Abstract
樹脂材料自動供給装置は、封止樹脂を形成するための顆粒状の樹脂材料を受け入れるホッパ(1010)と、ホッパ(1010)から落下する前記樹脂材料を受けつつ前記樹脂材料を側方に搬送するフィーダ(1020)と、フィーダ(1020)から落下する前記樹脂材料を受ける容器(1003)とを備える。ホッパ(1010)は、ホッパ本体(1030)と、ホッパ本体(1030)の外周面の少なくとも一部を覆うように配置された冷却部(1040)とを含む。フィーダ(1020)は、ホッパ(1010)から落下する前記樹脂材料を受けるトレイ部(1021)と、トレイ部(1021)を振動させる振動付与装置(1022)とを含む。冷却部(1040)は、流体入口(1041a)および流体出口(1041b)を有し、冷却部(1040)の内部には、流体入口(1041a)から流体出口(1041b)へと冷却流体を通す通路(1040c)が設けられている。
Description
本発明は、樹脂材料自動供給装置に関するものである。
通信モジュールの吸湿耐性基準(MSL:Moisture Sensitivity Level)を向上させるため、密着性が高く、弾性が低い封止樹脂材料の開発または採用が進んでいる。密着性向上、低弾性化を実現するためには、封止樹脂材料としては、従来よりも分子量が低い種類のものが採用される傾向がある。また、通信モジュールの小型化、低背化により、狭い隙間への樹脂充填を容易に確実にできることが求められる。そこで、小径フィラーの開発または採用が進んでいる。フィラーが小径になった場合、粘度が上昇しがちであるが、粘度上昇を抑制して流動性を確保するために、封止樹脂材料としては低分子レジンが採用される傾向が見受けられる。
なお、特開2008-29276号公報(特許文献1)には飲食物用ホッパー部材および流体循環装置が記載されている。
低分子レジンは、常温で溶融しやすい。低分子レジンを顆粒状にした樹脂材料においては、常温で溶融した結果として、顆粒同士の接触界面で結合して顆粒の集合体が固体化してしまう現象、すなわち、固結(ブロッキング)が起こりやすいという特徴がある。固結が起こってしまうと、封止樹脂材料の供給が正常に行なわれなくなる。このような樹脂材料を保管する際には、固結が起こりにくい状態で保管することが求められる。また、工場での連続生産に対応するために、樹脂材料の連続自動供給を行なえることが求められる。
そこで、本発明は、顆粒状の樹脂材料を固結が起こりにくい状態で保管し、工場での連続生産に対応できる程度の連続自動供給を行なうことができる樹脂材料自動供給装置を提供することを目的とする。
上記目的を達成するため、本発明に基づく樹脂材料自動供給装置は、封止樹脂を形成するための顆粒状の樹脂材料を受け入れるホッパと、前記ホッパから落下する前記樹脂材料を受けつつ前記樹脂材料を側方に搬送するフィーダと、前記フィーダから落下する前記樹脂材料を受ける容器とを備える。前記ホッパは、ホッパ本体と、前記ホッパ本体の外周面の少なくとも一部を覆うように配置された冷却部とを含む。前記フィーダは、前記ホッパから落下する前記樹脂材料を受けるトレイ部と、前記トレイ部を振動させる振動付与装置とを含む。前記冷却部は、流体入口および流体出口を有する。前記冷却部の内部には、前記流体入口から前記流体出口へと冷却流体を通す通路が設けられている。
本発明によれば、顆粒状の樹脂材料を固結が起こりにくい状態で保管し、工場での連続生産に対応できる程度の連続自動供給を行なうことができる。
(実施の形態1)
図1~図5を参照して、本発明に基づく実施の形態1における樹脂材料自動供給装置について説明する。本実施の形態における樹脂材料自動供給装置を図1に示す。

樹脂材料自動供給装置は、封止樹脂を形成するための顆粒状の樹脂材料を受け入れるホッパ1010と、ホッパ1010から落下する前記樹脂材料を受けつつ前記樹脂材料を側方に搬送するフィーダ1020と、フィーダ1020から落下する前記樹脂材料を受ける容器1003とを備える。ホッパ1010は、ホッパ本体1030と、ホッパ本体1030の外周面の少なくとも一部を覆うように配置された冷却部1040とを含む。ホッパ本体1030を単独で取り出したところを図2に示す。フィーダ1020は、ホッパ1010から落下する前記樹脂材料を受けるトレイ部1021と、トレイ部1021を振動させる振動付与装置1022とを含む。トレイ部1021を単独で取り出したところを図3に示す。トレイ部1021を真上から見たところを図4に示す。冷却部1040は、流体入口および流体出口を有し、冷却部1040の内部には、前記流体入口から前記流体出口へと冷却流体を通す通路1040cが設けられている。容器1003はたとえばカップ状の容器である。本実施の形態で示した容器1003の形状は、あくまで一例であって、この通りの形状とは限らない。
