Die Erfindung liegt auf dem Gebiete der Oberflächenbehandlungen mittels reaktiver Teilchen, die in einem Glimmentladungs-Plasma entstehen, und bezieht sich auf ein Verfahren und eine Vorrichtung nach den Oberbegriffen der entsprechenden, unabhängigen Patentansprüche. Verfahren und Vorrichtung dienen dazu, eine derartige, Plasma-unterstützte Oberflächenbehandlung zu überwachen, insbesondere eine Plasma-unterstützte, chemische Abscheidung aus der Gasphase oder eine Plasma-unterstützte Polymerisation, insbesondere eine Plasma-unterstützte, chemische Abscheidung von Siliziumoxid aus der Gasphase auf einem Kunststoffsubstrat.
Plasma-unterstützte, chemische Abscheidung von Siliziumoxid aus der Gasphase auf einem Kunststoffsubstrat wird bekannterweise verwendet, um die Gasbarriere-Eigenschaften des Substrates zu verbessern. Derartige Beschichtungsprozesse werden beispielsweise verwendet zur Beschichtung von Kunststoffbehältern, beispielsweise zur Beschichtung der Innenoberflächen von Flaschen aus Poly-ethylenterephthalat, oder zur Beschichtung von dünnen Kunststofffolien beispielsweise aus Polyethylen, Polypropylen, Polyethylenterephthalat oder Polyamid.
Die beschichteten Folien werden beispielsweise in mehrschichtigen Verpackungsmaterialien, die beispielsweise Karton und weitere Kunststoffschichten enthalten, integriert und dienen als Barriereschichten, indem sie die Gaspermeabilität derartiger Konstrukte re duzieren zu einem Grad, der mit dem Barriereeffekt einer dünnen Aluminiumschicht vergleichbar ist.
Für die Plasma-unterstützte, chemische Abscheidung von Siliziumoxid aus der Gasphase wird üblicherweise als Prozessgas eine Mischung aus einer Organosilizium-Verbindung, Sauerstoff und einem inerten Gas (z.B. Helium oder Argon) verwendet. Anwendbare Organosilizium-Verbindungen sind beispielsweise Hexamethylendisiloxan und/oder Tetramethylendisiloxan. Das Plasma wird in diesem Gas üblicherweise aufrechterhalten mithilfe eines alternierenden, elektrischen Feldes (z.B. Niederfrequenz oder Radiofrequenz), durch Mikrowellen oder durch eine Kombination von verschiedenen Frequenzen.
Für die Behandlung des Substrates mit den im Plasma entstehenden, reaktiven Teilchen wird das Substrat entweder direkt dem Plasma ausgesetzt, indem es zwischen zwei Elektroden, die in geeigneter Weise unter Spannung gesetzt sind, positioniert wird, oder die Behandlung ist eine Fernbehandlung, in der das Substrat in einer Entfernung vom Plasma posi-tioniert und dem Gas, das die reaktiven Teilchen enthält, ausgesetzt wird.
Für die Beschichtung von Bahnen dünner Kunststofffolien mithilfe von Plasma, das durch Niederfrequenz oder Radiofrequenz aufrechterhalten wird, wird beispielsweise vorgeschlagen, zwei Plattenelektroden vorzusehen, diese unter Spannung zu setzen, derart, dass dazwischen ein Plasma aufrechterhalten wird, ein Prozessgas oder eine Prozessgasmischung zwischen die Elektroden zuzuführen und das Folienmaterial durch das Plasma zu bewegen. Dabei ist beispielsweise eine der Elektroden eine Trägertrommel und die Gegenelektrode hat eine konkave Form, wobei die beiden Elektroden zusammen einen gebogenen Zwischenraum zwischen der Umfangsfläche der Trommel und der Gegenelektrode bilden.
