REVENDICATIONS
1. Dispositif de découpe des connexions de composants électriques sur un film-support, caractérisé en ce qu'il comprend un poinçon de découpe mobile verticalement (il), muni de bords extérieurs tranchants et pénétrant une matrice de découpe (3) épousant la forme extérieure du poinçon (il), le poinçon (il) se trouvant à l'extrémité inférieure d'une tige creuse (12) à l'intérieur de laquelle est logé un tube débouchant sur une ouverture (14) comprise à l'intérieur de la surface délimitée par les bords tranchants, le tube (13) étant également mobile axialement à l'intérieur de la tige (12), sa course étant limitée dans les deux sens par des butées (15, 17), l'intérieur du tube (13) étant connecté à un moyen d'aspiration et l'intérieur de la matrice de découpe comprenant un fond escamotable (4).
2. Dispositif selon la revendication 1, caractérisé en ce que le tube (13) est soumis à l'action d'un ressort (16) en compression appuyant le tube vers le bas.
3. Dispositif selon la revendication 2, caractérisé en ce que l'une des butées est constituée par le point d'appui (15) du ressort (16) et en ce que l'autre butée est constituée par un épaulement interne (17) de la creusure de la tige (12) coopérant avec un rétrécissement de diamètre extérieur du tube (13) dans sa partie inférieure.
4. Dispositif selon la revendication 1, caractérisé en ce qu'au moins l'extrémité inférieure du tube (13) est en un matériau synthétique élastique ou caoutchouc et en ce que le tube est rigidement fixé à la paroi intérieure de la tige creuse (12).
5. Dispositif selon la revendication 1, caractérisé en ce que la surface du poinçon délimitée par les bords tranchants est pourvue d'une concavité (19) destinée à former le cambrage des connexions du chip (8).
6. Dispositif selon la revendication 1, caractérisé en ce que le fond escamotable (4) de la matrice de découpe (3) est constitué en matière synthétique élastique.
7. Dispositif selon la revendication 6, caractérisé en ce que le fond (4) comporte une cavité (22) recevant le composant électrique (8).
8. Dispositif selon la revendication 1, caractérisé en ce que le fond (4) comprend au centre un posage (24) du composant électrique (8), ce posage pouvant être déplacé verticalement et soutenu par un ressort en compression appuyant le posage (24) vers le haut, et en ce qu'il comprend, à la périphérie du posage (24), une contre-forme (25) en un matériau dur, tel un métal.
9. Dispositif selon la revendication 1, caractérisé en ce que le poinçon (11) de même que la matrice de découpe (3) associée sont interchangeables.
10. Procédé de mise en action du dispositif de la revendication 1, caractérisé en ce que dans un premier temps on centre le composant électrique (8) sur son film-support sur la matrice de découpe (3) et on positionne le support de montage final (5) sur une table (6) de sorte que le composant électrique (8) se trouve à la verticale de son emplacement ultérieur sur le support (5), en ce que dans un deuxième temps on abaisse le poinçon de découpe (11) sur la matrice (3), ce qui premièrement découpe les connexions du composant électrique (8) et deuxièmement cambre les connexions par application contre le fond (4), le composant électrique (8) lui-même étant protégé du fait qu'il est appuyé par une portion de surface rétractable,
en ce que dans un troisième temps on relève le poinçon (11) auquel reste attaché le composant électrique (8) tandis que l'on escamote le fond (4) et en ce que dans un dernier temps l'on abaisse le poinçon (11) avec le composant électrique (8) par l'ouverture de la matrice de découpe (3) sur le support de montage final (5).
La présente invention a trait à un dispositif de découpe des connexions de composants électriques sur un film-support et se réfère plus généralement à l'outillage et au processus utilisé dans le montage de circuits hybrides par la technique connue sous le nom de TAB, ou transfert automatique en bande. Les composants électriques mentionnés ci-dessus sont généralement des circuits intégrés disposant d'un grand nombre de connexions avec l'extérieur (voir 40 ou plus). A un certain stade de leur fabrication, les circuits intégrés peuvent être disposés de façon ordonnée sur un fihm-support.