図1に示されるように、本実施の形態における樹脂材料自動供給装置は、重量測定装置1004と、制御部1005と、流体タンク1006とを備える。重量測定装置は、たとえば電子天秤であってよい。容器1003は重量測定装置1004によって支持されていてよい。重量測定装置1004からの出力は、制御部1005へと送られる。振動付与装置1022は、制御部1005からの信号によって制御されうる。流体タンク1006は、配管によって冷却部1040と接続されている。冷却流体は、流体タンク1006から冷却部1040へと供給され、冷却部1040を循環し終えた冷却流体は再び流体タンク1006に戻っていく。冷却流体は液体であってよい。冷却流体は水であってよい。
本実施の形態における樹脂材料自動供給装置が動作する様子を図5に示す。図5では、図1に示した樹脂材料自動供給装置の一部が断面図で示されている。ホッパ本体1030には顆粒状の樹脂材料6rが蓄えられている。筒状部1032内は、顆粒状の樹脂材料6rで満たされている。底面1023には、ある程度の厚みで顆粒状の樹脂材料6rが積もっている。底面1023に積もっている樹脂材料6rが振動により図中左側へ徐々にずれていくことにより筒状部1032の下方に新たに生じた隙間の分だけ、筒状部1032内の樹脂材料6rが徐々に下にずれていく。
本実施の形態では、樹脂材料自動供給装置は、ホッパ本体1030の外周面の少なくとも一部を覆うように配置された冷却部1040を備えるので、ホッパ本体1030の内部に蓄えられた樹脂材料6rを冷やすことができる。フィーダ1020においてはトレイ部1021を振動させることによって樹脂材料6rを徐々に送り出すことができる。その結果、樹脂材料6rを容器1003に所望の量ずつ取り出すことができる。容器1003からは、必要に応じて、樹脂材料6rを所望の治具などに供給することができる。したがって、本実施の形態における樹脂材料自動供給装置によれば、顆粒状の樹脂材料を固結が起こりにくい状態で保管し、工場での連続生産に対応できる程度の連続自動供給を行なうことができる。
本実施の形態では、好ましいことに、図1および図2に示したように、ホッパ本体1030は、下方に近づくほど水平面で切ったときの断面積が小さくなるテーパ部1031と、テーパ部1031の下端から下方へ延在する筒状部1032とを含む。冷却部1040は、テーパ部1031の外周面および筒状部1032の外周面を覆うように配置されている。この構成を採用することにより、樹脂材料を円滑に下方に送り出すことができる。テーパ部1031の下端付近においては、狭い開口面積のところに樹脂材料6rが集中して進行するので、従来であれば固結が生じやすいが、本実施の形態では、冷却部1040による冷却が行なわれているので、固結を防止することができる。
本実施の形態では、好ましいことに、冷却部1040のうち、テーパ部1031の外周面を覆うテーパ部冷却部分1041と、筒状部1032の外周面を覆う筒状部冷却部分1042とは、分かれている。この構成を採用することにより、冷却部1040が少なくとも2つに分かれているので、メンテナンスが容易となる。
なお、テーパ部冷却部分1041は、流体入口1041aと流体出口1041bとを有する。筒状部冷却部分1042は、流体入口1042aと流体出口1042bとを有する。冷却部1040の全体として見たとき、冷却部1040の流体入口は、流体入口1041aと流体入口1042aとを含む。冷却部1040の冷却部1040の流体出口は、流体出口1041bと流体出口1042bとを含む。
