 本開示は、電子素子が搭載される基板などに関する。
 特許文献1および特許文献2に開示されているように、電子素子が搭載される基板であって、電子素子から発生する熱を速やかに放散させるために熱伝導率を向上させた基板が知られている。

 〔実施形態1〕
 以下、本開示の一実施形態について、詳細に説明する。図1は、本実施形態におけるモジュール装置1の斜視図である。図2は、モジュール装置1の上面図である。図2では、説明の便宜上、後述するケース11の上面の図示を省略して図示している。図3は、図2のIII-III線の矢視断面図である。以降の説明では、図1におけるX軸方向をモジュール装置1の第2方向(左右方向)、Y軸方向をモジュール装置1の第3方向(前後方向)、Z軸方向をモジュール装置1の第1方向(上下方向)として説明する。また、図1における、+X軸方向を右方向、-X軸方向を左方向、+Y軸方向を後方向、-Y軸方向を前方向、+Z軸方向を上方向、-Z軸方向を下方向として説明する。
 図1~図3に示すように、モジュール装置1は、電子モジュール10と、電子モジュール10が搭載される筐体2とを備えている。筐体2は、例えば、冷却板にて構成されてよい。これにより、電子モジュール10を冷却することができる。モジュール装置1が備える電子モジュールの数は、1つであってもよいし、2つ以上であってもよい。電子モジュール10は、筐体2ではなく、図示しないモジュール基板に搭載されてもよい。
 電子モジュール10は、図2および図3に示すように、ケース11と、固定部材12と、電子装置20とを備えている。
 ケース11は、第2方向(左右方向)の中央部に収容空間11aを有しており、収容空間11aに電子装置20を内部に収容している。ケース11は、固定部材12によって筐体2に固定されている。固定部材12は、例えば、ネジであってもよい。ケース11の素材は、金属であってもよい。
 電子装置20は、図3に示すように、電子素子21と、基板30Aと、金属板22と、ヒートシンク23とを、上から順に備えている。
 本実施形態における電子素子21は、レーザーを出射可能なレーザーダイオードなどによって構成されており、電子装置20は、電子素子21から出射されたレーザーを外部に向けて照射する。
 電子装置20では、電子素子21を作動させた際において発生した熱を基板30Aおよび金属板22を介してヒートシンク23に伝導させ、ヒートシンク23で放熱させる。そのため、基板30Aには、高い放熱性が求められる。また、ヒートシンク23に伝導された熱の一部は、ケース11を介して冷却板にて構成された筐体2に伝導され、筐体2において放熱される。
 基板30Aは、電子素子21を搭載するための電子素子搭載用基板である。基板30Aは、電子素子以外の発熱する部品を搭載するために用いられてもよい。図4は、基板30Aの上面図である。図4では、説明の便宜上、後述する電子素子搭載部41aおよび凹部50を点線で示すとともに、第2面42に形成されている凹部50を、ハッチングを施して図示している。図5は、基板30Aおよび電子素子21を第3方向(前後方向)から見た図である。図5では、凹部50を点線で示している。
 図4および図5に示すように、基板30Aは、基体40Aと、金属部材51と、第1導体膜層31と、第2導体膜層32とを備えている。
 基体40Aは、単層または複数の層からなっていてよい。本実施形態における基体40Aは、図5に示すように単層の絶縁層になっている。基体40Aは、電子素子21が搭載される第1面41と、第1面の反対側に位置する第2面42と、凹部50とを有している。以降の説明では、第1面41に開口を有する凹部50を第1凹部50A、第2面42に開口を有する凹部50を第2凹部50Bと区別して説明する場合がある。第1面41と第2面42とは対向している。第1面41は、図4に示すように、第2方向の中央部に、電子素子21が搭載される電子素子搭載部41aを備えている。
 基体40Aを平面視したときの基体40Aの形状は、特に限定されるものではなく、例えば、矩形、円形などであってよい。本実施形態における基体40Aは、平面視したときに矩形状になっている。本明細書において、「平ら」或いは「平面」との記載は、厳密に平らであることまたは厳密に平面であることを求めない。
