技术领域
本装置及方法大体而言是关于提供等离子体掺杂(plasma doping,PLAD)应用中的轮廓调整解决方案以符合浓度及结深度(junction depth)要求。的更确切地说,所述的装置及方法是针对提供对元件缩放关键的垂宜方向及横向上的陡结。
背景技术
等离子体掺杂系统是已知的且用于在半导体晶圆中形成浅结且用于要求具有相对低能量离子的高电流的其他应用。在等离子体掺杂系统中,半导体晶圆置放在导电平台上,导电平台充当阴极且定位于等离子体掺杂反应室中。将可离子化的掺杂气体引入反应室中,且将电压脉冲施加于平台与阳极或腔壁之间,从而导致含掺杂剂气体的离子的等离子体的形成。等离子体在晶圆的附近具有等离子体鞘。所施加脉冲使等离子体中的离子加速穿过等离子体鞘且植入晶圆。植入的深度与晶圆与阳极之间所施加的电压相关。可达成非常低的植入能量。这些等离子体掺杂系统的实例在颁予Sheng的美国专利第5,354,381号、颁予Liebert等人的美国专利第6,020,592号以及颁予Goeckner的美国专利第6,182,604号中加以描述。在上述等离子体掺杂系统中,所施加的电压脉冲产生等离子体且加快自等离子体向晶圆的正离子的速度。在其他类型的等离子体系统中,举例而言,连续等离子体是借由来自定位于等离子体掺杂反应室的内部或外部的天线的电感耦合射频电源来产生。天线连接至RF电源。在间隔处,电压脉冲施加于平台与阳极之间,从而导致等离子体中的离子向晶圆的速度加快。

因此,需要提供在等离子体掺杂应用中的轮廓调整解决方案以符合浓度及结深度要求。
发明内容
本发明包括提供等离子体掺杂系统中的掺杂剂轮廓调整解决方案以符合浓度及结深度要求的方法及装置。可执行偏压斜线上升(Bias ramping)及偏压斜线上升率调整(bias ramp rate adjusting)以达成所要的掺杂剂轮廓,使得实现对等离子体掺杂系统中的元件缩放关键的垂直方向及横向上浅并陡的结。植入偏压的斜线上升可为线性或非线性斜线上升。可调整斜线上升植入偏压的速率且可相对于沉积速率变化速率。具体言之,斜线上升植入偏电的速率可快于、慢于或匹配沉积速率。可结合斜线上升工作周期(duty cycle)且结合改变至少一个植入制程参数来斜线上升植入偏压。执行斜线上升及调整以在最小化垂直方向及横向上的掺杂剂扩展的同时最大化保留剂量及近表面浓度。
本发明的第一目的是针对一种用于工件的等离子体植入的方法,其包含将掺杂剂气体引入至等离子体掺杂反应室中及斜线上升植入偏电以加快掺杂剂气体离子向工件的速度的步骤。斜线上升施加至工件的植入偏压以最大化植入工件中的掺杂剂气体离子的保留剂量及近表面浓度。
本发明的第二目的是针对一种等离子体掺杂装置,其包含等离子体掺杂反应室、平台、气体源及用于将掺杂剂气体植入工件中的电压源。电压源产生施加至工件的植入偏压以加快掺杂剂气体离子自等离子体向工件的速度,斜线上升植入偏压以最大化植入工件中的掺杂剂气体离子的保留剂量及近表面浓度。

具体实施方式
箱形掺杂剂轮廓在用于半导体元件制造的离子植入制程中是需要的。对于单能入射离子(诸如源自射束线布植机的离子)而言,掺杂剂轮廓通常是Gaussian型的。PLAD轮廓倾向于接近表面的最大值,其轮廓的尾部接近相同植入能量的射束线尾部。在需要某一轮廓形状的应用中,可借由改变植入能量及剂量进行轮廓调整。在PLAD应用中,表面沉积可在植入过程中发生,且借由施加与沉积厚度成正比的偏压可达成箱状轮廓。根据本发明的一个实施例,描述方法以控制PLAD应用中的斜线上升及/或斜线上升偏压的速率以最大化保留剂量及近表面浓度,同时最小化垂直方向及横向上的掺杂剂扩展。
在等离子体植入制程中,归因于源自等离子体的中性及低能量离子,沉积通常在晶圆表面发生。此沉积经由植入自植入开始处的零至较小值(例如,100埃)向高剂量植入的结尾(例如,2E16)逐渐增加。晶圆表面上的沉积薄膜可阻止植入离子的穿透深度,其可使离子植入经由植入制程逐渐变得更浅。本发明的一个实施例借由经由植入步骤逐渐增加植入电压来补偿增加的沉积。此补偿说明沉积速率在不同化学物及条件中是不同的事实。补偿可借由植入系统中安装的预程序化软件查找表或现地监视元件来达成。通过经由等离子体植入步骤变化表面沉积的厚度,离子的植入厚度可相应地经由等离子体植入步骤改变。植入特征借此加以改变以使植入对影响植入时间的剂量、偏压频率、脉冲宽度及其他制程参数敏感。
