Description
本開示は、光測定装置に関する。
対象物の成分分析や検査に分光解析が広く用いられる。分光解析では、照射光を対象物に照射し、照射の結果得られる物体光のスペクトルが測定される。そして、物体光のスペクトルと照射光のスペクトルの関係にもとづいて、反射特性(波長依存性)あるいは透過特性などの光学的特性を得ることができる。
光学特性の測定手法のひとつとして、波長掃引型の分光法が知られている。波長掃引型の分光器は、波長が経時的に変化する波長掃引光を生成し、検査対象に照射する。波長掃引光は、時間と波長が1対1の関係にあるパルスあるいはパルス列である。そして波長掃引光を検査対象に照射して得られる光の時間波形を受光器によって検出する。受光器の出力波形は、時間軸が波長に対応するスペクトルを表す。
図1は、波長掃引型の分光装置10を示す図である。分光装置10は、光源装置20、分光ヘッド30、演算処理装置40を備える。
光源装置20は、波長掃引光L1を生成する。波長掃引光L1は、分光ヘッド30に導かれる。分光ヘッド30の照射光学系31は、波長掃引光L1を試料2に照射する。第1受光器32は、波長掃引光L1を試料2に照射した結果得られる光(物体光)L2を検出する。物体光L2は、試料2の反射光または透過光でありうる。
照射光学系31において、波長掃引光L1の一部が参照光L3として分岐される。第2受光器33は、参照光L3を測定する。受光器32としては、フォトダイオード(PD)などの光検出器が利用される。
第1受光器32が生成する第1検出信号S1と、第2受光器33が生成する第2検出信号S2は、演算処理装置40に供給される。物体光L2および参照光L3は、波長掃引光L1の時間-波長の1対1の対応関係を引き継いでいる。したがって、第1検出信号S1の時間波形は、時間軸を波長に換算することにより、物体光L2のスペクトルに変換できる。同様に、第2検出信号S2の時間波形は、時間軸を波長に換算することにより、参照光L3のスペクトルに変換できる。演算処理装置40は、参照光L3に対する物体光L2の対応する波長ごとの割合を計算し、試料2の分光特性(反射率や透過率)を測定する。
図1の分光装置10においてS/N比を高めるためには、波長掃引光L1の強度を高める必要がある。そうすると、受光器32に入射する物体光L2の強度も高くなる。受光器の出力は、線形領域において入力光信号に比例するが、入力光信号が強すぎると飽和する。受光器の飽和は、測定精度の低下を招く。
本開示はかかる状況においてなされたものであり、その例示的な目的のひとつは、受光器の飽和を抑制した光測定装置の提供にある。
本開示のある態様の光測定装置は、中心波長が異なる複数の光パルスを含む波長掃引光パルス列を発生する光源装置と、波長掃引光パルス列を試料に照射して得られる物体光を受ける受光器と、を備える。光測定装置は、光測定装置内を導波するビームの光路上に設けられ、入射ビームを主光路と副光路に分岐し、副光路のサブパルスに遅延を与えた後に主光路に戻すことにより、複数の光パルスの少なくともひとつを伸長する飽和抑制器をさらに備える。
なお、以上の構成要素を任意に組み合わせたもの、構成要素や表現を、方法、装置、システムなどの間で相互に置換したものもまた、本発明あるいは本開示の態様として有効である。さらに、この項目(課題を解決するための手段)の記載は、本発明の欠くべからざるすべての特徴を説明するものではなく、したがって、記載されるこれらの特徴のサブコンビネーションも、本発明たり得る。
本開示のある態様によれば、受光器の飽和を抑制し、より正確な測定が可能となる。

一実施形態に係る光測定装置は、中心波長が異なる複数の光パルスを含む波長掃引光パルス列を発生する光源装置と、波長掃引光パルス列を試料に照射して得られる物体光を受ける受光器と、を備える。光測定装置は、光測定装置内を導波するビームの光路上に設けられ、入射ビームを主光路と副光路に分岐し、副光路のサブパルスに遅延を与えた後に主光路に戻すことにより、複数の光パルスの少なくともひとつを伸長する飽和抑制器をさらに備える。
