Abstract
赤色発光素子(5R)は、アノード(22)と、カソード(25)と、アノード(22)とカソード(25)との間に設けられた赤色発光層(24REM)と、を備え、赤色発光層(24REM)は、複数の量子ドット(QD)と、複数の量子ドット(QD)それぞれの間の少なくとも一部に設けられた電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物(MHa)を含むマトリクス(MR)とを含む。
Description
本開示は、発光素子と、表示装置と、発光素子の製造方法と、発光素子の発光特性の回復方法とに関する。
近年、量子ドット含む発光素子であるQLED(Quantum dot Light Emitting Diode:量子ドット発光ダイオード)及びQLEDを備えた表示装置は、低消費電力化、薄型化及び高画質化などを実現できる点から、高い注目を浴びている。
例えば、特許文献1には、フッ素を含むナノ結晶粒子、すなわち、コア及びシェルの少なくとも一部にフッ素を含む量子ドットについて記載されている。
複数の量子ドットを含む発光層においては、複数の量子ドットそれぞれの間に存在する空間の影響により発光層の特性の低下が生じることが知られている。
そこで、発光層における複数の量子ドットそれぞれの間に存在する空間の少なくとも一部を埋めるマトリクスを用いることで発光層の特性の低下を抑制することが考えられる。
しかしながら、本開示の発明者らは、イオン性が強くない元素を含む化合物で構成されるマトリクスの場合、以下のような問題点があることを見出した。
発光層に含まれるイオン性が強くない元素を含む化合物で構成されるマトリクスを、発光層に含まれる量子ドットの発光効率を良好に維持するため、比較的低温工程で形成した場合、マトリクスは非発光再結合のパスとなり得る多数の欠陥を含むこととなり、発光層における非発光リークを抑制できないという問題がある。
一方で、上述した多数の欠陥を減らすため、発光層に含まれるイオン性が強くない元素を含む化合物で構成されるマトリクスを比較的高温工程で形成した場合、発光層に含まれる量子ドットの劣化により発光効率を良好に維持できない場合があるという問題がある。
特許文献1には、量子ドットのコア及びシェルの少なくとも一部が、例えば、金属フルオライド(fluoride)の形態で存在するフッ素を含むことについて記載されている。特許文献1に記載のフッ素を含む量子ドットの場合、量子ドットそのものの特性の改善は期待できるが、複数の量子ドットそれぞれの間に存在する空間の影響による発光層の特性の低下は避けられないという問題がある。
本開示の一態様は、前記の問題点に鑑みてなされたものであり、良好な発光効率及び良好な非発光リークの抑制性を有する発光層を備えた発光素子及び発光素子の製造方法と、前記発光素子を含む表示装置と、前記発光素子の発光特性(発光効率)を回復する発光素子の発光特性の回復方法とを提供することを目的とする。

〔実施形態1〕

表示パネル30の表示領域DAに備えられた赤色サブ画素RSUBは赤色発光素子5Rを含み、表示パネル30の表示領域DAに備えられた緑色サブ画素GSUBは緑色発光素子5Gを含み、表示パネル30の表示領域DAに備えられた青色サブ画素BSUBは青色発光素子5Bを含む。
基板12は、例えば、ポリイミドなどの樹脂材料からなる樹脂基板であってもよく、ガラス基板であってもよい。本実施形態においては、表示装置1を可撓性表示装置とするため、基板12として、ポリイミドなどの樹脂材料からなる樹脂基板を用いた場合を一例に挙げて説明するが、これに限定されることはない。表示装置1を非可撓性表示装置とする場合には、基板12として、ガラス基板を用いることができる。
バリア層3は、水、酸素などの異物がトランジスタTR、赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bに侵入することを防ぐ層であり、例えば、CVD法により形成される、酸化シリコン膜、窒化シリコン膜、あるいは酸窒化シリコン膜、またはこれらの積層膜で構成することができる。
トランジスタTRを含む薄膜トランジスタ層4のトランジスタTR部分は、半導体膜SEM及びドープされた半導体膜SEM’・SEM’’と、無機絶縁膜16と、ゲート電極Gと、無機絶縁膜18と、無機絶縁膜20と、ソース電極S及びドレイン電極Dと、平坦化膜21とを含み、トランジスタTRを含む薄膜トランジスタ層4のトランジスタTR部分以外の部分は、無機絶縁膜16と、無機絶縁膜18と、無機絶縁膜20と、平坦化膜21とを含む。
半導体膜SEM・SEM’・SEM’’は、例えば、低温ポリシリコン(LTPS)あるいは酸化物半導体(例えば、In-Ga-Zn-O系の半導体)で構成してもよい。本実施形態においては、トランジスタTRがトップゲート構造である場合を一例に挙げて説明するが、これに限定されることはなく、トランジスタTRは、ボトムゲート構造であってもよい。
ゲート電極Gと、ソース電極S及びドレイン電極Dとは、例えば、アルミニウム、タングステン、モリブデン、タンタル、クロム、チタン、銅の少なくとも1つを含む金属の単層膜あるいは積層膜によって構成できる。
無機絶縁膜16、無機絶縁膜18及び無機絶縁膜20は、例えば、CVD法によって形成された、酸化シリコン膜、窒化シリコン膜、酸窒化シリコン膜または、これらの積層膜によって構成することができる。
平坦化膜21は、例えば、ポリイミド、アクリルなどの塗布可能な有機材料によって構成することができるが、無機膜で形成してもよい。
赤色サブ画素RSUBに含まれる赤色発光素子5Rは、平坦化膜21よりも上層のアノード22と、赤色発光層を含む機能層24Rと、カソード25とを含み、緑色サブ画素GSUBに含まれる緑色発光素子5Gは、平坦化膜21よりも上層のアノード22と、緑色発光層を含む機能層24Gと、カソード25とを含み、青色サブ画素BSUBに含まれる青色発光素子5Bは、平坦化膜21よりも上層のアノード22と、青色発光層を含む機能層24Bと、カソード25とを含む。なお、アノード22のエッジを覆う絶縁性のバンク23は、例えば、ポリイミドまたはアクリルなどの有機材料を塗布した後にフォトリソグラフィー法によってパターニングすることで形成できるが、無機膜で形成してもよい。
本実施形態においては、赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bが、順積構造である場合を一例に挙げて説明するが、これに限定されることはなく、赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bは、逆積構造であってもよい。順積構造である赤色発光素子5R(図3参照)は、アノード22とアノード22よりも上層として備えられたカソード25とを備えており、アノード22とカソード25との間に備えられた赤色発光層24REMを含む機能層24Rは、例えば、アノード22側から順に、正孔注入層、正孔輸送層、赤色発光層、電子輸送層及び電子注入層を積層することで構成することができる。赤色発光層24REMを含む機能層24Rのうち、赤色発光層24REM以外の正孔注入層、正孔輸送層、電子輸送層及び電子注入層の1層以上を適宜省いてもよい。本実施形態においては、赤色発光層24REMを含む機能層24Rを、アノード22側から順に、正孔輸送層24HT、赤色発光層24REM及び電子輸送層24ETを積層することで構成した場合を一例に挙げて説明するが、これに限定されることはない。順積構造である緑色発光素子5Gは、アノード22とアノード22よりも上層として備えられたカソード25とを備えており、アノード22とカソード25との間に備えられた緑色発光層を含む機能層24Gは、例えば、アノード22側から順に、正孔注入層、正孔輸送層、緑色発光層、電子輸送層及び電子注入層を積層することで構成することができる。緑色発光層を含む機能層24Gのうち、緑色発光層以外の正孔注入層、正孔輸送層、電子輸送層及び電子注入層の1層以上を適宜省いてもよい。本実施形態においては、緑色発光層を含む機能層24Gを、アノード22側から順に、正孔輸送層、緑色発光層及び電子輸送層を積層することで構成した場合を一例に挙げて説明するが、これに限定されることはない。順積構造である青色発光素子5Bは、アノード22とアノード22よりも上層として備えられたカソード25とを備えており、アノード22とカソード25との間に備えられた青色発光層を含む機能層24Bは、例えば、アノード22側から順に、正孔注入層、正孔輸送層、青色発光層、電子輸送層及び電子注入層を積層することで構成することができる。青色発光層を含む機能層24Bのうち、青色発光層以外の正孔注入層、正孔輸送層、電子輸送層及び電子注入層の1層以上を適宜省いてもよい。本実施形態においては、青色発光層を含む機能層24Bを、アノード22側から順に、正孔輸送層、青色発光層及び電子輸送層を積層することで構成した場合を一例に挙げて説明するが、これに限定されることはない。
