Abstract

弾性波の漏洩を抑制することができる弾性波装置及び弾性波フィルタ装置を提供する。弾性波装置は、第1主面と、第1方向において第1主面と対向する第2主面とを有する圧電層と、圧電層の第1主面および第2主面の少なくとも一方に設けられ、所定の方向に配列された複数の電極指を含むIDT電極と、圧電層の第2主面と対向し、圧電層の第2主面側に音響反射部を有する支持部材と、圧電層の第1主面及び第2主面の少なくとも一方に設けられた保護膜と、を有する。複数の電極指のうち、複数の電極指の配列方向で最も外側に位置する第1電極指と前記第1方向から平面視で重なる領域において、保護膜は、第1電極指が延びる方向と交差する方向に保護膜の側面が露出する第1段差の面を有する。圧電層の厚みをd、隣り合う電極指同士の中心間距離をpとした場合、d/pが0.5以下である。

Description

弾性波装置及び弾性波フィルタ装置
 本発明は、弾性波装置及び弾性波フィルタ装置に関する。
 特許文献1及び特許文献2には、弾性波装置が記載されている。
特表2022-524136号公報 米国特許第11349450号明細書
 特許文献1及び特許文献2に示す弾性波装置は、電極指の配列方向で弾性波の漏洩が生じる可能性があった。
 本発明は、弾性波の漏洩を抑制することができる弾性波装置及び弾性波フィルタ装置を提供することを目的とする。
 一態様に係る弾性波装置は、第1主面と、第1方向において前記第1主面と対向する第2主面とを有する圧電層と、前記圧電層の前記第1主面および前記第2主面の少なくとも一方に設けられ、所定の方向に配列された複数の電極指を含むIDT電極と、前記圧電層の前記第2主面と対向し、前記圧電層の前記第2主面側に音響反射部を有する支持部材と、前記圧電層の前記第1主面及び前記第2主面の少なくとも一方に設けられた保護膜と、を有し、前記複数の電極指のうち、前記複数の電極指の配列方向で最も外側に位置する第1電極指と前記第1方向から平面視で重なる領域において、前記保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第1段差の面を有し、前記圧電層の厚みをd、隣り合う前記電極指同士の中心間距離をpとした場合、d/pが0.5以下である。
 一態様に係る弾性波フィルタ装置は、少なくとも1つの共振子を備えるフィルタ装置であって、前記共振子が上記の弾性波装置である。
 本発明の弾性波装置及び弾性波フィルタ装置によれば、弾性波の漏洩を抑制することができる。

 以下に、本開示の実施の形態を図面に基づいて詳細に説明する。なお、この実施の形態により本開示が限定されるものではない。なお、本開示に記載の各実施形態は、例示的なものであり、異なる実施形態間において、構成の部分的な置換又は組み合わせが可能である変形例や第2実施の形態以降では第1の実施形態と共通の事柄についての記述を省略し、異なる点についてのみ説明する。特に、同様の構成による同様の作用効果については実施形態毎には逐次言及しない。
(第1実施形態)
 図1は、第1実施形態の弾性波装置を示す平面図である。図2は、図1のII-II’断面図である。なお、図1では第1保護膜41を二点鎖線で示している。
 図1及び図2に示すように、第1実施形態に係る弾性波装置10は、圧電層20と、IDT電極30と、支持基板11と、第1保護膜41と、第2保護膜42と、を有する。図2に示すように、弾性波装置10は、支持基板11の上に第2保護膜42、圧電層20、IDT電極30、第1保護膜41の順に積層される。
 圧電層20は、第1主面20aと、第1主面20aと反対側の第2主面20bとを有する平板状である。圧電層20は、ニオブ酸リチウム(LiNbO)で形成される。または、圧電層20は、タンタル酸リチウム(LiTaO)からなるものであってもよい。LiNbOやLiTaOのカット角は、第1実施形態では、Zカットである。LiNbOやLiTaOのカット角は、回転YカットやXカットであってもよい。好ましくは、Y伝搬及びX伝搬±30°の伝搬方位が好ましい。好ましくは、圧電層20は、ニオブ酸リチウム(LiNbO)又はタンタル酸リチウム(LiTaO)を含み、120°±10°回転Yカット又は90°±10°回転Yカットである。ここで、120°±10°は、120°-10°以上120°+10°以下の範囲を含み、90°±10°は、90°-10°以上90°+10°以下の範囲を含む。
 圧電層20の厚みは、特に限定されないが、厚み滑り1次モードを効果的に励振するには、50nm以上1000nm以下が好ましい。第1実施形態に係る圧電層20の膜厚は、例えば180nm程度である。
 IDT(Interdigital Transuducer)電極30は、圧電層20の第1主面20aに設けられる。図1に示すように、IDT電極30は、電極指31、32と、バスバー電極33、34と、を有する。複数の電極指31は、Y方向に延在し、延在方向の一端側がバスバー電極33に接続される。複数の電極指32は、Y方向に延在し、延在方向の他端側がバスバー電極34に接続される。複数の電極指31と複数の電極指32とは、間隔を有してX方向に交互に配列される。バスバー電極33及びバスバー電極34は、それぞれX方向に延在し、Y方向で離隔して配置される。バスバー電極33とバスバー電極34との間に、複数の電極指31、32が配列される。
 以下の説明では、圧電層20の厚み方向をZ方向とし、電極指31、32の延在方向をY方向とし、電極指31、32の配列方向をX方向として、説明することがある。また、以下の説明において、平面視とは、圧電層20の第1主面20aに垂直な方向から視たときの配置関係を示す。
 電極指31と電極指32との間の中心間距離(以下、電極間ピッチと表す)は、1μm以上、10μm以下の範囲が好ましい。また、電極間ピッチとは、電極指31の延在方向と直交する方向における電極指31の幅寸法の中心と、電極指32の延在方向と直交する方向における電極指32の幅寸法の中心とを結んだ距離となる。また、電極指31、電極指32の幅(以下、電極幅と表す)、すなわち電極指31、電極指32の延在方向と直交する方向の寸法は、150nm以上、1000nm以下の範囲が好ましい。
 さらに、電極指31、電極指32の少なくとも一方が複数本ある場合(電極指31、電極指32を一対の電極組とした場合に、1.5対以上の電極組がある場合)、電極指31、電極指32の電極間ピッチは、1.5対以上の電極指31、電極指32のうち隣り合う電極指31、電極指32それぞれの中心間距離の平均値を指す。
 また、第1実施形態では、Zカットの圧電層を用いているため、電極指31、電極指32の延在方向と直交する方向は、圧電層20の分極方向に直交する方向となる。圧電層20として他のカット角の圧電体を用いた場合には、この限りでない。ここにおいて、「直交」とは、厳密に直交する場合のみに限定されず、略直交(電極指31、電極指32の延在方向と直交する方向と分極方向とのなす角度が例えば90°±10°)でもよい。
 IDT電極30(電極指31、32及びバスバー電極33、34)は、Al、AlCu合金などの適宜の金属又は合金からなる。第1実施形態ではIDT電極30は、チタン(Ti)膜上にAl膜を積層した構造を有する。なお、Ti膜以外の密着層を用いてもよい。
 より詳細には、IDT電極30の電極構成は、圧電層20側からTi/AlCu/Ti/AlCuの積層膜であり、それぞれの膜厚は、12nm/70nm/18nm/12nmである。また、IDT電極30の電極指31、電極指32の合計は51本とした。電極指31、32の電極間ピッチは、2.38μmであり、電極幅はそれぞれ0.6μmである。
 ここで、図1に示す交差領域C(励振領域)は、X方向に視たときに電極指31と電極指32とが重なっている領域である。交差領域Cの長さとは、交差領域Cでの電極指31、電極指32の延在方向での寸法である。本実施形態では、交差領域Cの長さは、例えば40μmである。
 駆動に際しては、複数の電極指31と、複数の電極指32との間に交流電圧が印加される。より具体的には、バスバー電極33とバスバー電極34との間に交流電圧が印加される。それによって、圧電層20において励振される厚み滑り1次モードのバルク波を利用した、共振特性を得ることが可能とされている。
 また、弾性波装置10では、圧電層20の厚みをd、複数対の電極指31、電極指32の電極間ピッチをpとした場合、d/pは0.5以下とされている。そのため、上記厚み滑り1次モードのバルク波が効果的に励振され、良好な共振特性を得ることができる。より好ましくは、d/pは0.24以下であり、その場合には、より一層良好な共振特性を得ることができる。
 第1実施形態の弾性波装置10では、上記構成を備えるため、小型化を図ろうとして、電極指31、電極指32の対数を小さくしたとしても、Q値の低下が生じ難い。これは、両側に反射器を必要としない共振器であり、伝搬ロスが少ないためである。また、上記反射器を必要としないのは、厚み滑り1次モードのバルク波を利用していることによる。
