Description
本開示の一態様は、半導体デバイス製造方法及び測定装置に関する。
特許文献1には、波長に応じて透過率及び反射率が変化するダイクロイックミラーを用いて、対象物からの光を分離し、分離した光をそれぞれ撮像することにより波長重心を求め、該波長重心に基づき、半導体デバイスの膜厚を推定する技術が開示されている。
近年、半導体デバイスの高集積化に伴い、製造過程における各層の厚みの均一性を確保することが重要になっている。各層の厚みが均一となっていない状態で集積していくと、配線不良やボイド発生等の故障の要因になりうる。半導体デバイスの微細化に伴い、各層の厚みも例えば100nm以下等の極薄膜となっており、厚みを高精度に測定することが求められている。厚みを測定する方法としては、半導体デバイスからの反射干渉光を分光器で検出して分光スペクトルを取得し、各層の厚みを推測する技術が知られている。しかしながら、このような測定方法は、厚みをポイント計測するものであり、例えばウェハ全体の面内の厚み分布を高精度に導出したい場合等においては、測定時間が極めて長くなってしまう。
本開示は上記実情に鑑みてなされたものであり、迅速かつ高精度にウェハの厚み分布を導出することができる半導体デバイス製造方法を提供することを目的とする。
(1)本開示の一態様に係る半導体デバイス製造方法は、ウェハの表面側に第1層が形成された状態において、ウェハに対して面状に光を照射し、ウェハからの光を撮像して、撮像に係る信号に基づいてウェハの面内における第1層の厚み分布を取得する第1工程と、第1層に対して所定の加工処理を行うことにより第2層を形成する第2工程と、第2工程後において、ウェハに対して面状に光を照射し、ウェハからの光を撮像して、撮像に係る信号に基づいてウェハの面内における測定パラメータの分布を導出する第3工程と、第1工程において取得された第1層の厚み分布、及び、第3工程において導出された測定パラメータの分布に基づいて、第2層の厚み分布を導出する第4工程と、を備える。
本開示の一態様に係る半導体デバイス製造方法では、第2層の形成後において、ウェハに対して面状に光が照射され、ウェハからの光が撮像されることにより、ウェハの面内における測定パラメータの分布が導出されている。そして、第2層の形成前において取得された第1層の厚み分布と、第2層の形成後において導出されたウェハの面内における測定パラメータの分布とに基づき、第2層の厚み分布が導出されている。このように、第2層の形成前において予め第1層の厚み分布が取得されていることにより、第2層の形成後において導出されたウェハの面内における測定パラメータの分布と第1層の厚み分布とに基づき、、ウェハの表面側の層である第2層の厚み分布を適切に(高精度に)導出することができる。そして、第2層の厚み分布については、ウェハに対して面状に照射された光の撮像結果が考慮されて導出されているので、ウェハ全体の面内の第2層の厚み分布を一括で(短期間で)導出することができる。これにより、例えば第2層の厚みが分光器等によりポイントで計測される場合と比較して、ウェハ全体の面内の厚み分布の導出に係る測定時間を大幅に短縮することができる。以上のように、本開示の一態様に係る半導体デバイス製造方法によれば、迅速かつ高精度にウェハの厚み分布を導出することができる。
(2)上記(1)に記載された半導体デバイス製造方法は、第1工程において取得された第1層の厚み分布に基づいて、測定パラメータと第2層の厚みの関係を所定の領域ごとに示す関係情報を導出する関係情報導出工程を更に備え、第4工程では、関係情報導出工程において導出された関係情報、及び、第3工程において導出された測定パラメータの分布に基づいて、第2層の厚み分布を導出してもよい。このように、取得された第1層の厚み分布の条件下における測定パラメータと第2層の厚み分布の関係を所定の空間領域ごとに示す関係情報が導出され用いられることにより、第3工程において導出された測定パラメータの分布から迅速かつ高精度に、ウェハの表面側の層の厚み分布を導出することができる。
(3)上記(2)に記載された半導体デバイス製造方法において、関係情報導出工程では、第1工程において取得された第1層の厚み分布、及び、予め取得されている第2層の薄膜情報に基づいて、第2層の厚み分布ごとに所定の領域ごとの理論反射率を導出することと、第2層の厚み分布ごとの理論反射率、及び、予め取得された分光特性に基づいて、第2層の厚み分布ごとに、所定の領域ごとの測定パラメータを導出し、測定パラメータと第2層の厚みの関係を所定の領域ごとに示す関係情報を導出することと、を実行してもよい。このように、第1層の厚み分布と第2層の薄膜情報とが特定されることにより、第2層の厚み分布ごとに、所定の領域ごとの理論反射率を高精度に導出することができる。そして、第2層の厚み分布ごとの理論反射率と分光特性とが特定されることにより、第2層の厚み分布ごとに、所定の領域ごとの測定パラメータを導出し、上述した関係情報を高精度に導出することができる。このような構成によれば、関係情報を用いて、第3工程において導出された測定パラメータの分布から高精度にウェハの表面側の層の厚み分布を導出することができる。
(4)上記(2)又は(3)に記載された半導体デバイス製造方法において、関係情報導出工程は、第2工程の実施中に実施されてもよい。これにより、第2工程の実施後において、迅速にウェハの表面側の層の厚み分布を導出することができる。
(5)上記(2)~(4)のいずれか一項に記載された半導体デバイス製造方法において、関係情報は、所定の領域ごとの、フィッティングにより得られた関係式、又は、テーブルであってもよい。このような関係情報が用いられることにより、迅速かつ高精度にウェハの表面側の層の厚み分布を導出することができる。
(6)上記(1)~(5)のいずれか一項に記載された半導体デバイス製造方法において、測定パラメータは、波長重心であってもよい。このような構成によれば、膜厚との相関性が高い波長重心を測定パラメータとして、ウェハの表面側の層の厚み分布を高精度に導出することができる。
(7)上記(1)~(6)のいずれか一項に記載された半導体デバイス製造方法において、加工処理は、ウェハに対する成膜処理、フォトレジスト塗布処理、エッチング処理、平坦化処理、電極形成処理、パターン形成処理、絶縁膜形成処理、コンタクトホール形成処理、コンタクト形成処理、トレンチ形成処理、又は配線形成処理のいずれかの処理であってもよい。これらの処理の後に形成されるウェハの表面側の層の厚み分布について、上述した方法により迅速かつ高精度に導出することができる。なお、パターン形成処理後においては、位置合わせ等の困難性から、従来のポイント計測による膜厚導出が困難である。この点、本開示に係る手法によれば、パターン形成処理後等において上記位置合わせ等が不要であるので、容易にウェハの表面側の層の厚み分布を導出することができる。
本開示によれば、計測時間を短縮すると共に高精度に厚み測定を行うことができる半導体デバイス製造方法を提供することができる。
以下、本開示の実施形態について、図面を参照して詳細に説明する。なお、各図において同一又は相当部分には同一符号を付し、重複する説明を省略する。
図1は、本実施形態に係る膜厚測定装置1を模式的に示した図である。膜厚測定装置1は、ウェハ100に対して面状に光を照射し、該ウェハ100からの反射光に基づいて、ウェハ100に形成された膜の厚さ、詳細には膜の厚み分布を測定する装置である。ウェハ100は、例えば、トランジスタ等のPN接合を有する集積回路(IC:Integrated Circuit)、あるいは大規模集積回路(LSI:Large Scale Integration)であるロジックデバイス、メモリデバイス、アナログデバイス、さらに、それらを組み合わせたミックスドシグナルデバイス、または、大電流用/高圧用MOSトランジスタ、バイポーラトランジスタ、IGBT等の電力用半導体デバイス(パワーデバイス)、LEDや半導体レーザなどの発光デバイス等のウェハが挙げられる。ウェハ100は、基板100aの表面に膜100bが形成されている。ここでは、ウェハ100においては、基板100aの表面に膜100bが一層のみ形成されているとして説明する。膜100bは、例えば、酸化膜又は窒化膜等であるが、その他の膜であってもよい。
