本申请涉及光伏技术领域,具体而言,涉及一种钙钛矿电池、叠层太阳能电池、光伏组件、光伏发电系统及用电设备。
钙钛矿电池以其具有良好的光学吸收系数、发光量子效率、较高的缺陷态容限、长程的电荷输运以及低成本的制造工艺等诸多优点,受到广泛关注,具有强大的应用潜力。
目前的钙钛矿电池的光电能量转换效率相对较低,严重地阻碍了钙钛矿电池存的产业化道路。
发明内容
针对现有技术的不足,本申请提供一种钙钛矿电池、叠层太阳能电池、光伏组件、光伏发电系统及用电设备,以提高钙钛矿电池的光电能量转换效率。
第一方面,本申请提供了一种钙钛矿电池,该钙钛矿电池包括钙钛矿吸光层以及电子传输层,且电子传输层包括至少两个传输子层;传输子层的材质包括金属氧化物MxOy,M表示金属元素;传输子层中的金属原子与氧原子的原子数目之比为x/y,沿钙钛矿吸光层指向电子传输层的方向,传输子层的x/y的值依次增大。
本申请提供的钙钛矿电池中,电子传输层中具有至少两个传输子层,本申请通过对多层传输子层中金属氧化物的金属原子的数目与氧原子的数目之比进行调控,沿钙钛矿吸光层指向电子传输层的方向,设置传输子层中的金属氧化物的金属原子的数目与氧原子的数目之比依次增大,可以调控电子传输层中的能级结构,使得沿钙钛矿吸光层指向电子传输层的方向,电子传输层中的能级结构依次降低,可提高电子传输层中载流子的传输能力,进而提高钙钛矿电池的电流,使得钙钛矿电池具有较高的光电能量转换效率。

在一些实施例中,0.4×z≤y:x≤0.5×z。传输子层中金属氧化物的金属原子的数目与氧原子的数目之比满足上述范围时,有利于充分收集钙钛矿吸光层在光照条件下吸收光子产生的电子或空穴,进而有利于进一步提高电子传输层中载流子的传输能力,也可进一步提高电子传输层与钙钛矿吸光层之间的能级匹配,也可减小电子传输层的光学损失。
在一些实施例中,当一个传输子层中的y:x为0.5×z时,y:x为0.5×z的传输子层在电子传
输层中的厚度占比≤75%。当其中一个传输子层中金属氧化物的金属原子的数目与氧原子的数目之比1:(0.5×z)时(z为金属元素的最高价氧化态),通过对该传输子层在整个电子传输层中的厚度占比进行调控,有利于进一步提高电子传输层中载流子的传输能力,进而提高钙钛矿电池的电流,使得钙钛矿电池具有较高的光电能量转换效率。
在一些实施例中,金属氧化物中的金属元素包括Sn、Ti、Zn、W、Nb、In、Zr、Ce、Cr、Ba、Sr、Fe以及Li中的至少一种。金属氧化物中的金属元素选自上述元素,可有效阻隔离子的迁移,有利于避免钙钛矿电池中的离子迁移而导致的膜层降解或变质,有利于提高钙钛矿电池的使用寿命。
在一些实施例中,金属氧化物中的金属元素包括Zn、Ti以及Sn中的至少一种。
在一些实施例中,沿钙钛矿吸光层指向电子传输层的方向,传输子层的能级依次降低。上述设置方式,可提高电子传输层中载流子的传输能力,进而提高钙钛矿电池的电流,使得钙钛矿电池具有较高的光电能量转换效率。
在一些实施例中,相邻的两个传输子层的能级差≤0.2eV。相邻的两个传输子层的能级差在上述范围内,有利于提高载流子的提取效率,进而提高钙钛矿电池的光电能量转换效率。
在一些实施例中,钙钛矿吸光层和电子传输层之间设置有中间层;中间层的材质包括含有碳元素的导电材料。中间层的设置,可以对钙钛矿吸光层表面的缺陷起到钝化作用,提高钙钛矿电池(特别是反式结构的钙钛矿电池)中钙钛矿吸光层与电子传输层之间的界面能级匹配度,有利于避免钙钛矿电池发生迟滞效应,可提高载流子的传输能力,可提高钙钛矿电池的光电能量转换效率。
在一些实施例中,中间层的材质包括富勒烯及其衍生物、酰亚胺类化合物、醌类化合物、吡咯烷酮类化合物、异靛蓝类化合物、靛蓝类化合物、苯并双噻二唑类化合物、六氮杂萘类化合物、茚并噻吩类化合物、四苯乙烯类化合物以及共轭聚合物中的至少一种。中间层的材质包括上述物质,有利于避免钙钛矿电池发生迟滞效应,可提高钙钛矿电池的光电能量转换效率。
在一些实施例中,中间层的能级M1小于与中间层相邻的传输子层的能级M2,且M2-M1≤0.2eV。可提高钙钛矿电池(特别是反式结构的钙钛矿电池)中钙钛矿吸光层与电子传输层之间的界面能级匹配度,有利于避免钙钛矿电池发生迟滞效应,可提高载流子的传输能力,可提高钙钛矿电池的光电能量转换效率。
在一些实施例中,中间层与电子传输层的厚度比为(0.01~50):1;可以使得钙钛矿电池具有较高的光电能量转换效率。
在一些实施例中,中间层与电子传输层的厚度比为(1~3):1。可充分发挥中间层和电子传输层的优势,有利于进一步提高钙钛矿电池的光电能量转换效率。
