背景技术
γ光子检测方法
传统的γ检测方法包括高密度材料,其包含具有大原子序数的元素。这些材料可以被分为两大类:[1]闪烁剂和[2]直接转化半导体。对于两大类,进来的γ光子与材料相互作用,以高能初级电子(energetic primary electron)的形式储存能量,高能初级电子又使电子空穴对电离(ionize)。

中子粒子检测方法

发明内容

反萤石型排序可能与闪锌矿结构(zinc-blende structure)相关,一种许多商业半导体共有的晶体结构。为阐明这种关系,考虑众所周知的III-V半导体,其显示出闪锌矿(zinc-blende)晶体基础(crystalbasis)(例如GaAs)。它们的化学通式可写作MIIIGV。如果MIII等价(isovalently)变化为一价和二价对(即,MIII→M1+M2+→Li+M2+),保持了化学中性和形成了新的式单元:LiM2+GV。然而,闪锌矿(zinc-blende)晶体基础现在必须容纳两个原子,而不是(先前的)一个。如图2所示,Li占据了面心MIII子晶格的全部空的八面体位点,而M2+直接取代了MIII。换言之,Li+占据了(M2+GV)-闪锌矿(zinc-blende)子晶格的全部八面体间隙。(注:通过转化无限晶格中的在先的+1/4、+1/4、+1/4,使图2的备选晶胞与图1的晶胞等价,全部原子保持固定。)
尽管存在化学差异,但是LiM2+GV反萤石型材料保持了其闪锌矿(zinc-blende)III-V“同胞”的半导特性。实际上,存在小的、电正性的Li+用来使直接能带隙稳定。(M2+GV)-闪锌矿(zinc-blende)子晶格中的M2+-GV键显示了比Li+-GV键明显更强的共价性。后者,相反,显示了强离子特征。所得的Li+-(M2+GV)-离子相互作用足以使(M2+GV)-闪锌矿(zinc-blende)子晶格的带结构(band structure)扭曲,这诱发了直接能带隙半导体离开否则间接能带隙半导体。对于辐射吸收和检测来说,直接能带隙半导体是非常优选的,因为通过直接跃迁,电子空穴对的电离和重新结合(recombination)更有效地进行。
如表I所示,LiM2+GV反萤石型材料的直接能带隙提供了一种机制以便有效地将光子能量转化为电能。因此,这种特征能够用于光伏电池(即,发电),或者使用合适的电子设备用于信号分析、光谱光子检测。可适用的光子能量的范围由能带隙大小限定下界(lower-bounded),后者又取决于组成(composition)。
放射性同位素识别(RII)的一种方法源自γ光子光谱。然而,如果存在大原子序数Z的元素,吸收和检测γ光子的能力显著改善。LiM2+GV反萤石型材料能够结合高-Z,M2+和GV组分。组分的确切选择由反萤石型排序的结构稳定性和受高灵敏度γ检测的作用的半导特性的出现确定。
除直接能带隙之外,LiM2+GV反萤石型材料显示出显著的Li-位点密度。对应值接近已知的最高的带Li材料的值。如表II中所示,例如,LiZnN包含约3.40×1022Li-原子/cm3,相比,对于LiF,约6.12×1022Li-原子/cm3,对于纯Li金属,约4.63×1022Li-原子/cm3。这种特征是重要的,考虑到在中子检测中的6Li的作用。LiM2+GV反萤石型材料富集于6Li产生了异常的中子-吸收能力的块状半导体(bulksemiconductors)。对厚的、高效率中子-吸收体积的可及性是LiM2+GV反萤石型材料的关键特征(和竞争优势)。
在放射性同位素识别(RII)的辐射吸收和检测中的LiM2+GV反萤石型材料的有效性源自利用其:[1]半导传输性和直接能带隙,以及[2]6Li富集的高Li-位点密度。通过γ光子或6Li(n,α)中子俘获反应的产物形成电子空穴对提供了一种物理机制,从而产生了用于由合适的电子设备(未示)加工的电流脉冲。这些电流脉冲可以被分析而构建各种辐射类型的能谱。
