本開示は、樹脂組成物及び電子部品装置に関する。
半導体チップ等の素子の周囲や素子と基板との間を封止材と呼ばれる絶縁性の材料で封止してなる電子部品装置は、種々の電子機器類に使用されている。封止材としては、エポキシ樹脂のような熱硬化性樹脂とシリカのような無機粒子とを含む樹脂組成物が広く使用されている。
近年、電子機器類の小型化及び高性能化に伴って電子部品装置の高精細化及び高集積化が進んでいる。その結果、電子部品装置の狭ギャップ化が進み、従来の封止材では十分な封止効果を発揮できない場合が生じている。
電子部品装置の狭ギャップ化への対応策として、例えば、特許文献1には封止材に含まれる無機粒子の粒子サイズを制御することが記載されている。
近年、電子機器類の小型化及び高性能化に伴って電子部品装置の高精細化及び高集積化が進んでいる。その結果、電子部品装置の狭ギャップ化が進み、従来の封止材では十分な封止効果を発揮できない場合が生じている。
電子部品装置の狭ギャップ化への対応策として、例えば、特許文献1には封止材に含まれる無機粒子の粒子サイズを制御することが記載されている。

封止材に含まれる無機粒子の粒子サイズを小さくすると、狭ギャップ化した空間への封止材の充填が可能になる一方で、無機粒子間の相互作用による凝集が生じやすくなり、無機粒子が樹脂組成物中で良好に分散しにくいという問題がある。
かかる状況に鑑み、本開示は、無機粒子の粒子サイズが小さくても無機粒子の分散性に優れる樹脂組成物、及びこの樹脂組成物を用いた電子部品装置を提供することを課題とする。
かかる状況に鑑み、本開示は、無機粒子の粒子サイズが小さくても無機粒子の分散性に優れる樹脂組成物、及びこの樹脂組成物を用いた電子部品装置を提供することを課題とする。
上記課題を解決する手段には、以下の実施態様が含まれる。
<1>樹脂成分と、無機粒子と、オキシアルキレン構造を含有する化合物とを含み、前記無機粒子の最大粒子径は5μm以下である、樹脂組成物。
<2>前記樹脂成分はエポキシ樹脂を含む、<1>に記載の樹脂組成物。
<3>前記オキシアルキレン構造を含有する化合物はシリコーン化合物を含む、<1>又は<2>に記載の樹脂組成物。

本開示によれば、無機粒子の粒子サイズが小さくても無機粒子の分散性に優れる樹脂組成物、及びこの樹脂組成物を用いた電子部品装置が提供される。
以下、本発明を実施するための形態について詳細に説明する。但し、本発明は以下の実施形態に限定されるものではない。以下の実施形態において、その構成要素(要素ステップ等も含む)は、特に明示した場合を除き、必須ではない。数値及びその範囲についても同様であり、本発明を制限するものではない。
本開示において「工程」との語には、他の工程から独立した工程に加え、他の工程と明確に区別できない場合であってもその工程の目的が達成されれば、当該工程も含まれる。
本開示において「~」を用いて示された数値範囲には、「~」の前後に記載される数値がそれぞれ最小値及び最大値として含まれる。

<樹脂組成物>
本開示の樹脂組成物は、樹脂成分と、無機粒子と、オキシアルキレン構造を含有する化合物(以下、オキシアルキレン含有化合物ともいう)とを含み、前記無機粒子の最大粒子径は5μm以下である、樹脂組成物である。

上記構成の樹脂組成物は、無機粒子の粒子サイズが小さくても無機粒子の分散安定性に優れている。
その理由としては、例えば、樹脂組成物に含まれるオキシアルキレン含有化合物が無機粒子とその周囲の樹脂成分との界面を相溶化する機能を果たし、無機粒子の相互作用による凝集が抑制されることが考えられる。

