Abstract

本開示の発光素子(10)は、第1電極(E1)と、層内を貫通するギャップ(G)を有する金属含有層からなる第2電極(E2)と、前記第1電極(E1)および前記第2電極(E2)の間に位置する発光層(Em)と、複数の粒子(P)を含み、前記第2電極(E2)に接する粒子層(P1)と、を備える。これにより、発光層(Em)への電子注入効率を上げること、および光取出し効率を上げることの両立を図り、且つ、膜切れを生じさせずに電極層上への成膜を行うことができる。

Description

発光素子、表示装置
 本開示は、発光素子、表示装置に関する。
 発光素子において、発光層への電子注入効率を上げるために、電極として仕事関数が小さい金属電極を用いるのが好ましい。しかしながら、金属電極は、光透過率、すなわち光取出し効率が悪い。そこで、例えば特許文献1には、金属電極層に貫通した複数の開口部を設けることで、金属電極層の光透過性と導電性とを高いレベルで両立させた表示装置が開示されている。

 しかしながら、特許文献1の表示装置では、金属電極層に形成される開口部は、内径が10nm~780nmであるため、金属電極層に複数形成されれば、金属電極層の表面(上面および下面)における凹凸が大きくなる。金属電極層の表面の凹凸が大きければ、金属電極層の表面に膜を成膜する際に、膜切れが生じる可能性が高い。金属電極層上の膜が切れた状態であれば、その膜の機能が十分に発揮することができないため、発光素子としての発光効率も悪くなる。このように、従来技術では、発光層への電子注入効率を上げること、および光取出し効率を上げることの両立を図り、且つ、膜切れを生じさせずに電極層上への成膜を行うには十分ではなかった。
 本開示は、発光層への電子注入効率を上げること、および光取出し効率を上げることの両立を図り、且つ、膜切れを生じさせずに電極層上への成膜を行うことができる発光素子を提供することを目的としている。
 本開示の一態様にかかる発光素子は、第1電極と、層内を貫通するギャップを有する金属含有層からなる第2電極と、前記第1電極および前記第2電極の間に位置する発光層と、複数の粒子を含み、前記第2電極に接する粒子層と、を備える。
 本開示によれば、発光層への電子注入効率を上げること、および光取出し効率を上げることの両立を図り、且つ、膜切れを生じさせずに電極層上への成膜を行うことができる。

 〔実施形態1〕
 (発光素子の概要)
 図1は、本開示の一実施形態に係る発光素子10を備えた表示装置101の構成例を示す断面図である。図1に示すように、表示装置101は、発光素子10と、発光素子10を駆動するための画素回路基板20とを含む。発光素子10は、画素回路基板20上に設けられている。発光素子10は、第1電極E1と、第1電極E1と対向する第2電極E2と、第1電極E1および第2電極E2の間に位置する発光層Emとを備える。発光素子10は、第1電極E1および発光層Emとの間に位置する第1電荷機能層(ETL)F1、第2電極E2および発光層Emとの間に位置する第2電荷機能層(HTL)F2、および、第2電極E2および画素回路基板20との間に位置する粒子層P1を備える。
 粒子層P1に含まれる粒子Pの形状は、特に制約されず、球状の立体形状(円状の断面形状)に限定されるものではない。例えば、多角形状の断面形状、棒状の立体形状、枝状の立体形状、表面に凹凸を有する立体形状でもよく、または、それらの組合せでもよい。粒子径については、例えば近接する50個の粒子の断面観察から、各粒子の断面面積に相当する面積を有する円の直径値を算出し、50個の直径値の平均を粒子径とすることができる。
