6b in zwei kurze prismatische Verbin dungsstücke 22a bzw.
9b in Ver bindung.
Plant for high-vacuum coating of strip-shaped work material is the Glegerstand of the present invention. a system for high-vacuum coating of strip-shaped workpieces. Its purpose is to create such a system, by means of which a continuous, as non-stop coating as possible of strip-shaped, long work goods, such as foils made of plastic or metal, or paper and fabric webs by vapor deposition or cathode sputtering of metals and / or dielectric substances in a vacuum,
and can preferably be achieved in high vacuum.
In particular, the spatial accommodation of the rolls of goods in this system should be designed better than before, in order not to exclude the gas discharge of the work goods in a high vacuum. As a result, the production of the oil vacuum in the coating chamber is accelerated and the required low working pressure is maintained with a lower output.
The system according to the invention is characterized by three side by side, connected by means of comparatively short prismatic spacers, cylindrical frames that can be sealed against the outside atmosphere, with at least one of these frames for receiving the from or
Rolls of goods to be wound are intended for the strip-shaped work item and at least one other frame, which is under high vacuum, serves to hold a coating device, and both types of frames are separated by entry and exit-side lock systems, each with at least two intermediate chambers with gradually falling or .
include increasing pressure, the partitions of which have narrow slots serving for the passage of the strip-shaped work material, the width of which can be fixed from the outside by at least one lip of each guide slot, which also forms the corresponding part of the partition, is resilient and variable in height.
The accompanying drawing schematically shows two exemplary embodiments of the system according to the invention. FIGS. 1 and 2 are schematic cross-sections through each of these embodiments.
In the embodiment according to FIG. 1, one of two outer cylindrical frames accommodates both the unrolled and the unwound roll 16 of the strip-shaped work item 21, while the other outer frame 1, which is under high vacuum in the operating state, is a known frame , double coating device 14, 15, and in a middle frame 11 are entrance and exit lock chamber systems 6a and 6b housed.
These include a concentrically rotatable cylinder 12 within this frame, the shell halves of which serve to support and guide of up and down winding sections 21 of the band-shaped Arbeitsg-tites, and the remaining parts 6a and 6b of the annular space between the Zargeninnenwandung 11 and the surface of the guide cylinder 12, which, leaving a small amount of clearance, form the respective lead-through slot, by radial partition walls 7a and 7a, respectively.
7b are divided, which are adjustable in height from the outside so that you can adjust the slot width to the work piece.
In the other embodiment, illustrated in FIG. 2, a middle frame 1 under high vacuum contains the coating devices 14 and 15, while two outer frames 2a and 2b contain the devices used for winding and unwinding the rolls of goods 16 and the ones at the beginning - and exit-side lock chamber systems 6a and 6b in two short prismatic connecting pieces 22a and
22b of the three frames are misplaced.
In the embodiment of Figure 1 be see in a cylindrical, accessible either by lifting a front cover or part of the front cylinder jacket, the prechamber forming frame 2 two supply rolls 16 for the band-shaped material 21, which sat from a roll during the Arbeitsvorgan expires and via guide rollers 17 in the vacuum frame 11, which contains the guide cylinder 12 for the strip material and is divided on the inlet side into individual chambers 6a and on the outlet side in single chambers 6b with gradually decreasing or increasing pressure.
In the frame 1, the lowest pressure is maintained between about 10-2 and 10-5 Torr by its interior is connected by means of a poppet valve 5 to a best existing pump unit from a diffusion pump 4 and a backing pump. It contains an evaporation crucible 15 attached underneath the belt and an evaporation crucible 14 attached above, which allow the belt 21 to be coated on both sides. The intermediate chambers 6a. and 6b are also connected via pipes 13. suitable vacuum pump units 9a or 9b in connection.
The partition walls 7a and 7b between the individual lock chambers 6a and 6b are designed in such a way that they simultaneously form the lips of the lead-through braid and are adjustable in height from the outside in order to adjust the width of the lead-through slots to the thickness of the strip-shaped work to be coated good to adapt. The moving guide cylinder 12 forms the other boundary of the lock slots.
As shown in Fig.1, these partitions consist of relatively moderately thick strips of a resilient Ma terials, mainly made of rubber, the edges of which are stiffened at the slots by an elastic Be made of Clummi, plastic, but mainly made of metal and their lateral extension to Regulation of the sluice slot width can be regulated by built-in adjustable thrust screws 23 that can be operated from the outside, so that the resilient covering is tight,
but not too tightly pressed onto the metal band 21 which has been passed through. A glow cathode 18a or 18b for pre-glowing and naeli glowing of the band material or the applied layer 1 is installed in each chamber on the supply and discharge side for the tape, which has a beneficial effect on its properties in various ways.
