Abstract
本发明提供一种用于单行载流子光电二极管的吸收区结构,所述吸收区结构采用In1-xGaxAsyP1-y材料生长,其中,x、y分别为Ga元素和As元素的材料组分,0<x<1,0<y≤1,且组分参数x、y呈线性渐变或阶跃式梯度变化,使得吸收区内的禁带宽度实现梯度变化,且组分参数x、y的选取使得In1-xGaxAsyP1-y材料的晶格常数与InP匹配,同时,其禁带宽度不大于波长为1.5μm的激光的光子能量。本发明采用的梯度能带结构引入的内建电场显著增强了吸收区内的电场强度,增强的电场将有效加速电子的漂移,缩短其在吸收区的渡越时间。本发明可有效降低单行载流子光电二极管吸收区内电子的渡越时间,对提升器件的带宽及实现基于该器件的超高速无线通信系统具有重要意义。
Description
技术领域
本发明涉及一种单行载流子光电二极管的设计方法,特别是涉及一种用于单行载流子光电二极管的吸收区结构。
背景技术
光电二极管(Photodiode,PD)是一种重要的光电转换器件,在国民经济及军事应用领域有着广泛的应用,是光纤通信、超宽带无线通信、导弹制导、红外成像及遥感等应用系统的核心器件。PD有两个重要指标:饱和电流和响应带宽。前者决定了输出功率,后者则反应了器件的高频响应能力,很多关于PD的研究是围绕提升这两个性能指标而展开的。饱和电流大、响应速度快的PD可满足更多的应用需求,这一点对于高速通信系统尤为重要。
传统的PD基于PIN结构,其能带结构图如图1所示。光吸收发生在I区耗尽层,在电场作用下,光激发产生的电子空穴对分别向器件的两极移动。在PIN-PD中,电子和空穴的输运共同决定了器件的性能。然而,空穴的漂移速度远低于电子,这就限制了器件的带宽;同时,当入射光功率变大时,产生的大量空穴将不能及时离开耗尽区,而空穴的聚集引发空间电荷效应,使器件进入饱和状态。由于上述限制,一般的高速PIN-PD的响应带宽为数十GHz,若要应用于太赫兹(100GHz~10THz)领域则略显不足。
1997年,单行载流子光电二极管(Unitravelingcarrierphotodiode,UTC-PD)的发明彻底解决了“慢速”空穴的问题,给PD的性能带来了质的突破。UTC-PD一般采用InGaAs/InP材料体系,能带结构如图2所示,其中吸收区为p型掺杂In0.53Ga0.47As,入射光在此激发电子空穴对;收集区(即漂移区、耗尽层)为禁带较宽的InP,对入射激光透明。在此结构中,吸收区与漂移区分离。UTC-PD之所以被称之为“单行”,是因为器件性能主要由电子输运所决定的:光吸收发生在p型掺杂的吸收区内,空穴为多数载流子,光激发产生的空穴通过多数载流子的集体运动很快弛豫到电极,只有电子是有效载流子进入漂移区,因此,“慢速”空穴带来的影响被完全排除。仅有“高速”的电子为有效载流子带来了更大的带宽;而在饱和电流方面,尽管在UTC-PD收集区的注入端也会存在空间电荷效应,但该效应由是电子引起的,由于电子漂移速度远高于空穴,因此需要更强的入射激光激发产生更大量的电子才能引起电子的囤积,所以,UTC-PD的饱和特性也远高于PIN-PD。
在UTC-PD的电子输运中,其吸收区中的电子主要通过扩散的方式进入收集区,为了能使电子更快的漂移进入收集区,研究人员对吸收区进行了梯度掺杂,形成了内建电场以加速电子,从而缩短了电子在吸收区的渡越时间,提升了器件的高频响应能力。在此基础之上,本发明将提出一种新型的吸收区结构,旨在进一步提升器件的响应带宽,对发展超宽带光纤通信及太赫兹无线通信系统具有重大意义。
