Abstract
本発明は、ウェーハに樹脂を塗布する樹脂塗布方法であって、第一主面及び前記第一主面とは反対側の第二主面を有するウェーハを準備することと、前記ウェーハの前記第二主面を保持手段によって保持することと、前記ウェーハの前記第一主面に対向する位置に樹脂を供給することと、前記樹脂または前記樹脂の周囲の温度を計測することと、事前に取得した、前記樹脂厚さとプレス荷重が所定の値となる、温度とプレス速度のデータを参照し、前記計測した温度に対応したプレス速度を選択することと、前記選択したプレス速度で前記保持手段を駆動し、前記ウェーハの前記第一主面に前記樹脂を押し広げることと、前記プレス荷重が所定の値に到達したタイミングで前記保持手段を停止することと、前記樹脂を硬化させて平坦化樹脂層を形成することを含むことを特徴とするウェーハへの樹脂塗布方法である。これにより、樹脂厚さのばらつきを抑えたウェーハへの樹脂塗布方法及び研削または研磨後のウェーハ形状のばらつきを抑えたウェーハの製造方法が提供される。
Description
本発明は、ウェーハへの樹脂塗布方法及びウェーハの製造方法に関する。
ナノトポグラフィーが良好なウェーハを作製する方法として、ウェーハに樹脂塗布し研削する方法が公知である。この手法では、装置や樹脂の温度上昇により樹脂粘度が低下するため、同一加工条件で連続加工を行うと、形成される樹脂厚さが変化する。これに対し、特許文献1では、プレス荷重を調整(温度補正)することで、所定の樹脂厚さを形成している。これは例えば、図3のような、樹脂厚さが一定となる温度とプレス荷重の関係を事前に取得しておき、温度に応じてプレス荷重を調整する方法である。
他方、上記の樹脂塗布工程では、プレス荷重によって保持手段(上定盤)が傾くことが知られている(特許文献2)。このため、プレス荷重を変化させると、保持手段の傾きが変化し、結果として樹脂厚さの面内分布が変化する。このため、樹脂厚さを一定とするために、プレス荷重を温度補正して連続加工を行うと、温度によって樹脂厚さの面内分布がウェーハ間でばらつき、その後の研削加工後のウェーハ形状がウェーハ間でばらつく問題があった。
本発明は、上記問題を解決するためになされたものであり、樹脂厚さのばらつきを抑えたウェーハへの樹脂塗布方法及び研削または研磨後のウェーハ形状のばらつきを抑えたウェーハの製造方法を提供することを目的とする。
上記の課題を解決するために、本発明の樹脂塗布方法は、ウェーハに樹脂を塗布する樹脂塗布方法であって、第一主面及び前記第一主面とは反対側の第二主面を有するウェーハを準備することと、前記ウェーハの前記第二主面を保持手段によって保持することと、前記ウェーハの前記第一主面に対向する位置に樹脂を供給することと、前記樹脂または前記樹脂の周囲の温度を計測することと、事前に取得した、前記樹脂厚さとプレス荷重が所定の値となる、温度とプレス速度のデータを参照し、前記計測した温度に対応したプレス速度を選択することと、前記選択したプレス速度で前記保持手段を駆動し、前記ウェーハの前記第一主面に前記樹脂を押し広げることと、前記プレス荷重が所定の値に到達したタイミングで前記保持手段を停止することと、前記樹脂を硬化させて平坦化樹脂層を形成することを特徴とする方法である。
このような方法であれば、樹脂または樹脂の周囲の温度に応じてプレス速度を調整することで、樹脂厚さとプレス荷重は所定の値となるので、温度変化による樹脂厚さのばらつきやプレス荷重の変更による樹脂厚さの面内分布のばらつきを抑えることができる。