図1に示されるように、膜厚測定装置1は、光源10と、ハーフミラー11と、フィールドレンズ12と、カメラシステム20と、制御装置30と、を備えている。
光源10は、ウェハ100に対して面状に光を照射する。光源10は、例えば、ウェハ100の表面の略全面に対して面状に光を照射する。光源10は、例えば、ウェハ100の表面を均一的に照射可能な光源であり、ウェハ100に対して拡散光を照射する。光源10は、白色LED、SC光源、ハロゲンランプ、又はXeランプ等を用いた面照明ユニットであってもよい。また、単色LD、多色LD、単色LED又は多色LEDを用いた面照明ユニットであってもよい。光源10から出射された光は、ハーフミラー11及びフィールドレンズ12を経て、ウェハ100に対して面状に照射される。
光源10は、カメラシステム20が有する傾斜ダイクロイックミラー22(詳細は後述)の所定の波長域に含まれる波長の光を、ウェハ100に対して照射する。詳細は後述するが、傾斜ダイクロイックミラー22は、ウェハ100からの光を波長に応じて透過及び反射することにより分離する光学素子である。傾斜ダイクロイックミラー22は、上述した所定の波長域において、波長に応じて透過率及び反射率が変化する。
図2は、傾斜ダイクロイックミラー22の特性と光源10から出射される光の波長との関係を説明する図である。図2において、横軸は波長を示しており、縦軸は傾斜ダイクロイックミラー22の透過率を示している。図2の傾斜ダイクロイックミラー22の特性X4に示されるように、傾斜ダイクロイックミラー22においては、所定の波長域X10では波長の変化に応じて光の透過率(及び反射率)が緩やかに(単調に或いは線形に)変化し、該特定の波長域以外の波長域では波長の変化に関わらず光の透過率(及び反射率)が一定とされている。図2に示されるように、光源10から出力される光X20は、上述した所定の波長域X10に含まれる波長の光を含んでいる。すなわち、光源10は、所定の波長域X10を含むブロードなスペクトルの光を出力する。なお、測定に係る波長域(干渉ピーク波長)は、ウェハ100に形成されている膜の材質や測定膜厚範囲によって定まる。
図1に戻り、ハーフミラー11は、光源10から出射された光をウェハ100方向(詳細には、ウェハ100に導光するフィールドレンズ12方向)に反射すると共に、光が照射されたウェハ100からの光(詳細には、ウェハ100からフィールドレンズ12を経た光)を透過するミラーである。フィールドレンズ12は、光の進行方向を揃えるレンズである。
カメラシステム20は、レンズ21と、傾斜ダイクロイックミラー22と、エリアセンサ23と、エリアセンサ24と、を含んで構成されている。なお、カメラシステム20は、エリアセンサの代わりにリニアイメージセンサを含んで構成してもよい。
レンズ21は、フィールドレンズ12及びハーフミラー11を経て入射した、ウェハ100からの光を集光するレンズである。レンズ21は、傾斜ダイクロイックミラー22の前段(上流)に配置されていてもよいし、傾斜ダイクロイックミラー22とエリアセンサ23,24との間の領域に配置されていてもよい。本実施形態では、レンズ21が傾斜ダイクロイックミラー22の前段(上流)に配置されているとして説明する。レンズ21は、有限焦点レンズであってもよいし、無限焦点レンズであってもよい。レンズ21が有限焦点レンズである場合には、レンズ21からエリアセンサ23,24までの距離は所定値とされる。レンズ21が無限焦点レンズである場合には、レンズ21は、ウェハ100からの光を平行光に変換するコリメータレンズであり、平行光が得られるように収差補正されている。レンズ21から出力された光は、傾斜ダイクロイックミラー22に入射する。
傾斜ダイクロイックミラー22は、特殊な光学素材を用いて作成されたミラーであり、ウェハ100からの光を波長に応じて透過及び反射することにより分離する光学素子である。傾斜ダイクロイックミラー22は、所定の波長域において波長に応じて光の透過率及び反射率が変化するように構成されている。
図3は、光のスペクトル及び傾斜ダイクロイックミラー22の特性を説明する図である。図3において横軸は波長を示しており、縦軸はスペクトル強度(光のスペクトルの場合)及び透過率(傾斜ダイクロイックミラー22の場合)を示している。図3の傾斜ダイクロイックミラー22の特性X4に示されるように、傾斜ダイクロイックミラー22においては、所定の波長域(波長λ1~λ2の波長域)では波長の変化に応じて光の透過率(及び反射率)が緩やかに変化する。一方、該所定の波長域以外の波長域(すなわち、波長λ1よりも低波長側及び波長λ2よりも高波長側)では波長の変化に関わらず光の透過率(及び反射率)が一定とされてもよい。換言すれば、特定の波長帯(波長λ1~λ2の波長帯)では波長の変化に応じて光の透過率が単調増加(反射率が単調減少)で変化している。透過率と反射率とは、一方が大きくなる方向に変化すると他方が小さくなる方向に変化する、負の相関関係にあるため、以下では「透過率(及び反射率)」と記載せずに単に「透過率」と記載する場合がある。なお、「波長の変化に関わらず光の透過率が一定」とは、完全に一定である場合だけでなく、例えば波長1nmの変化に対する透過率の変化が0.1%以下であるような場合も含むものである。波長λ1よりも低波長側では波長の変化に関わらず光の透過率が概ね0%であってもよいし、波長λ2よりも高波長側では波長の変化に関わらず光の透過率が概ね100%であってもよい。なお、「光の透過率が概ね0%である」とは、0%+10%程度の透過率を含むものであり、「光の透過率が概ね100%である」とは、100%-10%程度の透過率を含むものである。図3において、波形X1は、光源10から出力される光の波形を示している。図3の波形X1に示されるように、光源10から出力される光は、傾斜ダイクロイックミラー22の所定の波長域(波長λ1~λ2の波長域)に含まれる波長の光を含んでいる。所定の波長域は、例えば、可視波長域であり、一例として、400nm以上700nm以下の波長域である。
図1に戻り、エリアセンサ23,24は、ウェハ100からの光を撮像する(撮像ステップ)。エリアセンサ23,24は、傾斜ダイクロイックミラー22によって分離された光を撮像する。エリアセンサ23は、傾斜ダイクロイックミラー22において透過された光を撮像し、第2の信号を出力する。エリアセンサ24は、傾斜ダイクロイックミラー22において反射された光を撮像し、第1の信号を出力する。エリアセンサ23,24が感度を有する波長の範囲は、傾斜ダイクロイックミラー22において波長の変化に応じて光の透過率(及び反射率)が変化する所定の波長域に対応している。エリアセンサ23,24は、例えば、モノクロセンサ又はカラーセンサである。エリアセンサ23,24による撮像結果(画像)は、上述した第1の信号及び第2の信号によって制御装置30に出力される。
エリアセンサ23,24の前段(上流)には、バンドパスフィルタ(不図示)が配置されていてもよい。このようなバンドパスフィルタ(不図示)は、例えば、上述した所定の波長域(傾斜ダイクロイックミラー22において、波長に応じて光の透過率及び反射率が変化する波長域)以外の波長域の光を取り除くフィルタであってもよい。
制御装置30は、コンピュータであって、物理的には、RAM、ROM等のメモリ、CPU等のプロセッサ(演算回路)、通信インターフェイス、ハードディスク等の格納部を備えて構成されている。制御装置30は、メモリに格納されるプログラムをコンピュータシステムのCPUで実行することにより機能する。制御装置30は、マイコンやFPGAで構成されていてもよい。