通过类似于商业半导体所实践的组成改变,可以对LiM2+GV反萤石型材料进行掺杂。这种特征可用于通过调节载体浓度(即,电子或空穴)来改善半导体传输性能。例如,在LiZnN中取代Zn2+的非常小过量的Li+产生了具有提高的空穴浓度的p型半导体。然而,一般说来,通过取代相对于参考组成元素的用作受体或供体的元素获得了半导体掺杂,由此分别形成了p-型或n-型半导体。在LiM2+GV反萤石型材料中的实例包括对于Li的Mg(即,供体),在M2+位点上的对于Cd的Ag(即,受体),在GV位点上的对于P的S(即,供体),等等。更完全的扩展是选自由以下组成的非限制性的组的受体或供体:Li、Na、K、Rb、Be、Mg、Cu、Ag、Au、B、Al、Ga、In、Sc、Y、C、Si、Ge、Sn、O、S、Se、和Te。或者,以相似的效果可以有意地引入空位缺陷(vacancy defects)。通过取代作用,掺杂浓度一般地是非常小的,通常小于0.01%。这些方法为本领域技术人员众所周知并且将不在这里进一步详述。
总之,LiM2+GV反萤石型材料提供极好的通过仅仅γ-光子检测、仅仅中子-粒子检测、或同时的γ-光子和中子-粒子检测的放射性同位素识别(RII)的能力。以下列出了LiM2+GV反萤石型材料的应用原则:
仅仅γ-光子检测
可以使用具有可忽略的中子俘获截面(<0.1靶(barn),对于所优选的热中子)的高-Z、M2+和GV组分。6Li富集是不必要的。如果中子灵敏度必须是可忽略的,则完全耗尽Li为7Li。
仅仅中子-粒子检测
完全的6Li富集是高度优选的,不过浓度可以根据应用而定制。如果γ灵敏度必须是可忽略的,选择具有最小Z的M2+和GV组分。为防止不需要的中子俘获反应,M2+和GV组分应当具有最小的中子俘获截面(<0.1靶,对于所优选的热中子)。
同时的γ-光子和中子-粒子检测
选择具有可忽略的中子俘获截面(<0.1靶,对于所优选的热中子)的高-Z、M2+和GV组分。完全的6Li富集是高度优选的,尽管浓度可以定制为期望范围的中子通量。同时的检测能力需要另外的脉冲鉴别处理以便在两种可能的信号源之间进行区分,即,与6Li原子的中子相互作用或γ-光子相互作用,很可能与高-Z、M2+和GV组分原子的电子。脉冲鉴别可基于(但不限于)以下方法之一:[1]脉冲幅度阈值,其利用6Li中子吸收事件所释放的大能量(即,Q=4.78MeV),与应用中的γ射线的典型能量(即,低于2MeV)不同;[2]脉冲上升-时间方法,利用由两种类型的辐射的对形成的动力学差异。
光伏应用的光子辐射吸收
Li富集或耗尽不必要(即,利用天然丰度)。选择其能带隙和载体性能对于光子能量范围来说是最佳的组成。
新的LiM2+GV反萤石型半导体提供了许多相比于常规的辐射吸收和检测材料的益处,包括:
[1]LiM2+GV反萤石型半导体能够确实“大量(bulk)”结合中子吸收同位素,与具有2D(例如,薄膜或扩散层)或3D(例如穿孔二极管或微型柱(microcolumnar)半导体)结构的结构设计器件形成直接对比。与2D或3D设计器件相比,特别地对于快中子(>1MeV)的光谱识别,对在体积上可以容易定制的厚的、高效的、中子吸收性材料的可及性是关键的性能差示装置(key performance differentiator)。
[2]相比于使用10B的现有技术,利用6Li仍然是重要的区别特征。10B(n,α)中子俘获反应通过中间的激发7Li状态进行,其在衰变时,产生了0.478MeV的γ量子。这种辐射使得10B不合适需要光谱检测的应用。由材料宿主的γ能量的完全或部分吸收在任何中子能量测量中诱发了大的不确定性。6Li(n,α)俘获反应,然而,直接进行到反应-产物基态,而没有γ发射。