例えば、樹脂組成物を電子部品装置の封止材として使用する場合は、樹脂組成物は樹脂成分として熱硬化性樹脂と硬化剤とを含んでもよい。

(熱硬化性樹脂)
樹脂組成物に含まれる熱硬化性樹脂の種類は特に制限されない。熱硬化性樹脂として具体的には、エポキシ樹脂、フェノール樹脂、ユリア樹脂、メラミン樹脂、ウレタン樹脂、シリコーン樹脂(オキシアルキレン含有化合物に該当するものを除く)、不飽和ポリエステル樹脂等が挙げられる。本開示では、エポキシ基を含有するアクリル樹脂等の、熱可塑性と熱硬化性の両方の性質を示すものは「熱硬化性樹脂」に含めるものとする。熱硬化性樹脂は、固体であっても液体であってもよく、固体であることが好ましい。熱硬化性樹脂は1種を単独で用いても2種以上を組み合わせて用いてもよい。
樹脂組成物に含まれる熱硬化性樹脂の種類は特に制限されない。熱硬化性樹脂として具体的には、エポキシ樹脂、フェノール樹脂、ユリア樹脂、メラミン樹脂、ウレタン樹脂、シリコーン樹脂(オキシアルキレン含有化合物に該当するものを除く)、不飽和ポリエステル樹脂等が挙げられる。本開示では、エポキシ基を含有するアクリル樹脂等の、熱可塑性と熱硬化性の両方の性質を示すものは「熱硬化性樹脂」に含めるものとする。熱硬化性樹脂は、固体であっても液体であってもよく、固体であることが好ましい。熱硬化性樹脂は1種を単独で用いても2種以上を組み合わせて用いてもよい。
熱硬化性樹脂は、エポキシ樹脂を含むことが好ましい。エポキシ樹脂として具体的には、フェノール、クレゾール、キシレノール、レゾルシン、カテコール、ビスフェノールA、ビスフェノールF等のフェノール化合物及びα-ナフトール、β-ナフトール、ジヒドロキシナフタレン等のナフトール化合物からなる群より選ばれる少なくとも1種のフェノール性化合物と、ホルムアルデヒド、アセトアルデヒド、プロピオンアルデヒド等の脂肪族アルデヒド化合物と、を酸性触媒下で縮合又は共縮合させて得られるノボラック樹脂をエポキシ化したものであるノボラック型エポキシ樹脂(フェノールノボラック型エポキシ樹脂、オルソクレゾールノボラック型エポキシ樹脂等);上記フェノール性化合物と、ベンズアルデヒド、サリチルアルデヒド等の芳香族アルデヒド化合物と、を酸性触媒下で縮合又は共縮合させて得られるトリフェニルメタン型フェノール樹脂をエポキシ化したものであるトリフェニルメタン型エポキシ樹脂;上記フェノール化合物及びナフトール化合物と、アルデヒド化合物と、を酸性触媒下で共縮合させて得られるノボラック樹脂をエポキシ化したものである共重合型エポキシ樹脂;ビスフェノールA、ビスフェノールF等のジグリシジルエーテルであるジフェニルメタン型エポキシ樹脂;アルキル置換又は非置換のビフェノールのジグリシジルエーテルであるビフェニル型エポキシ樹脂;スチルベン系フェノール化合物のジグリシジルエーテルであるスチルベン型エポキシ樹脂;ビスフェノールS等のジグリシジルエーテルである硫黄原子含有型エポキシ樹脂;ブタンジオール、ポリエチレングリコール、ポリプロピレングリコール等のアルコール類のグリシジルエーテルであるエポキシ樹脂;フタル酸、イソフタル酸、テトラヒドロフタル酸等の多価カルボン酸化合物のグリシジルエステルであるグリシジルエステル型エポキシ樹脂;アニリン、ジアミノジフェニルメタン、イソシアヌル酸等の窒素原子に結合した活性水素をグリシジル基で置換したものであるグリシジルアミン型エポキシ樹脂;ジシクロペンタジエンとフェノール化合物の共縮合樹脂をエポキシ化したものであるジシクロペンタジエン型エポキシ樹脂;分子内のオレフィン結合をエポキシ化したものであるビニルシクロヘキセンジエポキシド、3,4-エポキシシクロヘキシルメチル-3,4-エポキシシクロヘキサンカルボキシレート、2-(3,4-エポキシ)シクロヘキシル-5,5-スピロ(3,4-エポキシ)シクロヘキサン-m-ジオキサン等の脂環型エポキシ樹脂;パラキシリレン変性フェノール樹脂のグリシジルエーテルであるパラキシリレン変性エポキシ樹脂;メタキシリレン変性フェノール樹脂のグリシジルエーテルであるメタキシリレン変性エポキシ樹脂;テルペン変性フェノール樹脂のグリシジルエーテルであるテルペン変性エポキシ樹脂;ジシクロペンタジエン変性フェノール樹脂のグリシジルエーテルであるジシクロペンタジエン変性エポキシ樹脂;シクロペンタジエン変性フェノール樹脂のグリシジルエーテルであるシクロペンタジエン変性エポキシ樹脂;多環芳香環変性フェノール樹脂のグリシジルエーテルである多環芳香環変性エポキシ樹脂;ナフタレン環含有フェノール樹脂のグリシジルエーテルであるナフタレン型エポキシ樹脂;ハロゲン化フェノールノボラック型エポキシ樹脂;ハイドロキノン型エポキシ樹脂;トリメチロールプロパン型エポキシ樹脂;オレフィン結合を過酢酸等の過酸で酸化して得られる線状脂肪族エポキシ樹脂;フェノールアラルキル樹脂、ナフトールアラルキル樹脂等のアラルキル型フェノール樹脂をエポキシ化したものであるアラルキル型エポキシ樹脂;などが挙げられる。エポキシ樹脂は、1種を単独で用いても2種以上を組み合わせて用いてもよい。
熱硬化性樹脂がエポキシ樹脂である場合、エポキシ樹脂のエポキシ当量(分子量/エポキシ基数)は、特に制限されない。成形性、耐リフロー性及び電気的信頼性等の各種特性バランスの観点からは、100g/eq~1000g/eqであることが好ましく、150g/eq~500g/eqであることがより好ましい。エポキシ樹脂のエポキシ当量は、JIS K 7236:2009に準じた方法で測定される値とする。
熱硬化性樹脂が25℃で固体である場合、熱硬化性樹脂の融点又は軟化点は特に制限されない。耐ブロッキング性の観点からは、熱硬化性樹脂の融点又は軟化点は、40℃以上であることが好ましく、50℃以上であることがより好ましい。混練による樹脂組成物の増粘を抑制する観点からは、熱硬化性樹脂の融点又は軟化点は、150℃以下であることが好ましく、140℃以下であることがより好ましく、130℃以下であることがさらに好ましい。
熱硬化性樹脂の含有率は、強度、流動性、耐熱性、成形性等の観点から、樹脂組成物の全質量に対して0.5質量%~50質量%であることが好ましく、2質量%~30質量%であることがより好ましく、2質量%~20質量%であることがさらに好ましい。
(硬化剤)
樹脂組成物は、熱硬化性樹脂と併用する硬化剤を含有してもよい。エポキシ樹脂と併用する硬化剤としては、フェノール硬化剤、アミン硬化剤、酸無水物硬化剤、ポリメルカプタン硬化剤、ポリアミノアミド硬化剤、イソシアネート硬化剤、ブロックイソシアネート硬化剤等が挙げられる。硬化剤は、1種を単独で用いても2種以上を組み合わせて用いてもよい。耐熱性向上の観点からは、硬化剤は、フェノール硬化剤(エポキシ基と反応する官能基としてフェノール性水酸基を含有する硬化剤)が好ましい。硬化剤は、常温常圧下(例えば、25℃、大気圧下)で固体であっても液体であってもよく、固体であることが好ましい。