本実施の形態では、好ましいことに以下の構成を備えている。図3に示したように、トレイ部1021は、底面1023と、底面1023の外縁の一部から上方に向かって延在する側壁1024とを含む。底面1023は、ホッパ1010の下方に位置する受け部1023aと、受け部1023aから側方に延在する注ぎ部1023bとを含む。注ぎ部1023bの先端には側壁1024がない。図1に示したように、注ぎ部1023bの先端は容器1003の上方に配置されている。この構成を採用することにより、樹脂材料6rを適切に容器1003へと誘導することができる。
本実施の形態では、好ましいことに、底面1023は、受け部1023aから注ぎ部1023bの先端に向かって下がるように傾斜している。この構成を採用することにより、樹脂材料を円滑に注ぎ部1023bの先端へと進行させることができる。なお、図1では、説明の便宜のために底面1023の傾斜角度、すなわちトレイ部1021の傾斜角度が誇張して図示されているが、実際には傾斜角度はより小さな角度であってもよい。
本実施の形態では、好ましいことに、容器1003およびその内容物の合計重量または容器1003の内容物の重量を測定する重量測定装置1004と、振動付与装置1022の動作を制御する制御部1005とを備える。制御部1005は、重量測定装置1004による測定結果が一定値以上であれば、フィーダ1020の搬送動作を停止させる。この構成を採用することにより、一定量の樹脂材料6rが容器1003に収容された時点でフィーダ1020の動作を停止させることができ、容器1003によって一定量の樹脂材料6rを取り出すことができる。
本実施の形態で示したように、冷却流体を常温より低い温度に維持するための流体タンク1006を備え、前記冷却流体は、流体タンク1006から前記流体入口へ導かれ、前記流体出口から流体タンク1006へと導かれることが好ましい。この構成を採用することにより、常温より低い温度の冷却流体が継続的に冷却部1040に供給され、冷却部1040において温度が上昇した冷却流体は次々と流体タンク1006へと回収されるので、ホッパ本体1030を効果的に冷却することができる。図1に示された例では、冷却部1040の流体入口は、流体入口1041aと流体入口1042aとの2つを含むので、流体タンク1006から流体入口への配管は途中で分岐している。図1に示された例では、冷却部1040の流体出口は、流体出口1041bと流体出口1042bとの2つを含むので、流体出口から流体タンク1006への配管は途中で合流している。
なお、容器1003によって一定量を取り出された樹脂材料6rは、樹脂モールド装置へと搬送され、樹脂モールド装置に設けられたキャビティの内部に配置される。ここでいうキャビティとは、成形が行なわれる空間である。樹脂モールド装置としては、以下に例示するさまざまなタイプのものが考えられる。
(樹脂モールド装置の第1の例)
図6~図7を参照して、本発明に基づく実施の形態1における樹脂材料自動供給装置に組み合わせて使用可能な樹脂モールド装置の第1の例について説明する。第1の例は、下型にキャビティが形成されているタイプである。

この樹脂モールド装置は、図6に示すように、下型2050と上型2060とを備える。下型2050は、下型本体2051と、板材2052とを含む。板材2052の外周を取り囲むように、部材2015が配置されている。部材2015は、ばね2017を介して下型本体2051に接続されている。ばね2017が弾性変形することによって部材2015は高さ方向に変位することができる。部材2015は、クランパとも呼ばれる。
部材2015の上面よりも板材2052の上面の方が低い位置にある。部材2015の上面よりも板材2052の上面の方が低いことによってキャビティ10が形成されている。キャビティ10の内面を覆うように下シート11が配置されている。下シート11は成形後に成形品を下型2050から取り外しやすくするためのものである。下シート11はいわゆる剥離シートである。
キャビティ10の内部においては、下シート11の上に顆粒状の樹脂材料6rが配置されている。この樹脂材料6rは、本発明に基づく実施の形態1における樹脂材料自動供給装置によって、治具などに所定量が供給され、さらにハンドラなどによって板材2052上に移載されたものである。対象物1は、上型2060の下面に保持されている。対象物1は、基板1dと、基板1dの表面に実装された部品1eとを含む。