制御装置30は、光を撮像したエリアセンサ23,24からの信号である第1の信号及び第2の信号に基づいてウェハ100の膜厚(ウェハ100の面内における厚み分布)を導出する。制御装置30は、膜厚の導出に係る処理として、エリアセンサ23,24からの信号に基づく測定パラメータ導出処理と、測定パラメータ等に基づく膜厚導出処理とを実施する。また、制御装置30は、膜厚導出処理を実施する前提として、膜厚と測定パラメータの関係を所定の領域ごとに示す関係情報を記憶している。制御装置30は、上述した各処理及び記憶を実現する機能的構成として、演算部31と、解析部32と、記憶部33と、を有している。演算部31は、測定パラメータ導出処理を実施する機能である。解析部32は、膜厚導出処理を実施する機能である。記憶部33は、上述した関係情報を記憶する。以下、各機能について詳細に説明する。
演算部31は、光を撮像したエリアセンサ23,24からの信号に基づいて、ウェハ100に関する測定パラメータを所定の領域ごとに導出する。エリアセンサ23,24からの信号は、撮像領域における透過光分布、反射光分布を示す。測定パラメータは、膜厚と相関性がある各種パラメータであればよく、例えば、ウェハ100からの光の波長重心、傾斜ダイクロイックミラー22を透過した光の強度、傾斜ダイクロイックミラー22を反射した光の強度、又は、傾斜ダイクロイックミラー22を透過した光の強度と反射した光の強度との比(IT/IR或いはIR/IT)等であってもよい。以下では、測定パラメータが、ウェハ100からの光の波長重心であるとして説明する。
演算部31は、エリアセンサ23における撮像結果を示すエリアセンサ23からの第2の信号に基づき特定される透過光量(傾斜ダイクロイックミラー22を透過した光の強度)の空間分布と、エリアセンサ24における撮像結果を示すエリアセンサ24からの第1の信号に基づき特定される反射光量(傾斜ダイクロイックミラー22を反射した光の強度)の空間分布とに基づき、測定パラメータとしてごと光の波長重心を所定の領域ごとに導出してもよい。所定の領域は、例えば、エリアセンサ23,24の画素に相当する領域であってもよいし、隣接する複数の画素に相当する領域であってもよい。以下では、画素を所定の領域として説明する。光の重心波長の導出に当たっては、具体的には、演算部31は、以下の(1)式に基づいて、各画素の波長重心を導出する。以下の(1)式において、x´は波長重心、IT´は透過光量、IR´は反射光量を示している。

なお、演算部31は、更に、傾斜ダイクロイックミラー22の中心波長(所定の波長域の中心波長)と、傾斜ダイクロイックミラー22の幅と、を考慮して、画素ごとの光の波長重心を導出してもよい。傾斜ダイクロイックミラー22の幅とは、例えば傾斜ダイクロイックミラー22において透過率が0%となる波長から透過率が100%となる波長までの波長幅である。この場合、演算部31は、以下の(2)式に基づいて、各画素の波長重心を導出してもよい。以下の(2)式において、x´は波長重心、IT´は透過光量、IR´は反射光量、λ0は傾斜ダイクロイックミラー22の中心波長、Aは傾斜ダイクロイックミラー22の幅を示している。

図4は、透過光量及び反射光量に応じた波長シフトを説明する図である。上述した(1)式又は(2)式によってx´(波長重心)を導出する場合、図4に示されるように、IT´(透過光量)=IR´(反射光量)である画素については、x´=λ0(傾斜ダイクロイックミラー22の中心波長)とされる。また、IT´<IR´である画素、すなわち透過光量よりも反射光量が多い画素については、x´=λ1(λ0よりも短波長側の波長)とされる。また、IT´>IR´である画素、すなわち透過光量が反射光量よりも多い画素については、x´=λ2(λ0よりも長波長側の波長)とされる。このように、x´(波長重心)は、透過光量及び反射光量に基づいて値がシフト(波長シフト)する。
そして、波長重心は、膜厚と相関性があるため、膜厚の導出に用いることができる。図5は、波長と膜厚との関係を示す図である。図5では、横軸が波長、縦軸が反射率とされている。図5に示される例では、膜厚が820nmの例、830nmの例、840nmの例のそれぞれについて波長と反射率との関係が示されている。図5に示されるように、膜厚の違いによって、波長重心が異なることとなる。このように、波長重心と膜厚とは相関性があるため、波長重心が特定されることにより、膜厚を推定することが可能となる。
図1に戻り、記憶部33は、膜厚と測定パラメータ(ここでは波長重心)との関係情報を記憶する。上述したように、膜厚と波長重心とは相関性がある。そのため、膜厚と波長重心との関係情報が予め準備されていることにより、該関係情報と実際に測定された波長重心とから、膜厚を導出することができる。記憶部33は、関係情報を、膜の種類ごとに記憶している。
関係情報は、膜の種類に応じた理論反射率と、膜厚測定装置1全体の分光特性(分光感度)と、に基づき導出されたものであってもよい。理論反射率は、膜の種類(膜の屈折率及び膜の消衰係数)及び膜厚が定まれば、波長ごとの値が定まる。膜厚測定装置1全体の分光特性は、種々の方法により、予め特定(見積り)されていればよい。以下では、膜厚測定装置1全体の分光特性の見積り方法について、例示する。
膜厚測定装置1の分光特性は、例えば、膜厚測定装置1を構成する各光学部品の分光特性(分光感度)の累積として見積りが実施されてもよい。具体的には、膜厚測定装置1の分光特性は、光源10の輝度スペクトルと、ハーフミラー11の分光透過率(透過率スペクトル)と、フィールドレンズ12の分光透過率(透過率スペクトル)と、レンズ21の分光透過率(透過率スペクトル)と、傾斜ダイクロイックミラー22の分光透過率と、エリアセンサ23の量子効率(QE:Quantum Efficiency)又は分光感度と、エリアセンサ24の量子効率(QE)又は分光感度と、ウェハ100に代えて配置されたベアウェハにおける反射率と、が累積されることにより見積りが実施されていてもよい。
この場合、傾斜ダイクロイックミラー22を透過する透過側の分光特性SCT_xm,yn(λ)は、以下の(3)式で示される。また、傾斜ダイクロイックミラー22を反射する反射側の分光特性SCR_xm,yn(λ)は、以下の(4)式で示される。(3)式及び(4)式において、λは波長、xm及びynはウェハ100の表面における座標、SC1は光源10の輝度スペクトル、SC2はハーフミラー11の分光透過率、SC3はフィールドレンズ12の分光透過率、SC4はレンズ21の分光透過率、SC5は傾斜ダイクロイックミラー22の分光透過率、SC6はエリアセンサ23の量子効率又は分光感度、SC7はエリアセンサ24の量子効率又は分光感度、Rはベアウェハにおける反射率を示している。

なお、例えばウェハ100の表面において空間的に分光特性の均一性が高い(座標ごとの分光特性のばらつきが少ない)場合には、座標ごとの位置依存を考慮せずに、例えば、SC1(λ)xm,yn=SC1(λ)等としてもよい(SC2~SC7においても同様)。
膜厚測定装置1の分光特性は、例えば、複数種類のバンドパスフィルタを用いて見積りが実施されてもよい。図6は、膜厚測定装置1の分光特性の見積りを実施する構成の一例を模式的に示した図である。図6には、上述した膜厚測定装置1に含まれる各構成に加えて、複数種類のバンドパスフィルタ51~54が示されている。例えば、スペクトルの変化率が連続的な単調な特性である場合には、フィルタホイール(不図示)やフィルタスライダー(不図示)を用いて、複数種類のバンドパスフィルタ51~54を順番に切り替えながら、ウェハ100の各座標について、膜厚測定装置1の透過側の分光特性SCT_xm,yn(λ)及び反射側の分光特性SCR_xm,yn(λ)を一括で見積ることができる。この場合には、膜厚測定装置1を構成する各光学部品の分光特性を個別に考慮せずに、エリアセンサ23において測定される透過光量から透過側の分光特性SCT_xm,yn(λ)の見積りが実施され、また、エリアセンサ24において測定される反射光量から反射側の分光特性SCR_xm,yn(λ)の見積もりが実施される。なお、本構成による分光特性の見積りを実施する場合には、ウェハ100に代えてベアウェハ500が配置されている。
