本发明涉及半导体器件、力学量测量装置和半导体器件的制造方法。
背景技术
存在在隔膜等应变体上接合具有传感器功能的半导体芯片来检测应变体的变形的半导体器件。作为应变体,一般使用SUS等金属。在这样的半导体器件中,存在半导体芯片因应变体与接合剂以及半导体芯片与接合剂的热膨胀系数的差而剥离、破坏的可能性。因此,已知使用热膨胀系数从半导体芯片一侧起向应变体一侧连续地变化的接合剂的压力传感器。接合剂的热膨胀系数通过使在主成分即玻璃中添加的二氧化硅填料的量变化而调整(例如参考专利文献1)。

发明要解决的课题
专利文献1的结构中,接合剂的热膨胀系数在半导体芯片一侧接近半导体芯片的热膨胀系数,在应变体一侧接近应变体的热膨胀系数。为了实现接近半导体芯片的热膨胀系数,使二氧化硅填料的混入量增多。二氧化硅填料从接合剂突出的情况下,与半导体芯片的接合可靠性减弱。
用于解决课题的技术方案
根据本发明的第一方式,半导体器件包括金属体、配置在金属体上的接合层和配置在接合层上的半导体芯片,接合层包括形成在金属体与半导体芯片之间的包含填料的第一层,和与第一层和半导体芯片接合的、热膨胀率大于第一层的第二层。
根据本发明的第二方式,力学量测量装置具有上述半导体器件,半导体芯片包括应变检测部。
根据本发明的第三方式,半导体器件的制造方法包括在金属体上形成包含填料的第一接合层的步骤;在第一接合层上形成热膨胀率大于第一接合层的第二接合层的步骤;和在第二接合层上接合半导体芯片的步骤。
发明效果
根据本发明,能够提高接合层与半导体芯片的接合可靠性。

具体实施方式
-半导体器件的实施方式1-
以下,参考附图说明本发明的半导体器件的实施方式1。
图1是本发明的半导体器件的实施方式1的截面图。
半导体器件1包括金属体2、半导体芯片3和将金属体2与半导体芯片3接合的接合层4。
接合层4形成在金属体2上,具有与金属体2的表面9接合的第一层5,和夹在第一层5与半导体芯片3之间的、与半导体芯片3的背面8接合的第二层6。金属体2用铁、SUS等形成。半导体芯片3是通过从硅晶圆切割得到的集成电路元件。半导体芯片3也能够使用内置有传感器元件的半导体芯片。
构成半导体器件1的各结构部件的热膨胀系数是金属体2>第二层6>第一层5>半导体芯片3。
本发明特征在于与半导体芯片3接合的第二层6的热膨胀系数比与金属体2接合的第一层5大这一点。由此,如以下说明地改善半导体芯片3与接合层4的接合可靠性。
列举半导体器件1的各结构部件的热膨胀系数为上述顺序的材料的一例。
金属体2用铁、SUS等形成。例如,SUS420的热膨胀系数为约12ppm/℃。形成半导体芯片3的硅的热膨胀系数为约3ppm/℃。
接合层4的第一层5和第二层6分别用添加了热膨胀系数比玻璃小的填料的玻璃材料形成。使用上述热膨胀系数的金属体2的情况下,使接合层4的第一层5和第二层6的热膨胀系数均为3~12ppm/℃。但是,使第二层6的热膨胀系数比第一层5的热膨胀系数大。
关于玻璃材料的热膨胀系数,热膨胀系数比玻璃小的填料的含有量越多,热膨胀系数越小。从而,第一层5与第二层6的玻璃的热膨胀系数同等的情况下,第二层6的热膨胀系数比第一层5的热膨胀系数大,意即第二层6中含有的填料的含有量比第一层5中含有的填料的量小。
在用接合剂将金属体2与半导体芯片3接合的结构中,以下所示的事项与热膨胀系数同样重要。
第一是接合剂的烧结温度。
第二是接合层4相对于金属体2和半导体芯片3的熔融性和接合性。