在一些实施例中,钙钛矿电池包括依次设置的透明基底层、空穴传输层、钙钛矿吸光层、中间层、电子传输层以及电极层;或,钙钛矿电池包括依次设置的透明基底层、电子传输层、中间层、钙钛矿吸光层、空穴传输层以及电极层。该反式结构或正式结构的钙钛矿电池中,钙钛矿吸光层与电子传输层之间的界面能级匹配度较高,可提高反式结构或正式结构的钙钛矿电池的光电能量转换效率。
第二方面,本申请提供了一种叠层太阳能电池,该叠层太阳能电池包括如第一方面任一项提供的钙钛矿电池。

太阳能电池作为绿色能源电池,目前,从市场形势的发展来看,太阳能电池的应用越加广泛。其中,太阳能电池不仅被应用于太阳能电站等光伏发电系统,而且还逐渐被应用于电动汽车等用电设备。随着太阳能电池应用领域的不断扩大,其市场的需求量也在不断地扩增。
钙钛矿电池由于具有良好的光学吸收系数、发光量子效率、较高的缺陷态容限、长程的电荷输运以及低成本的制造工艺等诸多优点,成为了近几研究和应用较为广泛的太阳能电池。
钙钛矿电池中,通常包括透明基底层、空穴传输层、钙钛矿吸光层、电子传输层以及电极层等功能层。钙钛矿吸光层主要由钙钛矿材料组成,在接受太阳光照射时,钙钛矿吸光层首先吸收光子产生电子空穴对(激子),在pn结电场的作用下,激子首先被分离成为电子与空穴并分别向阴极和阳极输运,光生空穴流向p区,光生电子流向n区,接通电路就形成电流。
但是,目前的钙钛矿电池的光电能量转换效率相对较低,严重地阻碍了钙钛矿电池存的产业化道路。发明人经研究发现,钙钛矿电池的光电能量转换效率相对较低的原因是:电子传输层中的载流子传输受阻,电子传输层中载流子的传输能力相对较低,导致钙钛矿电池的电流较低,进而影响钙钛矿电池的光电能量转换效率。
基于以上考虑,为了提高钙钛矿电池的光电能量转换效率,本申请设计了一种钙钛矿电池,该钙钛矿电池包括钙钛矿吸光层以及电子传输层,且电子传输层包括至少两个传输子层;传输子层的材质包括金属氧化物MxOy,M表示金属元素;传输子层中的金属原子与氧原子的原子数目之比为x/y,沿钙钛矿吸光层指向电子传输层的方向,传输子层的x/y的值依次增大。
在本申请提供的钙钛矿电池中,电子传输层中具有至少两个传输子层,本申请通过对多层传输子层中金属氧化物的金属原子的数目与氧原子的数目之比进行调控,沿钙钛矿吸光层指向电子传输层的方向,设置传输子层中的金属氧化物的金属原子的数目与氧原子的数目之比依次增大,可以调控电子传输层中的能级结构,使得沿钙钛矿吸光层指向电子传输层的方向,电子传输层中的能级结构依次降低,可提高电子传输层中载流子的传输能力,进而提高钙钛矿电池的电流,使得钙钛矿电池具有较高的光电能量转换效率。
以下,将结合实施例对本申请的技术方案进行示例性的说明。
请参阅图1和图2,本申请提供了一种钙钛矿电池100,该钙钛矿电池100包括钙钛矿吸光层130以及电子传输层150,且电子传输层150包括至少两个传输子层151;传输子层151的材质包括金属氧化物;沿钙钛矿吸光层130指向电子传输层150的方向,传输子层151中的金属氧化物的金属原子的数目与氧原子的数目之比依次增大。
钙钛矿电池100即钙钛矿太阳能电池,其通常包括透明基底层110、空穴传输层120、钙钛矿吸光层130、电子传输层150以及电极层160等功能层。
本申请实施例提供的钙钛矿电池100可以是正式结构的钙钛矿电池100,也可以是反式结构的钙钛矿电池100,均可以提升相应的钙钛矿电池100的器件效率(即光电能量转换效率)和商业价值。
请参阅图1,反式结构的钙钛矿电池100中,透明基底层110、空穴传输层120、钙钛矿吸光层130、电子传输层150以及电极层160依次;请参阅图2,正式结构的钙钛矿电池100中,透明基底层110、电子传输层150、钙钛矿吸光层130、空穴传输层120以及电极层160依次设置。
本申请实施例提供的钙钛矿电池100,除了对电子传输层150进行改进,其他功能层的规
格和材料种类可以根据需要进行选择或设计。
透明基底层110作为导电率高、可见光透过率高的电极,是钙钛矿电池100的一个输出端。透明基底层110的种类例如但不限于为FTO(掺杂氟的SnO2透明导电玻璃)、ITO(氧化铟锡透明导电玻璃)、AZO(铝掺杂的氧化锌透明导电玻璃)、BZO(苯二氮卓透明导电玻璃)、IZO(氧化铟锌透明导电玻璃)等。
