Abstract
ブラックマトリクス形成可能な黒色顔料を含有するフィラー含有フィルムを介して、μLED等の発光素子を基板に実装してμLEDディスプレイ等の接続構造体を製造する際に、精確なアライメントを行うことができ、しかもピアノブラック調のブラックマトリクスを形成可能なフィラー含有フィルムは、絶縁性接着層に導電粒子が保持されているものである。このフィラー含有フィルムは、波長800nm以上1200nm以下の近赤外線の平均透過率が20%以上であり、更に、フィルム表面のASTM D523(60°)による60°グロス値が60以上である。
Description
本発明は、艶消しフィルム、コンデンサー用フィルム、光学フィルム、ラベル用フィルム、スペーサーフィルム、耐電防止用フィルム、導電フィルムなど多種多様の用途で使用し得るフィラー含有フィルムに関し、中でもμLEDなどの発光素子等の微細部品あるいは微小部品を備えたディスプレイ装置や発光装置等の接続構造体を製造する際に有用な導電フィルムや異方性導電フィルム等のフィラー含有フィルムに関する。
一辺が100μm以下の微小発光素子であるμLED(micro Light-Emitting Diode)をディスプレイ基板上に配列したμLEDディスプレイは、液晶ディスプレイに必要とされるカラーフィルタや偏光板やバックライトを省略できるため、ディスプレイを薄膜化することができ、さらに広色域化、高精細化、省電力化も実現することのできるディスプレイ装置または光源として期待されている。高画素の大型ディスプレイへの適用にも期待できる。このようなμLEDディスプレイには、混色防止、高コントラスト化のために、各μLEDの周囲に遮光パターン層としてのブラックマトリクスが形成されている。
μLEDディスプレイの製造方法として、特許文献1(段落0083~0089等)には、μLEDを搭載するための開口部を有する遮光パターン層としてのブラックマトリクスをフォトリソ技術を利用して透明基板に設ける工程(遮光パターン付き基材形成工程)と、その工程の後に前記開口部にμLEDを異方性導電フィルムを介して実装する工程(μLED実装工程)とを実施する方法や、μLED実装工程の後に遮光パターン付き基材形成工程を実施する方法が記載されている。
しかしながら、特許文献1のμLEDディスプレイの製造方法では、ブラックマトリクスをμLED実装工程と別工程で形成しなければならず、μLEDディスプレイの製造コストやサイクルタイムが増大することが懸念されていた。
このため、特許文献2では、特許文献1のμLEDディスプレイの製造方法における懸念事項を解消するために、ディスプレイ基板の全面に、異方性導電接続用の導電粒子と黒色顔料とを含有するフィラー配列フィルムを、ブラックマトリクス形成可能な異方性導電フィルムとして配置した後に、μLEDを実装することが提案されている。
しかしながら、特許文献2に記載されているように、黒色顔料を含有するフィラー配列フィルムを用いてμLEDディスプレイを製造しようとした場合、黒色顔料として、可視光だけでなく近赤外線も実質的に吸収してしまうカーボンブラックやチタンブラック等の無機黒色顔料を使用しているため、μLEDの実装の際に必要な高精度なアライメントを行うための赤外線カメラではアライメントマークを精確に読み取れないという課題があった。更に、ブラックマトリクスにピアノブラック調の光沢がないため、ディスプレイの高精彩化が十分ではないという課題もあった。
このような従来技術に対し、本発明は、ブラックマトリクスを形成可能な黒色顔料を含有する異方性導電フィルム等のフィラー含有フィルムを介してμLEDなどの発光素子等の微細部品あるいは微小部品を基板に実装してディスプレイ装置等の接続構造体を製造する際に、高精度なアライメントを行うことができ、しかもピアノブラック調のブラックマトリクスを形成可能なフィラー含有フィルムを提供することを目的とする。
本発明者らは、異方性導電フィルム等のフィラー含有フィルムの近赤外線領域の平均透過率を所定の数値範囲以上に設定することにより赤外線カメラで正確なアライメントが可能となること、更にフィルム表面のグロス値を所定数値以上とすることにより、ピアノブラック調のブラックマトリクスを形成可能であることを見出し、本発明を完成させるに至った。
即ち、本発明は、絶縁性接着層にフィラーが保持されているフィラー含有フィルムであって、
波長800nm以上1200nm以下の近赤外線の平均透過率が20%以上であり、フィルム表面のASTM D523(60°)による60°グロス値が60以上であるフィラー含有フィルムを提供する。このフィラー含有フィルムは、フィラーの種類や量、バインダーの種類や量等を適宜選択することにより、接着性を有してもよい絶縁フィルムあるいは導電フィルム、異方性導電フィルムとして機能し得るものである。スペーサーフィルムや光学フィルム、光沢フィルムとしてもよく、黒色接着フィルムおよびブラックマトリクスフィルム(BMフィルム)とすることもできる。
波長800nm以上1200nm以下の近赤外線の平均透過率が20%以上であり、フィルム表面のASTM D523(60°)による60°グロス値が60以上であるフィラー含有フィルムを提供する。このフィラー含有フィルムは、フィラーの種類や量、バインダーの種類や量等を適宜選択することにより、接着性を有してもよい絶縁フィルムあるいは導電フィルム、異方性導電フィルムとして機能し得るものである。スペーサーフィルムや光学フィルム、光沢フィルムとしてもよく、黒色接着フィルムおよびブラックマトリクスフィルム(BMフィルム)とすることもできる。
また、本発明は、基板に、本発明のフィラー含有フィルムを介して1又は2以上の発光素子等の微小部品が接続されている接続構造体を提供する。好ましい接続構造体は、基板がディスプレイ基板(発光装置の基板も含む)であり、微小部品が発光素子、特にμLEDであり、発光素子等の微小部品の周囲にブラックマトリクスが形成されているディスプレイ装置や光源などの発光装置である。また、発光素子等の微小部品は、導電接続または異方性導電接続により基板に接続される。
また、本発明は、ディスプレイ装置や発光装置として機能する接続構造体の製造方法として、基板と発光素子等の微小部品とを、本発明のフィラー含有フィルムを介して接続する製造方法を提供する。
この製造方法の好ましい態様としては、ディスプレイ基板(発光装置の基板も含む)の電極上に本発明のフィラー含有フィルムを配置し、そのフィラー含有フィルムに対して1又は2以上の発光素子等の微小部品を位置合わせして貼り合わせ、加熱加圧して発光素子等の微小部品の電極とディスプレイ基板の電極とを接続するディスプレイ装置又は発光装置として機能する接続構造体の製造方法や、光透過性基板の表面に配置された発光素子等の微小部品に対し、光透過性基板側からレーザー光を照射し、ディスプレイ基板の電極上に配置された本発明のフィラー含有フィルムに1又は2以上の発光素子等の微小部品を着弾させて、発光素子等の微小部品の電極とディスプレイ基板の電極とを接続するディスプレイ装置または発光装置等の接続構造体の製造方法が挙げられる。これらの製造方法において、発光素子が好ましくはμLEDであり、発光素子の電極とディスプレイ基板の電極とを接続する際に、発光素子の周囲にブラックマトリクスを形成することが好ましい。また、これらの製造方法において、発光素子のディスプレイ基板への接続は、導電接続又は異方性導電接続で行うことが好ましい。
絶縁性接着層にフィラーが保持されている本発明のフィラー含有フィルムは、波長800nm以上1200nm以下の近赤外線の平均透過率が20%以上である。このため、近赤外線に対して十分な透過性があるため、本発明のフィラー含有フィルムで基板を被覆した場合でも、基板上のアライメントマークを赤外線カメラで識別することができる。しかも、フィルム表面のASTM D523(60°)による60°グロス値が60以上であるので、ピアノブラック調のブラックマトリクスを形成可能となる。
以下、本発明を、図面を参照しつつ詳細に説明する。なお、各図中同一符号は、同一又は同等の構成要素を表している。
<フィラー含有フィルム>
本発明のフィラー含有フィルムは、絶縁性接着層にフィラーが保持されているものである。フィラー含有フィルムの用途に応じて、公知のフィラーの中から適宜フィラーを選択することができる。従って、本発明のフィラー含有フィルムは、フィラーの種類や量、バインダーの種類や量等を適宜選択することにより、接着性を有してもよい絶縁フィルムあるいは導電フィルム、異方性導電フィルムとして機能し得るものである。以下に、本発明のフィラー含有フィルムについて、異方性導電フィルムを例に取りつつ説明するが、本発明のフィラー含有フィルムが異方性導電フィルムに限定されるものではない。また、異方性導電フィルムについての記述は、導電フィルムに適用できるものであり、フィラー含有フィルムにも適用できるものである。本発明のフィラー含有フィルムは、後述するように、可視光遮光性且つ近赤外線透過性という機能を有することから、黒色接着フィルムおよびブラックマトリクスフィルム(BMフィルム)にも適用できる。これらを複合して導電性黒色フィルムと考えてもよい。従って、基板とμLEDとの接続に適用した場合には、基板とμLEDとが接続されている部分は接着フィルムとなるが、基板とμLEDとが接続されていない部分は暴露されている(目視される)ため、ブラックマトリクスフィルム(BMフィルム)となると考えてもよい。このように、一つのフィラー含有フィルムが複数の機能を果たせることも、本発明の重要な効果である。本発明のフィラー含有フィルムと従来のBMフィルムとの相違点は、表面が離型処理されたベースフィルム上に設けられ、フィルムそのものを分離して対象物に貼着させて使用する点、場合によっては硬化させて使用する点にある。
本発明のフィラー含有フィルムは、絶縁性接着層にフィラーが保持されているものである。フィラー含有フィルムの用途に応じて、公知のフィラーの中から適宜フィラーを選択することができる。従って、本発明のフィラー含有フィルムは、フィラーの種類や量、バインダーの種類や量等を適宜選択することにより、接着性を有してもよい絶縁フィルムあるいは導電フィルム、異方性導電フィルムとして機能し得るものである。以下に、本発明のフィラー含有フィルムについて、異方性導電フィルムを例に取りつつ説明するが、本発明のフィラー含有フィルムが異方性導電フィルムに限定されるものではない。また、異方性導電フィルムについての記述は、導電フィルムに適用できるものであり、フィラー含有フィルムにも適用できるものである。本発明のフィラー含有フィルムは、後述するように、可視光遮光性且つ近赤外線透過性という機能を有することから、黒色接着フィルムおよびブラックマトリクスフィルム(BMフィルム)にも適用できる。これらを複合して導電性黒色フィルムと考えてもよい。従って、基板とμLEDとの接続に適用した場合には、基板とμLEDとが接続されている部分は接着フィルムとなるが、基板とμLEDとが接続されていない部分は暴露されている(目視される)ため、ブラックマトリクスフィルム(BMフィルム)となると考えてもよい。このように、一つのフィラー含有フィルムが複数の機能を果たせることも、本発明の重要な効果である。本発明のフィラー含有フィルムと従来のBMフィルムとの相違点は、表面が離型処理されたベースフィルム上に設けられ、フィルムそのものを分離して対象物に貼着させて使用する点、場合によっては硬化させて使用する点にある。
(異方性導電フィルム)
本発明の導電フィルムや異方性導電フィルム等のフィラー含有フィルムの代表的な態様である異方性導電フィルム10は、ハンドリング性の観点から、図1Aに示すように、絶縁性接着層1に導電粒子2が保持されている構造を有する。この場合、その片面もしくは両面に、必要に応じ公知の剥離フィルムが積層されていてもよい。また、絶縁性接着層1は、図1Aに示すように、単一の層であってもよく、図1Bに示すように、複数の層状の絶縁性樹脂の積層体であってもよく、例えば、絶縁性接着層1を、導電粒子2を保持するバインダー樹脂層1aと、別のバインダー樹脂層1bとから構成することができる。バインダー樹脂層1bは、図1Cに示すように、バインダー樹脂層1aの裏面に積層してもよい。バインダー樹脂層1aとバインダー樹脂層1bとは同等の組成や粘度を有してもよいが、バインダー樹脂層1aがバインダー樹脂層1bより高粘度であってもよい。
本発明の導電フィルムや異方性導電フィルム等のフィラー含有フィルムの代表的な態様である異方性導電フィルム10は、ハンドリング性の観点から、図1Aに示すように、絶縁性接着層1に導電粒子2が保持されている構造を有する。この場合、その片面もしくは両面に、必要に応じ公知の剥離フィルムが積層されていてもよい。また、絶縁性接着層1は、図1Aに示すように、単一の層であってもよく、図1Bに示すように、複数の層状の絶縁性樹脂の積層体であってもよく、例えば、絶縁性接着層1を、導電粒子2を保持するバインダー樹脂層1aと、別のバインダー樹脂層1bとから構成することができる。バインダー樹脂層1bは、図1Cに示すように、バインダー樹脂層1aの裏面に積層してもよい。バインダー樹脂層1aとバインダー樹脂層1bとは同等の組成や粘度を有してもよいが、バインダー樹脂層1aがバインダー樹脂層1bより高粘度であってもよい。
(近赤外線透過性と可視光遮光性)
本発明のフィラー含有フィルムは、近赤外線透過性を有する。更に、可視光遮光性を有することが好ましい。このため、このフィラー含有フィルムは、ブラックマトリクス材料としても使用可能になると共に、ディスプレイ基板に適用した異方性導電フィルム等のフィラー含有フィルムにμLED等の発光素子を実装する際に、ディスプレイ基板表面に作り込まれたアライメントマークやその他の目印を、赤外線カメラによりブラックマトリクス越しに識別可能となる。このように、本発明のフィラー含有フィルムは、可視光遮光性によりブラックマトリクス材料として機能し、近赤外線透過性により接続工程の作業性を損なわない接続材料として機能することができる。
本発明のフィラー含有フィルムは、近赤外線透過性を有する。更に、可視光遮光性を有することが好ましい。このため、このフィラー含有フィルムは、ブラックマトリクス材料としても使用可能になると共に、ディスプレイ基板に適用した異方性導電フィルム等のフィラー含有フィルムにμLED等の発光素子を実装する際に、ディスプレイ基板表面に作り込まれたアライメントマークやその他の目印を、赤外線カメラによりブラックマトリクス越しに識別可能となる。このように、本発明のフィラー含有フィルムは、可視光遮光性によりブラックマトリクス材料として機能し、近赤外線透過性により接続工程の作業性を損なわない接続材料として機能することができる。
本発明のフィラー含有フィルムの近赤外線透過性とは、具体的には800nm以上1200nm、あるいは900nm以上1200nm以下の近赤外線の平均透過率が20%以上、好ましくは40%以上、より好ましくは60%以上であることを意味する。特に、フィラー含有フィルムが850nm以上950nm以下の波長域で最大透過率を示すことが、良好な黒色の発色を目視できる点で好ましい。なお、近赤外線の平均透過率が20%未満になると、μLEDを実装する際に、アライメントマークをブラックマトリクス越しに識別することが困難になることや、アライメントの難易度が上がり生産性が低下することが懸念される。
また、本発明のフィラー含有フィルムの可視光遮光性とは、具体的には、波長400nm以上700nm以下の可視光の平均透過率が好ましくは30%未満、より好ましくは20%未満、特に好ましくは5%未満であることを意味する。可視光の平均透過率が30%以上となると、μLEDディスプレイ装置等の発光素子を備えたディスプレイ装置又は発光装置のブラックマトリクス材料として使用した場合に、隣接発光素子間(例えば隣接μLED間)で看過できない程度の混色が生じ、画像品質が低下する虞がある。
本発明のフィラー含有フィルムの近赤外線透過性と可視光遮光性の測定は、市販の分光光度計(例えば、UV-Vis UV2600、(株)島津製作所)を使用して行うことができ、導電フィルムや異方性導電フィルム等のフィラー含有フィルムそれ自体を測定サンプルとして測定を行うことができる。
(L*a*b*表色系)
なお、本発明のフィラー含有フィルムの可視光遮光性は、L*a*b*表色系のL*値(明度)で推定することができる。即ち、フィラー含有フィルムの可視光遮光性が良好である(可視光透過率が低い)場合には、入射光に対し、黒色顔料で吸収されてしまう光の割合が大きくなり、相対的にL*値が小さくなると考えられる。反対に可視光遮光性が不良である(可視光透過率が高い)場合には、黒色顔料で吸収される入射光の割合が小さくなり、相対的にL*値が大きくなると考えられる。従って、複数のフィラー含有フィルムについて、L*a*b*表色系のL*値を測定した場合、L*値が相対的に小さいフィルムは、L*値が相対的に大きいフィルムよりも可視光遮光性が良好であると推定できる。
なお、本発明のフィラー含有フィルムの可視光遮光性は、L*a*b*表色系のL*値(明度)で推定することができる。即ち、フィラー含有フィルムの可視光遮光性が良好である(可視光透過率が低い)場合には、入射光に対し、黒色顔料で吸収されてしまう光の割合が大きくなり、相対的にL*値が小さくなると考えられる。反対に可視光遮光性が不良である(可視光透過率が高い)場合には、黒色顔料で吸収される入射光の割合が小さくなり、相対的にL*値が大きくなると考えられる。従って、複数のフィラー含有フィルムについて、L*a*b*表色系のL*値を測定した場合、L*値が相対的に小さいフィルムは、L*値が相対的に大きいフィルムよりも可視光遮光性が良好であると推定できる。
また、a*値で黒色の緑色味と赤色味とを評価でき、b*値で黒色の青色味と黄色味とを評価することができる。フィラー含有フィルムのL*値、a*値及びb*値は、JIS Z 8781-4に準拠して求めることができる。
具体的には、本発明の導電フィルムや異方性導電フィルム等のフィラー含有フィルムのL*値は、好ましくは0以上50以下、より好ましくは0より大きく30以下、更に好ましくは10以下である。50を超えると、フィラー含有フィルムの黒色(黒味)が薄くなり、ブラックマトリクスとしての使用が困難となることが懸念される。
また、本発明のフィラー含有フィルムのa*値は、好ましくは-30以上30以下、より好ましくは-10以上10以下、特に好ましくは-5以上5以下である。-30未満となるとフィルムの緑色味が強くなりすぎ、30超となると赤色味が強くなりすぎる傾向がある。また、本発明のフィラー含有フィルムのb*値も、好ましくは-30以上30以下、より好ましくは-10以上10以下、特に好ましくは-5以上5以下である。-30未満となるとフィルムの青色味が強くなりすぎ、30超となると黄色味が強くなりすぎる傾向がある。
また、本発明のフィラー含有フィルムを、μLEDディスプレイ等の発光素子を備えたディスプレイ装置のブラックマトリクス材料として使用した場合、使用時にフィラー含有フィルムそのものが視認され易くなるため、μLED非点灯時の外観も一定以上の品質が求められる。このような理由からも、L*a*b*表色系のa*値及びb*値のいずれも上述の範囲に入ることが好ましく、a*値及びb*値のいずれも-20以上20以下であることがより好ましく、a*値及びb*値のいずれかが-15以上15以下であることが更に好ましく、a*値及びb*値のいずれもが-15以上15以下であることが特に好ましい。
(グロス値)
本発明のフィラー含有フィルムは、フィルム表面のASTM D523(60°)の60°グロス値が60以上、好ましくは70以上、より好ましくは80以上である。60°グロス値が60未満であると、ブラックマトリクスをピアノブラック調にすることが難しくなり、相応してディスプレイの高精彩化が難しくなる傾向がある。グロス値の測定は、ASTM D523(60°)に従う種々のグロス測定装置(例えばマイクロトリグロス、BYK Instruments社)を使用することができる。また、μLED非点灯時の外観も一定以上の品質が求められるため、非点灯時の外観仕様に合わせて調整する。即ち、ピアノブラック調にすることで、光沢が生じ、完成品に隣接する空間やその他の調度品に合わせたデザインの統一感を出すことができるようになる。光沢感を設置場所に調和させることが可能になる。
本発明のフィラー含有フィルムは、フィルム表面のASTM D523(60°)の60°グロス値が60以上、好ましくは70以上、より好ましくは80以上である。60°グロス値が60未満であると、ブラックマトリクスをピアノブラック調にすることが難しくなり、相応してディスプレイの高精彩化が難しくなる傾向がある。グロス値の測定は、ASTM D523(60°)に従う種々のグロス測定装置(例えばマイクロトリグロス、BYK Instruments社)を使用することができる。また、μLED非点灯時の外観も一定以上の品質が求められるため、非点灯時の外観仕様に合わせて調整する。即ち、ピアノブラック調にすることで、光沢が生じ、完成品に隣接する空間やその他の調度品に合わせたデザインの統一感を出すことができるようになる。光沢感を設置場所に調和させることが可能になる。
(絶縁性接着層)
本発明の異方性導電フィルム等のフィラー含有フィルムを構成する絶縁性接着層は、ブラックマトリクス材料として機能するための黒色着色材(好ましくは黒色顔料)を含有する。この黒色着色材は、波長400nm以上700nm以下の可視光遮光性を示すものであって、波長800nm以上1200nm以下の近赤外線透過性を示すものである。黒色着色材自体の近赤外線透過性や可視光遮光性(可視光吸収性と言い換えることができる)も、市販の分光光度計(例えば、UV-Vis UV2600、(株)島津製作所)を使用して測定することができる。本発明の異方性導電フィルム等のフィラー含有フィルムを構成する絶縁性接着層は、このような黒色着色材の他、成膜成分、熱硬化性成分、熱硬化剤、無機フィラーを含有することができる。その他にも、本発明の効果を損なわない範囲で、ゴム成分、光硬化性成分と光硬化剤、更に、紫外線吸収性成分、軟化剤、着色剤、難燃剤、チキソトロピック剤、シランカップリング剤、希釈用モノマー等の公知の添加剤を含有することができる。
本発明の異方性導電フィルム等のフィラー含有フィルムを構成する絶縁性接着層は、ブラックマトリクス材料として機能するための黒色着色材(好ましくは黒色顔料)を含有する。この黒色着色材は、波長400nm以上700nm以下の可視光遮光性を示すものであって、波長800nm以上1200nm以下の近赤外線透過性を示すものである。黒色着色材自体の近赤外線透過性や可視光遮光性(可視光吸収性と言い換えることができる)も、市販の分光光度計(例えば、UV-Vis UV2600、(株)島津製作所)を使用して測定することができる。本発明の異方性導電フィルム等のフィラー含有フィルムを構成する絶縁性接着層は、このような黒色着色材の他、成膜成分、熱硬化性成分、熱硬化剤、無機フィラーを含有することができる。その他にも、本発明の効果を損なわない範囲で、ゴム成分、光硬化性成分と光硬化剤、更に、紫外線吸収性成分、軟化剤、着色剤、難燃剤、チキソトロピック剤、シランカップリング剤、希釈用モノマー等の公知の添加剤を含有することができる。
このような絶縁性接着層の層厚は、好ましくは1μm以上、より好ましくは2μm以上、特に好ましくは3μm以上であり、好ましくは50μm以下、より好ましくは20μm以下、更に好ましくは10μm以下、特に好ましくは6μm以下である。層厚が1μm未満であると、フィラー含有フィルムのタック性が不十分となり、可視光遮光性が十分ではなく、ブラックマトリクスとしての可視光遮光性も大きく低下する。層厚が50μmを超えると、タック性が十分であるが、近赤外線透過性が大きく低下する。絶縁性接着層には、その性能を損なわない層が積層されていてもよい。換言すれば、第2の絶縁性接着層があってもよい。このように積層されている場合は、絶縁性接着層の層厚は合計の厚みとすればよい。なお、厚みが薄くなるほど相対的に黒色着色材のフィルム体積に占める含有割合が高くなり、絶縁性接着層の成膜性(塗布が難しくなる)に影響するため、黒色着色材が含まれる一つの層の厚みは2μmより大きくすることが好ましく、2.4μm以上であることがより好ましい。黒色着色材が含まれる一つの層の厚みが大きくなりすぎると、厚みムラが相対的に大きくなることで、外観に悪影響を及ぼすことが外観仕様の水準が高い場合には懸念されるため、10μm未満としてもよい。合計の厚みについては、上述の範囲に収まることが好ましいが、積層数が多くなれば、気泡巻き込みなど別の問題を誘発しやすくなるため、積層数は4層以下が好ましく、3層以下がより好ましく、2層以下(即ち、積層されていないこと、換言すれば単層であること)が更に好ましい。3層以上の構成の場合、貼着性やフィラーによる色味の影響を抑えるために最外層がフィラー非含有層であってもよく、最外層にフィラーの一部が突出していてもよい。
(黒色着色材)
本発明の異方性導電フィルム等のフィラー含有フィルムが含有すべき黒色着色材(好ましくは黒色顔料)としては、前述したように、波長800~1200nmの近赤外線を透過し、好ましくは波長400~700nmの可視光を遮光(吸収)する顔料であり、フィラー含有フィルムのタック性を改善すべく樹脂量を確保するために、黒色有機顔料と黒色無機顔料とを併用することが好ましい。