Das Folienmaterial wird auf der üblicherweise gekühlten Umfangsfläche der Trommel positioniert, und die Trommel wird ge dreht, wodurch das Folienmaterial durch den Zwischenraum vorgeschoben, von einer Zuführungsrolle auf der einen Seite der Trommel abgewickelt und auf einer Produktrolle auf der anderen Seite der Trommel aufgewickelt wird.
Für die Beschichtung eines Substrates bzw. einer Oberfläche des Substrates mithilfe eines Plasmas, das durch Mikrowellen aufrechterhalten wird, wird das Substrat oder dessen Oberfläche in einer geeigneten Mikrowellenkammer positioniert. Eine Folienbahn kann beispielsweise frei durch die Mikrowellenkammer gespannt werden.
Die Qualität der Beschichtung mit Siliziumoxid, insbesondere der Grad, in dem diese fähig ist, die Gaspermeabilität zu reduzieren (Barrierequalität), ist stark abhängig von der Stöchiometrie und der Struktur des abgeschiedenen Siliziumoxids. Diese sind ihrerseits von der Zusammensetzung und dem Druck der Prozessgasmischung und von weiteren, meist elektrischen Plasmaparametern abhängig. Um eine konstant hohe Barrierequalität zu erreichen, ist es aus diesem Grunde wichtig, das Plasma zu überwachen, das heisst das Plasma on-line zu analysieren und den Prozess der Plasma-unterstützten Abscheidung aus der Gasphase anhand der Überwachungsresultate zu regulieren.
Gemäss L. Schott (Plasma Diagnostics, herausgegeben von W. Lochte-Holtgreven, American Institute of Physics, 1995, Seite 668), wird für eine Plasmadiagnose eine Langmuir-Sonde verwendet. Diese Sonde wird im Plasma positioniert und erlaubt die Messung von Elektronen- und Ionenströmen, aus denen Plasmaparameter wie Elektronendichte, Plasmatemperatur und Plasmaspannung abgeleitet werden können. Die Langmuir-Sonde ist nicht anwendbar für Beschichtungsprozesse, da sie im Plasma positioniert und dadurch der Beschichtung ausgesetzt ist, die sie in sehr kurzer Zeit "blind" macht.
Gemäss J. Felts et al. (US-4 888 199) werden Plasma-unterstützte Prozesse überwacht durch on-line-Spektralanalyse des Lichts, das vom Plasma ausgestrahlt wird. Dabei wird vorgeschlagen, Intensitätsverhältnisse zwischen spezifischen Emissions-Linien (H alpha , H beta und He) zu überwachen, welche Verhältnisse mit der Elektronentemperatur im Plasma korreliert sind. Für denselben Zweck schlagen R. Lamedola und R. d'Agostino (Pure and Applied Chemistry, Proceeding of 13th International Symposium of Plasma Chemistry, Bejing, 18-22. August 1997) aktinometrisch optische Spektroskopie vor, wobei das Verhältnis der CH und der Ar-Strahlung als Parameter für die Regulierung der Beschichtungs-Stöchiometrie und der Barrierequalität verwendet wird.
Die Erfindung stellt sich die Aufgabe, ein Verfahren und eine Vorrichtung zu schaffen, die zur Überwachung einer Plasma-unterstützten Oberflächenbehandlung dienen, in der ein Prozessgas zur Anwendung kommt, das mindestens eine oxidierende Komponente enthält. Insbesondere sollen Verfahren und Vorrichtung zur Überwachung einer chemischen Abscheidung aus der Gasphase und einer Plasma-unterstützten Polymerisation dienen, insbesondere einer Plasma-unterstützten, chemischen Abscheidung von Siliziumoxid aus der Gasphase, in der eine Prozessgasmischung verwendet wird, die eine Organosilizium-Verbindung und Sauerstoff enthält. Verfahren und Vorrichtung gemäss Erfindung sollen anwendbar sein für die Regulierung der Behandlungsqualität, insbesondere der Beschichtungsqualität, die abhängig ist von der Zusammensetzung und der Struktur der Beschichtung.