空穴传输层120作为钙钛矿电池100重要的组成部分,主要作用是收集并传输空穴,实现电子空穴有效分离,同时保护钙钛矿吸光层130免受氧气和水汽的侵蚀,对钙钛矿电池100的效率及稳定性起到重要的影响。空穴传输层120中的空穴传输材料例如为以下材料、其衍生物及其经掺杂或钝化所得的材料中的至少一种:聚[双(4-苯基)(2,4,6-三甲基苯基)胺](PTAA)、聚3-已基噻吩、三蝶烯为核的三苯胺(H101)、3,4-乙烯二氧噻吩-甲氧基三苯胺(EDOT-OMeTPA)、N-(4-苯胺)咔唑-螺双芴(CzPAF-SBF)、聚(3,4-乙烯二氧噻吩):聚(苯乙烯磺)(PEDOT:PSS)、聚噻吩、氧化镍(NiOx)、氧化钼(MoO3)、碘化亚铜(CuI)、氧化亚铜(CuO)、2,2',7,7'四(N,N对甲氧苯胺基)9,9'螺二芴、甲氧基三苯胺氟代甲脒、聚(3,4乙烯二氧噻吩)、聚苯乙烯磺酸、三蝶烯为核的三苯胺、磷酸基单分子、羧酸基单分子、咔唑基单分子、磺酸基单分子、三苯胺基单分子、芳香基单分子、金属氧化物、硫氰酸亚铜等;其中空穴传输材料中选择的金属氧化物中的金属元素包括Ni、Mo和Cu中的至少一种。
作为示例性地,空穴传输层120的厚度例如为5 500nm,可选为10 20nm。
钙钛矿吸光层130是钙钛矿电池100的核心部件,用于吸收太阳光的光子能量,产生电子
空穴对,并在内建电场作用下使电子空穴对分离成自由的电子和空穴,空穴通过空穴传输层120被透明电极收集,电子通过被电极层160收集,透明电极和电极层160连接成电路从而产生光电流。
钙钛矿吸光层130中的钙钛矿材料的化学式满足ABX3,其中,A为无机、有机或有机无机混合阳离子,B为无机、有机或有机无机混合阳离子,X为无机、有机或有机无机混合阴离子。A选自CH3NH3
+(简写为MA+)、CH(NH2)2+(简写为FA+)、Li+、Na+、K+、Rb+和Cs+中的至少一种;可选地,M选自CH3NH3
+、CH(NH2)2+和Cs+中的至少一种。B选自Pb2+、Sn2+、Be2+、Mg2+、Ca2+、Sr2+、Ba2+、Zn2+、Ge2+、Fe2+、Co2+和Ni2+中的至少一种;可选地,B选自Pb2+、Sn2+中的一种或两种。X选自Cl-、Br-和I-中的至少一种;可选地,X选自Cl-、Br-和I-中的至少一种。

作为示例性地,钙钛矿吸光层130的带隙在1.20eV~2.30eV,带隙测量方法例如包括:通过紫外吸收光谱测试获得紫外吸收曲线,然后通过Tauc方程进行计算得到钙钛矿带隙。钙钛矿吸光层130的厚度在100nm~1000nm之间,例如但不限于为100nm、200nm、300nm、400nm、500nm、600nm、700nm、800nm、900nm和1000nm中的任意一者点值或者任意两者之间的范围值;其中,钙钛矿吸光层130的厚度是指钙钛矿吸光层130在钙钛矿电池100的厚度方向上的尺寸,该钙钛矿电池100的厚度方向也是指各功能层依次层叠设置的方向。
电极层160作为钙钛矿电池100的另一个输出端。电极层160为有机、无机或有机无机混合的导电材料,导电材料为有机导电材料、无机导电材料中的至少一种;其中,有机导电材料可以为导电聚合物,导电聚合物包括但不局限于聚乙撑二氧噻吩(PEDOT)、聚噻吩、聚乙炔中的至少一种;无机导电材料包括但不局限于透明导电氧化物、金属、碳衍生物中的至少一种,无机导电材料具体例如为Ag、Cu、C、Au、Al、ITO、AZO、BZO、IZO等。
作为示例性地,电极层160的厚度例如为10nm~1000nm。
电子传输层150用于收集钙钛矿吸光层130在光照条件下吸收光子产生的电子或空穴,在传输电子、阻挡电子空穴复合方面发挥着重要的作用。电子传输层150在钙钛矿电池100中具有重要作用,其性能直接影响电池的性能。
在本申请中,电子传输层150包括至少两个传输子层151;传输子层151的材质包括金属氧化物MxOy,M表示金属元素;传输子层中的金属原子与氧原子的原子数目之比为x/y,沿钙钛矿吸光层指向电子传输层的方向,传输子层的x/y的值依次增大。
其中,“MxOy”中的“O”即为氧元素,“MxOy”中的“x”和“y”分别代表金属氧化物中的金属原子的数目和氧原子的数目。
“沿钙钛矿吸光层130指向电子传输层150的方向,传输子层151的x/y的值依次增大”是指:所有传输子层151中的“金属氧化物的金属原子的数目与氧原子的数目之比x/y”互不相同,且沿钙钛矿吸光层130指向电子传输层150的方向,传输子层151对应的“x/y的值”呈依次增大的关系。
本申请不对电子传输层150中的传输子层151的数目进行限定,其数目可以为2个、3个或者更多个。