本発明の異方性導電フィルム等のフィラー含有フィルムが含有すべき黒色着色材(好ましくは黒色顔料)としては、前述したように、波長800~1200nmの近赤外線を透過し、好ましくは波長400~700nmの可視光を遮光(吸収)する顔料であり、フィラー含有フィルムのタック性を改善すべく樹脂量を確保するために、黒色有機顔料と黒色無機顔料とを併用することが好ましい。
好ましい有機顔料(黒色有機顔料)としては、好ましくはラクタム系黒色顔料/例えばラクタムブラック、ペリレン系黒色顔料/例えばペリレンブラック、アゾ系黒色顔料/例えばモノアゾクロム錯体化合物、アニリン系黒色顔料/例えばアニリンブラック、ビスベンゾフラノン系黒色顔料/例えばビスベンゾフラノン化合物からなる黒色着色材あるいはビスベンゾフラノンを主骨格に有する黒色顔料、及びシアニン系黒色顔料/例えばシアニンブラックの少なくとも一種の有機顔料を挙げることができる。中でもラクタム系黒色顔料、ペリレン系黒色顔料又はビスベンゾフラノン系黒色顔料を好ましく使用することができる。また、ラクタムベース、ペリレンベース、アゾベース、アニリンベース、ベンゾジフラノンベースの黒色顔料を使用することができる。これらは有機フィラーと考えてよい。分光学特性と入手容易性の観点からは、ペリレンブラック(例えば、Black S 0084、DIC(株))を好ましく使用することができる。また、黒色の発色性の高さの観点からビスベンゾフラノンを主骨格に有する黒色顔料(例えばIrgaphor Black S0100CF、DIC(株))をより好ましく使用することができる。このIrgaphor Black S0100CF(DIC(株))は、ラクタムブラックとして考えてもよい。
また、本発明の効果を発現させるために、可視光領域から近赤外線領域の広い範囲で大きな光吸収性を示すカーボンブラックやチタンブラック、複合酸化物黒色顔料等の黒色無機顔料(好ましくはチタンブラック)である。ロイコ染料等の黒色染料を併用してもよい。ディスプレイの外観仕様によって、色味の調整をする必要があるためである。特開2014-149918号公報や特開2014-210856号公報に開示されている染料を用いてもよい。特開2019-081831号公報や特開2019-081857号公報や特開2020-132776号公報のように公知の着色材を組み合わせてもよい。このように、複数の黒色着色材を併用してもよく、色味調整のために他色の着色材と併用してもよい。
本発明に適用可能な黒色顔料の平均粒子径(一次粒子径)は、発明の効果を発現できれば特に制限はないが、可視光遮光性と近赤外線透過性とを両立させるために、下限は1nm以上であればよく、好ましくは10nm以上、より好ましくは30nm以上であり、上限は700nm以下であればよく、好ましくは500nm以下、より好ましくは400nm以下である。顔料や着色材の平均粒子径は、公知のレーザー回折散乱法による粒度分布測定器や、画像型粒度分布計(例えば、FPIA-3000、マルバーン・パナリティカル社、N=1000以上が好ましい)、透過型電子顕微鏡(TEM、N=200以上が好ましい)などの観察から求めることができる。
絶縁性接着層中の黒色着色材、好ましくは黒色顔料の含有量は、好ましくは2質量%以上、より好ましくは3質量%以上、更に好ましくは8質量%以上、好ましくは30質量%以下、より好ましくは25質量%以下、更に好ましくは20質量%以下である。2質量%未満であると、異方性導電フィルム等のフィラー含有フィルムの可視光遮光性が十分でなく、ブラックマトリクスの遮光性が低下し、30質量%を超えると、近赤外線透過性が低下するだけでなく、フィラー含有フィルムを導電フィルムや異方性導電フィルムとして使用した場合の導通性やμLED等の発光素子の固定性が低下することが懸念される。
また、近赤外線透過性と可視光遮光性とを両立するために、絶縁性接着層中の黒色有機顔料の含有量は、下限については好ましくは1質量%以上、より好ましくは4質量%以上、更に好ましくは10質量%以上であり、上限については好ましくは30質量%以下、より好ましくは25質量%以下、更に好ましくは20質量%以下である。他方、絶縁性接着層中の黒色無機顔料の含有量は、下限については好ましくは0.1質量%以上、より好ましくは1質量%以上、更に好ましくは3質量%以上であり、上限については好ましくは20質量%以下、より好ましくは15質量%以下、更に好ましくは10質量%以下である。特に、本発明では、近赤外線透過性と可視光遮光性との両立の観点から、黒色有機顔料/黒色無機顔料の比(質量)が重要になる。下限については好ましくは1以上、より好ましくは4以上、更に好ましくは5以上であり、上限については好ましくは30以下、より好ましくは25以下、更に好ましくは10以下である。その比が1未満であると、導電フィルムや異方性導電フィルム等のフィラー含有フィルムの可視光遮光性が十分でなく、ブラックマトリクスの可視光遮光性が低下し、30質量部超であると、近赤外線透過性が低下するだけでなく、フィラー含有フィルムを導電フィルムや異方性導電フィルムとして使用した場合の導通性やμLED等の発光素子の固定性が低下することが懸念されるからである。記載されている数値範囲の上限と下限は、発明の効果に関わる指標に応じて、記載範囲の中で適宜選択してよい。
なお、黒色着色剤と黒色有機顔料と黒色無機顔料との量的関係を、後述する表1~表3の結果から纏めると以下の様になる。
まず、絶縁性接着層中の黒色着色剤の含有量は、実施例1~19の結果から、好ましくは3質量%以上30質量%以下であり、特にすべての評価項目がA評価である実施例1~8の結果から、3質量%以上25質量%以下である。
また、絶縁性接着層中の黒色有機顔料の含有量は、実施例1~19の結果から、好ましくは1.5質量%以上29質量%以下であり、特にすべての評価項目がA評価である実施例1~8の結果から、1.5質量%以上22質量%以下である。
絶縁性接着層中の黒色無機顔料の含有量は、実施例1~19の結果から、好ましくは0.1質量%以上15質量%以下であり、特にすべての評価項目がA評価である実施例1~8の結果から、1質量%以上5質量%以下である。
なお、絶縁性接着層における黒色有機顔料/黒色無機顔料の比は、実施例1~19の結果から、好ましくは1以上29以下であり、特にすべての評価項目がA評価である実施例1~8の結果から、1以上7以下である。記載されている数値範囲の上限と下限は、発明の効果に関わる指標に応じて、記載範囲の中で適宜選択してよい。
絶縁性接着層の黒色着色材以外の代表的成分として、成膜成分、熱硬化性成分、熱硬化剤、ゴム成分について説明する。
*成膜成分
本発明のフィラー含有フィルムを構成する絶縁性接着層は、成膜成分として、膜形成性の観点から、好ましくは約10000以上80000以下の重量平均分子量のフェノキシ樹脂、ポリエステル樹脂、ポリウレタン樹脂、ポリエステルウレタン樹脂、アクリル樹脂、ポリイミド樹脂、ブチラール樹脂等の種々の樹脂を含有することができる。これらは単独で用いてもよく、2種類以上を組み合わせて用いてもよい。これらの中でも、膜形成状態、接続信頼性等の観点からフェノキシ樹脂(例えば、PKHH、巴工業(株))を用いることが好ましい。成膜成分の絶縁性接着層中の含有量は、好ましくは20質量%以上、より好ましくは25質量%以上、好ましくは50質量%以下、より好ましくは45質量%以下である。本発明ではフィラー含有フィルムを圧着する際、加熱前の室温(25℃±15℃)やその近傍の時点から加圧することがあるため、室温近傍でフィルムを押し込みし易くするために、溶融粘度を低くする場合がある。このため、従来よりも成膜性が低くなる配合設計になり易く、カバーフィルムやベースフィルムの剥離や基板への貼着などの取り扱いが困難になる。そのため成膜成分とその他の配合物との調整や選定は、従来技術よりも高度な水準が求められることになる。
本発明のフィラー含有フィルムを構成する絶縁性接着層は、成膜成分として、膜形成性の観点から、好ましくは約10000以上80000以下の重量平均分子量のフェノキシ樹脂、ポリエステル樹脂、ポリウレタン樹脂、ポリエステルウレタン樹脂、アクリル樹脂、ポリイミド樹脂、ブチラール樹脂等の種々の樹脂を含有することができる。これらは単独で用いてもよく、2種類以上を組み合わせて用いてもよい。これらの中でも、膜形成状態、接続信頼性等の観点からフェノキシ樹脂(例えば、PKHH、巴工業(株))を用いることが好ましい。成膜成分の絶縁性接着層中の含有量は、好ましくは20質量%以上、より好ましくは25質量%以上、好ましくは50質量%以下、より好ましくは45質量%以下である。本発明ではフィラー含有フィルムを圧着する際、加熱前の室温(25℃±15℃)やその近傍の時点から加圧することがあるため、室温近傍でフィルムを押し込みし易くするために、溶融粘度を低くする場合がある。このため、従来よりも成膜性が低くなる配合設計になり易く、カバーフィルムやベースフィルムの剥離や基板への貼着などの取り扱いが困難になる。そのため成膜成分とその他の配合物との調整や選定は、従来技術よりも高度な水準が求められることになる。
*熱硬化性成分
本発明のフィラー含有フィルムを構成する絶縁性接着層は、熱硬化性成分として、エポキシ化合物、(メタ)アクリレート化合物等を含有することができる。特にエポキシ化合物を好ましく含有することができる。エポキシ化合物としては、分子内に1つ以上のエポキシ基を有するエポキシ化合物であれば、特に限定されるものではなく、例えば、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、脂環式エポキシ樹脂等であってもよく、ウレタン変性のエポキシ樹脂であっても構わない。これらの中でも、高純度ビスフェノールA型エポキシ樹脂(例えばYL980、三菱ケミカル(株))を好ましく用いることができる。これらの化合物はモノマー、オリゴマー、ポリマーであってもよい。熱硬化性成分の絶縁性接着層中の含有量は、好ましくは10質量%以上、より好ましくは20質量%以上、好ましくは50質量%以下、より好ましくは40質量%以下である。
本発明のフィラー含有フィルムを構成する絶縁性接着層は、熱硬化性成分として、エポキシ化合物、(メタ)アクリレート化合物等を含有することができる。特にエポキシ化合物を好ましく含有することができる。エポキシ化合物としては、分子内に1つ以上のエポキシ基を有するエポキシ化合物であれば、特に限定されるものではなく、例えば、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、脂環式エポキシ樹脂等であってもよく、ウレタン変性のエポキシ樹脂であっても構わない。これらの中でも、高純度ビスフェノールA型エポキシ樹脂(例えばYL980、三菱ケミカル(株))を好ましく用いることができる。これらの化合物はモノマー、オリゴマー、ポリマーであってもよい。熱硬化性成分の絶縁性接着層中の含有量は、好ましくは10質量%以上、より好ましくは20質量%以上、好ましくは50質量%以下、より好ましくは40質量%以下である。
*熱硬化剤
熱硬化剤は、熱硬化性成分に応じて選択され、例えば、熱硬化性成分がエポキシ化合物である場合には、熱アニオン重合開始剤又は熱カチオン重合開始剤を好ましく選択することができ、レーザー光による硬化反応を抑制し、熱により速硬化させることができる熱カチオン重合開始剤をより好ましく選択することができる。熱硬化剤の絶縁性接着層中の含有量は、熱硬化剤の種類や熱硬化性成分の種類等に応じて決定することができ、好ましくは1質量%以上10質量%以下、より好ましくは2質量%以上8質量%以下である。
熱硬化剤は、熱硬化性成分に応じて選択され、例えば、熱硬化性成分がエポキシ化合物である場合には、熱アニオン重合開始剤又は熱カチオン重合開始剤を好ましく選択することができ、レーザー光による硬化反応を抑制し、熱により速硬化させることができる熱カチオン重合開始剤をより好ましく選択することができる。熱硬化剤の絶縁性接着層中の含有量は、熱硬化剤の種類や熱硬化性成分の種類等に応じて決定することができ、好ましくは1質量%以上10質量%以下、より好ましくは2質量%以上8質量%以下である。
なお、エポキシ化合物に好ましく適用可能な熱カチオン重合開始剤としては、熱によりカチオン重合型化合物をカチオン重合させ得る酸を発生するものであり、公知のヨードニウム塩、スルホニウム塩、ホスホニウム塩、第4級アンモニウム塩、フェロセン類等を用いることができる。これらの中でも、温度に対して良好な潜在性を示す芳香族スルホニウム塩(例えば、SI-60L、三新化学工業(株))や第4級アンモニウム塩を好ましく使用することができる。このような第4級アンモニウム塩としては、第4級アンモニウムカチオンと、6フッ化アンチモン酸アニオン、6フッ化リン酸アニオン、トリフルオロメタンスルホン酸アニオン、パーフルオロブタンスルホン酸アニオン、ジノニルナフタレンスルホン酸アニオン、ジノニルナフタレンスルホン酸アニオン、p-トルエンスルホン酸アニオン、ドデシルベンゼンスルホン酸アニオン、またはテトラキス(ペンタフルオロフェニル)ボレートアニオンとの塩等を挙げることができる。また、第4級アンモニウムカチオンとしては、NR1R2R3R4+で表されるカチオンを挙げることができる。ここで、R1、R2、R3及びR4は、直鎖、分岐鎖または環状の炭素数1~12のアルキル基またはアリール基であり、それぞれ水酸基、ハロゲン、アルコキシル基、アミノ基、エステル基等を有していてもよい。第4級アンモニウム塩の具体例としては、King Industries,Inc.製造のCXC-1612、CXC-1733、CXC-1738、TAG-2678、CXC-1614、TAG-2689、TAG-2690、TAG-2700、CXC-1802-60、CXC-1821等が挙げられる。これらは、楠本化成(株)から入手可能である。
*ゴム成分
本発明のフィラー含有フィルムを構成する絶縁性接着層は、フィラー含有フィルムにクッション性(衝撃吸収性)を付与し、更に周波数200Hzにおける貯蔵弾性率及び硬化後の貯蔵弾性率を調整するためにゴム成分を含有することができる。ゴム成分としては、クッション性の良好なエラストマーであれば特に限定されるものではなく、具体例として、例えば、アクリルゴム、シリコーンゴム、ブタジエンゴム、ポリウレタン樹脂(ポリウレタン系エラストマー)などを挙げることができる。これらの中でも、アクリルゴム、シリコーンゴムから選択される1種以上であることが好ましい。ゴム成分の絶縁性接着層中の含有量は、好ましくは1質量%以上20質量%以下、より好ましくは2質量%以上10質量%以下である。
本発明のフィラー含有フィルムを構成する絶縁性接着層は、フィラー含有フィルムにクッション性(衝撃吸収性)を付与し、更に周波数200Hzにおける貯蔵弾性率及び硬化後の貯蔵弾性率を調整するためにゴム成分を含有することができる。ゴム成分としては、クッション性の良好なエラストマーであれば特に限定されるものではなく、具体例として、例えば、アクリルゴム、シリコーンゴム、ブタジエンゴム、ポリウレタン樹脂(ポリウレタン系エラストマー)などを挙げることができる。これらの中でも、アクリルゴム、シリコーンゴムから選択される1種以上であることが好ましい。ゴム成分の絶縁性接着層中の含有量は、好ましくは1質量%以上20質量%以下、より好ましくは2質量%以上10質量%以下である。
(フィラー)
本発明の導電フィルムや異方性導電フィルム等のフィラー含有フィルムは、フィラー含有フィルムの用途(例えば、光学フィルム、スペーサーフィルム、導電フィルムや異方性導電フィルム等)に応じ、フィラー含有フィルムに所期の光学特性、電気特性あるいは機械的特性を付与するために、種々の無機フィラー、導電粒子等のフィラーを含有することができる。本発明のフィラー含有フィルムは、絶縁性接着層に黒色着色材を含むことで可視光透過性が低く、近赤外線透過性が高いことを特徴とするが、フィラーによってフィルム全体を面視野で視認する際のブラックマトリクスとして機能するための可視光遮光性が補完される。この点が、従来のブラックマトリクス材料との相違と考えてよい。フィラーがランダムに配置されず規則配列していることで、この効果はより高まる。
本発明の導電フィルムや異方性導電フィルム等のフィラー含有フィルムは、フィラー含有フィルムの用途(例えば、光学フィルム、スペーサーフィルム、導電フィルムや異方性導電フィルム等)に応じ、フィラー含有フィルムに所期の光学特性、電気特性あるいは機械的特性を付与するために、種々の無機フィラー、導電粒子等のフィラーを含有することができる。本発明のフィラー含有フィルムは、絶縁性接着層に黒色着色材を含むことで可視光透過性が低く、近赤外線透過性が高いことを特徴とするが、フィラーによってフィルム全体を面視野で視認する際のブラックマトリクスとして機能するための可視光遮光性が補完される。この点が、従来のブラックマトリクス材料との相違と考えてよい。フィラーがランダムに配置されず規則配列していることで、この効果はより高まる。
*無機フィラー
無機フィラーとしては、無機黒色顔料以外の(無機黒色顔料には含まれない)、シリカ、タルク、酸化チタン、炭酸カルシウム、酸化マグネシウム等の少なくとも一種以上を用いることができる。中でもシリカを好ましく用いることができる。無機フィラーの絶縁性接着層中の含有量は、黒色着色材として有機フィラーが必須成分として含まれることから、無機フィラーが少なくとも粘度調整の効果を発揮し易くなるためには好ましくは1質量%以上、より好ましくは5質量%以上である。また、同様の理由から無機フィラーが多すぎるとフィルムの表面状態が悪化し易くなることから好ましくは20質量%以下、より好ましくは15質量%以下である。
無機フィラーとしては、無機黒色顔料以外の(無機黒色顔料には含まれない)、シリカ、タルク、酸化チタン、炭酸カルシウム、酸化マグネシウム等の少なくとも一種以上を用いることができる。中でもシリカを好ましく用いることができる。無機フィラーの絶縁性接着層中の含有量は、黒色着色材として有機フィラーが必須成分として含まれることから、無機フィラーが少なくとも粘度調整の効果を発揮し易くなるためには好ましくは1質量%以上、より好ましくは5質量%以上である。また、同様の理由から無機フィラーが多すぎるとフィルムの表面状態が悪化し易くなることから好ましくは20質量%以下、より好ましくは15質量%以下である。
また、これらの無機フィラーの平均粒子径(一次粒子径)は、特に制限はないが、通常1nm以上、好ましくは3nm以上、より好ましくは6nm以上、好ましくは60nm以下、より好ましくは40nm以下である。無機フィラーの平均粒子径は、画像型粒度分布計(FPIA3000、マルバーン・パナリティカル社、N=3000以上)や一般的な走査型電子顕微鏡(SEM、N=200以上)や透過型電子顕微鏡(TEM、N=200以上)により測定することができる。
*導電粒子
本発明のフィラー含有フィルムを導電フィルム又は異方性導電フィルムとして機能させる場合、適用可能な導電粒子としては、公知の異方性導電フィルムにおいて使用されている導電粒子を適宜選択して使用することができる。例えば、ニッケル、銅、銀、金、パラジウム、半田などの金属粒子、ポリアミド、ポリベンゾグアナミン等の樹脂粒子の表面をニッケル、金などの金属で被覆した金属被覆樹脂粒子等を挙げることができる。なお、導電粒子の表面には公知の技術によって、導通特性に支障を来さない絶縁処理が施されていてもよく、また、突起が形成されていてもよい。導電粒子以外に、本発明の目的や効果を損なわない限りにおいて、スペーサー粒子や色味の調整や光学特性を得るための公知のフィラーを使用してもよい。形状や平均粒子径は公知の導電粒子に準じて適用すればよい。
本発明のフィラー含有フィルムを導電フィルム又は異方性導電フィルムとして機能させる場合、適用可能な導電粒子としては、公知の異方性導電フィルムにおいて使用されている導電粒子を適宜選択して使用することができる。例えば、ニッケル、銅、銀、金、パラジウム、半田などの金属粒子、ポリアミド、ポリベンゾグアナミン等の樹脂粒子の表面をニッケル、金などの金属で被覆した金属被覆樹脂粒子等を挙げることができる。なお、導電粒子の表面には公知の技術によって、導通特性に支障を来さない絶縁処理が施されていてもよく、また、突起が形成されていてもよい。導電粒子以外に、本発明の目的や効果を損なわない限りにおいて、スペーサー粒子や色味の調整や光学特性を得るための公知のフィラーを使用してもよい。形状や平均粒子径は公知の導電粒子に準じて適用すればよい。
導電粒子の平均粒子径は、通常1μm以上50μm以下であり、μLED等の発光素子を備えたディスプレイ装置における導電粒子の捕捉効率の観点から、好ましくは1μm以上、より好ましくは1.5μm以上、好ましくは20μm以下、より好ましくは15μm以下である。μLED等の微小サイズの電極に適用させるために、1.5μm以上2.5μm未満としてもよい。なお、導電粒子の平均粒子径は、画像型粒度分布計(例えば、FPIA-3000、マルバーン・パナリティカル社、N=3000以上)により測定することができる。一般的な電子顕微鏡(SEM又はTEM等)で測定してもよい(N=200以上)。
また、導電粒子が金属被覆樹脂粒子である場合、その硬度は、導通信頼性の観点から、JIS K-6767-1999による20%変形時の圧縮硬さ(20%K値)が好ましくは2000N/mm2以上25000N/mm2以下、より好ましくは5000N/mm2以上10000N/mm2以下である。
また、フィラー含有フィルムが異方性導電フィルムである場合の導電粒子の粒子面密度は、μLED等の発光素子の電極面積などに応じて決定することができ、導通性能の安定化のために、好ましくは30個/mm2以上、より好ましくは500個/mm2以上、好ましくは500000個/mm2以下、より好ましくは200000個/mm2以下、特に好ましくは150000個/mm2以下である。粒子面密度は、金属顕微鏡を用いて観察して求める他、画像解析ソフト(例えば、WinROOF(三谷商事(株))や、A像くん(登録商標)(旭化成エンジニアリング(株))等により観察画像を計測して求めてもよい。一般的な金属顕微鏡や電子顕微鏡(SEM又はTEMなど)で測定してもよい(N=200以上)。
(フィラー含有フィルムにおけるフィラーの配置)
本発明のフィラー含有フィルムにおけるフィラー、例えば導電粒子の配置は、ランダムとしても規則的配置としてもよいが、μLED等の発光素子の電極における導電粒子の捕捉性を向上させる点から、フィルム面視野で個々に独立して配置されていることが好ましい。この場合、導電粒子の個数基準で95%以上が独立していることが好ましい。更に、導電粒子は、個々に独立して配置されているだけでなく、規則的に配列されていることが好ましい。
本発明のフィラー含有フィルムにおけるフィラー、例えば導電粒子の配置は、ランダムとしても規則的配置としてもよいが、μLED等の発光素子の電極における導電粒子の捕捉性を向上させる点から、フィルム面視野で個々に独立して配置されていることが好ましい。この場合、導電粒子の個数基準で95%以上が独立していることが好ましい。更に、導電粒子は、個々に独立して配置されているだけでなく、規則的に配列されていることが好ましい。
更に、導電粒子を絶縁性接着層の全面に一様に規則的に配列することが好ましい。これにより、大型ディスプレイ等に適用する際に、本発明のフィラー含有フィルムは比較的大面積で貼り付けて使用することができる。即ち、大型ディスプレイの場合、μLEDが配置される部位と配置されない部位は規則的ではあるが、本発明ではフィラー含有フィルムを比較的大面積で貼り付けて使用する。そのためフィラー含有フィルムに配置されたフィラーおよびフィルムそのものを高精度にアライメントすることを避けるためには、フィルムの全面に一様に導電粒子が規則的に配列されていることが好ましい。このような理由から、フィルムの1辺が20mm以上×20mm以上であることが発明の効果を得られやすいため好ましく、60mm以上×60mm以上であることがより好ましく、100mm以上×100mm以上であることが更に好ましい。特に、平面視で互いに直交する方向のそれぞれの方向における粒子配置が周期的に繰り返される配置が好ましい。例えば六方格子、長方格子、斜方格子、正方格子、その他の矩形格子等の格子配列を挙げることができる。中でも、六方格子配列又は正方格子配列が好ましい。また、導電粒子が所定間隔で直線状に並んだ粒子列を所定の間隔で並列させた配列としてもよい。また、複数(例えば、2~5個)の導電粒子が互いに近接してユニットを形成し、そのユニットが格子配列していてもよい。このように、平面視で導電粒子を規則配列させることにより、導電粒子の個数密度を均一にすることができ、レーザー光の照射によりμLEDをディスプレイ基板へ転写する場合の転写率をさらに向上させることができる。なお、導電粒子の規則配置の具体的配置方法には、特に制限はなく、以下に例示する公報に開示されている公知の異方性導電フィルムにおける導電粒子の配置方法を適宜採用することができる。また、これらを組み合わせたユニット形状としてもよい。