 基体40Aは、絶縁性を有していてもよい。この場合、基体40Aの材質は、例えば、窒化アルミニウム質焼結体、酸化アルミニウム質焼結体(アルミナセラミックス)、窒化けい素質焼結体、ムライト質焼結体またはガラスセラミックス焼結体などのセラミックであってよい。基体40Aの材質が窒化アルミニウム質焼結体である場合、基体40Aは、主成分として窒化アルミニウムを含む。この場合、基体40Aの質量を100質量%とした際に、基体40Aは、窒化アルミニウムを80質量%以上含む。基体40Aは、窒化アルミニウムを95質量%以上含んでいてもよい。これにより、基体40Aの熱伝導率を170W/mK以上としやすいため、基体40Aの熱放散性を高くすることができる。
 基体40Aは、第1面41および第2面42のそれぞれに少なくとも1つの凹部50を有している。本実施形態では、基体40Aは、第1面41および第2面42のそれぞれに複数の凹部50を有している。
 凹部50は、キャビティ構造になっていてよい。凹部50の開口部の形状は、基板30Aを第1方向から平面視したときに、円形となっていてもよい。凹部50は、底を有している。
 基体40Aが第1面41および第2面42のそれぞれに複数の凹部50を有している場合、複数の凹部50の配列方法は、特に限定されるものではないが、例えば、図4に示すように、第1面41および第2面42のそれぞれにおいて、隣接する4つの凹部50が矩形の頂点の位置に位置するように配置されていてもよい。換言すれば、複数の凹部50は、第1面41および第2面42のそれぞれにおいて、格子状の位置に配列してもよい。これにより、基板30Aを平面視したときに、複数の凹部50が均等に配置しているため、基板30Aの放熱性にばらつきが生じにくくなる。
 第1面41に設けられた第1凹部50Aは、図5に示すように、第1面41と第2面42とに直交する第1方向(すなわち、上下方向)に平行な平面で切断した断面において、第1面41からの距離が大きくなるにつれて細くなっていてもよい。換言すれば、第1凹部50Aは、第1方向に平行な平面で切断した断面において、第1凹部50Aが設けられている第1面41からの距離が大きくなるにつれて第2方向の幅が小さくなっていてもよい。第1凹部50Aの形状は、図5に示すように、第1方向に切断した断面において、第1面41から第2面42に向けて凸形状の曲線形状となっていてもよい。例えば、第1凹部50Aの、第1方向に平行な平面で切断した断面の形状は、楕円形の半球形状となっていてもよい。
 第2面42に設けられた第2凹部50Bは、図5に示すように、第1方向に平行な平面で切断した断面において、第2面42からの距離が大きくなるにつれて細くなっていてもよい。換言すれば、第2凹部50Bは、第1方向に平行な平面で切断した断面において、第2凹部50Bが設けられている第2面42からの距離が大きくなるにつれて第2方向の幅が小さくなっていてもよい。第2凹部50Bの形状は、図5に示すように、第1方向に切断した断面において、第2面42から第1面41に向けて凸形状の曲線形状となっていてもよい。
 凹部50は、第1面41または第2面42に対してブラスト加工を施すことにより形成することができる。ブラスト加工して凹部50を形成することにより、図5に示すように、凹部50の内面を曲面形状に形成することができる。
 本実施形態では、基体40Aを平面視したときの複数の凹部50の開口面積は、同一となっているが、これに限られるものではなく、複数の凹部50の開口面積は、互いに異なっていてもよい。複数の凹部50の開口面積が同一でない例については、実施形態2において説明する。本実施形態では、複数の凹部50の深さは同一となっているが、これに限られるものではなく、複数の凹部50の深さは、互いに異なっていてもよい。
 本開示における基板30Aでは、第1面41および第2面42のそれぞれに凹部50が形成されていれば凹部50の形状は、上記の形状に限定されるものではない。凹部50の形状は、例えば、円柱形状になっていてもよい。
 凹部50の内部には、基体40Aの熱伝導率よりも高い熱伝導率を有する金属部材51が充填されている。金属部材51は、基体40Aよりも高い熱伝導率を有していれば特に限定されるものではなく、例えば、基体40Aの材質が窒化アルミニウム質焼結体である場合、銅、銅-タングステン、銅-モリブデン、アルミニウムなどであってよい。凹部50の内部に金属部材51が充填されていることにより、基板30Aの熱伝導性を向上させることができる。凹部50への金属部材51の充填は、電解めっき法などのめっき法、またはメタライズ法を用いることができる。以降の説明では、第1凹部50Aの内部に位置する金属部材51を第1金属部材51A、第2凹部50Bの内部に位置する金属部材51を第2金属部材51Bと区別して説明する場合がある。
