図7において、1は蒸着マスクとして使用する直角四辺形状のメタルマスクであり、複数のマスク部2を縦横に並べて形成している。各マスク部2は、蒸着を許容する多数の微少な開口部を備えたものである。各マスク部2における開口部の形状、配列は任意であり、例えば、細長いスリット状の開口部を平行に並べたもの、スロット状の開口部を縦方向に並べると共に平行にも並べたもの等を挙げることができる。3はメタルマスク1を取り付けるための剛性の大きいフレームであり、メタルマスク1の多数のマスク部2を形成した領域(有効領域という)を包含する大きさの開口4を備えている。メタルマスク1は、フレーム3よりも縦横両方向ともに大きいサイズに作られており、フレーム3の外周縁にほぼ対応する位置に、折り曲げることで容易に切断可能な易切断線5を形成している。なお、易切断線5は、メタルマスク1に加える引張力には耐え得る強度を備えたものである。更に、メタルマスク1には、複数のマスク部2を形成している有効領域の4隅の近傍にアラインメント用マークとして、十字マーク6a、6b、6c、6dを形成している。この十字マーク6a、6b、6c、6dの詳細は後述する。メタルマスク1の厚さ、マスク部2の寸法、それに形成した多数の微少な開口部の寸法等は特に限定するものではないが、代表的なものとして、メタルマスク1の厚さは30〜200μm、マスク部2の寸法は長さが50〜70mm、幅が30〜50mm、開口部の幅が40〜100μm、平行に配列された開口部間の無孔部分の幅が80〜200μm等を例示できる。

各テンションユニット13は、図5に拡大して示すように、ベース部材15と、そのベース部材15に直動案内16を介して移動可能に保持されたクランプ17と、クランプ17を往復動させる駆動手段18等を備えている。ここで、駆動手段18にはエアシリンダが用いられているが、エアシリンダに代えて、油圧シリンダ、サーボモータ等を用いてもよい。クランプ17は、固定爪17aと、可動爪17bと、可動爪17bを固定爪17aに強く押し付けて両者の間にメタルマスク1を把持するよう可動爪17bを旋回させ且つ閉位置に保持するトグル機構及びエアシリンダ(共に図示せず)等を備えている。各テンションユニット13は、図4から良く分かるように、メタルマスク1の各辺をそれぞれ複数のテンションユニット13で把持してその辺に直角方向にテンションを加えることができるように配置されている。更に、メタルマスク1の各辺を把持するように配置されている複数のテンションユニット13のクランプ17は、メタルマスク1のマスク部2と非マスク部に合わせて配置されており、従って、メタルマスク1のマスク部2を形成した縦方向に延びる領域及び横方向に延びる領域と、マスク部の無い縦方向に延びる領域及び横方向に延びる領域とを、それぞれ別個のクランプ17で引っ張ってテンションを付与することが可能である。

図9(b)に示す領域A、B、C、Dにある基準ライン28の格子十字点は、図9(a)に示すメタルマスク1に形成されているアラインメント用マークである十字マーク6a、6b、6c、6dの基準位置を示す基準マークとして作用する。すなわち、メタルマスク1の4箇所の十字マーク6a、6b、6c、6dを、ガラススケール25の領域A、B、C、Dにある基準ライン28の格子十字点に合わせることで、メタルマスク1の4個の十字マーク6a、6b、6c、6dの位置を所定位置に位置決めし、メタルマスク1の有効領域を所定位置に位置決めできる。換言すれば、メタルマスク1の4箇所の十字マーク6a、6b、6c、6dの形成位置は、メタルマスク1に加えるテンションを調整して十字マーク6a、6b、6c、6dをガラススケール25の領域A、B、C、Dにある基準ライン28の格子十字点に合わせた時に、メタルマスク1がゆがみやたるみの無い状態に張られ且つ各マスク部2が所定の位置に位置決めされるように、定められている。ここで、十字マーク6a、6b、6c、6dの形成位置は、図9(a)に示すように、多数のマスク部2を形成している有効領域の4隅近傍とすることが、有効領域全体の伸び及び位置を高精度で適正に調整でき、且つ各マスク部2の位置も適正に調整できるので好ましいが、この位置に限定されるものではない。また、メタルマスク1に形成する十字マーク6a〜6dの個数も適宜増減可能である。

メタルマスク1に十字マーク6(十字マークの設置場所に関係のない一般的な説明の場合には符号6で示す)を形成する手段は特に限定するものではないが、好ましくはハーフエッチングで形成する。この十字マーク6は、図10(a)、(b)に示すように、ガラススケール25の基準ライン28の線幅よりも広い線幅となるように形成されており、図10(c)に示すように、十字マーク6に縦横の基準ライン28が正しく重なった状態を撮像してモニター31に拡大して表示した時、基準ライン28の両側に十字マーク6の線が現れ、これを目視により或いは画像処理することにより認識できるようにしている。十字マーク6の線幅としては、基準ライン28の線幅を20μmとした時に、50μm程度に選定すればよい。また十字マーク6の長さは、モニター31での目視或いは画像処理で認識できる長さがあればよく、例えば、250μm程度でよい。