図6に示した状態から、樹脂材料6rが加熱され、下型2050と上型2060とが相対的に接近する。その結果、図7に示すようになる。顆粒状であった樹脂材料6rは、加熱されたことにより、図7では低粘度化して樹脂材料6eとなっている。この後、さらに樹脂材料6eは粘度を増し、硬化する。部材2015と上型2060とによって、基板1dの端部が挟み込まれている。基板1dの端部の部品1eが実装されていない領域を挟み込むことによって対象物1は保持されている。ばね2017の働きによって、部材2015は上型2060に向かって付勢されている。樹脂材料6eはキャビティ10内の空間を満たしている。こうして、基板1dの表面において部品1eは樹脂材料によって封止される。
樹脂材料6eが硬化した後で、下型2050と上型2060とを相対的に遠ざけ、下シート11の上側にあるものを取り出すことによって、部品1eが封止樹脂で覆われた製品を得ることができる。
(樹脂モールド装置の第2の例)
図8~図9を参照して、本発明に基づく実施の形態1における樹脂材料自動供給装置に組み合わせて使用可能な樹脂モールド装置の第2の例について説明する。第2の例は、上型にキャビティが形成されているタイプである。

この樹脂モールド装置は、図8に示すように、下型3050と上型3060とを備える。上型3060は、上型本体3061と、板材3062とを含む。板材3062の外周を取り囲むように、部材3015が配置されている。部材3015は、ばね3017を介して上型本体3061に接続されている。ばね3017が弾性変形することによって部材3015は高さ方向に変位することができる。部材3015は、クランパとも呼ばれる。
部材3015の下面よりも板材3062の下面の方が高い位置にある。部材3015の下面よりも板材3062の下面の方が高いことによってキャビティ10が形成されている。キャビティ10の内面を覆うように上シート12が配置されている。上シート12は成形後に成形品を上型3060から取り外しやすくするためのものである。上シート12はいわゆる剥離シートである。
キャビティ10の真下においては、対象物1の上に顆粒状の樹脂材料6rが配置されている。この樹脂材料6rは、本発明に基づく実施の形態1における樹脂材料自動供給装置によって、治具などに所定量が供給され、さらにハンドラなどによって移載されたものである。対象物1は、下型3050の上面によって保持されている。対象物1は、基板1dと、基板1dの表面に実装された部品1eとを含む。樹脂材料6rは、対象物1の上に載せられている。
図8に示した状態から、樹脂材料6rが加熱され、下型3050と上型3060とが相対的に接近する。その結果、図9に示すようになる。顆粒状であった樹脂材料6rは、加熱されたことにより、図9では既に低粘度化した樹脂材料6eとなっている。下型3050と部材3015とによって、基板1dの端部が挟み込まれている。基板1dの端部の部品1eが実装されていない領域を挟み込むことによって対象物1は保持されている。ばね3017の働きによって、部材3015は下型3050に向かって付勢されている。樹脂材料6eはキャビティ10内の空間を満たしている。こうして、基板1dの表面において部品1eは樹脂材料によって封止される。
樹脂材料6eが硬化した後で、下型3050と上型3060とを相対的に遠ざけ、下型3050の上側にあるものを取り出すことによって、部品1eが封止樹脂で覆われた製品を得ることができる。
(樹脂モールド装置の第3の例)
図10~図14を参照して、本発明に基づく実施の形態1における樹脂材料自動供給装置に組み合わせて使用可能な樹脂モールド装置の第3の例について説明する。第3の例は、下型の一部が変形することによって余分な樹脂材料を外へ漏らすタイプである。

この樹脂モールド装置は、図10に示すように、下型4050と上型4060とを備える。下型4050は、下型本体4051と、板材4052とを含む。板材4052の外周を取り囲むように、ストリッパ部4033が配置されている。ストリッパ部4033は、ばね4037を介して下型本体4051に接続されている。ばね4037が弾性変形することによってストリッパ部4033は高さ方向に変位することができる。ストリッパ部4033は、いくつかの貫通孔4007を有する。ストローク量規制部材4034は、貫通孔4007に挿入されている。