需要说明的是,电子传输层150中每个传输子层151中的金属原子与氧原子的原子数目之比为x/y,可以通过飞行时间二次离子质谱仪(TOF-SIMS)分析并确定。
本申请通过对电子传输层150中所具有的传输子层151中金属氧化物的金属原子的数目与氧原子的数目之比进行调控,沿钙钛矿吸光层130指向电子传输层150的方向,设置传输子层151中的金属氧化物的金属原子的数目与氧原子的数目之比依次增大,可以调控电子传输层150中的能级结构,使得沿钙钛矿吸光层130指向电子传输层150的方向,电子传输层150中的能级结构依次降低,可提高电子传输层150中载流子的传输能力,进而提高钙钛矿电池100的电流,使得钙钛矿电池100具有较高的光电能量转换效率。

对偏离于该原子)时对应的化合价态即为最高价氧化态。
“0.5×z”中的“×”为乘号,“0.5×z”对应的数值是“z对应的数值”的0.5倍。以下涉及的“×”均为乘号。
在一些实施例中,0.4×z≤y:x≤0.5×z。MxOy中的“y”和“x”的比值y:x在上述范围内,有利于充分收集钙钛矿吸光层130在光照条件下吸收光子产生的电子或空穴,进而有利于进一步提高电子传输层150中载流子的传输能力,也可进一步提高电子传输层150与钙钛矿吸光层130之间的能级匹配,也可减小电子传输层150的光学损失。

可以理解的是,在其他可行的实施方式中,也可以存在电子传输层150中不具有“y:x为0.5×z”的传输子层151,即电子传输层150中的传输子层151的y:x均小于0.5×z。

在一些实施例中,当金属氧化物中的金属元素包括Sn时,Sn的最高价氧化态为4,对应的SnxOy中的“y”和“x”的比值y:x≤2(即0.5×4);进一步地,SnxOy中的“y”和“x”的比值满足:1.7≤y:x≤2。
作为示例性地,当金属氧化物中的金属元素包括Sn时,各个传输子层151中的金属氧化物SnxOy中的“y”和“x”的比值y:x可以为2、1.9、1.8、1.7、1.6和1.5中任意一点值或任意两者之间的范围值;例如,各个传输子层151中的金属氧化物SnxOy可以分别为SnO2、SnO1.9、SnO1.8、SnO1.7或者SnO1.6等等。
在一些实施例中,传输子层151中除了具有金属氧化物外,还可以具有其他电子传输材料,其他电子传输材料例如为以下材料、其衍生物及其经掺杂或钝化所得的材料中的至少一种:亚胺类化合物、醌类化合物、富勒烯及其衍生物、氧化硅、钛酸锶、钛酸钙、氟化锂和氟化钙中的至少一种;作为示例性地,其他电子传输材料可以选自[6,6]-苯基C61丁酸甲酯(PC61BM)、[6,6]-苯基C71丁酸甲酯(PC71BM)、富勒烯C60、富勒烯C61、富勒烯C70、浴铜灵等。
作为示例性地,电子传输层150的厚度例如可以为5 200nm,可选为20 50nm。
在一些实施例中,沿钙钛矿吸光层130指向电子传输层150的方向,传输子层151的能级依次降低。上述设置方式,可提高电子传输层150中载流子的传输能力,进而提高钙钛矿电池100
的电流,使得钙钛矿电池100具有较高的光电能量转换效率。
在一些实施例中,相邻的两个传输子层151的能级差≤0.2eV。有利于提高载流子的提取效率,进而提高钙钛矿电池100的光电能量转换效率。
作为示例性地,相邻的两个传输子层151的能级差可以为0.01eV、0.02eV、0.05eV、0.07eV、0.1eV、0.12eV、0.15eV、0.17eV和0.2eV中任意一点值或任意两者之间的范围值。
在一些实施例中,钙钛矿吸光层130和电子传输层150之间设置有中间层140;中间层140的材质包括含有碳元素的导电材料。
其中,“含有碳元素的导电材料”是指:该材料中含有碳原子,且该材料具有可提取或迁移电子的能力。
由于钙钛矿吸光层130均为多晶薄膜,其表面不可避免的包含较多的缺陷,主要包括未配位的离子以及晶界和晶体表面的悬挂键。钙钛矿吸光层130表面的缺陷,会引起钙钛矿电池100发生迟滞效应。
迟滞效应是指在钙钛矿电池100的输出电流与输入光照强度之间存在定的滞后关系。具体来说,当光照强度从低到高变化时,钙钛矿电池100的输出电流并不会立即跟随变化,而是会有一定的延迟。这种现象会导致钙钛矿电池100的输出电流与输入光照强度之间存在一定的非线性关系,从而影响太阳能电池的性能和效率。
本申请通过在钙钛矿吸光层130和电子传输层150之间设置中间层140,可以对钙钛矿吸光层130表面的缺陷起到钝化作用,提高钙钛矿电池100(特别是反式结构的钙钛矿电池100)中钙钛矿吸光层130与电子传输层150之间的界面能级匹配度,有利于避免钙钛矿电池100发生迟滞效应,可提高载流子的传输能力,可提高钙钛矿电池100的光电能量转换效率。
