高的探测灵敏度。因此功能层的引入在光电转化的过程中,提高了光电流大小和瞬时响应速度,最终提高了探测器的灵敏度。另外,实施例7中的探测器阵列可同时探测紫外、可见光和红外光的全光谱范围,有效提升了探测器的探测能力。
上述实施方式仅为本发明的优选实施方式,不能以此来限定本发明保护的范围,本领域的技术人员在本发明的基础上所做的任何非实质性的变化及替换均属于本发明所要求保护的范围。
Claims (10)
1.一种量子点探测器,其特征在于,包括依次设置的基板、缓冲层、量子点薄膜层、功能层、第一电极以及第二电极,所述第一电极和所述第二电极分别设置于所述功能层两侧,且设置于所述量子点薄膜层远离所述功能层的表面上,所述功能层的材料为铁电材料或多铁材料。
2.根据权利要求1所述量子点探测器,其特征在于,所述缓冲层的材料为金属氧化物,所述缓冲层的厚度为20-50nm。
3.根据权利要求1所述量子点探测器,其特征在于,所述量子点薄膜层为量子点吸光层,所述量子点薄膜层的厚度为100-200nm。
4.根据权利要求1所述量子点探测器,其特征在于,所述量子点薄膜层用于探测紫外及可见光,所述量子点薄膜层材料的禁带宽度大于等于1.6eV,优选地,所述量子点薄膜层的材料选自钙钛矿、ZnSe、ZnS、ZnSe/ZnS、ZnSe/ZnO、CdSe、CdTe、CdSe/CdS、InP/ZnS、InP/ZnSe/ZnS、InP/InAs中的一种或多种。
5.根据权利要求1所述量子点探测器,其特征在于,所述量子点薄膜层用于探测红外光,所述量子点薄膜层材料的禁带宽度小于1.6eV,优选地,所述量子点薄膜层的材料选自PbS、PbSe、PbTe、CuInS2、CuInSe2中的一种或多种。
6.根据权利要求1所述量子点探测器,其特征在于,所述功能层的厚度为20-50nm,所述铁电材料或者所述多铁材料的残余铁电极化值大于等于20μC/cm2,所述铁电材料或者所述多铁材料的禁带宽度大于所述量子点薄膜层材料的禁带宽度。
7.根据权利要求1所述量子点探测器,其特征在于,所述第一电极和所述第二电极的厚度均为0.1–0.3μm。
8.根据权利要求1所述量子点探测器,其特征在于,所述第一电极和所述第二电极的材料为贵金属或者高导电率金属。
9.一种量子点探测器阵列,其特征在于,包括多个量子点探测器,所述量子点探测器为权利要求1–8中任一所述量子点探测器。
10.根据权利要求9所述量子点探测器阵列,其特征在于,所述量子点探测器包括至少两个根据权利要求4所述的分别探测紫外光和可见光的量子点探测器和至少一个根据权利要求5所述的红外量子点探测器。
