Description
技术领域
本发明涉及一种抛光剂，尤其涉及一种用于抛光含钛基材的抛光浆料。
背景技术
在现代半导体制造工艺中，一个集成电路往往包含了数百万个电子元件，这些电子元件通过多层互连件互连安装在硅基材上，并且相互之间通过金属通路或触点互连，以形成完整的功能的电路。
在目前的半导体制造中，钛或是氮化钛是常用的金属通路或是触点的填充金属。由于钛或其合金在整个半导体制造过程中起着重要的作用，如何确保在抛光后保持钛或是其合金表面的平整度，是半导体制造工艺中重要环节。
在整个半导体基材的抛光工艺中，化学机械抛光（CMP）工艺是目前最有效、最成熟的平坦化技术。金属通路或触点通过均厚金属沉积、接着进行化学机械抛光(CMP)，其过程为：(a) 经层间电介质(ILD)至互连线路或半导体基材蚀刻出通路孔；(b) 接着通常在ILD上形成薄粘结层如氮化钛和/或钛，该粘结层直接连接于蚀刻通路孔；(c) 然后将金属膜均厚沉积于粘结层上和蚀刻通路孔内；(d) 继续进行沉积直至通路孔填充均厚沉积金属为止；(e) 最后，通过抛光技术除去过量的金属形成金属通路。
而在化学机械抛光工艺中，浆料组合物选择则是CMP步骤中的关键，使用时，抛光物浆料的有效成分会与被抛光基材发生反应，从而改变抛光效果。选用合适的抛光浆料，不仅可以加速基材的抛光速率，还可有效提高基材表面平整度，使得集成电路的拥有更好的运作性能。因而针对不同的基材，需要选用不同的抛光浆料，从而增强基材的抛光效果。
由于钛原子其本身和氧有很大的亲和力，在空气中或含氧的介质中，钛表面生成一层致密的、附着力强、惰性大的氧化膜，保护了钛基体不被腐蚀。常温下钛与氧气化合生成一层极薄致密的氧化膜，这层氧化膜常温下不与绝大多数强酸（包括王水）、强碱反应。钛与普通铝、铜等抛光性能差异较大，钛一般不会发生氧化反应，使用普通的抛光液并无法达到很好的抛光效果。
美国特拉华罗德尔公司在钛的抛光过程中，采用较硬的抛光垫，这样可以有效除去钛，但抛光后钛出现划痕，基材表面平整度低。中国专利CN1194453C提供了以一种以草酸与水和氧化铝磨料粒子为主要成分的抛光液；中国专利CN1676563A提供了一种金属抛光浆料，其主要采用0.5~10wt％的研磨剂，0.5~9wt％的氧化剂，0.1~5wt％的配位剂，0.1~5wt％的螯合剂和余量的水，其中该研磨剂是具有大于 90m2/g表面积且只暴露于酸性 pH的气相法氧化硅为主要成分；美国专利US6001269提供了一种包含碘酸盐基氧化剂的已知的研磨剂组合物的钛金属抛光液，但采用上述专利的抛光液，钛的表面出现凹槽，基材的表面平整度低，影响集成电路的可靠性与稳定性，而且在抛光过程中，钛去除速率较低。
发明内容
本发明提供了一种用于抛光含钛基材的抛光浆料，其目的在于，克服上述对于含钛基材抛光中出现的问题，在保持基材良好的表面平整性的同时，增强了钛及氮化钛的抛光速率。
本发明用于抛光含钛基材的抛光浆料通过以下技术方案实现其目的：
一种用于抛光含钛基材的抛光浆料，其中，所述抛光浆料包括一种或多种氨基酸、去离子水和研磨颗粒；所述抛光浆料用于抛光含钛的基材。
上述的用于抛光含钛基材的抛光浆料，其中，所述研磨颗粒包括二氧化硅、氧化铝、掺杂铝或覆盖铝的二氧化硅、二氧化铈、二氧化钛、高分子研磨颗粒中的一种或多种的组合。
上述的用于抛光含钛基材的抛光浆料，其中，所述氨基酸为丝氨酸、甘氨酸、丙氨酸、缬氨酸、亮氨酸、苯丙氨酸、酪氨酸、色氨酸、赖氨酸、精氨酸、组氨酸、天冬氨酸、谷氨酸、苏氨酸、脯氨酸、胱氨酸、半胱氨酸、天冬酰胺，或谷氨酰胺中的一种或几种混合。
上述的用于抛光含钛基材的抛光浆料，其中，所述氨基酸的含量为0.01~10wt%。

具体实施方式
本发明一种用于抛光含钛基材的抛光浆料，包括研磨颗粒、去离子水和一种或多种氨基酸。