(ベースフィルム、カバーフィルム)
本発明のフィラー含有フィルムは、製造時のハンドリング性を向上させ、また、保存性を高めるために、絶縁性接着シートの導電粒子等のフィラーが押し込まれる表面側ではなく反対側の裏面にはシリコーンなどで剥離処理済みのベースフィルムが設けられていてもよい。また、フィラー含有フィルムの導電粒子等のフィラーが押し込まれた側の表面にも、シリコーンなどで剥離処理されたカバーフィルムが設けられていてもよい。フィラー含有フィルムの使用時、通常、最初に剥離されるのがカバーフィルムであり、その後でベースフィルムが剥離される。これらのベースフィルムやカバーフィルムは、公知の一般的な異方性導電フィルムに適用されているポリエチレンテレフタレートから形成することができる。これらのカバーフィルムおよびベースフィルムの厚みは10μm~100μmの範囲で適宜適用すればよい。厚みは同じでもよいが、ベースフィルムがカバーフィルムよりも厚いことが好ましい。

(フィラー含有フィルムのカール)
本発明のフィラー含有フィルムは、主にラミネート処理や塗布などでロールツーロール製法を介する影響でカールする場合がある。カバーフィルムの側を平坦なガラス板などの上に載置した際に、ガラス板からカールしたカバーフィルム面までの最大距離が10mm以内であることが好ましく、7mm以内であることがより好ましく、5mm以内であることが更に好ましい。これは、カールが大きいと、フィラー含有フィルムの面積が大きいため、フィルムを仮貼りする際の工程で不具合が生じやすくなるためである。
本発明のフィラー含有フィルムは、主にラミネート処理や塗布などでロールツーロール製法を介する影響でカールする場合がある。カバーフィルムの側を平坦なガラス板などの上に載置した際に、ガラス板からカールしたカバーフィルム面までの最大距離が10mm以内であることが好ましく、7mm以内であることがより好ましく、5mm以内であることが更に好ましい。これは、カールが大きいと、フィラー含有フィルムの面積が大きいため、フィルムを仮貼りする際の工程で不具合が生じやすくなるためである。