Ce film-support con site généralement en un film plastique (par exemple des matériaux connus sous le nom de Kapton ou Mylar ) sur lequel un motif répétitif de circuit imprimé a été déposé, généralement par photogravure, sur sa face supérieure.
Dans le cas concret qui nous concerne, le film plastique dispose d'une ouverture (carrée, rectangulaire, etc.) centrée sur chacun des motifs du circuit imprimé, où vient se loger le composant électrique. Une partie des connexions du circuit imprimé sont alors en porte à faux sur l'ouverture.
Les plots de contact à la face supérieure des circuits imprimés, ou chips, sont reliés (soudés) aux connexions du circuit imprimé se trouvant sur le film. L'opération suivante consiste, après avoir éventuellement testé chacun des chips sur le film-support, à découper le chip avec une partie des connexions du film et de souder les extrémités libres des connexions au support final: un circuit imprimé, substrat de céramique, plaquette, etc.
La face du chip qui sera mise en contact avec le support final est la face inférieure libre de toute connexion avec l'extérieur. Si l'on considère l'éventail de connexions s'étendant de la face supérieure, il s'agira de rabaisser les extrémités libres afin de les mettre en contact avec la surface du support final. Afin d'éviter tout faux contact des connexions avec le bord du chip, il s'agira de cambrer chacune des connexions avant la soudure finale.
Ici, deux techniques sont connues pour le cambrage des connexions: le cambrage se fait soit avant, soit après la découpe du film-support.
La première solution exige des structures dîtes d'allongement sur les conducteurs en porte à faux, lesquelles structures compliquent le dessin de ces conducteurs. En outre, le cambrage devient une opération supplémentaire.
Un procédé connu selon la deuxième solution fait appel à un poinçon de découpe agissant depuis dessous le film. Les circuits intégrés sont donc découpés par un poinçon inférieur, cambrés dans une matrice de forme supérieure, laquelle dépose le circuit intégré sur le support final, ou substrat. Cette solution permet d'éviter les structures dites d'allongement, cependant elle exige ou bien d'escamoter le support final pendant la découpe, ou bien de transférer horizontalement le circuit cambré sur la position voulue du substrat; en effet, l'outil de découpe traverse la machine de bas en haut. En outre, ce procédé implique un premier transfert du circuit intégré du film-support à l'outil de découpe, de l'outil de découpe à l'outil de forme et enfin de l'outil de forme au substrat.
Ces transferts sont néfastes pour la précision de positionnement des conducteurs du circuit intégré sur les plots de connexion du support final.
Le but de la présente invention qui fait appel à la deuxième technique, soit le cambrage des connexions après découpe du chip du film-support, est de remédier, du moins en partie, aux inconvénients cités ci-dessus. L'objet de l'invention est un dispositif de découpe, caractérisé en ce qu'il comprend un poinçon de découpe pouvant être déplacé verticalement, muni de bords extérieurs tranchants et pénétrant une matrice de découpe épousant la forme extérieure du poinçon, en ce que le poinçon se trouve à l'extrémité inférieure d'une tige creuse à l'intérieur de laquelle est logé un tube débouchant sur une ouverture comprise à l'intérieur de la surface délimitée par les bords tranchants, le tube pouvant également se déplacer axialement à l'intérieur de la tige, sa course étant cependant limitée dans les deux sens par des butées, l'intérieur du
tube étant connecté à un moyen d'aspiration et l'intérieur de la matrice de découpe comprenant un fond escamotable.
Parmi les avantages de ce dispositif, on peut citer les suivants:
¯il permet d'éviter d'escamoter le substrat pendant la découpe et de transférer le circuit cambré à la position voulue du substrat du fait que c'est le fond de forme qui est escamotable. Il n'y a plus lieu d'opérer des transferts horizontaux d'éléments dont la précision de positionnement est critique;
¯il évite un des transferts énoncés avec la technique connue du fait que le fond de forme est combiné avec la matrice de découpe.