物体光は、波長掃引光パルス列に含まれる複数の光パルスに対応する複数の光パルスを含むこととなる。受光器に入射する個々の光パルスの強度が高いと、受光器の出力信号が飽和し、正確なスペクトル測定が難しくなる。上記構成によれば、光パルスのパルス幅を広げてピークを下げることにより、受光器に入射される物体光のエネルギー損失を避けつつ強度ピークを抑制することができ、受光器における飽和を抑制し、測定精度を改善できる。
一実施形態において、飽和抑制器は、光パルスを、隣接する光パルスと重ならないように、言い換えると複数の光パルスの分離を維持したまま伸長してもよい。これにより、波長と時間の1対1の対応関係を崩さずに測定が可能となる。

一実施形態において、光源装置は、連続スペクトルを含む広帯域パルス光を生成するパルス光源と、広帯域パルス光を波長掃引光パルス列に整形するパルスストレッチャと、を備えてもよい。パルスストレッチャは、広帯域パルス光を複数のビームに分岐する分波器と、複数のビームに異なる遅延を与える複数のファイバを含むファイバ群と、複数のファイバの出力ビームを合波する合波器と、を含んでもよい。飽和抑制器は、複数のファイバのひとつを導波するビームを伸長してもよい。測定対象の分光特性(反射特性、吸収特性、透過特性)によっては、特定の波長域において、受光器への光強度が高くなる場合がある。このような場合には、その波長域に対応するファイバを導波するビームを伸長することで、受光器の飽和を抑制できる。また飽和抑制器が受け持つ波長帯域は狭くなるため、飽和抑制器の設計が容易となる。
一実施形態において、飽和抑制器は複数個設けられており、各飽和抑制器は対応するひとつのファイバを導波するビームを伸張してもよい。
一実施形態において、受光器は、フォトダイオードであってもよい。

(実施形態)
図2は、実施形態に係る光測定装置100を示す図である。光測定装置100は、光源装置110、照射光学系120、受光器130、処理装置140、飽和抑制器150を備える。

光源装置110は、中心波長が異なる複数の光パルスp1~pnを含むパルス列である波長掃引光パルス列L1を発生する。複数の光パルスp1~pnは、異なる中心波長を有し、時間軸上にインターバルをもって配置される。複数の光パルスp1~pnの中心波長をλ1~λnと表記する。i番目のパルスpiに含まれる波長成分は、同一波長λiを有するものとして扱われる。
飽和抑制器150は、光測定装置100内を導波するビームの光路上に設けられる。飽和抑制器150は、その入射ビームを主光路と副光路に分岐し、副光路のサブパルスに遅延を与えた後に主光路に戻すことにより、複数の光パルスp1~pnの少なくともひとつを伸長する。
本実施形態では、飽和抑制器150にはすべての光パルスp1~pnを含む波長掃引光パルス列L1が入射する。したがって、飽和抑制器150は、各光パルスp1~pnそれぞれを、時間軸上で伸長する。各パルスのエネルギーが保存されると仮定すると、各パルスのピーク強度は低下する。飽和抑制器150は、光パルスp1~pnそれぞれを、隣接する光パルスと重ならないように伸長することが望ましい。
照射光学系120は、飽和抑制器150によりピークが抑制された光パルスpa1~panを含む波長掃引光パルス列L1aを受け、波長掃引光パルス列L1bを試料2に照射する。受光器130は、波長掃引光パルス列L1bを試料2に照射した結果得られる物体光L2を受光する。この物体光L2もまた、複数のパルスp1~pnに対応する複数のパルスpb1~pbnを含む。
処理装置140は、受光器130の出力をデジタル信号に変換して処理することにより、試料2のスペクトルデータを生成し、および/または、試料2の良否を判定する。
以上が光測定装置100の構成である。続いてその動作を説明する。
図3は、図2の光測定装置100の動作を示す図である。図3には、波長掃引光パルス列L1、伸張後の波長掃引光パルス列L1a,L1b、物体光L2が示される。
光源装置110が生成する波長掃引光パルス列L1は、複数の光パルスp1~pnを含む。各パルスp1~pnは、異なる中心波長λ1~λnを有している。各光パルスp1,p2,…pnの発生時刻t1,t2,…tnと、波長λ1,λ2…λnは1対1の対応関係を有している。これを時間と波長の一意性をという。