図示していない逆積構造である赤色発光素子は、カソードと前記カソードよりも上層として備えられたアノードとを備えており、前記カソードと前記アノードとの間に備えられた赤色発光層24REMを含む機能層は、例えば、前記カソード側から順に、電子注入層、電子輸送層、赤色発光層、正孔輸送層及び正孔注入層を積層することで構成することができる。赤色発光層24REMを含む機能層のうち、赤色発光層24REM以外の電子注入層、電子輸送層、正孔輸送層及び正孔注入層の1層以上を適宜省いてもよい。図示していない逆積構造である緑色発光素子は、カソードと前記カソードよりも上層として備えられたアノードとを備えており、前記カソードと前記アノードとの間に備えられた緑色発光層を含む機能層は、例えば、前記カソード側から順に、電子注入層、電子輸送層、緑色発光層、正孔輸送層及び正孔注入層を積層することで構成することができる。前記緑色発光層を含む機能層のうち、緑色発光層以外の電子注入層、電子輸送層、正孔輸送層及び正孔注入層の1層以上を適宜省いてもよい。図示していない逆積構造である青色発光素子は、カソードと前記カソードよりも上層として備えられたアノードとを備えており、前記カソードと前記アノードとの間に備えられた青色発光層を含む機能層は、例えば、前記カソード側から順に、電子注入層、電子輸送層、青色発光層、正孔輸送層及び正孔注入層を積層することで構成することができる。前記青色発光層を含む機能層のうち、青色発光層以外の電子注入層、電子輸送層、正孔輸送層及び正孔注入層の1層以上を適宜省いてもよい。
正孔注入層に用いられる材料としては、発光層内への正孔の注入を安定化させることができる正孔注入性材料であれば特に限定されるものではなく、例えば、ポリ(3,4-エチレンジオキシチオフェン)(PEDOT)とポリスチレンスルホン酸(PSS)との複合物(PEDOT:PSS)などを用いることができる。
正孔輸送層に用いられる材料としては、例えば、ポリ[(9,9-ジオクチルフルオレニル-2,7-ジイル)-co-(4,4’-(N-(4-sec-ブチルフェニル))ジフェニルアミン)](TFB)、N,N’-ビス(4-ブチルフェニル)-N,N’-ビス(フェニル)-ベンジジン(poly-TPD)またはポリビニルカルバゾール(PVK)などの有機材料を用いてもよく、NiO粒子などの正孔輸送性を有するナノ粒子を用いてもよい。
電子輸送層に用いられる材料としては、例えば、2,2′,2”-(1,3,5-ベンジントリイル)-トリス(1-フェニル-1-H-ベンズイミダゾール)(TPBi)などの有機材料を用いてもよく、ZnO粒子などの電子輸送性を有するナノ粒子を用いてもよい。
電子注入層に用いられる材料としては、発光層内への電子の注入を安定化させることができる電子注入性材料であれば特に限定されるものではなく、例えば、アルミニウム、ストロンチウム、カルシウム、リチウム、セシウム、酸化マグネシウム、酸化アルミニウム、酸化ストロンチウム、酸化リチウム、フッ化リチウム、フッ化マグネシウム、フッ化ストロンチウム、フッ化カルシウム、フッ化バリウム、フッ化セシウム、ポリメチルメタクリレートポリスチレンスルホン酸ナトリウムなどのようなアルカリ金属またはアルカリ土類金属、アルカリ金属またはアルカリ土類金属の酸化物、アルカリ金属またはアルカリ土類金属のフッ化物、アルカリ金属の有機錯体などを用いることができる。
また、本実施形態においては、赤色発光層を含む機能層24R、緑色発光層を含む機能層24G及び青色発光層を含む機能層24Bのそれぞれが、同一材料を用いて同一工程で形成された正孔輸送層と、同一材料を用いて同一工程で形成された電子輸送層とを備えている場合を一例に挙げて説明するがこれに限定されることはない。例えば、各機能層24R・24G・24Bに含まれるそれぞれの正孔注入層を、同一材料を用いて同一工程で形成してもよく、互いに異なる材料で形成してもよく、機能層24R・24G・24Bのうちの2つの機能層のそれぞれに含まれる正孔注入層は同一材料を用いて同一工程で形成し、残りの1つの機能層に含まれる正孔注入層のみを異なる材料を用いて別工程で形成してもよい。また、例えば、各機能層24R・24G・24Bに含まれるそれぞれの正孔輸送層を、互いに異なる材料で形成してもよく、機能層24R・24G・24Bのうちの2つの機能層のそれぞれに含まれる正孔輸送層は同一材料を用いて同一工程で形成し、残りの1つの機能層に含まれる正孔輸送層のみを異なる材料を用いて別工程で形成してもよい。また、例えば、各機能層24R・24G・24Bに含まれるそれぞれの電子輸送層を、互いに異なる材料で形成してもよく、機能層24R・24G・24Bのうちの2つの機能層のそれぞれに含まれる電子輸送層は同一材料を用いて同一工程で形成し、残りの1つの機能層に含まれる電子輸送層のみを異なる材料を用いて別工程で形成してもよい。また、各機能層24R・24G・24Bに含まれるそれぞれの電子注入層を、同一材料を用いて同一工程で形成してもよく、互いに異なる材料で形成してもよく、機能層24R・24G・24Bのうちの2つの機能層のそれぞれに含まれる電子注入層は同一材料を用いて同一工程で形成し、残りの1つの機能層に含まれる電子注入層のみを異なる材料を用いて別工程で形成してもよい。
本実施形態においては、赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bが、何れも、QLED(量子ドット発光ダイオード)である場合を一例に挙げて説明するが、これに限定されることはなく、赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bのうちの1つ以上がQLEDであればよい。例えば、赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bのうちの1つがQLEDである場合には、残りの2つがOLED(有機発光ダイオード)であってもよく、例えば、赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bのうちの2つがQLEDである場合には、残りの1つがOLEDであってもよい。
本実施形態のように、赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bのそれぞれが、QLEDである場合には、各色の発光素子が備えている発光層は量子ドットを含む。量子ドットは、例えば、コア構造、コア/シェル構造、コア/シェル/シェル構造、コア/比率を連続的に変化させたシェル構造を有してもよい。なお、シェルは、コアを完全に覆っていてもよいが、コアの一部分を覆っていてもよい。コア部は、一元系の場合、例えば、Si、Cなどで構成することができ、二元系の場合、例えば、CdSe、CdS、CdTe、InP、GaP、InN、ZnSe、ZnS、ZnTeなどで構成することができ、三元系の場合、例えば、CdSeTe、GaInP、ZnSeTeなどで構成することができ、四元系の場合、例えば、AIGSなどで構成することができる。シェル部は、二元系の場合、例えば、CdS、CdTe、CdSe、ZnS、ZnSe、ZnTeなどで構成することができ、三元系の場合、例えば、CdSSe、CdTeSe、CdSTe、ZnSSe、ZnSTe、ZnTeSe、AIPなどで構成することができる。
上述した量子ドットが、量子ドットの表面または量子ドットの表面の近傍に配置された有機リガンドまたは無機リガンド(例えば、ハロゲンリガンド)を含む場合には、量子ドットとは、有機リガンドまたは無機リガンド(例えば、ハロゲンリガンド)を含むものを意味する。
なお、前記量子ドットにおいて、リガンド部分を省いた最大幅は100nm以下である。また、前記量子ドットにおいて、リガンド部分を省いた形状は、上記最大幅を満たす範囲であればよく、特に制約されず、球状の立体形状(円状の断面形状)に限定されるものではない。例えば、多角形状の断面形状、棒状の立体形状、枝状の立体形状、表面に凹凸を有す立体形状でもよく、または、それらの組合せでもよい。
赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bのそれぞれを制御するトランジスタTRを含む制御回路が、赤色サブ画素RSUB、緑色サブ画素GSUB及び青色サブ画素BSUBごとにトランジスタTRを含む薄膜トランジスタ層4に設けられている。なお、赤色サブ画素RSUB、緑色サブ画素GSUB及び青色サブ画素BSUBごとに設けられているトランジスタTRを含む制御回路と発光素子とを合わせてサブ画素回路ともいう。