 第1保護膜41は、IDT電極30を覆って圧電層20の第1主面20aに設けられる。第2保護膜42は、圧電層20の第2主面20bに設けられる。第1保護膜41及び第2保護膜42は、酸化ケイ素(SiO)で形成されている。第1保護膜41及び第2保護膜42は、酸化ケイ素の他、窒化ケイ素、アルミナなどの適宜の絶縁性材料で形成することができる。第1保護膜41の膜厚t1及び第2保護膜42の膜厚t2は、いずれも142nmである。第1保護膜41の膜厚t1とは、交差領域Cにおける、第1主面20a側の第1保護膜41の面から第1主面20aと反対側の第1保護膜41の面までの距離の合計の最大値を指す。第2保護膜42の膜厚t2とは、交差領域Cにおける、第2主面20b側の第2保護膜42の面から第2主面20bと反対側の第2保護膜42の面までの距離の合計の最大値を指す。なお、第1保護膜41及び第2保護膜42は、少なくとも一方が設けられていればよい。例えば第1保護膜41が設けられ第2保護膜42が設けられない構成であってもよい。第1保護膜41及び第2保護膜42の詳細な構成については、図12、図13にて後述する。
 支持基板11(支持部材)は、圧電層20の第2主面20bと対向して配置される。支持基板11は、圧電層20の第2主面20bと対向する面にキャビティ部14(空間部)を有する。より詳細には、支持基板11は、底部12と、底部12の上面に枠状に設けられた壁部13とを有する。底部12と、壁部13とで囲まれた空間にキャビティ部14が形成される。支持基板11の壁部13の上面に、第2保護膜42を介して圧電層20が積層される。このように、弾性波装置10は、圧電層20の第2主面20b側にキャビティ部14(空洞部)が設けられた、いわゆるメンブレン構造を有する。なお、支持部材は、支持基板11及び中間(絶縁)層を含んでいてもよい。すなわち、支持基板11は、圧電層2の第2主面2bに間接に積層されていてもよい。その場合、支持基板11及び中間層は、枠状の形状を有し、それによってキャビティ部14が形成されていてもよい。また、中間層に凹部が設けられており、それによってキャビティ部14が、形成されていてもよい。
 キャビティ部14は、圧電層20の交差領域Cの振動を妨げないために設けられている。なお、第2保護膜42は、キャビティ部14の開口部を覆って設けられる。ただし、上述したように第2保護膜42は設けられなくてもよい。この場合、支持基板11は、圧電層20の第2主面20bに直接に積層され得る。または、第2保護膜42は、壁部13の上面と圧電層20の第2主面20bとの間の領域に設けられ、キャビティ部14と重なる領域には設けられなくてもよい。
 支持基板11は、シリコン(Si)により形成されている。Siの圧電層20側の面における面方位は(100)や(110)であってもよく、(111)であってもよい。好ましくは、抵抗率4kΩ以上の高抵抗のSiが望ましい。もっとも、支持基板11についても適宜の絶縁性材料や半導体材料を用いて構成することができる。支持基板11の材料としては、例えば、酸化アルミニウム、タンタル酸リチウム、ニオブ酸リチウム、水晶などの圧電体、アルミナ、マグネシア、サファイア、窒化ケイ素、窒化アルミニウム、炭化ケイ素、ジルコニア、コージライト、ムライト、ステアタイト、フォルステライトなどの各種セラミック、ダイヤモンド、ガラスなどの誘電体、窒化ガリウムなどの半導体などを用いることができる。
 図3は、第1実施形態の圧電層を伝播する厚み滑り1次モードのバルク波を説明するための模式的な断面図である。図4は、第1実施形態の圧電層を伝播する厚み滑り1次モードのバルク波の振幅方向を説明するための模式的な断面図である。
 図3に示すように、第1実施形態の弾性波装置10では、振動変位は厚み滑り方向であるから、波は、圧電層20の第1主面20aと第2主面20bとを結ぶ方向、すなわちZ方向にほぼ伝搬し、共振する。すなわち、波のX方向成分がZ方向成分に比べて著しく小さい。そして、このZ方向の波の伝搬により共振特性が得られるため、反射器を必要としない。よって、反射器に伝搬する際の伝搬損失は生じない。従って、小型化を進めようとして、電極指31、電極指32からなる電極対の対数を減らしたとしても、Q値の低下が生じ難い。
 なお、厚み滑り1次モードのバルク波の振幅方向は、図4に示すように、圧電層20の交差領域C(図1参照)に含まれる第1領域251と、交差領域Cに含まれる第2領域252とで逆になる。図4では、電極指31と電極指32との間に、電極指32が電極指31よりも高電位となる電圧が印加された場合のバルク波を模式的に示してある。ここで、仮想平面VP1は、圧電層20の厚み方向に直交し圧電層20を2分する平面である。第1領域251は、交差領域Cのうち、仮想平面VP1と、第1主面20aとの間の領域である。第2領域252は、交差領域Cのうち、仮想平面VP1と、第2主面20bとの間の領域である。
 弾性波装置10では、電極指31と電極指32とからなる少なくとも1対の電極が配置されているが、X方向に波を伝搬させるものではないため、この電極指31、電極指32からなる電極対の対数は複数対ある必要は必ずしもない。すなわち、少なくとも1対の電極が設けられてさえおればよい。
 例えば、上記電極指31がホット電位に接続される電極であり、電極指32がグラウンド電位に接続される電極である。もっとも、電極指31がグラウンド電位に、電極指32がホット電位に接続されてもよい。第1実施形態では、少なくとも1対の電極は、上記のように、ホット電位に接続される電極又はグラウンド電位に接続される電極であり、浮き電極は設けられていない。
 図5は、第1実施形態の弾性波装置の共振特性の例を示す説明図である。図5に示す共振特性を得た弾性波装置10の設計パラメータは以下の通りである。
 圧電層20:オイラー角(0°、0°、90°)のLiNbO
 圧電層20の厚み:400nm
 交差領域Cの長さ:40μm
 電極指31、電極指32からなる電極の対数:21対
 電極指31と電極指32との間の電極間ピッチ:3μm
 電極指31、電極指32の幅:500nm
 d/p:0.133
 第1保護膜41、第2保護膜42:1μmの厚みの酸化ケイ素膜
 支持基板11:Si
 第1実施形態では、電極指31、電極指32からなる電極対の電極間ピッチは、複数対において全て等しくした。すなわち、電極指31と電極指32とを等ピッチで配置した。
 図5から明らかなように、反射器を有しないにもかかわらず、比帯域が12.5%である良好な共振特性が得られている。
 ところで、上記圧電層20の厚みをd、電極指31と電極指32との電極間ピッチをpとした場合、第1実施形態では、d/pは0.5以下、より好ましくは0.24以下である。これを、図6を参照して説明する。
 図6は、第1実施形態の弾性波装置において、隣り合う電極の中心間距離又は中心間距離の平均距離をp、圧電層の平均厚みをdとした場合、d/2pと、共振子としての比帯域との関係を示す説明図である。図6では、図5に示した共振特性を得た弾性波装置と同様に、但しd/2pを変化させ、複数の弾性波装置を得た。
 図6に示すように、d/2pが0.25を超えると、すなわちd/p>0.5では、d/pを調整しても、比帯域は5%未満である。これに対して、d/2p≦0.25、すなわちd/p≦0.5の場合には、その範囲内でd/pを変化させれば、比帯域を5%以上とすることができ、すなわち高い結合係数を有する共振子を構成することができる。また、d/2pが0.12以下の場合、すなわちd/pが0.24以下の場合には、比帯域を7%以上と高めることができる。加えて、d/pをこの範囲内で調整すれば、より一層比帯域の広い共振子を得ることができ、より一層高い結合係数を有する共振子を実現することができる。従って、d/pを0.5以下とすることにより、上記厚み滑り1次モードのバルク波を利用した、高い結合係数を有する共振子を構成し得ることがわかる。
 なお、圧電層20の厚みdについて、圧電層20が厚みばらつきを有する場合、その厚みを平均化した値を採用すればよい。
 図7は、第1実施形態の弾性波装置において、1対の電極が設けられている例を示す平面図である。弾性波装置10では、圧電層20の第1主面20a上において、電極指31と電極指32とを有する1対の電極が設けられている。なお、図7中のKが交差幅となる。前述したように、本開示の弾性波装置10では、電極の対数は1対であってもよい。この場合でも、上記d/pが0.5以下であれば、厚み滑り1次モードのバルク波を効果的に励振することができる。
 弾性波装置10では、好ましくは、交差領域Cに対する、上記隣り合う電極指31、電極指32のメタライゼーション比MRが、MR≦1.75(d/p)+0.075を満たすことが望ましい。その場合には、スプリアスを効果的に小さくすることができる。これを、図8及び図9を参照して説明する。
 図8は、第1実施形態の弾性波装置の共振特性の一例を示す参考図である。図8に示すように、矢印Bで示すスプリアスが、共振周波数と反共振周波数との間に現れている。なお、d/p=0.08として、かつLiNbOのオイラー角(0°、0°、90°)とした。また、上記メタライゼーション比MR=0.35とした。