λ1とλnの大小関係は限定されず、λ1>λ2>…>λnを満たしてもよい(正のチャープ)。反対に、λ1<λ2<…<λnを満たしてもよい(負のチャープ)。
飽和抑制器150によって、光パルスp1~pnそれぞれが時間軸上で伸張される。これにより、伸張後の光パルスpa1~panのピークは、元の光パルスp1~pnに比べて低くなる。
波長掃引光パルス列L1bが試料2に照射されると、試料2の分光特性に応じて、波長掃引光パルス列L1bの波長の一部が吸収される。つまり、物体光L2に着目すると、試料2の吸収スペクトルに対応する波長を有する光パルスが減衰することとなる。つまり、各光パルスLb1~Lbnのエネルギーは、対応する波長λ1~λnにおける試料2の吸収率(言い換えると反射率あるいは透過率)と相関を有する。
受光器130は、物体光L2に含まれる光パルスpb1~pbnを測定する。受光器140の出力である電気信号は、物体光L2に応じた波形を有し、パルス列を含む。
処理装置140は、受光器140の出力信号をデジタル信号に変換して取り込む。そして、パルス毎にエネルギーを積分する。各パルスのエネルギーは、試料2の対応する波長の吸収率と相関を有するから、複数のパルスそれぞれの積分値は、試料2の複数の波長λ1~λnの吸収スペクトルを表す。
以上が光測定装置100の動作である。
この光測定装置100によれば、受光器130に入射する物体光L2の強度ピークが抑制される。これにより、十分なS/N比を確保しつつ、受光器130における飽和を抑制できるため、高精度な測定が可能となる。この光測定装置100では、減光素子などを利用して減衰させているわけではないため、エネルギーの損失は非常に小さく、元の波長掃引光パルス列L1のエネルギーを有効に利用できるという利点もある。前述のように、各パルスのエネルギーは、試料2の対応する波長の吸収率と相関を有するから、試料2の吸収率を測定する際に、試料2に照射する各光パルスのエネルギーを最大限に利用することで、より高精度な測定が可能となる。
また、受光器130に入射する光パルスの波形強度の時間変化が緩やかになる。このことは、受光器130の出力である電気信号が緩やかになること、つまり高周波成分を含まなくなることを意味する。したがって、電気信号を増幅したり、デジタル信号に変換するアナログフロントエンド回路の設計要求が緩和される。具体的には、高速な回路が不要となるため、設計が容易となり、また低コスト化が可能となる。
続いて飽和抑制器150の構成例を説明する。
図4は、一実施例に係る飽和抑制器150Aを示す図である。飽和抑制器150Aは、光カプラ152および遅延ファイバ154を含む。光カプラ152は、2つの入力ポートと2つの出力ポートを有する2×2ファイバカプラ(分岐カプラともいう)である。光カプラ152は、第1入力ポートIN1に、入射ビームを受ける。光カプラ152の第2出力ポートOUT2と第2入力ポートIN2の間には、遅延ファイバ154が接続される。
第1入力ポートIN1と第1出力ポートOUT1の間を主光路156、第2出力ポートOUT2から遅延ファイバ154を経て第2入力ポートIN2に戻る経路を副光路158と考える。飽和抑制器150Aは、入射ビーム(入射パルス)を主光路と副光路に分岐し、副光路のサブパルスに遅延を与えた後に主光路に戻していることがわかる。
図5は、図4の飽和抑制器150Aの動作を説明する図である。上段は入射パルスPi(図3のp1,p2…)を、下段は出射パルスPo(図3のpa1,pa2…)を示す。
損失がゼロと仮定し、光カプラ152の分岐比を50%とする。また入射パルスPiの強度をI0とする。このとき、強度I1=I0×1/2のパルス(サブパルスという)が、主光路に結合し、同じ強度I0×1/2のサブパルスが副光路に結合する。副光路に結合したサブパルスは、遅延ファイバ154を経て入力側に戻る。入力側に戻ったサブパルスの1/2の強度I2=I0×(1/2)2を有するサブパルスが主光路に結合し、同じ強度I0×(1/2)2を有するサブパルスが副光路に結合する。以降も同様であり、i回(i=3,4,…)の遅延ごとに、強度Ij=I0×(1/2)jを有するパルスが主光路に結合する。この動作が繰り返され、出射パルスは複数のサブパルスの重ね合わせとなり、入射パルスPiのパルス幅が引き延ばされ、ピークが抑制される。

