Definitions
- the present invention relates to components for semiconductor manufacturing equipment.
- Patent Document 1 describes an electrostatic chuck assembly including a pack in which an upper pack plate and a lower pack plate are joined together, a cooling plate provided on the lower surface of the lower pack plate, and a fastener for fastening the lower pack plate and the cooling plate.
- the electrostatic chuck assembly is mounted on a mounting plate.
- An example of the upper pack plate is a ceramic plate
- an example of the lower pack plate is a plate of conductive metal matrix composite (MMC), i.e., a composite plate
- MMC conductive metal matrix composite
- the cooling plate is a metal plate.
- MMC material for the lower pack plate is selected to substantially match the coefficient of thermal expansion (CTE) of the upper pack plate over the operating temperature range.
- CTE of the cooling plate is matched to the CTE of the pack.
- Patent Document 1 when the upper pack plate rises from room temperature to a high temperature (for example, 180 to 220°C), the pack, which is a laminate of the upper and lower pack plates, deforms so that the center becomes convex, while the cooling plate attached to the mounting plate can become concave in the center. In that case, the lower pack plate may be pulled downward by the fasteners, causing the lower pack plate to be damaged.
- a high temperature for example, 180 to 220°C
- the present invention was made to solve these problems, and its main purpose is to prevent damage to the composite plate.
- the semiconductor manufacturing equipment member of the present invention comprises: a ceramic plate formed of a ceramic material and having a wafer placement portion on an upper surface thereof; a composite plate formed of a composite material and bonded to a lower surface of the ceramic plate; a cooling plate made of a metal material and provided on a lower surface of the composite plate, the cooling plate having a coolant flow path; a first fastener for fastening the composite plate and the cooling plate; a support plate made of an insulating material and supporting a lower surface of the cooling plate; a second fastener for fastening the cooling plate and the support plate; Equipped with When the ceramic plate is heated from room temperature to a high temperature, the laminate of the ceramic plate and the composite plate is deformed so that the center becomes convex, and the laminate of the cooling plate and the support plate fastened by the first fastener is also deformed so that the center becomes convex. It is something.
- the laminate of the ceramic plate and the composite plate deforms so that the center becomes convex (i.e., the center rises).
- the laminate of the cooling plate and the support plate fastened via the first fastener also deforms so that the center becomes convex. This makes it possible to prevent the composite plate from being pulled downward by the fastener, and prevents the composite plate from being damaged.
- up/down, left/right, front/back are merely relative positional relationships. Therefore, when the orientation of a semiconductor manufacturing equipment component is changed, up/down may become left/right and left/right may become up/down, but such cases are also within the technical scope of the present invention.
- the coefficient of thermal expansion (CTE) of the composite plate may be substantially the same as the CTE of the ceramic plate, and the CTE of the cooling plate may be smaller than the CTE of the support plate.
- the CTE is a value between 20 and 200°C.
- the absolute value of the difference between the CTE of the composite plate and the CTE of the ceramic plate may be 1 x 10 -6 /K or less, and the CTE of the cooling plate may be smaller than the CTE of the support plate by a range of 1 x 10 -6 /K or more and 3 x 10 -6 /K or less.
- the second fasteners may be provided in multiple locations along two or more concentric circles of different diameters.
- the lower surface of the cooling plate is strongly constrained to the support plate, so that deformation of either the support plate or the cooling plate has a large effect on the other.
- the ceramic material may be alumina
- the composite material may be SiSiCTi
- the metal material may be molybdenum
- the insulating material may be alumina.
- the first fastener may be made of titanium. This can further reduce the stress generated at the portion of the composite plate that is fastened by the first fastener.

- the composite plate 30 may be damaged.
- the first laminate L1 will deform so that the center is convex, while the second laminate L2 will be flat. In this case, too, the male thread 62 of the first fastener 60 will pull the female thread 64 of the composite plate 30 downward with great force, which may damage the composite plate 30.
- the laminate (first laminate L1) of the ceramic plate 20 and the composite plate 30 deforms so that the center becomes convex.
- the laminate (second laminate L2) of the cooling plate 50 and the support plate 70 fastened via the first fastener 60 also deforms so that the center becomes convex. Therefore, the composite plate 30 can be prevented from being pulled downward by the first fastener 60, and damage to the composite plate 30 can be prevented.
- the CTE of the composite plate 30 is substantially the same as the CTE of the ceramic plate 20, and the CTE of the cooling plate 50 is smaller than the CTE of the support plate 70. Therefore, when the ceramic plate 20 is heated from room temperature to a high temperature, both the first laminate L1 and the second laminate L2 are deformed so that the center becomes convex.