図6に示される構成において、バンドパスフィルタ51~54は、所定の波長域以外の波長域の光を取り除くフィルタである。バンドパスフィルタ51は、例えば最も低波長の第1波長領域以外の波長域の光を取り除くフィルタである。バンドパスフィルタ52は、上述した第1波長領域よりも高波長側の第2波長領域以外の波長域の光を取り除くフィルタである。バンドパスフィルタ53は、上述した第2波長領域よりも高波長側の第3波長領域以外の波長域の光を取り除くフィルタである。バンドパスフィルタ54は、上述した第3波長領域よりも高波長側の第4波長領域以外の波長域の光を取り除くフィルタである。
図7は、図6に示される構成により実施される分光特性の見積り方法の一例を説明する図である。図7において、左側にはベアウェハ500に含まれる1つの座標のイメージが図示されており、右上にはバンドパスフィルタ51~54を切り替えながら上記1つの座標に関してエリアセンサ23において測定された透過光量が示されており、右下には上記1つの座標に関してバンドパスフィルタ51~54を切り替えながらエリアセンサ24において測定された反射光量が示されている。図7の右上図及び右下図において、横軸は波長であり、縦軸はスペクトル強度である。
図7の右上図において、バンドパスフィルタ51の第1波長領域に対応する波長領域が波長領域151であり、バンドパスフィルタ52の第2波長領域に対応する波長領域が波長領域152であり、バンドパスフィルタ53の第3波長領域に対応する波長領域が波長領域153であり、バンドパスフィルタ54の第4波長領域に対応する波長領域が波長領域154である。図7の右上図に示されるように、各バンドパスフィルタ51~54を用いた際の透過光量が特定されることにより、これらの透過光量のデータに対して例えばカーブフィッティングを行うことにより、波長とスペクトル強度との関係を示す曲線160が導かれる。このような曲線160を示す関係式(多項式)は、透過側の分光特性SCT_xm,yn(λ)を示す関係式である。なお、カーブフィッティングの方式としては、例えば、多項式近似法やその他曲線あてはめ法などがある。また、カーブフィッティング以外にも補間法などを用いて波長とスペクトル強度との関係を示す曲線を導出してもよい。
同様に、図7の右下図において、バンドパスフィルタ51の第1波長領域に対応する波長領域が波長領域251であり、バンドパスフィルタ52の第2波長領域に対応する波長領域が波長領域252であり、バンドパスフィルタ53の第3波長領域に対応する波長領域が波長領域253であり、バンドパスフィルタ54の第4波長領域に対応する波長領域が波長領域254である。図7の右下図に示されるように、各バンドパスフィルタ51~54を用いた際の透過光量が特定されることにより、これらの透過光量のデータに対してカーブフィッティングを行うことにより、波長とスペクトル強度との関係を示す曲線260が導かれる。このような曲線260を示す関係式(多項式)は、反射側の分光特性SCR_xm,yn(λ)を示す関係式である。なお、カーブフィッティングの方式としては、例えば、多項式近似法やその他曲線あてはめ法などがある。また、カーブフィッティング以外にも補間法などを用いて波長とスペクトル強度との関係を示す曲線を導出してもよい。以上のように、バンドパスフィルタ51~54を用いて、膜厚測定装置1の分光特性の見積りを実施することができる。
また、膜厚測定装置1の分光特性は、例えば、分光器を用いて見積りが実施されてもよい。図8は、膜厚測定装置1の分光特性の見積りを実施する他の構成の一例を模式的に示した図である。図8には、上述した膜厚測定装置1のエリアセンサ23,24に代えて、分光器60,70が設けられた構成が示されている。
分光器60は、透過側の分光特性SCT_xm,yn(λ)の内、エリアセンサ23の量子効率又は分光感度であるSC6(λ)xm,yn以外の各光学部品の分光特性の累積である分光特性SC8(λ)xm,ynを導出することができる。分光器60は、測定部61及びプローブヘッド62を有する。分光器60は、プローブヘッド62から入力された光(傾斜ダイクロイックミラー22を透過した光)について、波長ごとに分光し、測定部61において波長ごとの強度を導出する。このようにして、上述した分光特性SC8(λ)xm,ynが導出される。透過側の分光特性SCT_xm,yn(λ)は、以下の(5)式で示されるように、エリアセンサ23の量子効率又は分光感度であるSC6(λ)xm,ynと、各光学部品の分光特性の累積である分光特性SC8(λ)xm,ynとの積で示される。

同様に、分光器70は、反射側の分光特性SCR_xm,yn(λ)の内、エリアセンサ24の量子効率又は分光感度であるSC7(λ)xm,yn以外の各光学部品の分光特性の累積である分光特性SC9(λ)xm,ynを導出することができる。分光器70は、測定部71及びプローブヘッド72を有する。分光器70は、プローブヘッド72から入力された光(傾斜ダイクロイックミラー22を反射した光)について、波長ごとに分光し、測定部71において波長ごとの強度を導出する。このようにして、上述した分光特性SC9(λ)xm,ynが導出される。反射側の分光特性SCR_xm,yn(λ)は、以下の(6)式で示されるように、エリアセンサ24の量子効率又は分光感度であるSC7(λ)xm,ynと、各光学部品の分光特性の累積である分光特性SC9(λ)xm,ynとの積で示される。

なお、上記では、膜厚測定装置1を用いて膜厚測定装置1の分光特性の見積りを実施する複数の例を説明したが、膜厚測定装置1の分光特性の見積りは、必ずしも膜厚測定装置1で実施されなくてもよい。すなわち、記憶部33に、上述した関係情報が記憶されていればよく、該関係情報の導出に用いる膜厚測定装置1の分光特性は、どのように求められたものであってもよい。
上述したように、膜厚と波長重心との関係情報は、膜の種類に応じた理論反射率と、膜厚測定装置1の分光特性とに基づき導出される。関係情報の導出は、詳細には、理論反射率と膜厚測定装置1の分光特性とから波長重心(測定パラメータ)の期待値が導出されること(図9参照)と、波長重心の期待値がプロットされてカーブフィッティングにより関係式が導出されること(図10参照)と、が実施されることにより行われる。以下では、ある1つの膜の種類についての、膜厚と波長重心との関係情報を導出する例について、説明する。
図9は、測定パラメータである波長重心の期待値の導出について説明する図である。いま、膜の種類が定まっているので、波長ごとの理論反射率の値は、膜厚に応じて決まる。ある膜厚が指定されて、波長ごとの理論反射率R´の値が決まっているとする。この場合、波長ごとの理論反射率R´と、波長ごとの膜厚測定装置1の透過側の分光特性SCT_xm,yn(λ)とに基づいて、エリアセンサ23において測定される透過光量IT´の期待値を推定することができる。エリアセンサ23には分光機能がないため、エリアセンサ23において測定される透過光量IT´の期待値は、各波長についての光の強度が積分された値となる。同様に、波長ごとの理論反射率R´と、波長ごとの膜厚測定装置1の反射側の分光特性SCR_xm,yn(λ)とに基づいて、エリアセンサ24において測定される反射光量IR´の期待値を推定することができる。そして、上述した(1)式又は(2)式より、透過光量IT´の期待値及び反射光量IR´の期待値から、波長重心x´の期待値を導出することができる。このように、膜の種類が定められた状態において、ある膜厚における波長重心x´の期待値を導出することができる。そして、同じ膜の種類で且つ膜厚の条件を変えながら、各膜厚における波長重心x´の期待値を導出する。これにより、ある膜の種類について、複数の膜厚条件それぞれの波長重心x´の期待値が導出された状態となる。
図10は、カーブフィッティングによる関係式の導出について説明する図である。いま、ある膜の種類について、複数の膜厚条件における波長重心x´の期待値がそれぞれ導出されている。例えば図10に示される例では、3パターンの膜厚(膜厚d=90nm、100nm、110nm)それぞれにおける波長重心x´の期待値が、横軸:波長重心x´、縦軸:膜厚dのグラフ上にプロットされている。実際には、膜厚条件を変えた波長重心x´の期待値が、より多くプロットされる。そして、プロットされた各データに対してカープフィッティングを行うことにより、膜厚dと波長重心x´との関係を示す曲線360が導出される。このような曲線360を示す関係式は、膜厚と測定パラメータとの関係式である。膜厚と測定パラメータとの関係式は、例えば以下の(7)式のように、多項式で示される。多項式の各パラメータ(a、b、c、…)が求められることにより、波長重心x´が入力されれば、膜厚dを導出することができる状態になる。