副光路における遅延をΔtとする。このΔtは、出射パルスの後縁(トレイリングエッジ)が緩やかに一様に低下するように、言い換えると、出射パルスが複数のピークをもったり、あるいは複数のパルスに分離しないように定められる。
図5に示す様に、パルスが引き延ばされることにより、パルスの裾(後縁、トレイリングエッジ)は、次のパルスに近づくことになるが。上述のように、伸張後の光パルスは、隣接するそれと分離していることが望ましい。パルスが分離しているとは、隣接するパルスの間に、ノイズフロアまで強度が低下している区間が存在することをいう。
いま、ランダムなノイズの振幅をピークトゥピークで2nとする。N回の平均化によってノイズは抑制され、n’=n/(√N)となる。出射パルスPoに含まれる強度I1,I2,I3…を有する複数のパルスのうち、M番目のパルスが、ノイズn’に埋もれるとすると、それ以降のパルスは存在しないものとして扱うこととする。つまりmは、以下の不等式を満たす最小の整数である。

図5の飽和抑制器150Aは、分岐カプラを用いている。一般的に入手可能な広帯域とされる分岐カプラの波長範囲は100nm程度である。したがって、波長分光における波長範囲λ1~λnが数百nmに及ぶような測定には適さない。たとえば、SCパルス光源から得られる光の波長は900nm~1300nmと非常に広帯域であるため、分岐カプラを用いた構成では、平坦な特性を得ることができない。このような広帯域な光測定の用途では、以下で説明するように、分岐カプラに代えて、ビームスプリッタを用いた構成とすることが好ましい。
図6は、一実施例に係る飽和抑制器150Bを示す図である。飽和抑制器150Bは、ビームスプリッタBS1,BS2、全反射ミラーM1,M2を含む。ビームスプリッタBS1は、入射パルスを主光路156と副光路158に分岐する。主光路156と副光路158を導波するビームは、ビームスプリッタBS2において合波する。全反射ミラーM1およびM2は、ビームスプリッタBS1によって分岐された光に遅延を与えて、ビームスプリッタBS2に導く。ビームスプリッタBS1,BS2としては、偏光ビームスプリッタ(PBS)やハーフミラーを用いることができる。この飽和抑制器150Bによれば、広帯域な入射パルスを伸張できる。この構成では、図5において出射パルスは、強度I1を有するパルスと、強度I2を有するパルスのみを含むこととなり、伸張後の出射パルスのパルス幅は、図4に比べて狭くなる。
図7は、一実施例に係る飽和抑制器150Cを示す図である。飽和抑制器150Cは、ビームスプリッタBS3,BS4、全反射ミラーM6~M9を含む。ビームスプリッタBS3は、入射パルスを主光路156と副光路158に分岐する。主光路156と副光路158を導波するビームは、ビームスプリッタBS4において合波する。全反射ミラーM6およびM7は、ビームスプリッタBS3によって分岐された光に遅延を与えて、ビームスプリッタBS2に導く。
この実施例では、全反射ミラーM7から導かれたビームの一部は、ビームスプリッタBS4を透過するようになっている。ビームスプリッタBS4を透過したビームは、全反射ミラーM8,M9によって遅延が与えられ、ビームスプリッタBS3に戻される。戻されたビームは、主光路156と副光路158に分岐する。
この飽和抑制器150Cによれば、広帯域な入射パルスを伸張できる。また出射パルスは、図4の飽和抑制器150Aと同様に、3個以上のパルスを含むこととなるため、パルスの後縁をなだらかにできる。