The product 21 to be steamed is preferably fed at a uniform, not particularly rapid, speed. at most a few meters per second through the vacuum chambers. For this purpose, the drive of the supply rolls 16 can be regulated, and the pressure screws 23 can be used to adjust the width of the feed-through slots so that a sufficient seal occurs between the individual chambers 6a and 6b without damaging the surface of the strip-shaped material.
At the beginning of a coating process, the beginning of the strip to be steamed is connected to an at least paramagnetic '.2 # 1 metal strip, which can be passed through the lock chamber without difficulty by being under the influence of the magnetic force of a carrier-like carrier inside the drum arranged system is drawn to the surface by the electromagnet 19.
It can then be maintained in the lock chambers 6a, 6b and the high vacuum chamber 1, the low pressure, as it is neces sary during operation, while in the supply frame 2 the replacement of the irenrells is made.
The guide cylinder 12 is preferably double-walled so that it can be cooled ge. A heating system is also available for him. It is possible to connect two opposing intermediate chambers on the input and output side of the lock chamber system via the front sides of the drum zix and only evacuate them using a common pump unit.
In the Ilochvakuinzarge 1, the band 1 of the work item is coated on both sides, for example by vacuum vaporization from the electrically heated evaporation crucibles 14 and 15 loaded with the material to be vaporized. A protective screen 20 prevents splashes of the material to be vaporized from falling onto the foil strip 21 .
In the embodiment according to FIG. 2, the two outer frames 2a and 2b for receiving the unwinding or unwinding rolls 16 of the band-shaped clute 21. In the middle frame 1, which is under high vacuum pressure, are the electrically heated crucibles 15 for Beschich device from below and the crucible 14 for coating from above. Deflection screens are attached over the latter, which deflect the malecular rays of the vaporized gate downwards.
In this embodiment, the two relatively short prismatic connecting parts 22a and 22b between the three frames 2a, 2b and 1 accommodate the entrance-side lock chamber system 6a and the exit-side lock chamber system 6b. The sub-division into the individual lock chambers is achieved on the one hand by the fixed strips 10a and 10b and on the other hand by the height-adjustable parts 7a and 7b, which form the lips of the feed-through slots that are adjustable in width in this way.
The individual lock chambers who kept the pump units 9 at the most favorable pressure levels. On the inlet and outlet sides, for example, special vacuum chambers 11a and 11b are connected between, which are evacuated by pump units which, in addition to mechanical backing pumps 9a and 9b, also include diffusion pumps 8a and 8b. The glow cathodes 18 are contained in the supply frame 2a or 2b . In the operating state, the latter are kept at a forepump pressure by being connected to a pump unit, which allows a glow discharge to be maintained and causes extensive degassing of the strip-shaped material.
The systems described, which are suitable for vapor deposition of thin metallic or dielectric layers as well as for applying such layers by cathode sputtering to strip-shaped material, have properties that are extremely valuable in practice and represent an enrichment of technology.
In the case of the system, for example, there is no such thing as the fact that the air cushions formed in the high vacuum by escaping gases make the subsequent rolling up of the coated strip more difficult because these air cushions reduce the friction and cause the air cushions to slide sideways individual layers of tape lying on top of each other can give cause.
Rather, the majority of the escaping gas is sucked off into the chambers upstream of your high-vacuum space or finally into the high-vacuum space itself, and finally, even in the lock chamber system on the exit side, the passage time of the belt is so long that either adhering gas layers diffuse again or themselves can evaporate. The measure known from an earlier proposal.
To avoid the formation of gas cushions by a very rapid passage through the high vacuum space, which can easily lead to damage to the tape or the applied layer, is therefore not necessary.
The adjustability of the slot width on the sluice slides is also very beneficial, which allows the strip-shaped material to be sluiced through the fore-vacuum chambers into and out of the high-vacuum space without causing large gas penetrations into the high-vacuum space and without causing mechanical damage to the surface of the strip Way is claimed.
The systems described are operated in such a way that before opening the storage chambers 2 or 2a and 2b, the sluice slide 7 is completely closed, so that the vacuum in the individual sluices chambers 6ca and 6b as well as 11a and 11b and in the high vacuum chamber 1 is not interrupted. The supply rolls are then exchanged by connecting the newly inserted tape to the end of the pretreated tape or, in the case of complete reloading, to the end of a metal tape used for guidance. The sluice gate over 7 are then adjusted from the outside to a slot width corresponding to the band thickness.
After the initial part of the new tape is passed through the lock chambers and the high vacuum chamber, it reaches the storage chamber 2b, where the end of the tape that has already been treated is separated, its role is removed and the beginning of the tape to be treated is connected to the supply roller. After closing the storage chambers 2a and 2b, the evacuation of these storage chambers, the lock chambers and the high vacuum chamber by means of the appropriate pump units can begin, and the coating can be carried out after the required pressure conditions have been achieved.
The strip-shaped material to be vaporized can therefore be replaced without disturbing or interrupting the high vacuum in the vaporization chamber,