ストリッパ部4033の内周の一部にいくつかの切欠きが設けられている。通路閉鎖部材4035はこれらの切欠きの内部に配置されている。ストリッパ部4033の内周側面と、通路閉鎖部材4035のストリッパ部4033とは反対側の側面と、板材4052の上面とによって、キャビティ10が形成される。ストリッパ部4033は、キャビティ10より外側に、キャビティ10から流出した樹脂材料を収容する凹部であるポケット部を有する。図10においては、ポケット部は図示省略されている。
キャビティ10の内部に配置されている樹脂材料6rは、本発明に基づく実施の形態1における樹脂材料自動供給装置によって、治具などに所定量が供給され、さらにハンドラなどによって板材4052上に移載されたものである。
下型4050のみを取り出したところを図11に示す。この例では、キャビティ10の近傍に2つのポケット部4036が設けられており、キャビティ10の周囲に合計4つの通路閉鎖部材4035が配置されている。通路閉鎖部材4035を単独で取り出したところを図12に示す。通路閉鎖部材4035は高さが異なる2つの上面4035a,4035bを有する。通路閉鎖部材4035は上下に変位可能である。通路閉鎖部材4035は上昇した状態と下降した状態との少なくとも2通りをとりうる。図10および図11では、通路閉鎖部材4035は上昇した状態にある。図11に示されるように、キャビティ10とポケット部4036との間は、通路閉鎖部材4035によって隔てられている。
通路閉鎖部材4035およびその近傍の断面を図13に示す。図13では、通路閉鎖部材4035は下降した状態にある。図13では、通路閉鎖部材4035が下降したことにより、通路9が開放されている。樹脂材料は加熱されることによって低粘度化する。低粘度化した樹脂材料6eは、キャビティ10から溢れ、矢印92に示すように通路9を通ってポケット部4036に向かって流れて行くことができる。
通路閉鎖部材4035が下降してキャビティ10から樹脂材料6eが溢れ出たことにより、図14に示すような状況となる。この状態で、通路閉鎖部材4035を再び上昇させてよい。通路閉鎖部材4035の上面が基板1dの下面に当接する程度まで通路閉鎖部材4035が上昇することによって、通路9は再び閉鎖され、キャビティ10からの樹脂材料6eのさらなる流出は阻止することができる。この状態で、樹脂材料を硬化させる。
樹脂材料が硬化した後で、下型4050と上型4060とを相対的に遠ざけ、下シート11の上側にあるものを取り出すことによって、部品1eが封止樹脂で覆われた製品を得ることができる。
(樹脂モールド装置の第4の例)
図15~図17を参照して、本発明に基づく実施の形態1における樹脂材料自動供給装置に組み合わせて使用可能な樹脂モールド装置の第4の例について説明する。第4の例は、簡易な構造によって余分な樹脂材料を外へ漏らすタイプである。

この樹脂モールド装置は、下型5050と、上型5060と、1以上の枠部材5004とを備える。下型5050は、上方を向く下型ヘッド面5050uを有する。上型5060は、下型ヘッド面5050uに対向する上型ヘッド面5060uを有する。上型5060は、下型5050の上側に配置されている。1以上の枠部材5004は、下型ヘッド面5050uにおいて、対象物1の外側を、対象物1から離隔して取り囲むように配置されている。上型ヘッド面5060uと枠部材5004とに囲まれることによってキャビティが形成されている。ここでは、「1以上の枠部材5004」としているが、説明の便宜のために、1個の枠部材5004のみを備える構成を例にとって、以下の説明を続ける。実際には、1つの上型ヘッド面5060uに複数個の枠部材5004が配置されることによって同時に複数のキャビティが形成されていてもよい。
下型5050は、下型本体5051と、超硬合金板5052と、治具5053とを備える。治具5053は、板状の部材である。上型5060は、上型本体5061と、超硬合金板5062とを備える。上型5060にはばね5017を介して部材5015が接続されている。部材5015は枠状の部材である。ばね5017が弾性変形することによって、部材5015は、上型本体5061に対して相対的に上下方向に変位可能となっている。上型5060には部材5016が接続されている。部材5016は枠状の部材である。部材5015,5016間には、シールリング5014が配置されている。部材5015の下端にはシールリング5013が配置されている。この樹脂モールド装置は、上型5060と下型5050とを互いに接近させたときには、上型5060、下型5050、部材5015、部材5016などによって取り囲まれることで、真空引き可能な空間が形成されるように構成されている。