 メタライゼーション比MRを、図1を参照して説明する。図1の電極構造において、1対の電極指31、電極指32に着目した場合、この1対の電極指31、電極指32のみが設けられるとする。この場合、一点鎖線で囲まれた部分が交差領域Cとなる。この交差領域Cとは、電極指31と電極指32とを、電極指31、電極指32の延在方向と直交する方向すなわち対向方向に視たときに電極指31における電極指32と重なり合っている領域、電極指32における電極指31と重なり合っている領域、及び、電極指31と電極指32との間の領域における電極指31と電極指32とが重なり合っている領域である。そして、この交差領域Cの面積に対する、交差領域C内の電極指31、電極指32の面積が、メタライゼーション比MRとなる。すなわち、メタライゼーション比MRは、メタライゼーション部分の面積の交差領域Cの面積に対する比である。
 なお、複数対の電極指31、電極指32が設けられている場合、交差領域Cの面積の合計に対する全交差領域Cに含まれているメタライゼーション部分の割合をMRとすればよい。
 図9は、第1実施形態の弾性波装置の、多数の弾性波共振子を構成した場合の比帯域と、スプリアスの大きさとしての180度で規格化されたスプリアスのインピーダンスの位相回転量との関係を示す説明図である。なお、比帯域については、圧電層20の膜厚や電極指31、電極指32の寸法を種々変更し、調整した。また、図9は、ZカットのLiNbOからなる圧電層20を用いた場合の結果であるが、他のカット角の圧電層20を用いた場合においても、同様の傾向となる。
 図9中の楕円Jで囲まれている領域では、スプリアスが1.0と大きくなっている。図9から明らかなように、比帯域が0.17を超えると、すなわち17%を超えると、スプリアスレベルが1以上の大きなスプリアスが、比帯域を構成するパラメータを変化させたとしても、通過帯域内に現れる。すなわち、図8に示す共振特性のように、矢印Bで示す大きなスプリアスが帯域内に現れる。よって、比帯域は17%以下であることが好ましい。この場合には、圧電層20の膜厚や電極指31、電極指32の寸法などを調整することにより、スプリアスを小さくすることができる。
 図10は、d/2pと、メタライゼーション比MRと、比帯域との関係を示す説明図である。第1実施形態の弾性波装置10において、d/2pと、MRが異なる様々な弾性波装置10を構成し、比帯域を測定した。図10の破線Dの右側のハッチングを付して示した部分が、比帯域が17%以下の領域である。このハッチングを付した領域と、付していない領域との境界は、MR=3.5(d/2p)+0.075で表される。すなわち、MR=1.75(d/p)+0.075である。従って、好ましくは、MR≦1.75(d/p)+0.075である。その場合には、比帯域を17%以下としやすい。より好ましくは、図10中の一点鎖線D1で示すMR=3.5(d/2p)+0.05の右側の領域である。すなわち、MR≦1.75(d/p)+0.05であれば、比帯域を確実に17%以下にすることができる。
 図11は、d/pを限りなく0に近づけた場合のLiNbOのオイラー角(0°、θ、ψ)に対する比帯域のマップを示す説明図である。図11のハッチングを付して示した部分が、少なくとも5%以上の比帯域が得られる領域である。領域の範囲を近似すると、下記の式(1)、式(2)及び式(3)で表される範囲となる。

 従って、上記式(1)、式(2)又は式(3)のオイラー角範囲の場合、比帯域を十分に広くすることができ、好ましい。
 次に第1保護膜41の詳細な構成について説明する。図12は、図2に示す領域Aを拡大して示す断面図である。なお、図12では、複数の電極指31、32の配列方向で最も外側に位置する第1電極指31aと重なる部分の第1保護膜41について説明するが、第1電極指31aとは反対側で、最も外側に位置する第2電極指32aと重なる部分の第1保護膜41(図1、図2参照)も第1電極指31aと重なる部分の第1保護膜41と線対称となる形状を有している。第1電極指31aについての説明は、第2電極指32aにも適用できる。
 図12に示すように、第1電極指31aと重なる領域で、第1保護膜41は、Y方向に第1保護膜41の側面が露出する第1段差41aの面を有する。保護膜の側面とは、保護膜の圧電層2側の面と交差する方向に広がる面を指す。すなわち、保護膜の側面の法線は、保護膜の厚み方向と交差する。本実施形態では、第1段差41aは、複数の電極指31、32の配列方向の内側が低い段差となっている。具体的には、第1電極指31aと重なる領域で、複数の電極指31、32の配列方向の内側から、第1保護膜41が設けられない部分と、第1保護膜41が設けられる部分と、で第1段差41aが形成される。
 図12に示すように、第1電極指31aと、第1電極指31aと隣接する電極指32との間の領域で、第1保護膜41は、Y方向に第1保護膜41の側面が露出する第2段差41bの面を有する。本実施形態では、第2段差41bは、複数の電極指31、32の配列方向の外側が低い段差となっている。本実施形態では、第1電極指31aと隣接する電極指32との間の領域で、複数の電極指31、32の配列方向の内側から、第1保護膜41が厚い部分と、第1保護膜41が薄い部分と、で第2段差41bが形成される。
 以下の説明では、第1段差41aと第2段差41bとの間の領域を段差間領域として説明する。また、段差の高さとは、該段差に対して配列方向の内側にある面と外側にある面との、圧電層20の主面(第1主面20a又は第2主面20b)からの高さの差を指し、段差の面のZ方向の長さに相当する。
 段差間領域は、第1電極指31aに対して、複数の電極指31、32の配列方向の内側にずれた位置にある。第1段差41aでの第1保護膜41の側面は、第1電極指31aの幅方向の中点と重なって配置され、第2段差41bでの第1保護膜の側面は、第1電極指31aよりも配列方向の内側に位置する。すなわち、段差間領域は、第1電極指31aと重畳する重畳領域と、第1電極指31aと重畳しない非重畳領域と、を含む。第1段差41aと第2段差41bとの間の領域の幅W1は例えば0.6μmである。段差間領域の重畳領域の幅W1aは例えば0.3μmである。段差間領域の非重畳領域の幅W1bは例えば0.3μmである。本実施形態では、段差間領域の第1電極指31a及び第1保護膜41の上面は平坦に形成されている。具体的には、第1電極指31aが設けられた領域、及び、第1電極指31aが設けられていない領域に亘って、段差間領域の第1電極指31a及び第1保護膜41の上面は実質的に平坦に形成される。
 本実施形態では、第1段差41a及び第2段差41bの高さt4は30nmである。また、上述したように、第1保護膜41の膜厚t1及び第2保護膜42の膜厚t2は142nmであり、IDT電極30の膜厚t3は112nmである。第1保護膜41の膜厚t1は、第1段差41a及び第2段差41bの高さt4よりも厚く、かつ、IDT電極30の膜厚t3よりも厚い。本実施形態では、段差間領域には、第1保護膜41が設けられていない領域がある。すなわち、段差間領域には、第1電極指31aが露出した領域がある。
 このように、第1段差41aが第1電極指31aと重なって設けられているので、複数の電極指31、32の配列方向で最も外側に位置する第1電極指31aと重なる領域において、第1段差41aの配列方向内側の領域は、第1保護膜41が設けられず、第1保護膜41が積層された領域と異なる音響インピーダンスを有する。この結果、第1段差(第1保護膜41の側面と重なる部分)において、音響反射面Rが形成される。
 これにより、圧電層20に励振された弾性波は音響反射面Rで反射されるので、弾性波装置10は、複数の電極指31、32の配列方向で弾性波の漏洩を抑制できる。
 図13は、第1実施形態に係る弾性波装置のアドミタンス特性の一例を示す説明図である。より詳しくは、図13は、第1実施形態に係る弾性波装置のアドミタンスの実部、すなわち、コンダクタンス成分を示す説明図である。図13に示すアドミタンス特性は、第1実施形態に係る弾性波装置10のアドミタンス特性のシミュレーション結果を示す。また、図13では、比較例に係る弾性波装置のアドミタンス特性のシミュレーション結果も併せて示す。比較例は、第1実施形態に対して第1段差41a及び第2段差41bを有さない弾性波装置である。
 図13に示すように、比較例に係る弾性波装置では、共振周波数とは異なる周波数領域でリップルが生じている。比較例では、特に、点線E1、E2で示す大きなリップルが生じている。これに対し、第1実施形態に係る弾性波装置10では、第1段差41a及び第2段差41bを設けることにより、比較例に比べて、点線E1、E2で示すリップルが抑制されることが示された。第1実施形態に係る弾性波装置10は、比較例に係る弾性波装置より、共振周波数に係るピーク幅が狭くなっているため、伝搬ロスが抑制されており、弾性波の漏洩が抑制されていることがわかる。
 なお、上述した第1保護膜41、IDT電極30の形状、幅、膜厚等はあくまで一例であり、適宜変更することができる。例えば、第1段差41a及び第2段差41bはテーパー状に形成されていてもよい。
(第1実施形態の第1変形例)