Verfahren und Vorrichtung sollen einfach sein und so unabhängig wie möglich vom spezifischen Prozess bezüglich beispielsweise der Art der Energiezufuhr zum Plasma und des Gasdrucks im Plasma.
Diese Aufgabe wird gelöst durch das Verfahren und die Vorrichtung, wie sie in den unabhängigen Patentansprüchen definiert sind.
Ein Plasma, das in einer Gasmischung mit einer oxidierenden Komponente (z.B. Sauerstoff oder Stickoxide) aufrechterhalten wird, enthält Kohlendi-oxid und gegebenenfalls Kohlenmonoxid, wenn die Gasmischung ferner auch mindestens eine organische Verbindung enthält. Ferner wird Kohlendioxid und gegebenenfalls Kohlenmonoxid auch in Plasmas festgestellt, wenn das Plasma in unerwünschter Weise mit einem zu behandelnden, organischen Sub-strat oder mit einem organischen Teil der Vorrichtung, in der die Plasmabehandlung durchgeführt wird, reagiert. Es zeigt sich, dass die Menge von Kohlendioxid und/oder Kohlenmonoxid im Plasma nicht nur mit der Zusammensetzung der Gasmischung, die dem Plasma zugeführt wird, korreliert ist, sondern auch mit weiteren Plasmaparametern und Vorrichtungsbedingungen.
Aus diesem Grunde ist die Kohlendioxid- und/oder Kohlenmonoxid-Konzentration im Plasma auch korreliert mit den Eigenschaften einer Beschichtung, die auf einer Oberfläche eines Substrates in einem entsprechenden Plasma-unterstützten, chemischen Abscheidungs-Prozess aus der Gasphase oder einer Plasma-unterstützten Polymerisation erstellt wird.
Für die Überwachung der Kohlendioxid- und/oder Kohlenmonoxid-Konzentration in einem Plasma wird die Infrarot-Absorption von Kohlendioxid und/oder Kohlenmonoxid überwacht durch die Messung des Intensitätsverlustes eines Infrarot-Strahles, der durch das Plasma gerichtet wird. Das infrarote Licht des Strahles ist vorteilhafterweise monochromatisch und hat eine Wellenlänge von 4,3 +/- 0,2 mu m (maximale Absorption durch CO 2 -Streckungsvibrationen), was dem Passband von im Handel erhältlichen Filtern entspricht, eine Wellenlänge von 15,0 +/- 0,2 mu m (maximale Absorption durch CO 2 -Biegungsvibrationen) oder eine Wellenlänge zwischen 4,50 und 4,85 mu m (CO-Vibrationen).
Es zeigt sich, dass in einer Plasma-unterstützten, chemischen Abscheidung von Siliziumoxid aus der Gasphase, in der eine Prozessgasmischung mit einer Organosilizium-Verbindung und Sauerstoff verwendet wird, die Barriereeigenschaften des Substrates nach der Behandlung korreliert sind mit der Kohlendioxid-Konzentration im Plasma und dass konstante Barriereeigenschaften erreicht werden können, wenn die Messdaten bezüglich Kohlendi-oxid-Konzentration benützt werden, um die Zusammensetzung der Gasmischung zu regulieren.
Gemäss Erfindung wird der Kohlendioxid-Gehalt des Plasmas gemessen, indem ein Strahl von infrarotem Licht mit einer Wellenlänge von 4,3 +/- 0,2 mu m und einer konstanten Intensität durch das Plasma gerichtet wird und indem die Intensität des Strahles bei seinem Austritt aus dem Plasma gemessen wird. Für die Korrelation zwischen gemessenem Intensitätsverlust und Beschichtungsqualität und für die Bestimmung von Grenzwerten für die Regulierung eines spezifischen Prozesses ist es notwendig, das entsprechende System zu kalibrieren. Messdaten, die während der Überwachung erhalten werden, werden dann mit Grenzwerten aus der Kalibrierung verglichen, und anhand der Vergleichsresultate werden Steuersignale erzeugt.
