Description

基板及び発光装置
 本開示は、基板及び発光装置に関する。
 従来、配線パターンを形成した後に、配線パターンのうちボンディングされる部分を除いた配線パターンに銅ペーストを印刷する工程を有する混成集積回路の製造方法が開示されている。
日本国特開昭61-048993号公報
 近年、銅を含む導電部材を備える基板及び発光装置に対して更なる耐食性の向上が求められている。
 本開示は、銅を含む導電部材の耐食性を向上できる基板及び発光装置を提供することを目的とする。
 開示の技術の一態様によれば、基板は、主面を有する基体と、前記主面上に配置される導電部材と、を備え、前記導電部材は、下から順に積層された第1導電層、銅層及び第2導電層を有する第1部分と、下から順に積層された前記第1導電層及び前記第2導電層を有する第2部分と、を有し、前記第1部分及び前記第2部分を通る一断面において、前記第2導電層の厚さを減じた前記第2部分の幅は、99μm以上1998.9μm以下である。
 開示の技術の一態様によれば、発光装置は、発光素子と、被覆部材と、前記基板と、を含む。
 銅を含む導電部材の耐食性を向上できる基板及び発光装置を提供することができる。

 以下、図面を参照して本発明に係る実施形態の製造方法、及び該製造方法により得られる発光装置(以下、「実施形態に係る発光装置」と呼ぶことがある)について説明する。なお、以下の説明では、必要に応じて特定の方向や位置を示す用語(例えば、「上」、「下」、及びそれらの用語を含む別の用語)を用いる。しかし、それらの用語の使用は図面を参照した発明の理解を容易にするためであって、それらの用語の意味によって本発明の技術的範囲が制限されるものではない。また、複数の図面に表れる同一符号の部分は同一もしくは同等の部分または部材を示す。
 また、以下に示す実施形態は、本発明の技術思想を具体化するための発光装置等を例示するものであって、本発明を以下に限定するものではない。また、以下に記載されている構成部品の寸法、材料、形状、その相対的配置等は、特定的な記載がない限り、本発明の範囲をそれのみに限定する趣旨ではなく、例示することを意図したものである。また、一の実施形態において説明する内容は、他の実施形態や変形例にも適用可能である。また、図面が示す部材の大きさや位置関係等は、説明を明確にするため、誇張している場合がある。さらに、図面が過度に複雑になることを避けるために、一部の要素の図示を省略した模式図を用いたり、断面図として切断面のみを示す端面図を用いたりすることがある。
 <実施形態に係る発光装置1>
 図1は、本実施形態に係る発光装置を模式的に示す斜視図である。図2は、本実施形態に係る発光装置を模式的に示す上面図である。図3は、本実施形態に係る発光装置を構成する基板を模式的に示す上面図である。図4は、図2のIV-IV線における縦断面図である。図5は、図2のV-V線における縦断面図である。なお、縦断面とは、発光装置1を発光素子20の上面20aと垂直な平面で切断した断面である。
 図1~図5に示すように、発光装置1は、基板10と、発光素子20と、被覆部材60とを有している。基板10は、主面11Aを有する基体11と、主面11A上に配置される導電部材12と、を備える。本実施形態において、導電部材12は配線であり、導電部材12を備える基板10は配線基板である。また、基体11の主面11Aを、基体11の上面11Aとする。
 本実施形態では、発光装置1は複数の発光素子20を有し、発光装置1において、複数の発光素子20は独立して発光させることができる。
 発光装置1において、複数の発光素子20は、基板10上に載置されている。発光素子20は、上面20aと、上面20aに連なる複数の側面20cと、上面20aと反対側の下面20bとを有する。複数の側面20cは、上面20a及び下面20bと連なる。言い換えれば、複数の側面20cは、それぞれが、上面20aの外縁と下面20bの外縁とに連なる外縁を有する。発光素子20において、上面20a、下面20b、及び側面20cから光が出射される。
 発光素子20は、略矩形状の上面20aを有する。例えば、発光素子20は、外観形状が略直方体又は略立方体である。この場合、発光素子20の上面20a及び下面20bは略矩形であり、発光素子20は4つの略矩形の側面20cを有する。発光素子20の上面20aの形状は、三角形や六角形等の多角形であってもよい。また、発光素子20は、外観形状が、上面が多角形の柱状体や錐台体であってもよい。
