Abstract

この作製方法は、基板(101)の上にIII族元素の第1原料(121)とVI族元素の第2原料(122)とを供給することで、基板(101)の上にIII族元素の触媒(102)を形成し、触媒(102)よりIII-VI族半導体のナノベルト(103)を、基板の表面に平行な方向に成長させるものであり、自己触媒VLS(vapor-liquid-solid)法により基板(101)の上にナノベルト(103)を形成する。

Description

ナノベルトの作製方法
 本発明は、ナノベルトの作製方法に関する。
 13族(III族)元素のGaやInと、16族(VI族)元素のSやSeによるIII-VI族半導体の中で、1:1の組成比のGaS、GaSe、InSeは、原子層構造を形成する。これら2次元層状物質は、層間での波動関数が積層の層数に依存するため、これを利用した多彩な物性制御が可能である。例えば、単層から層数を増やしていくと、サブバンドが生じることによりバンドギャップが変化する。
 特に、III-VI族原子層半導体は層数依存性が大きい。例えば、GaSは青色光(2.5eV,バルク)から紫外光(3.4eV,単層)の波長帯、InSeは赤外光(1.3eV,バルク)から緑色光(2.2eV,単層)の波長帯でバンドギャップが変化する。このため、上述した原子層半導体による2次元層状物質は、赤外光~紫外光領域における幅広い波長帯で光応答可能な光電デバイスへの応用が期待される。
 2次元層状物質は、面内方向に構造を縮小していくと、微細な幅の帯状のナノベルト構造となる。近年、微細加工技術の向上やフォトニック結晶の応用が進み、ナノスケールまで光素子の微細化が進んでいる中、ナノベルトの光電集積デバイスへの応用が期待される。

 しかしながら、現在、III-VI族原子層半導体ナノベルトの結晶成長技術は確立しておらず、その報告例は極めて少ない(非特許文献1、非特許文献2、非特許文献3)。産業応用の観点では、ウェーハスケールで大量生産が可能な、結晶成長によるナノベルトの作製技術が求められる。
 本発明は、以上のような問題点を解消するためになされたものであり、ナノベルトを結晶成長によりウェーハスケールで大量生産できるようにすることを目的とする。
 本発明に係るナノベルトの作製方法は、基板の上にIII族元素の第1原料とVI族元素の第2原料とを供給することで、基板の上にIII族元素の触媒を形成し、触媒よりIII-VI族半導体のナノベルトを、基板の表面に平行な方向に成長させる。
 以上説明したように、本発明によれば、基板の上にIII族元素の第1原料とVI族元素の第2原料とを供給することで、自己触媒VLS法により基板の上にナノベルトを形成するので、ナノベルトを結晶成長によりウェーハスケールで大量生産できる。