在本发明一种用于抛光含钛基材的抛光浆料，所述氨基酸为丝氨酸、甘氨酸、丙氨酸、缬氨酸、亮氨酸、苯丙氨酸、酪氨酸、色氨酸、赖氨酸、精氨酸、组氨酸、天冬氨酸、谷氨酸、苏氨酸、脯氨酸、胱氨酸、半胱氨酸、天冬酰胺，或谷氨酰胺中的一种或多种。其质量含量为：0.01~10wt%，优选范围：0.01~5wt%。研磨颗粒为二氧化硅、氧化铝、掺杂铝或覆盖铝的二氧化硅、二氧化铈、二氧化钛、高分子研磨颗粒中的一种或多种的组合，优选二氧化硅。所述研磨颗粒的直径为20~150nm，其百分含量为0.1~20 wt%。
所述抛光浆料还可加入pH调节剂、粘度调节剂，或消泡剂。抛光浆料的pH值为4~11。
以下是本发明一种用于抛光含钛基材的抛光浆料的具体实施例、及测试数据，从而详细、具体说明本发明的优点。使用时，将各组分按特定比例混合，且以去离子水溶解并补足余量。
实施例1~20：
表1中列出了本发明含有氨基酸抛光液实施例1~20以及不含氨基酸抛光液对比例1~3的组分，按表中所给配方，将所有组分混合均匀，用水补足重量百分比至100%。用KOH 或HNO3调节到所需要的pH值。
采用对比抛光液1~3和本发明的抛光液1~20，对空片钛/氮化钛进行抛光。抛光速率见表1。
抛光条件：钛/氮化钛晶片，下压力3psi，抛光盘及抛光头转速70/80rpm，抛光垫Politex，抛光液流速100ml/min，抛光机台为Logitech PM5 Polisher。
从上述实施例中的数据表明，本发明的抛光浆料的实施例1~20添加了氨基酸后，相对于对比例，钛/氮化钛的去除速率有不同程度的提高。
实施例21~39
表2中列出了本发明含有氨基酸抛光液实施例21~39的组分，按表中所给配方，将所有组分混合均匀，用水补足重量百分比至100%。用KOH 或HNO3调节到所需要的pH值。按照表2给出的组分配方同样能够有效提高钛/氮化钛的去除速率。
实施例40
本发明含有氨基酸抛光液还可以加入其他添加剂如甲基纤维素、消泡剂等等。如：
0.5wt% SiO2 (平均粒径80nm)，1wt%脯氨酸，0.01wt%甲基纤维素，0.01wt%聚硅烷消泡剂，按照上述实施例所述的方法，制备成抛光液。

1.一种用于抛光含钛基材的抛光浆料，其特征在于，所述抛光浆料包括一种或多种氨基酸、去离子水和研磨颗粒；所述抛光浆料用于抛光含钛的基材。
2.根据权利要求1所述的用于抛光含钛基材的抛光浆料，其特征在于，所述研磨颗粒包括二氧化硅、氧化铝、掺杂铝或覆盖铝的二氧化硅、二氧化铈、二氧化钛、高分子研磨颗粒中的一种或多种的组合。
3.根据权利要求1所述的用于抛光含钛基材的抛光浆料，其特征在于，所述氨基酸为丝氨酸、甘氨酸、丙氨酸、缬氨酸、亮氨酸、苯丙氨酸、酪氨酸、色氨酸、赖氨酸、精氨酸、组氨酸、天冬氨酸、谷氨酸、苏氨酸、脯氨酸、胱氨酸、半胱氨酸、天冬酰胺，或谷氨酰胺中的一种或几种混合。
4.根据权利要求1所述的用于抛光含钛基材的抛光浆料，其特征在于，所述氨基酸的含量为0.01~10wt%。
5.根据权利要求1所述的用于抛光含钛基材的抛光浆料，其特征在于，所述氨基酸的含量为0.01~5wt%。
6.根据权利要求1所述的用于抛光含钛基材的抛光浆料，其特征在于，所述研磨颗粒的百分含量为0.1~20wt%。
7.根据权利要求1所述的用于抛光含钛基材的抛光浆料，其特征在于，所述研磨颗粒的直径为20~150nm。
8.根据权利要求1所述的用于抛光含钛基材的抛光浆料，其特征在于，所述抛光浆料的pH值为4~11。
9.根据权利要求1所述的用于抛光含钛基材的抛光浆料，其特征在于，所述抛光液用于抛光含钛金属或氮化钛的基材。
10.根据权利要求1所述的用于抛光含钛基材的抛光浆料，其特征在于，所述抛光浆料还包括粘度调节剂或消泡剂。