 発光装置1は、さらに透光性部材50を備える。本実施形態では、複数の透光性部材50が、複数の発光素子20それぞれの上に配置される。透光性部材50の個数は、例えば、発光素子20の個数と同じである。隣接する透光性部材50の間の距離は、例えば、50μm以下である。透光性部材50は、上面50aと、上面50aと反対側の下面50bと、上面50aと下面50bとの間の側面50cとを有する。透光性部材50の上面50aは、発光装置1の主発光面として、発光装置1の上面を構成している。透光性部材50の下面50bは、発光素子20の上面20aと接合されている。透光性部材50と発光素子20とは、透光性部材50の下面50bと発光素子20の上面20aとの間に配置されるシリコーン樹脂等からなる透光性接着剤を介して接合されていてもよく、透光性部材50の下面50bと発光素子20の上面20aとが接していてもよい。透光性部材50は、透光性部材50の下面50bが、発光素子20の上面20aと略平行となるように配置される。透光性部材50の下面50bの形状は発光素子20の上面20aの形状と同じ形状又は類似する形状であることが好ましい。例えば、発光素子20の上面20aが矩形状である場合、透光性部材50の下面50bも矩形状であることが好ましい。なお、発光装置1が備える透光性部材50の個数は、複数の発光素子20より少ない個数であってもよい。発光装置1が、発光素子20より少ない個数の複数の透光性部材を備えるとは、例えば、複数の透光性部材の少なくとも1つが、複数の発光素子20を一括して覆うように配置される構成が挙げられる。
 透光性部材50の下面50bは平坦面である。透光性部材50の上面50aは下面50bに平行な平坦面であってもよく、上面50aの一部または全てが下面50bに平行でない面を有していてもよい。透光性部材50の側面50cは上面50a及び下面50bの少なくとも一方に垂直な面、傾斜した面、曲面等のいずれであってもよい。なお、透光性部材50は、その表面の一部または全てに凹凸構造を有していてもよい。
 透光性部材50の下面50bは、発光素子20の上面20aよりも大きい面積である。なお、この場合、透光性部材50は、上面視で透光性部材50の下面50bが発光素子20を内包するように配置されていることが好ましい。また、透光性部材50の下面50bは、発光素子20の上面20aより小さい面積であってもよく、同じ面積であってもよい。
 被覆部材60は、それぞれの透光性部材50の上面50aを露出し、それぞれの透光性部材50の側面50c及びそれぞれの発光素子20の側面20cを一括して被覆する。被覆部材60は、基板10の上面の少なくとも一部を被覆してもよい。発光装置1は、さらに、基板10上に載置され、発光素子20を保護する保護素子を有していてもよい。保護素子は、例えば、ツェナーダイオードである。発光装置1が保護素子を有する場合、被覆部材60は、保護素子の上面、下面、及び側面を被覆することが好ましい。さらに、被覆部材60は、それぞれの発光素子20の下面20bを被覆していてもよい。
 発光装置1において、被覆部材60は、基板10の基体11と共に、発光装置1の側面を構成する。本実施形態では、発光装置1の側面を構成する被覆部材60の側面と基体11の側面とは、同一面である。また、発光装置1の上面を構成する被覆部材60の上面60aと透光性部材50の上面50aとは、同一面である。なお、被覆部材60の側面及び基体11の側面は同一面でなくてもよく、被覆部材60の上面60a及び透光性部材50の上面50aも同一面でなくてもよい。
 本実施形態に係る基板10は、基体11と、基体11の主面11A(本実施形態において上面11A)に配置される導電部材12とを備える。基体11は、導電部材12を支持する。基板10は、発光素子20が載置される部材である。導電部材12は、外部から発光素子20に電力を供給するために用いる。基板10は、基体11の上面の11Aの反対側に位置する下面にも配線を有してよい。
 基体11は、例えば、略直方体形状又は略立方体形状である。基体11には、発光素子20から出射される光や外光等を透過しにくい材料を用いることが好ましい。基体11の材料としては、例えば、酸化アルミニウム、窒化アルミニウム、窒化ケイ素、ムライト等のセラミック、エポキシ樹脂、シリコーン樹脂、変性エポキシ樹脂、ウレタン樹脂、フェノール樹脂、ポリイミド樹脂、BT(ビスマレイミドトリアジン)レジン、ポリフタルアミド等の樹脂、シリコン等の半導体、銅、アルミニウム等の金属、グラファイトの単一材料及びこれらの複合材料が挙げられる。これらの中でも、基体11の材料として、放熱性に優れるセラミックを好適に用いることができる。基体11の材料としては、窒化物セラミックが好ましい。窒化物セラミックは、例えば窒化ケイ素又は窒化アルミニウムである。基体11の厚さは、例えば窒化ケイ素の場合は0.1mm以上0.5mm以下で、窒化アルミニウムの場合は0.3mm以上2mm以下である。基体11の上面11Aは、被覆部材60が配置される第1領域91と、被覆部材60から露出する第2領域92とを有する。
 導電部材12は、下から順に積層された第1導電層31、銅層32及び第2導電層33を有する第1部分81と、下から順に積層された第1導電層31及び第2導電層33を有する第2部分82とを有する。本実施形態において、第1導電層31の第1層41及び第2導電層33の各々のハロゲンに対する耐性は、銅層32のハロゲンに対する耐性よりも高い。