 図14は、第1実施形態の第1変形例に係る弾性波装置を示す断面図である。図14に示すように、第1実施形態の第1変形例において、第1段差41aの高さは、第2段差41bの高さと異なっており、段差間領域における第1保護膜41の厚みは、第1電極指31aの厚みより薄い。第1変形例では、第1電極指31aと重なる領域で、第1保護膜41は、Y方向に第1保護膜41の側面が露出する第1段差41aの面を有する。第1段差41aは、複数の電極指31、32の配列方向の内側が低い段差となっている。具体的には、第1電極指31aと重なる領域で、複数の電極指31、32の配列方向の内側から、第1保護膜41が設けられない部分と、第1保護膜41が設けられる部分と、で第1段差41aが形成される。
 図14に示すように、第1電極指31aと、第1電極指31aと隣接する電極指32との間の領域で、第1保護膜41は、Y方向に第1保護膜41の側面が露出する第2段差41bの面を有する。第1変形例では、第2段差41bは、複数の電極指31、32の配列方向の外側が低い段差となっている。第1変形例では、第1電極指31aと隣接する電極指32との間の領域で、複数の電極指31、32の配列方向の内側から、第1保護膜41が厚い部分と、第1保護膜41が薄い部分と、で第2段差41bが形成される。
 段差間領域は、第1電極指31aに対して、複数の電極指31、32の配列方向の内側にずれた位置にある。第1段差41aでの第1保護膜41の側面は、第1電極指31aの幅方向の中点と重なって配置され、第2段差41bでの第1保護膜の側面は、第1電極指31aよりも配列方向の内側に位置する。すなわち、段差間領域は、第1電極指31aと重畳する重畳領域と、第1電極指31aと重畳しない非重畳領域と、を含む。第1段差41aと第2段差41bとの間の領域の幅W1は例えば0.6μmである。段差間領域の重畳領域の幅W1aは例えば0.3μmである。段差間領域の非重畳領域の幅W1bは例えば0.3μmである。
 第1変形例では、第1段差41aの高さt4は30nmであり、第2段差41bの高さt6は40nmである。また、上述したように、第1保護膜41の膜厚t1及び第2保護膜42の膜厚t2は142nmであり、IDT電極30の膜厚t3は112nmである。第1保護膜41の膜厚t1は、第1段差41aの高さt4及び第2段差41bの高さt6よりも厚く、かつ、IDT電極30の膜厚t3よりも厚い。
 図15は、第1変形例に係る弾性波装置の振動モードの分布を示す説明図である。図16は、比較例に係る弾性波装置の振動モードの分布を示す説明図である。図16に示す比較例では、第1変形例に係る弾性波装置10Aに対し、第1段差41a、第2段差41bが設けられていない構成である。
 図15及び図16では、第1変形例及び比較例について、横軸をX方向(電極指31、32の配列方向)とし、縦軸を周波数として、圧電層20の変位の大きさの分布を示している。図15及び図16の上図には、それぞれX方向に対応する弾性波装置の断面図を模式的に示し、図15及び図16の左図には、弾性波装置のインピーダンス特性を示している。
 図16に示すように、比較例に係る弾性波装置では、変位のX方向依存性(変位の腹と節のX方向位置)が、大きな周波数依存性を有する。例えば、変位のピークを示すX方向位置が周波数によってずれており、電極間で安定して励振されていない。また、所定のX位置(X=5.0μm近傍)に注目すると、共振周波数5030MHz及びリップルが生じた周波数4900MHz、5120MHzで位相が反転している。このように、比較例に係る弾性波装置では、理想的な励振モードが得られない場合がある。
 これに対し、図15に示すように第1変形例に係る弾性波装置10Aでは、変位のX方向依存性(変位の腹と節のX方向位置)が、周波数依存性を有していない。すなわち、変位のピークを示すX方向位置が周波数よらず一定であり、電極間で安定して励振されていることが示された。また、変位の大きさ(振幅)も電極間の領域ごとに一定となっており、共振周波数及びリップルが生じた周波数配列での位相の反転も生じていない。このように、配列方向の最も外側に位置する第1電極指31aの一部と重なる位置に第1段差41aを設けるのみで、比較例に比べて良好な励振モードが得られることが示された。
(第2実施形態)
 図17は、第2実施形態に係る弾性波装置を示す断面図である。第1実施形態及び第1変形例では、第1段差41a、第2段差41bが、圧電層20の第1主面20a側であって、第1保護膜41の上に設けられる構成について説明したが、これに限定されない。図17に示すように、第2実施形態に係る弾性波装置10Bにおいて、第1段差42a及び第2段差42bは、圧電層20の第2主面20b側であって、第2保護膜42に設けられる。言い換えると、段差領域は、圧電層20の第1主面20a側にはなく、第1保護膜41の上面は平坦に形成される。
 図17に示すように、第1電極指31aと重なる領域で、第2保護膜42は、Y方向に第2保護膜42の側面が露出する第1段差42aの面を有する。本実施形態では、第1段差42aは、複数の電極指31、32の配列方向の内側が低い段差となっている。具体的には、第1電極指31aと重なる領域で、複数の電極指31、32の配列方向の内側から、第2保護膜42が薄い部分と、第2保護膜42が厚い部分と、で第1段差42aが形成される。
 図17に示すように、第1電極指31aと、第1電極指31aと隣接する電極指32との間の領域で、第2保護膜42は、Y方向に第2保護膜42の側面が露出する第2段差42bの面を有する。本実施形態では、第2段差42bは、複数の電極指31、32の配列方向の外側が低い段差となっている。IDT電極30等の構成は第1実施形態と同様である。本実施形態では、第1電極指31aと隣接する電極指32との間の領域で、複数の電極指31、32の配列方向の内側から、第2保護膜42が厚い部分と、第2保護膜42が薄い部分と、で第2段差41bが形成される。
 以下の説明では、第1段差42aと第2段差42bとの間の領域を段差間領域として説明する。段差間領域は、第1電極指31aに対して、複数の電極指31、32の配列方向の内側にずれた位置にある。第1段差42aでの第2保護膜42の側面は、第1電極指31aの幅方向の中点と重なって配置され、第2段差42bでの第2保護膜42の側面は、第1電極指31aよりも配列方向の内側に位置する。すなわち、段差間領域は、第1電極指31aと重畳する重畳領域と、第1電極指31aと重畳しない非重畳領域と、を含む。第1段差42aと第2段差42bとの間の領域の幅W2は例えば0.6μmである。段差間領域の重畳領域の幅W2aは例えば0.3μmである。段差間領域の非重畳領域の幅W2bは例えば0.3μmである。本実施形態では、段差間領域の第2保護膜42の下面は平坦に形成されている。具体的には、第1電極指31aが設けられた領域、及び、第1電極指31aが設けられていない領域に亘って、段差間領域の第2保護膜42の下面は実質的に平坦に形成される。なお、第2保護膜42の下面とは、第2保護膜42の、支持基板11(図2参照)と対向する面である。
 なお、平面視での第2保護膜42の構成は、図1に係る第1保護膜41と同様であり繰り返しの説明は省略する。また、図示は省略するが、複数の電極指31、32の配列方向の反対側にも、第2電極指32a(図1参照)の一部と重なる位置に第1段差42aが設けられる。
 図18は、第2実施形態に係る弾性波装置のアドミタンス特性の一例を示す説明図である。図18に示すように、第2実施形態に係る弾性波装置10Bは、第1段差42aが圧電層20の第2主面20b側に設けられている構成であっても、第1実施形態に係る弾性波装置10と同様に、比較例に比べて点線E1、E2で示すリップルが抑制されることが示された。また、第2実施形態においても、共振周波数に係るピーク幅が狭くなっているため、伝搬ロスが抑制されることが示された。また、第2実施形態では、第1実施形態に比べて第1保護膜41の上に第1段差が設けられていないので、第1保護膜41の膜厚を変更して、共振周波数の調整を容易に行うことができる。
(第3実施形態)
 図19は、第3実施形態に係る弾性波装置を示す断面図である。図19に示すように第3実施形態に係る弾性波装置10Cにおいて、第1段差及び第2段差は、第1保護膜41の上、及び、第2保護膜42の下面(支持基板11(図2参照)と対向する面)のそれぞれに設けられる。以下の説明では、第1段差41a、42aと第2段差41b、42bとの間の領域を段差間領域として説明する。IDT電極30等の構成は第1実施形態と同様である。本実施形態では、段差間領域の第1電極指31a及び第1保護膜41の上面は平坦に形成されている。具体的には、第1電極指31aが設けられた領域、及び、第1電極指31aが設けられていない領域に亘って、段差間領域の第1電極指31a及び第1保護膜41の上面は実質的に平坦に形成される。本実施形態では、段差間領域の第2保護膜42の下面は平坦に形成されている。具体的には、第1電極指31aが設けられた領域、及び、第1電極指31aが設けられていない領域に亘って、段差間領域の第2保護膜42の下面は実質的に平坦に形成される。