また、本発明のウェーハの製造方法は、上記の樹脂塗布方法を用いて平坦化樹脂層を形成したウェーハに対し、前記平坦化樹脂層を吸着保持し、前記ウェーハの前記第二主面を研削または研磨することと、前記ウェーハから前記平坦化樹脂層を除去することと、前記ウェーハの前記第二主面を吸着保持し、前記ウェーハの前記第一主面を研削または研磨することが好ましい。
このような方法であれば、上記の樹脂塗布方法により第一主面に形成した厚さのばらつきや厚さの面内分布のばらつきが少ない平坦化樹脂層を吸着保持して第二主面を研削または研磨するので、研削または研磨後の第二主面の形状のばらつきを抑えることができ、この形状のばらつきを抑えた第二主面を吸着保持して第一主面を研削または研磨するので、研削または研磨後の第一主面の形状のばらつきを抑えることができ、その結果研削または研磨後のウェーハ形状のばらつきを抑えることができる。
本発明の樹脂塗布方法であれば、樹脂または樹脂の周囲の温度に応じてプレス速度を調整することで、樹脂厚さとプレス荷重は所定の値となるので、温度変化による樹脂厚さのばらつきやプレス荷重の変更による樹脂厚さの面内分布のばらつきを抑えることができる。
また本発明のウェーハの製造方法であれば、上記の樹脂塗布方法により第一主面に形成した厚さのばらつきや厚さの面内分布のばらつきが少ない平坦化樹脂層を吸着保持して第二主面を研削または研磨するので、研削または研磨後の第二主面の形状のばらつきを抑えることができ、この形状のばらつきを抑えた第二主面を吸着保持して第一主面を研削または研磨するので、研削または研磨後の第一主面の形状のばらつきを抑えることができ、その結果研削または研磨後のウェーハ形状のばらつきを抑えることができる。
また本発明のウェーハの製造方法であれば、上記の樹脂塗布方法により第一主面に形成した厚さのばらつきや厚さの面内分布のばらつきが少ない平坦化樹脂層を吸着保持して第二主面を研削または研磨するので、研削または研磨後の第二主面の形状のばらつきを抑えることができ、この形状のばらつきを抑えた第二主面を吸着保持して第一主面を研削または研磨するので、研削または研磨後の第一主面の形状のばらつきを抑えることができ、その結果研削または研磨後のウェーハ形状のばらつきを抑えることができる。
上述のように、樹脂厚さのばらつきを抑えたウェーハへの樹脂塗布方法及び研削または研磨後のウェーハ形状のばらつきを抑えたウェーハの製造方法が求められていた。
本発明者は、上記課題について鋭意検討を重ねた結果、樹脂または樹脂の周囲の温度に応じてプレス速度を選択することで、樹脂厚さ及びプレス荷重は所定の値を維持しつつ、温度変化による樹脂厚さのばらつきやプレス荷重の変更による樹脂厚さの面内分布のばらつきを抑えることができることを見出し、本発明を完成させた。
即ち、本発明は、ウェーハに樹脂を塗布する樹脂塗布方法であって、
第一主面及び前記第一主面とは反対側の第二主面を有するウェーハを準備することと、
前記ウェーハの前記第二主面を保持手段によって保持することと、
前記ウェーハの前記第一主面に対向する位置に樹脂を供給することと、
前記樹脂または前記樹脂の周囲の温度を計測することと、
事前に取得した、前記樹脂厚さとプレス荷重が所定の値となる、温度とプレス速度のデータを参照し、前記計測した温度に対応したプレス速度を選択することと、
前記選択したプレス速度で前記保持手段を駆動し、前記ウェーハの前記第一主面に前記樹脂を押し広げることと、
前記プレス荷重が所定の値に到達したタイミングで前記保持手段を停止することと、

また、本発明は、上記に記載の樹脂塗布方法を用いて平坦化樹脂層を形成したウェーハに対し、
前記平坦化樹脂層を吸着保持し、前記ウェーハの前記第二主面を研削または研磨することと、
前記ウェーハから前記平坦化樹脂層を除去することと、