図1に戻り、記憶部33は、上記(7)式で示されるような膜厚と波長重心との関係式を、上述した関係情報として記憶している。この場合、関係情報は、理論反射率と膜厚測定装置1の分光特性とに基づき導出される各膜厚に対応する波長重心の期待値がそれぞれプロットされてフィッティングされることにより導出された、膜厚と波長重心との関係式である。記憶部33は、このような関係式を、膜の種類ごとに記憶している。
解析部32は、関係情報として記憶部33に記憶されている膜厚と波長重心との関係式と、演算部31によって求められたウェハ100に関する測定パラメータである波長重心とに基づいて、ウェハ100の膜厚を導出する。解析部32は、ウェハ100の膜の種類に応じた関係式と、演算部31によって求められた波長重心とに基づいて、ウェハ100の膜厚を導出する(解析ステップ)。すなわち、解析部32は、記憶部33から、ウェハ100の膜の種類に応じた関係式を読み出すと共に(読出しステップ)、(7)式で示されるような関係式の波長重心x´に演算部31によって求められた波長重心を入力することにより、ウェハ100の膜厚dを導出する。
図11は、関係式を用いた膜厚の導出について説明する図である。図11に示されるように、膜厚dと波長重心x´との関係を示す曲線360が導出され上記(7)式が導出されている場合においては、演算部31によって求められた波長重心x´の値から、膜厚dの値を一意に導出することができる。
なお、上述したように、測定パラメータは、波長重心x´以外の膜厚と相関性がある各種パラメータであってもよい。図12(a)~(c)は、波長重心以外の測定パラメータに係る関係式の導出について説明する図である。
図12(a)は、エリアセンサ23において測定される透過光量IT´とエリアセンサ24において測定される反射光量IR´との比(レシオ)が測定パラメータとされる場合の関係式の導出について説明する図である。レシオの期待値x´´については、以下の(8)式により導出される。

なお、上記実施形態の膜厚測定装置1では、傾斜ダイクロイックミラー22によって透過及び反射された光がそれぞれエリアセンサ23,24によって撮像されることにより、測定パラメータが導出され、膜厚が導出されるとして説明した。本開示はこのような態様に限定されず、例えば、傾斜ダイクロイックミラー22を備えない膜厚測定装置によって対象物の膜厚が測定されてもよい。
図13は、変形例に係る膜厚測定装置1Bを模式的に示した図である。なお、図13においては、制御装置30(演算部,記憶部,解析部)の図示を省略している。図13に示されるように、膜厚測定装置1Bは、膜厚測定装置1におけるカメラシステム20に代えて、カメラシステム20Bを有している。カメラシステム20Bは、傾斜ダイクロイックミラーを有しておらず、また、エリアセンサを1つのみ有している。すなわち、カメラシステム20Bは、レンズ21と、1つのエリアセンサ23Bと、を有している。このような構成においては、エリアセンサ23Bにおいて、光量(ウェハ100からの光の強度)を測定することができる。そのため、例えば、このような光量と膜厚との関係を示す関係式が、上述した関係情報として予め記憶されていることにより、当該関係式と測定された光量とに基づき、膜厚を導出することができる。この場合においても、関係式(関係情報)は、膜の種類に応じた理論反射率と、膜厚測定装置1B全体の分光特性とに基づき導出されたものである。
また、上記実施形態では、基板100aの表面に膜100bが一層のみ形成されたウェハ100の膜厚を測定する例を説明したが、これに限定されず、基板の表面に膜が2層以上形成された多層膜構造のウェハの膜厚が測定されてもよい。
図14は、変形例に係る多層膜構造のウェハを模式的に示した断面図である。図14に示されるように、ウェハ200は、基板200aと、膜200bと、膜200cと、を有している。膜200bは、基板200aに積層された第1層である。また、膜200cは、膜200bに積層された第2層である。つまり、第2層は、ウェハの表面側の層にあたる。ここでは、一例として、膜200bが二酸化ケイ素(SiO2)膜であり、膜200cがシリコン窒化(SiN)膜であるとして説明するが、膜の種類はこれに限定されない。
以下では、図14に示されるような多層膜構造のウェハ200についての膜厚測定の手順の一例について説明する。このような膜厚測定は、第1層導出工程と、第2層成膜工程と、第2層成膜後の波長重心導出工程と、第2層導出工程と、を含んでいる。これらの工程は、順番に実施される。
第1層導出工程では、第1層である膜200bのみが成膜されたウェハが準備され、該ウェハについての膜厚測定(すなわち、膜200bに係る膜厚測定)及び評価が実施される。第1層のみの膜厚導出については、上記実施形態において説明した方法により実施することができる。図15(a)は、第1層について測定される波長重心の分布を示す図であり、図15(b)は図15(a)に示される波長重心に基づいて導出された第1層についての膜厚の分布を示す図である。このように、実施形態において説明した方法によって、第1層の波長重心の分布が導出されると、第1層の膜厚の分布を導出することができる。
第2層成膜工程は、第1層導出工程に続いて実施される。第2層成膜工程では、膜200bに積層されるように、第2層である膜200cが成膜される。これにより、図14に示されるようなウェハ200が完成する。
第2層成膜後の波長重心導出工程は、第2層成膜工程に続いて実施される。第2層成膜後の波長重心導出工程では、上記実施形態における波長重心導出と同様に、ウェハ200からの光の撮像結果に基づいて、第2層成膜後の波長重心が導出される。図16は、第2層成膜後に測定される波長重心の分布を示す図である。
第2層導出工程は、第2層成膜後の波長重心導出工程に続いて実施される。図17は、第2層成膜後に測定した波長重心、及び、第1層の膜厚に基づく、第2層膜厚の導出について説明する図である。図17に示されるように、第2層導出工程では、第2層成膜後の波長重心導出工程において測定(導出)された第2層成膜後の波長重心と、第1層導出工程において測定(導出)された第1層の膜厚とに基づいて、第2層の膜厚が導出される。
第2層導出工程を実施する前提として、記憶部33は、第1層の膜の種類及び膜厚、並びに、第2層の膜の種類の組み合わせごとに、第2層の膜厚と波長重心(測定パラメータ)との関係情報を記憶している。図18は、第1層膜厚ごとの第2層膜厚と波長重心との関係について説明する図である。図18において「SiO2膜厚」とは、第1層の膜厚を示している。図18に示されるように、第2層の膜厚と波長重心との関係は、第1層の膜厚に応じて変化する。このため、予め、第1層の膜の種類及び膜厚と、第2層の膜の種類との組み合わせごとに、第2層の膜厚と波長重心との関係情報(図18参照)が記憶されていることにより、高精度に第1層の膜厚測定を実施することができる。
解析部32は、ウェハ200の膜200bの膜の種類及び膜厚、並びに、膜200cの膜の種類の組み合わせに応じた関係情報と、演算部31によって求められたウェハ200に関する波長重心とに基づいて、ウェハ200の膜200cの膜厚を導出する。
このように、第1層の膜の種類及び膜厚、並びに、第2層の膜の種類の組み合わせごとに、第2層の膜厚と測定パラメータとの関係情報が規定されていることにより、第1層である膜200bの種類及び膜厚と、第2層である膜200cの種類と、波長重心とが既知である場合において、高精度且つ簡便に膜200cの膜厚測定を実施することができる。
以下では、上述した多層膜構造のウェハ200における第2層の膜厚(厚み分布)導出について、詳細に説明する。