フェノール硬化剤として具体的には、レゾルシン、カテコール、ビスフェノールA、ビスフェノールF、置換又は非置換のビフェノール等の多価フェノール化合物;フェノール、クレゾール、キシレノール、レゾルシン、カテコール、ビスフェノールA、ビスフェノールF、フェニルフェノール、アミノフェノール等のフェノール化合物及びα-ナフトール、β-ナフトール、ジヒドロキシナフタレン等のナフトール化合物からなる群より選ばれる少なくとも一種のフェノール性化合物と、ホルムアルデヒド、アセトアルデヒド、プロピオンアルデヒド、ベンズアルデヒド、サリチルアルデヒド等のアルデヒド化合物と、を酸性触媒下で縮合又は共縮合させて得られるノボラック型フェノール樹脂;上記フェノール性化合物と、ジメトキシパラキシレン、ビス(メトキシメチル)ビフェニル等と、から合成されるフェノールアラルキル樹脂、ナフトールアラルキル樹脂等のアラルキル型フェノール樹脂;パラキシリレン及び/又はメタキシリレン変性フェノール樹脂;メラミン変性フェノール樹脂;テルペン変性フェノール樹脂;上記フェノール性化合物と、ジシクロペンタジエンと、から共重合により合成されるジシクロペンタジエン型フェノール樹脂及びジシクロペンタジエン型ナフトール樹脂;シクロペンタジエン変性フェノール樹脂;多環芳香環変性フェノール樹脂;ビフェニル型フェノール樹脂;上記フェノール性化合物と、ベンズアルデヒド、サリチルアルデヒド等の芳香族アルデヒド化合物と、を酸性触媒下で縮合又は共縮合させて得られるトリフェニルメタン型フェノール樹脂;これら2種以上を共重合して得たフェノール樹脂などが挙げられる。フェノール硬化剤は、1種を単独で用いても2種以上を組み合わせて用いてもよい。
硬化剤の官能基当量(フェノール硬化剤の場合は水酸基当量、アミン硬化剤の場合は活性水素当量)は、特に制限されない。成形性、耐リフロー性、電気的信頼性等の各種特性バランスの観点からは、硬化剤の官能基当量は70g/eq~1000g/eqであることが好ましく、80g/eq~500g/eqであることがより好ましい。
フェノール硬化剤の場合における水酸基当量は、JIS K0070:1992に準拠して測定された水酸基価に基づいて算出された値をいう。また、アミン硬化剤の場合における活性水素当量は、JIS K7237:1995に準拠して測定されたアミン価に基づいて算出された値をいう。
硬化剤が固体である場合、その軟化点又は融点は、特に制限されない。硬化剤の軟化点又は融点は、例えば樹脂組成物を封止材用途で用いる場合の成形性と耐リフロー性の観点からは、40℃~180℃であることが好ましく、樹脂組成物の製造時における取扱い性の観点からは、50℃~130℃であることがより好ましい。
硬化剤の融点又は軟化点は、エポキシ樹脂の融点又は軟化点と同様にして測定される値とする。
熱硬化性樹脂と硬化剤の当量比、すなわち熱硬化性樹脂中の官能基数に対する硬化剤中の官能基数の比(硬化剤中の官能基数/熱硬化性樹脂中の官能基数)は、特に制限されない。それぞれの未反応分を少なく抑える関連からは、熱硬化性樹脂と硬化剤の当量比は0.5~2.0の範囲に設定されることが好ましく、0.6~1.3の範囲に設定されることがより好ましい。成形性の観点からは、熱硬化性樹脂と硬化剤の当量比は0.8~1.2の範囲に設定されることがさらに好ましい。
(無機粒子)
樹脂組成物に含まれる無機粒子の材質は特に制限されない。無機粒子の材質として具体的には、溶融シリカ、結晶シリカ等のシリカ、ガラス、アルミナ、炭酸カルシウム、ケイ酸ジルコニウム、ケイ酸カルシウム、窒化ケイ素、窒化アルミニウム、窒化ホウ素、酸化マグネシウム、炭化ケイ素、ベリリア、ジルコニア、ジルコン、フォステライト、ステアタイト、スピネル、ムライト、チタニア、タルク、クレー、マイカ等の無機材料が挙げられる。難燃効果を有する無機粒子を用いてもよい。難燃効果を有する無機粒子としては、水酸化アルミニウム、水酸化マグネシウム、マグネシウムと亜鉛の複合水酸化物等の複合金属水酸化物、硼酸亜鉛などが挙げられる。無機粒子の中でも、線膨張係数低減の観点からは溶融シリカ等のシリカが好ましく、高熱伝導性の観点からはアルミナが好ましい。
樹脂組成物に含まれる無機粒子は、1種のみでも2種以上であってもよい。
樹脂組成物に含まれる無機粒子の材質は特に制限されない。無機粒子の材質として具体的には、溶融シリカ、結晶シリカ等のシリカ、ガラス、アルミナ、炭酸カルシウム、ケイ酸ジルコニウム、ケイ酸カルシウム、窒化ケイ素、窒化アルミニウム、窒化ホウ素、酸化マグネシウム、炭化ケイ素、ベリリア、ジルコニア、ジルコン、フォステライト、ステアタイト、スピネル、ムライト、チタニア、タルク、クレー、マイカ等の無機材料が挙げられる。難燃効果を有する無機粒子を用いてもよい。難燃効果を有する無機粒子としては、水酸化アルミニウム、水酸化マグネシウム、マグネシウムと亜鉛の複合水酸化物等の複合金属水酸化物、硼酸亜鉛などが挙げられる。無機粒子の中でも、線膨張係数低減の観点からは溶融シリカ等のシリカが好ましく、高熱伝導性の観点からはアルミナが好ましい。
樹脂組成物に含まれる無機粒子は、1種のみでも2種以上であってもよい。
本開示において、樹脂組成物に含まれる無機粒子の最大粒子径は5.0μm以下である。樹脂組成物に含まれる無機粒子の最大粒子径は、5.0μm未満、4.5μm以下、4.0μm以下、又は3.5μm以下であってもよい。
無機粒子の体積平均粒子径は、特に制限されない。電子部品装置の狭ギャップ化に対応する観点からは、無機粒子の体積平均粒子径は4.0μm以下であることが好ましく、3.5μm以下であることがより好ましく、3.0μm以下であることがさらに好ましい。
無機粒子の凝集を抑制する観点からは、無機粒子の体積平均粒子径は0.1μm以上であることが好ましく、0.2μm以上であることがより好ましく、0.3μm以上であることがさらに好ましい。
無機粒子の体積平均粒子径は、レーザー散乱回折法粒度分布測定装置により測定された体積基準の粒度分布において、小径側からの累積が50%となるときの粒子径(D50)として測定することができる。
無機粒子の凝集を抑制する観点からは、無機粒子の体積平均粒子径は0.1μm以上であることが好ましく、0.2μm以上であることがより好ましく、0.3μm以上であることがさらに好ましい。
無機粒子の体積平均粒子径は、レーザー散乱回折法粒度分布測定装置により測定された体積基準の粒度分布において、小径側からの累積が50%となるときの粒子径(D50)として測定することができる。
無機粒子のBET法による比表面積は、特に制限されない。電子部品装置の狭ギャップ化に対応する観点からは、無機粒子のBET法による比表面積は0.1m2/g以上であることが好ましく、0.5m2/g以上であることがより好ましく、1.0m2/g以上であることがさらに好ましい。
無機粒子の凝集を抑制する観点からは、無機粒子のBET法による比表面積は50m2/g以下であることが好ましく、20m2/g以下であることがより好ましく、10m2/g以下であることがさらに好ましい。
無機粒子のBET法による比表面積は、JIS Z 8830:2013に準じて無機粒子の窒素吸着能から測定することができる。