前記ウェーハの前記第二主面を吸着保持し、前記ウェーハの前記第一主面を研削または研磨することを含むことを特徴とするウェーハの製造方法である。

以下、本発明について図面を参照しながら詳細に説明するが、本発明はこれらに限定されるものではない。
図1は本発明の樹脂塗布方法に用いることが可能な、樹脂塗布装置の一例を示す概略構成図である。
樹脂塗布装置1は、ウェーハ2の第一主面2aに対向する位置に、可塑状態、例えば液状の樹脂3を供給する樹脂供給手段4と、ウェーハ2の第二主面2bを真空吸着して保持する保持手段(上定盤)5と、保持手段5を上下方向に駆動するモータ6とを有し、下部には平坦な面を有するステージ(下定盤)7を備え、ステージ7の上に光透過性フィルム8を敷き、その上に樹脂3を供給する。樹脂3は紫外線硬化樹脂を使用し、紫外線照射手段9から放射された紫外線によって樹脂3の硬化処理を行うことができる。またステージ7には温度計測手段10を配置し、ステージ7上に保持された樹脂3の温度を類推可能である。また保持手段5はプレス荷重検出手段11を有し、ウェーハ2を樹脂3に押し当てた際のプレス荷重を検出する。またモータ6は保持手段5の駆動に関して変速可能であり、その結果、プレス速度を調整できる。さらに、制御手段12は、温度計測手段10からの情報を元に樹脂温度を判定し、プレス荷重検出手段11からの情報を元にプレス荷重を判定し、モータ6を制御して保持手段5の駆動や停止及びプレス速度を制御する。
樹脂塗布装置1は、ウェーハ2の第一主面2aに対向する位置に、可塑状態、例えば液状の樹脂3を供給する樹脂供給手段4と、ウェーハ2の第二主面2bを真空吸着して保持する保持手段(上定盤)5と、保持手段5を上下方向に駆動するモータ6とを有し、下部には平坦な面を有するステージ(下定盤)7を備え、ステージ7の上に光透過性フィルム8を敷き、その上に樹脂3を供給する。樹脂3は紫外線硬化樹脂を使用し、紫外線照射手段9から放射された紫外線によって樹脂3の硬化処理を行うことができる。またステージ7には温度計測手段10を配置し、ステージ7上に保持された樹脂3の温度を類推可能である。また保持手段5はプレス荷重検出手段11を有し、ウェーハ2を樹脂3に押し当てた際のプレス荷重を検出する。またモータ6は保持手段5の駆動に関して変速可能であり、その結果、プレス速度を調整できる。さらに、制御手段12は、温度計測手段10からの情報を元に樹脂温度を判定し、プレス荷重検出手段11からの情報を元にプレス荷重を判定し、モータ6を制御して保持手段5の駆動や停止及びプレス速度を制御する。
ここで図1のような樹脂塗布装置を用いた場合の、本発明の樹脂塗布方法の一実施形態を説明する。
<樹脂塗布>
図2を参照し、あらかじめ、樹脂温度または樹脂の周囲の温度(図1ではステージ7の温度)とプレス速度を変えて樹脂塗布および樹脂厚さ測定を行い、得られた結果から樹脂厚さとプレス荷重が一定となる条件のみを線でつなぐと、図2のような直線データが得られる。これは一つの樹脂厚さとそれを実現する一つのプレス荷重を満たす特性を示しており、別の樹脂厚さとプレス荷重の場合は、異なる直線となる。
よって、所望の樹脂厚さとプレス荷重を設定し、図2のような温度とプレス速度の関係を把握しておき、計測した温度に対応したプレス速度を選択するようにして、樹脂塗布の工程を実行する。こうすることで、温度が変化したとしても計測した温度に対応したプレス速度の選択が行われ、所定のプレス荷重で所望の樹脂厚さの塗布が実現できる。