 段差間領域は、重なって設けられ、それぞれ第1電極指31aの一部と重なって設けられる。第1保護膜41の段差領域の幅W1及び第2保護膜の段差領域の幅W2は、それぞれ0.8μmである。第1保護膜41の段差領域の重畳領域の幅W1a及び第2保護膜の段差領域の重畳領域の幅W2aは、それぞれ例えば0.5μmである。第1保護膜41の段差領域の非重畳領域の幅W1b及び第2保護膜の段差領域の非重畳領域の幅W2bは、それぞれ例えば0.3μmである。第1段差41a及び第2段差41bの高さt4並びに第1段差42a及び第2段差42bの高さt5は40nmである。本実施形態では、第1保護膜41の段差間領域には、第1保護膜41が設けられていない領域がある。すなわち、第1保護膜41の段差間領域には、第1電極指31aが露出した領域がある。
 なお、第1保護膜41及び第2保護膜42は、同じ形状を有する例を示したがこれに限定されない。第1保護膜41及び第2保護膜42は、異なる形状を有していてもよい。
(第4実施形態)
 図20は、第4実施形態に係る弾性波装置を示す断面図である。図20に示すように第4実施形態に係る弾性波装置10Dにおいて、第1段差及び第2段差は、第1保護膜41の上面に設けられた第1段差及び第2段差の高さは、第2保護膜42の下面(支持基板11(図2参照)と対向する面)に設けられた第1段差及び第2段差の高さより小さい。以下の説明では、第1段差41a、42aと第2段差41b、42bとの間の領域を段差間領域として説明する。本実施形態では、段差間領域の第1電極指31a及び第1保護膜41の上面は平坦に形成されている。具体的には、第1電極指31aが設けられた領域、及び、第1電極指31aが設けられていない領域に亘って、段差間領域の第1保護膜41の上面は実質的に平坦に形成される。IDT電極30等の構成は第1実施形態と同様である。本実施形態では、段差間領域の第2保護膜42の下面は平坦に形成されている。具体的には、第1電極指31aが設けられた領域、及び、第1電極指31aが設けられていない領域に亘って、段差間領域の第2保護膜42の下面は実質的に平坦に形成される。
 段差間領域は、重なって設けられ、それぞれ第1電極指31aの一部と重なって設けられる。第1保護膜41の段差領域の幅W1及び第2保護膜の段差領域の幅W2は、それぞれ0.8μmである。第1保護膜41の段差領域の重畳領域の幅W1a及び第2保護膜の段差領域の重畳領域の幅W2aは、それぞれ例えば0.5μmである。第1保護膜41の段差領域の非重畳領域の幅W1b及び第2保護膜の段差領域の非重畳領域の幅W2bは、それぞれ例えば0.3μmである。第1段差41a及び第2段差41bの高さt4は、20nmであり、第1段差42a及び第2段差42bの高さt5は40nmである。本実施形態では、第1保護膜41の段差間領域には、第1電極指31aが露出した領域がない。
(第5実施形態)
 図21は、第5実施形態に係る弾性波装置を示す断面図である。図21に示すように、第5実施形態に係る弾性波装置10Eにおいて、第1保護膜41には、第1段差41a及び第2段差41bの段差間領域の外側に第1保護膜41で段差が形成される。IDT電極30等の構成は第1実施形態と同様である。本実施形態では、段差間領域の第1電極指31a及び第1保護膜41の上面は平坦に形成されている。具体的には、第1電極指31aが設けられた領域、及び、第1電極指31aが設けられていない領域に亘って、段差間領域の第1保護膜41の上面は実質的に平坦に形成される。
 段差間領域は、第1電極指31aの一部と重なって設けられる。第1保護膜41の段差領域の幅W1は、0.6μmである。第1保護膜41の段差領域の重畳領域の幅W1aは、例えば0.3μmである。第1保護膜41の段差領域の非重畳領域の幅W1bは、それぞれ例えば0.3μmである。第1段差41a及び第2段差41bの高さt4は、30nmである。
 図21に示すように、本実施形態では、第1保護膜41に対して、複数の電極指31、32の配列方向の外側の領域で、第1保護膜41で第3段差41c及び第4段差が形成される。本実施形態では、第3段差41cは、複数の電極指31、32の配列方向の内側が低い段差となっている。本実施形態では、第4段差41dは、複数の電極指31、32の配列方向の外側が低い段差となっている。第3段差41cは、第4段差41dの複数の電極指31、32の配列方向の外側に設けられる。第3段差41cと第4段差41dとの間の領域の幅W3は例えば0.6μmである。本実施形態では、第3段差41cと第4段差41dとの間の領域の第1保護膜41の上面は平坦に形成されている。本実施形態では、第3段差41c及び第4段差41dの高さt7は、第1段差41a及び第2段差41bの高さt4と同じく30nmである。ただし、これに限定されず、第3段差41c及び第4段差41dの高さt7は、第1段差41a及び第2段差41bの高さt4と異なっていてもよい。
(第5実施形態の第2変形例)
 図22は、第5実施形態の第2変形例に係る弾性波装置を示す断面図である。図22に示すように、第2変形例に係る弾性波装置10Fにおいて、第1段差及び第2段差は、第1保護膜41の上、及び、第2保護膜42の下面(支持基板11(図2参照)と対向する面)のそれぞれに設けられる。本実施形態では、段差間領域の第1電極指31a及び第1保護膜41の上面は平坦に形成されている。具体的には、第1電極指31aが設けられた領域、及び、第1電極指31aが設けられていない領域に亘って、段差間領域の第1保護膜41の上面は実質的に平坦に形成される。IDT電極30等の構成は第1実施形態と同様である。本実施例では、段差間領域の第2保護膜42の下面は平坦に形成されている。具体的には、第1電極指31aが設けられた領域、及び、第1電極指31aが設けられていない領域に亘って、段差間領域の第2保護膜42の下面は実質的に平坦に形成される。
 段差間領域は、重なって設けられ、それぞれ第1電極指31aの一部と重なって設けられる。第1保護膜41の段差領域の幅W1及び第2保護膜の段差領域の幅W2は、それぞれ0.8μmである。第1保護膜41の段差領域の重畳領域の幅W1a及び第2保護膜の段差領域の重畳領域の幅W2aは、それぞれ例えば0.3μmである。第1保護膜41の段差領域の非重畳領域の幅W1b及び第2保護膜の段差領域の非重畳領域の幅W2bは、それぞれ例えば0.3μmである。第1段差41a及び第2段差41bの高さt4は、20nmであり、第1段差42a及び第2段差42bの高さt5は30nmである。本実施形態では、第1保護膜41の段差間領域には、第1電極指31aが露出した領域がない。
 図22に示すように、本実施形態では、第1保護膜41及び第2保護膜42に対して、複数の電極指31、32の配列方向の外側の領域で、第1保護膜41及び第2保護膜42で第3段差41c、42c及び第4段差41d、42dが形成される。本実施形態では、第3段差41c、42cは、複数の電極指31、32の配列方向の内側が低い段差となっている。本実施形態では、第4段差41d、42dは、複数の電極指31、32の配列方向の外側が低い段差となっている。第3段差41c、42cは、第4段差41d、42dの複数の電極指31、32の配列方向の外側に設けられる。第3段差41cと第4段差41dとの間の領域の幅W3及び第3段差42cと第4段差42dとの間の領域の幅W4は例えば0.6μmである。本実施形態では、第3段差41cと第4段差41dとの間の領域の第1保護膜41の上面及び第3段差42cと第4段差42dとの間の領域の第2保護膜42の下面は平坦に形成されている。本実施形態では、第3段差41c、42c及び第4段差41d、42dの高さt7、t8は、第1段差41a、42a及び第2段差41b、42bの高さと同じ30nmである。ただし、これに限定されず、第3段差41c、42c及び第4段差41d、42dの高さt7、t8は、第1段差41a、42a及び第2段差41b、42bの高さt4、t5と異なっていてもよい。
 なお、第1保護膜41及び第2保護膜42は、同じ形状を有する例を示したがこれに限定されない。第1保護膜41及び第2保護膜42は、異なる形状を有していてもよい。
(第6実施形態)
 図23は、第6実施形態に係る弾性波装置を示す断面図である。図23に示すように、第6実施形態に係る弾性波装置10Gにおいて、第1保護膜41の膜厚及び第2保護膜42の膜厚は、圧電層20の膜厚よりも薄い。具体的には、圧電層20の膜厚は、例えば360nmである。第1保護膜41の膜厚は、30nmである。第2保護膜42の膜厚は、30nmである。IDT電極30等の構成は第1実施形態と同様である。
 第1保護膜41の段差間領域の幅W1は例えば0.5μmである。第1保護膜41の段差間領域の重畳領域の幅W1aは例えば0.3μmである。第1保護膜41の段差間領域の非重畳領域の幅W1bは例えば0.2μmである。第2保護膜42の段差間領域の幅W2は例えば0.5μmである。第2保護膜42の段差間領域の重畳領域の幅W2aは例えば0.3μmである。第2保護膜42の段差間領域の非重畳領域の幅W2bは例えば0.2μmである。