最初に、ウェハ200に対して各種処理が行われて半導体デバイス(半導体チップ)600が製造されるまでの半導体デバイス製造方法の製造過程について説明する。図19(a)~(i)及び図20(a)~(j)は、半導体デバイス600の製造過程を説明する図である。ここでは、半導体デバイス600の製造途中における各状態を全てウェハ200として説明する。なお、以下の製造過程はあくまでも一例である。
図19(a)に示されるように、最初に、例えば単結晶インゴットをスライスして研磨を行うことにより、鏡面のシリコン基板210が製造される。つづいて、図19(b)に示されるように、シリコン基板210に酸化膜211及び窒化膜212が成膜される。これらの膜は、半導体デバイス600における絶縁膜として機能するものであってもよいし、エッチング工程時のマスクとして機能するものであってもよい。
つづいて、図19(c)に示されるように、スピンコーティング等により窒化膜212上にレジスト213(フォトレジスト)が塗布される。フォトレジストは、フォトリソグラフィー工程においてエッチングマスクとして機能する。つづいて、図19(d)に示されるように、回路パターンが描かれたマスク400を通して、ウェハ200にUV光が照射される。これにより、レジスト213の溶解性が変化して、後述する現像工程におけるレジスト213の一部除去が可能になる。
つづいて、図19(e)に示されるように、現像工程において不要なレジスト213を溶解し、回路パターンを刻むためのマスクが形成される。すなわち、現像工程において残ったレジスト213は、エッチング工程時のマスクとなる。つづいて、図19(f)に示されるように、レジスト213をマスクとしてエッチングにより不要な部分が除去されて、回路が形成される。
つづいて、図19(g)に示されるように、ウェット方式又はアッシング方式等により、不要なレジストが剥離されて除去される。つづいて、図19(h)に示されるように、エッチングで形成した溝に酸化膜214を堆積させる。このような酸化膜214は、半導体素子間を電気的に絶縁するための絶縁膜となる。
つづいて、図19(i)に示されるように、機械化学研磨(CMP)等によりウェハ200の不要な部分が研磨されることにより平坦化が行われる。つづいて、図20(a)に示されるように、熱酸化によってシリコンが酸化されることにより、酸化膜211からゲート酸化膜211Aが形成される。そして、ゲート酸化膜211Aの表面を窒化処理した後、化学気相成長(CVD)によりゲート電極層215が形成される。
つづいて、図20(b)に示されるように、フォトグラフィーによりゲート電極層215にパターンが刻まれ、ソース・ドレイン領域が形成される。そして、図20(c)に示されるように、ソース・ドレイン領域にイオン注入によりドーパント216が打ち込まれる。ゲート酸化膜211Aが残っている部分にはイオンが打ち込まれない。その後、回復熱処理によりドーパント216が活性化される。
つづいて、図20(d)に示されるように、化学気相成長(CVD)により酸化膜217が堆積される。酸化膜217は絶縁層として機能する。つづいて、図20(e)に示されるように、フォトリソグラフィーによってコンタクトホール218が形成される。コンタクトホール218は、ソース・ドレイン電極を形成し、電気的に接続するための穴になる。
つづいて、図20(f)に示されるように、コンタクトホールに電極金属219を堆積しコンタクト220が形成される。この時点で、不要な膜は機械化学研磨(CMP)により研磨除去される。つづいて、図20(g)に示されるように、フォトリソグラフィーによってトレンチ221が形成される。トレンチは、電気配線のためのレジスト開口となる。
つづいて、図20(h)に示されるように、トレンチ221を埋め込むように金属膜222が堆積される。不要な膜は機械化学研磨(CMP)により研磨除去される。つづいて、図20(i)に示されるように、トレンチの形成及び金属膜の堆積、並びに平坦化が繰り返されることにより、立体的な配線層223が形成される。
最後に、図20(j)に示されるように、ダイヤモンドブレード等によるダイシング又はステルスダイシング等により、半導体デバイス(半導体チップ)600が切断される。以上が、半導体デバイス製造方法の製造過程である。
図21は、多層膜構造のウェハ200についての第2層の膜厚(厚み分布)の導出の手順を説明する図である。第2層の厚み分布の導出は、例えばウェハ200に対する各種加工処理が実行された後に実施される。加工処理は、実施後において少なくとも2層以上が積層されたウェハ200において実施され、例えば、ウェハ200に対する成膜処理(図19(b))、フォトレジスト塗布処理(図19(c))、エッチング処理(図19(f))、平坦化処理(図19(i))、電極形成処理(図20(a))、パターン形成処理(図20(b))、絶縁膜形成処理(図20(d))、コンタクトホール形成処理(図20(e))、コンタクト形成処理(図20(f))、トレンチ形成処理(図20(g))、又は配線形成処理(図20(i)参照)の後に実施されてもよい。以下では、成膜処理後のウェハ200に対して第2層の膜厚を導出する例で説明する。
いま、図21(a)に示されるように、第2層の成膜処理前であって、第1層である膜200bのみが成膜されたウェハ200が準備されているとする。ウェハ200の表面側に第1層である膜200bが形成された状態において、膜200bの厚み分布が取得される(第1工程(上述した第1層導出工程に相当))。
つづいて、図21(b)に示されるように、膜200bに対して所定の加工処理(ここでは成膜処理)を行うことにより、第2層である膜200cが形成される(第2工程(上述した第2層成膜工程に相当))。
そして、図21(c)に示されるように、第2工程後において、膜200cが形成されたウェハ200に対して面状に光を照射し、ウェハ200からの光を撮像して、撮像に係る信号に基づいてウェハ200の面内における測定パラメータ(例えば波長重心)が導出される(第3工程(上述した波長重心導出工程に相当))。
最後に、第1工程において取得された膜200bの厚み分布、及び、第3工程において導出された測定パラメータ(例えば波長重心)に基づいて、膜200cの厚み分布が導出される(第4工程(上述した第2層導出工程に相当))。
上記の第1~第4工程に加えて、例えば第2工程の実施中に関係情報導出工程が実施されてもよい。関係情報導出工程は、第1工程において取得された膜200bに厚み分布に基づいて、測定パラメータと膜200cの厚み分布との関係情報を導出する工程である。なお、関係情報が導出された場合においては、第4工程では、関係情報、及び、第3工程において導出された測定パラメータに基づいて、膜200cの厚み分布を導出する。以下では、第1~第4工程及び関係情報導出工程について、詳細に説明する。なお、以下の説明においては、適宜、図1の構成を参照するが、図1におけるウェハ100は多層膜構造のウェハ200に置き換えて説明する。
第1工程では、上述した方法により、第1層である膜200bの厚み分布が導出されてもよい。具体的には、膜厚測定装置1において、光源10がウェハ200に対して面状に光を照射し、エリアセンサ23,24がウェハ200からの光を撮像し、制御装置30の演算部31がエリアセンサ23,24からの信号に基づいて測定パラメータ(ここでは波長重心)を導出し、解析部32が、記憶部33に記憶された関係情報と演算部31によって求められた測定パラメータとに基づいて、膜200bの膜厚(厚み分布)を導出してもよい。この場合の関係情報とは、膜の種類に応じた理論反射率と、膜厚測定装置1全体の分光特性(システム分光感度)とに基づき導出されているものである。ここでの理論反射率及び分光特性は、上述したとおりである。
第2工程では、第1工程完了後において、膜200bに積層されるように第2層である膜200cが成膜される。当該第2工程の実施中に同時に関係情報導出工程が実施される。なお、ここでは関係情報導出工程が第2工程の実施中に実施されるとして説明するが、関係情報導出工程は、第2工程よりも前に実施されていてもよいし、第2工程完了後に実施されてもよい。
