Verfahren zum Herstellen stabförmiger Siliciumeinkristalle mit homogener Antimondotierung Die Erfindung betrifft ein Verfahren zum Her stellen stabförmiger Siliciumeinkristalle mit über die gesamte Stablänge homogener Antimondotierung durch Ziehen aus der Schmelze, bei dem der Einkristall mit tels eines Keimkristalls aus einer in einem Tiegel be findlichen Schmelze entsprechend gewählten Antimon gehalts gezogen wird, wobei während des Kristall wachstums ein Teil des in der Schmelze befindlichen Antimons verdampft wird und der Ziehvorgang in einem evakuierbaren Reaktionsgefäss in einer Schutz gasatmosphäre bei vermindertem Druck durchgeführt wird.

Infolge der technischen Gegebenheiten beim Kri stallziehen bleiben die Faktoren O (= freie Oberfläche der Siliciumschmelze) und R (= Kristallwachstumsge- schwindigkeit) während des Ziehvorganges nicht immer konstant, d. h. Cx bleibt nicht konstant. Das Haupt patent und die Erfindung lehrt, dass der Abdampfkoeffi zient g des Störstellenstoffes vom Rezipientdruck ab hängig ist. für das Kristallziehen aus dem Tiegel nach dem er findungsgemässen Verfahren ortsunabhängig gemacht werden.
Das wird dadurch erreicht, dass durch program miertes schrittweises Absenken des Druckes im Reak tionsgefäss während des Ziehvorganges die Abdampf rate der Dotierung so geändert wird, dass die Störstel lenkonzentration im gezogenen Kristall nahezu konstant bleibt.
Durch das erfindungsgemässe Verfahren gelingt es, 80 % der Länge eines Siliciumeinkristallstabes mit homogener Dotierung herzustellen.
Das Wesen des Erfindungsgedankens soll durch das in der Zeichnung in Fig. 1 dargestellte Kurvendiagramm noch weiter erläutert werden. In diesem Diagramm wird die Kompensation des Abfalls des spezifischen Widerstandes durch das Absenken des Druckes wäh rend des Ziehvorgangs dargestellt. Dabei ist als Ordi nate die Widerstandsänderung o/", bezogen auf den Anfangswert oo, eingetragen, während die Abszisse den Anteil an kristallisierter Schmelze in %, also die Länge des bereits gezogenen Stabes, darstellt.
Zur Veranschau lichung des Kurvenverlaufes sind in der Fig. 1 drei Kurven mit gleichem Ausgangswert des spezifischen Widerstandes, aber unterschiedlichen Ziehbedingungen, also mit verschieden eingestellten Abdampfkoeffizien- ten, dargestellt: Kurve 1: Theoretische Kurve, berechnet mit einem Verteilungskoeffizienten ko - 0,023 (Anti mon im Silicium), Kurve 2: Siliciumeinkristallstab, gezogen bei 760 Torr, Kurve 3: Siliciumeinkristallstab, gezogen nach dem er findungsgemässen Verfahren unter Berück sichtigung der Abdampfrate (nach Glei chung) bei 10 Torr und 7 Torr.
Vergleicht man die Kurven 1- und 2 (bisher übliche Verfahren) mit der dem erfindungsgemässen Verfahren zugeordneten Kurve 3, so ist deutlich zu erkennen, dass durch eine Programmierung des Rezipientendruckes während des Ziehprozesses die Abdampfrate des Anti mons und damit der Widerstandsverlauf beeinflusst wer den kann. Durch das Verfahren nach der Lehre der Erfindung lässt sich die Ausbeute an für die Weiterver arbeitung zu Halbleiterbauelementen brauchbarem Kri stallmaterial gegenüber den bisher bekannten Verfahren erheblich verbessern.
Die so hergestellten Siliciumein kristalle sind wegen ihres konstanten spezifischen Wi derstandes über nahezu die gesamte Stablänge in be sonders vorteilhafter Weise für die Herstellung von Trägerkristallen für epitaktische Aufwachsschichten ge eignet, da durch die gleiche Dotierungskonzentration aller Kristallscheiben grössere Streuungen der elektri schen Parameter der daraus gefertigten Halbleiterbau elemente vermieden werden können.
Die zur Durchführung des erfindungsgemässen Ver fahrens vorgesehene Apparatur ist aus Fig. 2 ersicht lich.