 第1電極E1は、光反射電極(光反射カソード)であり、第2電極E2は透光性電極(透光性アノード)である。図1に示すように、画素回路基板20を最下層とし、画素回路基板20の上に粒子層P1、第2電極E2、第2電荷機能層F2、発光層Em、第1電荷機能層F1、第1電極E1と順に積層された場合、第1電極E1は、第2電極E2よりも上層に位置する光反射電極であり、粒子層P1は、第2電極E2の下面に接する。ここで、上層とは、比較対象の層よりも、画素回路基板20から遠い位置にある層とする。また、第2電極E2は、層内を貫通するギャップGを有する金属含有層からなる。発光層Emは、複数の量子ドットを含む。第1電荷機能層F1および第2電荷機能層F2はそれぞれ、電荷注入層、電荷輸送層、および電荷遮蔽層などの機能層を1層以上含んでよい。粒子層P1は、導電性を有し、第2電極E2の下面に接触しており、金属酸化物の粒子、例えば酸化チタンの粒子Pを複数含んでいる。画素回路基板20は、回路素子および配線が設けられたアクティブ基板である。なお、第2電極E2を構成する金属含有層が有するギャップGの詳細は後述する。
 図1に示す発光素子10は、画素回路基板20の上に、粒子層P1、第2電極E2、第2電荷機能層F2、発光層Em、第1電荷機能層F1、および第1電極E1がこの順に重なる構成に関して説明する。この構成において、発光素子10がボトムエミッション型であり、第1電極E1がカソードであり、第2電極E2がアノードである。これは、本開示の範囲を制限するものではない。例えば、発光素子10がトップエミッション型であってもよい。
 第1電荷機能層F1は、正孔輸送層HTLを含んでいる。正孔輸送層HTLは、発光層Em内への正孔の輸送を安定化させることができる正孔輸送性材料で構成される。正孔輸送性材料の例には、ポリ[(9,9-ジオクチルフルオレニル-2,7-ジイル)-co-(4,4’-(N-(4-sec-ブチルフェニル))ジフェニルアミン)](TFB)、および、ポリ[N,N’-ビス(4-ブチルフェニル)-N,N’-ビス(フェニル)ベンジジン](poly-TPD)、が含まれる。これら正孔輸送性材料も、一種類のみを用いてもよく、適宜二種類以上を混合して用いてもよい。
 第2電荷機能層F2は、電子輸送層ETLを含んでいる。電子輸送層ETLは、発光層Em内への電子の輸送を安定化させることができる電子輸送性材料で構成される。電子輸送性材料の例には、MgZnOの他に、Zn、Mg、Ti、Si、Sn、W、Ta、Ba、Zr、Al、YおよびHfからなる群から選ばれる一以上の元素を含むナノ粒子、が含まれる。これら電子輸送性材料も、一種類のみを用いてもよく、適宜二種類以上を混合して用いてもよい。
 発光層Emは、有機発光層または量子ドット発光層である。ここで、発光層Emとして有機発光層である発光素子は、OLED(Organic Light Emitting Diode:有機発光ダイオード)であり、発光層Emとして量子ドット発光層である発光素子は、QLED(Quantum dot Light Emitting Diode:量子ドット発光ダイオード)である。量子ドットとは、最大幅が100nm以下のドットを意味する。量子ドットの形状は、前記最大幅を満たす範囲であればよく、特に制約されず、球状の立体形状(円状の断面形状)に限定されるものではない。例えば、多角形状の断面形状、棒状の立体形状、枝状の立体形状、表面に凹凸を有す立体形状でもよく、または、それらの組合せでもよい。
 ギャップGは、第2電極E2(金属含有層)の材料を含まず、第2電極E2(金属含有層)を厚み方向に貫通する領域である。この領域には、空気、アルゴンガス、第2電極E2直上の材料の少なくとも1つが含まれる。例えばギャップGは、SEM、TEMなどにより構造の断面観察が可能であり、また、EDXやガスクロマトグラフィーによる元素分析で、付着ガスの元素を特定可能である。
 (ギャップGの形成)
 図2は、図1に示す発光素子10の第2電極E2の構成例を示す断面図である。図3は、スパッタ薄膜の構造変化を示すThorntonのゾーンモデルを引用する図である。図4は、図1に示した発光素子10の一実施例の断面を撮像した顕微鏡写真を示す図である。