Die Steuersignale werden beispielsweise in geschlossenen Regelkreisen verwendet, indem damit beispielsweise die Zuführung einzelner Komponenten der Prozessgasmischung, der Gasfluss (Pumpenleistung) oder die Feldstärke (elektrische Leistung) gesteuert werden oder indem damit optische oder akustische Alarmmittel oder ein Notstopp aktiviert wird.
Für Plasma-unterstützte Prozesse, in denen dünnes Kunststoffmaterial auf einem Träger (z.B. auf einer Trägertrommel) durch das Plasma gefördert und dabei beschichtet wird, zeigt es sich, dass die Überwachung zusätzlich zur Verwendung als Qualitätskontrolle und Prozessregulierung auch weitere Anwendungen haben kann. Es zeigt sich, dass kurzfristige Erhöhungen (bursts) der Kohlendioxidmenge, das heisst ein steiler Anstieg in der Kohlendioxid-Konzentration unmittelbar gefolgt von einer steilen Abnahme auf Unebenheiten oder Falten im Folienmaterial, das heisst auf Positionierungsfehler wie beispielsweise auf eine ungenügende Folienspannung zurückzuführen sind.
Dabei wird vermutet, dass kurze Erhöhungen des Kohlendioxids bei Unebenheiten oder Falten im Substrat auf thermischen Effekten beruhen, die dadurch hervorgerufen werden, dass das Substrat im Bereiche von Unebenheiten oder Falten weniger gekühlt und deshalb zu einem höheren Grad oxidiert wird als in Bereichen ohne Un-ebenheiten oder Falten.
Für Plasma-unterstützte Prozesse mit einer Prozessgasmischung mit einer oxidierenden Komponente, welche Prozesse für eine Beschichtung eines dünnen Kunststoffsubstrates (z.B. Bahn einer dünnen Kunststofffolie) dienen, ist es aus den oben genannten Gründen vorteilhaft, nicht nur den absoluten Wert des Intensitätsverlustes (Absorption durch Kohlendioxid) zu messen, sondern auch den Gradienten von entsprechenden Zu- und Abnahmen und die Zahl steiler Peaks, die pro Zeiteinheit auftreten, und diese für die Steuerung der Substratspannung und/oder der Bahnpositionierungsmittel zu verwenden.
Zusätzlich ist es auch möglich, mit derselben Überwachungseinrichtung den Wassergehalt im Plasma zu überwachen. Veränderungen im Wassergehalt können bedingt sein durch Leckagen im Kühlsystem beispielsweise der Elektroden oder der Mittel zur Positionierung des Substrates oder durch Luft, die durch Leckagen im Gehäuse, in dem der Plasma-unterstützte Prozess durchgeführt wird, stammen können. Für die Überwachung des Wassergehaltes in einem Plasma mittels Infrarot-Absorption wird der Infrarot-Strahl gefiltert oder monochromatisiert auf eine Wellenlänge von 2,7 +/- 0,2 mu m, was dem Maximum der Wasserabsorption entspricht.
Die erfindungsgemässe Vorrichtung weist Mittel auf zur Transmission eines Strahles von infrarotem Licht mit konstanter Intensität durch das Plasma, Mittel zur Messung der Intensität des Infrarot-Strahls in mindestens einem spezifischen Wellenlängenbereich auf der Austrittsseite des Plasmas, Mittel zum Vergleich der gemessenen Intensität mit Grenzwerten aus einer Kalibrierung des Systems und entsprechenden Experimenten und Mittel zur Erzeugung von Steuersignalen anhand der Resultate des Vergleichs und zur Übermittlung der Steuersignale an Stellglieder, die eine Prozess funktion steuern, wie beispielsweise die Strömung einer Komponente der Prozessgasmischung und/oder der Prozessgasdruck, oder an Alarmmittel.
