Abstract
Description
The present invention relates to a semiconductor processing tape.
In recent years, there is an increasing demand for downsizing, weight reduction, and high functionality of electronic devices. In response to these demands, semiconductor devices constituting electronic devices are required to be downsized, thinned, and mounted with high density.
A semiconductor device is manufactured through a sealing process for sealing a semiconductor chip fixed to a substrate, glass, or a temporary fixing material with a resin, a dicing process for separating the sealed semiconductor chip as needed, and the like. . In the manufacturing process, a wafer polishing step may be performed.
These steps are often carried out with the chip or substrate covered with a protective tape. The protective tape is usually attached to a surface to be protected before a specific processing step, and is peeled off after the processing step.
By the way, in the manufacturing process of a semiconductor device, the conventional tape for semiconductor processing used for temporary fixing of members had the following subjects. That is, when a wafer is attached to a support (for example, a glass substrate) through an adhesive layer of the processing tape, the adhesive layer is peeled off from the support when the adhesive layer is insufficiently peelable. There are problems that the remaining occurs and a process failure occurs, and that the wafer peels when the wafer is transported if the adhesion of the adhesive layer to the wafer is insufficient.
SUMMARY OF THE INVENTION The present invention has been made in view of the above problems, and a semiconductor processing tape provided with an adhesive layer having sufficient adhesion and peelability to adherends such as substrates and wafers used in the manufacturing process of semiconductor devices. The purpose is to provide.
A tape for semiconductor processing according to the present invention comprises: a base material layer; an adhesive layer provided on the surface of the base material layer; a thermosetting adhesive layer provided on the surface of the adhesive layer; A release film provided on the surface in this order, and the adhesive layer has an adhesive surface having a load length ratio Rmr (c) of 34 or less after being cured at 130 ° C. for 1 hour. Have.
When the load length ratio Rmr (c) of the adhesive layer is 34 or less, the adhesive surface of the adhesive layer has few irregularities even after the adhesive layer receives a heat history of about 1 hour at 130 ° C. means. Since there are few unevenness | corrugations in an adhesion surface, the outstanding adhesiveness and peelability with respect to a to-be-adhered body are realizable. A semiconductor processing tape provided with such an adhesive layer can correspond to various processes in the manufacturing process of a semiconductor device. The “load length ratio Rmr (c)” here is “the load length ratio Rmr of the roughness curve” described in “4.5.1 Load length ratio of contour curve” of JIS B0601: 2013. (C) "and sometimes referred to as" load length ratio Tp ".
Examples of the use of the semiconductor processing tape according to the present invention include temporary fixing of a substrate and a wafer. That is, the semiconductor processing tape according to the present invention temporarily fixes the substrate to the first surface of the adhesive layer after peeling the release film and peels the base material layer and the adhesive layer in the manufacturing process of the semiconductor device. It can be used to temporarily fix the wafer to the second surface of the adhesive layer. As described above, when the semiconductor processing tape is used for temporarily fixing, none of the base material layer, the adhesive layer, the adhesive layer, and the release film remain in the finally manufactured semiconductor device.
It is preferable that the bonding surface in which the load length ratio Rmr (c) is in the above range is the second surface on which the wafer is temporarily fixed. As described above, since the adhesive surface (herein, the second surface) has excellent adhesion and peelability to the adherend wafer, the wafer is damaged in the transport process, the adhesive layer peeling process, and the like. This can be suppressed even more highly.
After the substrate is bonded to the first surface of the adhesive layer of the semiconductor processing tape according to the present invention, after the curing process at 130 ° C. for 1 hour, the peel strength of the adhesive layer to the substrate is 50N. / M or less is preferable. When the adhesive layer satisfies this requirement, it is possible to ensure sufficient peelability from the substrate. As used herein, “peel peel strength” means peel peel force measured at a peel speed of 50 mm / min and a peel angle of 90 °.
The wafer is bonded to the second surface of the adhesive layer after being cured at 130 ° C. for 1 hour from the viewpoint of achieving both higher adhesion and peelability of the adhesive layer to the wafer. The peel peel force of the adhesive layer with respect to the wafer, measured as described above, is preferably 5 to 150 N / m.
The adhesive layer preferably includes at least a thermoplastic resin and a thermosetting resin. In this case, when the content of the thermoplastic resin in the adhesive layer is 100 parts by mass, the content of the thermosetting resin in the adhesive layer is preferably 1 to 40 parts by mass. The adhesive layer preferably further contains a filler. In this case, the filler content in the adhesive layer when the thermoplastic resin content in the adhesive layer is 100 parts by mass is 1 to 330 parts by mass. It is preferable.
An adhesive layer that satisfies these requirements can more stably improve heat resistance and peelability required in various processing steps in the manufacturing process of a semiconductor device.
As the pressure-sensitive adhesive layer, either a pressure-sensitive type or a photo-curing type can be used. However, the pressure-sensitive type employs a pressure-sensitive type in that the surface of the adherend is more easily suppressed than the photo-curing type. It is preferable.
ADVANTAGE OF THE INVENTION According to this invention, the tape for semiconductor processing provided with the contact bonding layer which has sufficient adhesiveness and peelability with respect to adherends, such as a board | substrate and a wafer used in the manufacture process of a semiconductor device, is provided.