 ギャップGは、図2に示すように、第2電極E2を構成する金属含有層を貫通している。ギャップGは、第2電極E2を貫通すればよく、形状は問わない。図2に示すように、直線状でも湾曲状でもよい。ギャップGは、層厚方向に対して平行であっても斜めであってもよい。図12および図13はギャップ形状とギャップ直上での電場の強さとの関係を示すデータである。図12に示されるように、第2電極E2に形成されたギャップGは、第2電極E2の厚みDに対するギャップ幅GWの比(アスペクト比)は、1.0以下であることが好ましい。ギャップ幅GWは、ギャップ全長における平均幅であってよい。図13に示されるように、ギャップGは、第2電極E2の一方の面に位置し、粒子層P1に面する開口KAの幅WAが、第2電極E2の他方の面に位置し、粒子層P1に面しない開口KBの幅WBよりも小さいことが好ましい。図13では、第2電極E2(金属含有層)の厚みをDとして、tanθ=(WA-WB)/2Dであり、傾斜角度θ<0である場合に、ギャップ直上での電場が増強されることが分かる。
 このように第2電極E2を貫通するギャップGは、第2電極E2を一般的な蒸着ではなくスパッタ成膜を行う際のスパッタ条件(温度、圧力)を調整することで導入することができる。例えば、第2電極E2をスパッタ成膜する際、ガラス基板の温度を200℃程度の高温とし、アルゴンガスを導入して1Pa程度の圧力として第2電極E2の材料を成膜する。このときの第2電極E2の材料はAl(アルミニウム)やAg(銀)が適する。従って、第2電極E2は、アルミニウムまたは銀を含む。スパッタ条件と膜の状態は図3のThorntonのゾーンモデルとして知られており、このゾーンモデルに従い、ギャップGの間隔を制御することができる。アルゴン分圧を固定して基板温度を下げれば層の厚さ方向に連続し柱状に近い膜が生成され、すなわち第2電極E2にギャップGを導入することができる。第2電極E2にギャップGを導入するのであれば、図3に示すThorntonのゾーンモデルのZONEIIのスパッタ条件が好ましい。ZONEIIの条件で作成されたギャップGの形状は、層厚方向に沿う形状に形成される。もっともZONEIIに限定されず、ZONEIIIも適用可能である。
 発光素子10は、第2電極E2を成膜した後、第2電荷機能層(HTL)F2、発光層Em、第1電荷機能層(ETL)F1を一般的な塗布またはインクジェットで印刷して積層構造とし、最後に第1電極E1(カソード)を真空蒸着し、素子構造を封止する。このようにして製造された発光素子10の断面SEM像を図4に示す。図4に示すように、第2電極E2が有するギャップGを見て取ることができる。
 (ギャップGによる光取出し効率)                                                                                          
 上述の通り、第2電極E2にギャップGが存在する。発光層Emからの光が第2電極E2に入射することで、ギャップGにおいてギャッププラズモンが励起される。ギャッププラズモンとは、ギャップGに局在した光であるが、この光が分布している範囲(ギャップGから浸みだした範囲)に粒子層P1の粒子Pがあることで、伝搬光に変換される。すなわち、ギャップG上に粒子Pがあることが好ましい。
 「ギャップ上」については、粒子Pの少なくとも一部がギャップGの間隔の範囲に存在すること、第2電極E2の表面に形成されるギャップGにおいて、ギャップGの間隔に対する粒子層P1の範囲に粒子Pの少なくとも一部が存在することが確認できればよい。つまり、粒子層P1に含まれる複数の粒子Pは、ギャップGで生じたプラズモンにより増幅された光を散乱する。
 図5は、厚み20nmのAg層である第2電極E2中に形成されたギャップG付近の電場分布をシミュレーションした結果を示している。第2電極E2には複数のギャップGが導入されるが、本シミュレーションではわかりやすいように1つのギャップGの構成でシミュレーションした。このシミュレーションは、粒子Pが存在しない、すなわち、基板上に粒子層P1が形成されず、直接第2電極E2としてのAg層を形成した状態で行っている。このときのギャップGの間隔は3nmである。ここで、ギャップGの間隔は、ギャップGによって第2電極E2の表面に形成された開口の開口面における平均幅とする。例えば、ギャップGが円筒状であれば、ギャップGの間隔は円筒の直径に等しい。つまり、ギャップGが円筒状であれば、ギャップGによって第2電極E2の表面に形成される貫通穴(開口)は円形である。この場合、ギャップGの間隔は、ギャップGの径として説明できる。また、貫通穴が楕円形であれば、長径と短径との平均径をギャップGの間隔として説明できる。