図2に示す赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bは、トップエミッション型であっても、ボトムエミッション型であってもよい。赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bは、アノード22よりもカソード25が上層として配置された順積構造であるので、トップエミッション型にするためには、アノード22は可視光を反射する電極材料で形成し、カソード25は可視光を透過する電極材料で形成すればよく、ボトムエミッション型にするためには、アノード22は可視光を透過する電極材料で形成し、カソード25は可視光を反射する電極材料で形成すればよい。一方、赤色発光素子、緑色発光素子及び青色発光素子が、カソード25よりもアノード22が上層として配置された逆積構造である場合、トップエミッション型にするためには、カソード25は可視光を反射する電極材料で形成し、アノード22は可視光を透過する電極材料で形成すればよく、ボトムエミッション型にするためには、カソード25は可視光を透過する電極材料で形成し、アノード22は可視光を反射する電極材料で形成すればよい。
可視光を反射する電極材料としては、可視光を反射でき、導電性を有するのであれば、特に限定されないが、例えば、Al、Mg、Li、Agなどの金属材料または、前記金属材料の合金または、前記金属材料と透明金属酸化物(例えば、indium tin oxide、indium zinc oxide、indium gallium zinc oxideなど)との積層体または、前記合金と前記透明金属酸化物との積層体などを挙げることができる。
一方、可視光を透過する電極材料としては、可視光を透過でき、導電性を有するのであれば、特に限定されないが、例えば、透明金属酸化物(例えば、indium tin oxide、indium zinc oxide、indium gallium zinc oxideなど)または、Al、Agなどの金属材料からなる薄膜または、Al、Agなどの金属材料からなるナノワイア(Nano Wire)などを挙げることができる。
アノード22及びカソード25の成膜方法としては、一般的な電極の形成方法を用いることができ、例えば、真空蒸着法、スパッタリング法、EB蒸着法、イオンプレーティング法などの物理的蒸着(PVD)法、あるいは、化学的蒸着(CVD)法などを挙げることができる。また、アノード22及びカソード25のパターニング方法としては、所望のパターンに精度よく形成することができる方法であれば特に限定されるものではないが、具体的にはフォトリソグラフィー法やインクジェット法などを挙げることができる。
封止層6は透光性膜であり、例えば、カソード25を覆う無機封止膜26と、無機封止膜26よりも上層の有機膜27と、有機膜27よりも上層の無機封止膜28とで構成することができる。封止層6は、水、酸素などの異物の赤色発光素子5R、緑色発光素子5G及び青色発光素子5Bへの浸透を防いでいる。
無機封止膜26及び無機封止膜28はそれぞれ無機膜であり、例えば、CVD法により形成される、酸化シリコン膜、窒化シリコン膜、あるいは酸窒化シリコン膜、またはこれらの積層膜で構成することができる。有機膜27は、平坦化効果のある透光性有機膜であり、例えば、アクリルなどの塗布可能な有機材料によって構成することができる。有機膜27は、例えばインクジェット法によって形成してもよい。本実施形態においては、封止層6を、2層の無機膜と2層の無機膜の間に設けられた1層の有機膜とで形成した場合を一例に挙げて説明したが、2層の無機膜と1層の有機膜の積層順はこれに限定されることはない。さらに、封止層6は、無機膜のみで構成されてもよく、有機膜のみで構成されてもよく、1層の無機膜と2層の有機膜とで構成されてもよく、2層以上の無機膜と2層以上の有機膜とで構成されてもよい。
機能フィルム39は、例えば、光学補償機能、タッチセンサ機能、保護機能の少なくとも1つを有するフィルムである。
図3は、実施形態1の表示装置1に備えられた赤色発光素子5Rの概略的な構成を示す断面図である。
図3に示すように、赤色発光素子5Rは、アノード22と、カソード25と、アノード22とカソード25との間に設けられた赤色発光層24REMとを備えており、赤色発光層24REMは、複数の量子ドットQDと、複数の量子ドットQDそれぞれの間の少なくとも一部に設けられた電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHaを含むマトリクスMRとを含む。
図3に示すように、赤色発光素子5Rは、アノード22と赤色発光層24REMとの間に正孔機能層として、正孔輸送層24HTを備えており、カソード25と赤色発光層24REMとの間に電子機能層として、電子輸送層24ETを備えている場合を一例に挙げて説明するが、これに限定されることはない。例えば、アノード22と赤色発光層24REMとの間に正孔機能層として、正孔輸送層24HT及び正孔注入層の少なくとも一方を備えていてもよく、アノード22と赤色発光層24REMとの間に前記正孔機能層を備えていなくてもよい。また、カソード25と赤色発光層24REMとの間に電子機能層として、電子輸送層24ET及び電子注入層の少なくとも一方を備えていてもよく、カソード25と赤色発光層24REMとの間に前記電子機能層を備えていなくてもよい。
イオン性が強くない元素を含む化合物で構成されるマトリクス、例えば、亜鉛(Zn)及び硫黄(S)を含む硫化亜鉛で構成されたマトリクスを、発光層に含まれる量子ドットQDの発光効率を良好に維持するため、比較的低温工程(例えば、25℃以上、100℃以下)で形成した場合、マトリクスは非発光再結合のパスとなり得る多数の欠陥を含むこととなり、発光層における非発光リークを抑制できないという問題がある。一方で、上述した多数の欠陥を減らすため、亜鉛(Zn)及び硫黄(S)を含む硫化亜鉛で構成されたマトリクスを比較的高温工程で形成した場合、発光層に含まれる量子ドットQDの劣化により発光効率を良好に維持できない場合があるという問題がある。
そこで、本実施形態においては、赤色発光層24REMが、硫黄(S)よりもイオン性が強い元素であるハロゲン元素と、前記ハロゲン元素との電気陰性度の差が0.7以上である金属元素とからなる金属ハロゲン化物MHaを含むマトリクスMRを含む。
本実施形態においては、金属ハロゲン化物MHaが、例えば、イオン性が強い金属元素である銅(Cu(電気陰性度=1.90))とイオン性が強いハロゲン元素であるヨウ素(I(電気陰性度=2.66))とからなるヨウ化銅(I)(CuI)または、イオン性が強い金属元素である銀(Ag(電気陰性度=1.93))とイオン性が強いハロゲン元素であるヨウ素(I(電気陰性度=2.66))とからなるヨウ化銀(I)(AgI)である場合を一例に挙げて説明するが、イオン性が強い元素であるハロゲン元素と、前記ハロゲン元素との電気陰性度の差が0.7以上である金属元素とからなる金属ハロゲン化物MHaであればこれに限定されることはない。
イオン性が強い元素であるハロゲン元素と、前記ハロゲン元素との電気陰性度の差が0.7以上である金属元素とからなる金属ハロゲン化物MHaの場合、比較的低温(例えば、25℃以上、100℃以下)である、例えば、室温でもハロゲン元素を含む溶液と金属元素を含む溶液を混和させるだけで高結晶性の金属ハロゲン化物MHaの結晶の沈殿を生成することができる。
したがって、赤色発光層24REMに含まれる金属ハロゲン化物MHaを含むマトリクスMRの場合、発光層に含まれる量子ドットQDの発光効率が低下する程度の比較的高温工程で形成する必要がなく、比較的低温工程(例えば、25℃以上、100℃以下)で形成しても、非発光再結合のパスとなり得る欠陥が生じるのを抑制できる。
以上のように、赤色発光素子5Rは、良好な発光効率及び良好な非発光リークの抑制性を有する赤色発光層24REMを備えることができる。
なお、ここでは、図3に基づき、赤色発光素子5Rに備えられた赤色発光層24REMが金属ハロゲン化物MHaを含むマトリクスMRを含む場合について説明したが、図2に示す緑色発光素子5Gに備えられた緑色発光層及び青色発光素子5Bに備えられた青色発光層のそれぞれも金属ハロゲン化物MHaを含むマトリクスMRを含むものとする。これに限定されることはなく、図2に示す赤色発光素子5Rに備えられた赤色発光層、緑色発光素子5Gに備えられた緑色発光層及び青色発光素子5Bに備えられた青色発光層のうちの少なくとも一つの発光層が金属ハロゲン化物MHaを含むマトリクスMRを含んでいてもよい。
上述したように、量子ドットQDが、例えば、コア構造、コア/シェル構造、コア/シェル/シェル構造、コア/比率を連続的に変化させたシェル構造を有する場合であって、上述した量子ドットQDを構成することができる材料の何れの場合においても、量子ドットQDの結晶構造の結晶系は、立方晶系である。このような立方晶系の量子ドットQDと、金属ハロゲン化物MHaを含むマトリクスMRとを含む発光層において、比較的低温(例えば、25℃以上、100℃以下)である、例えば、室温で、金属ハロゲン化物MHaを結晶成長させて行く場合、金属ハロゲン化物MHaは、量子ドットQDの結晶構造を下地として成長するので、高結晶性を有するマトリクスMRを実現できるとともに、金属ハロゲン化物MHaの結晶構造の結晶系も、立方晶系である。量子ドットQDの結晶構造の結晶系と金属ハロゲン化物MHaの結晶構造の結晶系とが上述したように同じである場合、金属ハロゲン化物MHaを含むマトリクスMRにおいて、ダングリングボンドを低減できる。