また、本発明のフィラー含有フィルムは、大面積である場合は特に、真空ラミネーターに適した反応特性を有することが好ましい。この反応特性は、示差走査熱量計(DSC測定装置)で測定される反応時間を評価することで判断することができる。

(反応時間の測定)
フィラー含有フィルムから切り出した約5mgのサンプルを、アルミPAN(TA Instruments社)に格納し、それをDSC測定装置(Q2000,TA Instruments社)にセットし、30℃から250℃まで、10℃/分の昇温速度で示差走査熱量測定(DSC)を行う。得られるDSCチャートから、発熱ピークが立ち上がった時点の温度を反応開始温度として読み取り、発熱ピークがベースラインに変化した時点の温度を反応終了温度として読み取る。また、反応時間は以下の式に従って算出できる。

反応開始温度は、好ましくは85℃以上、より好ましくは90℃以上、特に好ましくは100℃以上であり、反応終了温度(発熱ピークがベースラインに変化した時点の温度)は、好ましくは230℃以下、より好ましくは200℃以下、特に好ましくは180℃以下である。特に、真空ラミネーターで圧着を行う場合、本圧着の到達温度まで比較的緩やかに昇温させた後、速やかにプレスアウトすることなく保持時間を有する。このため、反応開始温度と反応終了温度は、従来のCOG接続よりも高温側にシフトさせることが求められる。μLEDを保持したフィラー含有フィルム全体を押し込み、フィラー含有フィルムの樹脂を多数個のμLED間と、μLEDに設けられたバンプ間に流動させるためである。また、多数個の導電粒子も均一に導通が得られるように挟持される必要があるため、このようなDSC挙動が求められる。また、本発明における昇温は、従来の低温短時間化が求められるCOG接続よりも緩やかに昇温され、且つ広域な面積で一様に樹脂および導電粒子を挟持させるため、反応開始温度から反応ピーク温度は急峻であることが求められるため、反応開始温度とピーク温度との差が30℃以内が好ましく、20℃以内がより好ましく、15℃以内が更に好ましい。