図8は、一実施例に係る飽和抑制器150Dを示す図である。飽和抑制器150Dは、ビームスプリッタBS5、全反射ミラーM10~M13を含む。ビームスプリッタBS5は、入射パルスを主光路156と副光路158に分岐する。全反射ミラーM10~M13は、ビームスプリッタBS5によって分岐された光に遅延を与えて、ビームスプリッタBS5に戻す。ビームスプリッタBS5に戻されたビームは、主光路156と副光路158に分岐する。
この飽和抑制器150Dによれば、広帯域な入射パルスを伸張できる。また出射パルスは、図4の飽和抑制器150Aと同様に、3個以上のパルスを含むこととなる。さらに図7の構成に比べて、ビームスプリッタの個数を1個に減らすことができる。
続いて光測定装置100の変形例を説明する。
(変形例1)
図2の構成では、飽和抑制器150は、光源装置110と照射光学系120の間に挿入され、波長掃引光パルス列L1を伸張していたが、本開示はそれに限定されない。たとえば、飽和抑制器150は、照射光学系120の内部に組み込んでもよいし、物体光L2の光路上に配置して物体光L2を伸張するようにしてもよい。
図2の構成では、飽和抑制器150は、光源装置110と照射光学系120の間に挿入され、波長掃引光パルス列L1を伸張していたが、本開示はそれに限定されない。たとえば、飽和抑制器150は、照射光学系120の内部に組み込んでもよいし、物体光L2の光路上に配置して物体光L2を伸張するようにしてもよい。
(変形例2)
飽和抑制器150は、光源装置110に組み込んでもよい。図9は、変形例2に係る光源装置110の構成例(110E)を示す図である。光源装置110Eは、パルス光源112と、パルスストレッチャ114を含む。パルス光源112はたとえばSC(Super Continuum)光源であり、広帯域に渡り連続スペクトルを含む広帯域パルス光(SCパルス)L0を生成する。
飽和抑制器150は、光源装置110に組み込んでもよい。図9は、変形例2に係る光源装置110の構成例(110E)を示す図である。光源装置110Eは、パルス光源112と、パルスストレッチャ114を含む。パルス光源112はたとえばSC(Super Continuum)光源であり、広帯域に渡り連続スペクトルを含む広帯域パルス光(SCパルス)L0を生成する。
パルスストレッチャ114は、広帯域パルス光L0を波長掃引光パルス列L1に整形する。パルスストレッチャ114は、分波器115、複数のファイバFB1~FBnを含むディレイライン116、合波器117を含む。分波器115は、広帯域パルス光L0を、波長に応じて複数のパスに分岐する。複数のファイバ116それぞれの入射端は、分波器115の複数の出射端の対応する一つと結合している。複数のファイバFB1~FBnは異なる長さを有しており、各ファイバFB1~FBn(ディレイライン116)の長さは、波長掃引光L1に含まれる光パルスp1~pnが所定の間隔Tを有するように定められる。
合波器117は、複数のファイバ116の出射端と結合しており、複数のファイバ116を導波した光を空間的に結合し、出力する。
分波器115および合波器117は、AWG(Arrayed Waveguide Grating)であってもよいし、他の光学素子であってもよい。
変形例2において、飽和抑制器150は、広帯域パルス光L0の光路上に設けることができる。たとえば、飽和抑制器150が、図4の構成を有する場合、図9の(i)として示す様に、飽和抑制器150の入射端、または入射端と接続されるファイバに対して、ビームを集光して結合させてもよい。飽和抑制器150が、図6~図8の構成を有する場合、図9に(ii)として示す位置に、飽和抑制器150を配置してもよい。
または、図9に(iii)として示すように、合波器117の後に飽和抑制器150を設けてもよい。これにより、複数のパルスのピーク強度を同時に抑制することができ、かつ、必要な構成部材の個数が減ることでコストメリットがある。
(変形例3)
図10は、変形例3に係る光源装置110の構成例(110F)を示す図である。変形例3では、飽和抑制器150は、ディレイライン116に組み込まれる。具体的には、分波器115によって分岐されたいずれか複数のチャンネルのうちのひとつに挿入される。