[3]在适合于光谱中子探测的同位素(即,3He或6Li)中,仅仅6Li提供了通向固态实施方案的天然路径——在恶劣环境中能够可靠运行的超紧凑检测器的赋能益处。这种区别仍然是关键的,因为3He填充的管仍然是中子检测的主要技术。基于气态中子检测器的产品苦于有限的能量分辨率、对振荡和RF干扰的灵敏度和在输送和处理中的限制(由于其作为加压容器的等级)。
[4]6Li(n,α)俘获反应产生了两个益处:[1]重粒子产物(即,α和3T),其短穿透深度(<35μm)确保了能量完全转移到宿主材料中,和[2]相对大的4.78MeV Q值,相比而言,对于3He(n,p),为0.764MeV。这些特性,当与固态半导体的直接-转化机制相结合时,转化为相对于3He管的显著的性能优势。例如,因为俘获反应的Q值添加到任何入射中子能量(即,E中子+4.78MeV),+4.78MeV的更高的电子阈值提供了更好的信噪比并且从γ辐射中清除了乱真信号。
[5]半导体电离能量(即,~3eV)小于3He气体的那些(即,~30eV),并且因此提供了改进的能量分辨率。
[6]LiM2+GV反萤石型半导体提供了同时检测γ光子和中子粒子的可能性。当考虑许多特殊核材料(SNM′s)存在和/或诱发γ-光子和中子-粒子发射(例如,武器级的Pu或U;用于富集的气态UF6等)时,这样的能力的优点变得明显。通过屏蔽(shielding)的隐藏(concealment)是中子组分的更大挑战并且提供了在放射性同位素识别(RII)中包括中子传感能力的强推动力。
虽然本发明已经参考示范性实施方案进行描述,但是本领域技术人员应该理解的是可以进行各种变化并且在不偏离本发明范围的情况下等价物可以替换其元素。另外,在不偏离其本质范围的情况下,可以进行许多改变以便使特定的情况或材料适应于本发明的教导。因此,意图本发明不局限于作为实施本发明所预期的最佳方式而公开的特定的实施方案,而是本发明将包括全部属于所附权利要求范围的实施方案。
Claims (14)
1.用于辐射吸收和检测的半导体材料,其包括化学计量LiM2+GV的并且显示出反萤石型排序的三元组成,其中化学计量部分是Li=1,M2+=1,和GV=1,其中M2+选自由以下组成的组:Be、Mg、Ca、Sr、Ba、V、Cr、Mn、Fe、Ru、Os、Rh、Ir、Ni、Pd、Pt、Cu、Zn、Cd、Hg、Sn和Pb;其中GV选自由以下组成的组:N、P、As、Sb、Bi;其中Li包括6Li;并且
其中电子空穴对通过辐射吸收产生,并且电子空穴对通过产生电流脉冲来检测。
2.用于辐射吸收和检测的半导体材料,其包括化学计量LiM2+GV的并且显示出反萤石型排序的三元组成,其中化学计量部分是Li=1,M2+=1,和GV=1,其中M2+选自由以下组成的组:Be、Mg、Ca、Sr、Ba、V、Cr、Mn、Fe、Ru、Os、Rh、Ir、Ni、Pd、Pt、Cu、Zn、Cd、Hg、Sn和Pb;其中GV选自由以下组成的组:N、P、As、Sb、Bi;其中Li基本上由7Li组成;并且

3.根据权利要求1或2的材料,其中M2+和GV都具有小于0.1靶的热中子横截面。
4.根据权利要求1或2的材料,其中该材料吸收光子用于产生电能。
5.根据权利要求1的材料,其中该材料吸收中子用于产生电能。
6.根据权利要求1或2的材料,其中该材料掺杂以用作Li、M2+或GV的受体或供体的元素,由此产生p-型或n-型半导体。
7.根据权利要求6的材料,其中用作受体或供体的元素选自由以下组成的组:Li、Na、K、Rb、Be、Mg、Cu、Ag、Au、B、Al、Ga、In、Sc、Y、C、Si、Ge、Sn、O、S、Se和Te。