本発明のフィラー含有フィルムは、電子部品を精確且つ強固に接続するために、溶融粘度と最低溶融粘度特性を把握し、調整する必要がある。

(溶融粘度の測定)
フィラー含有フィルムの溶融粘度は、従来の異方性導電フィルムの最低溶融粘度と同様の測定条件から求めることができ、一例として回転式レオメータ(TA Instruments社製)を用い、測定圧力5gで一定に保持し、直径8mmの測定プレートを使用し求めることができ、より具体的には、温度範囲30~200℃において、昇温速度10℃/分、測定周波数10Hz、前記測定プレートに対する荷重変動5gとすることにより求めることができる。
フィラー含有フィルムの溶融粘度は、従来の異方性導電フィルムの最低溶融粘度と同様の測定条件から求めることができ、一例として回転式レオメータ(TA Instruments社製)を用い、測定圧力5gで一定に保持し、直径8mmの測定プレートを使用し求めることができ、より具体的には、温度範囲30~200℃において、昇温速度10℃/分、測定周波数10Hz、前記測定プレートに対する荷重変動5gとすることにより求めることができる。
(最低溶融粘度および35℃粘度の測定)
本発明のフィラー含有フィルムの最低溶融粘度は、広域にμLED間およびμLEDの電極間に均一に樹脂を流動させることが求められることから、その下限が好ましくは80Pa・s以上、より好ましくは90Pa・s以上、更に好ましくは100Pa・s以上である。また、最低溶融粘度が高すぎると本圧着の昇温を緩やかにさせても樹脂流動が進行しないことが懸念されることから、上限は好ましくは2000Pa・s以下、より好ましくは1500Pa・s以下、更に好ましくは1000Pa・s以下、特に好ましくは1000Pa・s未満である。また、本発明では圧着時の微小部品の軽微なズレや微小部品と基板間でフィラーの挟持を安定させるため、本圧着では室温(25℃±15℃)から加圧し、その後に昇温することが好ましい。そのため昇温開始もしくはその近傍温度でのフィラー含有フィルムの溶融性を所定範囲に制御することが求められることから、35℃粘度の下限が好ましくは5000Pa・s以上、より好ましくは10000Pa・s以上、更に好ましくは35000Pa・s以上である。これは、室温付近の温度帯域で樹脂が流動しなければ、広域な面積での均一な圧着が困難になるからである。また、その上限が高すぎると樹脂流動が大きくなりすぎてしまい、μLEDそのものの位置制御が困難になる、もしくは導電粒子の捕捉が悪化することが懸念される、といった不良を誘発する虞があるため、好ましくは100000Pa・s以下、より好ましくは70000Pa・s以下、更に好ましくは50000Pa・s以下である。本発明は、基板上に載置された多数個の微小部品を接続するものであるが、微小部品間への樹脂の流動と、微小部品の直下への樹脂の流動(例えば2つ以上設けられたバンプ間への樹脂の流動)を、同時に制御しなければならない。ディスプレイなど目視される用途の場合、軽微な樹脂流動による不良も視認され易く、外観に影響するからである。ブラックマトリクス材料として考えても、このような樹脂流動は外観に影響する。このため、接続時および接続後において発明の効果を発現するためには、これらの特性を満足することが望ましい。このような樹脂の溶融粘度挙動は、フィラー含有フィルムの絶縁性接着層が2層以上の多層である場合に、特に好ましいが、単層であっても同様である。これらの粘度は単層であっても2層以上であっても、フィルム全体の粘度で測定したものになる。また、フィラー含有フィルムのトータルの層厚が20μm以下と薄くなり、リールのような長尺ではなくシート状である場合に好ましくなる。5mm以下のフィルム幅でスリットし長尺化した導電シートをリールに多重に巻き付ける場合、一部でもブロッキングやはみ出しが発生すると、接続工程で不良が発生し生産性に影響するが、本発明のようなシート状である場合には、このような従来のリール形態により生じる問題は発生し難くなるためである。また、本発明の場合には、シート状に重ねて持ち運びすることはあるが、樹脂が端部からはみ出してもシート面積が大きいために、従来のリール形態により生じるブロッキングは発生しにくい。また、接続工程時に仮貼り後、端部を切り落とすなどして接続に使用しないこともできるため、従来のリール形態により生じるはみ出しやブロッキングを回避し易い。そのため、導電シートの総厚みは、本発明の効果を得るために、好ましくは15μm以下、より好ましくは10μm以下である。

本発明のフィラー含有フィルムは、極めて繊細な取り扱いが要求されるとともに、著しく高い外観特性が要求されている。このような要求を同時に満たすために、要求特性を満足し易い設計とするために2層以上に積層した多層構造としてもよい。例えば、フィラー含有層とフィラー非含有層との積層構造を採用することができる。また、それらの層厚や、黒色顔料と無機フィラーの配合比率を変更する、などである。設計変更に要する開発要因の管理も行い易くなる。しかしながら合計の厚みは所定の範囲内にしなければ、ブラックマトリクス材料としての機能を発現させ難いため、合計の厚みの下限値は好ましくは2μmより大、より好ましくは3μm以上、更に好ましくは4μm以上である。また厚みが大きくなりすぎることで、微小部品が比較的小さいサイズのμLEDである場合、μLEDそのものの厚みが薄いことが好ましいため、過度にフィルムの合計の厚みを大きくすることを避けたい場合もある。そのため、合計の厚みの上限値は、好ましくは10μm未満、より好ましくは9μm以下、更に好ましくは8μm以下である。
なお、簡単に説明すると、スリットする従来の異方性導電フィルム(ACF)では樹脂のはみ出しやブロッキングで、リールの引き出しの不良が発生していたが、シートにするとこの問題は発生しにくくなる。μLEDサイズが例えば100μm以下(最大長が100μm以下)であると、μLEDそのものの厚みが薄くなるため、シート厚みは12μm以下とすることができ、好ましくは10μm以下とすることができるため、はみ出しはより発生し難くなる。この場合、導電シートに適用するベースフィルムやカバーフィルムは、薄くとも15μm以上、好ましくは20μm以上、より好ましくは25μm以上となる。
(フィラー含有フィルムのタック性)
本発明のフィラー含有フィルムは、仮貼りする際にタック性を示すことが好ましく、タック性はフィラー含有フィルムの絶縁性接着層の粘着力で評価することができる。

(フィラー含有フィルムの絶縁性接着層の粘着力の測定)
フィラー含有フィルムのタック性は、接続構造体製造時の基板への貼り付け性や微小部品の搭載の点で、接続構造体の生産性の低下に密接に関係している。従って、フィラー含有フィルムからベースフィルムやカバーフィルムを剥離する場合、フィラー含有フィルムに外観不良を生じないようにするためには、通常、フィルム面積を小さく、フィルム幅を狭く、フィルム厚みを厚くすることが望ましくなる。このような場合も、フィラー含有フィルムのタック性の測定は、微小な面積で行うことが求められる。JIS Z3284(JIS Z3284-3)やJIS Z0237又はASTM D2979―01に準じた測定機器を使用して求めてもよく、ISO 14577-1/JIS Z2255に準拠したナノインデンテーション試験から得られる、引き剥がし時の力をタックとして計測することもできる。具体的には、5mm直径の半球状プローブの頂部を押し当てて測定する手法では、タッキング試験機((株)レスカ)を用い、押し付け速度60mm/sec、加圧力50gf、加圧時間15sec、引き剥がし速度198mm/min、測定温度33±5℃という条件でタックを測定したときに、好ましくは1gf以上、より好ましくは50gf以上、更に好ましくは100gf以上であることが、貼り付け性や作業性の観点から求められる。この半球状プローブの頂部を押し当てる測定は複数回の平均として求めることができ、好ましくはN=3以上、より好ましくはN=5以上、更に好ましくはN=10以上とする。また、20μm×20μmの四角推状のプローブを押し当てて測定する手法では、超微小押し込み硬さ試験機ENT-NEXUS((株)エリオニクス)を用い、押し付け速度0.3μm/sec、加圧力0.2mN、設定押し込み量1μm、引き剥がし速度(設定不可)、測定温度23±5℃という条件でタックを測定したときに、好ましくは50μN以上、より好ましくは200μN以上、更に好ましくは400μN以上であることが、微小部品の搭載の観点から求められる。この20μm×20μmの四角推状のプローブを押し当てる測定は面積が極めて小さいために複数回の平均として求めることが適しており、好ましくはN=10以上、より好ましくはN=15以上、更に好ましくはN=20以上である。複数回のタック測定は、フィルムが薄いことから、フィルムの位置をずらして行う。本発明のフィラー含有フィルムにおいては、大面積に配置したフィラーを、微小な部品とフィラー含有フィルムを貼り付けた基板間で挟持することから、上述のタック試験温度範囲内で、微小面積でも良好なタックを示すことが、本発明の効果を発現する上で求められる。
フィラー含有フィルムのタック性は、接続構造体製造時の基板への貼り付け性や微小部品の搭載の点で、接続構造体の生産性の低下に密接に関係している。従って、フィラー含有フィルムからベースフィルムやカバーフィルムを剥離する場合、フィラー含有フィルムに外観不良を生じないようにするためには、通常、フィルム面積を小さく、フィルム幅を狭く、フィルム厚みを厚くすることが望ましくなる。このような場合も、フィラー含有フィルムのタック性の測定は、微小な面積で行うことが求められる。JIS Z3284(JIS Z3284-3)やJIS Z0237又はASTM D2979―01に準じた測定機器を使用して求めてもよく、ISO 14577-1/JIS Z2255に準拠したナノインデンテーション試験から得られる、引き剥がし時の力をタックとして計測することもできる。具体的には、5mm直径の半球状プローブの頂部を押し当てて測定する手法では、タッキング試験機((株)レスカ)を用い、押し付け速度60mm/sec、加圧力50gf、加圧時間15sec、引き剥がし速度198mm/min、測定温度33±5℃という条件でタックを測定したときに、好ましくは1gf以上、より好ましくは50gf以上、更に好ましくは100gf以上であることが、貼り付け性や作業性の観点から求められる。この半球状プローブの頂部を押し当てる測定は複数回の平均として求めることができ、好ましくはN=3以上、より好ましくはN=5以上、更に好ましくはN=10以上とする。また、20μm×20μmの四角推状のプローブを押し当てて測定する手法では、超微小押し込み硬さ試験機ENT-NEXUS((株)エリオニクス)を用い、押し付け速度0.3μm/sec、加圧力0.2mN、設定押し込み量1μm、引き剥がし速度(設定不可)、測定温度23±5℃という条件でタックを測定したときに、好ましくは50μN以上、より好ましくは200μN以上、更に好ましくは400μN以上であることが、微小部品の搭載の観点から求められる。この20μm×20μmの四角推状のプローブを押し当てる測定は面積が極めて小さいために複数回の平均として求めることが適しており、好ましくはN=10以上、より好ましくはN=15以上、更に好ましくはN=20以上である。複数回のタック測定は、フィルムが薄いことから、フィルムの位置をずらして行う。本発明のフィラー含有フィルムにおいては、大面積に配置したフィラーを、微小な部品とフィラー含有フィルムを貼り付けた基板間で挟持することから、上述のタック試験温度範囲内で、微小面積でも良好なタックを示すことが、本発明の効果を発現する上で求められる。
(フィラー含有フィルムの製造方法)
本発明のフィラー含有フィルムは、公知のフィラー含有フィルムと同様に製造することができる。例えば、特許第6187665号(段落0111-0112等)に記載されているように、導電粒子を収容する凹部を有する転写型の当該凹部に導電粒子を充填し、その充填面に絶縁性接着層となる絶縁性接着フィルム(好ましくはシート平面形状の一辺が20mm以上の絶縁性接着フィルム)を貼り付けて(又はペースト状の絶縁性接着剤を塗布し乾燥することにより形成した絶縁性接着フィルムを積層して)導電粒子を絶縁性接着フィルムに転写し、必要に応じて転写された導電粒子を絶縁性接着フィルムに押し込むことにより製造することができる。必要に応じ、絶縁性接着フィルムの導電粒子が押し込まれた側の表面又は裏面に別の絶縁性接着フィルムを積層することができる。
本発明のフィラー含有フィルムは、公知のフィラー含有フィルムと同様に製造することができる。例えば、特許第6187665号(段落0111-0112等)に記載されているように、導電粒子を収容する凹部を有する転写型の当該凹部に導電粒子を充填し、その充填面に絶縁性接着層となる絶縁性接着フィルム(好ましくはシート平面形状の一辺が20mm以上の絶縁性接着フィルム)を貼り付けて(又はペースト状の絶縁性接着剤を塗布し乾燥することにより形成した絶縁性接着フィルムを積層して)導電粒子を絶縁性接着フィルムに転写し、必要に応じて転写された導電粒子を絶縁性接着フィルムに押し込むことにより製造することができる。必要に応じ、絶縁性接着フィルムの導電粒子が押し込まれた側の表面又は裏面に別の絶縁性接着フィルムを積層することができる。
絶縁性接着フィルムは長尺な原反を作製し連続的に作業してもよいが、個々に印刷して枚葉の絶縁性接着フィルムを作製してもよい。原反を得る場合は表面が離型処理された基材シートを使用することが好ましいが、印刷で得る場合はガラスなどの平坦な基板(表面は離型処理されている)に塗布や塗工して絶縁性接着フィルムを設け、各工程を個々のフィルムで作業してもよい。生産性の観点から原反で行うことが好ましく、検査と良品および不良の選別が容易であることから品質管理の観点からは、個々に印刷する方が好ましい。
<フィラー含有フィルムの出荷形態>
本発明のフィラー含有フィルムは、シート形態で出荷することが好ましいため、シートサイズと同様の収容部を有するトレイに10枚以上500枚以下を重ねて収納し、トレイごと袋に詰めて脱気した状態で出荷することが好ましい。なお、トレイの側面には脱気のために凹部が設けられていることが好ましい。重ねて収納されているシートをトレイごと袋に封入し、脱気することで、面積の大きいシートのカールが抑制できるためである。
本発明のフィラー含有フィルムは、シート形態で出荷することが好ましいため、シートサイズと同様の収容部を有するトレイに10枚以上500枚以下を重ねて収納し、トレイごと袋に詰めて脱気した状態で出荷することが好ましい。なお、トレイの側面には脱気のために凹部が設けられていることが好ましい。重ねて収納されているシートをトレイごと袋に封入し、脱気することで、面積の大きいシートのカールが抑制できるためである。
(接続構造体)
また、本発明は、フィラーとして導電粒子を有してもよいフィラー含有フィルムを介して基板に1又は2以上の発光素子等の微小部品が接続されている接続構造体を提供する。基板としては、公知の基板の中から適宜採用することができ、いわゆるディスプレイ装置や光源などの発光装置の用途に用いられる、ガラス基板やプラスチック基板、ポリイミド基板が好ましい。リジッド基板であってもよい。発光素子等の微小部品が組み込まれる対象で変わりうるからである。また、発光素子としては、LED、ミニLED、μLED、レーザーダイオード等の公知の発光素子を採用することができる。半導体素子であってもよい。また、接続構造体の用途として、ディスプレイ装置、照明装置やバックライト装置などの発光装置を挙げることができる。特に接続構造体がディスプレイ装置や発光装置として機能するものである場合には、発光素子等の微小部品の周囲にブラックマトリクスが形成されていること、換言すれば発光素子等の微小部品がブラックマトリクスから露出していることが好ましい。また、発光素子等の微小部品は、導電接続または異方性導電接続によりディスプレイ装置や発光装置の用途の基板に接続されていることが好ましい。
また、本発明は、フィラーとして導電粒子を有してもよいフィラー含有フィルムを介して基板に1又は2以上の発光素子等の微小部品が接続されている接続構造体を提供する。基板としては、公知の基板の中から適宜採用することができ、いわゆるディスプレイ装置や光源などの発光装置の用途に用いられる、ガラス基板やプラスチック基板、ポリイミド基板が好ましい。リジッド基板であってもよい。発光素子等の微小部品が組み込まれる対象で変わりうるからである。また、発光素子としては、LED、ミニLED、μLED、レーザーダイオード等の公知の発光素子を採用することができる。半導体素子であってもよい。また、接続構造体の用途として、ディスプレイ装置、照明装置やバックライト装置などの発光装置を挙げることができる。特に接続構造体がディスプレイ装置や発光装置として機能するものである場合には、発光素子等の微小部品の周囲にブラックマトリクスが形成されていること、換言すれば発光素子等の微小部品がブラックマトリクスから露出していることが好ましい。また、発光素子等の微小部品は、導電接続または異方性導電接続によりディスプレイ装置や発光装置の用途の基板に接続されていることが好ましい。
本発明の接続構造体の具体例であるμLEDディスプレイ装置や発光装置は、ディスプレイ基板にμLEDが、少なくとも一枚の本発明の導電シートを介して実装されているμLEDディスプレイ装置であって、1000個以上、好ましくは1500個以上、より好ましくは10万個以上、具体的には10万個~500万個のμLEDが実装されているものである。特にμLEDの周囲の導電シートがブラックマトリクスとして機能しているμLEDディスプレイ装置となる。後述するように、実装したものを複数組み合わせたものとして考えてもよい。微細な電子部品を基板に搭載する際の当該電子部品(例えばμLED)のピッチは、接続構造体の用途により異なり、μLEDの場合のピッチ(すなわち、隣接するμLEDの中心間距離)の上限は通常15μmである。
(接続構造体の製造方法)
本発明は、接続構造体の製造方法として、基板と発光素子等の微小部品とを、本発明のフィラー含有フィルムを介して接続する製造方法を提供する。