 第2電極E2の下には、厚み10nmであり、屈折率1.4の第2電荷機能層(HTL)があり、その下に電場1V/mで励振する波長400nmの平面波の発光面を設定している。第2電極E2の上には、粒子層P1を省略し、画素回路基板20として屈折率1.5の層をシミュレーション領域の端まで設定している。図5に示すように、発光面側からの波長400nmの光に対して3nmと非常に間隔が狭いギャップGに強い電場(ギャッププラズモン)が励起され、ギャップGの上面(画素回路基板20側)に光が漏れ出していることがわかる。
 図6は、粒子層P1中のTiOの粒子PがギャップG上にある構成での、シミュレーション領域端での電場増幅をシミュレーションした結果である。ここで、TiO粒子の径が0nmとは、TiO粒子がない構成である。このシミュレーション結果から、TiO粒子がある構成では、TiO粒子の径が60nm以下であればギャッププラズモンの漏れ出し光を散乱することで強度が増幅されていることがわかる。一方、TiO粒子の径が60nmよりも大きくなると、ギャッププラズモンが励起されにくくなるため、効果がなくなることがわかる。従って、粒子層P1の粒子Pの平均粒子径は、60nm以下であることが好ましい。更に、粒子Pの平均粒子径は、前方散乱が強くなる発光ピーク波長の1/10とすることが好ましい。
 以上より、第2電極E2に導入したギャップGにおいてギャッププラズモンが励起され、これを粒子層P1の複数の粒子Pにより散乱することで、結果的に発光層Emからの光が第2電極E2を透過する透過率(光取出し効率)を向上させることができる。
 (ギャップGの間隔と光取出し効率との関係)
 図7に示すグラフは、ギャップGの間隔(以下、ギャップ間隔と称する)を変えてシミュレーションし、ギャップG直上に励起された電場強度とギャップ間隔との関係をプロットしたものである。このグラフから、ギャップ間隔が3nmをピークとして強い電場が発生していることがわかる。ここで、ギャップ間隔0nmは、ギャップGがない構成であり、このときの電場800mV/m以上となる範囲がギャップGによる効果がある範囲である。よって、光取出し効率を高めるためには、20nm以下のギャップ間隔が好ましいとわかる。この場合、粒子層P1の粒子Pの平均粒子径は60nm以下が好ましい。
 (効果)
 以上のことから、スパッタ条件の調整により、金属による高い電気伝導性(小さな仕事関数)と、高い光取出し効率と、高信頼性(凹凸によるリークや断絶などが起きない)を兼ね備えた第2電極E2を形成し、通常の塗布などにより粒子層P1を形成することで、以下を同時に満たす発光素子10にできる。
 (1)第2電荷機能層(HTL)に電子を注入するのに適した、小さな仕事関数の電極とすることができる。つまり、発光層Emへの電子注入効率を向上できる。
 (2)ギャップGで励起されたギャッププラズモンを伝搬光に変換し、第2電極E2からの光取出し効率を向上できる。
 (3)ギャップGを含む第2電極E2の表面は凹凸が小さいので、この上に製膜される層の膜切れが起きず、リークや断絶などが起きない。
 なお、本実施形態では、第2電極E2をアノードとして、第2電極E2と粒子層P1に特徴を有する例について説明したが、第2電極E2をカソードとしても、同様にギャップGを設け、粒子層P1に粒子Pが含まれていれば、同様の効果を奏する。
 〔実施形態2〕
 図8は、本開示の他の実施形態に係る発光素子11を備えた表示装置102の構成例を示す断面図である。図8に示すように、表示装置102は、前記実施形態1の表示装置101と比較して、画素回路基板20は同じであり、発光素子11の積層構造が異なっている。具体的には、発光素子11は、画素回路基板20上に、第2電極E2、粒子層P1、発光層Em、第1電荷機能層F1、第1電極E1が順に積層されている。なお、前記実施形態1の発光素子10と同じ符号付記した部材は同じ機能を有しているので、詳細な説明は省略する。
