技术领域
本发明属于一种红外探测技术,具体涉及一种电子输运通道为斜跃迁-微带型的量子级联红外探测器。
背景技术
半导体红外探测器在军事,医疗,环境监测等方面有着广泛的用途。目前,商用红外探测器以碲镉汞探测器和量子阱探测器为主流。但是,碲镉汞探测器在材料制备上的困难制约了其大面阵的应用;而量子阱探测器由于其工作在光导模式下,存在很强的暗电流,容易使外部读出电路电容饱和从而限制积分时间,因而同样不利于大面阵的应用。量子级联探测器作为一种新型的光伏型探测器具有噪声低,功耗小的优点,不易使焦平面电容饱和,且其器件材料体系具有成熟的外延生长技术,因而得到了广泛关注和研究。然而,目前量子级联探测器的响应率始终低于光导型器件。所以亟待研制一种低噪声,高响应以及材料制备成熟的红外探测器。
发明内容
有鉴于此,本发明的目的在于提供一种电子输运通道为斜跃迁-微带型的量子级联红外探测器,使其具有低噪声的同时具有高的响应率。
本发明提供一种电子输运通道为斜跃迁-微带型的量子级联红外探测器,包括:
一衬底;
一下接触层,其外延于衬底上;
一功能层,其外延于下接触层上面;
一上接触层,其外延于功能层上;
一上接触电极,其制作在上接触层的表面;
一下接触电极,其制作在下接触层的表面,位于功能层的周围。
本发明的有益效果是:
1.本发明提供的红外探测器响应率极大提高。由于功能层引入了斜跃迁和微带相结合的电子吸收-抽运方式使得该器件在性能上有了极大的提升,相比传统的同波长的量子级联红外探测器,其响应率提高了4~5倍。响应率的提高主要是由于吸收系数的提高和抽取效率的提高。因为吸收跃迁的终态是微带,这会提高吸收区中初态和终态之间的跃迁矩阵元,从而提高材料的吸收系数。而且微带的形成使得载流子的抽取效率明显提高,从而使得器件的响应率得到极大提高。
2.本发明提供的红外探测器在具有高响应的同时还具有低噪声的特点。由于微带结构的加入,增加了吸收区基态能级与弛豫区输运能级在实空间上的距离,可以减少它们之间波函数的交叠,从而减少由于热激发而产生的噪声电流通道,进一步降低噪声电流。
3.本发明提供的红外探测器外延生长的容错率提高。由于微带在能量上的展宽使得共振隧穿条件更容易得到满足,在保证隧穿速率的条件下,增加了整个结构的外延容错率。
4.本发明所提供的红外探测器的探测波长可通过能带工程设计灵活调节,通过调整阱垒层的厚度和阱垒对个数来调整功能层的结构,从而实现各个红外波段的探测。
5.本发明提供的红外探测器工作在光伏模式下,不需要外加的偏压即可工作,因而具有极低的可忽略的暗电流,探测时可采用长的积分时间提高灵敏度,而不会使读出电路饱和。并且,本探测器具有低的功耗和低的散热要求,在大的焦平面阵列应用中有很大的潜力。

具体实施方式
为使本发明的目的、技术方案和优点更加清楚明白,以下以一个示例性实施例:背面斜入射响应波长为8.6微米的磷化铟(InP)基斜跃迁-微带型量子级联探测器为例,结合附图对本发明进行进一步地说明。
请参阅图1、图2及图3所示,本发明提供了一种电子输运通道为斜跃迁-微带型的量子级联红外探测器,包括:
一衬底1,采用的是半绝缘的磷化铟(InP)材料;
一下接触层2,其外延于衬底1上,作为缓冲层存在;该衬底1和下接触层2一侧的端面成一向内的夹角θ,所述夹角θ的角度为30-60度;同时,下接触层2是电子施主杂质硅(Si)重掺杂的铟镓砷(InGaAs)外延层,该层厚度为500nm,用于后续形成欧姆接触电极;
一功能层3,其外延于下接触层2上面靠近夹角θ的一侧,所述功能层3由啁啾超晶格组成,通过啁啾超品格的设计来实现一个“斜跃迁-微带”型的电子输运通道,电子吸收红外光后,在所设计的能级间跃迁从而实现红外光探测;功能层每个周期中包含了吸收区、微带区以及电子弛豫区(参阅图3),利用微带的能级展宽来增加吸收系数和抽取效率从而提高探测器的响应率;所述吸收区中红外吸收跃迁的初态能级E0和终态能级Emini存在于不同的势阱中,从而形成斜跃迁的吸收方式;所述微带区将斜跃迁终态和抽运能级组合为一个结构来实现,通过多个量子阱子带能级的耦合形成微带结构;所述电子弛豫区包含了若干个形成纵光学声子能量台阶的阱垒层,具体阱垒个数由探测能量决定;所述功能层3中每个周期的最后一个电子弛豫势阱中的基态能级W8的基态能级与下一周期的第一个吸收W1’的基态能级能量相同,载流子以共振隧穿的形式输运到下一周期的吸收阱中的基态能级;为保证吸收区基态的电子浓度,第一个吸收阱层W1和最后一个电子弛豫阱层W8为电子施主杂质掺杂层(参阅图2、3),所述功能层3的周期数为1-50个;