 第1導電層31は、第1層41を含む。図5に示す例では、第1導電層31は、下から順に積層された第1層41及びシード層42を有する。第1層41はチタンを含む。本実施形態において、第1層41は、チタンタングステン合金を含む。第1層41は基体11の上に配置されている。第1層41及び基体11は互いに接触する。第1層41の厚さは、例えば0.05μm以上0.5μm以下である。シード層42には、例えば、銅を用いることができる。シード層42の厚さは、例えば0.05μm以上0.5μm以下である。シード層42は、第1部分81のみに配置され、第2部分82に配置されていない。第1層41及びシード層42は、それぞれの表面及びそれぞれの界面の少なくとも一方に、自然酸化膜を含んでいてもよい。なお、第1層41及びシード層42それぞれの表面及び界面に自然酸化膜が存在する場合、自然酸化膜は電気を通すほどに十分に薄いものであるため、第1層41、シード層、及び基体11はそれぞれ互いに接触するとみなすことができる。
 チタンの表面には自然酸化膜が形成されやすい。また、チタンはハロゲンに対して強い耐性を有するため、ハロゲンを含む塩化ナトリウム等の塩化物に対して耐性が高い。チタンタングステン合金を含む第1層41では、チタンが窒化物である基体11に接しているため、例えば導電部材12を熱処理すると、第1層41と基体11との界面に窒化チタンが形成され、窒化チタンによりチタンと窒化物との間に高い密着性が得られる。さらに、タングステンの線膨張係数は窒化物セラミックの線膨張係数に近い。このため、タングステンとセラミックとの間では大きな熱応力が生じにくく、第1層41と基体11との間に高い密着性が得られる。
 銅層32は、第1部分81のみに配置され、第2部分82に配置されていない。銅層32の厚さは、例えば1μm以上90μm以下である。銅層32はその表面に自然酸化膜を含んでいてもよい。銅は、高い熱伝導性を有するとともに、柔らかい金属である。このため、銅層32は、1μm以上90μm以下、好ましくは10μm以上30μm以下の範囲で厚く形成することにより、発光素子20に対して、金バンプを用いたフリップチップ実装において良好な実装性や接続信頼性を有する。
 第2導電層33は、例えば、下から順に積層された第2層71、パラジウム層72及び金層73を有する。第2層71はニッケルを含む。第2層71の厚さは、例えば1μm以上10μm以下である。パラジウム層72の厚さは、例えば0.05μm以上0.5μm以下である。金層73の厚さは、例えば0.05μm以上0.5μm以下である。第2導電層33の厚さは、例えば1.1μm以上11μm以下である。第2部分82において、第1層41及び第2層71は互いに接触する。
 ニッケルの表面には自然酸化膜が形成されやすい。また、ニッケルは、ハロゲン及び酸素に対して強い耐性を有する。銅層32と金層73とが互いに接触している場合、これらの間に合金が形成されやすい。第2層71に含まれるニッケルは、銅の拡散を防止するため、第2層71が銅層32と金層73との間の拡散防止層として機能する。パラジウムは硫黄に対して強い耐性を有する。また、パラジウムはニッケル及び金の拡散を防止する。第2層71と金層73とが互いに接触している場合、例えば導電部材12を熱処理すると、ニッケルと金との間に合金が形成される場合があるが、パラジウム層72が第2層71と金層73との間の拡散防止層として機能する。
 基体11の下面に配線を有する場合、この配線には外部電源と電気的に接続されるアノード電極及びカソード電極を含んでよい。さらに、基板10は、基体11の下面に配線を有する場合、基体11の内部及び側面の少なくとも一方に、導電部材12と基体11の下面に配置される配線とを接続するための中継配線を備えてよい。また、導電部材12は、基体11の下面に、発光素子20と電気的に接続されるアノード電極及びカソード電極の他に、放熱用の配線を含んでよい。基体11の下面の配線には、例えば、鉄、銅、ニッケル、アルミニウム、金、銀、プラチナ、チタン、タングステン、パラジウム等の金属又は、これらの少なくとも一種を含む合金を用いることができる。
 基板10は、基体11の下面に配線を有していなくてもよい。この場合、基体11の上面又は側面に、外部電源と電気的に接続されるアノード電極及びカソード電極が配置されていてもよい。
 なお、基板10は、上面に凹部を有し、発光装置1は、基板10の凹部の底に発光素子20が配置される構造としてもよい。
 また、基板10は、基体11と、導電部材12の少なくとも第1部分と、を覆う絶縁部材をさらに有していてもよい。
 以下、実施形態に係る発光装置1を構成する各要素について詳説する。
 (発光素子20)