飽和抑制器150の位置は、各ファイバFB1~FBnより上流であってもよいし、下流であってもよい。また複数のチャンネルに、飽和抑制器150を設けてもよい。
図10は、変形例3に係る光源装置110の構成例(110F)を示す図である。変形例3では、飽和抑制器150は、ディレイライン116に組み込まれる。具体的には、分波器115によって分岐されたいずれか複数のチャンネルのうちのひとつに挿入される。
飽和抑制器150の位置は、各ファイバFB1~FBnより上流であってもよいし、下流であってもよい。また複数のチャンネルに、飽和抑制器150を設けてもよい。
試料2によっては、特定の波長帯域λkのみ、物体光L2のスペクトル強度が強くなる場合がある。この場合には、特定の波長帯域λkに対応するk番目のファイバFBkと直列に飽和抑制器150を挿入すればよい。このような用途では、図4のような分岐カプラを有する飽和抑制器150Aを利用できる。

Claims (12)
- 光測定装置であって、
中心波長が異なる複数の光パルスを含む波長掃引光パルス列を発生する光源装置と、
前記波長掃引光パルス列を試料に照射して得られる物体光を受ける受光器と、
を備え、
前記光測定装置内を導波するビームの光路上に設けられ、入射ビームを主光路と副光路に分岐し、前記副光路のサブパルスに遅延を与えた後に前記主光路に戻すことにより、前記複数の光パルスの少なくともひとつを伸長する飽和抑制器をさらに備えることを特徴とする光測定装置。 - 前記飽和抑制器は、前記光パルスを、隣接する光パルスと重ならないように伸長することを特徴とする請求項1に記載の光測定装置。
- 前記複数の光パルスの間隔をT、前記副光路の遅延をΔt、前記飽和抑制器の出力パルスを形成するm番目のサブパルスがノイズに埋もれるとき、

の関係を満たすことを特徴とする請求項1に記載の光測定装置。 - 前記飽和抑制器は、
第1入力ポートに前記入射ビームを受ける2ポート入力、2ポート出力の光カプラと、
前記光カプラの第2入力ポートと前記光カプラの第2出力ポートの間に設けられた遅延光路と、
を含み、前記光カプラの第1出力ポートから伸張後の光パルスが出射することを特徴とする請求項1から3のいずれかに記載の光測定装置。 - 前記飽和抑制器は、前記副光路を形成する全反射ミラーを含むことを特徴とする請求項1から3のいずれかに記載の光測定装置。
- 前記副光路のサブパルスは、前記主光路と前記副光路の分岐点よりも上流の合流点に戻されることを特徴とする請求項1から3のいずれかに記載の光測定装置。
- 前記副光路のサブパルスは、前記主光路と前記副光路の分岐点よりも下流の合流点に戻されることを特徴とする請求項1から3のいずれかに記載の光測定装置。
- 前記飽和抑制器は、前記主光路と前記副光路の分岐点に設けられたビームスプリッタまたはハーフミラーを含むことを特徴とする請求項6に記載の光測定装置。
- 前記光源装置は、
連続スペクトルを含む広帯域パルス光を生成するパルス光源と、
前記広帯域パルス光を前記波長掃引光パルス列に整形するパルスストレッチャと、
を備え、
前記飽和抑制器は、前記広帯域パルス光または前記パルスストレッチャの出射光を、前記入射ビームとして受けることを特徴とする請求項1から3のいずれかに記載の光測定装置。 - 前記光源装置は、
連続スペクトルを含む広帯域パルス光を生成するパルス光源と、
前記広帯域パルス光を前記波長掃引光パルス列に整形するパルスストレッチャと、
を備え、
前記パルスストレッチャは、
前記広帯域パルス光を複数のビームに分岐する分波器と、
前記複数のビームに異なる遅延を与える複数のファイバを含むファイバ群と、
前記複数のファイバの出力ビームを合波する合波器と、
を含み、
前記飽和抑制器は、前記複数のファイバのひとつを導波するビームを伸長することを特徴とする請求項1から3のいずれかに記載の光測定装置。 - 前記飽和抑制器は複数個設けられており、各飽和抑制器は対応するひとつのファイバを導波するビームを伸張することを特徴とする請求項10に記載の光測定装置。
- 前記受光器は、フォトダイオードであることを特徴とする請求項1から3のいずれかに記載の光測定装置。