对于典型植入制程而言,近表面掺杂剂浓度的增加可导致尾部区域轮廓处成比例的增加。结深度(垂直及横向上的)对离子能量及尾部浓度是敏感的。深结通常对元件效能产生负面影响。对于要求高的近表面掺杂剂浓度的应用而言,需要高植入剂量但植入能量受结目标限制。低能量存在一个问题:高剂量植入导致低晶圆产量。在PLAD中,低能量离子也可借由表面沉积阻断,从而导致低保留剂量问题。高偏压可满足剂量目标但不符合结目标。
需要高剂量或表面浓度以达成低接触电阻及低扩展电阻。垂直方向及横向上的浅并陡的结对元件缩放是关键的。根据本发明的一个实施例,提供PLAD的轮廓调整解决方案以符合浓度及结深度需要。适合于本发明的实施例的等离子体离子植入系统的一实例在图1中加以说明。处理反应室10界定封闭体积12。定位于处理室10内的平台提供用于固持基板(诸如半导体晶圆20)的表面。阳极24可与平台14成间隔关系安置于处理室10内。阳极24可连接至处理反应室10的导电壁,其两者可连接至地面。或者,平台可连接至地面,且阳极24脉冲至负电压。在进一步的实施例中,阳极24及平台14两者可相对于地面而偏压。半导体晶圆20及阳极可经由平台14连接至高电压源30使得半导体晶圆20充当阴极。电压源30可提供振幅在约20至2000伏的范围内的脉冲持续约1至200微秒并提供约100赫兹至20千赫兹的脉冲重复率。然而,应了解这些脉冲参数值仅以举例方式给出且其他值可由熟习此项技术者在本发明的范畴内来利用。
控制器50调节气体自气体源(未图示)供应至处理反应室10的速率以供应含植入至半导体晶圆20中的所要掺杂剂的可离子化气体。此组态以所要流动速率及恒压提供处理气体的连续流动。熟习此项技术者应了解可利用其他组 态以调节气体压力及流动。厚度检测器52与处理室10连通且提供检测信息至控制器50。厚度检测器52可为基于反射率的现地薄膜厚度监视器,然而,其他已知感应器可用于观测晶圆表面的沉积速率。视系统的组态而定,等离子体离子植入系统也可包括额外组件。系统通常包括控制且监视等离子体离子植入系统的组件的制程控制系统(未图示)以实施所要植入制程。利用连续或脉冲RF能量的系统包括耦接至天线或感应线圈的RF源。系统也可包括磁元件,其提供限制电子且控制等离子体密度及空间分布的磁场。
在运作过程中,半导体晶圆20定位于平台14上且压力控制系统在处理反应室10内产生所要压力及气体流动速率。电压源30施加一系列高电压脉冲至半导体晶圆20,从而导致在半导体晶圆20与阳极24之间的等离子体放电区域48中形成等离子体40。等离子体40含有可离子化气体的正离子且包括半导体晶圆20附近(通常在表面处)的等离子体鞘42。阳极24与平台14之间在高电压脉冲期间显现的电场加快正离子自等离子体40越过等离子体鞘42至平台14的速度。加速离子植入至半导体晶圆20中以形成杂质材料的区域。脉冲电压经选择以在半导体晶圆20中植入正离子至所要深度。脉冲的数目及脉冲持续时间经选择以在半导体晶圆20中提供杂质材料的所要剂量。每脉冲的电流是脉冲电压、脉冲宽度、脉冲频率、气体压力及种类以及电极的任何可变位置的函数。举例而言,可调整阴极至阳极的间隔以用于不同电压。
如上所注意的,通常用于等离子体植入的掺杂剂气体种类在植入制程中可解离为中性粒子且在半导体晶圆20上形成沉积表面层。形成沉积表面层的掺杂剂气体种类的实例包括AsH、PH3(三磷化氢)及B2H6。某些氟化物(诸如BF3)可在确定的等离子体掺杂条件下形成沉积表面层。举例而言,砷气可解离为As、AsH及AsH2,其可沉积在半导体晶圆20的表面上。类似地,三氟化硼可解离为B、BF及BF2,其可沉积在半导体晶圆20的表面上。这些沉积表面层导致剂量不可重复性、较差剂量均一性及度量问题。