在一些实施例中,中间层140的材质包括富勒烯及其衍生物、酰亚胺类化合物、醌类化合物、吡咯烷酮类化合物、异靛蓝类化合物、靛蓝类化合物、苯并双噻二唑类化合物、六氮杂萘类化合物、茚并噻吩类化合物、四苯乙烯类化合物以及共轭聚合物中的至少一种。其中,共轭聚合物包括PFN-2TNDI、PBDT-PDI、NDP-V、P(NDI2DT-TTCN)、PN-F以及PF-PDI中的至少一种。
中间层140的材质包括上述物质,有利于避免钙钛矿电池100发生迟滞效应,可提高钙钛矿电池100的光电能量转换效率。
在一些实施例中,中间层140的能级M1小于与中间层140相邻的传输子层151的能级M2,且M2-M1≤0.2eV。上述设置方式,可提高钙钛矿电池100(特别是反式结构的钙钛矿电池100)中钙钛矿吸光层130与电子传输层150之间的界面能级匹配度,有利于避免钙钛矿电池100发生迟滞效应,可提高载流子的传输能力,可提高钙钛矿电池100的光电能量转换效率。
作为示例性地,M2-M1可以为0.01eV、0.02eV、0.05eV、0.07eV、0.1eV、0.12eV、0.15eV、0.17eV和0.2eV中任意一点值或任意两者之间的范围值。
在一些实施例中,中间层140与电子传输层150的厚度比为(0.01~50):1;可以使得钙钛矿电池具有较高的光电能量转换效率。
其中,“中间层140与电子传输层150的厚度比”是指:中间层140的厚度与整个电子传输层150的厚度之比。
作为示例性地,中间层140与电子传输层150厚度比可以为0.01:1、1:1、5:1、10:1、20:1、30:1、40:1和50:1中任意一点值或任意两者之间的范围值。
在一些实施例中,中间层140与电子传输层150的厚度比为(1-3):1。
中间层140与电子传输层150的厚度比为(1-3):1,可充分发挥中间层140和电子传输层150的优势,有利于进一步提高钙钛矿电池100的光电能量转换效率。
作为示例性地,中间层140与电子传输层150厚度比可以为1:1、1.2:1、1.5:1、1.7:1、2:1、2.2:1、2.5:1、2.7:1和3:1中任意一点值或任意两者之间的范围值。
作为示例性地,中间层140的厚度例如可以为5nm~100nm。
基于上述实施方式,反式结构的钙钛矿电池100的制备过程示例性地包括:
步骤1:清洗透明基底层110,吹干备用;
步骤2:在透明基底层110上制备空穴传输层120,备用;
步骤3:在空穴传输层120上制备钙钛矿吸光层130,备用;
步骤4:在钙钛矿吸光层130上制备中间层140,备用;
步骤5:在中间层140上制备电子传输层150(包括至少两个传输子层151),备用;
步骤6:在电子传输层150上制备电极层160,清边测试。
其中,在一些实施例中,也可以不进行中间层140的制备,而是在钙钛矿吸光层130上直接制备电子传输层150。
正式结构的钙钛矿电池100的制备过程示例性地包括:
步骤1:清洗透明基底层110,吹干备用;
步骤2:在透明基底层110上制备电子传输层150(包括至少两个传输子层151),备用;
步骤3:在电子传输层150上制备中间层140,备用;
步骤4:在中间层140上制备钙钛矿吸光层130,备用;
步骤5:在钙钛矿吸光层130上制备空穴传输层120,备用;
步骤6:在空穴传输层120上制备电极层160,清边测试。
其中,在一些实施例中,也可以不进行中间层140的制备,而是在电子传输层150上直接制备钙钛矿吸光层130。
该实施例中,透明基底层110、空穴传输层120、钙钛矿吸光层130、中间层140、电子传输层150以及电极层160具有合适的排列顺序,方便各层结构的形成,使得工艺便捷。
可以理解的是,上述各层的制备方式包括但不局限于化学浴沉积法、电化学沉积法、化学气相沉积方法、物理外延生长方法、热蒸镀共蒸方法、原子层沉积方法、磁控溅射方法、前驱液涂布法、前驱液狭缝涂布法、前驱液刮涂法等中的任一种,本领域技术人员可根据实际的需求进行选择,并且除了上述设置方式以外,也可以采用机械压合方法一次形成至少两层互相连接的功能层。
可选地,各层的制备方式为热蒸镀法或前驱液涂布法,其中前驱液涂布法可为旋涂法。