この製造方法の好ましい態様としては、ディスプレイ基板(発光装置の基板も含む)の電極上に本発明のフィラー含有フィルムを配置し、そのフィラー含有フィルムに対して1又は2以上の発光素子等の微小部品を位置合わせして貼り合わせ、加熱加圧して発光素子等の微小部品の電極とディスプレイ基板の電極とを接続するディスプレイ装置又は発光装置等の接続構造体の製造方法や、光透過性基板の表面に配置された発光素子等の微小部品に対し、光透過性基板側からレーザー光を照射し、ディスプレイ基板の電極上に配された本発明のフィラー含有フィルムに1又は2以上の発光素子等の微小部品を着弾させて、発光素子等の微小部品の電極とディスプレイ基板の電極とを接続するディスプレイ装置又は発光装置として機能する接続構造体の製造方法が挙げられる。発光素子は別の転写材上に着弾させた後に、フィラー含有フィルムが貼着された基板上に転写してもよい。転写は1回でもよく、複数回に分けて行ってもよい。
これらの製造方法におけるアライメント方法、貼り合わせ方法、加熱加圧方法、接続方法、レーザー光照射方法等は、公知の方法から適宜選択して適用することができる。また、これらの製造方法においては、発光素子としてμLEDを使用することが好ましく、発光素子の電極とディスプレイ基板の電極とを接続する際に、発光素子の周囲にブラックマトリクスを形成することが好ましい。なお、これらの製造方法において、発光素子のディスプレイ基材への接続は、導電接続又は異方性導電接続で行うことが好ましい。なお、フィラー含有フィルムを各種基板に配置する際には、細幅にスリットして配置してもよいが、ベタで配置することが用途と性能の発揮の上で好ましい。
接続構造体の製造においては、ディスプレイ基板にフィラー含有フィルムを配置する際に仮貼りし圧着することになり、また、微小部品をディスプレイ基板に接続する際に本圧着することになるが、仮貼り・圧着や本圧着の操作は、従来の異方性導電フィルム(導電フィルム)を用いて接続構造体を製造する際の操作に準じて行うことができる。仮貼り・圧着については、通常のボンディングツールを使用することができるが、真空ラミネーターで行う場合は、仮貼りを40~60℃、10~120秒、減圧下(0.1~0.2MPa)で行うことができる。本圧着も通常のボンディングツールを使用することができるが、真空ラミネーターで行う場合は、昇温5~20℃/分で、100~200℃に到達後、10~60秒保持して圧着する。圧力は減圧0.01~0.2MPaでツールの圧力は計0.05~0.3MPaとなる。真空ラミネーターは、真空環境下と置き換えてもよい。
本発明の接続構造体の製造方法を図面を参照しながら具体的に説明する。即ち、本発明のフィラー含有フィルムの一態様である異方性導電フィルムは、可視光遮光性且つ近赤外線透過性を有する黒色着色材(好ましくは黒色顔料)を含有しているから、ディスプレイ基板21にμLED22を実装する際に有用である。具体的には、図2に示すように、μLEDディスプレイ20は、端子21aを有する配線基板であるディスプレイ基板21と端子22aを有するμLED22とが、その間に配置された本発明の異方性導電フィルム10を介して異方性導電接続された構造を有している。ディスプレイ基板21やμLED22としては、公知のμLEDディスプレイで使用されているディスプレイ基板やμLEDを適用することができる。ここで、μLED22の周囲(もしくは互いに隣接するμLEDの間)の異方性導電フィルム10aは、可視光遮光性且つ近赤外線透過性に優れている黒色顔料を含有しているから、ブラックマトリクスとして機能するだけでなく、ディスプレイ基板に形成されたアライメントマークを赤外線カメラでブラックマトリクス越しに識別することができる。また、図2の態様では、ディスプレイ基板21の全面を一つの異方性導電フィルム10で覆い、それに対して複数のμLEDを同時に異方性導電接続しているので、個別のμLED毎にアライメント工程、異方性導電接続工程、及びブラックマトリクス形成工程を行う必要がなくなり、製造コストを低減させることができる。一つのフィルムで接続材料とブラックマトリクス材料の機能を両立できるからである。なお、本発明の異方性導電フィルムを、μLEDに対応したディスプレイ基板の端子毎に個片で配置してもよい(特開2024-17711号公報参照)。
このようなμLEDディスプレイは、ディスプレイ基板の電極上に本発明の異方性導電フィルムを配置し、その異方性導電フィルムに対してμLEDを位置合わせして貼り合わせ、加熱加圧してμLEDの電極とディスプレイ基板の電極とを異方性導電接続することにより製造することができる。
また、光透過性基板の表面に配置されたμLEDに対し、レーザーリフトオフ法により光透過性基板側からレーザー光を照射し、ディスプレイ基板の片面に配置された本発明の異方性導電フィルムにμLEDを着弾させることにより製造することができる。
なお、接続構造体の製造方法においては、通常、基板に接着性のフィルムを一面に貼り付け、接着性のフィルムの貼り付け面とは反対側の基板の面にフィラー含有フィルムを介してμLEDなどの微小な部品を載置する工程を行う。この場合、フィラー含有フィルムからベースフィルムやカバーフィルムを剥離することは従来よりも難易度が高くなる。他方、フィラー含有フィルムが、ベースフィルムやカバーフィルムを剥離する必要性の無い従来の所謂「粘着フィルム」であれば、フィラー含有フィルムそのものを少なくともベースフィルムから剥離することはないため、シワ、ヨレ、撓みといった外観上の不良が発生し難くなる。また、フィラー含有フィルムが、フィルム幅5mm以下にスリットされ、更に、フランジ付きの巻芯に巻装されている態様であれば、幅が狭いことから基板表面に貼り付けたベースフィルムやカバーフィルムの剥離も比較的容易である。しかし、フィラー含有フィルムを、5mm幅以上、更に30mm幅以上、特に50mm幅以上とより広幅にスリットした場合、また一辺が50mm以上の矩形の枚葉とした場合には、ベースフィルムやカバーフィルムの剥離による形態変形が生じ易くなり、フィラー含有フィルムの外観上の不良が顕著となる。これはフィラー含有フィルムそのものが薄くなるほど、即ち、フィラー含有フィルム厚が30μm以下、更に20μm以下、より更に10μm以下になるほど顕著になる。
<μLEDディスプレイ装置等の接続構造体及びその製造方法の別態様>
本発明は、前述した本発明のフィラー含有フィルムの一態様である異方性導電フィルムもしくは導電シートを介して、基板に1又は2以上の発光素子等の電子部品が接続されている接続構造体を提供する。また、本発明は、前述した導電シートを介して、基板と発光素子とを接続する接続構造体の製造方法を提供する。
本発明は、前述した本発明のフィラー含有フィルムの一態様である異方性導電フィルムもしくは導電シートを介して、基板に1又は2以上の発光素子等の電子部品が接続されている接続構造体を提供する。また、本発明は、前述した導電シートを介して、基板と発光素子とを接続する接続構造体の製造方法を提供する。
基板としては、公知の基板の中から適宜採用することができ、いわゆるディスプレイ用途に用いられる、ガラス基板やプラスチック基板、ポリイミド基板が好ましい。また、基板は、フレキシブル基板であってもリジッド基板であってもよい。基板の配線材料としては、公知の配線材料(例えば、Au、Ti、Al、Cu、Ag、ITO等)の中から適宜選択することができ、2種以上の配線材料から配線を構成してもよい。また、電子部品としては、LED、ミニLED、μLED、レーザーダイオード等の公知の発光素子を採用することができる。また、接続構造体の用途として、ディスプレイ装置、照明装置、バックライト装置などを挙げることができる。半導体素子であってもよい。また、接続構造体の用途として、ディスプレイ装置、照明装置、バックライト装置、光源装置などを挙げることができる。デジタルサイネージやフレキシブルディスプレイにも用いることができる。また、発光素子等の微小部品は、導電接続または異方性導電接続によりディスプレイ用途等の基板に接続されていることが好ましい。
μLEDディスプレイの1インチ当たりのピクセル数とμLEDサイズとの関係に関し、μLEDサイズが小さくなるに伴い、μLEDディスプレイのデバイスサイズも小さくなり、PPI(Pixels per inch)が大きくなる。例えば、μLEDサイズが10μm×20μm、その電極サイズが7μm×5μm(35μm2)の場合、75μm×75μmの矩形内に赤、緑、青の各μLEDを25μmピッチの所定配列で実装することができ、300~400PPIの小型のμLEDディスプレイを得ることができる。また、例えば、μLEDサイズが15μm×30μm、その電極サイズが10μm×8μmの場合、赤、緑、青の各μLEDを37μmピッチで実装することができ、200~300PPIの中型のμLEDディスプレイを得ることができる。なお、本発明は、μLEDの寸法の最大長が100μm以下である場合に適用することが好ましい。μLEDサイズの最大長が100μmを超える場合、フィルムの総厚みは10μm以上とすることが好ましい。μLEDサイズが大きくなると、μLEDの厚みも大きくなることから、フィルムの総厚みも厚くすることが必要になるためである。この場合、フィルムのトータル層厚は15μm以上、好ましくは20μm以上とすることが実用上適している。
フィラー含有フィルムを比較的大面積な導電シートとして説明する。図3は、導電シートを用いたμLEDディスプレイ(構造体)の製造工程の概略を示すフローチャートである。図3に示すように、絶縁性樹脂組成物の配合工程S1と、シートの形成工程S2と、シートの裁断工程S3と、導電シートの梱包工程S4と、導電シートを介して基板とμLEDとを接続する接続工程S5と、μLEDディスプレイ(構造体)を製造する製造工程S6とを有する。
(配合工程S1)
配合工程S1では、前述した導電シートの絶縁性接着層を構成する、成膜成分、熱硬化性成分、熱硬化剤などを配合した絶縁性樹脂組成物を得る。また、導電シートをブラックマトリクスとして機能させるため、前述した黒色顔料を配合する。

(シートの形成工程S2)
シートの形成工程S2では、絶縁性樹脂組成物を剥離基材に塗布し、乾燥処理を施すことにより、所定厚みの絶縁性接着シートを得ることができる。また、導電粒子が絶縁性接着シートに規則配列された整列型の導電シートを製造する場合、導電粒子を収容する凹部を有する転写型の当該凹部に導電粒子を充填し、その充填面に絶縁性接着フィルムを貼り付けて導電粒子を絶縁性接着シートに転写し、必要に応じて転写された導電粒子を絶縁性接着シートに押し込む。
シートの形成工程S2では、絶縁性樹脂組成物を剥離基材に塗布し、乾燥処理を施すことにより、所定厚みの絶縁性接着シートを得ることができる。また、導電粒子が絶縁性接着シートに規則配列された整列型の導電シートを製造する場合、導電粒子を収容する凹部を有する転写型の当該凹部に導電粒子を充填し、その充填面に絶縁性接着フィルムを貼り付けて導電粒子を絶縁性接着シートに転写し、必要に応じて転写された導電粒子を絶縁性接着シートに押し込む。
また、2層構成の導電シートを得る場合、絶縁性接着シートの導電粒子が押し込まれた側の表面又は裏面に別の絶縁性接着シートを積層する。両面に積層することで3層構成としてもよい。また、導電シートをブラックマトリクスとして機能させる場合、黒色顔料を含有する絶縁性接着層の2層構成以上とすることが好ましい。これにより、導電シートのピンホールを低減させることができる。
(シートの裁断工程S3)
シートの裁断工程S3では、導電シートを所定サイズに裁断する。導電シートのサイズは、好ましくは20mm以上×20mm以上、より好ましくは60mm以上×60mm以上、更に好ましくは100mm以上×100mm以上であり、例えば、ディスプレイ装置の画面サイズに応じて選択することができる。
シートの裁断工程S3では、導電シートを所定サイズに裁断する。導電シートのサイズは、好ましくは20mm以上×20mm以上、より好ましくは60mm以上×60mm以上、更に好ましくは100mm以上×100mm以上であり、例えば、ディスプレイ装置の画面サイズに応じて選択することができる。
(導電シートの梱包工程S4)
導電シートの梱包工程S4では、例えば剥離シートを介して所定サイズの導電シートを積層してトレイに梱包する。また、例えば所定幅の長尺の導電シートを巻き回したロールとしてトレイに梱包してもよい。

(接続工程S5)