 基体40Aは、平面透視したときに、第1方向に垂直な少なくとも1つの方向において、第1面41に形成された第1凹部50Aと、第2面42に形成された第2凹部50Bとが交互に配置されていてもよい。本実施形態における基体40Aでは、図4に示す直線L上に、第1凹部50Aの開口の中心と、第2凹部50Bの開口の中心とが交互に配置されている。上記構成になっていることにより、第1面41および第2面42において複数の凹部50が均等に配置されるため、基体40Aの全体の放熱性にばらつきが生じにくくなる。また、上記構成になっていることにより、基板30Aを平面透視したときに、第1面41に設けられた第1凹部50Aが、第2面42に設けられた第2凹部50Bとは重ならない領域に設けることができる。これにより、第1導体膜層31と第2導体膜層32とが電気的に接続しないようにすることができる。本明細書において、「垂直」との記載は、厳密に垂直であることを求めない。
 基体40Aは、第1方向に対して垂直な方向から平面透視したときに、第1凹部50Aの一部が第2凹部50Bと重なる、少なくとも一組の凹部50を有していてもよい。当該構成は、例えば、図5に示すように、第1面41に形成された第1凹部50Aが基体40Aの第1方向の中央よりも深く形成されるとともに、第2面42に形成された第2凹部50Bが基体40Aの第1方向の中央よりも深く形成されることにより実現されてよい。当該構成によれば、基体40Aに形成される凹部50の体積を大きくできるので、基板30Aの熱伝導率を向上させることができる。

 第1導体膜層31は、第1面41に形成され、基体40Aの熱伝導率よりも高い熱伝導率を有している。第1導体膜層31は、基体40Aよりも高い熱伝導率を有していれば特に限定されるものではなく、例えば、基体40Aの材質が窒化アルミニウム質焼結体である場合、銅、銅-タングステン、銅-モリブデン、アルミニウムなどであってよい。第1導体膜層31が第1面41上に形成されていることにより、基板30Aの熱伝導性を向上させることができる。第1面41への第1導体膜層31の形成は、電解めっき法などのめっき法、またはメタライズ法を用いることができる。上述のように、第1面41の表面に図示しない薄膜層を有していてもよい。第1導体膜層31と金属部材51とが同じ材料で形成、例えば、第1導体膜層31と金属部材51とが銅で形成されていると、第1導体膜層31から金属部材51へと良好に伝熱させることができる。電子素子21は、In、Au-Snなどの接合材によって、一方の第1導体膜層31に固定された後、ボンディングワイヤなどの接続部材33を介して電子素子21の電極と他方の第1導体膜層31とが電気的に接続されることによって基板30Aに搭載されている。
 第1導体膜層31の上面には、めっき層が形成されていてもよい。めっき層は、ニッケル、銅、金、銀などの、耐食性および接続部材33との接続性に優れる金属で構成されてよい。めっき層は、例えば、厚さ0.5~5μmのニッケルめっき層と、0.1~3μmの金めっき層とが順次被着されることによって形成されてよい。これにより、第1導体膜層31が腐食する可能性を低減できるとともに、第1導体膜層31と電子素子21との固着、および第1導体膜層31と接続部材33との接合を強固にできる。
 第2導体膜層32は、基体40Aの第2面42に位置している。第2導体膜層32は、第1導体膜層31と同じ材質および構成を有していてもよい。第2導体膜層32は、金属板22と接合するために用いられる。第2導体膜層32と金属部材51とが同じ材料で形成、例えば、第2導体膜層32と金属部材51とが銅で形成されていると、金属部材51から第2導体膜層32へと良好に伝熱させることができる。