 以下、本発明の実施の形態に係るナノベルトの作製方法について図1A、図1Bを参照して説明する。この作製方法は、基板101の上にIII族元素の第1原料121とVI族元素の第2原料122とを供給することで、基板101の上にIII族元素の触媒102を形成し、触媒102よりIII-VI族半導体のナノベルト103を、基板101の表面に平行な方向に成長させるものであり、自己触媒VLS(vapor-liquid-solid)法により基板101の上にナノベルト103を形成するものである。
 例えば、図1Aに示すように、基板101の上にIII族元素(13族元素)の第1原料121を供給することで、基板101の上にIII族元素の触媒102を形成する(第1工程)。III族元素は、GaまたはInとすることができる。触媒102は、III族元素が凝集体(クラスタ)となった粒子状に形成される。触媒102は、III族元素の液滴ということができる。
 次に、図1Bに示すように、第1原料121とVI族元素(16族元素)の第2原料122とを供給することで、触媒102よりIII-VI族半導体のナノベルト103を成長させ(第2工程)。ナノベルト103は、触媒102より基板101の表面に平行な方向に成長させる。VI族元素は、SまたはSeとすることができる。成長するナノベルト103は、GaS、GaSe、およびInSeの何れかのIII-VI族半導体から構成されたものとすることができる。ここで、ナノベルト103の成長方向は、ナノベルト103のアームチェアエッジに平行とされている。
 III族元素による触媒102に、VI族元素が取り込まれ、この濃度が飽和濃度を超えると、触媒102よりIII-VI族半導体からなるナノベルト103が析出して成長する。
 以下、実施例を用いてより具体的に説明する。
[実施例1]
 実施例1では、GaSからなるナノベルト(GaSナノベルト)の作製方法について説明する。GaSナノベルトの典型的なサイズは、平面視の幅wがおおよそ102~103nm、長さLがおおよそ104nmである。また、GaSナノベルトの典型的な厚さtは、おおよそ10~102nmである。
 GaSナノベルトの作製では、基板の材料としてサファイアを用いることができる。また、第1原料としてトリエチルガリウム(TEGa)を用い、第2原料としてジエチルスルフィド(DES)を用いることができる。これらの原料を用い、有機金属気相成長法(MOCVD)によりGaSナノベルトが成長できる。また、分子線エピタキシー法(MBE)を用いることができる。実際に作製したGaSナノベルトがGaS結晶相であることは、Raman分光法およびX線回折法を用いて同定した。
 例えば、第1工程で、サファイア基板の上に、成長温度(基板温度)740℃で、原料としてはTEGaのみを供給してGaのクラスタを形成してGa触媒とする。次いで、第2工程で、サファイア基板の上に、上記と同じ成長温度(基板温度)、[DESの供給量]/[TEGaの供給量]=0.961の条件で、DESおよびTEGaを供給する。これにより、サファイア基板の表面に平行な方向に、Ga触媒よりGaSナノベルトを成長させることができる。
 また、TEGa(第1原料)の供給が過剰な原料供給量比でDES(第2原料)およびTEGa(第1原料)の供給量をそれぞれ一定に保つことで、Ga触媒を形成し、かつGaSナノベルトを成長させることができる。この場合におけるTEGaの供給が過剰な原料供給量比は、成長温度に依存する。例えば、成長温度700℃においては、[DES]/[TEGa]≦3.36である。
 図2Aは、サファイア基板の上に形成したGa触媒およびGaSナノベルトの断面透過型電子顕微鏡(TEM)像である。自己触媒VLS成長により形成されるため、GaSナノベルトの片側にGa触媒が存在する。
 次に、作製したGaSナノベルトの箇所で測定されたエネルギー分散型X線分析(EDX)スペクトルを図2Bに示す。また、作製したGa触媒の箇所で測定されたEDXスペクトルを図2Cに示す。GaSナノベルトからはGaおよびSによる特性X線ピークが観測された。また、Ga触媒からはGaによる特性X線ピークが観測された。他の特性X線ピーク(C,O,Al)は、サファイア基板や断面TEM試料の作製時に成膜したカーボン被覆によるものである。
 図2AのGa触媒近傍の矩形の枠内におけるGa触媒とGaSナノベルトの成長界面を走査型透過電子顕微鏡による高角度環状暗視野法で観察した結果(HAADF-STEM像)を図2Dに示す。図2Dに示すように、GaSナノベルトにGaSの原子配列が明瞭に確認された。
 図2Eの模式図に示すように、クラスタとなった粒子状のGa触媒から、GaS原子層面内方向(アームチェアエッジに平行な方向)にGaSナノベルトが成長する。図2Eの(a)は、c軸に垂直な基板平面の法線方向から見た平面図である。また、図2Eの(b)は、c軸に垂直な方向から見た側面図である。
 図3の(a)に[DES]/[TEGa]=2.40の原料供給量比で成長したGaSの原子間力顕微鏡(AFM)観察像を示す。この場合、成長したGaSは、ナノベルト形状をもつ。また、図3の(b)に、[DES]/[TEGa]=8.65の原料供給量比で成長したGaS試料のAFM観察像を示す。この場合、成長したGaSは、三角形形状(島形状)をもつ。この、原料供給費の違いによる形状変化は、Ga原料供給量比の減少に伴って、自己触媒VLS成長から2次元島状成長に成長機構が切り変わったことを示す。
 次に、成長条件(成長温度および原料供給量比)の変化による、結晶相および結晶形状の変化について、図4を参照して説明する。図4の白四角は、GaSナノベルトが形成された条件を示し、白丸は、GaSが島状(三角形アイランド)に形成される条件を示し、黒丸は、Ga23が形成される条件を示している。成長する範囲内で成長温度がより低く、かつTEGaの供給量比率が高い条件([DES]/[TEGa]が小さい範囲)でGaSナノベルトが形成されている。