Il est ainsi possible d'obtenir un cambrage et un positionnement précis, sans augmenter le temps d'opération.
Les avantages seront explicités au cours de la description qui suit, basée sur les figures annexées qui montrent une réalisation possible de l'objet de l'invention, à titre d'exemple.
La fig. 1 représente une vue d'ensemble en perspective de l'unité de découpe et de cambrage comprenant le dispositif objet de l'invention.
La fig. 2 est une vue en coupe du dispositif.
La fig. 3 illustre la séquence d'opérations en accord avec le procédé pour la mise en action du dispositif.
La fig. 4 est une vue en coupe de la matrice de découpe.
La fig. 5 est une vue en coupe d'une variante de la matrice de découpe.
La fig. 6 illustre la séquence d'opérations en accord avec une variante du procédé.
L'outil sur la fig. 1 comprend une coulisse 1 mue par un moteur non représenté. Cette coulisse supporte un poinçon 2, fixé rigidement dans l'outil. Le poinçon est animé d'un mouvement vertical.
Sous la matrice de découpe 3 se trouve le fond de forme 4, parfaitement positionné par rapport à la matrice de découpe et au poinçon 2, et qui est capable de s'escamoter selon un mouvement transversal.
Le support final, dans ce cas un substrat 5, préalablement prépare, est fixé sur une table 6 croisée x et y, mue par des moteurs pas à pas par exemple; cette table 6 positionne parfaitement le substrat sous l'outil, afin que la dépose du circuit intégré se fasse à l'emplacement adéquat sur ledit substrat.
Le film-support porteur de circuits intégrés est positionné sur la face 7 de l'outil, par des goupilles non représentées ici.
En nous référant à la fig. 2 illustrant en détail le dispositif de découpe, on reconnaît en 2 le poinçon muni de bords tranchants 1 1 se trouvant à l'extrémité inférieure d'une tige creuse 12 à l'intérieur de laquelle est logé un tube 13 débouchant sur une ouverture 14 comprise à l'intérieur de la surface délimitée par les bords tranchants. Le tube 13 peut également se déplacer axialement à l'intérieur de la tige 12, sa course étant limitée dans les deux sens par des butées; une première butée est matérialisée par l'appui 15 d'un ressort 16 et une deuxième butée par le coude 17 dû au rétrécissement de la creusure à l'intérieur de la tige 12 accompagné d'un rétrécissement correspondant du diamètre extérieur du tube 13. L'intérieur du tube 13 est connecté à un moyen d'aspiration par l'ouverture 18.
On remarque que la surface délimitée par les bords tran
chants 1 1 n'est pas plane, mais qu'elle est pourvue d'une conca
vité 19 qui, comme nous le verrons par la suite, donnera la forme
définitive aux connexions du chip.
Le procédé de découpe est illustré en fig. 3. En A, le chip 8 est
positionné avec précision sur la matrice de découpe 3 comprenant
le fond de forme escamotable 4. Animé d'un mouvement vertical
en B, le poinçon a découpé les connexions du chîp 8 en C. En D,
le dispositif de découpe appuie le chip sur le fond de forme 4.
C'est à ce moment que le tube 13 subît un léger déplacement par
rapport à la tige 12, tout en exerçant une pression constante sur le
chip 8 grâce au ressort 16. La rétractabilité du tube protège le
chip de tout écrasement involontaire. Les connexions du chie,
emprisonnés entre le fond de forme 4 et la surface intérieure du
poinçon 2, subissent la déformation de cambrage grâce à la
concavité 19 de ladite surface intérieure. Ce procédé assure un
cambrage précis de toutes les connexions sans détériorer ni les
connexions ni leur point d'attache (asoudure) au chip. En E, le
chîp 8 est aspiré tandis que le fond de forme est escamoté, et en F
le chip est placé sur le substrat 5 prèpositionné avec précision (sa
position est inchangée de A à F).