 ここで、第1面41に設けられた複数の第1凹部50Aに充填される第1金属部材51Aの体積と第1導体膜層31の体積との和が、第2面42に設けられた複数の第2凹部50Bに充填される第2金属部材51Bの体積と第2導体膜層32の体積との和と大きく異なっている場合、基体40Aの熱膨張率と金属部材51の熱膨張率との差に起因して、基体40Aが反ってしまう。そのため、基板30Aでは、第1面41に設けられた複数の第1凹部50Aに充填される第1金属部材51Aの体積と第1導体膜層31の体積の和が、第2面42に設けられた複数の第2凹部50Bに充填される第2金属部材51Bの体積と第2導体膜層32の体積との和の90体積%以上110体積%以下となるように設定してもよい。これにより、基体40Aの反り量を小さくすることができる。基板30Aが第1導体膜層31および第2導体膜層32をともに備えない場合には、第1面41に設けられた複数の第1凹部50Aに充填される第1金属部材51Aの体積の和が、第2面42に設けられた複数の第2凹部50Bに充填される第2金属部材51Bの体積の和の90体積%以上110体積%以下となるように設定してもよい。
 以上のように、本実施形態における基板30Aでは、基体40Aは金属部材51が充填された複数の凹部50を第1面41および第2面42に有している。これにより、第1面41および第2面42の一方の面のみに凹部50が形成された基体と比べて基体40Aに含まれる金属部材51の体積を大きくすることができる。その結果、基板30Aの熱伝導率を向上させることができる。また、電子素子21が搭載される第1面41に、上下方向に平行な平面で切断した断面において第1面41からの距離が大きくなるにつれて前後方向における幅が小さくなっている凹部50が形成されていてもよい。
 本実施形態における基板30Aは、電子素子21が搭載される第1面41および第2面42に、凹部50が形成されている。凹部50は、第1方向に平行な平面で切断した断面において第1面41または第2面42からの距離が大きくなるにつれて第2方向の幅が小さくなっている。換言すれば、凹部50の径は、第1方向に平行な平面で切断した断面において第1面41または第2面42からの距離が大きくなるにつれて小さくなっている。これにより、例えば、凹部50が直方体形状である場合に比べて、凹部50の表面積を大きくすることができる。その結果、第1面41側の金属部材51から基体40A、および基体40Aから第2面42側の金属部材51へ熱を移動させやすくなっている。これにより、基板30Aの熱伝導率を高くすることができる。
 凹部50の形状は、図5に示すように、第1方向に切断した断面において凹部50が形成された面から反対側の面に向けて凸形状の曲線形状となっている。これにより、第1方向の荷重が基板30Aに印加されたときに、凹部50が形成されている面に印加される応力を分散させることができる。その結果、基板30Aが破損する可能性を低減することができる。
 基板30Aでは、第1面41側に形成された第1凹部50Aに充填された第1金属部材51Aは、図5に示すように、第1導体膜層31と接している。これにより、電子素子21から第1導体膜層31に伝導された熱を第1金属部材51Aに伝導しやすくなっている。また、第2面42側に形成された第2凹部50Bに充填された第2金属部材51Bは、図5に示すように、第2導体膜層32と接している。これにより、基体40Aに伝熱された熱を、第2金属部材51Bを介して第2導体膜層32に伝導しやすくなっている。このため、基板30Aの熱伝導性を向上させることができる。
 本実施形態における基板30Aは、電子素子21として、レーザーダイオードを搭載していたが、基板30Aに搭載される電子素子は、レーザーダイオードに限定されるものではない。例えば、基板30Aに搭載される電子素子は、ICチップまたはLSIチップなどの半導体素子であってもよいし、水晶振動子または圧電振動子などの圧電素子などであってよい。
 〔実施形態2〕
 本開示の他の実施形態について、以下に説明する。説明の便宜上、上記実施形態にて説明した部材と同じ機能を有する部材については、同じ符号を付記し、その説明を繰り返さない。
 図6は、本実施形態における基板30Bの上面図である。図6では、説明の便宜上、電子素子搭載部41aおよび凹部50を点線で示すとともに、第2面42に形成されている凹部50を、ハッチングを施して図示している。図7は、基板30Bおよび電子素子21を第3方向(前後方向)から見た図である。図7では、凹部50を点線で示している。