無機粒子の画像解析法による比表面積は、特に制限されない。電子部品装置の狭ギャップ化に対応する観点からは、無機粒子の画像解析法による比表面積は0.1m2/g以上であることが好ましく、0.5m2/g以上であることがより好ましく、1.0m2/g以上であることがさらに好ましい。
無機粒子の凝集を抑制する観点からは、無機粒子の画像解析法による比表面積は50m2/g以下であることが好ましく、20m2/g以下であることがより好ましく、10m2/g以下であることがさらに好ましい。
無機粒子の画像解析法による比表面積は、電子顕微鏡等を用いて無機粒子の画像を取得し、得られた画像中の粒子が球状であると仮定して計算することができる。
無機粒子の凝集を抑制する観点からは、無機粒子のBET法による比表面積は50m2/g以下であることが好ましく、20m2/g以下であることがより好ましく、10m2/g以下であることがさらに好ましい。
無機粒子のBET法による比表面積は、JIS Z 8830:2013に準じて無機粒子の窒素吸着能から測定することができる。
無機粒子の画像解析法による比表面積は、特に制限されない。電子部品装置の狭ギャップ化に対応する観点からは、無機粒子の画像解析法による比表面積は0.1m2/g以上であることが好ましく、0.5m2/g以上であることがより好ましく、1.0m2/g以上であることがさらに好ましい。
無機粒子の凝集を抑制する観点からは、無機粒子の画像解析法による比表面積は50m2/g以下であることが好ましく、20m2/g以下であることがより好ましく、10m2/g以下であることがさらに好ましい。
無機粒子の画像解析法による比表面積は、電子顕微鏡等を用いて無機粒子の画像を取得し、得られた画像中の粒子が球状であると仮定して計算することができる。
無機粒子の形状は特に制限されず、充填性及び金型摩耗性の点からは、球形が好ましい。
無機粒子の含有率は特に制限されない。樹脂組成物の硬化物の熱膨張係数、熱伝導率、弾性率等の特性をより向上させる観点からは、無機粒子の含有率は樹脂組成物全体の30体積%以上であることが好ましく、40体積%以上であることがより好ましく、50体積%以上であることがさらに好ましく、60体積%以上であることが特に好ましく、70体積%以上であることが極めて好ましい。樹脂組成物の流動性の向上、粘度の低下等の観点からは、無機粒子の含有率は樹脂組成物全体の99体積%以下であることが好ましく、98体積%以下であることが好ましく、97体積%以下であることがより好ましい。
また、例えば、樹脂組成物を圧縮成形用に用いる場合には、無機粒子の含有率は樹脂組成物全体の70体積%~99体積%としてもよく、80体積%~99体積%としてもよく、83体積%~99体積%としてもよく、85体積%~99体積%としてもよい。
また、例えば、樹脂組成物を圧縮成形用に用いる場合には、無機粒子の含有率は樹脂組成物全体の70体積%~99体積%としてもよく、80体積%~99体積%としてもよく、83体積%~99体積%としてもよく、85体積%~99体積%としてもよい。
樹脂組成物の硬化物中の無機粒子の含有率は、次のようにして測定することができる。まず、硬化物の総質量を測定し、該硬化物を400℃で2時間、次いで700℃で3時間焼成し、樹脂成分等を蒸発させ、残存した無機粒子の質量を測定する。得られた各質量及びそれぞれの比重から体積を算出し、硬化物の総体積に対する無機粒子の体積の割合を得て、無機粒子の含有率とする。
(オキシアルキレン含有化合物)
本開示においてオキシアルキレン含有化合物とは、分子中にオキシアルキレン構造を含む化合物をいう。オキシアルキレン構造とは-[O-CmH2m]n-で表される分子構造をいう。式中のnは1であっても2以上の数(すなわち、ポリアルキレンオキシド)であってもよい。式中のmは2(エチレン)、3(プロピレン)又はそれ以上の数であってもよく、mの異なる構造単位の組み合わせであってもよい。無機粒子の分散性の観点からは、mは2又は3であることが好ましい。
本開示においてオキシアルキレン含有化合物とは、分子中にオキシアルキレン構造を含む化合物をいう。オキシアルキレン構造とは-[O-CmH2m]n-で表される分子構造をいう。式中のnは1であっても2以上の数(すなわち、ポリアルキレンオキシド)であってもよい。式中のmは2(エチレン)、3(プロピレン)又はそれ以上の数であってもよく、mの異なる構造単位の組み合わせであってもよい。無機粒子の分散性の観点からは、mは2又は3であることが好ましい。
樹脂組成物に含まれるオキシアルキレン含有化合物の種類は特に制限されない。例えば、シリコーン化合物等のシリコーン樹脂、アクリル樹脂、エステル樹脂、フッ素樹脂等が挙げられる。樹脂組成物の応力緩和剤としての効果を得る観点からは、オキシアルキレン含有化合物としてはシリコーン化合物が好ましい。本開示においてシリコーン化合物とはシロキサン結合からなる主鎖を持つ化合物を意味する。
樹脂組成物は、オキシアルキレン含有化合物を1種のみ含有しても2種以上を含有してもよい。
樹脂組成物は、オキシアルキレン含有化合物を1種のみ含有しても2種以上を含有してもよい。
オキシアルキレン含有化合物は、オキシアルキレン構造以外の官能基を含有してもよい。オキシアルキレン含有化合物がオキシアルキレン構造以外の官能基を含有することで、例えば、当該官能基が樹脂組成物中の樹脂成分又は無機粒子と反応して硬化物からの成分の染み出しを抑制できる。オキシアルキレン構造以外の官能基として具体的には、エポキシ基、アミノ基、メルカプト基、ビニル基、アクリル基、メタクリル基、イソシアネート基、酸無水物基、アラルキル基などが挙げられる。これらの中でもエポキシ基及びアミノ基が好ましく、エポキシ基がより好ましい。
オキシアルキレン含有化合物は、オキシアルキレン構造以外の官能基を1種のみ含有しても2種以上を含有してもよい。
オキシアルキレン含有化合物は、オキシアルキレン構造以外の官能基を1種のみ含有しても2種以上を含有してもよい。
ある実施態様では、オキシアルキレン含有化合物は側鎖にオキシアルキレン構造を含有するシリコーン化合物であってもよく、側鎖にオキシアルキレン構造を含有し、側鎖又は主鎖末端の少なくとも一方にオキシアルキレン構造以外の官能基を含有するシリコーン化合物であってもよい。
オキシアルキレン含有化合物の分子量は、特に制限されない。例えば、200~10000の範囲から選択してもよい。オキシアルキレン含有化合物は、他の原料と混合する前の状態が液体であっても固体であってもよい。熱硬化性樹脂及び無機粒子との混合しやすさの観点からは、液体であることが好ましい。
樹脂組成物におけるオキシアルキレン含有化合物の含有率は、特に制限されない。無機粒子の分散性の観点からは、オキシアルキレン含有化合物の含有率は樹脂組成物の全質量に対して0.2質量%以上であることが好ましく、0.7質量%以上であることがより好ましく、1.0質量%以上であることがさらに好ましい。
樹脂組成物の硬化時の強度低下を抑制する観点からは、オキシアルキレン含有化合物の含有率は樹脂組成物の全質量に対して5.0質量%以下であることが好ましく、3.0質量%以下であることがより好ましく、2.0質量%以下であることがさらに好ましい。