在本实施例中,作为化学物及等离子体掺杂条件的函数的沉积速率得以特征化。沉积层对于入射离子的阻止能力(stopping power)也得以特征化。第一植入偏压(V1)用以完成预定第一目标剂量,从而允许第一沉积层在如图2(a)所示的第一植入时期t1期间成长。接着第二植入偏压(V2)用以完成第二剂量,其中第二植入能量根据沉积层厚度来调整。随后的植入偏压及植入时间可重复直至达成总植入剂量。反复的数目n可根据特定应用加以选择。在特征化作为化学物及等离子体掺杂条件的函数的沉积速率中,可开发知识库。等离子体掺杂系统可存取此知识库用以估计取决于植入过程所要求的配方的沉积速率。植入偏压或偏压频率通常经由植入制程缓升以补偿始于零且随着植入制程逐渐增加的沉积。
在本发明的另一实施例中,遵循线性或非线性曲线,连续调整偏压直至总剂量如图2(b)所示达成。可使用包括现地薄膜厚度检测器52及其他制程监视器的反馈控制系统使得植入偏压或频率的增加对于获得额外动量的离子穿透表面薄膜刚好是足够的。偏压增加量可多于或少于补偿沉积层以达成所要掺杂剂轮廓所需的量。
在本发明的一个实施例中,此方法以五步偏压斜线上升(自4千伏至6千伏,每步0.5千伏)在B2H6等离子体掺杂系统中测试。在图3中,次级离子质谱分析(secondary ion mass spectroscopy,SIMS)结果展示近似于6千伏的保留剂量及表面浓度,但结深度浅于5千伏处的深度且这种结果可借由Rs资料来确认。本发明的实施例也可加以实施用于要求箱状轮廓的PLAD制程,诸如超浅结(ultra shallow junction,USJ)形成、源/漏极延伸(source/drain extension,SDE)、源/漏极及多晶硅栅极掺杂以及使用高剂量、低能量植入的材料改性。
对于本发明的一个目的而言,所要的掺杂剂轮廓可借由偏压斜线上升来达成。在此实施例中,执行依赖于沉积速率的线性偏压斜线上升且在另一实施例中,执行也依赖于沉积速率的非线性偏压斜线上升以最大化保留剂量。也可调整偏压斜线上升率快于或慢于沉积速率。又,可执行反向偏压斜线上升以用于具有净蚀刻的制程。偏压斜线上升也可与工作周期斜线上升组合以防止可在高工作周期偏压斜线上升处发生的晶圆表面电弧(wafer surface arcing)。偏压斜线上升也可与改变一或多个制程参数组合以最大化保留剂量而无需深掺杂剂轮廓。可改变的制程参数的实例包括压力、气体流量、气体成份、射频电源及温度。应了解可改变其他制程参数且本发明不受提供为某些实例的上述参考制程参数的限制。又,为高表面浓度或深轮廓尾部可执行在任何情形中设计的轮廓、沉积、蚀刻或一个也不执行。可执行初始沉积以减少沟道效应(channeling)。开路或闭路控制可用于偏压斜线上升。现地及非原位(ex-situ)沉积测量可用于这些控制回路。

图5(a)、5(b)及5(c)说明偏压斜线上升,其与工作周期斜线上升组合从而以较低斜线上升偏压达成较高工作周期以改良晶圆产量及晶圆的光阻调节。偏压仅在如图5(a)所示的“开”时期施加。然而,可控制偏压的振幅由控制器50分离。又,偏压可始于如图5(b)所示的较低工作周期且结束于如图5(c)所示的较高工作周期,或偏压可始于如图5(c)所示的较高工作周期且结束于如图5(b)所示的较低工作周期。
图6说明当偏压斜线上升相对于沉积速率变化时对掺杂剂轮廓的影响。在图6中,线I展示慢于沉积速率的偏压斜线上升,线II展示匹配沉积速率的偏压斜线上升且线III展示快于沉积速率的偏压斜线上升。对于降低接触电阻而言,表面最大轮廓是所要的,同时浅或较深轮廓对于结深度控制及致动是所要的。
图7说明在具有净表面蚀刻的制程中利用反向偏压斜线上升的本发明的实施例。减少离子能量以匹配表面移除率使得基板内的离子分布保持很大程度上的相同。又,偏压的减小视表面移除率而定可与时间成线性或非线性。因此,保留剂量得以最大化而无需发生深掺杂剂轮廓。
图8说明本发明的实施例,其中在未施加偏压持续预定量的时间的情况下,可进行初始沉积。当使用单晶基板时,归因于穿透初始沉积层的离子的角扩展,可减少或甚至消除沟道尾部。借此,可减少沟道效应而无需预非晶化(pre-amorphization)植入,其对SDE掺杂中USJ的形成是关键的。又,掺杂剂横向分布可用入射离子能量、通量及沉积速率的知识而模型化。
虽然本发明已结合上文概述的特定实施例加以描述,显然,许多替代、修改及变化对熟习此项技术者而言是显而易见的。因此,如上陈述的本发明的实施例欲为说明性的而非限制性的。在不偏离如以下权利要求所界定的本发明的精神及范畴的情况下,可作出各种改变。