 図6および図7に示すように、基板30Bは、実施形態1における基体40Aに代えて基体40Bを備えている。
 基体40Bは、金属部材51が充填された複数の凹部50が第1面41および第2面42にそれぞれ形成されている。基体40Bでは、第2方向において凹部50が形成される位置が中央部から外側に向かうにつれて、凹部50の開口径が小さくなっている。これにより、基板30Bでは、平面視したときに、第2方向の外側から電子素子搭載部41aに向かうにつれて凹部50の開口面積が大きくなっている。換言すれば、平面視したときに、電子素子搭載部41aまたは電子素子搭載部41aに近い領域に設けられた凹部50の開口面積が、電子素子搭載部41aから遠い領域に設けられた凹部50の開口面積よりも大きくなっている。
 上記の構成を有することにより、基体40Bでは、開口面積が大きい凹部50が形成された電子素子搭載部41aまたは電子素子搭載部41aに近い領域において、第1面41から基体40Bの内部へ熱を伝えやすくなっているとともに、基体40Bの内部から第2面42へ熱を伝えやすくなっている。換言すれば、基板30Bでは、外側よりも電子素子搭載部41a付近の熱伝導率が高くなっている。これにより、電子素子21から伝導された熱を効率的に金属板22に伝えやすくなっており、電子素子21の温度を低下させやすくなっている。電子素子21のサイズまたは形状により電子素子21が基板30Bの第1面41における第3方向の中央部のみに搭載される場合、この場合、基体40Bは、第1面41の第3方向の中央部から外側に向かうにつれて、凹部50の開口径が小さくなっていてもよい。
 〔実施形態3〕
 本開示の他の実施形態について、以下に説明する。図8は、本実施形態における基板30Cの上面図である。図8では、説明の便宜上、第2面42に形成されている凹部50を、ハッチングを施して図示している。図9は、基板30Cおよび電子素子21を第3方向から見た図である。図9では、凹部50を点線で示している。
 図8および図9に示すように、基板30Cは、実施形態1における基体40Aに代えて基体40Cを備えている。
 基体40Cは、金属部材51が充填された複数の凹部50を第1面41および第2面42に有している。本実施形態における基体40Cでは、図9に示すように、発熱源である電子素子21からの距離が第1面41よりも遠い位置に位置する第2面42に設けられた第2凹部50Bの深さが、第1面に設けられた第1凹部50Aの深さよりも深くなっている。これにより、第1面41に設けられた第1凹部50Aと第2面42に設けられた第2凹部50Bとの距離を小さくすることができるため、第1凹部50Aに充填された第1金属部材51Aから第2凹部50Bに充填された第2金属部材51Bへ熱を伝達しやすくなる。その結果、基板30Cの放熱性を向上させることができる。第1凹部50Aの深さとは、第1面41から第1凹部50Aの底部までの距離を示し、第2凹部50Bの深さとは、第2面42から第2凹部50Bの底部までのZ軸方向の距離を示す。
 実施形態1において説明したように、第1面41に設けられた複数の第1凹部50Aに充填される第1金属部材51Aの体積と第1導体膜層31の体積との和が、第2面42に設けられた複数の第2凹部50Bに充填される第2金属部材51Bの体積と第2導体膜層32の体積との和と大きく異なっている場合、基体40Cが反ってしまう。そのため、本実施形態における基体40Cは、図9に示すように、第2面42に形成される第2凹部50Bの開口面積が、第1面41に形成される第1凹部50Aの開口面積よりも小さくなるように構成されてもよい。これにより、第1面41に形成される第1凹部50Aの体積と、第2面42に形成される第2凹部50Bの体積とが大きく異ならないようにすることができる。これにより、基体40Cの反り量を小さくすることができる。
 〔実施形態4〕
 本開示の他の実施形態について、以下に説明する。図10は、本実施形態における基板30Dの上面図である。図11は、図10のXI-XI線の矢視断面図である。図12は、図10のXII-XII線の矢視断面図である。
 図10~図12に示すように、基板30Dは、実施形態1における基体40Aに代えて基体40Dを備えている。