 第6実施形態では、段差間領域を除く第1保護膜41は、電極指31、32の表面、側面及び圧電層20の第1主面20aに倣って設けられる。段差間領域を除く第1保護膜41の上面は、電極指31、32の形状を反映した凹凸が形成される。段差間領域を除く第2保護膜42は、圧電層20の第2主面20bに沿って平坦に形成される。
 第1保護膜41の段差間領域は、第1電極指31aよりも配列方向の内側で第1保護膜41の上に設けられる。第2保護膜42の段差間領域は、圧電層20の第2主面20bに沿って平坦に形成される。本実施形態では、第1保護膜41及び第2保護膜42の段差間領域には、第1保護膜41、第2保護膜42のそれぞれが設けられていない。すなわち、第1保護膜41の段差間領域では、第1電極指31a及び第1主面20aが露出している。第2保護膜42の段差間領域では、第2主面20bが露出している。
 図24は、第6実施形態に係る弾性波装置のアドミタンス特性の一例を示す説明図である。図24に示すように、第6実施形態に係る弾性波装置10Gは、第1段差42aが圧電層20の第2主面20b側に設けられている構成であっても、第1実施形態に係る弾性波装置10と同様に、比較例に比べて点線E2で示すリップルが抑制されることが示された。また、第6実施形態においても、共振周波数に係るピーク幅が狭くなっているため、伝搬ロスが抑制されることが示された。
(第7実施形態)
 図25は、第7実施形態に係る弾性波装置を示す平面図である。図26は、図25のXXVI-XXVI’断面図である。図27は、図26に示す領域A1を拡大して示す断面図である。図25から図27に示すように、第7実施形態に係る弾性波装置10Hでは、第1段差41cは、第1電極指31aの複数の電極指31、32の配列方向の外側の端に設けられ、複数の電極指31、32の配列方向の外側が低い段差となっている。具体的には、複数の電極指31、32の配列方向の内側から、第1電極指31a及び第1保護膜41が設けられる部分と、第1主面20aが露出する部分と、で第1段差41cが形成される。本実施形態では、図25から図27に示すように、第1電極指31a及び第2電極指32aは、複数の電極指31、32のその他の電極指に比べ、電極幅が短い。第1電極指31a及び第2電極指32aの電極幅は、例えば0.3μmである。
 図27に示すように、複数の電極指31、32の配列方向の外側の領域で、第1保護膜41は、Y方向に第1保護膜41の側面が露出する第2段差41dの面を有する。本実施形態では、第2段差41dは、複数の電極指31、32の配列方向の内側が低い段差となっている。本実施形態では、第1電極指31aと隣接する電極指32との間の領域で、複数の電極指31、32の配列方向の内側から、第1保護膜41が設けられない部分と、第1保護膜41が設けられる部分とで第2段差41dが形成される。
 段差間領域は、第1電極指31aに対して、複数の電極指31、32の配列方向の外端の端にある。第1段差41cでの第1保護膜41の側面は、複数の電極指31、32の配列方向の外側の端と重なって配置され、第2段差41dでの第1保護膜の側面は、第1段差41cよりも配列方向の外側に位置する。すなわち、段差間領域は、第1電極指31aと重畳しない。段差間領域の幅W1は例えば0.6μmである。本実施形態では、段差間領域には、第1電極指31a及び第1保護膜41が設けられず、第1主面20aが露出している。
 このように、第1段差41cが第1電極指31aと重なって設けられているので、複数の電極指31、32の配列方向で最も外側に位置する第1電極指31aと重なる領域において、第1段差41cの配列方向内側の領域は、第1保護膜41が設けられず、第1保護膜41が積層された領域と異なる音響インピーダンスを有する。この結果、第1段差(第1保護膜41の側面と重なる部分)において、音響反射面Rが形成される。
 これにより、圧電層20に励振された弾性波は音響反射面Rで反射されるので、弾性波装置10は、複数の電極指31、32の配列方向で弾性波の漏洩を抑制できる。
 図28は、第7実施形態に係る弾性波装置のアドミタンス特性の一例を示す説明図である。図28に示すように、比較例に係る弾性波装置では、共振周波数とは異なる周波数領域でリップルが生じている。比較例では、特に、点線E1、E2で示す大きなリップルが生じている。これに対し、第7実施形態に係る弾性波装置10Hでは、第1段差41a及び第2段差41bを設けることにより、比較例に比べて、点線E1、E2で示すリップルが抑制されることが示された。第7実施形態に係る弾性波装置10Hは、比較例に係る弾性波装置より、共振周波数に係るピーク幅が狭くなっているため、伝搬ロスが抑制されており、弾性波の漏洩が抑制されていることがわかる。
(第7実施形態の第3変形例)
 図29は、第7実施形態の第3変形例に係る弾性波装置を示す平面図である。図29に示すように、第7実施形態の第3変形例に係る弾性波装置10Iでは、第1段差41c、42cは、第1電極指31aの複数の電極指31、32の配列方向の外側の端に設けられ、複数の電極指31、32の配列方向の外側が低い段差となっている。具体的には、複数の電極指31、32の配列方向の内側から、第1電極指31a及び第1保護膜41が設けられる部分と、第1主面20aが露出する部分と、で第1段差41cが形成され、第2保護膜42が設けられる部分と、第2主面20bが露出する部分と、で第1段差42cが形成される。IDT電極の構成は、上記した図27の構成と同じである。
 図29に示すように、複数の電極指31、32の配列方向の外側の領域で、第1保護膜41で第2段差41dが形成され、第2保護膜42で第2段差42dが形成される。本実施形態では、第2段差41d、42dは、複数の電極指31、32の配列方向の内側が低い段差となっている。本実施例では、第1電極指31aと隣接する電極指32との間の領域で、複数の電極指31、32の配列方向の内側から、第1保護膜41が設けられない部分と、第1保護膜41が設けられる部分とで第2段差41dが形成され、第2保護膜42が設けられない部分と、第2保護膜42が設けられる部分とで第2段差42dが形成される。
 段差間領域は、第1電極指31aに対して、複数の電極指31、32の配列方向の外端の端にある。第1段差41cでの第1保護膜41の側面及び第1段差42cでの第2保護膜42の側面は、複数の電極指31、32の配列方向の外側の端と重なって配置され、第2段差41dでの第1保護膜41の側面及び第2段差42dでの第2保護膜42の側面は、第1段差41c、42cよりも配列方向の外側に位置する。すなわち、段差間領域は、第1電極指31aと重畳しない。段差間領域の幅W1、W2は例えば0.6μmである。本実施形態では、段差間領域には、第1電極指31a及び第1保護膜41が設けられず、第1主面20aが露出しており、第2保護膜42が設けられず、第2主面20bが露出している。
 なお、第1保護膜41及び第2保護膜42は、同じ形状を有する例を示したがこれに限定されない。第1保護膜41及び第2保護膜42は、異なる形状を有していてもよい。
 図30は、第3変形例に係る弾性波装置のアドミタンス特性の一例を示す説明図である。図30に示すように、比較例に係る弾性波装置では、共振周波数とは異なる周波数領域でリップルが生じている。比較例では、特に、点線E1、E2で示す大きなリップルが生じている。これに対し、第3変形例に係る弾性波装置10では、第1段差41c、42c及び第2段差41d、42dを設けることにより、比較例に比べて、点線E1、E2で示すリップルが抑制されることが示された。第3変形例に係る弾性波装置10は、比較例に係る弾性波装置より、共振周波数に係るピーク幅が狭くなっているため、伝搬ロスが抑制されており、弾性波の漏洩が抑制されていることがわかる。
(第8実施形態)
 図31は、第8実施形態に係る弾性波装置を示す断面図である。上述した第1実施形態の弾性波装置10では、IDT電極30は、圧電層20の第1主面20aに設けられる構成について説明したがこれに限定されない。図31に示すように、第8実施形態に係る弾性波装置10Jは、圧電層20の第1主面20aに設けられた第1IDT電極と、圧電層20の第2主面20bに設けられた第2IDT電極と、を有する。第1IDT電極及び第2IDT電極は、IDT電極30(図1、図2参照)と同様の構成を有する。
 第2IDT電極の電極指36、37は、第1IDT電極の電極指31、32と重なる領域に設けられる。第2IDT電極の電極指36、37は、第1IDT電極の電極指31、32と同じ幅、同じ電極間ピッチを有して設けられる。また、段差間領域は、第1IDT電極の第1電極指31a及び第2IDT電極の第1電極指36aと重なる領域にある。
 第8実施形態では、圧電層20の第1主面20a及び第2主面20bにそれぞれ第1IDT電極及び第2IDT電極が設けられるので、周波数温度係数(TCF:Temperature Coefficients of Frequency)を改善することができる。
 図31では、第1実施形態に示す第1段差41a、第2段差41bが設けられた例を示したが、これに限定されない。第15実施形態は、上述した各実施形態、各変形例と組み合わせることができる。