对于这些事项顺次进行了研究。
半导体芯片3的耐热温度为约450℃。因此,优选使作为接合剂的玻璃材料的烧结温度在400℃或其以下。当前,市售的低熔点玻璃材料以Pb、Bi、V、Sn、Zn、Te、P、B等的氧化物和它们的氧化物作为主成分。但是,这些低熔点玻璃材料难以满足上述烧结温度。另外,玻璃材料自身的热膨胀系数一般较大,特别是与半导体芯片3易于发生因热膨胀系数的差而导致的剥离。
因此,如上所述,在玻璃材料中添加热膨胀系数低的填料以调整成为要求的热膨胀系数的接合剂。作为填料,能够使用由Mg和Al的氧化物等构成的堇青石(热膨胀系数为约1.7~2ppm/℃)、或Si的氧化物(热膨胀系数为约0.5ppm/℃)等。在以V系的氧化物和Te系的氧化物的混合物为主成分的、在约400℃以下烧结的玻璃材料中,添加上述热膨胀系数低的填料,并进行了玻璃材料的熔融性的评价以及半导体芯片3与玻璃材料和金属体2与玻璃材料的接合性的评价。
将玻璃粉末放入模具中压紧形成直径为约3mm的圆盘状的压坯。对该压坯在金属体2上加热观察熔融状态。
未添加填料的玻璃粉末的压坯在熔融后,顶面和侧面成为去掉了角的圆顶形状,表面平滑并且观察到光泽。即,未添加填料的玻璃材料的熔融性良好。
另一方面,在相同基材的玻璃粉末中添加了填料的压坯几乎保持熔融前的具有角的圆盘形状,表面也未观察到光泽,与金属体2的接触角也较大。即,可知添加了填料的玻璃材料缺乏熔融性。
将金属体2与半导体芯片3用未添加填料的玻璃材料和添加了填料的玻璃材料接合,对两种材料的接合性进行了比较、研究。
关于未添加填料的玻璃材料,半导体芯片3从金属体2脱落而未能接合。观察半导体芯片3的背面8和金属体2的表面9的剥离状态时,玻璃材料在双方都在整面上附着。这表示玻璃材料在其层中损坏。
即,认为未添加填料的玻璃材料的熔融性良好,先与金属体2的表面9和半导体芯片3的背面8接合。但是,因为玻璃材料的热膨胀系数大,所以接合后,玻璃层破坏,半导体芯片3脱落。
另一方面,关于添加了较多填料的玻璃材料,半导体芯片3也从金属体2脱落而未能接合。观察半导体芯片3的背面8和金属体2的表面的剥离状态时,添加了较多填料的玻璃材料中,玻璃材料不在半导体芯片3的背面8整面接合,接合面积减小。即,可知玻璃材料对半导体芯片3的背面8的接合性降低,接合自身难以发生,即浸润性差。
于是,为了调查半导体芯片3与玻璃材料13的浸润性像这样降低的原因,用SEM观察添加了填料12的玻璃材料13的表面。图2是混入了填料的玻璃材料13的用SEM得到的截面的示意图。如图2所示,填料12向玻璃成分14的表面突出,形成了凹凸。认为像这样由填料12形成凹凸的原因之一是与玻璃成分14相比填料12一般比重较小。另外,与玻璃成分14的熔融温度进行比较时,填料12的熔融温度是高熔点,认为玻璃成分14软化、熔融时,填料12保持固体状态,易于向表面突出。
可知像这样在玻璃材料13被加热成为高温,并软化、熔融时,填料12向玻璃成分14的表面突出时,流动性降低。另外,因为该填料12向玻璃成分14的表面突出,所以在玻璃材料13的表面形成凹凸。由此与半导体芯片3的接合性受到妨碍。为了补偿流动性的降低,也考虑提高加热温度,但是如上所述,必须考虑半导体芯片3的耐热性。另外,也担心因玻璃成分14中的各种成分的起泡等而形成空洞。