 発光素子11では、図1に示した発光素子10と、第1電極E1と第2電極E2との位置関係は同じであるが、画素回路基板20の直上には、粒子層P1ではなく、第2電極E2が形成され、第2電極E2の上に粒子層P1が形成されている点で異なる。粒子層P1は、第2電極E2の上面に接するように形成されている。しかも、発光素子11では、粒子層P1が正孔輸送層HTLとして機能する。つまり、粒子層P1は、粒子Pとして、正孔輸送機能を有する金属酸化物粒子を含んでいる。金属酸化物は、例えば酸化ニッケルが好ましく、この場合、粒子層P1に含まれる粒子Pは、酸化ニッケル粒子である。
 第2電極E2の上層の粒子層P1が第2電極E2のギャップGの間隔以下の大きさの粒子Pを含むと、粒子PがギャップG内部に入り込み、ギャッププラズモンの励起を弱める。従って、本実施形態では、ギャップGの貫通によって第2電極E2の表面に形成された開口の開口面における平均幅(ギャップ間隔)を、第2電極E2の上層の粒子層P1に含まれる複数の粒子Pの平均粒径以下に設定している。よって、ギャップ間隔は、前記実施形態1で説明した図7のグラフから、20nm以下であることが好ましく、かつ、粒子層P1が含む粒子Pの平均粒子径以下が好ましい。
 (効果)
 前記構成の表示装置102は、前記実施形態1の表示装置101と同様に、第2電極E2にギャップGを設けて、粒子Pを含む粒子層P1を設けている。従って、表示装置102は、前記実施形態1の表示装置101と同様の効果を奏する。すなわち、スパッタ条件の調整により、金属による高い電気伝導性(小さな仕事関数)と、高い光取出し効率と、高信頼性(凹凸によるリークや断絶などが起きない)を兼ね備えた第2電極E2を形成し、通常の塗布などにより粒子層P1を形成することで、以下を同時に満たす発光素子11にできる。
 (1)粒子層P1(HTL)に電子を注入するのに適した、小さな仕事関数の電極とすることができる。つまり、発光層Emへの電子注入効率を向上できる。
 (2)ギャップGで励起されたギャッププラズモンを伝搬光に変換し、第2電極E2からの光取出し効率を向上できる。
 (3)ギャップGを含む第2電極E2の表面は凹凸が小さいので、この上に製膜される層の膜切れが起きず、リークや断絶などが起きない。
 なお、本実施形態では、第2電極E2をアノードとして、第2電極E2と粒子層P1に特徴を有する例について説明したが、第2電極E2をカソードとしても、同様にギャップGを設け、粒子層P1に粒子Pが含まれていれば、同様の効果を奏する。
 〔実施形態3〕
 図9は、本開示の他の実施形態に係る発光素子12を備えた表示装置103の構成例を示す断面図である。図9に示すように、表示装置103は、前記実施形態2の表示装置102と比較して、画素回路基板20は同じであり、発光素子11の積層構造が同じであるが、第1電極E1および第2電極E2の機能が異なっている。具体的には、第1電極E1は、第2電極E2よりも上層に位置し、かつ、透光性電極(透光性カソード)である。一方、第2電極E2は、ギャップGを複数有し、かつ、光反射電極(光反射アノード)である。従って、表示装置103は、画素回路基板20から一番遠い位置に積層された第1電極E1から光が放射される、所謂トップエミッション型の表示装置である。
 発光素子12では、図1に示した発光素子10と、第1電極E1と第2電極E2との位置関係は同じであるが、画素回路基板20の直上には、粒子層P1ではなく、第2電極E2が形成され、第2電極E2の上に粒子層P1が形成されている点で異なる。粒子層P1は、第2電極E2の上面に接するように形成されている。しかも、発光素子12では、粒子層P1が正孔輸送層HTLとして機能する。つまり、粒子層P1は、粒子Pとして、正孔輸送機能を有する金属酸化物の粒子を含んでいる。金属酸化物は、例えば酸化ニッケルが好ましく、この場合、粒子層P1に含まれる粒子Pは、酸化ニッケル粒子である。
 (効果)