以上のように、本実施形態においては、金属ハロゲン化物MHaを含むマトリクスMRが高結晶性を有するとともに、金属ハロゲン化物MHaの結晶構造の結晶系が量子ドットQDの結晶構造の結晶系と同じである場合を一例に挙げて説明するが、これに限定されることはない。金属ハロゲン化物MHaを含むマトリクスMRは、例えば、イオン性が強くない元素を含む化合物で構成されるマトリクス、例えば、ZnSで構成されるマトリクスよりも高い結晶性を有していればよい。なお、結晶性の高低については、例えば、透過型電子顕微鏡(TEM)を用いて、金属ハロゲン化物MHaを含むマトリクスMRと、イオン性が強くない元素を含む化合物で構成されるマトリクスとを比較観察することで判断できる。また、金属ハロゲン化物MHaの結晶構造の結晶系と量子ドットQDの結晶構造の結晶系とは異なっていてもよい。
例えば、図3に示すように、量子ドットQDがコアCOとシェルSHを有する場合には、比較的低温(例えば、25℃以上、100℃以下)である、例えば、室温で、金属ハロゲン化物MHaを量子ドットQDのシェルSHの結晶構造を下地として結晶成長させ、量子ドットQDと、金属ハロゲン化物MHaを含むマトリクスMRとを含む発光層において、量子ドットQDのシェルSHの結晶構造の結晶系と、金属ハロゲン化物MHaの結晶構造の結晶系とが同じになるようにすることが好ましい。量子ドットQDのシェルSHの結晶構造の結晶系と金属ハロゲン化物MHaの結晶構造の結晶系とが上述したように同じである場合、金属ハロゲン化物MHaを含むマトリクスMRにおいて、ダングリングボンドを低減できる。
また、量子ドットQDがコアCOのみを有するコア構造の場合、比較的低温(例えば、25℃以上、100℃以下)である、例えば、室温で、金属ハロゲン化物MHaを量子ドットQDのコアCOの結晶構造を下地として結晶成長させ、量子ドットQDと、金属ハロゲン化物MHaを含むマトリクスMRとを含む発光層において、量子ドットQDのコアCOの結晶構造の結晶系と、金属ハロゲン化物MHaの結晶構造の結晶系とが同じになるようにすることが好ましい。量子ドットQDのコアCOの結晶構造の結晶系と金属ハロゲン化物MHaの結晶構造の結晶系とが上述したように同じである場合、金属ハロゲン化物MHaを含むマトリクスMRにおいて、ダングリングボンドを低減できる。
本実施形態においては、量子ドットQDのシェルSHが金属硫化物からなる場合を一例に挙げて説明するがこれに限定されることはない。前記金属硫化物としては、例えば、亜鉛(Zn)及び硫黄(S)で構成された硫化亜鉛(例えば、ZnS)を一例に挙げることができ、硫化亜鉛(例えば、ZnS)の結晶構造の結晶系は立方晶系閃亜鉛鉱構造である。量子ドットQDのシェルSHが硫化亜鉛からなる場合、比較的低温(例えば、25℃以上、100℃以下)である、例えば、室温で、金属ハロゲン化物MHaを量子ドットQDのシェルSHの結晶構造を下地として結晶成長させ、硫化亜鉛からなるシェルSHを含む量子ドットQDと、金属ハロゲン化物MHaを含むマトリクスMRとを含む発光層において、金属ハロゲン化物MHaの結晶構造の結晶系が量子ドットQDのシェルSHの結晶構造の結晶系である立方晶系閃亜鉛鉱構造と同じになるようにすることが好ましい。量子ドットQDのシェルSHの結晶構造の結晶系と金属ハロゲン化物MHaの結晶構造の結晶系とが上述したように同じである場合、金属ハロゲン化物MHaを含むマトリクスMRにおいて、ダングリングボンドを低減できる。
本実施形態においては、金属ハロゲン化物MHaが、1種類の金属元素と1種類のハロゲン元素とからなる場合、例えば、ヨウ化銅(I)(CuI)または、ヨウ化銀(I)(AgI)である場合を一例に挙げて説明するが、これに限定されることはない。例えば、金属ハロゲン化物MHaは、2種類以上の金属元素と1種類以上のハロゲン元素とから構成されていてもよい。例えば、金属ハロゲン化物MHaは、2種類の金属元素であるCu及びAgと、1種類のハロゲン元素であるIで構成されていてもよい。このような金属ハロゲン化物MHaの結晶は、CuI-AgI混晶となる。なお、2種類以上の金属元素と1種類以上のハロゲン元素とから構成される金属ハロゲン化物MHaの場合、比較的低温(例えば、25℃以上、100℃以下)である、例えば、室温で、金属ハロゲン化物MHaを量子ドットQDのコアCOの結晶構造またはシェルSHの結晶構造を下地として結晶成長させ、量子ドットQDと、金属ハロゲン化物MHaを含むマトリクスMRとを含む発光層において、ヨウ化銅(I)及びヨウ化銀(I)を含む金属ハロゲン化物MHaの結晶構造の結晶系と量子ドットQDのコアCOの結晶構造の結晶系または量子ドットQDのシェルSHの結晶構造の結晶系とが同じになるようにすることが好ましい。
ヨウ化銅(I)(CuI)の結晶構造は、コロイダル量子ドットQD材料として多く使用されるInP、ZnSe、ZnSと同一の立方晶系閃亜鉛鉱構造をとることから、量子ドットQDの結晶構造をテンプレート(下地)とした結晶成長が行われる。なお、量子ドットQDと同一晶系である立方晶をとるNaCl等も量子ドットQDの結晶構造を下地とした結晶成長が行われるが、界面における未結合手(ダングリングボンド)の低減には、晶系(立方晶)だけでなく、原子配置も含めた結晶構造(閃亜鉛鉱構造)まで一致していることがより好ましい。
本実施形態においては、図3に示すように、複数の量子ドットQDそれぞれが金属ハロゲン化物MHaを含むマトリクスMRに埋め込まれている、すなわち、金属ハロゲン化物MHaを含むマトリクスMRが複数の量子ドットQDそれぞれを囲み込んでいる場合を一例に挙げて説明するが、これに限定されることはなく、金属ハロゲン化物MHaを含むマトリクスMRは、複数の量子ドットQDそれぞれの間の少なくとも一部に設けられていればよい。
図4は、図3に示した赤色発光素子5Rに備えられた赤色発光層24REMに含まれる複数の量子ドットQDのうち、隣り合う2つの量子ドットQD1・QD2が近づいて配置されている場合において、量子ドットQD1と量子ドットQD2の間に形成される領域Rを説明するための図である。
図5は、図3に示した赤色発光素子5Rに備えられた赤色発光層24REMに含まれる複数の量子ドットQDのうち、隣り合う2つの量子ドットQD1・QD2が少し離れて配置されている場合において、量子ドットQD1と量子ドットQD2の間に形成される領域Rを説明するための図である。
図4及び図5に示す領域Rは、隣り合う2つの量子ドットQD1・QD2の外周に接する二つの直線(共通外接線)と、隣り合う2つの量子ドットQD1・QD2の対向する外周とに囲まれた領域である。図4に示すように、隣り合う2つの量子ドットQD1・QD2が近づいて配置されている場合でも、図5に示すように、隣り合う2つの量子ドットQD1・QD2が少し離れて配置されている場合でも、領域Rは存在し、領域Rは金属ハロゲン化物MHaを含むマトリクスMRで充填されている。「隣り合う2つの量子ドットQD1・QD2の間に金属ハロゲン化物MHaを含むマトリクスMRが充填されている」とは、図4及び図5に示す領域Rに金属ハロゲン化物MHaを含むマトリクスMRが充填されているまたは充たされていることを意味する。なお、本開示においては、領域Rに金属ハロゲン化物MHaを含むマトリクスMRが存在することにより隣り合う2つの量子ドットQD1・QD2が保持されていてもよく、例えば、領域Rの少なくとも一部が金属ハロゲン化物MHaを含むマトリクスMRで充填されていてもよい。例えば、図3に示す赤色発光層24REMにおいては、複数の量子ドットQDそれぞれの間がマトリクスMRで充填されていることが好ましい。
本実施形態においては、図4及び図5に示す隣り合う2つの量子ドットQD1・QD2の間に形成される領域R、すなわち、複数の量子ドットQDの間の空間は、金属ハロゲン化物MHaを含むマトリクスMRで充填されている場合を一例に挙げて説明するが、これに限定されることはない。
なお、隣り合う2つの量子ドットQD1・QD2の間に形成される領域Rに存在する金属ハロゲン化物MHaを含むマトリクスMRによって量子ドットQD1・QD2が保持されているとは、領域Rの少なくとも一部が金属ハロゲン化物MHaを含むマトリクスMRで埋められていることを意味し、領域R全体を金属ハロゲン化物MHaを含むマトリクスMRが満たしている場合は勿論、領域Rの一部を金属ハロゲン化物MHaを含むマトリクスMRが満たしている場合も含む意味である。