 発光素子20は、発光ダイオード(LED)チップや半導体レーザ(LD)チップ等の半導体発光素子が好適に利用できる。発光素子20の形状や大きさ等は任意のものを選択できる。発光素子20は、例えば、下面20bに複数の電極を有する。発光素子20は、基板10上に配置されている。発光素子20は、例えば、電極を備えた下面20bを基板10の側に向けて、基板10にフリップチップ実装されている。発光素子20の複数の電極は、導電部材12と電気的に接続されている。発光素子20と導電部材12とは、例えば、共晶はんだ、導電ペースト、バンプ等の公知の導電性接合部材25を用いて接続することができる。なお、発光素子20と導電部材12とは導電性接合部材25を介さずに、発光素子20の電極と導電部材12とが直接接合されていてもよい。
 発光素子20は、例えば、半導体構造体と、半導体構造体を支持する支持基板と、を含む。半導体構造体は、n側半導体層と、p側半導体層と、n側半導体層とp側半導体層とに挟まれた活性層とを含む。活性層は、単一量子井戸(SQW)構造としてもよいし、複数の井戸層を含む多重量子井戸(MQW)構造としてもよい。半導体構造体は、窒化物半導体からなる複数の半導体層を含む。窒化物半導体は、InAlGa1-x-yN(0≦x、0≦y、x+y≦1)からなる化学式において組成比x及びyをそれぞれの範囲内で変化させたすべての組成の半導体を含む。活性層の発光ピーク波長は、目的に応じて適宜選択することができる。活性層は、例えば、可視光または紫外光を発光可能に構成されている。
 半導体構造体は、n側半導体層と、活性層と、p側半導体層とを含む発光部を複数含んでいてもよい。半導体構造体が複数の発光部を含む場合、それぞれの発光部において、発光ピーク波長が異なる井戸層を含んでいてもよいし、発光ピーク波長が同じ井戸層を含んでいてもよい。なお、発光ピーク波長が同じとは、数nm程度のばらつきがある場合も含む。複数の発光部の発光ピーク波長の組み合わせは、適宜選択することができる。例えば、半導体構造体が2つの発光部を含む場合、それぞれの発光部が発する光の組み合わせとして、青色光と青色光、緑色光と緑色光、赤色光と赤色光、紫外光と紫外光、青色光と緑色光、青色光と赤色光、または、緑色光と赤色光などの組み合わせが挙げられる。例えば、半導体構造体が3つの発光部を含む場合、それぞれの発光部が発する光の組み合わせとして、青色光、緑色光、及び赤色光とする組み合わせが挙げられる。各発光部は、他の井戸層と発光ピーク波長が異なる井戸層を1以上含んでいてもよい。
 図4に示す発光素子20は、1つの支持基板上に1つの半導体構造体を有している。1つの半導体構造体は1つの発光層のみを有している。なお、発光素子20は、1つの支持基板上に複数の半導体積層体を有していてもよい。また、1つの半導体構造体が複数の発光層を有していてもよい。複数の発光層を有する半導体構造体の構造は、1つのn側半導体層と1つのp側半導体層との間に複数の活性層を含む構造であってもよいし、n側半導体層と活性層とp側半導体層とを順に含む構造が複数回繰り返された構造であってもよい。
 発光素子20において、複数の電極は半導体構造体上に配置される。電極は、n側半導体層に接続されるn電極とp側半導体層に接続されるp電極とを含む。p電極とn電極は半導体積層体の異なる面に配置されていてもよく、同一面に配置されていてもよい。ここでは、p電極とn電極を含む複数の電極は、半導体構造体の同一面に配置されており、複数の電極が配置される側が発光素子20の下面20bを構成し、支持基板の半導体構造体が配置される面と反対側の面が発光素子20の上面20aを構成している。支持基板としては、サファイアやスピネル(MgAl)のような絶縁性基板、窒化ガリウム等の窒化物系の半導体基板が挙げられる。活性層から出射される光を、支持基板を介して取り出すために、支持基板は、透光性を有する材料を用いることが好ましい。なお、発光素子20は、支持基板を有していなくてもよい。例えば、支持基板上に半導体構造体を形成した後、支持基板を除去することができる。
 (透光性部材50)
 透光性部材50は、発光素子20上に配置され、発光素子20から出射される光を透過して外部に放出する部材である。透光性部材50は、発光素子20からの光及び発光素子20からの光が後述の蛍光体により波長変換された光(例えば、320nm以上850nm以下の波長範囲に発光ピーク波長を有する光)の60%以上を透過するものが挙げられ、70%以上の光を透過するものが好ましい。透光性部材50は、例えば、ガラス、セラミック、サファイア等の無機材料、シリコーン樹脂、変性シリコーン樹脂、エポキシ樹脂、変性エポキシ樹脂、アクリル樹脂、フェノール樹脂、フッ素樹脂のうちの一種以上を含む樹脂又はハイブリッド樹脂等の有機材料のいずれによって形成されていてもよい。