接続工程では、ディスプレイ基板に、例えばベースフィルムに積層された導電シートを仮貼りする。仮貼りの際に気泡の巻き込みが生じると、接続後の浮きの要因となり、導通性能や外観不良の要因となるため、仮貼りの後に、真空引き(吸引、減圧)を伴う真空ラミネートを行う。ラミネート時の温度は40~70℃であることが好ましく、圧力は1MPa以上であることが好ましい。ここで、ディスプレイ基板のサイズよりも導電シートのサイズの方が大きい場合、導電シートをディスプレイ基板のサイズに切断することが好ましい。ディスプレイ基板の厚みがシートのはみ出し部分よりも十分に大きい場合は、端部を基板の厚み部分に折り曲げて切断を省略することができる。
また、接続工程では、例えばレーザーリフトオフ法により、赤色μLEDウェハから赤色μLEDを、緑色μLEDウェハから緑色μLEDを、青色μLEDウェハから青色μLEDを所定のサブピクセル配列でキャリア基板に配置させる。サブピクセル配列としては、公知のストライプ配列やペンタイル配列を適用することができる。
続いて、接続工程では、スタンプヘッドを用いて、キャリア基板から所定数のμLEDをピックアップして、所定数のμLEDをディスプレイ基板に貼り付けられた導電シート上に位置合わせして搭載する。
なお、接続工程では、常温もしくは室温(25℃±15℃)において、加熱に先だって加圧してもよい。微小部品をわずかでも移動させないためである。基板と微小部品間にフィラーを挟み込める(基板とμLEDのバンプ間に導電粒子を挟持できる)。従来の異方性導電フィルムの圧着では、熱を持ったツール(ヒートツール)でツール側の接続対象物を押し込み加熱加圧するが、ツールが熱を持たず(一例として25℃±15℃、もしくは50℃以下)に押し込み加圧され、接続対象物への加圧を維持したまま(加圧されながら)加熱が開始される、と考えればよい。ツールヘッドは、本発明の接続に適したものであれば、特に限定されない。特開2019-216097号公報における仮固定工程を行ってもよいが、従来の異方性導電フィルムの圧着のように(但し、加熱は加圧後に開始する)最初から本圧着の加圧をかける方が、加圧の変動が少ないためフィラーが挟持され易くなり好ましい。
次に、接続工程では、ヒートツールを用いて、導電シートを介してディスプレイ基板と多数のμLEDとを本圧着することにより電気的に一括接続する。熱圧着時の温度は、140℃以上であることが好ましく、圧力は、接続すべき微小部品の個数や接続装置により変動するが、0.1MPa以上とすればよく、10MPa以上であることが好ましい。本圧着は真空ラミネーター等により真空下で行ってもよい。従来のツールボンディング装置や半導体実装装置などを用いてもよい。公知の緩衝材を間に介してもよく、微小部品の高さを揃えるためにガラス板やプラスチックシートを介してもよい。貼着も従来の異方性導電フィルムのようにヒートツールで行ってもよく、ラミネーターで行ってもよい。発明の効果を損なわない手法および装置を選定すればよい。通常のボンディングツールを使用することができるが、真空ラミネーターで行う場合は、仮貼りを40~60℃、10~120秒、減圧下(0.1~0.2MPa)で行うことができる。本圧着も通常のボンディングツールを使用することができるが、真空ラミネーターで行う場合は、昇温5~20℃/分で、100~200℃に到達後、10~60秒保持して圧着する。圧力は減圧0.01~0.2MPaでツールの圧力は計0.05~0.3MPaとなる。真空ラミネーターは、真空環境下と置き換えてもよい。
図4は、異方性導電材料となる導電シート40を介してμLED32を接続させた接続構造体45の一部を示す断面図である。図4に示すように、接続構造体は、ディスプレイ基板31の端子(図示せず)とμLED32の端子(図示せず)とが、導電粒子41が配置された導電シート40を介して導電接続(あるいは異方性導電接続)された構造を有している。導電シート40をブラックマトリクスとして機能させる場合、バインダー樹脂層40a及びバインダー樹脂層40bの両者に黒色顔料を含有させることにより、ピンホールを低減させることができる。
前述した接続工程の一態様では、ディスプレイ基板31に導電シート40をベタでラミネートすることとしたが、他の態様として、導電シート40を光透過性基板の表面に配置し、光透過性基板側からレーザー光を照射し、ディスプレイ基板31の電極上に導電シートの個片40cを着弾させて配置してもよい(特開2024-17711号公報参照)。個片40cのサイズは、例えば内径10μm~150μmであり、μLED32のサイズに応じて選択することができる。この場合、本発明の導電シートは個片40cの原反となる。ここまで、導電シートとして説明してきたものを、公知の異方性導電フィルムのように、異方性導電フィルムを塗布により作成後、細幅(例えば20mm未満)にスリットし、配線が設けられた電子部品に貼着し、対向する別の電子部品をアライメントして搭載し、フィルム幅や部品外形に適したヒートツールで本圧着する従来の接続方法に準じた接続方法を、目的に合わせて適用してもよい。上述したように、従来技術を応用してもよい。
図5は、個片40cを介してμLED32を接続させた接続構造体45の一部を示す断面図である。図5に示すように、接続構造体は、ディスプレイ基板31の端子(図示せず)とμLED32の端子(図示せず)とが、導電粒子が配置された導電シートの個片40cを介して異方性導電接続された構造を有している。この接続構造体によれば、波長400nm以上700nm以下の可視光の平均透過率を90%以上とすることができる。

図6は、μLEDディスプレイ装置50の一態様を示す断面図である。図6に示すように、μLEDディスプレイ装置50は、μLEDを接続させた接続構造体に対し、例えば、OCA(Optically-clear Adhesive)やOCR(Optical Clear Resin)などの光学樹脂33、カバーフィルム34などを備える。光学樹脂33は、透明であっても着色されていてもよい。
図7は、他の態様のμLEDディスプレイ装置の断面図である。図7に示すように、大型のμLEDディスプレイ装置50は、例えば10~12インチ程度のディスプレイ基板31を1単位とし、これを連結部36で繋げる(連結する)。例えば、特開2021-140093号公報のようにして繋げる(連結する)ことができる。これにより、更に大きなディスプレイとすることができ、例えば90インチ以上の大型ディスプレイを得ることができる。また、複数のディスプレイ基板31を、土台となる大型基板35に設けることで大型のμLEDディスプレイ装置50としてもよい。繋げた(連結した)基板間は直接電気的に接続してもよく、大型基板35を介して電気的に接続してもよい。この電気的接続は、本発明の導電シートや公知の導電シートあるいは異方性導電フィルムを用いてもよく、公知の別手法で行ってもよい。2~3インチ程度の比較的小さいディスプレイ基板31に用いてもよい。このため、フィルム1辺の下限は20mm以上としてもよい。基板の大きさも特に制限されないが、目視される基板を想定しているため1辺が20mm以上としてもよい。尚、本発明のフィルムも基板も、矩形もしくは正方形の1辺として説明しているが、この形状に限定するものではなく、外形が矩形もしくは正方形以外であれば、それに準じた解釈を行い適用することができる。μLEDの端子を含めた高さ(全体の厚み)は、発明の目的から接続工程後にフィラー含有フィルムに埋没することは適さないため、フィラー含有フィルムの厚み以上であると考えればよく、フィラー含有フィルムの厚みにより接着して固定できない外形と全体厚みは有していないと考えればよい。本明細書に記載されている数値範囲の上限と下限は、発明の効果に関わる指標に応じて、記載範囲の中で適宜選択してよい。
以下、本発明を実施例により具体的に説明する。
実施例1~19,参考例1~8
<フィラー含有フィルムの作成>
表1及び表2に、黒色顔料の種類、配合量を調整した実施例1~19,参考例1~8のそれぞれの絶縁性接着剤用組成物をそれぞれ混合し、得られた混合物を剥離基材に塗布し、60℃、3minの乾燥処理を施すことにより、2μm~21μm厚の絶縁性接着層をそれぞれ得た。なお、参考例5~7を除く他の実施例及び参考例では、黒色顔料としてペリレン系黒色顔料(ペリレンブラック)とチタンブラックとを併用した。参考例5では、ペリレンブラックとカーボンブラックとを併用し、参考例6では、ペリレンブラックのみを使用し、参考例7では、チタンブラックのみを使用した。
<フィラー含有フィルムの作成>
表1及び表2に、黒色顔料の種類、配合量を調整した実施例1~19,参考例1~8のそれぞれの絶縁性接着剤用組成物をそれぞれ混合し、得られた混合物を剥離基材に塗布し、60℃、3minの乾燥処理を施すことにより、2μm~21μm厚の絶縁性接着層をそれぞれ得た。なお、参考例5~7を除く他の実施例及び参考例では、黒色顔料としてペリレン系黒色顔料(ペリレンブラック)とチタンブラックとを併用した。参考例5では、ペリレンブラックとカーボンブラックとを併用し、参考例6では、ペリレンブラックのみを使用し、参考例7では、チタンブラックのみを使用した。
その後、特許第6187665号公報の段落0111~0112及び図1Aに記載の導電粒子規則配列処理にて平均粒子径2.2μmの導電粒子(ミクロパールAU、積水化学工業(株))を粒子面密度58000個/mm2になるように樹脂型に六方格子状に規則配列させた後、絶縁性接着層に転写した。これにより、実施例1~19及び参考例1~8の黒色顔料含有異方性導電フィルムを得た。以下の全ての評価は、導電粒子を転写した面が貼着面(貼り付け面)になるようにして行った。
<<評価試験及び評価結果>>
実施例及び参考例の各異方性導電フィルムについて、「光学特性(L*a*b*)」、「タック性」、「60°グロス値」、「可視光遮光性」、「近赤外線透過性」、及び「導通抵抗」を以下に説明するように測定・評価し、得られた結果を表3、表4に示す。ランクA、B、Cを実用上問題なく使用でき、良好と評価し、ランクDを不良と評価した。
実施例及び参考例の各異方性導電フィルムについて、「光学特性(L*a*b*)」、「タック性」、「60°グロス値」、「可視光遮光性」、「近赤外線透過性」、及び「導通抵抗」を以下に説明するように測定・評価し、得られた結果を表3、表4に示す。ランクA、B、Cを実用上問題なく使用でき、良好と評価し、ランクDを不良と評価した。

