Abstract

本发明涉及一种表征一个电子元件内对能量相互作用敏感性的方法,能够确定这个元件的最优使用条件。
背景技术
电子元件的运行会受到自身运行其中的诸如自然或人为辐射环境、或电磁环境的干扰。外部侵害通过与元件的构成材料相互作用产生寄生电流。寄生电流可能造成元件暂时或持久的运行不良以及使用该元件的应用的运行不良。
对于自然辐射环境而言,通常被称作奇异效应(effets singuliers)的这些效应由一些微粒产生。例如,太空中的重离子和质子影响卫星和运载器的电子设备。在飞机飞行不算太高的高空中,人们注意到尤其会出现一些中子同样产生这些奇异效应。在地面,同样会碰到类似的侵害影响电子元件,不论是由于自然环境中的微粒,还是元件外壳中出现的放射性微粒,或者抗干扰问题,信号完整问题,热能不稳定问题或方法问题。在本文随后将会更加详细地介绍这些微粒效应,但是本发明同样适用于不同多样的环境产生的同种类型的效应。
由外部侵害造成的故障引起的物理现象多种多样。然而,可以将故障分为几大类。本发明尤其适用于一部分由辐射环境或电磁环境产生的效应,这些效应由于寄生电流的产生和这些寄生电流的放大和/或维持现象的相结合作用而产生。
例如,在元件的一部分中的被称作锁定或单粒子锁定或SEL(人们也称之为微锁定)的寄生晶闸管的整个或者局部地触发(déclenchement)、被称作阶跃恢复(snapbacks)或SES的寄生双极晶体管的触发、涉及寄生双极结构的触发和放大和或所谓的单粒子烧毁或SEB的寄生电流维持现象的相结合作用的故障。这些效应对于元件来说可能是或不是破坏性的。
更为精确地,一个微粒或者一种辐射与物质的相互作用可以产生电子电荷和空穴。在一定条件下,这些电荷可导致触发一个或多个寄生结构。这些结构被定性为寄生的,因为虽然出现在元件内部,当元件处于正常运行体系时,这些结构绝不会被激活。
这些触发的条件主要与生成的电荷的数量,电荷生成的位置和(空间的和时间的)形式相关。
但是,大部分的时间,由生成电荷导致的这些寄生结构的触发并不足以引起元件的故障。第二个现象可保持或放大由第一个现象生成的寄生电流。第二个现象的触发主要与元件内在特征(掺杂水平,元件的物理结构…)以及元件使用条件,尤其是偏置、频率和温度……相关。
例如,SEB现象可在功率元件中触发。这些功率元件可以是,例如MOS场效应晶体管,MOSFET,绝缘栅双极型晶体管IGBT,源于英语的Insulated Gate Bipolar Transistor,或功率二极管或其他。例如,图1示出,对于一个N型、硅质、(漏-源正电压)偏置、初始状态为截止并附有一个寄生双极结构的MOSFET晶体管,自然辐射环境的一个微粒和这个晶体管的材质硅之间的(直接或间接)相互作用使得在元件中产生一定数量的电子-空穴对。在电场和扩散现象影响下,这些电荷移动,从而在结构中形成一股寄生电流。在一定条件下,尤其在生成电荷并且生成数量众多的电荷的条件下,寄生电流使得原本截止的源极-阱(caisson)直接(正向en direct)导通。随着这个源极-阱结变导通,阱-漏极结被反向偏置,一个寄生双极晶体管,源极-阱-漏极被触发。源极为发射极,阱为基极,漏极为集电极。在没有出现放大或保持情况时,当微粒-硅相互作用生成电荷并没有完全排出时,这个寄生结构依然导通。然后,结构被再一次截止,元件重新正常运行。然而,根据一些参数,尤其是施加在漏极的偏置电压,元件的温度和内部技术,这些条件应同时满足以便最初在阱-漏极结(很强的反极性)出现撞击电离并放大和保持源极-阱-漏极寄生双极结构的寄生电流。一般在缺乏保护时,寄生电流的放大会导致对元件的破坏。
这个例子表征了SEB现象在两种现象结合作用下出现:出现一种寄生结构和寄生电流的放大-保持。