 前記構成の表示装置103は、前記実施形態2の表示装置102と同様に、第2電極E2にギャップGを設けて、粒子Pを含む粒子層P1を設けている。従って、表示装置103は、前記実施形態2の表示装置102とボトムエミッション型かトップエミッション型かの違いだけであり、前記実施形態2の表示装置102と同様の効果を奏する。すなわち、スパッタ条件の調整により、金属による高い電気伝導性(小さな仕事関数)と、高い光取出し効率と、高信頼性(凹凸によるリークや断絶などが起きない)を兼ね備えた第2電極E2を形成し、通常の塗布などにより粒子層P1を形成することで、以下を同時に満たす発光素子11にできる。
 (1)粒子層P1(HTL)に電子を注入するのに適した、小さな仕事関数の電極とすることができる。つまり、発光層Emへの電子注入効率を向上できる。
 (2)ギャップGで励起されたギャッププラズモンを伝搬光に変換し、第2電極E2からの光取出し効率を向上できる。
 (3)ギャップGを含む第2電極E2の表面は凹凸が小さいので、この上に製膜される層の膜切れが起きず、リークや断絶などが起きない。
 なお、本実施形態では、第2電極E2をアノードとして、第2電極E2と粒子層P1に特徴を有する例について説明したが、第2電極E2をカソードとしても、同様にギャップGを設け、粒子層P1に粒子Pが含まれていれば、同様の効果を奏する。
 〔実施形態4〕
 図10は、本開示の他の実施形態に係る発光素子13を備えた表示装置104の構成例を示す断面図である。図10に示すように、表示装置104は、前記実施形態3の表示装置103と比較して、画素回路基板20は同じであり、発光素子13の積層構造が異なっている。具体的には、発光素子13は、画素回路基板20上に、第1電極E1、第2電荷機能層F2、発光層Em、粒子層P1、第2電極E2が順に積層されている。
 発光素子13では、図9に示した発光素子12と、第1電極E1と、第2電極E2および粒子層P1との位置が入れ替わっている点で異なる。したがって、画素回路基板20を最下層とした場合、第1電極E1は、第2電極E2よりも下層に位置し、しかも、光反射電極(光反射アノード)である。また、粒子層P1は、第2電極E2の下面に接するように形成されている。一方、第2電極E2は、ギャップGを複数有し、かつ、透光性電極(透光性カソード)である。従って、表示装置104は、画素回路基板20から一番遠い位置に積層された第2電極E2から光が放射される、所謂トップエミッション型の表示装置である。しかも、発光素子13では、粒子層P1が電子輸送層ETLとして機能する。つまり、粒子層P1は、粒子Pとして、電子輸送機能を有する金属酸化物の粒子を含んでいる。金属酸化物は、例えば、酸化亜鉛である。電子機能を有している場合、金属酸化物は、酸化亜鉛に限定されず、酸化チタンであってもよい。
 (効果)
 前記構成の表示装置104は、前記実施形態3の表示装置103と同様に、第2電極E2にギャップGを設けて、粒子Pを含む粒子層P1を設けている。従って、表示装置102は、前記実施形態3の表示装置103と同様の効果を奏する。すなわち、スパッタ条件の調整により、金属による高い電気伝導性(小さな仕事関数)と、高い光取出し効率と、高信頼性(凹凸によるリークや断絶などが起きない)を兼ね備えた第2電極E2を形成し、通常の塗布などにより粒子層P1を形成することで、以下を同時に満たす発光素子11にできる。
 (1)粒子層P1(ETL)に電子を注入するのに適した、小さな仕事関数の電極とすることができる。つまり、発光層Emへの電子注入効率を向上できる。
 (2)ギャップGで励起されたギャッププラズモンを伝搬光に変換し、第2電極E2からの
光取出し効率を向上できる。
 (3)ギャップGを含む第2電極E2の表面は凹凸が小さいので、この上に製膜される層の膜切れが起きず、リークや断絶などが起きない。
 〔実施形態5〕
 図11は、本開示の他の実施形態に係る発光素子14を備えた表示装置105の構成例を示す断面図である。図11に示すように、表示装置105は、前記実施形態1の表示装置101と比較して、第2電荷機能層F2の代わりに別の粒子層P2を備えている点で異なる。この別の粒子層P2は、正孔輸送層(HTL)として機能する他に、金属酸化物の粒子を複数含んでいる。金属酸化物の粒子として、例えば酸化ニッケルの粒子を含んでいる。また、別の粒子層P2は、第2電極E2の上面に形成されている。