金属ハロゲン化物MHaを含むマトリクスMRは、発光層の複数の量子ドットQD以外の領域(空間)を埋めるように形成されていてもよい。また、図3に示すように、金属ハロゲン化物MHaを含むマトリクスMRが発光層(例えば、赤色発光層24REM)の外縁を構成し、複数の量子ドットQDは前記外縁から離れて位置するように構成してもよい。すなわち、金属ハロゲン化物MHaを含むマトリクスMRが複数の量子ドットQDを内包していてもよい。さらに、発光層の外縁の少なくとも一部は、金属ハロゲン化物MHaを含むマトリクスMRと量子ドットQDとで構成されていてもよい。また、複数の量子ドットQDのそれぞれは、金属ハロゲン化物MHaを含むマトリクスMRに間隔を置いて埋設されていてもよい。なお、ここで外縁とは、発光層の第1面(例えば、図3に示す赤色発光層24REMの電子輸送層24ETと接する面)及び発光層の第2面(例えば、図3に示す赤色発光層24REMの正孔輸送層24HTと接する面)を意味する。
金属ハロゲン化物MHaを含むマトリクスMRは、連続膜を含んでいてもよい。連続膜とは、連続膜を構成する材料以外の材料で分断されない膜を意味する。連続膜は、マトリクスMRに含まれる金属ハロゲン化物MHaの化学結合によって途切れることなく連結した一体の膜状のものであってもよい。前記連続膜は、例えば、膜厚方向と直交する面方向に1000nm2以上の面積を有する膜として形成されてもよい。
「複数の量子ドットそれぞれの間の少なくとも一部に金属ハロゲン化物を含むマトリクスが設けられている」とは、少なくとも2つの量子ドットQDの間に金属ハロゲン化物を含むマトリクスが充填、または量子ドットQDと接触していることが分かれば足る。また、2つの量子ドットQD間の中間に位置するマトリクスの材料を分析することによりマトリクスの構成を特定することができ、2つの量子ドットQD間の中間が空隙の場合には、当該空隙の内壁の材料を分析することによりマトリクスの構成を特定することができる。
図6は、図3に示した赤色発光素子5Rに備えられた、正孔輸送層24HTと、電子輸送層24ETと、赤色発光層24REMに含まれる量子ドットQDのコアCOと、赤色発光層24REMに含まれる量子ドットQDのシェルSHと、赤色発光層24REMに含まれる金属ハロゲン化物MHaを含むマトリクスMRとのバンド準位を概略的に示す図である。
図6に示すように、赤色発光素子5Rに備えられた赤色発光層24REMに含まれる量子ドットQDのコアCOの伝導帯下端(CO(CBM))と価電子帯上端(CO(VBM))との差であるバンドギャップ(CO(Bg))は、2.0eVである。なお、図示してないが、緑色発光素子5Gに備えられた緑色発光層に含まれる量子ドットのコアの伝導帯下端と価電子帯上端との差であるバンドギャップは、2.3eVであり、青色発光素子5Bに備えられた青色発光層に含まれる量子ドットのコアの伝導帯下端と価電子帯上端との差であるバンドギャップは、2.8eVである。
本実施形態においては、上述したように、量子ドットQDのシェルSHとして、硫化亜鉛(例えば、ZnS)を用いており、量子ドットQDのシェルSHの伝導帯下端(SH(CBM))と価電子帯上端(SH(VBM))との差であるバンドギャップは、3.4eVである。
本実施形態においては、上述したように、金属ハロゲン化物MHaとして、ヨウ化銅(I)(CuI)を用いており、金属ハロゲン化物MHaを含むマトリクスMR、すなわち、金属ハロゲン化物MHaの伝導帯下端(MR(CBM))と価電子帯上端(MR(VBM))との差であるバンドギャップ(MR(Bg))は、3.1eVである。
以上のように、金属ハロゲン化物MHaを含むマトリクスMR、すなわち、金属ハロゲン化物MHaのバンドギャップ(MR(Bg))は、量子ドットのコアのバンドギャップ以上であるので、金属ハロゲン化物MHaを介したリークを抑制することができ、量子ドットへ効果的なキャリアの注入を行うことができる。
以下においては、金属ハロゲン化物MHaを含むマトリクスMRと、複数の量子ドットとを含む発光層を形成する工程を含む発光素子の製造方法について、図3に示した赤色発光素子5Rに備えられた赤色発光層24REMを一例に挙げてその説明をするが、図2に示した緑色発光素子5Gに備えられた緑色発光層または、図2に示した青色発光素子5Bに備えられた青色発光層についても同様の方法で形成することができる。
例えば、図3に示した赤色発光素子5Rの製造方法は、複数の量子ドットQDと、複数の量子ドットQDそれぞれの間の少なくとも一部に設けられた電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHaを含むマトリクスMRとを含む赤色発光層24REMを形成する工程を含む。
赤色発光層24REMを形成する工程においては、溶媒と、量子ドットQDと、前記溶媒に分散または溶解された金属ハロゲン化物MHaとを含む量子ドット溶液を用いて、図3に示す赤色発光層24REMを形成してもよい。前記溶媒は、量子ドットQDの分散性及び金属ハロゲン化物MHaの分散性または溶解性と、発光層の下地層(例えば、正孔輸送層24HT)の溶解性(浸食性)とを考慮して適宜選択することができ、例えば、ヘキサン、トルエン及びn―オクタンを好適に用いることができる。
また、赤色発光層24REMを形成する工程は、基板上(例えば、基板上に設けられた正孔輸送層24HT上)に複数の量子ドットQDを含む量子ドット層を形成する工程(図8のS1工程及び図10のS1工程参照)と、溶媒と、前記溶媒に分散または溶解された金属ハロゲン化物MHaとを含む金属ハロゲン化物溶液を用いて、前記量子ドット層に対してマトリクスMRを形成する工程とを含んでいてもよい。前記溶媒は、金属ハロゲン化物MHaの分散性または溶解性と、発光層の下地層(例えば、正孔輸送層24HT)の溶解性(浸食性)とを考慮して適宜選択することができ、例えば、アセトニトリルまたはエタノールを好適に用いることができる。
金属ハロゲン化物MHaを含むマトリクスMRを低温形成するためには、金属ハロゲン化物MHaを分散または溶解させた溶液を塗布し、溶媒が蒸発する際に再び金属ハロゲン化物MHaがそのままの組成で形成されることが望ましい。このような材料は、一般的にNaClのようなイオン結晶において見られ、特にイオン性の強い材料は室温において再結晶として得られる。
そこで、本実施形態においては、金属ハロゲン化物MHaが、イオン性の強さを示す電気陰性度の差が0.7以上であるイオン性が強い金属元素である銅(Cu)とイオン性が強いハロゲン元素であるヨウ素(I)とで構成されたヨウ化銅(I)(CuI)である場合を一例に挙げて説明するが、金属ハロゲン化物MHaは、イオン性の強さを示す電気陰性度の差が0.7以上であるイオン性が強い金属元素とイオン性が強いハロゲン元素とで構成されているのであれば、例えば、ヨウ化銀(I)(AgI)などであってもよい。
ヨウ化銅(I)(CuI)またはヨウ化銀(I)(AgI)などの金属ハロゲン化物MHaは、例えば、25℃以上、100℃以下の比較的低温にて再結晶として得ることができ、上述したような発光層を形成する工程を、25℃以上、100℃以下の比較的低温で行っても、再結晶として得られた金属ハロゲン化物MHaを含むマトリクスMRを含む発光層を形成することができる。
本実施形態においては、発光層を形成する工程を、25℃以上、100℃以下の温度範囲で行った場合を一例に挙げて説明したが、これに限定されることはなく、金属ハロゲン化物MHaを再結晶として得られるとともに、量子ドットQDの発光特性が劣化しない温度範囲であれば、25℃未満の温度または100℃よりも高い温度で発光層を形成する工程を行ってもよい。
なお、本実施形態においては、量子ドットQDのシェルSHが、硫化亜鉛(例えば、ZnS)で形成されており、硫化亜鉛の結晶構造の結晶系は立方晶系閃亜鉛鉱構造であり、金属ハロゲン化物MHaは量子ドットQDのシェルSHを下地として成長するので、金属ハロゲン化物MHaの結晶構造の結晶系も立方晶系閃亜鉛鉱構造である。
なお、上述した発光層を形成する工程において用いられる複数の量子ドットQDそれぞれは、溶媒への分散安定性の確保及び量子ドットQDの表面の欠陥を修飾するという点から有機リガンドを含むことが好ましい。しかしながら、発光層を形成した後に発光層内に残る絶縁性の有機リガンドの存在は発光素子の駆動を高電圧化することから望ましくないので、本実施形態においては、発光層を形成した後に発光層内に残る有機リガンドの量が少なくなるようにした。溶媒と、前記溶媒に溶解された金属ハロゲン化物MHaとを含む金属ハロゲン化物溶液を用いる場合には、例えば、有機リガンドを有する量子ドットQDを含む量子ドット層を形成した後、前記量子ドット層の量子ドットQDが有する有機リガンドを、無機リガンド(例えば、ハロゲンリガンド)へ置換してもよく、除去してもよい。また、溶媒と、量子ドットQDと、前記溶媒に溶解された金属ハロゲン化物MHaとを含む量子ドット溶液を用いる場合には、例えば、無機リガンド(例えば、ハロゲンリガンド)を有する量子ドットQDを用いて量子ドット溶液を製造してもよい。