 基体40Dは、金属部材51が充填された複数の凹部60が第1面41および第2面42のそれぞれに形成されている。凹部60は、図10および図11に示すように、第1方向に対して垂直な方向である第2方向に延びたスリットである。凹部60は、図10に示すように、基体40Dを平面透視したときに、第1導体膜層31と重なる領域に設けられてよい。本実施形態における凹部60は、第2方向の長さが第1導体膜層31の第2方向の長さと同じ長さとなるように形成されているが、第1導体膜層31の第2方向の長さよりも短くてもよい。以降の説明では、第1面41に開口を有する凹部60を第1凹部60A、第2面42に開口を有する凹部60を第2凹部60Bと区別して説明する場合がある。
 図12に示すように、第1面41に設けられた第1凹部60Aは、第2方向に垂直な平面で切断した断面の形状が、第1面41からの距離が大きくなるにつれて第3方向の長さが小さくなっていてもよい。これにより、例えば、第2方向に垂直な平面で切断した断面の形状が矩形状である場合に比べて、第1凹部60Aの表面積を大きくすることができる。その結果、第1金属部材51Aから基体40Dへ熱を移動させやすくなっている。これにより、基板30Dの熱伝導率を高くすることができる。
 第2面42に設けられた第2凹部60Bは、第2方向に垂直な平面で切断した断面の形状が、第2面42からの距離が大きくなるにつれて第3方向の長さが小さくなっていてもよい。スリットは、上記実施形態と同様に、基体40Dの第1面41および第2面42に対してブラスト加工を施すことにより形成することができる。
 基体40Dでは、図10に示すように、平面透視したときに、第1面41に設けられた第1凹部60Aは、第2面42に設けられた第2凹部60Bとは重ならない領域に設けられていてもよい。これにより、第1導体膜層31と第2導体膜層32とが電気的に接続しないようにすることができる。
 本実施形態における凹部60は、第2方向(左右方向)に延びたスリットであったが、これに限られない。凹部60は、上下方向に垂直な方向であればどの方向に延びたスリットであってよく、例えば、第3方向(前後方向)に延びたスリットであってもよい。
 本開示における基板30Dでは、第1面41および第2面42のそれぞれに凹部60が形成されていれば凹部60の形状は、上記の形状に限定されるものではない。凹部60の形状は、例えば、長手方向に垂直な断面が、矩形状になっていてもよいし、三角形状になっていてもよい。
 本実施形態における基板30Dでは、第1面41および第2面42に形成される凹部は、スリットであったがこれに限られるものではない。本開示の一態様の基板では、第1面41および第2面42のうちの一方の面にキャビティ構造の凹部50が形成されるとともに、他方の面にスリット構造の凹部60が形成されてもよい。
 〔実施形態5〕
 本開示の他の実施形態について、以下に説明する。図13は、本実施形態における基板30Eの上面図である。図13では、説明の便宜上、電子素子搭載部41aおよび凹部50を点線で示すとともに、第2面42に形成されている凹部50を、ハッチングを施して図示している。図14は、基板30Eおよび電子素子21を第3方向(前後方向)から見た図である。図14では、凹部50を点線で示している。
 図10~図12に示すように、基板30Eは、実施形態1における基体40Aに代えて基体40Eを備えている。
 基体40Eは、金属部材51が充填された複数の凹部50が第1面41および第2面42のそれぞれに形成されている。凹部50は、図13および図14に示すように、第1方向に沿って延伸する直方体形状となっている。凹部50の内部には、基体40Eの熱伝導率よりも高い熱伝導率を有する金属部材51が充填されている。
 上記の構成を有することにより、本実施形態における基板30Eでは、基体40Eは金属部材51が充填された複数の凹部50を第1面41および第2面42に有している。これにより、第1面41および第2面42の一方の面のみに凹部50が形成された基体と比べて基体40Eに含まれる金属部材51の体積を大きくすることができる。その結果、基板30Eの熱伝導率を向上させることができる。
 本実施形態では、基体40Eを平面視したときの複数の凹部50の開口面積は、同一となっているが、これに限られるものではなく、複数の凹部50の開口面積は、互いに異なっていてもよい。本実施形態では、複数の凹部50の深さは同一となっているが、これに限られるものではなく、複数の凹部50の深さは、互いに異なっていてもよい。