Das erfindungsgemässe Verfahren und die erfindungsgemässe Vorrichtung werden im Detail beschrieben anhand der folgenden Figuren. Dabei zeigen: Fig. 1 für eine Plasma-unterstützte Abscheidung von Siliziumoxid aus der Gasphase, die Korrelation zwischen der Kohlendioxid-Absorption und den Bar-riereeigenschaften eines behandelten Substrates als Funktion des Verhältnisses zwischen Sauerstoff und Organosilizium-Verbindung (Hexamethyldisiloxan) in der Prozessgasmischung; Fig. 2 eine Serie von Messungen der Infrarot-Absorption aus der Überwachung einer Plasma-unterstützten Oberflächenbehandlung einer Kunststofffolie; Fig. 3 sehr schematisch eine beispielhafte Ausführungsform der erfindungsgemässen Vorrichtung.
Fig. 1 zeigt eine graphische Darstellung von Kalibrierungsexperimenten für den Prozess der Beschichtung einer PET-Folie mit einer Dicke von 12 mu m mit einer Barriereschicht aus Siliziumoxid, wobei eine Prozessgasmischung verwendet wird, die Sauerstoff (O2), Hexamethyldisiloxan (HMDSO) und Helium enthält. Mit 1 ist die Kurve der Infrarot-Absorption bei einer Wellenlänge von 4,3 +/- 0,2 mu m (bedingt durch Kohlendioxid im Plasma) als Funktion des Verhältnisses O2/HMDSO in der Prozessgasmischung bezeichnet. Mit 2 ist die Funktion der Durchlässigkeit der beschichteten Folie in Kubikzentimetern Sauerstoff, die durch die Folie in einem Tag bei einer Druckdifferenz von einer Atmosphäre durchdringen, in Abhängigkeit wiederum des Verhältnisses O2/HMDSO bezeichnet.
Die Messdaten wurden erhalten durch Variation der Sauerstoff-Strömung und entsprechender Anpassung der Ent lüftung der Prozesskammer bei konstanten elektrischen Parametern und konstanter HMDSO-Strömung.
Die graphische Darstellung zeigt, dass der gemessene Intensitätsverlust bzw. der Kohlendioxid-Gehalt im Plasma mit steigendem Verhältnis O2/HMDSO steigt und bei einem Verhältnis von ca. 30 einen Sättigungswert erreicht. Die Durchlässigkeit des behandelten Substrates erreicht ein Minimum (beste Barrierequalität) bei einem Verhältnis O2/HMDSO von ca. 20. Das bedeutet, dass im betrachteten System optimale Barriereeigenschaften erreicht werden, wenn der Sauerstoffüberschuss über die Infrarot-Absorption auf einem Wert gehalten wird, der einem Verhältnis von O2/HMDSO von über 10, vorteilhafterweise zwischen 20 und 30 gehalten wird.
Fig. 2 zeigt die Überwachung einer kontinuierlichen Plasma-unterstützten Behandlung einer dünnen Kunststofffolie, beispielsweise die Beschichtung mit einer Barriereschicht aus Siliziumoxid. Das Diagramm zeigt den gemessenen Intensitätsverlust L als Funktion der Zeit t. Die Kurve weist Bereiche mit im Wesentlichen konstantem Kohlendioxid-Gehalt auf und zwischen zwei derartigen Bereichen eine Phase mit Peaks 3. Diese Peaks sind mit Unebenheiten oder Falten im gerade behandelten Bereich des Folienmaterials oder mit einer unregelmässigen Positionierung des Materials auf einem gekühlten Träger korreliert.