此处,也考虑如专利文献1所示,在半导体芯片3与金属体2之间使玻璃层的材料的热膨胀系数连续地变化的结构。专利文献1中,是在与半导体芯片3的背面8相接的部分,使玻璃层的热膨胀系数成为与半导体芯片3大致相同的热膨胀系数的结构。为此,需要使半导体芯片3的背面8附近的玻璃成分14中的填料12的含有量增多。增多玻璃成分14中的填料12的量时,玻璃材料13整体的热膨胀系数降低。但是,如上所述,熔融性降低,难以确保与半导体芯片3的良好的接合性。考虑制造步骤中的误差等时,也担心接合不良率的增加。
于是,采用了如图1所示的结构。如以上说明,半导体器件1中,各结构部件的热膨胀系数是金属体2>第二层6>第一层5>半导体芯片3。
该半导体器件1中,接合层4的第一层5使填料12的添加量较大,热膨胀系数较小。在该第一层5上,形成了热膨胀系数高一些但是熔融性良好的、填料12的添加量少的第二层6。第二层6形成得比第一层5薄。
接合层4的第一层5在金属体2上成膜,能够在载置半导体芯片3之前烧结。因此,无需考虑半导体芯片3的耐热性,第一层5的材料能够选择广范围的烧结温度的材料。并且,即使增多填料12的添加量问题也较少。
接合层4的第二层6的热膨胀系数大,即填料12的添加量少。从而,第二层6的熔融性良好,与半导体芯片3的接合性较好。第一层5因为填料12的添加量多,所以在顶面形成凹凸,但第二层6的填料12的添加量少,熔融性良好,因此以填埋第一层5的顶面的凹凸的方式填充。但是,第二层6因为热膨胀系数大,所以需要注意因热膨胀系数的差导致的硬化后的剥离和破坏。此处,通过使第二层6的厚度较薄,能够对于接合层4整体的热膨胀系数使第一层5的热膨胀系数成为支配性的。
以下示出填料12的添加量和第一、第二层5、6的厚度的具体的一例。但是,以下示出的一例意图并不在于限定本发明,而是具有作为参考的意义。
接合层4的第一层5的填料12的添加量能够设定为15~30vol%程度。
接合层4的第二层6的填料12的添加量能够设定为0~10vol%程度。
另外,接合层4整体的厚度例如能够设定为200μm程度或其以下。
第二层6的厚度优选设定为第一层5的厚度的一半程度以下。第二层6的厚度例如能够设定为5~20μm。该情况下,能够将接合层4整体的厚度设定为20~80μm程度。
参考图3(a)~(d)说明图1所示的半导体器件的制造方法。
在金属体2上形成第一层5。该第一层5预先将玻璃成分14和热膨胀系数调整用的填料12、以及溶剂、合成树脂等有机成分等混合,作为形成为浆状的浆料。通过丝网印刷等对规定位置供给该浆料以成为规定的面积、厚度、供给量。然后,在高温下加热烧结。图3(a)示出了第一层5的烧结后的状态,示意性地表示了填料12突出而在顶面形成凹凸的状态。加热处理顺次进行用于除去溶剂成分的干燥步骤、为了除去树脂的粘结剂成分而在高温下放置的除去粘结剂步骤、以及使玻璃成分熔融并一体化的烧结步骤。
如图3(b)所示,在第一层5上形成第二层6。该第二层6也预先将玻璃成分14和热膨胀系数调整用的填料12、以及溶剂、合成树脂等有机成分等混合,作为形成为浆状的浆料。第二层6通过丝网印刷等对第一层5上的规定位置供给以成为规定的面积、厚度、供给量。然后,在高温下加热形成。加热处理与第一层5同样地经过用于除去溶剂成分的干燥步骤、为了除去树脂的粘结剂成分而在高温下放置的除去粘结剂步骤、以及使玻璃成分14熔融并一体化的烧结步骤。第二层6也可以省去烧结步骤。