図2を参照し、あらかじめ、樹脂温度または樹脂の周囲の温度(図1ではステージ7の温度)とプレス速度を変えて樹脂塗布および樹脂厚さ測定を行い、得られた結果から樹脂厚さとプレス荷重が一定となる条件のみを線でつなぐと、図2のような直線データが得られる。これは一つの樹脂厚さとそれを実現する一つのプレス荷重を満たす特性を示しており、別の樹脂厚さとプレス荷重の場合は、異なる直線となる。
よって、所望の樹脂厚さとプレス荷重を設定し、図2のような温度とプレス速度の関係を把握しておき、計測した温度に対応したプレス速度を選択するようにして、樹脂塗布の工程を実行する。こうすることで、温度が変化したとしても計測した温度に対応したプレス速度の選択が行われ、所定のプレス荷重で所望の樹脂厚さの塗布が実現できる。
そして樹脂塗布の工程は以下の通りである。
図1を参照し、まず第一主面2a及び前記第一主面とは反対側の第二主面2bを有するウェーハ2を準備する。
平坦な面を有するステージ(下定盤)7の上に光透過性フィルム8を敷き、その上に可塑状態、例えば液状の樹脂3を、樹脂供給手段4によって供給する。
ウェーハ2を保持手段(上定盤)5に真空吸着させて保持する。
樹脂温度または樹脂の周囲の温度(樹脂3を保持する下定盤7の温度)を温度計測手段10で計測する。
樹脂厚さとプレス荷重を設定し、上述の計測した温度とプレス速度のデータ(例えば図2)を参照し、樹脂厚さとプレス荷重が一定となるプレス速度を選択する。
選択したプレス速度で上定盤5を降下させる。
プレス荷重検出手段11が、設定したプレス荷重を検出したタイミングで、上定盤5の降下を停止する。
その後、使用する樹脂の種類に応じた硬化処理を行う。例えば、紫外線硬化樹脂を使用した場合、紫外線照射手段9から放射された紫外線により、樹脂3の硬化処理を行う。
以上により、ウェーハ2の第一主面2aに平坦化樹脂層(図示せず)を形成することができる。
図1を参照し、まず第一主面2a及び前記第一主面とは反対側の第二主面2bを有するウェーハ2を準備する。
平坦な面を有するステージ(下定盤)7の上に光透過性フィルム8を敷き、その上に可塑状態、例えば液状の樹脂3を、樹脂供給手段4によって供給する。
ウェーハ2を保持手段(上定盤)5に真空吸着させて保持する。
樹脂温度または樹脂の周囲の温度(樹脂3を保持する下定盤7の温度)を温度計測手段10で計測する。
樹脂厚さとプレス荷重を設定し、上述の計測した温度とプレス速度のデータ(例えば図2)を参照し、樹脂厚さとプレス荷重が一定となるプレス速度を選択する。
選択したプレス速度で上定盤5を降下させる。
プレス荷重検出手段11が、設定したプレス荷重を検出したタイミングで、上定盤5の降下を停止する。
その後、使用する樹脂の種類に応じた硬化処理を行う。例えば、紫外線硬化樹脂を使用した場合、紫外線照射手段9から放射された紫外線により、樹脂3の硬化処理を行う。
以上により、ウェーハ2の第一主面2aに平坦化樹脂層(図示せず)を形成することができる。
本実施の形態によれば、樹脂3温度または樹脂3の周囲の温度(樹脂3を保持する下定盤7の温度)に応じてプレス速度を調整することで、樹脂厚さとプレス荷重は所定の値となるので、温度変化による樹脂厚さのばらつきやプレス荷重の変更による樹脂厚さの面内分布のばらつきを抑えることができる。
なお、上記の実施の形態において温度計測手段10で下定盤7の温度を計測したが、例えば赤外線センサ等により樹脂3の温度を直接計測する方法としてもかまわない。樹脂3の温度を直接計測する方が、周囲温度から類推するよりも、樹脂3の温度変化を素早く検出できる。
次に、上記の樹脂塗布方法を用いて平坦化樹脂層を形成したウェーハに対し、研削または研磨加工するウェーハの製造方法の一実施形態を説明する。