 透光性部材50は、入射された光の少なくとも一部を波長変換可能な蛍光体を含有してもよい。蛍光体を含有する透光性部材50は、例えば、蛍光体の焼結体や、上述した材料に蛍光体粉末を含有させたものが挙げられる。また、透光性部材50は、樹脂、ガラス、セラミック等の成形体の表面に蛍光体を含有する樹脂層や蛍光体を含有するガラス層等の透光層を形成したものでもよい。また、透光性部材50は、目的に応じて、光拡散材等のフィラーを含有してもよい。また、光拡散材等のフィラーを含有する場合、透光性部材50は、樹脂、ガラス、セラミック又は他の無機物等にフィラーを含有させたものでもよいし、樹脂、ガラス、セラミック等の成形体である透光板の表面にフィラーを含有する樹脂層やフィラーを含有するガラス層等の透光層を形成したものでもよい。
 蛍光体は、イットリウム・アルミニウム・ガーネット系蛍光体(例えば、(Y,Gd)(Al,Ga)12:Ce)、ルテチウム・アルミニウム・ガーネット系蛍光体(例えば、Lu(Al,Ga)12:Ce)、テルビウム・アルミニウム・ガーネット系蛍光体(例えば、Tb(Al,Ga)12:Ce)、CCA系蛍光体(例えば、Ca10(POCl:Eu)、SAE系蛍光体(例えば、SrAl1425:Eu)、クロロシリケート系蛍光体(例えば、CaMgSi16Cl:Eu)、シリケート系蛍光体(例えば、(Ba,Sr,Ca,Mg)SiO:Eu)、βサイアロン系蛍光体(例えば、(Si,Al)(O,N):Eu)若しくはαサイアロン系蛍光体(例えば、Ca(Si,Al)12(O,N)16:Eu)等の酸窒化物系蛍光体、LSN系蛍光体(例えば、(La,Y)Si11:Ce)、BSESN系蛍光体(例えば、(Ba,Sr)Si:Eu)、SLA系蛍光体(例えば、SrLiAl:Eu)、CASN系蛍光体(例えば、CaAlSiN:Eu)若しくはSCASN系蛍光体(例えば、(Sr,Ca)AlSiN:Eu)等の窒化物系蛍光体、KSF系蛍光体(例えば、KSiF:Mn)、KSAF系蛍光体(例えば、K(Si1-xAl)F6-x:Mn ここで、xは、0<x<1を満たす。)若しくはMGF系蛍光体(例えば、3.5MgO・0.5MgF・GeO:Mn)等のフッ化物系蛍光体、ペロブスカイト構造を有する量子ドット(例えば、(Cs,FA,MA)(Pb,Sn)(F,Cl,Br,I) ここで、FAとMAは、それぞれホルムアミジニウムとメチルアンモニウムを表す。)、II-VI族量子ドット(例えば、CdSe)、III-V族量子ドット(例えば、InP)、又はカルコパイライト構造を有する量子ドット(例えば、(Ag,Cu)(In,Ga)(S,Se))等を用いることができる。
 光拡散材としては、当該分野で公知のものを使用することができる。例えば、二酸化チタン、二酸化ケイ素、酸化アルミニウム、チタン酸バリウム等を用いることができる。
 また透光性部材50が蛍光体層及び光拡散材層の少なくとも一方を含み、蛍光体層及び光拡散材層の母材として樹脂を用いる場合、樹脂としては、例えば、エポキシ樹脂、変性エポキシ樹脂、シリコーン樹脂、変性シリコーン樹脂等の熱硬化性樹脂等が挙げられる。
 (被覆部材60)
 被覆部材60は導電部材12の第1部分81を覆うとともに、第1部分81と第2部分82との境界である第1境界83が被覆部材60に覆われている。被覆部材60の厚さは、0μmより大きく998.9μmより小さい。発光素子20は、導電部材12の第1部分81において第2導電層33に接続され、かつ被覆部材60に覆われている。被覆部材60は、遮光性を有することが好ましく、具体的には、光反射性及び光吸収性の少なくとも一方を有することが好ましい。なかでも、発光素子20から出射された光を好適に反射することができる材料を含むことが好ましい。例えば、発光素子20から出射された光に対して60%以上の反射率を有することが好ましく、70%以上、80%以上又は90%以上の反射率を有することがより好ましい。発光素子20から出射された光を好適に吸収することができる材料は、例えばカーボンブラックである。
 被覆部材60が発光素子20の側面20cを被覆することにより、発光素子20の側面20cから出射された光が被覆部材60で反射される。また、被覆部材60が発光素子20の下面20bを被覆することにより、発光素子20の下方に進む光が被覆部材60で反射される。これらにより、発光装置1における光の取り出し効率を向上させることができる。なお、被覆部材60は、単一の部材から構成されてもよいし、複数の部材から構成されてもよい。
 被覆部材60は、絶縁性材料を用いることが好ましい。被覆部材60は、例えば、透光性の樹脂に光反射性物質の粒子を含有させた部材である。被覆部材60に用いる樹脂としては、例えば、シリコーン樹脂、変性シリコーン樹脂、エポキシ樹脂、変性エポキシ樹脂、ユリア樹脂、アクリル樹脂、フェノール樹脂、ビスマレイミドトリアジン樹脂、ポリフタルアミド樹脂、の1種以上を含む樹脂又はハイブリッド樹脂が挙げられる。これらの中でも、特に、耐光性、耐熱性、電気絶縁性に優れ、柔軟性のあるシリコーン樹脂を用いることが好ましい。光反射性物質としては、例えば、二酸化チタン、二酸化ケイ素、酸化アルミニウム、二酸化ジルコニウム、酸化マグネシウム、チタン酸カリウム、チタン酸バリウム、酸化亜鉛、窒化ケイ素、窒化アルミニウム、窒化ホウ素、炭酸カルシウム、水酸化カルシウム、珪酸カルシウム、及びこれらの組み合わせ等が挙げられる。これらの中でも、光反射の観点から、屈折率が比較的高い二酸化チタンを用いることが好ましい。