樹脂組成物の硬化時の強度低下を抑制する観点からは、オキシアルキレン含有化合物の含有率は、無機粒子100質量部に対して5.0質量部以下であることが好ましく、質量3.0部以下であることがより好ましく、2.0質量部以下であることがさらに好ましい。

(硬化促進剤)

熱硬化性樹脂としてエポキシ樹脂を用いる場合に特に好適な硬化促進剤としては、トリフェニルホスフィン、トリフェニルホスフィンとキノン化合物との付加物等が挙げられる。
硬化促進剤の含有量は、樹脂成分100質量部に対して0.1質量部~30質量部であることが好ましく、1質量部~15質量部であることがより好ましい。硬化促進剤の量が樹脂成分100質量部に対して0.1質量部以上であると、短時間で良好に硬化する傾向にある。硬化促進剤の量が樹脂成分100質量部に対して30質量部以下であると、硬化速度が速すぎず良好な成形品が得られる傾向にある。
(添加剤)
樹脂組成物は、上述の成分に加えて、カップリング剤、イオン交換体、離型剤、難燃剤、着色剤、応力緩和剤等の各種添加剤を含有してもよい。樹脂組成物は、以下に例示する添加剤以外にも必要に応じて当技術分野で一般的に用いられる各種添加剤を含有してもよい。
樹脂組成物は、上述の成分に加えて、カップリング剤、イオン交換体、離型剤、難燃剤、着色剤、応力緩和剤等の各種添加剤を含有してもよい。樹脂組成物は、以下に例示する添加剤以外にも必要に応じて当技術分野で一般的に用いられる各種添加剤を含有してもよい。
(カップリング剤)
樹脂組成物は、樹脂成分と無機粒子との接着性を高めるために、カップリング剤を含んでもよい。カップリング剤としては、シラン系化合物、チタン系化合物、アルミニウムキレート化合物、アルミニウム/ジルコニウム系化合物等の公知のカップリング剤が挙げられる。
樹脂組成物は、樹脂成分と無機粒子との接着性を高めるために、カップリング剤を含んでもよい。カップリング剤としては、シラン系化合物、チタン系化合物、アルミニウムキレート化合物、アルミニウム/ジルコニウム系化合物等の公知のカップリング剤が挙げられる。
シラン系化合物としては、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルトリエトキシシラン、3-グリシドキシプロピルメチルジエトキシシラン、3-グリシドキシプロピルメチルジメトキシシラン、2-(3,4-エポキシシクロヘキシル)エチルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、3-(2-アミノエチル)アミノプロピルトリメトキシシラン、3-(2-アミノエチル)アミノプロピルトリエトキシシラン、3-アミノプロピルトリメトキシシラン、N-フェニル-3-アミノプロピルトリメトキシシラン、3-メルカプトプロピルトリメトキシシラン、3-メルカプトプロピルトリエトキシシラン、3-ウレイドプロピルトリエトキシシラン、オクテニルトリメトキシシラン、グリシドキシオクチルトリメトキシシラン及び、メタクリロキシオクチルトリメトキシシラン等が挙げられる。
チタン系化合物としては、イソプロピルトリイソステアロイルチタネート、イソプロピルトリス(ジオクチルパイロホスフェート)チタネート、イソプロピルトリ(N-アミノエチル-アミノエチル)チタネート、テトラオクチルビス(ジトリデシルホスファイト)チタネート、テトラ(2,2-ジアリルオキシメチル-1-ブチル)ビス(ジトリデシルホスファイト)チタネート、ビス(ジオクチルパイロホスフェート)オキシアセテートチタネート、ビス(ジオクチルパイロホスフェート)エチレンチタネート、イソプロピルトリオクタノイルチタネート、イソプロピルジメタクリルイソステアロイルチタネート、イソプロピルトリドデシルベンゼンスルホニルチタネート、イソプロピルイソステアロイルジアクリルチタネート、イソプロピルトリ(ジオクチルホスフェート)チタネート、イソプロピルトリクミルフェニルチタネート、テトライソプロピルビス(ジオクチルホスファイト)チタネート等が挙げられる。
樹脂組成物がカップリング剤を含む場合、カップリング剤の量は、無機粒子100質量部に対して0.05質量部~20質量部であることが好ましく、0.1質量部~15質量部であることがより好ましい。
(イオン交換体)
樹脂組成物は、イオン交換体を含有してもよい。特に、樹脂組成物を封止用成形材料として用いる場合には、封止される素子を備える電子部品装置の耐湿性及び高温放置特性を向上させる観点から、イオン交換体を含有することが好ましい。イオン交換体は特に制限されず、従来公知のものを用いることができる。具体的には、ハイドロタルサイト化合物、並びにマグネシウム、アルミニウム、チタン、ジルコニウム及びビスマスからなる群より選ばれる少なくとも1種の元素の含水酸化物等が挙げられる。イオン交換体は、1種を単独で用いても2種以上を組み合わせて用いてもよい。中でも、下記一般式(A)で表されるハイドロタルサイトが好ましい。
樹脂組成物は、イオン交換体を含有してもよい。特に、樹脂組成物を封止用成形材料として用いる場合には、封止される素子を備える電子部品装置の耐湿性及び高温放置特性を向上させる観点から、イオン交換体を含有することが好ましい。イオン交換体は特に制限されず、従来公知のものを用いることができる。具体的には、ハイドロタルサイト化合物、並びにマグネシウム、アルミニウム、チタン、ジルコニウム及びビスマスからなる群より選ばれる少なくとも1種の元素の含水酸化物等が挙げられる。イオン交換体は、1種を単独で用いても2種以上を組み合わせて用いてもよい。中でも、下記一般式(A)で表されるハイドロタルサイトが好ましい。