Fig. 3 zeigt in einer sehr schematischen Art eine beispielhafte Vorrichtung für die Überwachung eines Plasma-unterstützten Prozesses für die Oberflächenbehandlung eines dünnen Folienmaterials mithilfe einer Prozessgasmischung, die eine oxidierende Komponente aufweist, beispielsweise zur Überwachung eines Prozesses zur kontinuierlichen Beschichtung einer Bahn eines solchen Materials mit einer Schicht aus Siliziumoxid unter Verwendung einer Prozessgasmischung, die Sauerstoff und eine Organosilizium-Verbindung enthält
Die Bahn 10 (geschnitten dargestellt) wird durch eine rotierende Trommel 11 gehalten. Zwischen der Trommel und einer Gegenelektrode 12 wird ein Plasma 13 aufrechterhalten durch geeignete Beaufschlagung der Elektroden mit einer elektrischen Spannung. Die Prozessgasmischung wird dem Plasma zugeführt via Rohrsammler 14, der an geeignete Quellen der Komponenten des Gasgemisches angeschlossen und mit Mitteln zur Veränderung der Zuflussströmung jeder Komponente des Gemisches ausgerüstet ist. Die Prozessgasmischung wird durch das Plasma bewegt durch Absaugung durch eine geeignete Pumpe 15. Von einer Quelle 16 für infrarotes Licht wird ein Strahl 17 durch das Plasma 13 gerichtet und durch ein geeignetes, optisches System (z.B. eine Linse) auf einen Infrarotdetektor 18 fokussiert.
Der gewünschte Wellenlängenbereich kann gewählt werden durch Wahl einer entsprechenden Lichtquelle oder durch einen entsprechenden Filter, der im Strahlenweg positioniert wird. Das System weist ferner eine Recheneinheit 20 auf, die für den Empfang der Daten der Absorptionsmessung, für den Vergleich der erhaltenen Messdaten mit gespeicherten Grenzwerten, für die Erzeugung von Steuersignalen anhand der Vergleichsresultate und für die Übermittlung dieser Steuersignale zur Steuerung beispielsweise des Sammlers 14 und/oder der Entlüftungspumpe 15 und/oder für die Aktivierung von Alarmmitteln 21 ausgerüstet ist.
Wenn der Plasma-unterstützte Prozess, der nach dem erfindungsgemässen Verfahren überwacht werden soll, bei reduziertem Druck durchgeführt wird, weist das System eine evakuierte Reaktionskammer 22 auf, die gegebenenfalls als Gegenelektrode dient. Für Eingang und Ausgang des Infrarot-Strahles sind an entsprechenden, einander gegenüberliegenden Stellen des Gehäuses Fenster 23 vorzusehen. Diese Fenster sind aus einem Material herzustellen, das sich für ungehinderten Durchlass des infraroten Lichtes eignet und müssen je nach Anwendung gegebenenfalls vor einer Beschichtung geschützt werden. Zinkselenid eignet sich als Fenstermaterial und Schutz vor Beschichtung kann erreicht werden durch ein Antihohlkathoden-Gitter.
Zur Entstörung der Messsignale, die durch den Detektor 18 erzeugt werden, ist es vorteilhaft, in an sich bekannter Weise zwischen der Quelle 16 und der Eingangsseite des Plasmas einen Strahlenunterbrecher zur Erzeugung von Lichtpulsen mit einer vorgegebenen Frequenz (z.B. 116 kHz) vorzusehen und das Detektorsignal mithilfe eines synchronisierten Verstärkers, der auf die Unterbrecherfrequenz abgestimmt ist, zu messen.
Alle Elemente der erfindungsgemässen Vorrichtung sind dem Fachmann bekannt, und die Vorrichtung, die in der Fig. 3 nur sehr schematisch dargestellt ist, kann ohne Probleme von einem Fachmann realisiert und durch unterschiedliche Positionierungsmittel und/oder unterschiedliche Mittel für die Energiezufuhr angepasst werden für andere Plasma-unterstützte Prozesse mit anderen Mitteln zur Aufrechterhaltung des Plasmas (z.B. Mikrowellen), für Plasmas bei reduziertem Druck oder im Bereiche von Umgebungsdruck (Corona, dielektrische Barriere-Entladung, uniforme Glimmentladung) und/oder für Anwendungen zur Behandlungen von anderen Substraten.