L'opération suivante consiste à
souder les connexions extérieures au moyen d'un appareil adé-
quat, généralement par déplacement des substrats sous l'outil de
soudure, ou par amenée de l'outil de soudure sur le substrat, ou
en incorporant un corps de chauffe dans la tige 12, ce qui permet
trait de réaliser simultanément les trois opérations de découpe,
cambrage, soudure.
La fig. 4 représente la matrice de découpe 3 et le fond de
forme 4 utilisés dans le procédé de la fig. 3. Le fond de forme 4 est
constitué d'une contre-forme 21 en matière synthétique élastique
ou caoutchouc, comportant une cavité 22 recevant le circuit
intégré 8, elle est centrée par rapport à la matrice de découpe 3 et
elle est escamotable selon le mouvement en L indiqué par la
flèche 23. La matrice de découpe 3 épouse la forme extérieure du
poinçon 2 (carré, rectangle, rond, etc.).
La fig. 5 représente une variante possible de la matrice de
découpe et du fond de forme de la fig. 4. Un posage 24 rétractable
monté sur un ressort en compression recevra le chîp 8 tandis que
la contre-forme 25 est en un matériau dur, tel un métal.
En fig. 6 sont illustrées les séquences de découpe et de cam
brage en utilisant la matrice de découpe de la fig. 5. Les séquences
sont les mêmes que celles de la fig. 3.
En variante, on peut envisager la solution inverse en ce qui
concerne le dispositif de découpe de la fig. 2, où le tube 13 appuyé
par un ressort est remplacé par un tube en matériau synthétique
élastique. De même, des améliorations envisageables consiste
raient à prévoir des dispositifs de découpe et des matrices corres
pondantes facilement interchangeables pour adapter rapidement
l'outil à tout format de chie. Un autre changement mineur consis tersait à remplacer le ressort 16 par un autre moyen élastique.
On peut également envisager un moyen mécanique de préhen
sion du chîp 8 dans le troisième temps pendant que s'escamote le
fond de forme 4 au lieu du système d'aspiration.
Ces variantes permettent essentiellement une automatisation
plus poussée de la pose de chips sur leurs substrats avec une préci
sion et fiabilité accrues.

CLAIMS
1. Device for cutting the connections of electrical components on a support film, characterized in that it comprises a vertically movable cutting punch (it), provided with sharp outer edges and penetrating a cutting die (3) conforming to the shape outside of the punch (il), the punch (il) being at the lower end of a hollow rod (12) inside which is housed a tube opening onto an opening (14) included inside the surface delimited by the cutting edges, the tube (13) also being axially movable inside the rod (12), its stroke being limited in both directions by stops (15, 17), the inside of the tube (13) being connected to a suction means and the interior of the cutting die comprising a retractable bottom (4).
2. Device according to claim 1, characterized in that the tube (13) is subjected to the action of a spring (16) in compression pressing the tube downwards.
3. Device according to claim 2, characterized in that one of the stops is constituted by the fulcrum (15) of the spring (16) and in that the other stop is constituted by an internal shoulder (17) of the recess of the rod (12) cooperating with a narrowing of the outside diameter of the tube (13) in its lower part.
4. Device according to claim 1, characterized in that at least the lower end of the tube (13) is made of an elastic synthetic material or rubber and in that the tube is rigidly fixed to the inner wall of the hollow rod ( 12).
5. Device according to claim 1, characterized in that the surface of the punch defined by the cutting edges is provided with a concavity (19) intended to form the bending of the connections of the chip (8).
6. Device according to claim 1, characterized in that the retractable bottom (4) of the cutting die (3) is made of elastic synthetic material.
7. Device according to claim 6, characterized in that the bottom (4) comprises a cavity (22) receiving the electrical component (8).
8. Device according to claim 1, characterized in that the bottom (4) comprises in the center a fitting (24) of the electrical component (8), this fitting being able to be moved vertically and supported by a compression spring supporting the fitting (24 ) upwards, and in that it comprises, at the periphery of the fitting (24), a counterform (25) made of a hard material, such as a metal.
9. Device according to claim 1, characterized in that the punch (11) as well as the associated cutting die (3) are interchangeable.