樹脂組成物がイオン交換体を含有する場合、その量は、ハロゲンイオン等のイオンを捕捉するのに十分な量であれば特に制限はない。例えば、イオン交換体の量は樹脂成分100質量部に対して0.1質量部~30質量部であることが好ましく、1質量部~10質量部であることがより好ましい。
(離型剤)
樹脂組成物は、成形時における金型との良好な離型性を得る観点から、離型剤を含有してもよい。離型剤は特に制限されず、従来公知のものを用いることができる。具体的には、カルナバワックス、モンタン酸、ステアリン酸等の高級脂肪酸、高級脂肪酸金属塩、モンタン酸エステル等のエステル系ワックス、酸化ポリエチレン、非酸化ポリエチレン等のポリオレフィン系ワックスなどが挙げられる。離型剤は、1種を単独で用いても2種以上を組み合わせて用いてもよい。
樹脂組成物は、成形時における金型との良好な離型性を得る観点から、離型剤を含有してもよい。離型剤は特に制限されず、従来公知のものを用いることができる。具体的には、カルナバワックス、モンタン酸、ステアリン酸等の高級脂肪酸、高級脂肪酸金属塩、モンタン酸エステル等のエステル系ワックス、酸化ポリエチレン、非酸化ポリエチレン等のポリオレフィン系ワックスなどが挙げられる。離型剤は、1種を単独で用いても2種以上を組み合わせて用いてもよい。
樹脂組成物が離型剤を含有する場合、その量は樹脂成分100質量部に対して0.01質量部~10質量部が好ましく、0.1質量部~5質量部がより好ましい。離型剤の量が樹脂成分100質量部に対して0.01質量部以上であると、離型性が十分に得られる傾向にある。10質量部以下であると、より良好な接着性及び硬化性が得られる傾向にある。
(難燃剤)
樹脂組成物は、難燃剤を含有してもよい。難燃剤は特に制限されず、従来公知のものを用いることができる。具体的には、ハロゲン原子、アンチモン原子、窒素原子又はリン原子を含む有機又は無機の化合物、金属水酸化物等が挙げられる。難燃剤は、1種を単独で用いても2種以上を組み合わせて用いてもよい。
樹脂組成物は、難燃剤を含有してもよい。難燃剤は特に制限されず、従来公知のものを用いることができる。具体的には、ハロゲン原子、アンチモン原子、窒素原子又はリン原子を含む有機又は無機の化合物、金属水酸化物等が挙げられる。難燃剤は、1種を単独で用いても2種以上を組み合わせて用いてもよい。
樹脂組成物が難燃剤を含有する場合、その量は、所望の難燃効果を得るのに十分な量であれば特に制限されない。例えば、樹脂成分100質量部に対して1質量部~30質量部であることが好ましく、2質量部~20質量部であることがより好ましい。
(着色剤)
樹脂組成物は、着色剤を含有してもよい。着色剤としてはカーボンブラック、有機染料、有機顔料、酸化チタン、鉛丹、ベンガラ等の公知の着色剤を挙げることができる。着色剤の含有量は目的等に応じて適宜選択できる。着色剤は、1種を単独で用いても2種以上を組み合わせて用いてもよい。
樹脂組成物は、着色剤を含有してもよい。着色剤としてはカーボンブラック、有機染料、有機顔料、酸化チタン、鉛丹、ベンガラ等の公知の着色剤を挙げることができる。着色剤の含有量は目的等に応じて適宜選択できる。着色剤は、1種を単独で用いても2種以上を組み合わせて用いてもよい。

樹脂組成物は、応力緩和剤を含有してもよい。応力緩和剤を含有することにより、樹脂組成物を封止材用途で使用する場合のパッケージの反り変形及びパッケージクラックの発生を低減させることができる。応力緩和剤としては、一般に使用されている公知の応力緩和剤(可とう剤)が挙げられる。具体的には、シリコーン系、スチレン系、オレフィン系、ウレタン系、ポリエステル系、ポリエーテル系、ポリアミド系、ポリブタジエン系等の熱可塑性エラストマー、NR(天然ゴム)、NBR(アクリロニトリル-ブタジエンゴム)、アクリルゴム、ウレタンゴム、シリコーンパウダー等のゴム粒子、メタクリル酸メチル-スチレン-ブタジエン共重合体(MBS)、メタクリル酸メチル-シリコーン共重合体、メタクリル酸メチル-アクリル酸ブチル共重合体等のコア-シェル構造を有するゴム粒子などが挙げられる。応力緩和剤は、1種を単独で用いても2種以上を組み合わせて用いてもよい。
樹脂組成物に含まれるオキシアルキレン含有化合物として、応力緩和剤としても機能する化合物(シリコーン化合物など)を用いてもよい。

樹脂組成物に含まれるオキシアルキレン含有化合物として、応力緩和剤としても機能する化合物(シリコーン化合物など)を用いてもよい。
樹脂組成物が応力緩和剤を含有する場合、その量(ただし、オキシアルキレン含有化合物の量を除く)は、所望の応力緩和効果を得るのに十分な量であれば特に制限されない。例えば、応力緩和剤の量は樹脂成分100質量部に対して1質量部~30質量部であることが好ましく、2質量部~20質量部であることがより好ましい。
樹脂組成物は、常温常圧下(例えば、25℃、大気圧下)において固体であっても液状であってもよく、固体であることが好ましい。樹脂組成物が固体である場合の形状は特に制限されず、粉状、粒状、タブレット状等が挙げられる。
本開示の方法で製造される樹脂組成物は、種々の用途に用いることができる。樹脂組成物の好適な用途としては、電子部品装置の封止材が挙げられる。
<電子部品装置>
本開示の電子部品装置は、上述した本開示の樹脂組成物により封止された素子を備える電子部品装置である。
電子部品装置として具体的には、支持部材と、支持部材の上に搭載された素子と、素子の周囲を封止する封止材と、を含むものが挙げられる。
指示部材としては、リードフレーム、配線済みのテープキャリア、配線板、ガラス、シリコンウエハ、有機基板等の支持部材が挙げられる。
素子としては、半導体チップ、トランジスタ、ダイオード、サイリスタ等の能動素子、コンデンサ、抵抗体、コイル等の受動素子などが挙げられる。
本開示の電子部品装置は、上述した本開示の樹脂組成物により封止された素子を備える電子部品装置である。
電子部品装置として具体的には、支持部材と、支持部材の上に搭載された素子と、素子の周囲を封止する封止材と、を含むものが挙げられる。