セット5040は、ひとまとまりのものとして別の場所で用意される。セット5040が搬入され、下型5050の上側に載せられる。ただし、下型5050の一部は、セット5040の一部でもある。セット5040は、治具5053と、枠部材5004と、下シート11と、樹脂材料6rと、対象物1と、上シート12と、介在部材5005とを含む。介在部材5005は、弾性体によって形成された板部材である。介在部材5005は、たとえばゴムで形成されている。より好ましくは、介在部材5005は、たとえばシリコンゴムで形成されている。下シート11は剥離シートである。上シート12も同様である。介在部材5005の存在は必須ではない。下シート11および上シート12の存在も必須ではない。ただし、現実的には、下シート11および上シート12は図15に示したように、配置された上で作業が行なわれるであろう。
下シート11および上シート12は薄いものであるので、以下では、部材同士が「当接」することに言及する際には、間に下シート11および上シート12のうち一方または両方が介在していても無視して考えるものとする。たとえば「A部材とB部材とが当接する」といった場合、A部材とB部材とが、本当に直接当接する場合だけでなく、下シート11および上シート12のうち一方または両方を介在した状態で間接的に当接する場合も含むものとする。
治具5053の上面に枠部材5004が載せられている。枠部材5004の内側に顆粒状の樹脂材料6rが配置されている。上述のように、セット5040を金型の外で予め組み立てる場合には、実施の形態1で説明したような樹脂材料自動供給装置によって治具5053上に樹脂材料6rを直接供給してもよい。あるいは、下型5050の上でセット5040を組み立てることとしてもよい。この場合には、樹脂材料6rは、実施の形態1で説明したような樹脂材料自動供給装置によって、治具などに所定量が供給され、さらにハンドラなどによって治具5053上に移載されたものであってもよい。樹脂材料6rの上に対象物1が載せられている。
樹脂モールド装置が1以上の枠部材5004を備える場合にはその各々に注目する。下型ヘッド面5050uと枠部材5004とに囲まれたキャビティとしての空間の中に顆粒状の樹脂材料6rが配置される。対象物1は樹脂材料6rの上側に配置される。
下型5050と上型5060とを互いにある程度接近させることによって、シールリング5013が下型本体5051に当接する。樹脂材料6rを加熱して低粘度化させる。樹脂材料6rに対する加熱は、下型5050を通じて行なうことができる。
下型5050と上型5060とをさらに互いに接近させたときには、図16に示すようになる。すなわち、上型5060が介在部材5005に接触する。この状態で、上型5060が下降すると、対象物1が樹脂材料6eに押し付けられる。図16では、樹脂材料6rは既に低粘度化して樹脂材料6eとなっている。下型5050と上型5060とをさらに互いに接近させたときには、図17に示すようになる。すなわち、樹脂材料6eの一部である第1部分6e1は、枠部材5004の内側の空間を満たし、かつ、樹脂材料6eのうち第1部分6e1とは異なる第2部分6e2は、枠部材5004と上型5060との間の隙間を通って枠部材5004の外側に溢れることができる。樹脂材料が溢れる際には、枠部材5004の全周から一斉に溢れてもよく、枠部材5004の外周のうちの一部の区間から溢れるものであってもよい。たとえば枠部材5004が平面的に見たときに矩形である場合には、樹脂材料は四辺から溢れてもよく、一部の辺からのみ溢れてもよい。
枠部材5004と介在部材5005とが近接して狭くなることによって、樹脂材料6eの溢れ出しは止まる。この状態で、樹脂材料6eは硬化する。その結果、部品1eが封止樹脂で覆われた状態の製品を得ることができる。製品は、基板1dと、部品1eと、封止樹脂とを含む。