 本開示の態様1に係る基板は、第1面、前記第1面の反対側に位置する第2面、前記第1面に開口する少なくとも1つの第1凹部、および、前記第2面に開口を有する少なくとも1つの第2凹部を含む基体と、前記第1凹部の内部に位置する第1金属部材と、前記第2凹部の内部に位置する第2金属部材と、を備え、前記第1金属部材の熱伝導率および前記第2金属部材の熱伝導率は、前記基体の熱伝導率よりも高い。
 本開示の態様2に係る基板は、上記の態様1において、前記基体は、複数の前記第1凹部および複数の第2凹部を有してもよい。
 本開示の態様3に係る基板は、上記の態様1または2において、前記第1凹部および前記第2凹部の少なくとも一方は、平面視にて開口部の形状が円形であってよい。
 本開示の態様4に係る基板は、上記の態様1から3のいずれかにおいて、前記基体は、複数の前記第1凹部および複数の前記第2凹部を有し、前記第1凹部は、前記第1面において格子状に配列されて設けられており、前記第2凹部は、前記第2面において格子状に配列されて設けられていてもよい。
 本開示の態様5に係る基板は、上記の態様4において、前記基板を平面透視したときに、前記第1面と前記第2面とに直交する第1方向に垂直な少なくとも1つの方向において、前記第1凹部と前記第2凹部とが交互に配置されている構成であってもよい。
 本開示の態様6に係る基板は、上記の態様1から5のいずれかにおいて、前記基板を平面透視したときに、前記第1凹部は、前記第2凹部とは重ならない構成であってもよい。
 本開示の態様7に係る基板は、上記の態様1から6のいずれかにおいて、前記第1面と前記第2面とに直交する第1方向に対して垂直な方向から透視したときに、前記第1凹部の一部が、前記第2凹部と重なる構成であってもよい。
 本開示の態様8に係る基板は、上記の態様1から7のいずれかにおいて、前記第1凹部の内部に充填されている前記第1金属部材の体積の和は、前記第2凹部の内部に充填されている前記第2金属部材の体積の和の90体積%以上110体積%以下である構成であってもよい。
 本開示の態様9に係る基板は、上記の態様1から7のいずれかにおいて、前記第1面に位置する第1導体膜層と、前記第2面に位置する第2導体膜層と、をさらに備え、前記第1凹部の内部に充填されている前記第1金属部材の体積と前記第1導体膜層の体積との和は、前記第2凹部の内部に充填されている前記第2金属部材の体積と前記第2導体膜層の体積との和の90体積%以上110体積%以下である構成であってもよい。
 本開示の態様10に係る基板は、上記の態様1から9のいずれかにおいて、前記第1面と前記第2面とに直交する第1方向に切断した少なくとも1つの断面において、前記第1凹部の前記第1面に平行な方向における幅は、前記第1面からの距離が大きくなるにつれて小さくなっており、前記第2凹部の前記第1面に平行な方向における幅は、前記第2面からの距離が大きくなるにつれて小さくなっていてもよい。
 本開示の態様11に係る基板は、上記の態様10において、前記第1凹部および前記第2凹部の形状は、前記第1方向に切断した少なくとも1つの断面において、前記第1面および前記第2面のうち当該第1凹部または第2凹部が設けられている面から反対側の面に向けて曲線形状であってもよい。
 本開示の態様12に係る基板は、上記の態様1から11のいずれかにおいて、前記基体は、前記第1面に電子素子搭載部を備えており、前記第2凹部の開口面積は、前記第1凹部の開口面積よりも小さい構成であってもよい。
 本開示の態様13に係る基板は、上記の態様1から12のいずれかにおいて、前記基体は、前記第1面に電子素子搭載部を備えており、前記第2凹部の深さは、前記第1凹部の深さよりも深い構成であってもよい。
 本開示の態様14に係る基板は、上記の態様1および6~13のいずれかにおいて、前記第1凹部および前記第2凹部の少なくとも一方は、前記第1面と前記第2面とが対向する第1方向に対して垂直な第2方向に延びたスリットであってもよい。
 本開示の態様15に係る基板は、上記の態様14において、前記基板を平面透視したときに、前記第1凹部は、前記第2凹部とは重ならない構成であってもよい。
 本開示の態様16に係る電子装置は、上記の態様1から15のいずれかに記載の基板に電子素子が搭載されている。