 発光装置1においては、第1部分81において第1導電層31、銅層32及び第2導電層33が下から順に積層され、第2部分82において第1導電層31及び第2導電層33が下から順に積層されている。従って、銅層32は外部の腐食性物質に晒されにくく、基板10及び発光装置1の耐食性を向上することができる。特に、第1導電層31及び第2導電層33の各々のハロゲンに対する耐性は、銅層32のハロゲンに対する耐性よりも高いことで、ハロゲンに対する耐食性を向上することができる。
 第1層41がチタンを含む場合、第1層41の表面に自然酸化膜が形成される。第1層41の表面の自然酸化膜は、例えば、第1層41が大気に晒されている時に形成される。また、第2層71がニッケルを含む場合、第2層71の形成時及び形成後に第2層71の表面にも自然酸化膜が形成される。第2層71の表面の自然酸化膜は、例えば、第2層71のめっき時に形成されたり、被覆部材60に含まれる酸素及び基体11に含まれる酸素の拡散により形成されたりする。このように、第1層41の表面及び第2層71の表面に自然酸化膜が形成されるため、第1層41の表面の酸化膜と第2層71の表面の酸化膜との間に高い密着性が得られる。そして、第2部分82において第1層41及び第2層71が互いに接触していることで、第1層41と第2層71との間を通じた腐食性物質の銅層32への進入を生じにくくすることができる。
 第1層41がチタンを含み、基体11が窒化物セラミックを含み、第1層41及び基体11が互いに接触している場合、導電部材12を熱処理すると、第1層41に含まれるチタンと基体11に含まれる窒素とにより、第1層41と基体11との界面に窒化チタンが生じる。このため、第1層41と基体11との間に高い密着性が得られる。
 銅層32の厚さは、1μm以上90μm以下であることが好ましく、10μm以上30μm以下であることがより好ましい。銅層32の厚さが10μm以上であることで、発光素子20の実装時に導電部材12に熱応力が作用しても、銅層32により熱応力を吸収して、導電部材12の剥がれ等を生じにくくすることができる。また、銅層32の厚さが90μm以下であることにより、基板10及び発光装置1が過剰に厚くなることがない。
 第1部分81と第2部分82との境界である第1境界83が被覆部材60に覆われていることで、被覆部材60によっても、腐食性物質を銅層32へ進入しにくくし、発光装置1の耐食性を向上することができる。
 基体11の上面11Aの第1領域91と第2領域92との境界である第2境界93と第1境界83との間の距離L1は10μm以上であることが好ましい。これにより、導電部材12の第2部分82において、被覆部材60に覆われた部分が大きく、腐食性物質を銅層32へ進入しにくくし、発光装置1の耐食性を向上することができる。距離L1は、より好ましくは20μm以上であり、更に好ましくは30μm以上である。距離L1は、例えば1000μm以下である。なお、距離L1は、被覆部材60の導電部材12が露出する側面に垂直な縦断面視における距離である。
 また、上面視において、第2境界93から第2部分82の外縁までの距離L2は100μm以上であることが好ましい。これにより、第2部分82の被覆部材60から露出した部分にワイヤボンディングを行いやすくなる。距離L2は、より好ましくは200μm以上であり、更に好ましくは300μm以上である。距離L2は、例えば1000μm以下である。距離L1と距離L2との合計は、100μm以上2000μm以下である。したがって、第1部分81及び第2部分82を通る一断面において、第2導電層33の厚さA1を減じた第2部分82の幅A2は、99μm以上1998.9μm以下である。なお、距離L1及び距離L2それぞれの好ましい値から、第2導電層33の厚さA1を減じた値が、第2導電層33の厚さを減じた第2部分82の幅A2となる。本開示における「一断面」は、基体11の上面11A及び第1境界83に垂直な断面である。
 発光装置1は、例えば自動車のヘッドランプに用いることができる。発光装置1が自動車のヘッドランプに用いられた場合、塩分を含む雨又は霧が付着したり、硫黄分を含む雨又は霧が付着したりすることがある。このような場合でも、銅層32がこれら腐食性物質に晒されにくいため、発光装置1は、長期にわたり安定して動作することができ、優れた信頼性を得ることができる。
 <実施形態に係る発光装置の製造方法>
 以下、実施形態に係る発光装置の製造方法について説明する。ここでは、まず、基板10の製造方法について説明する。図6~図12A及び図12Bは、本実施形態に係る発光装置に含まれる基板の製造方法を示す縦断面図である。