<樹脂組成物の製造方法>
樹脂組成物を製造する方法は特に制限されず、公知の手法で実施できる。
無機粒子とその他の原料と混合する際の作業性の観点からは、無機粒子及び樹脂成分を含む造粒物を準備し、この造粒物とその他の原料とを混合する方法で樹脂組成物を製造してもよい。
本開示において「無機粒子及び樹脂成分を含む造粒物」とは、少なくとも無機粒子及び樹脂成分を含む材料を粒状化したものをいう。
樹脂組成物を製造する方法は特に制限されず、公知の手法で実施できる。
無機粒子とその他の原料と混合する際の作業性の観点からは、無機粒子及び樹脂成分を含む造粒物を準備し、この造粒物とその他の原料とを混合する方法で樹脂組成物を製造してもよい。
本開示において「無機粒子及び樹脂成分を含む造粒物」とは、少なくとも無機粒子及び樹脂成分を含む材料を粒状化したものをいう。
造粒物の準備に使用する樹脂成分は、樹脂組成物に含まれる樹脂成分の全体であっても一部であってもよい。
たとえば、樹脂組成物が樹脂成分として熱硬化性樹脂と硬化剤とを含む場合、無機粒子と熱硬化性樹脂とを含む造粒物と、無機粒子と硬化剤とを含む造粒物とをそれぞれ準備してもよく、無機粒子及び樹脂成分を含む造粒物として無機粒子と熱硬化性樹脂とを含む造粒物と、無機粒子と硬化剤とを含む造粒物のいずれかのみを準備してもよい。
たとえば、樹脂組成物が樹脂成分として熱硬化性樹脂と硬化剤とを含む場合、無機粒子と熱硬化性樹脂とを含む造粒物と、無機粒子と硬化剤とを含む造粒物とをそれぞれ準備してもよく、無機粒子及び樹脂成分を含む造粒物として無機粒子と熱硬化性樹脂とを含む造粒物と、無機粒子と硬化剤とを含む造粒物のいずれかのみを準備してもよい。
無機粒子及び樹脂成分を含む造粒物は、無機粒子及び樹脂成分以外の成分を含んでいてもよい。例えば、造粒物はオキシアルキレン含有化合物を含んでいてもよい。
無機粒子の凝集を抑制する観点からは、造粒物の準備に用いる樹脂成分は無機粒子と逆の帯電性を有していることが好ましい。例えば、無機粒子の表面がプラスに帯電している場合はフェノール性水酸基のようなアニオン性官能基を持つ樹脂成分を用いることが好ましく、無機粒子の表面がマイナスに帯電している場合はアミノ基のようなカチオン性官能基を持つ樹脂成分を用いることが好ましい。
造粒物の粒子径は特に制限されず、他の材料と混合する際の作業性等を考慮して選択できる。
造粒物の粒子径は、例えば、10μm~10000μmの範囲から選択でき、100μm~5000μmの範囲であることが好ましく、500μm~3000μmの範囲であることがより好ましい。
造粒物の粒子形状は特に制限されず、球状、柱状、鱗片状、針状等であってよい。

無機粒子及び樹脂成分を含む造粒物を準備し、この造粒物をその他の原料と混合する方法は、混練押出機を使用して樹脂組成物を製造する場合に特に好適である。造粒物の状態になっていない無機粒子を混練押出機のフィーダーから投入する場合、無機粒子の粒子径が小さすぎると混練作業の効率低下、混練不良などの原因になりやすい。上記方法では、無機粒子をあらかじめ造粒物の状態にしてから混練押出機に投入する。このため、無機粒子の粒子径がきわめて小さい(すなわち、最大粒子径が5μm以下である)場合であっても混練押出機を使用して均一な樹脂組成物を効率よく製造することができる。
以下、上述した実施形態を実施例により具体的に説明するが、本開示はこれらの実施例に限定されるものではない。
(1)造粒物の調製
3Lセパラブルフラスコに表1に示す材料(質量部)を投入して撹拌羽を挿入し、200rpm(回転/分)で2時間撹拌して、ワニス状の混合物を得た。
次いで、140℃、2時間の真空乾燥を行って混合物の残溶剤率が1質量%未満となるまで溶剤を除去して固形物を得た。得られた固形物を粉砕して、粒子径が1000μmの造粒物(MB)を作製した。
3Lセパラブルフラスコに表1に示す材料(質量部)を投入して撹拌羽を挿入し、200rpm(回転/分)で2時間撹拌して、ワニス状の混合物を得た。
次いで、140℃、2時間の真空乾燥を行って混合物の残溶剤率が1質量%未満となるまで溶剤を除去して固形物を得た。得られた固形物を粉砕して、粒子径が1000μmの造粒物(MB)を作製した。
得られた造粒物(2.5g)とアセトン(20g)とを混合し、造粒物中の樹脂成分をアセトンで溶解した。その後、メッシュサイズ20μmのフィルターを用いて混合物をろ過し、ろ別物をアセトンで洗浄、乾燥して残渣を得た。下記式によって残渣率を求めた。結果を表1に示す。

(2)樹脂組成物の調製
表1に示す材料(質量部)を押出混練機に投入して、混練物を得た。得られた混練物を粉砕して、粒子径が1000μmの樹脂組成物を得た。

得られた樹脂組成物(2.5g)とアセトン(20g)とを混合し、樹脂組成物中の樹脂成分をアセトンで溶解した。その後、メッシュサイズ20μmのフィルターを用いて混合物をろ過し、ろ別物をアセトンで洗浄、乾燥して残渣を得た。下記式によって残渣率を求めた。結果を表1に示す。

(3)樹脂組成物の物性評価
樹脂組成物を用いてスパイラルフロー(SF)、ゲルタイム(GT)、貯蔵弾性率、ガラス転移温度(Tg)及び成形収縮率を、下記の方法で測定した。結果を表2に示す。