図1〜図3及び図6(a)において、支持フレーム40とガラススケール25の周縁領域を連結する連結部材41は、可撓性を有するワイヤ42と、ワイヤ42の中間領域に取り付けられた長さ調整手段、例えばターンバックル43と、両端に取り付けられた固定用の磁石44を備えており、両端の磁石44を支持フレーム40及びガラススケール25の周縁領域に吸着保持させることで、所望の位置に取り付け可能である。なお、ガラススケール25の周縁領域には、あらかじめ、磁石で吸着可能な鋼板、磁石板等の板材45が接着剤等によって固定されている。連結部材41のガラススケール25に対する取り付け位置は、ガラススケール25を、その中央領域を保持して持ち上げた際に自重による下方への撓みが大きくなる領域を適当に選定すればよく、本実施の形態では、ガラススケール25の4隅としている。なお、必要に応じ、ガラススケール25の辺の中間領域にも連結部材を連結する構成としてもよい。支持フレーム40とガラススケール25に取り付けた連結部材41の長さは、図6(a)に示すように、ガラススケール25をメタルマスク1に近接した測定位置に位置させた時にガラススケール25の周縁領域を支持してメタルマスク1との間が所定のギャップ寸法eとなるように、ターンバックル43によって調整しておく。この構成により、ガラススケール25が、800mm×800mmを越えるような大型であって且つ厚みが5mm程度と薄いものであっても、そのガラススケール25をメタルマスク1に近接した測定位置に下降させた際には、4隅を含む周縁部分の自重による撓みが連結部材41によって抑制され、メタルマスク1全体がほぼ平坦な状態に保持され、ガラススケール25とメタルマスク1とのギャップ寸法eは、ガラススケール25の全面に渡ってほぼ一定となる。なお、ガラススケール保持移動装置27でガラススケール25を持ち上げた際には、支持フレーム40とガラススケール25の間隔が短くなるが、両者を連結している連結部材41は、ワイヤ42が可撓性を有しているため、これがたわむことで、支持フレーム40とガラススケール25の間隔の短縮に対応でき、なんら支障は生じない。

図1〜図3において、ガラススケール保持移動装置27は、ガラススケール25を、その下方に位置している被測定材であるメタルマスク1に平行になるように保持し、そのガラススケール25をメタルマスク1の上方に離れた待機位置(図2に示す位置)とメタルマスク1の上面に近接した測定位置(図3に示す位置)に昇降させるためのものである。このガラススケール保持移動装置27は、移動台23に固定された支持板32と、その支持板32に設けられた直動軸受(図示せず)に垂直方向に即ちクランプ17で保持されたメタルマスク1に直角方向に移動可能に案内されたガイドロッド33と、その下端に固定され、メタルマスク1に直角方向に移動可能な保持部材34と、その保持部材34をメタルマスク1に直角方向に往復動させる電動アクチュエータなどの往復駆動機構36等を備えており、その保持部材34をガラススケール25上面の中央領域に固定することでガラススケール25を保持している。

上記したように、ガラススケール保持移動装置27はガラススケール25を、図2に示す待機位置と図3に示す測定位置とに往復移動させることができる。ここで、ガラススケール25を測定位置に降下させた時、そのガラススケール25がメタルマスク1に接触してトラブルを生じることがないよう、測定位置はガラススケール25がメタルマスク1に非接触な位置とするが、ガラススケール25の下面側に形成している基準ライン28とメタルマスク1の十字マーク6を同時に撮像手段30で撮像可能なように、極力近づけておく。前記したように、ガラススケール25は中央領域をガラススケール保持移動装置27で保持され、且つ測定位置に下降した時には周縁領域を連結部材41によって支持され、全体がほぼ平坦な状態に保たれるため、測定位置をメタルマスク1にきわめて接近した位置に設定しても、なんら支障はなく、ガラススケール25の全面においてメタルマスク1との間のギャップ寸法eをほぼ均一とすることができる。測定位置に降下したガラススケール25とメタルマスク1のギャップ寸法eとしては、50〜200μm程度に設定することが好ましく、更には、50〜100μm程度に設定することが一層好ましい。

撮像手段30は、ガラススケール25の基準ライン28とメタルマスク1の十字マーク6を同時に撮像可能なものであり、この実施の形態ではCCDカメラが用いられている。CCDカメラ30は、4箇所の十字マーク6a、6b、6c、6d及びそれに対応するガラススケール25の基準ライン28による格子十字点(図9に示す領域A、B、C、Dの格子十字点)を撮像することができる位置にそれぞれ設けられており、且つ、その焦点深度は、メタルマスク1の十字マーク6と測定位置にあるガラススケール25の基準ライン28を同時に撮像できるように定められている。