 まず、図6に示すように、基体11を準備し、基体11の上面11Aの全体に第1導電層31を配置する工程を行う。第1導電層31を配置する工程において、基体11の上面11Aの全体にチタンタングステン合金を含む第1層41を配置し、第1層41の上面の全体に銅を含むシード層42を配置する。第1層41がチタンタングステン合金を含む場合、第1層41は、好ましくはスパッタ法により配置する。シード層42は、スパッタ法又は無電解めっき法等により配置することができる。第1層41及びシード層42をスパッタ法で配置する場合、スパッタ法による加熱温度が高く、強いエネルギーで成膜できるため、無電解めっき法で配置する場合よりも高いビッカース硬さが得られる。
 次に、図7に示すように、シード層42の上にマスク110を配置する工程を行う。マスク110は、導電部材12を形成する予定の領域に開口部111を有する。マスク110は、例えばフォトレジストである。フォトレジストが液体の場合、スピンコートで塗布する。フォトレジストがドライフィルムの場合は、熱ロールラミネータで貼合する。いずれの場合であっても、その後、露光、現像してフォトレジストのパターンを形成することにより、マスク110が配置される。
 次に、図8に示すように、開口部111の内側でシード層42の上に銅層32を配置する工程を行う。銅層32は、電解めっき法等により配置することができる。銅層32を配置した後、マスク110を除去する。
 次に、図9、図10及び図11に示すように、第1導電層31の銅層32から露出した部分を除去する工程を行う。第1導電層31の銅層32から露出した部分はウェットエッチングにより除去することができる。このウェットエッチングはフラッシュエッチングとよばれることがある。図10に示すように、銅層32の上にマスク120を配置する。マスク120は、導電部材12の第2部分82を形成する予定の領域に開口部121を有し、第1部分81を形成する予定の領域を被覆する。マスク120は、例えば上述と同様のフォトレジストである。次に、図11に示すように、銅層32及びシード層42のマスク120から露出した部分を除去する。この結果、導電部材12の第2部分82を形成する予定の領域において、第1層41が銅層32及びシード層42から露出する。銅層32及びシード層42のマスク120から露出した部分はウェットエッチングにより除去することができる。そして、マスク120を除去する。
 次に、図12Aに示すように、第1導電層31及び銅層32の上に第2導電層33を配置する工程を行う。第2導電層33を配置する工程において、第1導電層31及び銅層32の上に第2層71を配置し、第2層71の上にパラジウム層72を配置し、パラジウム層72の上に金層73を配置する。第2層71、パラジウム層72及び金層73は、無電解めっき法等により配置することができる。第2層71、パラジウム層72及び金層73はめっき法により配置することが好ましい。無電解めっき法によれば、常温で配置できるため、加熱のためのエネルギーを必要とせず、第2層71、パラジウム層72及び金層73を安価で簡易に配置することができる。また無電解めっきは配線側面と上面の厚みをより均等に配置することができ、スパッタを用いる場合よりも配線側面での耐腐食性を向上できる。また、無電解めっき法及び電解めっき法は成膜レートが高いため、密度が低く破断しにくい層を形成することができる。なお、銅の表面での金の濡れ性が低いために、金層73を銅層32に接触するように無電解めっき法により配置することは難しい。本実施形態では、金層73の配置の前に第2層71及びパラジウム層72を配置しているため、安定して金層73を配置することができる。
 なお、第2導電層33を無電解めっき法により配置する場合、図12Bに示すように、第1層41、第2層71及びパラジウム層72の端部が露出しないようにしてもよい。図12Bに示す例では、第1層41の端部が第2層71に覆われ、第2層71の端部がパラジウム層72に覆われ、パラジウム層72の端部が金層73に覆われている。このように、第1層41、第2層71及びパラジウム層72を金層73で覆うことにより、耐腐食性をさらに向上させることができる。
 このようにして、基体11及び導電部材12を有する基板10を製造することができる。
 基板10を用いて発光装置を製造する。図13A、図13B、図13C及び図13Dは、本実施形態に係る発光装置の製造工程を説明する部分断面図である。
 まず、図13Aに示すように、上面20aと、下面20bと、上面20a及び下面20bに連なる複数の側面20cとを備えた発光素子20と、基板10とを準備する。図13Aに示す例では、発光素子20を複数個準備している。そして、図13Bに示すように、複数の発光素子20を基板10上に配置する。各々の発光素子20は、例えば、電極が配置される側の面を導電部材12側に向けて基板10上に導電性接合部材25である金バンプを介してフリップチップ実装される。