<研削または研磨加工>
上記の樹脂塗布方法を用いて平坦化樹脂層を形成したウェーハ2を準備する。
平坦化樹脂層を吸着保持し、ウェーハ2の第二主面2bを研削または研磨する。
次に、ウェーハ2から平坦化樹脂層を除去する。
次に、ウェーハ2の第二主面2bを吸着保持し、ウェーハ2の第一主面2aを研削または研磨する。ここで、例えば多孔質セラミック製のチャックテーブルを用いて、ウェーハ2の第二主面2bを真空吸着して保持することができる。
以上により、ウェーハ2の第一主面2aと第二主面2bをそれぞれ研削または研磨することができる。
上記の樹脂塗布方法を用いて平坦化樹脂層を形成したウェーハ2を準備する。
平坦化樹脂層を吸着保持し、ウェーハ2の第二主面2bを研削または研磨する。
次に、ウェーハ2から平坦化樹脂層を除去する。
次に、ウェーハ2の第二主面2bを吸着保持し、ウェーハ2の第一主面2aを研削または研磨する。ここで、例えば多孔質セラミック製のチャックテーブルを用いて、ウェーハ2の第二主面2bを真空吸着して保持することができる。
以上により、ウェーハ2の第一主面2aと第二主面2bをそれぞれ研削または研磨することができる。
本実施の形態によれば、上記の樹脂塗布方法により第一主面2aに形成した厚さのばらつきや厚さの面内分布のばらつきが少ない平坦化樹脂層を吸着保持して第二主面2bを研削または研磨するので、研削または研磨後の第二主面2bの形状のばらつきを抑えることができ、この形状のばらつきを抑えた第二主面2bを吸着保持して第一主面2aを研削または研磨するので、研削または研磨後の第一主面2aの形状のばらつきを抑えることができ、その結果研削または研磨後のウェーハ形状のばらつきを抑えることができる。
以下、実施例及び比較例を示して本発明をより具体的に説明するが、本発明はこれらに限定されるものではない。
[実験内容]
原料ウェーハは、スライス後に面取り加工した直径300mmのP型Si単結晶ウェーハを用いて、25枚の連続加工を実施し、樹脂厚さと研削後のウェーハ形状についてウェーハ間ばらつきを評価した。

<樹脂塗布条件>
・樹脂としてUV硬化性樹脂、光透過性フィルムとしてPETフィルムを用いた。
・平坦なガラス定盤(下定盤)にPETフィルムを敷き、そのPETフィルム上にUV硬化性樹脂を10ml滴下した。
・ウェーハの第二主面をセラミック定盤(上定盤)に吸着保持した。
・樹脂を保持する下定盤の温度を計測した。
・事前に、樹脂厚さとプレス荷重が所定の値となる、温度とプレス速度のデータを取得した。ここで、樹脂厚さの所定の膜厚値は100μm、プレス荷重の所定の荷重値は2000Nとした。
・前記データを参照し、計測した下定盤の温度に対応したプレス速度を選択した。ここで実際の計測した温度範囲は23~28℃となり、プレス速度範囲は1~100μm/sとなった。
・ウェーハを樹脂に押し当てる押圧制御は、セラミック定盤を保持するサーボモータで駆動させ、所定のプレス荷重を検出するまで、上記で設定したプレス速度で加圧した。
・樹脂硬化用の光源としては波長365nmのUV-LEDを用いた。
・樹脂としてUV硬化性樹脂、光透過性フィルムとしてPETフィルムを用いた。
・平坦なガラス定盤(下定盤)にPETフィルムを敷き、そのPETフィルム上にUV硬化性樹脂を10ml滴下した。
・ウェーハの第二主面をセラミック定盤(上定盤)に吸着保持した。
・樹脂を保持する下定盤の温度を計測した。
・事前に、樹脂厚さとプレス荷重が所定の値となる、温度とプレス速度のデータを取得した。ここで、樹脂厚さの所定の膜厚値は100μm、プレス荷重の所定の荷重値は2000Nとした。