作为示例性地,反式结构的钙钛矿电池100的方式包括:采用磁控溅射方法在透明基底表面沉积空穴传输层120;以3000rpm~4500rpm的旋转速度在空穴传输层120的表面旋涂钙钛矿吸光层130浆料,之后在恒温热台上以例如100~200℃干燥,获得钙钛矿吸光层130;然后采用真空蒸镀法,在真空热蒸镀设备中,在4×104Pa的真空条件下,在钙钛矿吸光层130的表面沉积中间层140;采用原子沉积方法,在中间层140的表面沉积电子传输层150(包括至少两个传输子层151);然后在真空镀膜机,在5×104Pa的真空条件下,在电子传输层150的表面蒸镀电极层160。
作为示例性地,正式结构的钙钛矿电池100的方式包括:采用原子沉积方法在透明基底表面沉积电子传输层150(包括至少两个传输子层151);然后采用真空蒸镀法,在真空热蒸镀设备中,在4×104Pa的真空条件下,在电子传输层150的表面沉积中间层140;以3000rpm~4500rpm的旋转速度在中间层140的表面旋涂钙钛矿吸光层130浆料,之后在恒温热台上以例如100~200℃干燥,获得钙钛矿吸光层130;采用磁控溅射方法在钙钛矿吸光层130的表面沉积空穴传输层120;然后在真空镀膜机,在5×104Pa的真空条件下,在空穴传输层120的表面蒸镀电极层160。
根据本申请的一些实施例,本申请还提供了一种叠层太阳能电池,其包括以上任一方案提供的钙钛矿电池100。请参阅图3,根据本申请的一些实施例,本申请还提供了一种光伏组件1000,其包括以上任一方案提供的钙钛矿电池100。
光伏组件1000指太阳电池组件,即包括多个钙钛矿电池100的整体组件。其中,包括若干个电池串1100,每个电池串1100包括通过焊带等连接器进行串联的多个钙钛矿电池100。若干个是指一个、两个及以上整数个的数量。
在光伏组件1000中,除了电池串1100之外,还可以包括正面玻璃1200、正面封装胶膜1300、背面封装胶膜1400、背面玻璃1500等,作为示例,光伏组件1000包括沿厚度方向依次层叠分布的正面玻璃1200、正面封装胶膜1300、电池串1100、背面封装胶膜1400以及背面玻璃1500。
根据本申请的一些实施例,本申请还提供了一种光伏组件1000,其包括上述提供的叠层太阳能电池。
根据本申请的一些实施例,本申请还提供了一种光伏发电系统,其包括若干个电性连接的光伏组件1000。
若干个是指一个、两个及以上整数个的数量。
光伏发电系统是指利用光生伏特效应将太阳辐射能直接转换成电能的发电系统,分为独立光伏发电系统(Stand alone PV System)和并网光伏发电系统(Grid connectedPV System),独立光伏发电系统由光伏组件1000组成的太阳能光伏阵列、蓄电池组、充电控制器、电力电子变换器(逆变器)、负载等组成,并网光伏发电系统由光伏阵列、高频DC/DC升压电路、电力电子变换器(逆变器)和系统监控部分组成。
根据本申请的一些实施例,本申请还提供了一种用电设备,其包括以上方案提供的光伏发电系统,并且光伏发电系统用于为用电设备提供电能。
用电设备可以为多种形式,例如为电动汽车、轮船、航天器、太阳能热水器、太阳能等。
用电设备的供电方式可以是光伏组件1000单一供电,也可以是光伏组件1000和储能电池配合供电,即用电设备同时安装有光伏组件1000和储能电池。储能电池不限于一次电池和二次电池,例如但不限于为锂离子二次电池、钠离子二次电池等。
接下来参照下面的示例更详细地描述一个或多个实施例。当然,这些示例并不限制一个或多个实施例的范围。
实施例1
如图1所示的钙钛矿电池100,其制备方法包括:
(1)制备透明基底层110:
将规格为2.0cm×2.0cm的FTO导电玻璃表面依次用丙酮和异丙醇清洗2次,浸入去离子水中超声处理10min,再在鼓风干燥箱中干燥后,放置在手套箱中(N2氛围),将其作为透明基底层110。
(2)制备空穴传输层120:
使用磁控溅射方法在导电玻璃表面沉积氧化镍,形成空穴传输层120,厚度为15nm。
(3)制备钙钛矿吸光层130:
以4000rpm的速度在所得到的空穴传输层120上旋涂5mg/mL的CuInP2S6纳米胶体与1.5mol/L的FAPbI3的混合DMF溶液,之后移至恒温热台上,以100℃加热30min,冷却至室温后,形成钙钛矿吸光层130,厚度为500nm。
制备中间层140:
将上述制备的器件放入真空热蒸镀设备中,抽真空至4×10-4Pa,在钙钛矿吸光层130的表面沉积30nm的材质为C60的中间层140。
(5)制备电子传输层150:
利用原子层沉积方法在中间层140的表面依次沉积两层材质为锡氧化物的传输子层151,且两层传输子层151中的锡氧化物的锡原子与氧原子之比Sn/O比依次为1:2.0、1:1.7,两层传输子层151的厚度分别为20nm、10nm。