 従って、発光素子14は、2電極E2の上面および下面の一方に接する粒子層P1と、他方に接する別の粒子層P2とを備える。よって、発光素子14では、第2電極E2の上面および下面に粒子Pを含む層(粒子層P1,別の粒子層P2)が積層されているため、第2電極E2のギャップGで励起されたギャッププラズモンを、第2電極E2の上面および下面の両面において粒子Pによって伝搬光に変換できる。これにより、第2電極E2からの光取出し効率を大幅に向上できる。
 (効果)
 前記構成の表示装置105は、上述した効果の他の効果は、他の実施形態と同様の効果を奏する。すなわち、スパッタ条件の調整により、金属による高い電気伝導性(小さな仕事関数)と、高い光取出し効率と、高信頼性(凹凸によるリークや断絶などが起きない)を兼ね備えた第2電極E2を形成し、通常の塗布などにより粒子層P1を形成することで、以下を同時に満たす発光素子11にできる。
 (1)別の粒子層P2(HTL)に電子を注入するのに適した、小さな仕事関数の電極とすることができる。つまり、発光層Emへの電子注入効率を向上できる。
 (2)ギャップGを含む第2電極E2の表面は凹凸が小さいので、この上に製膜される層の膜切れが起きず、リークや断絶などが起きない。
 前記構成によれば、発光層への電子注入効率を上げること、および光取出し効率を上げることの両立を図り、且つ、膜切れを生じさせずに電極層上への成膜を行うことができる。このような効果は、例えば、国連が提唱する持続可能な開発目標(SDGs)の目標12「持続可能な生産消費形態を確保する」等の達成にも貢献するものである。
 図14は、実施形態にかかる表示装置の構成例を示す模式図である。図15は、実施形態にかかる表示装置の構成例を示す断面図である。図14に示すように、表示装置105は、複数のサブ画素SPを含む表示部DAと、複数のサブ画素SPを駆動する、第1ドライバX1および第2ドライバX2と、第1ドライバX1および第2ドライバX2を制御する表示制御部DCとを備える。サブ画素SPは、発光素子10と、発光素子10に接続する画素回路PCとを含む。画素回路PCが、走査信号線GL、データ信号線DLおよび発光制御線ELに接続されてもよい。走査信号線GLおよび発光制御線ELが第1ドライバX1に接続され、データ信号線DLが第2ドライバX2に接続されてもよい。発光素子10は一例であり、発光素子10を発光素子11・12・13・14のいずれかに置き換え、表示装置101・102,103,104とすることができる。
 表示装置101は、基板11および画素回路層12を含む画素回路基板13と、発光素子層14と、封止層15とを含んでよい。基板11にはガラス基板、樹脂基板等を用いることができる。基板11が可撓性であってもよい。画素回路層12は、例えば無機マトリクス配置された複数の画素回路PCを含む。画素回路PCは、階調信号が書き込まれる画素容量と、階調信号に応じて発光素子EDの電流値を制御するトランジスタと、走査信号線GLおよびデータ信号線DLに接続するトランジスタと、発光制御線ELに接続するトランジスタとを含んでよい。
 図15に示すように、表示装置DSは、画素回路基板13および発光素子層14を含む。発光素子層14は、画素回路基板13側から順に、第1電極E1、第1電極E1のエッジを覆うエッジカバー膜JF、第1機能層FK、発光層(量子ドット層)Em、第2機能層SK、および第2電極E2を含んでよい。第1機能層FKは、正孔注入機能および正孔輸送機能を有し、第2機能層SKは、電子輸送機能を有してよい。発光素子層14は、赤色光を発する発光層Emを含む発光素子EDと、緑色光を発する発光層Emを含む発光素子EDと、青色光を発する発光層Emを含む発光素子EDとを備えてもよい。封止層15は、窒化シリコン膜、酸化シリコン膜等の無機絶縁膜を含み、異物(水、酸素等)が発光素子層14に侵入することを防ぐ。発光素子EDは、上述の発光素子10~14のいずれかであってよく、表示装置DSは、表示装置101~105のいずれかであってよい。
 上述の各実施形態は、例示および説明を目的とするものであり、限定を目的とするものではない。これら例示および説明に基づけば、多くの変形形態が可能になることが、当業者には明らかである。