図7は、図3に示した赤色発光素子5Rに備えられた赤色発光層24REMを形成する工程の一例を示す図である。
図8は、図7に示した赤色発光層24REMを形成する工程を説明するための図である。
図7及び図8に示すように、金属ハロゲン化物MHaを含むマトリクスMRは、SILAR法(Successive ionic layer adsorption and reaction)のような溶液法により例えば、25℃以上、100℃以下において形成が可能である。
図7及び図8に示すように、ここでは、金属ハロゲン化物MHaとしてヨウ化銅(I)(CuI)を含むマトリクスMRを、SILAR法を用いて形成する場合について説明するが、これに限定されることはない。
赤色発光素子5Rに備えられた赤色発光層24REMを形成する工程は、基板上(例えば、基板上に設けられた正孔輸送層24HT上)に複数の量子ドットQDを含む量子ドット層を形成する工程(図7及び図8のS1工程)と、前記量子ドット層に対して、前記金属元素(例えば、Cu)のイオン及び前記ハロゲン元素(例えば、I)のイオンの一方を含む第1溶液を用いて処理を行う第1溶液処理工程と、前記第1溶液処理工程の後に、前記量子ドット層に対して、前記金属元素(例えば、Cu)のイオン及び前記ハロゲン元素(例えば、I)のイオンの他方を含む第2溶液を用いて処理を行う第2溶液処理工程と、を含む。なお、図8のS1工程に示す複数の量子ドットQDを含む量子ドット層を形成する工程においては、量子ドットQDが厚さ方向に3個分積層されている場合を一例に挙げて説明するが、これに限定されることはなく、量子ドットQDは積層されずに配置されていてもよく、厚さ方向に2個分以上積層されていてもよい。
本実施形態の前記第1溶液処理工程(図7のS2工程)においては、前記金属元素(例えば、Cu)のイオン源となる溶液を、前記量子ドット層に対して、塗布して量子ドットQD表面へのCuイオンの吸着を行ってもよく、前記量子ドット層を前記金属元素(例えば、Cu)のイオン源となる溶液に浸漬させて量子ドットQD表面へのCuイオンの吸着を行ってもよい。
その後、必要に応じて余剰Cuイオンを除去するリンス工程(図7及び図8のS3工程)を行ってもよい。
それから、本実施形態の前記第2溶液処理工程(図7のS4工程)においては、前記ハロゲン元素(例えば、I)のイオン源となる溶液を、前記量子ドット層に対して、塗布して量子ドットQD表面へのIイオンの吸着を行い、Cuイオンと反応させてもよく、前記量子ドット層を前記ハロゲン元素(例えば、I)のイオン源となる溶液に浸漬させて量子ドットQD表面へのIイオンの吸着を行い、Cuイオンと反応させてもよい。
その後、必要に応じて余剰Iイオンを除去するリンス工程(図7及び図8のS5工程)を行ってもよい。
なお、図7に示す上述したS2工程~S5工程を所定回数繰り返すことにより、金属ハロゲン化物MHaであるヨウ化銅(I)(CuI)を含むマトリクスMRへ埋め込まれた量子ドットQDを含む発光層を形成することができる(図7及び図8のS6工程)。
上述したSILAR法を用いて、金属ハロゲン化物MHaを含むマトリクスMRと、量子ドットQDとを含む発光層を形成する場合には、量子ドットQDに付着している有機リガンドは、例えば、エタノール等による量子ドットQDの表面の洗浄により前記第1溶液処理工程(図7のS2工程)の前に除去されていることがより望ましいが、前記第1溶液処理工程(図7のS2工程)において用いる溶媒が有機リガンドを溶解させる溶媒である場合には、前記第1溶液処理工程(図7のS2工程)において、有機リガンドを除去できるので、事前の有機リガンド除去工程を省くことができる。
また、図7及び図8に示すS1工程での量子ドットQDの積層数や図7及び図8に示すS2工程~S5工程の繰り返し回数を調整することにより、例えば、発光層の上側のマトリクスの濃度が発光層の下側のマトリクスの濃度よりも高くなるような、マトリクスの濃度差を付けても良い。この場合、マトリクスの濃度が低くなる側では、有機リガンドが残っていても良い。マトリクスの濃度が高い領域では絶縁性の有機リガンドの減少とともにマトリクスの濃度が高いことにより、キャリア伝導が向上する。
図9は、図3に示した赤色発光素子5Rに備えられた赤色発光層24REMを形成する工程の他の一例を示す図である。
図10は、図9に示した赤色発光層24REMを形成する工程を説明するための図である。
図9及び図10に示すように、金属ハロゲン化物MHaを含むマトリクスMRは、CBD法(Chemical bath deposition)のような溶液法により例えば、25℃以上、100℃以下において形成が可能である。
図9及び図10に示すように、ここでは、金属ハロゲン化物MHaとしてヨウ化銅(I)(CuI)を含むマトリクスMRを、CBD法を用いて形成する場合について説明するが、これに限定されることはない。
赤色発光素子5Rに備えられた赤色発光層24REMを形成する工程は、基板上(例えば、基板上に設けられた正孔輸送層24HT上)に複数の量子ドットQDを含む量子ドット層を形成する工程(図9及び図10のS1工程)と、前記量子ドット層が形成された基板を前記金属元素のイオン(例えば、Cu)及び前記ハロゲン元素(例えば、I)のイオンの一方を含む第1溶液に浸漬する浸漬工程(図9のS12工程)と、前記基板が前記第1溶液に浸漬された状態で、前記金属元素(例えば、Cu)のイオン及び前記ハロゲン元素(例えば、I)のイオンの他方を含む第2溶液を滴下する第2溶液の滴下工程(図9及び図10のS13工程)と、を含む。
本実施形態の前記浸漬工程(図9のS12工程)においては、前記量子ドット層が形成された基板を前記金属元素(例えば、Cu)のイオン源となる溶液に浸漬させた。
それから、本実施形態の第2溶液の滴下工程(図9及び図10のS13工程)においては、前記基板が前記金属元素(例えば、Cu)のイオン源となる溶液に浸漬された状態で、前記ハロゲン元素(例えば、I)のイオン源となる溶液を滴下し、CBD反応させた。
以上により、金属ハロゲン化物MHaであるヨウ化銅(I)(CuI)を含むマトリクスMRへ埋め込まれた量子ドットQDを含む発光層を形成することができる(図9及び図10のS6工程)。
上述したCBD法を用いる場合には、上述したSILAR法を用いる場合と比較して、より工数の少ない工程で、金属ハロゲン化物MHaを含むマトリクスMRと、量子ドットQDとを含む発光層を形成することができる。
上述したCBD法を用いて、金属ハロゲン化物MHaを含むマトリクスMRと、量子ドットQDとを含む発光層を形成する場合には、量子ドットQDに付着している有機リガンドは、例えば、エタノール等による量子ドットQDの表面の洗浄により前記浸漬工程(図9のS12工程)の前に除去されていることがより望ましいが、前記浸漬工程(図9のS12工程)において用いる溶媒が有機リガンドを溶解させる溶媒である場合には、前記浸漬工程(図9のS12工程)において、有機リガンドを除去できるので、事前の有機リガンド除去工程を省くことができる。
図11は、実施形態1の表示装置1に備えられた各色の発光素子の発光層に含まれる金属ハロゲン化物MHaとして用いることができる材料の一例を示す図である。
これまでは、金属ハロゲン化物MHaが、例えば、ヨウ化銅(I)(CuI)またはヨウ化銀(I)(AgI)である場合を一例に挙げて説明したが、これに限定されることはない。
例えば、金属ハロゲン化物MHaとしては、図11に示す金属弗化物、金属塩化物、金属臭化物及び金属ヨウ化物から、イオン性の強さを示す電気陰性度の差が0.7以上であるイオン性が強い金属元素とイオン性が強いハロゲン元素とで構成されるものを適宜選択して用いてもよい。
〔実施形態2〕
次に、図12及び図13に基づき、本開示の実施形態2について説明する。本実施形態の表示装置に備えられた赤色発光素子5R’は、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa1を含む正孔輸送層24HT’を備えている点において、実施形態1で説明した表示装置1に備えられた各色の発光素子とは異なる。その他については実施形態1において説明したとおりである。説明の便宜上、実施形態1の図面に示した部材と同じ機能を有する部材については、同じ符号を付し、その説明を省略する。
次に、図12及び図13に基づき、本開示の実施形態2について説明する。本実施形態の表示装置に備えられた赤色発光素子5R’は、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa1を含む正孔輸送層24HT’を備えている点において、実施形態1で説明した表示装置1に備えられた各色の発光素子とは異なる。その他については実施形態1において説明したとおりである。説明の便宜上、実施形態1の図面に示した部材と同じ機能を有する部材については、同じ符号を付し、その説明を省略する。