The quality of the coating with silicon oxide, in particular the degree to which it is able to reduce the gas permeability (barrier quality), is strongly dependent on the stoichiometry and the structure of the deposited silicon oxide. These in turn depend on the composition and pressure of the process gas mixture and on other, mostly electrical, plasma parameters. For this reason, in order to achieve a consistently high barrier quality, it is important to monitor the plasma, i.e. to analyze the plasma online and to regulate the process of plasma-assisted deposition from the gas phase on the basis of the monitoring results.
According to L. Schott (Plasma Diagnostics, edited by W. Lochte-Holtgreven, American Institute of Physics, 1995, page 668), a Langmuir probe is used for a plasma diagnosis. This probe is positioned in the plasma and allows the measurement of electron and ion currents, from which plasma parameters such as electron density, plasma temperature and plasma voltage can be derived. The Langmuir probe cannot be used for coating processes because it is positioned in the plasma and is therefore exposed to the coating, which makes it "blind" in a very short time.
According to J. Felts et al. (US-4 888 199) plasma assisted processes are monitored by on-line spectral analysis of the light emitted by the plasma. It is proposed to monitor the intensity relationships between specific emission lines (H alpha, H beta and He), which relationships are correlated with the electron temperature in the plasma. For the same purpose, R. Lamedola and R. d'Agostino (Pure and Applied Chemistry, Proceeding of 13th International Symposium of Plasma Chemistry, Bejing, August 18-22, 1997) propose actinometric optical spectroscopy, the ratio of CH and Ar -Radiation is used as a parameter for the regulation of the coating stoichiometry and the barrier quality.
The object of the invention is to create a method and a device which are used to monitor a plasma-assisted surface treatment in which a process gas is used which contains at least one oxidizing component. In particular, the method and device are intended to monitor chemical deposition from the gas phase and plasma-assisted polymerization, in particular plasma-assisted chemical deposition of silicon oxide from the gas phase, in which a process gas mixture is used which contains an organosilicon compound and oxygen , The method and device according to the invention should be applicable for the regulation of the treatment quality, in particular the coating quality, which is dependent on the composition and the structure of the coating.
The method and device should be simple and as independent as possible of the specific process, for example with regard to the type of energy supply to the plasma and the gas pressure in the plasma.
This object is achieved by the method and the device as defined in the independent patent claims.
A plasma that is maintained in a gas mixture with an oxidizing component (e.g. oxygen or nitrogen oxides) contains carbon dioxide and optionally carbon monoxide if the gas mixture also contains at least one organic compound. Furthermore, carbon dioxide and optionally carbon monoxide are also found in plasma if the plasma undesirably reacts with an organic substrate to be treated or with an organic part of the device in which the plasma treatment is carried out. It can be seen that the amount of carbon dioxide and / or carbon monoxide in the plasma is correlated not only with the composition of the gas mixture that is supplied to the plasma, but also with other plasma parameters and device conditions.
For this reason, the carbon dioxide and / or carbon monoxide concentration in the plasma is also correlated with the properties of a coating that is created on a surface of a substrate in a corresponding plasma-assisted chemical deposition process from the gas phase or a plasma-assisted polymerization becomes.
To monitor the concentration of carbon dioxide and / or carbon monoxide in a plasma, the infrared absorption of carbon dioxide and / or carbon monoxide is monitored by measuring the loss of intensity of an infrared beam that is directed through the plasma. The infrared light of the beam is advantageously monochromatic and has a wavelength of 4.3 +/- 0.2 μm (maximum absorption by CO 2 stretching vibrations), which corresponds to the pass band of commercially available filters, a wavelength of 15.0 +/- 0.2 µm (maximum absorption due to CO 2 bending vibrations) or a wavelength between 4.50 and 4.85 µm (CO vibrations).