初始寄生电流放大或保持现象的物理性质根据辐射效应和元件的类型而变化。在SEB现象的情况下,涉及的是由撞击电离产生的电流的放大-保持。在SEL现象的情况下,对于CMOS技术,由于寄生双极结构的出现与第一个的关联而产生电流的放大-保持,并且后果是暂时的、持久的或破坏性的。
现在,还不存在任何一种设备能够测量偏置电压,或其他的使用特征,如频率,温度,压强,磁场值或其他,低于它们,元件不会出现这种寄生。
发明内容
本发明的目的在于解决这个问题,提出使用一种基于激光、最好是脉冲激光的系统,一方面表明一个电子元件是否对于涉及寄生电流的产生及放大或保持的故障本质上很敏感,另一方面,当元件的使用条件改变时,识别和量化这个元件对于这些效应的敏感度。因此,本发明能够确定其优良使用条件。如果遵循这些优良使用条件,那么就会使在能量相互作用情况下尤其是自然辐射环境出现故障的可能性最小化。
如果选择了激光的正确属性,激光如同微粒一样,能够部分而暂时地将构成电子元件的半导体电离,从而感应出寄生电流。因此,激光光束应该有一定的波长,使能够在元件的组成材料中生成电荷(通过线性吸收或非线性吸收现象)。例如,在硅中的线性吸收情况下,激光的波长应该低于1.1μm(激光源的激光光子的能量高于半导体元件禁带的数值)。优选地,激光使用单脉冲或者与所测试元件的信号同步。使用光学系统以聚焦元件活动区域的激光辐射。最后,在激光束的光路径上,有一个可以改变激光能量的系统。这个系统具有一个接口,允许其被计算机控制。
电机系统允许激光束根据空间中的三个轴相对于电子元件中的相对移动。
最好所测试电子元件的外壳的两个表面中的一个是打开的,以便激光束可以激发敏感区域。这个开口通常位于元件的背面。
所测试的元件放在一个可以重新建立其使用条件,尤其是运行频率、极化(偏置)、温度的环境中,如有必要,元件执行其被赋予的功能。测试系统使得可以检测故障,如有必要,排除故障以避免元件功用性的决定性的损失。
因此,本发明涉及的是一种表征电子元件中对能量相互作用的敏感性的方法,其中,
-投入使用一个电子元件,
-通过激光辐射激发投入使用的电子元件,
-测量与这个激发的值相对应的投入使用的电子元件的运行故障,

具体实施方式
图2示出可使用本发明方法的一个设备。本发明的目的在于测量电子元件1内,例如如图1所示类型的元件的能量相互作用的效应。因此,电子元件1按公知方式反面朝外地包括一个半导体晶体2,其中实现以下不同布置:阱、杂质植入区域,甚至是外延区域。一些典型地为金属的连接,如连接3,通向电子元件1的连接接口4。有时,在晶体2的上面和/或下面有一个支撑和/或保护5。
在本发明中,为了测量受到能量相互作用影响的电子元件1的运行故障,人们将元件1安装在单层或多层的印刷电路类型的测试电子卡6上。电子卡6因此可以包括其它的穿过电子卡的连接管脚9类型的元件如7和8,或安装在表面的元件的焊接球类型的如10的元件。这些其他的元件可以用来改变元件1的运行条件,例如,元件7可以是一个恒温加热电阻器用来使元件1处于所需的温度。例如,元件8可以是一个以所需的频率控制元件1的导频时钟。这些其他的元件也可以用来保护元件1。
电子卡6包括用以与测试仪器12相连接的连接器11,以测量元件1对能量微粒的敏感性。利用这个仪器12,通过激光源13激发元件1。这个激光源13发出一种损害电子元件1的辐射14。为了便于实施这种损害,元件1最好是底座5承受损害。为了便于这种损害,最好支撑和/或保护壳5打开有窗口15(尤其是通过化学或机械工序),激光13的辐射14穿过窗口15。在实例中,激光源使得在半导体材料中同时吸收多个光子。