この樹脂モールド装置では、図17で示したように、供給された樹脂材料のうち余分なものは、枠部材5004の外側に溢れることとなり、枠部材5004の内側に残る樹脂材料の量はおのずと調整される。したがって、基板1dの厚みにばらつきがあったとしても、枠部材5004の内側において得られる製品の厚みは一定となる。
また、この樹脂モールド装置では、対象物1を直接押さえつけてクランプするようなことはしないので、対象物1にダメージを与えることを避けることができる。この樹脂モールド装置は、対象物1に含まれる基板1dがPCB基板であってもLTCC基板であっても用いることができる。
さらに、この樹脂モールド装置では、封止樹脂が形成される領域は、対象物1の領域よりも広いので、対象物1がここで示した例のように何らかの基板に部品を実装したものである場合、部品を実装できる領域を広く確保することができる。
この樹脂モールド装置では、図17に示したように、枠部材5004の内側に配置された樹脂材料のうちある程度は隙間から外に漏らすことを前提としているので、樹脂供給量の厳密な制御が不要となる。
図15~図17では、介在部材5005が存在する例を示したが、介在部材5005が存在しない構成であってもよい。その場合、下型5050と上型5060とを互いに接近させたときには、枠部材5004は、上型5060に当接する。枠部材5004が上型ヘッド面5060uに当接することによって下型ヘッド面5050uと上型ヘッド面5060uとの間の最接近時の距離が規定されることが好ましい。この構成を採用することにより、下型ヘッド面5050uと上型ヘッド面5060uとの間の最接近時の距離は、ほぼそのまま製品の厚みとなるので、簡単な構成で製品の厚みを精度良く実現することができる。
なお、枠部材5004は、治具5053に対して磁力で固定する方式のものであってもよい。
なお、この例で示したように、弾性を有する介在部材5005を備え、介在部材5005は、上型ヘッド面5060uと下型ヘッド面5050uとの間において対象物1よりも上側に配置され、下型5050と上型5060とを互いに接近させたときには、介在部材5005は、上型5060に当接した状態で対象物1および枠部材5004に当接することが好ましい。この構成を採用することにより、対象物1の表面に凹凸がある場合であっても、凹凸を吸収し、対象物1にダメージを与えることを回避することができる。ここで示した例のように、対象物1が実装された部品1eを含み、部品1eが樹脂封止される場合には、このように介在部材5005の採用によって荷重が分散することで、部品1eに過度な荷重が集中することを避けることができ、実装された部品1eの破損を防止することができる。
さらに、枠部材5004が介在部材5005に当接してめり込むことによって下型ヘッド面5050uと上型ヘッド面5060uとの間の最接近時の距離が規定されることが好ましい。管材部材5005は弾性を有するので、枠部材5004が当接することによってある程度はめり込むこととなるが、このときにめり込む量も加味したうえで、下型ヘッド面5050uと上型ヘッド面5060uとの間の最接近時の距離を規定することが可能であり、このように距離が規定されることによって、基板のばらつきによる影響を受けずに製品の厚みを所望の厚みとすることができる。
(樹脂モールド装置の第5の例)
図18を参照して、本発明に基づく実施の形態1における樹脂材料自動供給装置に組み合わせて使用可能な樹脂モールド装置の第5の例について説明する。第5の例は、第4の例にストッパ部材が追加されたタイプである。

この樹脂モールド装置を図18に示す。この樹脂モールド装置の基本的な構成は、第4の例で説明した樹脂モールド装置と同様である。第5の例としての樹脂モールド装置は、枠部材5004より外側において下型5050および上型5060のいずれか少なくとも一方に配置されたストッパ部材5007を備える。下型5050と上型5060とを互いに接近させたときには、ストッパ部材5007が、いずれかの部材に当接することによって下型5050と上型5060との間の最接近時の距離が規定される。図18に示した例では、ストッパ部材5007が、上型5060の一部である超硬合金板5062に当接することによって、下型5050と上型5060との間の最接近時の距離が規定される。