(第9実施形態)
 図32は、第9実施形態に係る弾性波フィルタ装置を示す回路図である。図32に示すように第9実施形態に係る弾性波フィルタ装置10Kは、複数の直列腕共振子61、62、63と、複数の並列腕共振子64、65、66、67と、を含む。複数の直列腕共振子61、62、63は、入力端子60Aと出力端子60Bとの間の信号経路に直列に接続される。複数の並列腕共振子64、65、66、67は、入力端子60Aと出力端子60Bとの間の信号経路と、グランド68との間に並列に接続される。第9実施形態に係る弾性波フィルタ装置10Kは、いわゆるラダー型フィルタとなっている。
 直列接続された複数の直列腕共振子61、62、63の一方の端子は、入力端子60Aに電気的に接続され、他方の端子が出力端子60Bに電気的に接続される。並列腕共振子64の一方の端子は、入力端子60Aと電気的に接続され、他方の端子はグランド68と電気的に接続される。並列腕共振子65の一方の端子は、直列腕共振子61と直列腕共振子62との間を結ぶ信号経路に電気的に接続され、他方の端子がグランド68と電気的に接続される。並列腕共振子66の一方の端子は、直列腕共振子62と直列腕共振子63との間を結ぶ信号経路に電気的に接続され、他方の端子がグランド68と電気的に接続される。並列腕共振子67の一方の端子は、出力端子60Bに電気的に接続され、他方の端子がグランド68と電気的に接続される。
 本実施形態では、複数の直列腕共振子61、62、63と、複数の並列腕共振子64、65、66、67とで、異なる構成の保護膜を採用している。これにより、フィルタとしてよりよい出力波形を得ることができる。
 第9実施形態に係る弾性波フィルタ装置10Kでは、第1変形例及び第2変形例に示す第1段差及び第2段差と組み合わせる例を示したが、これに限定されない。第9実施形態は、上述した各実施形態、各変形例と組み合わせることができる。
(第10実施形態)
 図33は、第10実施形態に係る弾性波装置を示す断面図である。上述した第1実施形態の弾性波装置10では、支持基板11がキャビティ部14を有し、圧電層20の第2主面20bにキャビティ部14(空洞部)が設けられた、いわゆるメンブレン構造について説明したが、これに限定されない。
 図33に示すように、第10実施形態に係る弾性波装置10Lでは、圧電層20の第2主面20bに音響多層膜43が積層されている。音響多層膜43は、音響インピーダンスが相対的に低い低音響インピーダンス層43a、43c、43eと、音響インピーダンスが相対的に高い高音響インピーダンス層43b、43dとの積層構造を有する。低音響インピーダンス層43a、43c、43eは、例えばSiOの層であり、高音響インピーダンス層43b、43dは、例えばW、Pt等の金属層又はAlN、SiN等の誘電体層である。音響多層膜43を用いた場合、キャビティ部14を用いずとも、厚み滑り1次モードのバルク波を圧電層20内に閉じ込めることができる。
 弾性波装置10Lにおいても、上記d/pを0.5以下とすることにより、厚み滑り1次モードのバルク波に基づく共振特性を得ることができる。なお、音響多層膜43においては、その低音響インピーダンス層43a、43c、43e及び高音響インピーダンス層43b、43dの積層数は特に限定されない。少なくとも1層の高音響インピーダンス層43b、43dが、低音響インピーダンス層43a、43c、43eよりも圧電層20から遠い側に配置されていればよい。
 上記低音響インピーダンス層43a、43c、43e及び高音響インピーダンス層43b、43dは、上記音響インピーダンスの関係を満たす限り、適宜の材料で構成することができる。例えば、低音響インピーダンス層43a、43c、43eの材料としては、酸化ケイ素又は、酸窒化ケイ素などを挙げることができる。また、高音響インピーダンス層43b、43dの材料としては、アルミナ、窒化ケイ素又は、金属などを挙げることができる。
 図33では、第1実施形態に示す第1段差41a、第2段差41bが設けられた例を示したが、これに限定されない。第10実施形態は、上述した各実施形態、各変形例と組み合わせることができる。
(第11実施形態)
 図34は、第11実施形態に係る弾性波装置のアドミタンス特性の一例を示す説明図である。図35は、高次モードにおけるインピーダンス位相の一例を示す説明図である。図34に示す第11実施形態に係る弾性波装置は、上述した第1実施形態に係る弾性波装置10において、第1保護膜41及び第2保護膜42の膜厚を異ならせた構成について説明する。
 図34は、第11実施形態に係る弾性波装置の、アドミタンスの絶対値の周波数特性を示している。図34に示すように、第11実施形態に係る弾性波装置では、共振周波数とは異なる一点鎖線F1に示す周波数領域で、高次モードの共振が生じている(以下、S2モードと表す)。
 図35に示すグラフの横軸は、第1保護膜41の膜厚t1と圧電層20の膜厚tLNの1/2との合計(t1+tLN/2)と、第2保護膜42の膜厚t2と圧電層20の膜厚tLNの1/2との合計(t2+tLN/2)と、の比((t1+tLN/2)/(t2+tLN/2))を示す。図35に示すグラフの縦軸は、S2モードの強度に対応する。
 図35において、矢印F2、F3で示す範囲は、特表2022-524136号公報に記載されている音響共振装置の構成における、比(t1+tLN/2)/(t2+tLN/2)を示す。特表2022-524136号公報に記載されている音響共振装置では、比(t1+tLN/2)/(t2+tLN/2)が、0.93以下、かつ、1.07以上であり、S2モードの強度が大きい。
 これに対し、第11実施形態では、比(t1+tLN/2)/(t2+tLN/2)が0.94以上1.06以下の範囲であり、特表2022-524136号公報に記載されている音響共振装置に比べてS2モードの強度が小さくなる。言い換えると、第11実施形態では、圧電層20の膜厚中央から第1保護膜41の天面までの距離の合計をAとし、圧電層20の膜厚中央から第2保護膜42の天面までの距離の合計をBとするとき、A/Bの値が1-0.06以上1+0.06以下となることが好ましい。
 なお、第11実施形態では、第1実施形態に係る弾性波装置10において第1保護膜41及び第2保護膜42の膜厚を異ならせた場合について説明したが、これに限定されない。第11実施形態における第1保護膜41の膜厚t1、圧電層20の膜厚tLN及び第2保護膜42の膜厚t2の関係は、上述した各実施形態及び各変形例と組み合わせることができる。
 上述した各実施形態及び各変形例における第1保護膜41、第2保護膜42及びIDT電極30の形状、幅、膜厚等はあくまで一例であり、適宜変更することができる。例えば、第1保護膜41、第2保護膜42の側面はテーパー状に形成されていてもよい。第1段差、第2段差は同じ高さの段差であってもよく、段差間領域は、同じ幅であってもよい。または、第1電極指31a及び第2電極指32aに重なる第1段差は、例えば製造工程上のばらつきにより異なる幅、異なる膜厚を有していてもよく、また、第2段差と異なる高さの段差を有していてもよい。また、第1段差、第2段差はテーパー状に形成されていてもよい。
 上述した各実施形態及び各変形例で示した第1段差41a及び第2段差42bはあくまで一例であり適宜変更することができる。第1段差41a及び第2段差42bのうち少なくとも一方は、配列方向の外側に位置する2本の電極指(第1電極指31a及び電極指32)又は3本の電極指(第1電極指31a、電極指32及び電極指31)と重なる領域に設けられていてもよい。
 なお、上記した実施の形態は、本発明の理解を容易にするためのものであり、本発明を限定して解釈するためのものではない。本発明は、その趣旨を逸脱することなく、変更/改良され得るとともに、本発明にはその等価物も含まれる。

Claims (27)

  1.  第1主面と、第1方向において前記第1主面と対向する第2主面とを有する圧電層と、
     前記圧電層の前記第1主面および前記第2主面の少なくとも一方に設けられ、所定の方向に配列された複数の電極指を含むIDT電極と、
     前記圧電層の前記第2主面と対向し、前記圧電層の前記第2主面側に音響反射部を有する支持部材と、
     前記圧電層の前記第1主面及び前記第2主面の少なくとも一方に設けられた保護膜と、
     を有し、
     前記複数の電極指のうち、前記複数の電極指の配列方向で最も外側に位置する第1電極指と前記第1方向から平面視で重なる領域において、前記保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第1段差の面を有し、
     前記圧電層の厚みをd、隣り合う前記電極指同士の中心間距離をpとした場合、d/pが0.5以下である、
     弾性波装置。
  2.  前記第1電極指と、前記第1電極指と隣接する電極指との間の領域において、前記保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第2段差の面を有し、
     前記第1段差は、前記配列方向の内側が低い段差であり、