In einem Reaktionsgefäss 10 befindet sich ein Keim kristall 1, der mittels einer Halterung 2 mit einer in der Figur nicht mehr dargestellten Antriebsvorrichtung verbunden ist. Die Verbindung zwischen der Halte rung 2 und der Antriebsvorrichtung wird dabei durch ein Zwischenglied 3 hergestellt. Durch diese Antriebs vorrichtung kann der Keimkristall 1 zusammen mit dem daran anwachsenden einkristallinen Siliciumstab 4 in Rotation um seine Längsachse versetzt und nach Massgabe des Kristallwachstums nach oben aus der Schmelze 5, die sich in einem Quarztiegel 6 befindet, gezogen werden.
Der Quarztiegel 6 ist innerhalb eines Graphittiegels 7 angeordnet, der durch die ausserhalb des Reaktionsgefässes 10 befindliche Hochfrequenz spule 8 aufgeheizt wird, wobei deren Heizwirkung durch den Energiekonzentrator 9 verstärkt wird. Ausser dem wird der Quarztiegel 6 seinerseits durch Wärme übergang vom Graphittiegel 7 beheizt. Die Temperatur der Schmelze wird mittels des Pt/Pt-Rh-Thermoele- ments 11, das in einem Schutzrohr 12 aus Aluminium oxyd oder Quarz untergebracht ist, oder durch Messung der HF-Leistung der HF-Spule, bestimmt. Das Thermo element 11 kann mit einem in der Figur nicht darge stellten Regelkreis zur Steuerung der Energiezufuhr und damit zur Einstellung der Schmelztemperatur ver bunden werden.
Den unteren Abschluss des Reaktions gefässes 10 bildet die Bodenplatte 13, durch die die rohrförmige Tiegelhalterung 14 und die stabförmige Halterung 15 für den Energiekonzentrator 9 gasdicht hindurchgeführt sind. Ausserdem ist ein Einlassstutzen 16 vorgesehen, durch den das Schutzgas, z. B. Argon, das einem Vorratsgefäss 17 entnommen wird, über das Dosierventil 18 in das Reaktionsgefäss 10 eingeleitet wird. Als oberer Abschluss für das Reaktionsgefäss 10 ist ein mit einem Kühlmantel 19 versehenes Kopfteil 20 vorgesehen. Der Zu- bzw. Abfluss des Kühlwassers er folgt über die Stutzen 21 und 22.
Durch das Kopf teil 20 ist die Stabhalterung 2, die mit dem Verbin dungsglied 3 gekoppelt ist, hindurchgeführt. Zur Ab dichtung des Reaktionsgefässes sind ausserdem die Dich tungen 23 und 24 vorgesehen. Der Unterdruck im Reak tionsgefäss wird durch das aus der Diffusionspumpe 25 und der Vorpumpe 26 bestehende Pumpaggregat er zeugt. In die Pumpleitungen ist ausserdem der Ventil block 27 eingebaut. Die Druckmessung wird mittels des Manometers 28 und des Penningmessrohres 29 vorgenommen.
Zunächst wird das Silicium bei vermindertem Druck, z. B. bei 10-5 Torr, geschmolzen. Die Schmelz temperatur beträgt etwa 1400 bis 1450 C. Dann wird die Temperatur der Schmelze so weit abgesenkt, dass das Schmelzgut gerade noch flüssig bleibt. Danach wird aus dem Vorratsgefäss Argon in das Reaktionsgefäss eingeleitet und der Gasdruck im Gefäss auf etwa 500 bis 760 Torr eingestellt. Nach dem Eintauchen und Anschmelzen des Keimkristalls wird mit dem Ziehen des Kristalls begonnen. Das als Dotiermaterial dienende Antimon wird vor oder nach dem Eintauchen des Keimkristalls in kleinen Stücken, z.
B. in Kugeln, glei chen Gewichts, in die Siliciumschmelze geworfen. Aus dieser antimondotierten Schmelze wird nun der mit einer Umdrehungszahl von etwa 10 bis 100 UpM, vor zugsweise etwa 50 UpM, um seine Längsachse rotie rende Kristall gezogen. Die Ziehgeschwindigkeit be trägt dabei etwa 1 bis 3 mm pro Minute. Danach wird der Gasdruck im Reaktionsgefäss auf einen Wert von etwa 10 Torr eingestellt. Dieser Wert wird durch pro grammiertes, schrittweises Absenken so verändert, dass er nach einer halben Stablänge (50 % der kristallisierten Schmelze) etwa 7 Torr erreicht hat. Die zweite Hälfte des Kristallstabes wird dann bei einem Argondruck von etwa 7 Torr aus der Schmelze gezogen.