一上接触层4,其外延于功能层3上,是电子施主杂质硅(Si)重掺杂的铟镓砷(InGaAs)外延层,该层厚度为200nm;
一上接触电极5,其制作在刻蚀上接触层4和功能层3之后剩下的上接触层4的表面,材料是钛金合金;
一下接触电极6,其制作在刻蚀上接触层4和功能层3之后,裸露出的下接触层2的表面,位于功能层3的周围,材料是钛金合金;
其中所述的探测器可以采用背面斜入射的光耦合方式或者是光栅耦合方式;所述背面斜入射的方式,即在衬底1的端面上抛光一个θ°的斜面,红外光垂直所述斜面入射(参阅图1),波长为8.6微米的磷化铟(InP)基斜跃迁-微带型量子级联探测器实施例中采用了背面斜入射的光耦合方式;所述光栅耦合方式,即在上接触层4或上接触电极5上制作衍射光栅,此时的斜跃迁-微带型量子级联红外探测器可工作于红外光正入射的情况。
所述的红外探测器,其特征在于,其结构是在衬底1上通过分子束外延或者金属有机化学气相沉积的方法逐层生长下接触层2,功能层3和上接触层4形成的。请参阅图2,图2是本发明提供的红外探测器的功能层一个周期内势阱层和势垒层的生长次序示意图,在生长功能层的每一个周期时,都遵循这一次序。结合具体实施例,波长为8.6微米的磷化铟(InP)基斜跃迁-微带型量子级联探测器,利用分子束外延技术生长的次序为:
在下接触层2上(或者上一周期的势阱层上)生长第一层势垒层B1,厚度为5nm;
在第一层势垒层B1上生长第一层势阱层W1,厚度为6.5nm;
在第一层势阱层W1上生长第二层势垒层B2,厚度为2.1nm;
在第二层势垒层B2上生长第二层势阱层W2,厚度为4.9nm;
在第二层势阱层W2上生长第三层势垒层B3,厚度为2.3nm;
在第三层势垒层B3上生长第三层势阱层W3,厚度为3.7nm;
在第三层势阱层W3上生长第四层势垒层B4,厚度为2.2nm;
在第四层势垒层B4上生长第四层势阱层W4,厚度为3.2nm;
在第四层势阱层W4上生长第五层势垒层B5,厚度为4.5nm;
在第五层势垒层B5上生长第五层势阱层W5,厚度为3.0nm;
在第五层势阱层W5上生长第六层势垒层B6,厚度为4.7nm;
在第六层势垒层B6上生长第六层势阱层W6,厚度为3.0nm;
在第六层势阱层W6上生长第七层势垒层B7,厚度为4.8nm;
在第七层势垒层B7上生长第七层势阱层W7,厚度为2.9nm;
在第七层势阱层W7上生长第八层势垒层B8,厚度为2.6nm;
在第八层势垒层B8上生长第八层势阱层W8,厚度为7.0nm。
其中,势阱层材料均为铟镓砷(InGaAs),势垒层材料均为铟铝砷(InAlAs);每个周期的势阱W1和W8为掺杂阱,掺杂浓度为1×1018cm-3,其余势垒和势阱层均未掺杂。
周期性的功能层3外延于下接触层2之上,该功能层包含很多量子阱垒对,在波长为8.6微米的磷化铟(InP)基斜跃迁-微带型量子级联探测器实施例中功能层共计25个周期,每个周期都包含8个阱垒对,这8个阱垒对也即16个超晶格材料层分别具有不同的厚度;通过阱层和垒层即铟铝砷(InAlAs)材料和铟镓砷(InGaAs)材料的交替生长,在K空间形成具有不同能量位置的子带能级;电子在吸收红外光的能量后在不同子带能级之间实现跃迁和输运,从而光信号得以转换为电信号;在本发明提供的红外探测器中,功能层采用的两种材料铟铝砷(InAlAs)和铟镓砷(InGaAs)为品格匹配材料,电子在不同子带间跃迁时,界面对电子的散射作用明显低于应变超晶格材料的界面,这使得电子损耗降低,对于高的器件性能非常有利。