<評価結果の考察>
実施例1~19の異方性導電フィルムは、波長800nm以上1200nm以下の近赤外線の平均透過率が20%以上であったので、近赤外線透過性評価がA~Cであり、赤外線カメラでの高精度のアライメントが可能となっていた。また、フィルム表面のASTM D523(60°)による60°グロス値が60以上であったので、60°グロス値評価がA~Cであった。このため、ピアノブラック調のブラックマトリクスの形成が可能となっており、ディスプレイの高精彩化が可能となっている。しかも、特定の有機顔料と無機顔料とを併用していたので、黒色顔料の量を抑制することができ、タック性の評価も導通抵抗の評価もA~Cとなっていた。
実施例1~19の異方性導電フィルムは、波長800nm以上1200nm以下の近赤外線の平均透過率が20%以上であったので、近赤外線透過性評価がA~Cであり、赤外線カメラでの高精度のアライメントが可能となっていた。また、フィルム表面のASTM D523(60°)による60°グロス値が60以上であったので、60°グロス値評価がA~Cであった。このため、ピアノブラック調のブラックマトリクスの形成が可能となっており、ディスプレイの高精彩化が可能となっている。しかも、特定の有機顔料と無機顔料とを併用していたので、黒色顔料の量を抑制することができ、タック性の評価も導通抵抗の評価もA~Cとなっていた。
参考例1の異方性導電フィルムの場合、60°グロス値がA評価であったが、黒色顔料の含有量が1質量%であり、2質量%未満であったので、光学特性がD評価であった。
参考例2の異方性導電フィルムの場合、黒色顔料の含有量が31質量%であり、30質量%を超えていたので、60°グロス値と近赤外線透過性が共にD評価であった。
参考例3の異方性導電フィルムの場合、60°グロス値がA評価であったが、黒色顔料の含有量が1質量%であったので、光学特性がD評価であった。
参考例4の異方性導電フィルムの場合、黒色顔料の含有量が31質量%であり、30質量%を超えていたので、60°グロス値と近赤外線透過性が共にD評価であった。
参考例5の異方性導電フィルムの場合、黒色顔料としてチタンブラックに代えてカーボンブラックを使用したので、60°グロス値がD評価であった。
参考例6の異方性導電フィルムの場合、黒色顔料としてチタンブラックを使用しなかったので、60°グロス値がD評価であった。
参考例7の異方性導電フィルムの場合、黒色顔料としてペリレンブラックを使用しなかったので、60°グロス値がD評価であった。
参考例8の異方性導電フィルムの場合、60°グロス値がA評価であったが、絶縁性接着層の厚みが20μmを超える21μmであったので、導通特性がD評価であった。
(実施例1の異方性導電フィルムの可視光遮光性と近赤外線透過性の状態)
なお、可視光遮光性且つ近赤外線透過性の黒色顔料を使用した実施例1の異方性導電フィルムを、アライメントマークが併設されている検査TEGに貼り付け、可視光カメラ又は赤外線カメラでアライメントマークを観察したところ、可視光カメラではアライメントマークは識別できないが、赤外線カメラではアライメントマークを識別できた。
なお、可視光遮光性且つ近赤外線透過性の黒色顔料を使用した実施例1の異方性導電フィルムを、アライメントマークが併設されている検査TEGに貼り付け、可視光カメラ又は赤外線カメラでアライメントマークを観察したところ、可視光カメラではアライメントマークは識別できないが、赤外線カメラではアライメントマークを識別できた。
実施例20~38
有機黒色顔料のペリレンブラックに代えてビスベンゾフラノンを主骨格に有し、ラクタムブラックである黒色顔料(Irgaphor Black S0100CF、DIC(株))を使用した以外は、実施例1~19の操作を繰り返すことにより実施例20~38の異方性導電フィルムを同様に作成し、光学特性(L*a*b*)以外の評価項目について同様の条件で評価した。評価結果は実施例1~19と同等以上であった。また、実施例20~38の異方性導電フィルムは、850nm以上950nm以下の波長域で最大透過率を示し、目視評価において、実施例1~19の異方性導電フィルムよりも黒色の発色が良好であった。その他の評価項目の評価も実施例1~19と同等以上であった。
有機黒色顔料のペリレンブラックに代えてビスベンゾフラノンを主骨格に有し、ラクタムブラックである黒色顔料(Irgaphor Black S0100CF、DIC(株))を使用した以外は、実施例1~19の操作を繰り返すことにより実施例20~38の異方性導電フィルムを同様に作成し、光学特性(L*a*b*)以外の評価項目について同様の条件で評価した。評価結果は実施例1~19と同等以上であった。また、実施例20~38の異方性導電フィルムは、850nm以上950nm以下の波長域で最大透過率を示し、目視評価において、実施例1~19の異方性導電フィルムよりも黒色の発色が良好であった。その他の評価項目の評価も実施例1~19と同等以上であった。
(実施例21~35の異方性導電フィルムのタック性)
また、実施例21~35の異方性導電フィルムの絶縁性接着層のタック性に関し、ISO 14577-1/JIS Z2255に準拠しナノインデンテーション試験から得られる、引き剥がし時の力をタックとして計測した。即ち、5mm直径の半球状プローブの頂部を押し当てて測定する手法では、タッキング試験機((株)レスカ)を用い、押し付け速度60mm/sec、加圧力50gf、加圧時間15sec、引き剥がし速度198mm/min、測定温度33±5℃という条件でタックを測定したところ、50gf以上250gfの範囲であった。また、20μm×20μmの四角推状のプローブを押し当てて測定する手法では、超微小押し込み硬さ試験機ENT-NEXUS((株)エリオニクス)を用い、押し付け速度0.3μm/sec、加圧力0.2mN、設定押し込み量1μm、引き剥がし速度(設定不可)、測定温度23±5℃という条件でタックを測定したところ、200μN以上600μN以下の範囲であった。
また、実施例21~35の異方性導電フィルムの絶縁性接着層のタック性に関し、ISO 14577-1/JIS Z2255に準拠しナノインデンテーション試験から得られる、引き剥がし時の力をタックとして計測した。即ち、5mm直径の半球状プローブの頂部を押し当てて測定する手法では、タッキング試験機((株)レスカ)を用い、押し付け速度60mm/sec、加圧力50gf、加圧時間15sec、引き剥がし速度198mm/min、測定温度33±5℃という条件でタックを測定したところ、50gf以上250gfの範囲であった。また、20μm×20μmの四角推状のプローブを押し当てて測定する手法では、超微小押し込み硬さ試験機ENT-NEXUS((株)エリオニクス)を用い、押し付け速度0.3μm/sec、加圧力0.2mN、設定押し込み量1μm、引き剥がし速度(設定不可)、測定温度23±5℃という条件でタックを測定したところ、200μN以上600μN以下の範囲であった。
(実施例21~35の異方性導電フィルムへの導電粒子非含有層の積層)
また、実施例21~35の異方性導電フィルムにおいて、導電粒子を含有しない以外は同様にして2μm厚の導電粒子非含有層と4μm厚の導電粒子非含有層をそれぞれ導電粒子含有層(5μm厚)に積層し、総厚7μmと9μmの積層型の異方性導電フィルムについて、「光学特性(L*a*b*)」、「タック性」、「60°グロス値」、「可視光遮光性」、「近赤外線透過性」、及び「導通抵抗」を評価したところ、導電粒子非含有層が積層されていない実施例21~35の異方性導電フィルムと同等以上であった。
また、実施例21~35の異方性導電フィルムにおいて、導電粒子を含有しない以外は同様にして2μm厚の導電粒子非含有層と4μm厚の導電粒子非含有層をそれぞれ導電粒子含有層(5μm厚)に積層し、総厚7μmと9μmの積層型の異方性導電フィルムについて、「光学特性(L*a*b*)」、「タック性」、「60°グロス値」、「可視光遮光性」、「近赤外線透過性」、及び「導通抵抗」を評価したところ、導電粒子非含有層が積層されていない実施例21~35の異方性導電フィルムと同等以上であった。
(フィルムでの点灯性評価)
実施例21~35の異方性導電フィルム、および前述したように導電粒子非含有層を積層し、総厚が7μmと9μmになるよう積層した異方性導電フィルムを、4cm×4cmのシート状で評価した。5cm×5cmの評価用基板の中央部2cm×2cmの領域に、40μm×20μmのRGBの各色のμLED(バンプ高さ2μm)を1ピクセルとし、μLED総個数が40個×40個(1600個、500μmピッチ)となるよう配線パターンを設けた評価用ガラス基板を用いた。フィルム仮貼り後、真空ラミネーターで気泡を除去した(40℃、2分間、減圧0.1MPaでツールの圧力は計0.2MPa)。真空ラミネーターで室温から加圧し室温から10℃/分で昇温し、150℃到達後直後にプレスアウトした圧着評価と30秒間保持した圧着評価を行った(減圧0.1MPaでツールの圧力は計0.2MPa)。得られた接続構造体のμLEDの点灯試験をしたところ、搭載した全μLEDの99.9%以上で点灯に成功した。
実施例21~35の異方性導電フィルム、および前述したように導電粒子非含有層を積層し、総厚が7μmと9μmになるよう積層した異方性導電フィルムを、4cm×4cmのシート状で評価した。5cm×5cmの評価用基板の中央部2cm×2cmの領域に、40μm×20μmのRGBの各色のμLED(バンプ高さ2μm)を1ピクセルとし、μLED総個数が40個×40個(1600個、500μmピッチ)となるよう配線パターンを設けた評価用ガラス基板を用いた。フィルム仮貼り後、真空ラミネーターで気泡を除去した(40℃、2分間、減圧0.1MPaでツールの圧力は計0.2MPa)。真空ラミネーターで室温から加圧し室温から10℃/分で昇温し、150℃到達後直後にプレスアウトした圧着評価と30秒間保持した圧着評価を行った(減圧0.1MPaでツールの圧力は計0.2MPa)。得られた接続構造体のμLEDの点灯試験をしたところ、搭載した全μLEDの99.9%以上で点灯に成功した。
実施例21~35の異方性導電フィルム、および前述したように導電粒子非含有層を積層し、総厚が7μmと9μmになるよう積層した異方性導電フィルムを、4cm×4cmのシート状で評価した。5cm×5cmの評価用基板の中央部2cm×2cmの領域に、40μm×20μmのRGBの各色のμLED(バンプ高さ2μm)を1ピクセルとし、μLED総個数が40個×40個(1600個、500μmピッチ)となるように配線パターンを設けた評価用ガラス基板を用いた。フィルム仮貼り後、真空ラミネーターで気泡を除去した(40℃、2分間、減圧0.1MPaでツールの圧力は計0.2MPa)。真空ラミネーターで加圧しながら室温から10℃/分で昇温し、150℃到達後直後にプレスアウトした圧着評価と150℃到達後30秒間保持した圧着評価をそれぞれ行った(減圧0.1MPaでツールの圧力は計0.2MPa)。得られた接続構造体のμLEDの点灯試験をしたところ、搭載した全μLEDの99.9%以上で点灯に成功した。
実施例39
上述した厚み5μmから9μmの全ての実施例の黒色顔料含有異方性導電フィルムにおいて310mm×190mmで作成し、ガラス板(280mm×160mm)にベタで仮貼りし、真空ラミネーターで気泡を除去した(40℃、2分間、減圧0.1MPaでツールの圧力は計0.2MPa)。次に、ガラス基からはみ出した黒色顔料含有異方性導電フィルムを切除した。真空ラミネーターで加圧しながら室温から10℃/分で昇温し、150℃到達後30秒間保持して圧着した(減圧0.1MPaでツールの圧力は計0.2MPa)。
上述した厚み5μmから9μmの全ての実施例の黒色顔料含有異方性導電フィルムにおいて310mm×190mmで作成し、ガラス板(280mm×160mm)にベタで仮貼りし、真空ラミネーターで気泡を除去した(40℃、2分間、減圧0.1MPaでツールの圧力は計0.2MPa)。次に、ガラス基からはみ出した黒色顔料含有異方性導電フィルムを切除した。真空ラミネーターで加圧しながら室温から10℃/分で昇温し、150℃到達後30秒間保持して圧着した(減圧0.1MPaでツールの圧力は計0.2MPa)。
次に、大面積における黒色顔料含有異方性導電フィルム(黒色顔料導電フィルム)のみの外観を評価した。本発明では微小部品が点在するように配置させ接続するが、微小部品がない領域も多分に含まれるため、加圧せずにフィルムの外観の評価を行うことも発明の効果を確認する上で有効と考える。そのため、これは非点灯時と略同等の外観評価と見なせる。外観を目視で評価したところ、ディスプレイ装置の使用に十分なものであった(外観の色味もよく、ライトを裏面から当ててもピンホールが確認できなかった)。また、可視光遮光性、近赤外線透過性およびL*値、a*値、b*値について、280mm×160mmの面積を7×4に等分割して4cm×4cmで評価したところ、全て略同等の結果が得られた。同様に、角部を含む任意に選択した6cm×6cmの面積の8ヶ所(4×2分割)においても、同様の結果が得られた。本発明は1辺が4cm以上および6cm以上の大面積であっても実用に耐えられることが分かった。なお、ここで評価した黒色顔料含有異方性導電フィルム(黒色顔料含有導電フィルム)についてベースフィルムに設けた場合とガラス板に貼った場合で裏面からライトを当てて未硬化における外観を目視で評価したが、ピンホールはなかった。
絶縁性接着層に導電粒子が保持されている本発明のフィラー含有フィルムは、波長800nm以上1200nm以下の近赤外線の平均透過率が20%以上である。このため、可視光に対する十分な遮光性があれば、ブラックマトリクス形成用材料として使用することができる。しかも近赤外線に対して十分な透過性があるため、本発明のフィラー含有フィルムで基板を被覆した場合でも、基板上のアライメントマークを赤外線カメラで識別することができる。従って、本発明のフィラー含有フィルムを介してディスプレイ基板にμLED等の発光素子を実装する際には、発光素子毎ではなく、複数の発光素子を一度にアライメントし、更に、接続工程(好ましくは導電接続または異方性導電接続工程)とブラックマトリクス形成工程とを一度に実施することができ、プロセス短縮・コストダウンを図ることができる。更に、60°グロス値が60以上であるので、ピアノブラック調のブラックマトリクスを形成可能であり、ディスプレイの高精彩化が可能となる。

Claims (21)
- 絶縁性接着層にフィラーが保持されているフィラー含有フィルムであって、
波長800nm以上1200nm以下の近赤外線の平均透過率が20%以上であり、
フィルム表面のASTM D523(60°)による60°グロス値が60以上であるフィラー含有フィルム。 - 導電フィルムまたは異方性導電フィルムとして機能する請求項1記載のフィラー含有フィルム。
- 近赤外線の平均透過率が40%以上である請求項1又は2記載のフィラー含有フィルム。
- 近赤外線の平均透過率が60%以上である請求項1又は2記載のフィラー含有フィルム。
- フィルム表面のASTM D523(60°)による60°グロス値が70以上である請求項1又は2記載のフィラー含有フィルム。
- フィルム表面のASTM D523(60°)による60°グロス値が80以上である請求項1又は2記載のフィラー含有フィルム。
- 波長400nm以上700nm以下の可視光の平均透過率が30%未満である請求項1又は2記載のフィラー含有フィルム。
- 波長400nm以上700nm以下の可視光の平均透過率が20%未満である請求項1又は2記載のフィラー含有フィルム。
- 波長400nm以上700nm以下の可視光の平均透過率が5%未満である請求項1又は2記載のフィラー含有フィルム。
- 絶縁性接着層が、黒色着色材を2質量%以上30質量%以下で含有し、その層厚が1μm以上50μm以下である請求項1又は2記載のフィラー含有フィルム。
- 黒色着色材が黒色有機顔料と黒色無機顔料とを含有し、黒色有機顔料/黒色無機顔料の比(質量)が1以上30以下である請求項10記載のフィラー含有フィルム。
- 黒色有機顔料が、ラクタム系黒色顔料、ペリレン系黒色顔料、アゾ系黒色顔料、アニリン系黒色顔料、ビスベンゾフラノン系黒色顔料及びシアニン系黒色顔料の少なくとも一種であり、黒色無機顔料がチタンブラックである請求項10記載のフィラー含有フィルム。
- 黒色有機顔料が、ラクタム系黒色顔料、ペリレン系黒色顔料又はビスベンゾフラノン系黒色顔料である請求項12記載のフィラー含有フィルム。
- 基板に、請求項1記載のフィラー含有フィルムを介して1又は2以上の微小部品が接続されている接続構造体。
- フィラー含有フィルムのフィラーが導電粒子であり、基板がディスプレイ基板であり、微小部品が発光素子であり、発光素子の周囲にブラックマトリクスが形成され、ディスプレイ装置又は発光装置として機能する請求項14記載の接続構造体。
- 発光素子が基板に導電接続または異方性導電接続されている請求項14記載の接続構造体。
- 基板と微小部品とを、請求項1記載のフィラー含有フィルムを介して接続する接続構造体の製造方法。
- ディスプレイ基板の電極上に、フィラーが導電粒子である請求項1記載のフィラー含有フィルムを配置し、そのフィラー含有フィルムに対して1又は2以上の発光素子を位置合わせして貼り合わせ、加熱加圧して発光素子の電極とディスプレイ基板の電極とを接続するディスプレイ装置又は発光装置として機能する接続構造体の製造方法。
- 光透過性基板の表面に配置された発光素子に対し、光透過性基板側からレーザー光を照射し、ディスプレイ基板の電極上に配されたフィラーが導電粒子である請求項1記載のフィラー含有フィルムに1又は2以上の発光素子を着弾させて、光学素子の電極とディスプレイ基板の電極とを接続するディスプレイ装置又は発光装置として機能する接続構造体の製造方法。
- 発光素子の電極とディスプレイ基板の電極とを接続する際に、発光素子の周囲にブラックマトリクスを形成する請求項18又は19記載の製造方法。
- 発光素子のディスプレイ基板への接続が導電接続又は異方性導電接続である請求項20記載の製造方法。