如图3(c)所示地在第二层6上搭载半导体芯片3。然后,如图3(d)所示地对第二层6加热使其熔融,将半导体芯片3接合。在图3(b)所示的步骤中省去了第二层6的烧结步骤的情况下,第二层6也在该步骤中被烧结。在图3(b)所示的步骤中,干燥步骤、除去粘结剂步骤已经完成,所以仅进行玻璃成分14软化并加热至能够烧结的温度的本烧结步骤。在该图3(d)的步骤中,可以为了获得良好的接合而载置配重等、或者为了使厚度均匀而使用规定的厚度的间隔物等。这样,获得图1所示的半导体器件1。
上述实施方式中,示出了使用混合了溶剂、树脂粘结剂等的玻璃浆料作为玻璃材料13,通过印刷供给的方法。但是,并不限定于该方法,也可以使用将玻璃粉末压紧得到的压坯、以及将其加热得到的玻璃粒料等。使用这样的玻璃粒料时,能够省略干燥步骤,也不需要除去粘结剂步骤,在缩短制造时间的方面有效。另外,存在与印刷方式相比,也能够减少材料的供给量的不均的可能性。
半导体芯片3的背面8可以保持Si芯片的状态。但是,为了改善与玻璃材料13的接合性,也可以形成Cr、W、Ti、Ni、Pt、Pd、Au、Al、Cu等的金属化层。或者,也可以通过蒸镀、溅射等形成将这些材料中的几种叠层得到的金属化层、或者例如由AlCu等的合金构成的金属化层。如果使用柔软的Al等的金属化层,则能够提高芯片耐破裂性。
根据本发明的实施方式1,实现下述效果。
(1)在用接合层4将金属体2与半导体芯片3接合的半导体器件1中,用与金属体2接合的第一层5和与半导体芯片3接合的第二层6构成接合层4。第一层5包含填料12,第二层6的热膨胀率比第一层5大。第一层5因为填料12的添加量多,所以在顶面形成凹凸,而第二层6因为填料12的添加量少、熔融性良好,所以能够改善与半导体芯片3的接合性。
(2)接合层4的第一层5在金属体2上成膜,能够在载置半导体芯片3之前烧结。因此,无需考虑半导体芯片3的耐热性,第一层5的材料能够选择广范围的烧结温度的材料。
(3)第二层6因为热膨胀系数大,所以存在硬化后、因热膨胀系数的差而剥离、破坏的可能性。但是,通过使第二层6的厚度成为第一层5的厚度的一半程度以下的厚度,能够对于接合层4整体的热膨胀系数使第一层5的热膨胀系数成为支配性的。由此,能够降低接合层4整体的热膨胀系数,抑制因热膨胀系数的差而导致的剥离或破坏。
(4)第一层5中填料12的添加量多,在顶面形成凹凸,而第二层6因为填料12的添加量少,所以用第二层6填充第一层5的顶面的凹凸。因此,第一、第二层5、6的接合性良好。
(5)使第二层6由与第一层5相比在更低的温度下熔融的材料形成。特别是通过用在比半导体芯片3的耐热温度低的温度下熔融的材料形成,能够确保半导体芯片3的特性,进行可靠性高的接合。
另外,接合层4的主成分也能够是陶瓷等玻璃成分14以外的材料。此处,本说明书中,主成分定义为体积或重量中的至少一方占接合层4整体的一半以上的成分。
-实施方式2-
图4是本发明的半导体器件的实施方式2的截面图。
实施方式2的半导体器件21在金属体2与第一层5之间具有基底层23这一点上,与实施方式1的半导体器件1不同。
即,实施方式2的接合层22具有第一层5、第二层6和基底层23。基底层23是为了改善第一层5与金属体2的接合性而设置的。基底层23由热膨胀系数在第一层5与金属体2中间的材料形成。
即,半导体器件1的各结构部件的热膨胀系数是金属体2>第二层6>第一层5>半导体芯片3。另外,半导体器件1的各结构部件的热膨胀系数是金属体2>基底层23>第一层5。关于第二层6与基底层23的热膨胀系数的大小,哪一方大都可以。