发明内容
鉴于以上所述现有技术的缺点,本发明的目的在于提供一种用于单行载流子光电二极管的吸收区结构,用于提升单行载流子光电二极管的响应带宽。
为实现上述目的及其他相关目的,本发明提供一种用于单行载流子光电二极管的吸收区结构,所述吸收区结构采用In1-xGaxAsyP1-y材料生长,其中,x、y分别为Ga元素和As元素的材料组分,0<x<1,0<y≤1,且组分参数x、y呈线性渐变或阶跃式梯度变化,使得吸收区内的禁带宽度实现梯度变化。
作为本发明的用于单行载流子光电二极管的吸收区结构的一种优选方案,组分参数x、y的选取使得In1-xGaxAsyP1-y材料的禁带宽度不大于波长为1.5μm的激光的光子能量

优选地,所述吸收区In1-xGaxAsyP1-y材料的组分从靠近p型接触层的一端朝靠近n型接触层的一端呈线性渐变,且Ga组分x为逐渐增大,使得吸收区内的禁带宽度实现线性变化。
优选地,所述吸收区In1-xGaxAsyP1-y材料的组分从靠近p型接触层的一端朝靠近n型接触层的一端呈阶跃式梯度变化,且Ga组分x为逐梯度增大,使得吸收区内的禁带宽度实现梯度变化。

如上所述,本发明的用于单行载流子光电二极管的吸收区结构,具有以下有益效果:本发明采用的梯度能带结构引入的内建电场显著增强了吸收区内的电场强度。该增强的电场将有效加速电子的漂移,缩短其在吸收区的渡越时间。本发明可有效降低单行载流子光电二极管吸收区内电子的渡越时间,对提升器件的带宽及实现基于该器件的超高速无线通信系统具有重要意义。

请参阅图3a~图5。需要说明的是,本实施例中所提供的图示仅以示意方式说明本发明的基本构想,遂图示中仅显示与本发明中有关的组件而非按照实际实施时的组件数目、形状及尺寸绘制,其实际实施时各组件的型态、数量及比例可为一种随意的改变,且其组件布局型态也可能更为复杂。
如图3a~图3c所示,本发明提出用于单行载流子光电二极管的吸收区结构采用梯度能带结构,其设计方案如下:
1)根据器件材料体系选取四元材料作为吸收区的材料,对于InP/InGaAs材料体系的单行载流子光电二极管(UTC-PD),吸收区选取四元材料In1-xGaxAsyP1-y,其中x、y分别为Ga元素和As元素的材料组分,0<x<1,0<y≤1。不同的x、y取值,In1-xGaxAsyP1-y材料的带隙不同。因此,梯度能带结构可以通过按照一定的规则变化x、y的取值来实现。
2)在变化x、y构建能带梯度时,In1-xGaxAsyP1-y材料需满足如下两个条件:
第一,In1-xGaxAsyP1-y的晶格常数应与InP相匹配,因此x、y需满足:

为了使吸收区能够有效吸收入射光,In1-xGaxAsyP1-y的带隙不能超过入射激光的光子能量。对于波长为1.5μm的激光器,其光子能量为0.82eV,因此,Eg(In1-xGaxAsyP1-y)≤0.82eV。
根据上述两点限制条件,可以确定x的取值范围是0.38~0.47,对应的y的取值范围是0.82~1,同时,0.74eV≤Eg(In1-xGaxAsyP1-y)≤0.82eV。
3)吸收区靠近p型接触层的一端应设计为宽带隙材料,最宽可选取为In0.62Ga0.38As0.82P0.18,靠近n型接触层的一端应设计为窄带隙材料,最窄可选取为In0.53Ga0.47As,中间区域材料的带隙通过线性梯度或者阶跃式梯度逐步变化x即可得到。