It turns out that in a plasma-assisted chemical deposition of silicon oxide from the gas phase, in which a process gas mixture with an organosilicon compound and oxygen is used, the barrier properties of the substrate after the treatment are correlated with the carbon dioxide concentration in the plasma and that constant barrier properties can be achieved if the measurement data relating to carbon dioxide concentration are used to regulate the composition of the gas mixture.
According to the invention, the carbon dioxide content of the plasma is measured by directing a beam of infrared light with a wavelength of 4.3 +/- 0.2 μm and a constant intensity through the plasma and by the intensity of the beam as it emerges is measured from the plasma. For the correlation between measured loss of intensity and coating quality and for the determination of limit values for the regulation of a specific process, it is necessary to calibrate the corresponding system. Measurement data obtained during the monitoring are then compared with limit values from the calibration, and control signals are generated on the basis of the comparison results.
The control signals are used, for example, in closed control loops, for example by controlling the supply of individual components of the process gas mixture, the gas flow (pump power) or the field strength (electrical power) or by activating optical or acoustic alarm means or an emergency stop.
For plasma-supported processes in which thin plastic material on a carrier (e.g. on a carrier drum) is conveyed through the plasma and thereby coated, it turns out that monitoring can have other applications in addition to being used as quality control and process regulation. It can be seen that short-term increases (bursts) in the amount of carbon dioxide, i.e. a steep increase in the carbon dioxide concentration immediately followed by a steep decrease due to bumps or wrinkles in the film material, are due to positioning errors such as insufficient film tension.
It is assumed that short increases in carbon dioxide in the event of unevenness or wrinkles in the substrate are due to thermal effects which are caused by the fact that the substrate is less cooled in the region of unevenness or wrinkles and is therefore oxidized to a higher degree than in areas without unevenness. flatness or wrinkles.
For plasma-assisted processes with a process gas mixture with an oxidizing component, which processes serve to coat a thin plastic substrate (e.g. sheet of a thin plastic film), it is advantageous for the reasons mentioned above, not just the absolute value of the intensity loss (absorption by carbon dioxide ) to measure, but also to use the gradients of corresponding increases and decreases and the number of steep peaks that occur per unit of time, and to control the substrate tension and / or the web positioning means.
In addition, it is also possible to monitor the water content in the plasma with the same monitoring device. Changes in the water content can be caused by leaks in the cooling system, for example the electrodes or the means for positioning the substrate, or by air, which can result from leaks in the housing in which the plasma-assisted process is carried out. To monitor the water content in a plasma by means of infrared absorption, the infrared beam is filtered or monochromatized to a wavelength of 2.7 +/- 0.2 μm, which corresponds to the maximum of the water absorption.
The device according to the invention has means for transmitting a beam of infrared light with constant intensity through the plasma, means for measuring the intensity of the infrared beam in at least one specific wavelength range on the exit side of the plasma, means for comparing the measured intensity with limit values from a Calibration of the system and corresponding experiments and means for generating control signals based on the results of the comparison and for transmitting the control signals to actuators that control a process function, such as the flow of a component of the process gas mixture and / or the process gas pressure, or alarm means.

The desired wavelength range can be selected by choosing an appropriate light source or by using an appropriate filter that is positioned in the beam path. The system also has a computing unit 20 which is used to receive the absorption measurement data, to compare the measurement data obtained with stored limit values, to generate control signals on the basis of the comparison results and to transmit these control signals to control, for example, the collector 14 and / or the venting pump 15 and / or for activating alarm means 21.
If the plasma-assisted process, which is to be monitored according to the method according to the invention, is carried out at reduced pressure, the system has an evacuated reaction chamber 22, which may serve as a counter electrode.