(スパイラルフロー)
EMMI-1-66に準じたスパイラルフロー測定用金型を用いて、樹脂組成物を金型温度175℃、成形圧力6.9MPa、硬化時間120秒の条件で成形したときの流動距離(cm)をスパイラルフローとして測定した。
樹脂組成物のスパイラルフローは、80cm以上であることが好ましく、90cm以上であることがより好ましく、100cm以上であることがさらに好ましい。スパイラルフローの上限値は特に限定されず、例えば、200cmが挙げられる。
EMMI-1-66に準じたスパイラルフロー測定用金型を用いて、樹脂組成物を金型温度175℃、成形圧力6.9MPa、硬化時間120秒の条件で成形したときの流動距離(cm)をスパイラルフローとして測定した。
樹脂組成物のスパイラルフローは、80cm以上であることが好ましく、90cm以上であることがより好ましく、100cm以上であることがさらに好ましい。スパイラルフローの上限値は特に限定されず、例えば、200cmが挙げられる。
(ゲルタイム)
樹脂組成物の試料0.5gを175℃に熱した熱板上に乗せ、治具を用いて20回転/分~25回転/分の回転速度で、試料を2.0cm~2.5cmの円状に広げた。試料を熱板に乗せてから、試料の粘性がなくなり、ゲル状態となって熱板から剥がれるようになるまでの時間(秒)をゲルタイムとして計測した。
樹脂組成物の175℃におけるゲルタイムは、30秒~90秒であることが好ましく、40秒~60秒であることがより好ましい。
樹脂組成物の試料0.5gを175℃に熱した熱板上に乗せ、治具を用いて20回転/分~25回転/分の回転速度で、試料を2.0cm~2.5cmの円状に広げた。試料を熱板に乗せてから、試料の粘性がなくなり、ゲル状態となって熱板から剥がれるようになるまでの時間(秒)をゲルタイムとして計測した。
樹脂組成物の175℃におけるゲルタイムは、30秒~90秒であることが好ましく、40秒~60秒であることがより好ましい。
(貯蔵弾性率)
樹脂組成物を用い、金型温度175℃、成形圧力7MPa、硬化時間90秒の条件で、厚さ0.8mmのシートを成形した。当該シートから、4mm×25mmの板を切り出し、試験片を作製した。試験片を固体粘弾性測定装置(例えば、ティー・エイ・インスツルメント社製、型番RSA-G2)に設置し、3点曲げモードによる動的粘弾性測定を行った。測定条件は、温度範囲:10℃~40℃、昇温速度:5℃/min、振動数:10Hz、ひずみ:0.2%、雰囲気:窒素気流中とした。温度25℃における貯蔵弾性率E’(GPa)を表2に示す。
樹脂組成物を用い、金型温度175℃、成形圧力7MPa、硬化時間90秒の条件で、厚さ0.8mmのシートを成形した。当該シートから、4mm×25mmの板を切り出し、試験片を作製した。試験片を固体粘弾性測定装置(例えば、ティー・エイ・インスツルメント社製、型番RSA-G2)に設置し、3点曲げモードによる動的粘弾性測定を行った。測定条件は、温度範囲:10℃~40℃、昇温速度:5℃/min、振動数:10Hz、ひずみ:0.2%、雰囲気:窒素気流中とした。温度25℃における貯蔵弾性率E’(GPa)を表2に示す。
(ガラス転移温度)
樹脂組成物の硬化物の40℃~240℃における線膨張率を測定し、測定により得られた40℃~80℃における接線と、200℃~240℃における接線との交点の温度を硬化物のガラス転移温度(℃)とした。
硬化物の線膨張率は、JIS K 7197:2012に基づいて熱機械分析法(TMA:Thermal Mechanical Analysis)により測定した。具体的には、硬化物の歪みを温度に対してプロットした場合の40℃~240℃における接線の傾きを線膨張率とした。試験荷重は5g、昇温速度は5℃/分として測定を行った。熱機械的分析装置としては、netzsch社のTMA4000SEを使用した。
線膨張率の測定に使用する試験片は、トランスファー成形機により、金型温度175℃、成形圧力6.9MPa、硬化時間90秒の条件で樹脂組成物を成形し、次いで175℃、5時間の条件で後硬化を行うことにより作製した。試験片の形状は4mm×4mm×20mmの直方体形状とした。
樹脂組成物の硬化物の40℃~240℃における線膨張率を測定し、測定により得られた40℃~80℃における接線と、200℃~240℃における接線との交点の温度を硬化物のガラス転移温度(℃)とした。
硬化物の線膨張率は、JIS K 7197:2012に基づいて熱機械分析法(TMA:Thermal Mechanical Analysis)により測定した。具体的には、硬化物の歪みを温度に対してプロットした場合の40℃~240℃における接線の傾きを線膨張率とした。試験荷重は5g、昇温速度は5℃/分として測定を行った。熱機械的分析装置としては、netzsch社のTMA4000SEを使用した。

(成形収縮率)
樹脂組成物を、トランスファー成形機を用いて、成形温度175℃、成形圧力6.9MPa、硬化時間120秒の条件で成形し、板状の成形品(縦127mm、横12.7mm、厚さ6.4mm)を得た。予め測定した25℃における金型のキャビティの長さDと、室温(25℃)における成形品の長さdと、から下記式により成形収縮率(%)を求めた。
成形収縮率(%)=((D-d)/D)×100
樹脂組成物を、トランスファー成形機を用いて、成形温度175℃、成形圧力6.9MPa、硬化時間120秒の条件で成形し、板状の成形品(縦127mm、横12.7mm、厚さ6.4mm)を得た。予め測定した25℃における金型のキャビティの長さDと、室温(25℃)における成形品の長さdと、から下記式により成形収縮率(%)を求めた。

表2に示すように、オキシアルキレン構造を含むシリコーン化合物を原料として用いた実施例の樹脂組成物は、シリコーン化合物を用いなかった比較例1又はオキシアルキレン構造を含まないシリコーン化合物を原料として用いた比較例2の樹脂組成物に比べて樹脂組成物の残渣率が小さかった。以上の結果から、本開示の樹脂組成物は無機粒子の粒子サイズが小さくても無機粒子の分散性に優れていることがわかる。

Claims (5)
- 樹脂成分と、無機粒子と、オキシアルキレン構造を含有する化合物とを含み、前記無機粒子の最大粒子径は5μm以下である、樹脂組成物。
- 前記樹脂成分はエポキシ樹脂を含む、請求項1に記載の樹脂組成物。
- 前記オキシアルキレン構造を含有する化合物はシリコーン化合物を含む、請求項1に記載の樹脂組成物。
- 電子部品装置の封止材として用いるための、請求項1に記載の樹脂組成物。
- 請求項1~請求項4のいずれか1項に記載の樹脂組成物により封止された素子を備える電子部品装置。