関係情報導出工程では、詳細には、第1工程において取得された膜200bの厚み分布、及び、予め取得されている膜200cの薄膜情報に基づいて、膜200cの厚み分布ごとに、所定の領域ごと(一例として画素ごと)の理論反射率を導出する。このように、ここで説明する理論反射率は「第2層である膜200cの厚み分布ごとの理論反射率」である。膜200cの厚み分布ごととは、膜200cの膜厚候補ごとと言い換えることができる。上述したように理論反射率は、膜の種類(膜の屈折率及び膜の消衰係数等の薄膜情報)及び膜厚が定まれば、波長ごとの値が定まる。例えば記憶部33は、第1工程において取得された膜200bの厚み分布、及び、予め取得されている膜200cの薄膜情報を記憶している。そして、演算部31は、記憶部33を参照することにより、膜200cの薄膜情報を特定し、該薄膜情報に応じて、膜200cの膜厚候補(厚み分布)ごとの理論反射率を導出する。
図22は、第2層の膜厚候補ごとの理論反射率の導出について説明する図である。図22に示される例では、膜の種類が一定とされている条件下において、第2層の膜厚候補「d1」とした場合の波長ごとの理論反射率、第2層の膜厚候補「d2」とした場合の波長ごとの理論反射率、…第2層の膜厚候補「dn」とした場合の波長ごとの理論反射率が導出されている。このように、理論反射率が第2層の膜厚候補ごとに導出される。
関係情報導出工程では、さらに、第2層の厚み分布(膜厚候補)ごとの理論反射率、及び、予め取得された分光特性に基づいて、第2層の厚み分布ごとに、所定の領域ごと(一例として画素ごと)の測定パラメータ(例えば波長重心)を導出する。例えば、記憶部33は、第2層の厚み分布ごとの理論反射率、及び、予め取得されている膜厚測定装置1の分光特性を記憶している。そして、演算部31は、記憶部33を参照することにより、第2層の厚み分布ごとに測定パラメータ(例えば波長重心)の期待値を導出する。
図23は、測定パラメータである波長重心の導出(詳細には、波長重心の期待値の導出)について説明する図である。いま、膜の種類が定まっているので、波長ごとの理論反射率の値は、第2層の膜厚に応じて決まる。例えば、第2層の膜厚候補「d1」において波長ごとの理論反射率Rの値が決まっているとする。この場合、波長ごとの理論反射率Rと、波長ごとの膜厚測定装置1の透過側の分光特性SCT_xm,yn(λ)とに基づいて、エリアセンサ23において測定される透過光量IT´の期待値を推定することができる。エリアセンサ23には分光機能がないため、エリアセンサ23において測定される透過光量IT´の期待値は、各波長についての光の強度が積分された値となる。同様に、波長ごとの理論反射率Rと、波長ごとの膜厚測定装置1の反射側の分光特性SCR_xm,yn(λ)とに基づいて、エリアセンサ24において測定される反射光量IR´の期待値を推定することができる。そして、上述した(1)式又は(2)式より、透過光量IT´の期待値及び反射光量IR´の期待値から、波長重心の期待値を導出することができる。そして、図23に示されるように、第2層の膜厚候補を「d2」、「d3」…「dn」と変えながら、各膜厚候補における波長重心の期待値を導出する。以上のような処理により、第2層の厚み分布ごとに測定パラメータ(ここでは波長重心)の期待値を導出することができる。
関係情報導出工程では、さらに、第2層の厚み分布ごとの測定パラメータ(ここでは波長重心)の期待値に基づき、測定パラメータと第2層の厚み分布との関係を所定の領域ごと(一例として画素ごと)に示す関係情報を導出する。例えば、記憶部33は、導出された第2層の厚み分布ごとの測定パラメータ(ここでは波長重心)の期待値を記憶している。そして、演算部31は、記憶部33を参照することにより、第2層の厚み分布ごとの測定パラメータの期待値を特定し、測定パラメータと第2層の厚み分布との関係情報を導出する。
図24は、測定パラメータと第2層の厚み分布との関係情報の導出を説明する図である。いま、第2層の複数の膜厚条件において波長重心の期待値が導出されている。例えば図24に示される例では、第2層の膜厚候補「d1」「d2」…「dn」のそれぞれについて、波長重心の期待値が導出されており、横軸:波長重心、縦軸:第2層の膜厚、のグラフ上にプロットされている。図24に示される例では3パターンのみプロットされているが、実際には膜厚条件を変えた波長重心の期待値がより多くプロットされる。そして、プロットされた各データに対してカープフィッティングを行うことにより、膜厚と波長重心との関係を示す曲線560が導出される。このような曲線560を示す関係式は、測定パラメータと第2層の厚み分布との関係式である。当該関係式は、上述した(7)式のように多項式で示される。多項式の各パラメータ(a、b、c、…)が求められることにより、波長重心x´が入力されれば、膜厚dを導出することができる状態になる。
上記のとおり、関係情報は、所定の領域ごと(一例として画素ごと)の、フィッティング等により得られた関係式であってもよい。また、関係情報は、関係式ではなくテーブルであってもよい。関係情報は、記憶部33に格納される。
第3工程では、膜厚測定装置1において、光源10が、膜200cが形成されたウェハ200に対して面状に光を照射し、エリアセンサ23,24がウェハ200からの光を撮像し、制御装置30の演算部31がエリアセンサ23,24からの信号に基づいて測定パラメータ(ここでは波長重心)を導出する。
第4工程では、第1工程において取得された膜200bの厚み分布に基づいて関係情報導出工程において導出された関係情報(波長重心と第2層の厚み分布との関係情報)と、第3工程において導出された波長重心とに基づいて、第2層の厚み分布が導出される。例えば記憶部33は、関係情報導出工程において導出された関係情報、及び、第3工程において導出された波長重心を記憶している。そして、解析部32は、記憶部33を参照することにより、第3工程において導出された波長重心に応じた、第2層(膜200c)の厚み分布を導出する。
図25は、第2層の厚み分布の導出について説明する図である。図25に示されるように、膜厚(第2層の厚み分布)dと測定パラメータである波長重心x´との関係を示す曲線560が導出されて上記(7)式で示されるような関係式が導出されている場合においては、波長重心x´の値から、膜厚(第2層の厚み分布)dの値を一意に導出することができる。
次に、本実施形態に係る半導体デバイス製造方法の作用効果について説明する。
近年、半導体デバイスの高集積化に伴い、製造過程における各層の厚みの均一性を確保することが重要になっている。図26は、比較例に係る半導体デバイス800の課題について説明する図である。図26に示されるように、各層の厚みが均一となっていない状態で集積していくと、配線不良やボイド発生等の故障の要因になりうる。半導体デバイスの微細化に伴い、各層の厚みも例えば100nm以下等の極薄膜となっており、厚みを高精度に測定することが求められている。厚みを測定する方法としては、半導体デバイスからの反射干渉光を分光器で検出して分光スペクトルを取得し、各層の厚みを推測する技術が知られている。しかしながら、このような測定方法は、厚みをポイント計測するものであり、例えばウェハ全体の面内の厚み分布を高精度に導出したい場合等においては、測定時間が極めて長くなってしまう。このため、ウェハ全体の厚み分布を測定することは現実的ではなく、ウェハのスクライブライン(ダイサー等で分割するライン)における厚みを所定の間隔でポイント計測する等が行われていた。
この点、本実施形態に係る半導体デバイス製造方法は、ウェハ200の表面側に第1層が形成された状態において、第1層の厚み分布を取得する第1工程と、第1層に対して所定の加工処理を行うことにより第2層を形成する第2工程と、第2工程後において、ウェハ200に対して面状に光を照射し、ウェハ200からの光を撮像して、撮像に係る信号に基づいてウェハ200の面内における測定パラメータを導出する第3工程と、第1工程において取得された第1層の厚み分布、及び、第3工程において導出された測定パラメータに基づいて、第2層の厚み分布を導出する第4工程と、を備える。