请参阅图3,图3是本发明提供的红外探测器的一个周期内的导带结构示意图以及载流子的输运原理图;结合具体实施例,响应波长为8.6微米磷化铟(InP)基斜跃迁-微带型量子级联探测器功能层存在25个周期,每个周期存在16个外延层,即8个阱垒对,从而在导带形成参与电子输运的8个子带,分别是W1势阱中的E0子带,W2,W3,W4,W5四个势阱组成的Emini能量微带,W6势阱中的E3子带,W7势阱中的E2子带,以及W8势阱中的E1子带;第一个吸收阱W1是掺杂势阱,在没有光照的情况下E0子带能级被大量电子占据,当红外光照射功能层时,电子在吸收区被光从吸收区基态能级E0激发到吸收区终态能级Emini的过程是在两个不同的势阱中发生的,即为斜跃迁,此过程有别于传统的单一势阱中的垂直跃迁吸收,因而电子从跃迁终态Emini回填到基态E0的几率明显降低,使得电子能够顺利地通过微带区抽运至弛豫区;当电子到达弛豫区后会以类似“下台阶”的方式从Emini逐级释放纵光学(LO)声子能量来到E3子带,E2子带,最后来到E1子带;由于W8势阱中子带E1的能量和E0的能量相当,最后电子从E1以共振隧穿的方式来到下一周期的吸收基态能级E’0,通过多次周期性的重复此过程,最终将此电信号通过两个电极收集起来;在此过程中微带的加入使得吸收区跃迁终态是能量微带而不是单一的子带,这使得吸收区中初态E0和终态Emini之间的跃迁矩阵元得以提高,从而提高了材料的吸收系数,微带的加入使得电子由吸收区向弛豫区的抽取效率明显提高,从而使得器件的响应率得到极大提升;微带区的加入还增加了吸收区基态能级与弛豫区输运能级在实空间上的距离,从而减少了它们之间波函数的交叠,因而可以减少由于热协助而产生的噪声。
根据此能带结构设计思路,可以通过改变阱垒对的个数、厚度及阱垒材料的种类来实现很宽波长范围内的探测器件研制,对于器件应用极为有利。
请参阅图1,结合背面斜入射响应波长为8.6微米的磷化铟(InP)基斜跃迁-微带型量子级联探测搭实施例,制作45°角光耦合面结构的探测器,流程包括:
A.在半绝缘磷化铟衬底1的(100)方向,依次利用分子束外延技术生长下接触层2;功能层3;上接触层4。
B.利用湿法腐蚀的方法,从上至下对外延层进行腐蚀直至下接触层,从而形成探测器台面;本实施例中的台面尺寸为200微米×200微米。
C.刻蚀上接触层和功能层之后剩下的上接触层的表面和刻蚀上接触层和功能层之后,裸露出的下接触层的表面上利用电子束蒸发的方法沉积钛金合金;由于上下接触层均为重掺杂层,金属电极与半导体层之间形成欧姆接触。
D.在半绝缘的磷化铟衬底上磨刨一个45°角斜面,探测器工作时,红外光垂直所述斜面入射。

1.一种电子输运通道为斜跃迁-微带型的量子级联红外探测器,包括:
一衬底;
一下接触层,其外延于衬底上;
一功能层,其外延于下接触层上面,该功能层由啁啾超晶格组成,通过啁啾超晶格的设计来实现一个“斜跃迁-微带”型的电子输运通道,电子吸收红外光后,在所设计的能级间跃迁从而实现红外光探测;该功能层由啁啾超晶格组成,每个周期中包含了吸收区、微带区以及电子弛豫区,利用微带的能级展宽来增加吸收系数和抽取效率从而提高探测器的响应率;
一上接触层,其外延于功能层上;
一上接触电极,其制作在上接触层的表面;
一下接触电极,其制作在下接触层的表面,位于功能层的周围。
2.根据权利要求1所述的电子输运通道为斜跃迁-微带型的量子级联红外探测器,其中吸收区中红外吸收跃迁的初态能级E0和终态能级Emini存在于不同的势阱中,从而形成斜跃迁的吸收方式。

4.根据权利要求1所述的电子输运通道为斜跃迁-微带型的量子级联红外探测器,其中电子弛豫区包含了若干个形成纵光学声子能量台阶的阱垒层,具体阱垒个数由探测能量决定。
5.根据权利要求1所述的电子输运通道为斜跃迁-微带型的量子级联红外探测器,其中功能层中每个周期的最后一个电子弛豫势阱W8的基态能级与下一周期的第一个吸收W1’的基态能级能量相同,载流子以共振隧穿的形式输运到下一周期的吸收阱中的基态能级;为保证吸收区基态的电子浓度,第一个吸收阱层W1和最后一个电子弛豫阱层W8为电子施主杂质掺杂层。
6.根据权利要求5所述的电子输运通道为斜跃迁-微带型的量子级联红外探测器,其中功能层的周期数为1-50个。
7.根据权利要求1所述的电子输运通道为斜跃迁-微带型的量子级联红外探测器,其中所述的探测器采用背面斜入射的光耦合方式或者是光栅耦合方式;所述背面斜入射的方式,即在衬底的端面上抛光一个θ°的斜面,红外光垂直所述斜面入射;所述光栅耦合方式,即在上接触层或上接触电极上制作衍射光栅,此时的斜跃迁-微带型量子级联红外探测器可工作于红外光正入射的情况。