在实施方式2中,第二层6的厚度也需要比第一层5更薄,特别是,优选第二层6的厚度为第一层5的厚度的一半以下。
基底层23能够由填料12的添加量比第一层5少的玻璃材料13形成。
但是,基底层23的材料不限于玻璃。能够使用W、Mo等热膨胀系数低的金属层、或者陶瓷作为基底层23的材料。陶瓷也能够通过喷涂形成。
在金属体2上形成包含填料12的第一层5之前,在金属体2上形成热膨胀率比第一层5大的基底层23。
实施方式2的半导体器件21也能够实现实施方式1的半导体器件1的效果(1)~(5)。另外,能够进一步提高金属体2与接合层22的接合性。
(接合性评价)
图5表示本发明的半导体器件的接合性的评价结果。对于金属体2、基底层23、第一层5、第二层6和半导体芯片3分别示出材料和热膨胀系数,示出了接合性的评价结果。
图5所示的基底层23、第一层5在比半导体芯片3的耐热温度450℃高的温度下烧结,第二层6在比半导体芯片3的耐热温度450℃低的温度下烧结。例如,No.5的半导体器件1中,基底层23的形成在850℃下进行了10分钟,第一层5的形成在470℃下进行了10分钟。另外,由第二层6进行的半导体芯片3的接合在400℃下进行了10分钟。
确认了No.1~No.8的全部半导体器件1的接合性良好。
-力学量测量装置的实施方式1-
示出将本发明的半导体器件1安装在测量应变或压力等力学量的力学量测量装置中的例子。
图6是本发明的力学量测量装置31的实施方式1的立体图。
力学量测量装置31具备传感器芯片32、接合层40、印刷电路板36和金属体37。
传感器芯片32是在半导体器件面33的中央部附近具有作为传感器元件的应变检测部34的半导体芯片。传感器芯片32是大致1mm~10mm见方、厚度为30~400μm的长方体形状的半导体芯片。应变检测部34检测因应变或压力等力学量变化而产生的应变量变化。应变检测部34例如是由在硅基板的一面中掺杂杂质离子而形成的电阻芯片(未图示)构成的惠斯通电桥电路。杂质扩散电阻的电阻值因为传感器芯片32的平面方向上产生的伸缩而变化,检测出应变。如果通过在传感器芯片32上形成温度检测部,使得能够进行计测值的温度校正,则能够计测精度更高的应变量。
传感器芯片32的输出端子即电极35通过Au线等接合线39与印刷电路板36的电极38连接。印刷电路板36是使用玻璃环氧树脂材料、聚酰亚胺材料等的柔性基板、或者陶瓷基板等硬质基板。应变检测部34检测出的应变信息通过电极35、接合线39、电极38对印刷电路板63提供。
金属体37具有作为应变体的功能。金属体37例如能够用SUS形成。
在力学量测量装置31中,将金属体37与半导体芯片3接合的接合层40具有与实施方式2的接合层22相同的结构。即,接合层40具有基底层23、第一层5、第二层6。力学量测量装置31的各结构部件的热膨胀系数是金属体37>第二层6>第一层5>半导体芯片32。另外,力学量测量装置31的各结构部件的热膨胀系数是金属体37>基底层23>第一层5。关于第二层6与基底层23的热膨胀系数的大小,哪一方大都可以。
在该实施方式中,第二层6的厚度也需要比第一层5薄,特别是,优选使第二层6的厚度为第一层5的厚度的一半以下。
图7表示图6所示的力学量测量装置31的变形例。
如图7所示,在变形例的力学量测量装置31A中,应变体即金属体37是在中央部设置了平面视图下为矩形的凹部41的隔膜。通过成为隔膜,变形量增大,所以在担心传感器芯片32的破坏的情况和变形量小、不能获得充分的灵敏度的情况下是有效的。