Claims (25)
1.一种用于工件的等离子体植入的方法,包含:
引入掺杂剂气体至等离子体掺杂反应室中以形成含所述掺杂剂气体的离子的等离子体,所述等离子体在所述工件的表面处或接近所述工件的表面处具有等离子体鞘;以及
斜线上升施加至所述工件的植入偏压以加快所述掺杂剂气体的离子穿过所述等离子体鞘朝向所述工件且植入所述掺杂剂气体的离子至所述工件中,其中所述植入偏压的斜线上升将掺杂剂气体的离子的保留剂量及近表面浓度最大化至所述工件。
2.如权利要求1所述的用于工件的等离子体植入的方法,其中斜线上升所述植入偏压的步骤包含线性斜线上升。
3.如权利要求1所述的用于工件的等离子体植入的方法,其中斜线上升所述植入偏压的步骤包含非线性斜线上升。
4.如权利要求1所述的用于工件的等离子体植入的方法,其中斜线上升所述植入偏压的步骤包含调整斜线上升的速率。
5.如权利要求1所述的用于工件的等离子体植入的方法,其中斜线上升所述植入偏压的步骤还包含与其组合的斜线上升工作周期的步骤。
6.如权利要求1所述的用于工件的等离子体植入的方法,其中斜线上升所述植入偏压的步骤还包含与其组合的改变至少一个植入制程参数的步骤。
7.如权利要求6所述的用于工件的等离子体植入的方法,其中所述至少一个植入制程参数包含压力、气体流量、气体成份、射频电源及温度参数。
8.如权利要求1所述的用于工件的等离子体植入的方法,其中斜线上升所述植入偏压的速率匹配中性粒子及所述掺杂剂气体的离子的沉积速率。
9.如权利要求1所述的用于工件的等离子体植入的方法,其中斜线上升所述植入偏压的速率快于中性粒子及所述掺杂剂气体的离子的沉积速率。
10.如权利要求1所述的用于工件的等离子体植入的方法,其中斜线上升所述植入偏压的速率慢于中性粒子及所述掺杂剂气体的离子的沉积速率。
11.如权利要求1所述的用于工件的等离子体植入的方法,其中斜线上升所述植入偏压的步骤包含反向斜线上升。
12.如权利要求1所述的用于工件的等离子体植入的方法,还包含在植入所述掺杂剂气体的离子的步骤中的中性粒子及掺杂剂气体的离子的初始沉积步骤。
13.如权利要求1所述的用于工件的等离子体植入的方法,还包含监视沉积层的厚度且回应于监视到的厚度提供反馈控制至所述植入偏压的斜线上升的步骤。
14.如权利要求1所述的用于工件的等离子体植入的方法,其中所述工件是半导体晶圆。
15.一种等离子体掺杂装置,其包含:
等离子体掺杂反应室;
平台,定位在所述等离子体掺杂反应室中;
气体源,耦接至所述等离子体掺杂反应室,以引入掺杂剂气体至所述等离子体掺杂反应室中且产生含所述掺杂剂气体的离子的等离子体;以及
电压源,用于产生施加至工件的植入偏压以加快所述掺杂剂气体的离子自所述等离子体朝向所述工件且植入所述掺杂剂气体的离子至所述工件中,其中所述植入偏压经斜线上升以将掺杂剂气体的离子的保留剂量及近表面浓度最大化至所述工件。
16.如权利要求15所述的等离子体掺杂装置,其中所述植入偏压是线性斜线上升的。
17.如权利要求15所述的等离子体掺杂装置,其中所述植入偏压是非线性斜线上升的。
18.如权利要求15所述的等离子体掺杂装置,其中所述植入偏压的速率经调整。
19.如权利要求15所述的等离子体掺杂装置,其中所述植入偏压是结合斜线上升工作周期而斜线上升。
20.如权利要求15所述的等离子体掺杂装置,其中所述植入偏压是结合改变至少一个植入制程参数而斜线上升。
21.如权利要求20所述的等离子体掺杂装置,其中所述至少一个植入制程参数包含压力、气体流量、气体成份、射频电源及温度参数。
22.如权利要求15所述的等离子体掺杂装置,其中所述植入偏压斜线上升的速率匹配中性粒子及所述掺杂剂气体的离子的沉积速率。
23.如权利要求15所述的等离子体掺杂装置,其中所述植入偏压斜线上升的速率快于中性粒子及所述掺杂剂气体的离子的所述沉积速率。
24.如权利要求15所述的等离子体掺杂装置,其中所述植入偏压斜线上升的速率慢于中性粒子及所述掺杂剂气体的离子的所述沉积速率。
25.如权利要求15所述的等离子体掺杂装置,其中所述植入偏压是反向斜线上升的。