(6)制备电极层160:
将上述制备的器件放入真空镀膜机,在5×10-4Pa的真空条件下,在电子传输层150的表面蒸镀Cu电极,蒸镀速率未0.1埃/s,形成电极层160,厚度为80nm。
实施例2
如图2所示的钙钛矿电池100,其制备方法包括:
(1)制备透明基底层110:
将规格为2.0cm×2.0cm的FTO导电玻璃表面依次用丙酮和异丙醇清洗2次,浸入去离子水中超声处理10min,再在鼓风干燥箱中干燥后,放置在手套箱中(N2氛围),将其作为透明基底层110。
(2)制备电子传输层150:
利用原子层沉积方法在透明基底层110的表面依次沉积两层材质为锡氧化物的传输子层151,且两层传输子层151中的锡氧化物的锡原子与氧原子之比Sn/O比依次为1:1.7、1:2.0,两层传输子层151的厚度分别为10nm、20nm。
(3)制备中间层140:
将上述制备的器件放入真空热蒸镀设备中,抽真空至4×10-4Pa,在电子传输层150的表面沉积30nm的材质为C60的中间层140。
(4)制备钙钛矿吸光层130:
以4000rpm的速度在所得到的中间层140上旋涂5mg/mL的CuInP2S6纳米胶体与1.5mol/L的FAPbI3的混合DMF溶液,之后移至恒温热台上,以100℃加热30min,冷却至室温后,形成钙钛矿吸光层130,厚度为500nm。
(5)制备空穴传输层120:
使用磁控溅射方法在钙钛矿吸光层130的表面以3000rpm的速度旋涂73mg/mL的Spiro-OMeTAD的氯苯溶液,形成空穴传输层120,厚度为30nm。
(6)制备电极层160:
将上述制备的器件放入真空镀膜机,在5×10-4Pa的真空条件下,在空穴传输层120的表面蒸镀Cu电极,蒸镀速率未0.1埃/s,形成电极层160,厚度为80nm。
实施例3~26以及对比例1~8
实施例3~14以及对比例1~4与实施例1的区别如表1和表2所示,实施例15~26以及对比例5~8与实施例2的区别如表1和表2所示。

表1中,“/”是指不存在对应的参数,对比例2以及对比例6中的“SnO2与SnO1.7质量比为2:1”是指:该传输子层中是质量比为2:1的SnO2与SnO1.7的混合物,对比例4以及对比例8中的“TiO2与TiO1.7质量比为2:1”是指:传输子层中是质量比为2:1的TiO2与TiO1.7的混合物。
表2钙钛矿电池的参数
表2中,PCBM是指[6,6]-苯基-C61丁酸甲酯,“/”是指不存在对应的参数。
对实施例1~26以及对比例1~8制备的钙钛矿电池测定能量转换效率,结果如表3所示;能量转换效率的测试条件如下:
大气环境下,太阳光模拟光源使用AM1.5G标准光源,使用四通道数字源表(Keithley2440)测量光源照射下电池的伏安特性曲线,得到钙钛矿电池的电池工作输出功率Pout(单位为mW/cm2),由此计算电池的能量转换效率Eff(Efficiency);其中,对于AM1.5G标准光源,入射光功率Popt为100mW/cm2。
能量转换效率如下计算:Eff=(Pout/Popt)×100%。
表3钙钛矿电池100的测试结果
从表3可以看出,实施例1以及实施例3~14制得的反式结构的钙钛矿电池的能量转换效率均高于对比例1~4制得的反式结构的钙钛矿电池的能量转换效率,实施例2以及实施例15~26制得的正式结构的钙钛矿电池的能量转换效率均高于对比例5~8制得的正式结构的钙钛矿电池的能量转换效率;表明:沿钙钛矿吸光层指向电子传输层的方向,设置传输子层中的金属氧化物的金属原子的数目与氧原子的数目之比依次增大,可提高钙钛矿电池的光电能量转换效率。
从实施例1与实施例3的对比以及实施例2与实施例15的对比可以看出,当第二传输子层中的金属原子与氧原子的比值相同时,相比于第一传输子层中氧原子与金属原子的原子数目之比y/x小于0.5×z(z为金属原子的最高价氧化态),第一传输子层中氧原子与金属原子的原子数目之比y/x为0.5×z(z为金属原子的最高价氧化态)时,可进一步提高钙钛矿电池的能量转换效率。
从实施例1与实施例4~5的对比以及实施例2与实施例16~17的对比可以看出,当传输子层中氧原子与锡原子的原子数目之比y/x满足1.7≤y:x≤2时,有利于进一步提高钙钛矿电池的能量转换效率。
从实施例1与实施例6~7的对比以及实施例2与实施例18~19的对比可以看出,当第一传输子层中氧原子与金属原子的原子数目之比y/x为0.5×z(z为金属原子的最高价氧化态)时,第一传输子层的厚度占电子传输层的总厚度的比例≤75%时,有利于进一步提高钙钛矿电池的能量转换效率。