图6、图7所示的力学量测量装置31、31A中,金属体37与传感器芯片32被与实施方式2的半导体器件1同样的接合层40接合。因此,实现与实施方式2的半导体器件1同样的效果。
即,力学量测量装置31、31A对于传感器芯片32的耐热性具有可靠性。金属体37与接合层40的接合性、以及接合层40与传感器芯片32的接合可靠性高。因此,能够抑制接合层40发生蠕变等变形的情况,能够用传感器芯片32进行正确的应变检测。
-力学量测量装置的实施方式2-
图8是本发明的力学量测量装置的实施方式2的截面图。
实施方式2的力学量测量装置50具有容器51、壳体53和力学量测量装置31A。
力学量测量装置50检测流入容器51的内部空间52内的气体G的压力。
在容器51的上部,安装有图7所示的力学量测量装置31A。如上所述,力学量测量装置31A具有在作为隔膜的金属体37上隔着接合层40固定了传感器芯片32的结构。容器51形成为具有内部空间52的大致中空圆筒状。在容器51的下部一侧,形成了将气体G导向内部容器52的气体导入口55。在容器51的上部一侧具有作为隔膜的金属体37。金属体37同时实现作为容器51的盖的功能。
金属体37通过一体成形、金属接合、或者紧固、铆紧、螺合等机械接合固定在容器51上。即,力学量测量装置50用高强度的固定方法将金属体37固定在容器51上。作为金属接合,能够应用激光焊接、超声波焊接、摩擦搅拌接合、或者软钎焊、硬钎焊等。为了排除对于传感器芯片32的金属体37与容器51的接合步骤或接合的影响,优选预先使金属体37与容器51一体成形。为了使金属体37与容器51一体成形,例如可以列举拉延等加工、切削加工等方法。
壳体53由树脂或金属部件形成,保护固定在容器51上的力学量测量装置31A。
力学量测量装置50例如用作正确地控制燃料等的供给量的压力传感器。力学量测量装置50特别在车载等用途下在高温环境中使用。因此,要求传感器特性不会因高温下的蠕变变形而降低。
本实施方式的力学量测量装置50具有图6、图7所示的力学量测量装置31A。因此,如上所述,能够抑制接合层40发生蠕变等变形的情况,能够用传感器芯片32进行正确的应变检测。
另外,以上说明了各种实施方式和变形例,但本发明不限定于这些内容。本发明的技术思想的范围内考虑的其他方式也包括在本发明的范围内。

1.一种半导体器件,其特征在于,包括:
金属体;
配置在所述金属体上的接合层;和
配置在所述接合层上的半导体芯片,
所述接合层包括形成在所述金属体与所述半导体芯片之间的包含填料的第一层,和与所述第一层和所述半导体芯片接合的、热膨胀率大于所述第一层的第二层。
2.如权利要求1所述的半导体器件,其特征在于:
所述第二层的厚度为所述第一层的厚度的一半以下。
3.如权利要求1所述的半导体器件,其特征在于:
所述第一层以比重大于所述填料的材料为主成分。

11.如权利要求10所述的半导体器件的制造方法,其特征在于:
所述第二接合层的形成在将所述第一接合层烧结后进行,在所述第二接合层上接合半导体芯片的步骤包括在所述第二接合层上配置有所述半导体芯片的状态下将所述第二接合层烧结的步骤。
12.如权利要求10所述的半导体器件的制造方法,其特征在于:

13.如权利要求10所述的半导体器件的制造方法,其特征在于:
在所述金属体上形成包含所述填料的所述第一接合层之前,在所述金属体上形成热膨胀率大于所述第一接合层的基底层。