下型5050と上型5060とを互いに接近させたときに、枠部材5004の外側に溢れた樹脂材料6eは、枠部材5004とストッパ部材5007との間の隙間に収容される。図18においては、説明の便宜のために、上下方向の寸法を誇張し、左右方向の寸法を縮めて表示している。実際には、枠部材5004とストッパ部材5007との間の隙間の縦横比は、図18に示された通りのものとは限らない。
なお、ストッパ部材5007は、治具5053に対して磁力で固定する方式のものであってもよい。ストッパ部材7は枠状の部材であってもよい。
この例では、ストッパ部材5007によって、下型5050と上型5060との間の最接近時の距離が規定されるので、基板1dの厚みにばらつきがあったとしても、枠部材5004の内側において得られる製品の厚みは一定となる。
第5の例としてストッパ部材5007を備える構成を示すために、図18では、介在部材5005がない例を示したが、図15~図17で示したような介在部材5005が配置されていてもよい。この場合、ストッパ部材5007の上端は、介在部材5005に当接することによって、下型5050と上型5060との間の最接近時の距離が規定される。
したがって、第5の例としての樹脂モールド装置によれば、基板のばらつきによる影響を受けずに製品の厚みを所望の厚みとすることができ、基板にダメージを与えない樹脂モールド装置を実現することができる。
ここまで、枠部材5004の個数が1である例について説明してきた。枠部材5004の内側の領域が、樹脂材料によって対象物1の封止が行なわれる領域である。枠部材5004の個数は2以上であってもよい。すなわち、1つの治具5053上に2以上の枠部材5004が配置されているものであってもよい。
なお、今回開示した上記実施の形態はすべての点で例示であって制限的なものではない。本発明の範囲は請求の範囲によって示され、請求の範囲と均等の意味および範囲内でのすべての変更を含むものである。

Claims (7)
- 封止樹脂を形成するための顆粒状の樹脂材料を受け入れるホッパと、
前記ホッパから落下する前記樹脂材料を受けつつ前記樹脂材料を側方に搬送するフィーダと、
前記フィーダから落下する前記樹脂材料を受ける容器とを備え、
前記ホッパは、ホッパ本体と、前記ホッパ本体の外周面の少なくとも一部を覆うように配置された冷却部とを含み、
前記フィーダは、前記ホッパから落下する前記樹脂材料を受けるトレイ部と、前記トレイ部を振動させる振動付与装置とを含み、
前記冷却部は、流体入口および流体出口を有し、前記冷却部の内部には、前記流体入口から前記流体出口へと冷却流体を通す通路が設けられている、樹脂材料自動供給装置。 - 前記ホッパ本体は、下方に近づくほど水平面で切ったときの断面積が小さくなるテーパ部と、前記テーパ部の下端から下方へ延在する筒状部とを含み、前記冷却部は、前記テーパ部の外周面および前記筒状部の外周面を覆うように配置されている、請求項1に記載の樹脂材料自動供給装置。
- 前記冷却部のうち、前記テーパ部の外周面を覆うテーパ部冷却部分と、前記筒状部の外周面を覆う筒状部冷却部分とは、分かれている、請求項2に記載の樹脂材料自動供給装置。
- 前記トレイ部は、底面と、前記底面の外縁の一部から上方に向かって延在する側壁とを含み、前記底面は、前記ホッパの下方に位置する受け部と、前記受け部から側方に延在する注ぎ部とを含み、前記注ぎ部の先端には前記側壁がなく、前記注ぎ部の先端は前記容器の上方に配置されている、請求項1から3のいずれか1項に記載の樹脂材料自動供給装置。
- 前記底面は、前記受け部から前記注ぎ部の先端に向かって下がるように傾斜している、請求項4に記載の樹脂材料自動供給装置。
- 前記容器およびその内容物の合計重量または前記容器の内容物の重量を測定する重量測定装置と、前記振動付与装置の動作を制御する制御部とを備え、前記制御部は、前記重量測定装置による測定結果が一定値以上であれば、前記フィーダの搬送動作を停止させる、請求項1から5のいずれか1項に記載の樹脂材料自動供給装置。
- 前記冷却流体を常温より低い温度に維持するための流体タンクを備え、前記冷却流体は、前記流体タンクから前記流体入口へ導かれ、前記流体出口から前記流体タンクへと導かれる、請求項1から6のいずれか1項に記載の樹脂材料自動供給装置。