     前記第2段差は、前記配列方向の外側が低い段差である、
     請求項1に記載の弾性波装置。
  3.  前記保護膜は、前記IDT電極を覆って前記圧電層の前記第1主面に設けられた第1保護膜を有し、
     前記複数の電極指のうち、前記複数の電極指の配列方向で最も外側に位置する第1電極指と重なる領域において、前記第1保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第1段差の面を有し、
     前記第1電極指と、前記第1電極指と隣接する電極指との間の領域において、前記第1保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第2段差の面を有する、
     請求項2に記載の弾性波装置。
  4.  前記保護膜は、前記IDT電極を覆って前記圧電層の前記第1主面に設けられた第1保護膜と、前記圧電層の前記第2主面に設けられた第2保護膜と、を有し、
     前記複数の電極指のうち、前記複数の電極指の配列方向で最も外側に位置する第1電極指と重なる領域において、前記第2保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第1段差の面を有し、
     前記第1電極指と、前記第1電極指と隣接する電極指との間の領域において、前記第2保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第2段差の面を有する、
     請求項2に記載の弾性波装置。
  5.  前記保護膜は、前記IDT電極を覆って前記圧電層の前記第1主面に設けられた第1保護膜と、前記圧電層の前記第2主面に設けられた第2保護膜と、を有し、
     前記複数の電極指のうち、前記複数の電極指の配列方向で最も外側に位置する第1電極指と重なる領域において、前記第1保護膜及び前記第2保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第1段差の面を有し、
     前記第1電極指と、前記第1電極指と隣接する電極指との間の領域において、前記第1保護膜及び前記第2保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第2段差の面を有する、
     請求項2に記載の弾性波装置。
  6.  前記第1保護膜で形成された第1段差及び第2段差の高さは、前記第2保護膜で形成された第1段差及び第2段差の高さより小さい、
     請求項5に記載の弾性波装置。
  7.  前記第1電極指よりも前記配列方向の外側であって、前記IDT電極と重ならない領域において、前記保護膜で第3段差がさらに形成される、
     請求項1から6のいずれか1項に記載の弾性波装置。
  8.  前記保護膜の膜厚は、前記圧電層の膜厚よりも薄い、
     請求項1から7のいずれか1項に記載の弾性波装置。
  9.  前記第1電極指よりも前記配列方向の外側であって、前記IDT電極と重ならない領域において、前記保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第2段差の面を有し、
     前記第1段差は、前記配列方向の外側が低い段差であり、
     前記第2段差は、前記配列方向の内側が低い段差である、
     請求項1に記載の弾性波装置。
  10.  前記保護膜は、前記IDT電極を覆って前記圧電層の前記第1主面に設けられた第1保護膜を有し、
     前記複数の電極指のうち、前記複数の電極指の配列方向で最も外側に位置する第1電極指の前記配列方向の外側の端部において、前記第1保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第1段差の面を有し、
     前記第1電極指よりも前記配列方向の外側であって、前記IDT電極と重ならない領域において、前記第1保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第2段差の面を有する、
     請求項9に記載の弾性波装置。
  11.  前記保護膜は、前記IDT電極を覆って前記圧電層の前記第1主面に設けられた第1保護膜と、前記圧電層の前記第2主面に設けられた第2保護膜と、を有し、
     前記複数の電極指のうち、前記複数の電極指の配列方向で最も外側に位置する第1電極指の前記配列方向の外側の端部において、前記第1保護膜及び前記第2保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第1段差の面を有し、
     前記第1電極指よりも前記配列方向の外側であって、前記IDT電極と重ならない領域において、前記第1保護膜及び前記第2保護膜は、第1電極指が延びる方向と交差する方向に前記保護膜の側面が露出する第2段差の面を有する、
     請求項9に記載の弾性波装置。
  12.  前記IDT電極が、前記圧電層の前記第1主面および前記第2主面のいずれにも設けられる、
     請求項1から11のいずれか1項に記載の弾性波装置。
  13.  前記保護膜は、酸化ケイ素(SiO)で形成される、
     請求項1から12のいずれか1項に記載の弾性波装置。
  14.  少なくとも1つの共振子を備えるフィルタ装置であって、前記共振子が請求項1から13のいずれか1項に記載の弾性波装置である、
     弾性波フィルタ装置。
  15.  入力端子と、出力端子と、前記入力端子と前記出力端子を結ぶ直列腕と、前記直列腕のノードとグランドとを結ぶ並列腕と、を有し、
     前記少なくとも1つの共振子は、複数の共振子であり、前記直列腕に設けられた直列腕共振子と、前記並列腕に設けられた並列腕共振子とを含み、
     前記直列腕共振子及び前記並列腕共振子は、それぞれ前記保護膜で前記第1段差が形成され、
     前記直列腕共振子の前記保護膜で形成された前記第1段差の高さは、前記並列腕共振子の前記保護膜で形成された前記第1段差の高さと異なる、
     請求項14に記載の弾性波フィルタ装置。
  16.  入力端子と、出力端子と、前記入力端子と前記出力端子を結ぶ直列腕と、前記直列腕のノードとグランドとを結ぶ並列腕と、を有し、
     前記少なくとも1つの共振子は、複数の共振子であり、前記直列腕に設けられた直列腕共振子と、前記並列腕に設けられた並列腕共振子とを含み、
     前記直列腕共振子の前記保護膜は、前記並列腕共振子の前記保護膜と異なる構成を有する、
     請求項14に記載の弾性波フィルタ装置。
  17.  前記圧電層は、ニオブ酸リチウム又はタンタル酸リチウムを含み、120°±10°回転Yカット又は90°±10°回転Yカットである、
     請求項1から13のいずれか1項に記載の弾性波装置。
  18.  前記保護膜は、前記IDT電極を覆って前記圧電層の前記第1主面に設けられた第1保護膜と、前記圧電層の前記第2主面に設けられた第2保護膜と、を有する、
     請求項1から13及び17のいずれか1項に記載の弾性波装置。
  19.  前記保護膜の膜厚は、前記IDT電極の膜厚よりも厚い、
     請求項1から13、17及び18のいずれか1項に記載の弾性波装置。
  20.  前記保護膜は、前記IDT電極を覆って前記圧電層の前記第1主面に設けられた第1保護膜と、前記圧電層の前記第2主面に設けられた第2保護膜と、を有し、
     前記圧電層の膜厚中央から前記第1保護膜天面までの距離の合計をAとし、前記圧電層の膜厚中央から前記第2保護膜天面までの距離の合計をBとするとき、A/Bの値が1-0.06以上1+0.06以下となる、
     請求項1から13及び17から19のいずれか1項に記載の弾性波装置。
  21.  前記保護膜は、前記IDT電極を覆って前記圧電層の前記第1主面に設けられた第1保護膜と、前記圧電層の前記第2主面に設けられた第2保護膜と、を有し、
     前記第1保護膜の上面及び前記第2保護膜の下面は平坦に形成される、
     請求項1から13及び17から20のいずれか1項に記載の弾性波装置。
  22.  d/pが0.24以下である、請求項1から13及び17から21のいずれか1項に記載の弾性波装置。
  23.  前記電極指直交方向から見たときに、隣り合う前記電極指同士が重なり合っている領域であり、かつ隣り合う前記電極指の前記電極指直交方向における中心間の領域が励振領域であり、
     前記励振領域に対する、前記電極指のメタライゼーション比をMRとしたときに、MR≦1.75(d/p)+0.075を満たす、請求項1から13及び17から22のいずれか1項に記載の弾性波装置。
  24.  前記圧電層が、タンタル酸リチウムまたはニオブ酸リチウムからなる、請求項1から13及び17から23のいずれか1項に記載の弾性波装置。
  25.  前記圧電層を構成しているニオブ酸リチウムまたはタンタル酸リチウムのオイラー角(φ,θ,ψ)が、以下の式(1)、式(2)または式(3)の範囲にある、請求項24に記載の弾性波装置。