基于以上设计方案,如图3a~3c所示,本实施例提供一种用于单行载流子光电二极管的吸收区结构,所述单行载流子光电二极管包括依次相连的p型接触层101、阻挡层102、吸收区103、连接层、收集区104、电荷区、以及n型接触层105。所述吸收区结构采用In1-xGaxAsyP1-y材料生长,其中,x、y分别为Ga元素和As元素的材料组分,0<x<1,0<y≤1,更进一步,所述In1-xGaxAsyP1-y材料的组分参数x、y的取值范围为0.38≤x≤0.47,0.82≤y≤1,且组分参数x、y的选取使得In1-xGaxAsyP1-y材料的禁带宽度不大于波长为1.5μm的激光的光子能量。其中,所述吸收区In1-xGaxAsyP1-y材料的组分从靠近p型接触层的一端朝靠近n型接触层的一端呈线性渐变,且Ga组分x为逐渐增大,使得吸收区内的禁带宽度实现线性变化,如图3b所示;或者所述吸收区In1-xGaxAsyP1-y材料的组分从靠近p型接触层的一端朝靠近n型接触层的一端呈阶跃式梯度变化,且Ga组分x为逐梯度增大,使得吸收区内的禁带宽度实现梯度变化,如图3c所示。
在一个具体实施例中,所述吸收区In1-xGaxAsyP1-y材料中,靠近p型接触层一端的组分选用为In0.62Ga0.38As0.82P0.18,靠近n型接触层的一端的组分选用为In0.53Ga0.47As,中间组分呈线性渐变或呈阶跃式梯度变化。
以一个实际的UTC-PD为例,进一步说明本发明的具体实施方式。
首先,选择一个普通的UTC-PD器件,其外延材料结构如表1所示。在此基础上,对其吸收区结构进行修改。
根据本发明所列的实施方案,将普通的UTC-PD器件吸收区材料由In0.53Ga0.47As改为In0.62Ga0.38As0.82P0.18→In0.53Ga0.47As的能带线性渐变材料。靠近p型接触层的一端为In0.62Ga0.38As0.82P0.18,靠近n型接触层的一端为In0.53Ga0.47As,而在中间区域为In1-xGaxAsyP1-y,其中x从靠近p型接触层一侧的0.38随材料的厚度线性变化至靠近n型接触层一侧的0.47,而y根据公式取值。这样,器件吸收区的带隙从靠近p型接触层一侧的0.82eV逐渐变化至靠近n型接触层一侧的0.74eV,该能带梯度引入的内建电场将有效加速电子的运动。改进的UTC-PD(采用本发明的吸收区结构的单行载流子光电二极管)与普通的UTC-PD的器件结构对比列表如下:
采用商用软件Atlas对原有普通UTC-PD和改进后的UTC-PD分别进行编程和模拟,结果如图4和图5所示。图4给出了两者吸收区内的电场分布情况,其中深度是指与器件上表面(即p型接触层表面)的距离,可见梯度能带结构引入的内建电场显著增强了吸收区内的电场强度。该增强的电场将有效加速电子的漂移,缩短其在吸收区的渡越时间。对器件的响应带宽进行模拟,结果如图5所示,可见器件的-3dB响应带宽提升幅度大于35%。
需要进一步说明的是,上述实施例中的具有线性能带梯度吸收区的UTC-PD,其器件材料可由MBE或MOCVD等外延技术生长得到,若为了简化生长过程,可用阶跃式梯度替代线性梯度,同样可以达到提升器件响应带宽的目的。
如上所述,本发明的用于单行载流子光电二极管的吸收区结构,具有以下有益效果:本发明采用的梯度能带结构引入的内建电场显著增强了吸收区内的电场强度。该增强的电场将有效加速电子的漂移,缩短其在吸收区的渡越时间。本发明可有效降低单行载流子光电二极管吸收区内电子的渡越时间,对提升器件的带宽及实现基于该器件的超高速无线通信系统具有重要意义。所以,本发明有效克服了现有技术中的种种缺点而具高度产业利用价值。