・前記データを参照し、計測した下定盤の温度に対応したプレス速度を選択した。ここで実際の計測した温度範囲は23~28℃となり、プレス速度範囲は1~100μm/sとなった。
・ウェーハを樹脂に押し当てる押圧制御は、セラミック定盤を保持するサーボモータで駆動させ、所定のプレス荷重を検出するまで、上記で設定したプレス速度で加圧した。
・樹脂硬化用の光源としては波長365nmのUV-LEDを用いた。
<樹脂厚さ測定条件>
・樹脂厚さ測定には、KEYENCE社製光学センサSI-T80を使用した。
・センサを固定し、ウェーハを直線状に走査することで、樹脂厚さプロファイルを計測した。
・ウェーハの中心から放射状に均等に測定した4本の樹脂厚さプロファイルの平均値を、各ウェーハの樹脂厚さ平均値とした。
・各ウェーハの樹脂厚さ平均値の連続加工25枚分の最大値と最小値との差を、樹脂厚さ平均値のウェーハ間ばらつきとした。
・樹脂厚さ測定には、KEYENCE社製光学センサSI-T80を使用した。
・センサを固定し、ウェーハを直線状に走査することで、樹脂厚さプロファイルを計測した。
・ウェーハの中心から放射状に均等に測定した4本の樹脂厚さプロファイルの平均値を、各ウェーハの樹脂厚さ平均値とした。
・各ウェーハの樹脂厚さ平均値の連続加工25枚分の最大値と最小値との差を、樹脂厚さ平均値のウェーハ間ばらつきとした。
<平面研削条件>
・研削加工には、研削ホイールとしてダイヤ砥粒が結合されたものを用いた。
・チャックテーブルの軸角度を調整することで、ウェーハ厚さばらつきが1μm以下となるように調整を行った。
・ウェーハの樹脂側(表面側、第一主面)を真空吸着し、ウェーハ裏面側(第二主面)の研削加工を行った。
・樹脂を剥離した。
・ウェーハ裏面側(第二主面)を真空吸着し、ウェーハ表面側(第一主面)の研削加工を行った。
・研削加工には、研削ホイールとしてダイヤ砥粒が結合されたものを用いた。
・チャックテーブルの軸角度を調整することで、ウェーハ厚さばらつきが1μm以下となるように調整を行った。
・ウェーハの樹脂側(表面側、第一主面)を真空吸着し、ウェーハ裏面側(第二主面)の研削加工を行った。
・樹脂を剥離した。
・ウェーハ裏面側(第二主面)を真空吸着し、ウェーハ表面側(第一主面)の研削加工を行った。
<研削後ウェーハ形状測定条件>
・測定には、平坦度測定装置(コベルコ科研製:SBW-330)を使用した。
・放射状に均等に測定した4本のウェーハ形状プロファイルから、各ウェーハのWarpを算出した。
・各ウェーハのWarpの連続加工25枚分の最大値と最小値との差を、ウェーハ形状のウェーハ間ばらつきとした。
・測定には、平坦度測定装置(コベルコ科研製:SBW-330)を使用した。
・放射状に均等に測定した4本のウェーハ形状プロファイルから、各ウェーハのWarpを算出した。
・各ウェーハのWarpの連続加工25枚分の最大値と最小値との差を、ウェーハ形状のウェーハ間ばらつきとした。
(実施例)
実施例では、上述の通り、樹脂塗布時に、プレス速度の温度補正のみ実施し、従来のプレス荷重の温度補正は実施しなかった(プレス荷重一定)。

(比較例1)

結果を表1に示す。
ここで、表中のばらつきの評価基準は、以下の通りとした。
×:目標値の150%以上ばらついた場合
△:目標値の100%より大きく、かつ150%未満の範囲でばらついた場合
○:目標値の100%以下でばらついた場合
×:目標値の150%以上ばらついた場合
△:目標値の100%より大きく、かつ150%未満の範囲でばらついた場合
○:目標値の100%以下でばらついた場合