In addition, this invention is not limited to the following embodiment. In this specification, (meth) acryl means acryl or methacryl.
<Tape for semiconductor processing>
FIG. 1 is a cross-sectional view schematically showing a semiconductor processing tape according to this embodiment. In the
As described above, the load length ratio Rmr (c) of the roughness curve of the adhesive surface of the
The adhesion surface where the load length ratio Rmr (c) is in the above range is preferably the second surface F2 of the
The load length ratio Rmr (c) of the roughness curve of the adhesion surface (second surface F2 in the present embodiment) of the
In a state where the substrate is bonded to the first surface F1 of the
The peel strength of the
After the curing treatment at 130 ° C. for 1 hour, the shrinkage rate of the
100The shrinkage rate of the
Shrinkage (%) = (Sample area after curing) / (Sample area before curing) × 100
After the curing treatment at 130 ° C. for 1 hour, the thermal elastic modulus of the
The thermal elastic modulus of the
The
It is preferable that the

The (meth) acrylic monomer having a reactive group is preferably glycidyl acrylate or glycidyl methacrylate from the viewpoint of heat resistance.
The Tg of the thermoplastic resin is preferably -50 ° C to 50 ° C. It is easy to ensure the softness | flexibility of the
Tg of a thermoplastic resin is a midpoint glass transition temperature value obtained by differential scanning calorimetry (DSC). In addition, when a mold release agent is used for a mold release process, it is guessed that the component (for example, silicone component) contained in a mold release agent affects the peelability of the
<Method for producing semiconductor processing tape>

<Use of semiconductor processing tape as temporary fixing tape>

2A to 2F are cross-sectional views showing a process for manufacturing a semiconductor device using the
First, the release film 4 of the

By peeling the
Subsequently, the semiconductor wafer W is bonded to the
After the necessary processing (for example, dicing) is performed on the semiconductor wafer W in the stacked
From the state shown in FIG. 2F, a semiconductor device is manufactured by electrically connecting the semiconductor element Wa and the

(Preparation of adhesive film)
An acrylic copolymer was obtained by a solution polymerization method using the following main monomer and functional group monomer as an adhesive. That is, 2-ethylhexyl acrylate and methyl methacrylate were used as main monomers, and hydroxyethyl acrylate and acrylic acid were used as functional group monomers. The acrylic copolymer had a weight average molecular weight of 400,000 and a glass transition point of -38 ° C. A pressure-sensitive adhesive solution was prepared by blending 10 parts by mass of a polyfunctional isocyanate crosslinking agent (trade name: Mytec NY730A-T, manufactured by Mitsubishi Chemical Corporation) with respect to 100 parts by mass of this acrylic copolymer. A pressure-sensitive adhesive solution was applied and dried on a surface release-treated polyethylene terephthalate (thickness: 25 μm) so that the thickness of the pressure-sensitive adhesive during drying was 10 μm. Further, a polyolefin substrate (thickness: 100 μm) made of polypropylene / vinyl acetate / polypropylene was laminated on the pressure-sensitive adhesive surface. Thereby, the adhesive film which consists of an adhesion layer and a polyolefin base material (base material layer) was obtained. The pressure-sensitive adhesive film was allowed to stand at room temperature for 2 weeks and sufficiently aged.

The release film was peeled off from the semiconductor processing tape according to Reference Example 1. The laminated tape (adhesive layer and polyethylene film) from which one surface of the adhesive layer 3 (the surface on the release film side) was exposed was placed in an oven, and a heat history at 130 ° C. for 1 hour was added. The laminated tape taken out from the oven was cut into a size of 100 mm × 100 mm. Thereafter, a laminated tape of the above size was laminated to the semiconductor wafer at a temperature of 70 ° C. so that the one surface of the adhesive layer was in contact with the surface of the semiconductor wafer. The adhesive layer according to Comparative Example 1 was excessively cured by a heat history of 1 hour at 130 ° C. and could not be applied to temporary fixing. Therefore, the 90 ° peel peel force of the adhesive layer to the glass substrate and the semiconductor wafer Was not evaluated. In the adhesive layer according to Comparative Example 1, it is surmised that the main cause of excessive progress of curing due to the thermal history was that the amount of the thermosetting component was larger than that in Examples. In the adhesive layer according to Comparative Example 2, the main reason that the load length ratio Rmr (c) on the surface on the release film side was as high as 35.3 was that part of the release agent transferred to the adhesive layer was crystallized. It is guessed.