図12は、実施形態2の表示装置に備えられた赤色発光素子5R’の概略的な構成を示す断面図である。
本実施形態においては、図12に示すように、赤色発光素子5R’が、赤色発光層24REMを含む赤色機能層24R’として、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa1を含む正孔輸送層24HT’と、赤色発光層24REMと、電子輸送層24ETとを備えている場合を一例に挙げて説明するが、これに限定されることはない。例えば、赤色発光素子5R’は、アノード22と赤色発光層24REMとの間に正孔機能層を備えており、前記正孔機能層は、正孔輸送層及び正孔注入層の少なくとも一方を備えており、前記正孔輸送層及び前記正孔注入層の少なくとも一方は、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa1を含む構成であってもよい。
図12に示す赤色発光素子5R’においては、アノード22と赤色発光層24REMとの間には、赤色発光層24REMと接する正孔輸送層24HT’が設けられており、赤色発光層24REMと接する正孔輸送層24HT’は、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa1を含み、赤色発光層24REMに含まれる金属ハロゲン化物MHaの結晶構造の結晶系と、正孔輸送層24HT’に含まれる金属ハロゲン化物MHa1の結晶構造の結晶系とは、同じである。
図示してないが、赤色発光素子5R’においては、アノード22と赤色発光層24REMとの間には、赤色発光層24REMと接する正孔注入層が設けられていてもよく、赤色発光層24REMと接する正孔注入層は、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa1を含み、赤色発光層24REMに含まれる金属ハロゲン化物MHaの結晶構造の結晶系と、赤色発光層24REMと接する正孔注入層に含まれる金属ハロゲン化物MHa1の結晶構造の結晶系とは、同じであってもよい。
本実施形態においては、金属ハロゲン化物MHa及び金属ハロゲン化物MHa1のそれぞれがヨウ化銅(I)(CuI)である場合を一例に挙げて説明するが、これに限定されることはなく、金属ハロゲン化物MHa及び金属ハロゲン化物MHa1のそれぞれは、上述した実施形態1で説明した金属ハロゲン化物の中から適宜選択することができ、金属ハロゲン化物MHa及び金属ハロゲン化物MHa1のそれぞれは同一金属ハロゲン化物であってもよく、異なる金属ハロゲン化物であってもよい。
ヨウ化銅(I)(CuI)はpタイプ伝導を示すことから、量子ドットQDを含まない金属ハロゲン化物MHa1からなる層を、赤色発光層24REMよりもアノード22側に形成した場合、正孔輸送層24HT’または正孔注入層として用いることができる。
また、ヨウ化銅(I)(CuI)は、良好な正孔輸送材料であり、量子ドットQDを含まず、ヨウ化銅(I)(CuI)からなる層を、赤色発光層24REMに隣接させることにより、赤色発光素子5R’の発光効率及び輝度を改善できる。
図12に示す赤色発光素子5R’の製造方法は、赤色発光層24REMを形成する工程の前に、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa1を含む正孔機能層(例えば、正孔輸送層24HT’)を形成する工程を含むが、これに限定されることはなく、例えば、赤色発光素子5R’が逆積構造の発光素子である場合には、赤色発光層24REMを形成する工程の後に、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa1を含む正孔機能層(例えば、正孔輸送層24HT’)を形成する工程を含むこととなる。なお、金属ハロゲン化物MHa1を含む正孔機能層の形成方法は、実施形態1で上述した金属ハロゲン化物MHaを含むマトリクスMRの形成方法と同じであるため、ここではその説明を省略する。
図13は、図12に示した赤色発光素子5R’に備えられた、金属ハロゲン化物MHa1を含む正孔輸送層24HT’と、電子輸送層24ETと、赤色発光層24REMに含まれる量子ドットQDのコアCOと、赤色発光層24REMに含まれる量子ドットQDのシェルSHと、赤色発光層24REMに含まれる金属ハロゲン化物MHaを含むマトリクスMRとのバンド準位を概略的に示す図である。
本実施形態においては、上述したように、金属ハロゲン化物MHa及び金属ハロゲン化物MHa1それぞれとして、ヨウ化銅(I)(CuI)を用いており、図13に示すように、金属ハロゲン化物MHaを含むマトリクスMR、すなわち、金属ハロゲン化物MHaの伝導帯下端(MR(CBM))と価電子帯上端(MR(VBM))との差であるバンドギャップ(MR(Bg))は、3.1eVであり、金属ハロゲン化物MHa1を含む正孔輸送層24HT’、すなわち、金属ハロゲン化物MHa1の伝導帯下端(24HT’(CBM))と価電子帯上端(24HT’(VBM))との差であるバンドギャップも、3.1eVである。
本実施形態においては、表示装置に備えられた赤色発光素子5R’を一例に挙げて説明したが、これに限定されることはなく、表示装置に備えられた緑色発光素子または青色発光素子についても同様の構成とすることができる。
〔実施形態3〕
次に、図14及び図15に基づき、本開示の実施形態3について説明する。本実施形態の表示装置に備えられた赤色発光素子5R’’は、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa2を含む電子ブロック層24EBを備えている点において、実施形態1及び2で説明した表示装置に備えられた各色の発光素子とは異なる。その他については実施形態1及び2において説明したとおりである。説明の便宜上、実施形態1及び2の図面に示した部材と同じ機能を有する部材については、同じ符号を付し、その説明を省略する。
次に、図14及び図15に基づき、本開示の実施形態3について説明する。本実施形態の表示装置に備えられた赤色発光素子5R’’は、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa2を含む電子ブロック層24EBを備えている点において、実施形態1及び2で説明した表示装置に備えられた各色の発光素子とは異なる。その他については実施形態1及び2において説明したとおりである。説明の便宜上、実施形態1及び2の図面に示した部材と同じ機能を有する部材については、同じ符号を付し、その説明を省略する。

本実施形態においては、図14に示すように、赤色発光素子5R’’が、赤色発光層24REMを含む赤色機能層24R’’として、正孔輸送層24HTと、赤色発光層24REMと、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa2を含む電子ブロック層24EBと、電子輸送層24ETとを備えている場合を一例に挙げて説明するが、これに限定されることはない。例えば、赤色発光素子5R’’においては、赤色発光層24REMと電子機能層(電子輸送層24ET及び電子注入層の少なくとも一方)との間には、電子ブロック層24EBが設けられており、電子ブロック層24EBは、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa2を含む構成であってもよい。
図14に示す赤色発光素子5R’’においては、カソード25と赤色発光層24REMとの間には、赤色発光層24REMと接する電子ブロック層24EBが設けられており、赤色発光層24REMと接する電子ブロック層24EBは、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa2を含み、赤色発光層24REMに含まれる金属ハロゲン化物MHaの結晶構造の結晶系と、電子ブロック層24EBに含まれる金属ハロゲン化物MHa2の結晶構造の結晶系とは、同じである。
本実施形態においては、金属ハロゲン化物MHa及び金属ハロゲン化物MHa2のそれぞれがヨウ化銅(I)(CuI)である場合を一例に挙げて説明するが、これに限定されることはなく、金属ハロゲン化物MHa及び金属ハロゲン化物MHa2のそれぞれは、上述した実施形態1で説明した金属ハロゲン化物の中から適宜選択することができ、金属ハロゲン化物MHa及び金属ハロゲン化物MHa2のそれぞれは同一金属ハロゲン化物であってもよく、異なる金属ハロゲン化物であってもよい。
ヨウ化銅(I)(CuI)は、pタイプ伝導を示すとともに、図15に示すように、電子ブロック層24EBの伝導帯下端(24EB(CBM))も浅いことから電子ブロックが可能であり、量子ドットQDを含まない金属ハロゲン化物MHa2からなる層を、赤色発光層24REMよりもカソード25側に形成した場合、電子ブロック層24EBとして用いることができる。
電子ブロック層24EBを備えた赤色発光素子5R’’においては、赤色発光層24REMにおける電子過多状態を改善できるので、発光効率を改善できる。