[実施例2]
 次に、実施例2について説明する。実施例2では、InSeからなるナノベルト(InSeナノベルト)の作製方法について説明する。InSeナノベルトの作製も、前述同様であり、基板の材料としてサファイアを用いることができる。また、第1原料としてトリメチルインジウム(TMIn)を用い、第2原料としてジエチルセレン(DESe)を用いることができる。これらの原料を用い、有機金属気相成長法(MOCVD)によりInSeナノベルトが成長できる。また、分子線エピタキシー法(MBE)を用いることができる。
 例えば、サファイア基板の上に、成長温度(基板温度)450℃、[DESeの供給量]/[TMInの供給量]=59.1の条件で、DESeおよびTMInを供給する。これにより、In触媒を形成するとともに、サファイア基板の表面に平行な方向に、In触媒よりInSeナノベルトを成長させることができる。
 図5Aは、サファイア基板の上に形成したIn触媒およびInSeナノベルトの断面TEM像である。自己触媒VLS成長により形成されるため、InSeナノベルトの片側にIn触媒が存在する。
 次に、作製したInSeナノベルトの箇所で測定されたEDXスペクトルを図5Bに示す。また、作製したIn触媒の箇所で測定されたEDXスペクトルを図5Cに示す。InSeナノベルトからはInおよびSによる特性X線ピークが観測された。また、In触媒からはInによる特性X線ピークが観測された。
 図5AのIn触媒近傍の矩形の枠内におけるIn触媒とInSeナノベルトの成長界面を走査型透過電子顕微鏡による高角度環状暗視野法で観察した結果(HAADF-STEM像)を図5Dに示す。図5Dに示すように、InSeナノベルトにInSeの原子配列が明瞭に確認された。
 図5Eの模式図に示すように、クラスタとなった粒子状のIn触媒から、InSe原子層面内方向(アームチェアエッジに平行な方向)にInSeナノベルトが成長する。図5Eの(a)は、c軸に垂直な基板平面の法線方向から見た平面図である。また、図5Eの(b)は、c軸に垂直な方向から見た側面図である。
 次に、実施の形態に係るナノベルトの作製方法で作製したナノベルトを用いたデバイスについて説明する。例えば、GaSナノベルトを光検出部と用いて光検出器を構成することができる。図6A、図6Bに示すように、基板201の上にGsSナノベルト202を形成し、GsSナノベルト202の一方の端部に第1電極203aを接続して形成し、GsSナノベルト202の他方の端部に第2電極203bを接続して形成する。なお、図6Bは、図6Aのbb’線における断面を示している。
 第1電極203a、第2電極203bは、GsSナノベルト202に接触する下側の厚さ150nmのCr層211と、Cr層211の上に形成した厚さ100nmのAu層212とから構成することができる。GsSナノベルト202のエッジ(側面)からも光電流を取り出しやすくするために、Cr層211はGsSナノベルト202の厚さ(約100nm)よりも厚くしている。Cr層211は、Ti層やIn層とすることもできる。
 第1電極203a、第2電極203bの一部を、GsSナノベルト202の側面や端面に接触させることで光電流の取り出しが効率的に行われ、応答性を向上させることができる。GaSのバンドギャップ(2.5eV)に対応する490nmより短い波長の光(励起光)がGsSナノベルト202に照射されることで、第1電極203aと第2電極203bとの間に光電流が流れる。また、暗電流は検出限界(0.15pA)以下である。励起光波長300nm、印加電圧5Vの条件下における光検出器のスペック値として、ON/OFF比>1840、応答性:220[mA/W]が得られた。
 以上に説明したように、本発明によれば、基板の上にIII族元素の第1原料とVI族元素の第2原料とを供給することで、自己触媒VLS法により基板の上にナノベルトを形成するので、ナノベルトを結晶成長によりウェーハスケールで大量生産できるようになる。
 本発明によれば、ウェーハスケールで大量生産可能な気相成長法により、自己触媒VLS成長によるIII-VI族原子層半導体ナノベルトの作製方法を確立された。作製されるナノベルトの幅は、フォトニック結晶サイズと同程度であり、次世代の光電集積デバイスに適用可能な新材料である。また、本発明によれば、作製されたナノベルトを用いた光検出器は、暗電流が極めて低いため高いON/OFF比が青色光領域で得られ、光検出器として微細領域での光検出を可能にする。
 なお、本発明は以上に説明した実施の形態に限定されるものではなく、本発明の技術的思想内で、当分野において通常の知識を有する者により、多くの変形および組み合わせが実施可能であることは明白である。

Claims (3)

  1.  基板の上にIII族元素の第1原料とVI族元素の第2原料とを供給することで、前記基板の上にIII族元素の触媒を形成し、前記触媒よりIII-VI族半導体のナノベルトを、前記基板の表面に平行な方向に成長させるナノベルトの作製方法。
  2.  請求項1記載のナノベルトの作製方法において、
     前記基板の上に前記第1原料を供給することで、前記基板の上に前記触媒を形成する第1工程と、
     前記第1原料と前記第2原料とを供給することで、前記触媒より前記ナノベルトを成長させる第2工程と
     を含み、自己触媒VLS法により前記基板の上に前記ナノベルトを形成するナノベルトの作製方法。
  3.  請求項1または2記載のナノベルトの作製方法において、
     前記III族元素は、GaまたはInであり、前記VI族元素は、SまたはSeであり、前記III-VI族半導体は、GaS、GaSe、およびInSeの何れかであるナノベルトの作製方法。