10. A method of activating the device of claim 1, characterized in that first of all the electrical component (8) is centered on its support film on the cutting die (3) and the mounting support is positioned final (5) on a table (6) so that the electrical component (8) is vertical to its subsequent location on the support (5), in that in a second step the cutting punch (11) is lowered ) on the matrix (3), which firstly cuts the connections of the electrical component (8) and secondly bends the connections by application against the bottom (4), the electrical component (8) itself being protected by the fact that it is supported by a portion of retractable surface,
in that in a third step the punch (11) is raised to which the electrical component (8) remains attached while the bottom (4) is retracted and in that as a last step the punch (11) is lowered ) with the electrical component (8) by opening the cutting die (3) on the final mounting support (5).
The present invention relates to a device for cutting the connections of electrical components on a support film and refers more generally to the tooling and the process used in the assembly of hybrid circuits by the technique known as TAB, or automatic band transfer. The electrical components mentioned above are generally integrated circuits with a large number of connections to the outside (see 40 or more). At a certain stage of their manufacture, the integrated circuits can be arranged in an orderly fashion on a fihm-support.
This support film is generally made of a plastic film (for example materials known as Kapton or Mylar) on which a repetitive printed circuit pattern has been deposited, generally by photoengraving, on its upper face.
In the concrete case which concerns us, the plastic film has an opening (square, rectangular, etc.) centered on each of the patterns of the printed circuit, where the electrical component is housed. Part of the printed circuit connections are then cantilevered over the opening.
The contact pads on the upper face of the printed circuits, or chips, are connected (soldered) to the connections of the printed circuit located on the film. The following operation consists, after having possibly tested each of the chips on the support film, to cut the chip with part of the film connections and to solder the free ends of the connections to the final support: a printed circuit, ceramic substrate, brochure, etc.
The face of the chip which will be brought into contact with the final support is the lower face free of any connection with the outside. If we consider the range of connections extending from the upper face, it will be a question of lowering the free ends in order to bring them into contact with the surface of the final support. In order to avoid any false contact of the connections with the edge of the chip, it will be a question of arching each of the connections before the final welding.
Here, two techniques are known for the bending of the connections: the bending is done either before or after the cutting of the support film.
The first solution requires so-called elongation structures on the cantilever conductors, which structures complicate the design of these conductors. In addition, bending becomes an additional operation.
A known method according to the second solution uses a cutting punch acting from below the film. The integrated circuits are therefore cut by a lower punch, arched in a matrix of higher shape, which deposits the integrated circuit on the final support, or substrate. This solution makes it possible to avoid so-called elongation structures, however it requires either retracting the final support during cutting, or else transferring the curved circuit horizontally to the desired position of the substrate; indeed, the cutting tool passes through the machine from bottom to top. In addition, this method involves a first transfer of the integrated circuit from the support film to the cutting tool, from the cutting tool to the shaping tool and finally from the shaping tool to the substrate.
These transfers are detrimental to the positioning accuracy of the conductors of the integrated circuit on the connection pads of the final support.
The object of the present invention which uses the second technique, that is the bending of the connections after cutting the chip of the support film, is to remedy, at least in part, the drawbacks mentioned above. The object of the invention is a cutting device, characterized in that it comprises a cutting punch which can be moved vertically, provided with sharp outer edges and penetrating a cutting die conforming to the external shape of the punch, in that the punch is located at the lower end of a hollow rod inside which is housed a tube opening onto an opening included inside the surface delimited by the sharp edges, the tube being able to also move axially at inside the rod, its stroke being however limited in both directions by stops, the inside of the
tube being connected to a suction means and the interior of the cutting die comprising a retractable bottom.
Among the advantages of this device, we can cite the following:
¯ it makes it possible to avoid retracting the substrate during cutting and to transfer the curved circuit to the desired position of the substrate because it is the shaped bottom which is retractable. There is no longer any need to operate horizontal transfers of elements whose positioning accuracy is critical;
¯ it avoids one of the transfers stated with the known technique because the form bottom is combined with the cutting die.