図14に示す赤色発光素子5R’’の製造方法は、赤色発光層24REMを形成する工程の後に、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa2を含む電子ブロック層24EBを形成する工程を含むが、これに限定されることはなく、例えば、赤色発光素子5R’’が逆積構造の発光素子である場合には、赤色発光層24REMを形成する工程の前に、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物MHa2を含む電子ブロック層24EBを形成する工程を含むこととなる。なお、金属ハロゲン化物MHa2を含む電子ブロック層24EBの形成方法は、実施形態1で上述した金属ハロゲン化物MHaを含むマトリクスMRの形成方法と同じであるため、ここではその説明を省略する。
本実施形態においては、上述したように、金属ハロゲン化物MHa及び金属ハロゲン化物MHa2それぞれとして、ヨウ化銅(I)(CuI)を用いており、図15に示すように、金属ハロゲン化物MHaを含むマトリクスMR、すなわち、金属ハロゲン化物MHaの伝導帯下端(MR(CBM))と価電子帯上端(MR(VBM))との差であるバンドギャップ(MR(Bg))は、3.1eVであり、金属ハロゲン化物MHa2を含む電子ブロック層24EB、すなわち、金属ハロゲン化物MHa2の伝導帯下端(24EB(CBM))と価電子帯上端(24EB(VBM))との差であるバンドギャップも、3.1eVである。
本実施形態においては、表示装置に備えられた赤色発光素子5R’’を一例に挙げて説明したが、これに限定されることはなく、表示装置に備えられた緑色発光素子または青色発光素子についても同様の構成とすることができる。
なお、図示してないが、図14に示す赤色発光素子5R’’は、正孔輸送層24HTの代わりに、図12に示す赤色発光素子5R’に備えられた正孔輸送層24HT’を備えていてもよい。
〔実施形態4〕
次に、図16及び図17に基づき、本開示の実施形態4について説明する。本実施形態の表示装置1aは、金属ハロゲン化物MHaを溶融させる工程を行うための加熱部33を備えている点において、実施形態1から3で説明した表示装置とは異なる。その他については実施形態1から3において説明したとおりである。説明の便宜上、実施形態1から3の図面に示した部材と同じ機能を有する部材については、同じ符号を付し、その説明を省略する。
次に、図16及び図17に基づき、本開示の実施形態4について説明する。本実施形態の表示装置1aは、金属ハロゲン化物MHaを溶融させる工程を行うための加熱部33を備えている点において、実施形態1から3で説明した表示装置とは異なる。その他については実施形態1から3において説明したとおりである。説明の便宜上、実施形態1から3の図面に示した部材と同じ機能を有する部材については、同じ符号を付し、その説明を省略する。
図16は、実施形態4の表示装置1aの概略的な構成を示す平面図である。

図17に示すように、表示装置1aは、金属ハロゲン化物MHaを溶融させる工程を行うための加熱部33を別途備えているので、走査側駆動回路31a及びデータ側駆動回路32aは、加熱部33を備えていない図1に示す表示装置1に備えられた走査側駆動回路31及びデータ側駆動回路32と同一構成であってもよい。
図17に示すように、加熱部33は、金属ハロゲン化物MHaを含む領域を加熱すればよいので、表示パネル30の表示領域DAのみと重畳するように設けられていてもよいが、これに限定されることはない。
表示装置1aのように、加熱部33を別途備えている場合、発光素子のカソード25までを形成する前にも金属ハロゲン化物MHaを溶融させる工程を行うことができる。例えば、図3に示す赤色発光素子5Rに備えられた赤色発光層24REM上に電子輸送層24ETを形成した後に、金属ハロゲン化物MHaを溶融させる工程を行うことができる。すなわち、発光素子の製造工程中に金属ハロゲン化物MHaを溶融させる工程を行うことができる。
なお、表示装置1aのように、金属ハロゲン化物MHaを溶融させる工程を行うための加熱部33を別途備えている場合、表示パネル30の耐熱性を確保することが好ましい。例えば、表示パネル30に含まれる有機層を無機層に変えるとともに、省くことが可能な有機層は省くことで、表示パネル30の耐熱性を確保できる。例えば、発光素子に備えられる、正孔輸送層24HTはNiO粒子で形成し、電子輸送層24ETをZnO粒子で形成し、量子ドットQDに含まれるリガンドは、無機リガンド(例えば、ハロゲンリガンド)とすることで、発光素子の耐熱性を確保できる。
例えば、図3に示す赤色発光素子5Rに備えられた赤色発光層24REMにおいては、量子ドットQDと金属ハロゲン化物MHaを含むマトリクスMRとの境界面で、金属ハロゲン化物MHaのハロゲン元素が量子ドットQDのシェルSHの最表面を終端しているが、経時変化や長期間の駆動によりハロゲン元素が脱離し、量子ドットQDの表面に欠陥が生成される。また、金属ハロゲン化物MHaを含むマトリクスMRに生成した結晶欠陥も非発光リークの要因となり、輝度低下をもたらす。そこで、金属ハロゲン化物MHaを含むマトリクスMRと、量子ドットQDとを含む赤色発光層24REMを加熱及び冷却することによる、金属ハロゲン化物MHaの溶融及び再結晶化により量子ドットQD表面の結晶構造を下地とした金属ハロゲン化物MHaの結晶成長を再度行うことができる。これによって、低下した輝度の回復を行うことができる。加熱手段には、上述したような外部熱源である加熱部33を用いた加熱や電磁波による誘導加熱、または発光素子の電流駆動によるジュール熱を用いてもよい。
なお、上述したような発光素子に備えられた発光層に含まれる金属ハロゲン化物MHaを溶融させる工程を考慮した場合、発光層に含まれる金属ハロゲン化物MHaは、異なる種類の金属ハロゲン化物で構成されることが好ましく、例えば、ヨウ化銅(I)(CuI)とヨウ化銀(I)(AgI)とで構成されてもよい。この場合、金属ハロゲン化物MHaを含むマトリクスは、CuI-AgI混晶となるので、融点降下により、発光層に含まれる金属ハロゲン化物MHaを溶融させる工程の温度を下げることができる。
発光素子に備えられた発光層に含まれる金属ハロゲン化物MHaを溶融させる工程を含む発光素子の発光特性の回復方法によれば、発光素子の発光特性を回復できるとともに、発光素子の長期信頼性を改善できる。

溶媒と、前記量子ドットと、前記溶媒に分散または溶解された前記金属ハロゲン化物とを含む量子ドット溶液を用いて、前記発光層を形成する、請求項17に記載の発光素子の製造方法。 - 前記発光層を形成する工程は、
基板上に前記複数の量子ドットを含む量子ドット層を形成する工程と、
溶媒と、前記溶媒に分散または溶解された前記金属ハロゲン化物とを含む金属ハロゲン化物溶液を用いて、前記量子ドット層に対して前記マトリクスを形成する工程と、を含む、請求項17に記載の発光素子の製造方法。 - 前記発光層を形成する工程は、
基板上に前記複数の量子ドットを含む量子ドット層を形成する工程と、
前記量子ドット層に対して、前記金属元素のイオン及び前記ハロゲン元素のイオンの一方を含む第1溶液を用いて処理を行う第1溶液処理工程と、
前記第1溶液処理工程の後に、前記量子ドット層に対して、前記金属元素のイオン及び前記ハロゲン元素のイオンの他方を含む第2溶液を用いて処理を行う第2溶液処理工程と、を含む、請求項17に記載の発光素子の製造方法。 - 前記発光層を形成する工程は、
基板上に前記複数の量子ドットを含む量子ドット層を形成する工程と、
前記量子ドット層が形成された基板を前記金属元素のイオン及び前記ハロゲン元素のイオンの一方を含む第1溶液に浸漬する浸漬工程と、
前記基板が前記第1溶液に浸漬された状態で、前記金属元素のイオン及び前記ハロゲン元素のイオンの他方を含む第2溶液を滴下する第2溶液の滴下工程と、を含む、請求項17に記載の発光素子の製造方法。 - 前記発光層を形成する工程は、25℃以上、100℃以下で行われる、請求項17から21の何れか1項に記載の発光素子の製造方法。
- 前記発光層を形成する工程の前または後に、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物を含む正孔機能層を形成する工程を含む、請求項17から22の何れか1項に記載の発光素子の製造方法。
- 前記発光層を形成する工程の前または後に、電気陰性度の差が0.7以上である金属元素とハロゲン元素とからなる金属ハロゲン化物を含む電子ブロック層を形成する工程を含む、請求項17から22の何れか1項に記載の発光素子の製造方法。
- 請求項17から24の何れか1項に記載の発光素子の製造方法によって製造された発光素子であって、
前記発光層に含まれる前記金属ハロゲン化物を溶融させる工程を含む、発光素子の発光特性の回復方法。