 本開示の態様17に係る電子モジュールは、上記の態様16に記載の電子装置がケースに収容されている。
 本開示の態様18に係るモジュール装置は、上記の態様17に記載の電子モジュールがモジュール基板または筐体に搭載されている。

Claims (18)

  1.  第1面、前記第1面の反対側に位置する第2面、前記第1面に開口する少なくとも1つの第1凹部、および、前記第2面に開口を有する少なくとも1つの第2凹部を含む基体と、
     前記第1凹部の内部に位置する第1金属部材と、
     前記第2凹部の内部に位置する第2金属部材と、を備え、
     前記第1金属部材の熱伝導率および前記第2金属部材の熱伝導率は、前記基体の熱伝導率よりも高い、基板。
  2.  前記基体は、複数の前記第1凹部および複数の第2凹部を有する、請求項1に記載の基板。
  3.  前記第1凹部および前記第2凹部の少なくとも一方は、平面視にて開口部の形状が円形である請求項1または2に記載の基板。
  4.  前記基体は、複数の前記第1凹部および複数の前記第2凹部を有し、
     前記第1凹部は、前記第1面において格子状に配列されて設けられており、
     前記第2凹部は、前記第2面において格子状に配列されて設けられている、請求項1から3のいずれか1項に記載の基板。
  5.  前記基板を平面透視したときに、前記第1面と前記第2面とに直交する第1方向に垂直な少なくとも1つの方向において、前記第1凹部と前記第2凹部とが交互に配置されている、請求項4に記載の基板。
  6.  前記基板を平面透視したときに、前記第1凹部は、前記第2凹部とは重ならない、請求項1から5のいずれか1項に記載の基板。
  7.  前記基体は、前記第1面と前記第2面とに直交する第1方向に対して垂直な方向から透視したときに、前記第1凹部の一部が、前記第2凹部と重なる、請求項1から6のいずれか1項に記載の基板。
  8.  前記第1凹部の内部に充填されている前記第1金属部材の体積の和は、前記第2凹部の内部に充填されている前記第2金属部材の体積の和の90体積%以上110体積%以下である、請求項1から7のいずれか1項に記載の基板。
  9.  前記第1面に位置する第1導体膜層と、
     前記第2面に位置する第2導体膜層と、をさらに備え、
     前記第1凹部の内部に充填されている前記第1金属部材の体積と前記第1導体膜層の体積との和は、前記第2凹部の内部に充填されている前記第2金属部材の体積と前記第2導体膜層の体積との和の90体積%以上110体積%以下である、請求項1から7のいずれか1項に記載の基板。
  10.  前記第1面と前記第2面とに直交する第1方向に切断した少なくとも1つの断面において、前記第1凹部の前記第1面に平行な方向における幅は、前記第1面からの距離が大きくなるにつれて小さくなっており、前記第2凹部の前記第1面に平行な方向における幅は、前記第2面からの距離が大きくなるにつれて小さくなっている、請求項1から9のいずれか1項に記載の基板。
  11.  前記第1凹部および前記第2凹部の形状は、前記第1方向に切断した少なくとも1つの断面において、前記第1面および前記第2面のうち当該第1凹部または第2凹部が設けられている面から反対側の面に向けて曲線形状である、請求項10に記載の基板。
  12.  前記基体は、前記第1面に電子素子搭載部を備えており、
     前記第2凹部の開口面積は、前記第1凹部の開口面積よりも小さい、請求項1から11のいずれか1項に記載の基板。
  13.  前記基体は、前記第1面に電子素子搭載部を備えており、
     前記第2凹部の深さは、前記第1凹部の深さよりも深い、請求項1に記載の基板。
  14.  前記第1凹部および前記第2凹部の少なくとも一方は、前記第1面と前記第2面とが対向する第1方向に対して垂直な第2方向に延びたスリットである、請求項1から12のいずれか1項に記載の基板。
  15.  前記基板を平面透視したときに、前記第1凹部は、前記第2凹部とは重ならない、請求項14に記載の基板。
  16.  請求項1から15のいずれか1項に記載の基板に、電子素子が搭載された電子装置。
  17.  請求項16に記載の電子装置がケースに収容されている電子モジュール。
  18.  請求項17に記載の電子モジュールがモジュール基板または筐体に搭載されたモジュール装置。