从实施例1与实施例8的对比以及实施例2与实施例20的对比可以看出,当“电子传输层中具有至少两个传输子层(两层或三层),且沿钙钛矿吸光层指向电子传输层的方向,设置传输子层中的金属氧化物的金属原子的数目与氧原子的数目之比依次增大”时,均可以有效提高钙钛矿电池的能量转换效率。
从实施例1与实施例9的对比以及实施例2与实施例21的对比可以看出,电子传输层的材质为锡氧化物或钛氧化物,均可以有效提高钙钛矿电池的能量转换效率。
从实施例1与实施例10~12的对比以及实施例2与实施例22~24的对比可以看出,电子传输层与中间层的厚度比可以进一步影响钙钛矿电池的能量转换效率;当电子传输层与中间层的厚度比为1:(1~3)时,有利于进一步提高钙钛矿电池的能量转换效率。
从实施例1与实施例13的对比以及实施例2与实施例25的对比可以看出,中间层的材质为C60或PCBM(即[6,6]-苯基-C61丁酸甲酯)时,均可以有效提高钙钛矿电池的能量转换效率。
从实施例1与实施例14的对比以及实施例2与实施例26的对比可以看出,当钙钛矿电池中未设置中间层时,沿钙钛矿吸光层指向电子传输层的方向,设置传输子层中的金属氧化物的金属原子的数目与氧原子的数目之比依次增大,依旧可以有效提高钙钛矿电池的能量转换效率。

Claims (17)
- 一种钙钛矿电池,其中,所述钙钛矿电池包括钙钛矿吸光层以及电子传输层,且所述电子传输层包括至少两个传输子层;所述传输子层的材质包括金属氧化物MxOy,M表示金属元素;所述传输子层中的金属原子与氧原子的原子数目之比为x/y,沿所述钙钛矿吸光层指向所述电子传输层的方向,所述传输子层的x/y的值依次增大。
- 根据权利要求1所述的钙钛矿电池,其中,沿所述钙钛矿吸光层指向所述电子传输层的方向,至少两个所述传输子层的厚度比为(2~5):1。
- 根据权利要求2所述的钙钛矿电池,其中,沿所述钙钛矿吸光层指向所述电子传输层的方向,至少两个所述传输子层的厚度分别为13nm~30nm以及5nm~15nm。
- 根据权利要求1所述的钙钛矿电池,其中,y:x≤0.5×z,z为所述M的最高价氧化态。
- 根据权利要求4所述的钙钛矿电池,其中,0.4×z≤y:x≤0.5×z。
- 根据权利要求4所述的钙钛矿电池,其中,当一个所述传输子层中的y:x为0.5×z时,y:x为0.5×z的所述传输子层在所述电子传输层中的厚度占比≤75%。
- 根据权利要求1所述的钙钛矿电池,其中,所述金属氧化物中的金属元素包括Sn、Ti、Zn、W、Nb、In、Zr、Ce、Cr、Ba、Sr、Fe以及Li中的至少一种;可选地,所述金属氧化物中的所述金属元素包括Zn、Ti以及Sn中的至少一种。
- 根据权利要求1所述的钙钛矿电池,其中,沿所述钙钛矿吸光层指向所述电子传输层的方向,所述传输子层的能级依次降低。
- 根据权利要求8所述的钙钛矿电池,其中,相邻的两个所述传输子层的能级差≤0.2eV。
- 根据权利要求1~9任一项所述的钙钛矿电池,其中,所述钙钛矿吸光层和所述电子传输层之间设置有中间层;所述中间层的材质包括含有碳元素的导电材料;可选地,所述中间层的材质包括富勒烯及其衍生物、酰亚胺类化合物、醌类化合物、吡咯烷酮类化合物、异靛蓝类化合物、靛蓝类化合物、苯并双噻二唑类化合物、六氮杂萘类化合物、茚并噻吩类化合物、四苯乙烯类化合物以及共轭聚合物中的至少一种。
- 根据权利要求10所述的钙钛矿电池,其中,所述中间层的能级M1小于与所述中间层相邻的所述传输子层的能级M2,且M2-M1≤0.2eV。
- 根据权利要求10所述的钙钛矿电池,其中,所述中间层与所述电子传输层的厚度比为(0.01~50):1;可选地,所述中间层与所述电子传输层的厚度比为(1~3):1。
- 根据权利要求10所述的钙钛矿电池,其中,所述钙钛矿电池包括依次设置的透明基底层、空穴传输层、所述钙钛矿吸光层、所述中间层、所述电子传输层以及电极层;或,所述钙钛矿电池包括依次设置的透明基底层、所述电子传输层、所述中间层、所述钙钛矿吸光层、空穴传输层以及电极层。
- 一种叠层太阳能电池,其中,所述叠层太阳能电池包括如权利要求1~13任一项所述的钙钛矿电池。
- 一种光伏组件,其中,所述光伏组件包括如权利要求1~13任一项所述的钙钛矿电池或如权利要求14所述的叠层太阳能电池。
- 一种光伏发电系统,其中,所述光伏发电系统包括若干个电性连接的如权利要求15所述的光伏组件。
- 一种用电设备,其中,所述用电设备包括若干个电性连接的如权利要求16所述的光伏发电系统。