 次に、発光素子20の上に透光性部材50を配置する。図13Cに示す例では、複数の発光素子20それぞれの上に透光性部材50を1つずつ配置する。本実施形態では、透光性部材50は、接着樹脂を介して、発光素子20の上面20aに配置する。なお、透光性部材50は、接着樹脂等の接合部材を介さずに、圧着、表面活性化接合、原子拡散接合、水酸基接合等による直接接合法で発光素子20の上面に配置されてもよい。
 次に、図13Dに示すように、基板10上に、それぞれの透光性部材50の側面50c及びそれぞれの発光素子20の側面20cを一括して被覆する被覆部材60を配置する。具体的には、被覆部材60となる未硬化の樹脂をディスペンスにて配置する。まず、上面視において、複数の発光素子20を囲む略矩形状の枠を形成するように未硬化の樹脂を配置する。このとき、第1領域91の外縁(すなわち、被覆部材60の外縁となる予定の領域)を含むように略矩形状の枠を形成する。次に、複数の発光素子20の外周近傍に未硬化の樹脂を配置する。このとき未硬化の樹脂は、毛細管現象によって発光素子20の下面20b及び導電性接合部材25を覆うように広がる。そして、それぞれの透光性部材50の側面50c及びそれぞれの発光素子20の側面20cを覆うように未硬化の樹脂を配置する。このとき、発光素子20の側面20cを覆う未硬化の樹脂の上面と透光性部材50の上面50aとが略同一面となるように、未硬化の樹脂の量を調整する。その後、未硬化の樹脂を硬化させることで、被覆部材60が形成される。これにより、図5に示すように、被覆部材60が配置される第1領域91と、被覆部材60から露出する第2領域92と、を含む基板10が形成される。最後に、図1及び図2に示すように、所望の数の発光素子20を含むように基板10と被覆部材60とをダイサーにより切断して、個々の発光装置1を得る。
 このようにして、実施形態に係る発光装置1を製造することができる。
 以上、好ましい実施の形態等について詳説したが、上述した実施の形態等に制限されることはなく、請求の範囲に記載された範囲を逸脱することなく、上述した実施の形態等に種々の変形及び置換を加えることができる。

 前記第1部分及び前記第2部分を通る一断面において、前記第2導電層の厚さを減じた前記第2部分の幅は、99μm以上1998.9μm以下である、基板。
(付記2)
 前記第1導電層及び前記第2導電層の各々のハロゲンに対する耐性は、前記銅層のハロゲンに対する耐性よりも高い、付記1に記載の基板。
(付記3)
 前記第1導電層はチタンを含む第1層を有し、
 前記第2導電層はニッケルを含む第2層を有し、
 前記第1層及び前記第2層は互いに接触する、付記1又は2に記載の基板。

 前記第1導電層はチタンを含む第1層を有し、
 前記基体は窒化物セラミックを含み、

Claims (11)

  1.  主面を有する基体と、
     前記主面上に配置される導電部材と、
     を備え、
     前記導電部材は、
      下から順に積層された第1導電層、銅層及び第2導電層を有する第1部分と、
      下から順に積層された前記第1導電層及び前記第2導電層を有する第2部分と、
     を有し、
     前記第1部分及び前記第2部分を通る一断面において、前記第2導電層の厚さを減じた前記第2部分の幅は、99μm以上1998.9μm以下である、基板。
  2.  前記第1導電層及び前記第2導電層の各々のハロゲンに対する耐性は、前記銅層のハロゲンに対する耐性よりも高い、請求項1に記載の基板。
  3.  前記第1導電層はチタンを含む第1層を有し、
     前記第2導電層はニッケルを含む第2層を有し、
     前記第1層及び前記第2層は互いに接触する、請求項1又は2に記載の基板。
  4.  前記第1導電層はチタンを含む第1層を有し、
     前記基体は窒化物セラミックを含み、
     前記第1層及び前記基体は互いに接触する、請求項1から請求項3のいずれか1項に記載の基板。
  5.  前記第1層はチタンタングステン合金を含む、請求項3又は4に記載の基板。
  6.  前記銅層の厚さは1μm以上90μm以下である、請求項1から請求項5のいずれか1項に記載の基板。
  7.  発光素子と、被覆部材と、請求項1から請求項6のいずれか1項に記載の基板と、
     を含む、発光装置。
  8.  前記第1部分と前記第2部分との境界である第1境界は、前記被覆部材に覆われている、請求項7に記載の発光装置。
  9.  前記基板の主面は、
      前記被覆部材が配置される第1領域と、
      前記被覆部材から露出する第2領域と、
     を有し、
     前記第1領域と前記第2領域との境界である第2境界と、前記第1境界と、の間の距離は10μm以上である、請求項8に記載の発光装置。
  10.  上面視において、前記第2境界から前記第2部分の外縁までの距離は100μm以上である、請求項9に記載の発光装置。
  11.  前記発光素子は、前記第1部分において前記第2導電層に接続され、かつ前記被覆部材に覆われている、請求項7から請求項10のいずれか1項に記載の発光装置。