It is thus possible to obtain a precise cambering and positioning, without increasing the operating time.
The advantages will be explained during the description which follows, based on the appended figures which show a possible embodiment of the object of the invention, by way of example.
Fig. 1 shows an overall perspective view of the cutting and bending unit comprising the device which is the subject of the invention.

Fig. 3 illustrates the sequence of operations in accordance with the method for putting the device into action.

The tool in fig. 1 comprises a slide 1 driven by a motor, not shown. This slide supports a punch 2, rigidly fixed in the tool. The punch has a vertical movement.
Under the cutting die 3 is the bottom of form 4, perfectly positioned with respect to the cutting die and the punch 2, and which is capable of being retracted in a transverse movement.
The final support, in this case a substrate 5, previously prepared, is fixed on a table 6 crossed x and y, driven by stepping motors for example; this table 6 perfectly positions the substrate under the tool, so that the integrated circuit is removed at the appropriate location on said substrate.
The support film carrying integrated circuits is positioned on the face 7 of the tool, by pins not shown here.
Referring to fig. 2 illustrating in detail the cutting device, we recognize in 2 the punch provided with sharp edges 1 1 located at the lower end of a hollow rod 12 inside which is housed a tube 13 opening onto an opening 14 included inside the surface delimited by the sharp edges. The tube 13 can also move axially inside the rod 12, its stroke being limited in both directions by stops; a first stop is produced by the support 15 of a spring 16 and a second stop by the elbow 17 due to the narrowing of the recess inside the rod 12 accompanied by a corresponding narrowing of the outside diameter of the tube 13. The interior of the tube 13 is connected to a suction means through the opening 18.
We note that the surface delimited by the tran edges
edges 1 1 is not flat, but has a conca
vity 19 which, as we will see later, will give the form
final to the chip connections.
The cutting process is illustrated in fig. 3. At A, chip 8 is
precisely positioned on the cutting die 3 comprising
the retractable bottom 4. Animated in a vertical movement
in B, the punch cut the connections of chîp 8 in C. In D,
the cutting device presses the chip on the bottom of form 4.
It is at this moment that the tube 13 undergoes a slight displacement by
relative to the rod 12, while exerting constant pressure on the
chip 8 thanks to the spring 16. The retractability of the tube protects the
chip from any involuntary crushing. The connections of the craps,
trapped between the bottom of form 4 and the interior surface of the
punch 2, undergo the bending deformation thanks to the
concavity 19 of said interior surface. This process ensures
precise bending of all connections without damaging or
connections or their attachment point (welding) to the chip. In E, the
chîp 8 is sucked in while the form base is retracted, and at F
the chip is placed on the substrate 5 pre-positioned with precision (its
position is unchanged from A to F).
The next operation is to
solder the external connections using a suitable device
quat, generally by moving the substrates under the
soldering, or by bringing the soldering tool onto the substrate, or
by incorporating a heating body into the rod 12, which allows
feature of simultaneously performing the three cutting operations,
bending, welding.
Fig. 4 represents the cutting die 3 and the bottom of
form 4 used in the process of fig. 3. The bottom of form 4 is
consisting of a counterform 21 of elastic synthetic material
or rubber, comprising a cavity 22 receiving the circuit
integrated 8, it is centered relative to the cutting die 3 and
it is retractable according to the L-shaped movement indicated by the
arrow 23. The cutting die 3 follows the external shape of the
hallmark 2 (square, rectangle, round, etc.).
Fig. 5 represents a possible variant of the matrix of
cutout and bottom form of fig. 4. A retractable fitting 24
mounted on a compression spring will receive chîp 8 while
the counterform 25 is made of a hard material, such as a metal.
In fig. 6 are illustrated the cutting and cam sequences
brage using the cutting die of fig. 5. The sequences
are the same as those in fig. 3.
As a variant, the opposite solution can be envisaged as regards
relates to the cutting device of fig. 2, where the tube 13 pressed
by a spring is replaced by a plastic tube