本実施形態に係る半導体デバイス製造方法では、第2層の形成後において、ウェハ200に対して面状に光が照射され、ウェハ200からの光が撮像されることにより、ウェハ200の面内における測定パラメータが導出されている。そして、第2層の形成前において取得された第1層の厚み分布と、第2層の形成後において導出されたウェハ200の面内における測定パラメータとに基づき、第2層の厚み分布が導出されている。このように、第2層の形成前において予め第1層の厚み分布が取得されていることにより、第2層の形成後において導出されたウェハ200の面内における測定パラメータと第1層の厚み分布とに基づき、ウェハの表面側の層である第2層の厚み分布を適切に(高精度に)導出することができる。そして、第2層の厚み分布については、ウェハ200に対して面状に照射された光の撮像結果が考慮されて導出されているので、ウェハ200全体の面内の第2層の厚み分布を一括で(短期間で)導出することができる。これにより、例えば第2層の厚みが分光器等によりポイントで計測される場合と比較して、ウェハ200全体の面内の厚み分布の導出に係る測定時間を大幅に短縮することができる。以上のように、本実施形態に係る半導体デバイス製造方法によれば、迅速かつ高精度にウェハ200の厚み分布を導出することができる。なお、比較例のようなポイント計測の場合、製造記録のために各計測点における分光スペクトルデータを保存しておく必要がありデータ管理が煩雑になるが、本実施形態に係る計測方法によれば、反射画像及び透過画像を記録しておくのみでよいため、データ管理が簡易になる。
図27は、本実施形態に係る厚み分布導出の作用効果を説明する図である。図27(a)は第2層の厚み分布の正解データを示す図であり、図27(b)は第2層の厚み分布の導出結果(膜厚解析結果)を示す図であり、図27(c)は第2層の厚み分布の正解データと導出結果との誤差を示す図である。図27(c)に示されるように、第2層の厚み分布の正解データと導出結果との誤差については、±1nm以内とすることができ、高精度にウェハの表面側の層の厚み分布を導出することができている。
半導体デバイス製造方法は、第1工程において取得された第1層の厚み分布に基づいて、測定パラメータと第2層の厚み分布との関係情報を導出する関係情報導出工程を更に備え、第4工程では、関係情報導出工程において導出された関係情報、及び、第3工程において導出された測定パラメータに基づいて、第2層の厚み分布を導出してもよい。このように、取得された第1層の厚み分布の条件下における測定パラメータと第2層の厚み分布との関係情報が導出され用いられることにより、第3工程において導出された測定パラメータから迅速かつ高精度にウェハの表面側の層の厚み分布を導出することができる。
半導体デバイス製造方法において、関係情報導出工程では、第1工程において取得された第1層の厚み分布、及び、予め取得されている第2層の薄膜情報に基づいて、第2層の厚み分布ごとに理論反射率を導出することと、第2層の厚み分布ごとの理論反射率、及び、予め取得された分光特性に基づいて、第2層の厚み分布ごとに測定パラメータを導出し、測定パラメータと第2層の厚み分布との関係情報を導出することと、を実行してもよい。このように、第1層の厚み分布と第2層の薄膜情報とが特定されることにより、第2層の厚み分布ごとの理論反射率を高精度に導出することができる。そして、第2層の厚み分布ごとの理論反射率と分光特性とが特定されることにより、第2層の厚み分布ごとの測定パラメータを導出し、上述した関係情報を高精度に導出することができる。このような構成によれば、関係情報を用いて、第3工程において導出された測定パラメータから高精度にウェハの表面側の層の厚み分布を導出することができる。
半導体デバイス製造方法において、関係情報導出工程は、第2工程の実施中に実施されてもよい。これにより、第2工程の実施後において、迅速にウェハの表面側の層の厚み分布を導出することができる。
半導体デバイス製造方法において、関係情報は、フィッティングにより得られた関係式、又は、テーブルであってもよい。このような関係情報が用いられることにより、迅速かつ高精度にウェハの表面側の層の厚み分布を導出することができる。
半導体デバイス製造方法において、測定パラメータは、波長重心であってもよい。このような構成によれば、膜厚との相関性が高い波長重心を測定パラメータとして、ウェハの表面側の層の厚み分布を高精度に導出することができる。
半導体デバイス製造方法において、加工処理は、ウェハ200に対する成膜処理、フォトレジスト塗布処理、エッチング処理、平坦化処理、電極形成処理、パターン形成処理、絶縁膜形成処理、コンタクトホール形成処理、コンタクト形成処理、トレンチ形成処理、又は配線形成処理のいずれかの処理であってもよい。これらの処理の後に形成される第2層の厚み分布について、上述した方法により迅速かつ高精度に導出することができる。なお、パターン形成処理後においては、位置合わせ等の困難性から、従来のポイント計測による膜厚導出が困難である。この点、本実施形態に係る手法によれば、パターン形成処理後等において上記位置合わせ等が不要であるので、容易にウェハの表面側の層の厚み分布を導出することができる。
なお、本実施形態では、便宜上、2層の膜構造の例で説明をしたが、本開示の内容が3層以上の多層膜を有する半導体デバイスの製造に適用されてもよい。すなわち、本開示の手法が3層以上の多層膜における最表層の膜厚測定(厚み分布導出)に用いられてもよい。この場合、本開示における「第1層」は最表層の下層に存在する各層であり、「第2層」は最表層である。

Claims (7)
- ウェハの表面側に第1層が形成された状態において、前記ウェハに対して面状に光を照射し、前記ウェハからの光を撮像して、撮像に係る信号に基づいて前記ウェハの面内における前記第1層の厚み分布を取得する第1工程と、
前記第1層に対して所定の加工処理を行うことにより第2層を形成する第2工程と、
前記第2工程後において、前記ウェハに対して面状に光を照射し、前記ウェハからの光を撮像して、撮像に係る信号に基づいて前記ウェハの面内における測定パラメータの分布を導出する第3工程と、
前記第1工程において取得された前記第1層の厚み分布、及び、前記第3工程において導出された前記測定パラメータの分布に基づいて、前記第2層の厚み分布を導出する第4工程と、を備える半導体デバイス製造方法。 - 前記第1工程において取得された前記第1層の厚み分布に基づいて、前記測定パラメータと前記第2層の厚みの関係を所定の領域ごとに示す関係情報を導出する関係情報導出工程を更に備え、
前記第4工程では、前記関係情報導出工程において導出された前記関係情報、及び、前記第3工程において導出された前記測定パラメータの分布に基づいて、前記第2層の厚み分布を導出する、請求項1記載の半導体デバイス製造方法。 - 前記関係情報導出工程では、
前記第1工程において取得された前記第1層の厚み分布、及び、予め取得されている前記第2層の薄膜情報に基づいて、前記第2層の厚み分布ごとに、前記所定の領域ごとの理論反射率を導出することと、
前記第2層の厚み分布ごとの前記理論反射率、及び、予め取得された分光特性に基づいて、前記第2層の厚み分布ごとに、前記所定の領域ごとの前記測定パラメータを導出し、前記測定パラメータと前記第2層の厚みの関係を前記所定の領域ごとに示す前記関係情報を導出することと、を実行する、請求項2記載の半導体デバイス製造方法。 - 前記関係情報導出工程は、前記第2工程の実施中に実施される、請求項3記載の半導体デバイス製造方法。
- 前記関係情報は、前記所定の領域ごとの、フィッティングにより得られた関係式、又は、テーブルである、請求項2~4のいずれか一項記載の半導体デバイス製造方法。
- 前記測定パラメータは、波長重心である、請求項1~5のいずれか一項記載の半導体デバイス製造方法。
- 前記加工処理は、前記ウェハに対する成膜処理、フォトレジスト塗布処理、エッチング処理、平坦化処理、電極形成処理、パターン形成処理、絶縁膜形成処理、コンタクトホール形成処理、コンタクト形成処理、トレンチ形成処理、又は配線形成処理のいずれかの処理である、請求項1~6のいずれか一項記載の半導体デバイス製造方法。