在测试时,电子元件1通过接口11与可作为其供电和进行控制的设备12连接。设备12图解地包括一个微处理器16,通过命令-地址-数据总线17与程序存储器18、数据存储器19、接口11、激光源13和激光能量衰减系统20相连接。设备12还图解地包括一个比较器21,一方面在定值(consigne)输入22接收期望的电量值,另一方面在测量输入23接收从元件1的接口11提取的电子信号,而元件承受激光13的激发和相互作用。
至于比较器21,可以用一个测量电子元件1所接收的信号的子程序24代替。测量程序的运行可以是静态的:在这种情况下,在接口11的接点只能测量出可用电势和电流的数值。运行也可以是动态的。另外,微处理器16还包括一个时钟,记录按照给定顺序,例如激光能量的增长或减弱,进行的一系列操作。测量对这个顺序的响应是否按期望进行,或者响应是否出现异常。
程序存储器18因此包括激光源13相对元件1的位移XYZ和功率的控制程序25。存储器18最好还包括改变元件1运行模式的程序26。这些改变涉及时钟8的频率,输入信号和/或控制信号,输出负荷,元件1在总线17和接口11上都可得到的偏置电压,和例如辐射器17产生的温度。如果考虑到其他的运行条件,电子卡6可以包括一些元件,尤其是一些磁性元件。这些其他元件也可以由微处理器16控制。
在图3的例子中,测试系统监视元件1电流Iconso的损耗。当检测到超过阈值Iseuil的过损耗时,将限制该电流以避免损坏元件,并保持一段时间27,以保证涉及的是SEL现象,然后切断供电,最后元件1在低电压下恢复原状。就这样SEL现象被探测到并随后将其平息以避免损害元件1。
在一个实例中,电子卡6备用如图4简图所示的元件。同样出于保护的目的,电阻28串联在元件1的供电源29上,从而保证限制传输的电流。当出现SEB现象时,元件1的一个晶体管就暂时变为导通。(由于电阻28)电流只能由供电29提供,与元件1并联的电容30放电。放电产生一个持续期间27。当电容30被完全放电时,维持故障所需的电流便不再能供应。元件1从而回到正常状态。从而故障解除。这个系统因此允许通过例如用一个示波器测量电容的放电来观察故障,同时避免这个故障为破坏性的。
激光射击与测试元件的信号同步或非同步,并且对于每次激光射击,在测试系统上都可检查是否出现了一个或几个故障。
对于一个关注的X和Y位置,调整激光束的聚焦从而确定元件对于激光脉冲具有最大敏感性的位置。当激光能量引起故障所必须的数值最小时,便得出敏感性的最大值。这个操作是对于一个关注位置和一些给定的使用条件进行的,但是同样能够在激光绘图的所有位置系统地重复进行。另外,要确定深度Z的光聚焦,或者实现三维的敏感性绘图。
激光射击的位置和时刻可以任意选择以重新产生自然或非自然辐射环境的微粒影响,或者相反地仔细加以调整以确定元件故障的空间和时间的位置。
然后,针对一个高于这个最小能量的激光能量和不同的位置,调整元件使用条件的参数之一,从而检测出这个参数的阈值,超过这个参数阈值便出现故障。针对这个使用条件,元件相对于能量相互作用的最优运行范围因此得以确定。
因此,可根据元件的使用条件和激光能量制作元件的敏感性空间的绘图。
在这一点上,图5示出功率元件中的漏极-源极偏置电压对出现SEB现象的影响。如果偏置电压低于95伏(0.95E+2),元件1可抵御任何方面的侵害:不会出现SEB现象。这也表明,在可见的确定的几个位置,激光损害只有当偏置电压超过480伏时才会出现SEB现象。
针对图5绘图中的一个位置,可得出图6的曲线。例如,曲线示出,对于一个给定激光能量,最大电流的幅值随着漏极-源极偏置电压的变化。两个区域被确定。在95伏以上,元件易于出现故障。低于95伏,这个位置不会出现故障。同样,通过比较激光侵害(小圆点曲线)和重离子侵害(小方块曲线),其关于超过阈值则SEB现象可能发生给出相同结果,图6给出激光逼近的已证特征,从而使这个方法对所考虑的环境生效。