比較例1では、樹脂厚さ平均値のウェーハ間ばらつき、および研削後のウェーハ形状のウェーハ間ばらつきが目標値に到達しなかった。連続加工では、装置温度が上昇していくため樹脂粘度が低下し、樹脂が広がりやすくなる。しかし、プレス速度およびプレス荷重を一定としたため、連続加工後半のウェーハほど樹脂厚さ平均値が小さくなり、樹脂厚さ平均値のウェーハ間ばらつきが悪化した。さらに、樹脂厚さ平均値のウェーハ間ばらつきが大きい場合、表裏面の研削取り代が変化するため、研削後のウェーハ形状のウェーハ間ばらつきが悪化し、目標値に到達しなかった。
比較例2では、樹脂厚さ平均値のウェーハ間ばらつきは目標値を達成したが、研削後のウェーハ形状のウェーハ間ばらつきは目標値に到達しなかった。上述の通り、連続加工では装置温度が上昇していくため樹脂粘度が低下し、樹脂が広がりやすくなる。ここで、プレス速度は一定であるが、プレス荷重を温度補正して変化させたため、樹脂厚さ平均値は一定となり、樹脂厚さ平均値のウェーハ間ばらつきは目標値を達成した。一方、プレス荷重を変化させたことにより、上定盤の傾きが変化し、樹脂厚さの面内分布がウェーハ間で変化した。このため、研削後のウェーハ形状のウェーハ間ばらつきは悪化し、目標値に到達しなかった。
実施例では、樹脂厚さ平均値のウェーハ間ばらつき、および、研削後のウェーハ形状のウェーハ間ばらつきともに目標値を達成した。上述の通り、連続加工では装置温度が上昇していくため樹脂粘度が低下し、樹脂が広がりやすくなる。ここで、プレス荷重は一定であるが、プレス速度を温度補正して変化させたため、樹脂厚さ平均値は一定となり、樹脂厚さ平均値のウェーハ間ばらつきは目標値を達成した。また、プレス荷重が一定であるため、上定盤の傾きは一定となり、樹脂厚さの面内分布がウェーハ間で変化しなかった。このため、研削後のウェーハ形状のウェーハ間ばらつきは、目標値を達成した。
以上の結果から、樹脂塗布時に、プレス速度の温度補正を実施する(プレス荷重の温度補正を実施しない(プレス荷重を一定とする))ことで、樹脂厚さ平均値のウェーハ間ばらつきが改善し、かつ研削後のウェーハ形状のウェーハ間ばらつきが改善することを示せた。
なお、本発明は、上記実施形態に限定されるものではない。上記実施形態は、例示であり、本発明の特許請求の範囲に記載された技術的思想と実質的に同一な構成を有し、同様な作用効果を奏するものは、いかなるものであっても本発明の技術的範囲に包含される。
Claims (2)
- ウェーハに樹脂を塗布する樹脂塗布方法であって、
第一主面及び前記第一主面とは反対側の第二主面を有するウェーハを準備することと、
前記ウェーハの前記第二主面を保持手段によって保持することと、
前記ウェーハの前記第一主面に対向する位置に樹脂を供給することと、
前記樹脂または前記樹脂の周囲の温度を計測することと、
事前に取得した、前記樹脂厚さとプレス荷重が所定の値となる、温度とプレス速度のデータを参照し、前記計測した温度に対応したプレス速度を選択することと、
前記選択したプレス速度で前記保持手段を駆動し、前記ウェーハの前記第一主面に前記樹脂を押し広げることと、
前記プレス荷重が所定の値に到達したタイミングで前記保持手段を停止することと、
前記樹脂を硬化させて平坦化樹脂層を形成することを含むことを特徴とするウェーハへの樹脂塗布方法。 - 請求項1に記載の樹脂塗布方法を用いて平坦化樹脂層を形成したウェーハに対し、
前記平坦化樹脂層を吸着保持し、前記ウェーハの前記第二主面を研削または研磨することと、
前記ウェーハから前記平坦化樹脂層を除去することと、
前記ウェーハの前記第二主面を吸着保持し、前記ウェーハの前記第一主面を研削または研磨することを含むことを特徴とするウェーハの製造方法。