Claims (29)

  1.  第1電極と、
     層内を貫通するギャップを有する金属含有層からなる第2電極と、
     前記第1電極および前記第2電極の間に位置する発光層と、
     粒子を含み、前記第2電極に接する粒子層と、を備える、発光素子。
  2.  前記ギャップの貫通によって前記金属含有層の表面に形成された開口の開口面における平均幅は、20〔nm〕以下である、請求項1に記載の発光素子。
  3.  前記ギャップの貫通によって前記金属含有層の表面に形成された開口の開口面における平均幅は、前記粒子の粒径以下である、請求項1に記載の発光素子。
  4.  前記第1電極は、前記第2電極よりも上層に位置する光反射電極であり、
     前記粒子層は、前記第2電極の下面に接する、請求項1~3のいずれか1項に記載の発光素子。
  5.  前記粒子は、金属酸化物であり、導電性を有する、請求項4に記載の発光素子。
  6.  前記金属酸化物は、酸化チタンである、請求項5に記載の発光素子。
  7.  前記第1電極は、前記第2電極よりも上層に位置する光反射電極であり、
     前記粒子層は、前記第2電極の上面に接する、請求項1~3のいずれか1項に記載の発光素子。
  8.  前記粒子は、金属酸化物であり、正孔輸送機能を有する、請求項7に記載の発光素子。
  9.  前記金属酸化物は、酸化ニッケルである、請求項8に記載の発光素子。
  10.  前記第1電極は、前記第2電極よりも上層に位置する透光性電極であり、
     前記粒子層は、前記第2電極の上面に接する、請求項1~3のいずれか1項に記載の発光素子。
  11.  前記粒子は、金属酸化物であり、正孔輸送機能を有する、請求項10に記載の発光素子。
  12.  前記金属酸化物は、酸化ニッケルである、請求項11に記載の発光素子。
  13.  前記第2電極はアノードである、請求項4~12のいずれか1項に記載の発光素子。
  14.  前記第2電極は、アルミニウムまたは銀を含む、請求項4~13のいずれか1項に記載の発光素子。
  15.  前記第1電極は、前記第2電極よりも下層に位置する光反射電極であり、
     前記粒子層は、前記第2電極の下面に接する、請求項1~3のいずれか1項に記載の発光素子。
  16.  前記粒子は、金属酸化物であり、電子輸送機能を有する、請求項15に記載の発光素子。
  17.  前記金属酸化物は、酸化亜鉛である、請求項16に記載の発光素子。
  18.  前記金属酸化物は、酸化チタンである、請求項16に記載の発光素子。
  19.  前記第2電極はカソードである、請求項15~18のいずれか1項に記載の発光素子。
  20.  前記粒子の粒径は、60〔nm〕以下である、請求項1~19のいずれか1項に記載の発光素子。
  21.  前記粒子の粒径は、前記発光層の発光ピーク波長の1/10以下である、請求項1~19のいずれか1項に記載の発光素子。
  22.  前記ギャップは、前記第2電極の厚さに対するギャップ幅の比が1.0以下である、請求項1~21のいずれか1項に記載の発光素子。
  23.  前記ギャップ上に前記粒子の少なくとも一部が位置する、請求項1~22のいずれか1項に記載の発光素子。
  24.  前記ギャップは、前記第2電極の層厚方向に沿う形状である、請求項1~23のいずれか1項に記載の発光素子。
  25.  前記ギャップは、前記粒子層に面する開口の幅が、前記第2電極の他方の面に位置し、前記粒子層に面しない開口の幅よりも小さい、請求項1~24のいずれか1項に記載の発光素子。
  26.  前記第2電極の上面および下面の一方に接する前記粒子層と、他方に接する別の粒子層とを備える、請求項1~3のいずれか1項に記載の発光素子。
  27.  前記複数の粒子は、前記ギャップで生じたプラズモンにより増幅された光を散乱する、請求項1~26のいずれか1項に記載の発光素子。
  28.  前記発光層は、有機発光層または量子ドット発光層である、請求項1~27のいずれか1項に記載の発光素子。
  29.  請求項1~28のいずれか1項に記載の発光素子を備える、表示装置。