次に、上記構成のアラインメント装置10によるアラインメント動作を説明する。ガラススケール25を保持している移動台23がX、Y、θステージ12の上方を外れた待機位置にある状態で、複数のテンションユニット13のフレーム支え20にフレーム3を保持させ、次いで、その上にメタルマスク1を乗せ、その4辺を複数のテンションユニット13のクランプ17で把持させる。この状態が図4に示す状態である。この際、複数の位置決めピン(図示せず)を用いてフレーム3に対してメタルマスク1を位置決めしておく。次に、移動台23がX、Y、θステージ12の上方に移動してきて、所定位置に停止する(図2参照)。この時、ガラススケール25は上方の待機位置に保持されており、テンションユニット13に干渉することはない。次に、各クランプ17に連結している駆動手段(エアシリンダ)18に加圧エアを送って各クランプ17を、メタルマスク1を引っ張る方向に移動させ、メタルマスク1に多数のクランプによって縦横両方向に小さいテンションを加え、メタルマスク1を張った状態とする。その後、位置決めピンを外してメタルマスク1に大きいテンションを支障なく加えることができるようにする。なお、メタルマスク1から位置決めピンを外しても、フレーム3に対するメタルマスク1の位置はあまり変動することはなく、メタルマスク1のフレーム3に対する所望の位置決め精度は保たれる。

次に、図3に示すように、ガラススケール保持移動装置27がガラススケール25をメタルマスク1の上面に近接した測定位置に降下させ、その位置に停止させる。この時、前記したようにガラススケール25の4隅が連結部材41で支持され、ガラススケール25は撓みがほとんど無い状態になるため、ガラススケール25を下降させた際にその周縁部分がメタルマスク1に接触して損傷するといったことは生じない。また、ガラススケール25を測定位置に下降させた状態では、ガラススケール25の全面においてメタルマスク1との間のギャップ寸法はほぼ均一に保たれ、且つガラススケール25の下面に形成している基準ライン28とメタルマスク1の上面に形成している十字マーク6a、6b、6c、6dがCCDカメラ30の焦点深度内に保たれ、両者を同時に撮像可能となる。この状態で、CCDカメラ30で撮像を開始し、モニター31に画像を表示する。オペレータはそれを確認しながら、X、Y、θステージ12を調整してメタルマスク1の位置をX方向、Y方向、θ方向に移動させ、メタルマスク1の十字マーク6a、6b、6c、6dを、ガラススケール25の基準ライン28の対応する格子十字点に粗位置決めする。粗位置決めした後は、X、Y、θステージ12をその位置に固定し、モニター31で確認しながら、複数のテンションユニット13の駆動手段18の駆動力を個々に調整してメタルマスク1に加えるテンションを調整し、各十字マーク6a、6b、6c、6dを対応するガラススケール25の格子十字点に一致させてゆく。そして、全部の十字マーク6a、6b、6c、6dが対応する格子十字点に一致すると、メタルマスク1に形成されている複数のマスク部2がそれぞれ所定の位置に位置決めされたこととなる。また、メタルマスク1はゆがみやたるみのない平坦な状態で且つマスク部2の多数の開口部が平行に引き揃えられた状態となる。すなわち、メタルマスク位置アラインメントが完成する。

その後は、メタルマスク1にテンションを加えた状態で、ガラススケール25を上方の待機位置に戻し、且つ移動台23もメタルマスク1の上方を外れた待機位置に戻し、メタルマスク1をフレーム3にレーザ等(図示せず)を用いてスポット溶接(図4の符号47参照)し、固定する。その後、メタルマスク1をクランプ17から外し、メタルマスク1の周縁部分を易切断線5を利用して除去する。以上により、図8に示すように、フレーム3にメタルマスク1を多数のスポット溶接部47で固定した構成の蒸着マスクユニット8が製造される。

得られた蒸着マスクユニット8では、メタルマスク1がゆがみやたるみの無い状態で且つマスク部2の多数の開口部が正確に平行に揃った状態に保たれており、且つ各マスク部の位置も所定の寸法精度内に保たれている。かくして、この蒸着マスクユニット8を用いて蒸着を行うことにより、微細なパターンの蒸着を多面付けで正確に行うことができる。例えば、この蒸着マスクユニット8にガラス基板等の被蒸着基材を取り付け、蒸着機にセットし、有機EL素子の有機層又はカソード電極の蒸着を行うことで、微細なパターンの蒸着を位置精度良く行うことができ、高品質の有機層又はカソード電極を形成できる。
