Description

ルテニウム錯体、その製造方法、及びルテニウム含有薄膜の製造方法
 本発明は、半導体素子の製造用原料として有用なルテニウム錯体及びその製造方法、該ルテニウム錯体を用いたルテニウム含有薄膜の製造方法に関する。
 ルテニウムは、高い導電性を示すこと、導電性酸化物が形成可能であること、仕事関数が高いこと、エッチング特性にも優れること、銅との格子整合性に優れることなどの特長を持つため、DRAMなどのメモリー電極、ゲート電極、銅配線シード層/密着層、配線などの材料として注目を集めている。次世代の半導体デバイスには、記憶容量や応答性をさらに向上させる目的のため、高度に細密化され、かつ高度に三次元化されたデザインが採用されている。したがって次世代の半導体装置を構成する材料としてルテニウムを使用するためには、三次元化された基板上に数ナノ~数十ナノメートル程度の厚みのルテニウム含有薄膜を均一に形成する技術の確立が必要とされている。三次元化された基板上に金属薄膜を作製するための技術としては、原子層蒸着法(ALD法)や化学気相蒸着法(CVD法)など、化学反応に基づく気相蒸着法の活用が有力視されている。次世代のDRAM下部電極や銅配線シード層/密着層としてルテニウムが使用される場合、下地にはバリアメタルとして窒化チタンや窒化タンタルなどが採用される見込みである。ルテニウム含有薄膜を作製する際にバリアメタルが酸化されると、バリア性能の劣化、抵抗値の上昇に起因するトランジスタとの導通不良、及び配線間容量の増加に起因する応答性の低下などの問題が生じる。これらの問題を回避するため、酸素やオゾンなどの酸化性ガスを用いない条件下において、ルテニウム含有薄膜の作製を可能とする材料が求められている。さらに近年の半導体素子の微細化により、緻密かつ連続性に優れた極薄膜を形成するため、低温成膜(200℃周辺)が求められている。
 特許文献1には、本発明のルテニウム錯体(1)に類似の構造を持つ化合物として、トリカルボニル(η-ブタ-1,3-ジエン)ルテニウム、トリカルボニル(η-2,3-ジメチルブタ-1,3-ジエン)ルテニウム、トリカルボニル(η-シクロヘキサ-1,3-ジエン)ルテニウムが記載されている。しかし、シリルオキシ基を持つη-ジエン錯体については記載が無い。

 本発明は、酸化性ガスを用いない低温条件下でルテニウム含有薄膜を作製するのに有用なルテニウム錯体、該ルテニウム錯体の製造方法及びルテニウム含有薄膜の製造方法を提供することを課題とする。
 本発明者らは上記の課題を解決すべく鋭意検討した結果、一般式(1)で示されるルテニウム錯体が、酸化性ガスを用いない低温条件下でルテニウム含有薄膜を作製するための材料として有用なことを見出し、本発明を完成するに至った。
 すなわち本発明は、以下の実施形態を含むものである。

 本発明のルテニウム錯体(1)を材料として用いることにより、酸化性ガスを用いない低温条件下でルテニウム含有薄膜を作製することが出来る。

 R及びRで表される炭素数1~4のアルキル基としては、直鎖状、分岐状及び環状のいずれでも良く、具体的にはメチル基、エチル基、プロピル基、イソプロピル基、シクロプロピル基、ブチル基、イソブチル基、sec-ブチル基、tert-ブチル基、シクロブチル基などを例示することが出来る。本発明のルテニウム錯体(1)がCVD材料やALD材料として好適な蒸気圧及び熱安定性を持つ点で、R及びRは各々独立に、水素原子又はメチル基が好ましく、水素原子が更に好ましい。

 次に本発明のルテニウム錯体(1)の製造方法について説明する。
 本発明のルテニウム錯体(1)は、以下の製造方法1により製造することができる。
 製造方法1は、ドデカカルボニル三ルテニウム(2)と、シリルオキシジエン(3)とを反応させることによりルテニウム錯体(1)を製造する方法である。
 製造方法1
(式中、R~Rは一般式(1)のR~Rと同意義を表す。)。
 シリルオキシジエン(3)におけるR~Rは一般式(1)のR~Rと同意義であり、本発明のルテニウム錯体(1)がCVD材料やALD材料として好適な蒸気圧及び熱安定性を持つ点で、R及びRは各々独立に、水素原子又はメチル基が好ましく、水素原子が更に好ましい。R及びRは水素原子であるか又は一体となってメチレン基又はエチレン基を形成するのが好ましく、水素原子であるか又は一体となってエチレン基を形成するのが更に好ましく、水素原子であることが殊更好ましい。R、R及びRは各々独立に、メチル基又はエチル基が好ましく、メチル基が更に好ましい。
 シリルオキシジエン(3)の具体例としては、
などを挙げることが出来る。本発明のルテニウム錯体(1)の収率が良い点で、(3-2)、(3-3)、(3-8)、(3-14)、(3-15)、(3-20)、(3-38)、(3-39)、(3-44)、(3-62)、(3-63)、(3-68)、(3-74)、(3-75)、(3-80)、(3-86)、(3-87)、(3-92)、(3-134)、(3-135)、(3-140)、(3-146)、(3-147)、(3-152)が好ましく、(3-2)、(3-3)、(3-8)、(3-14)、(3-15)、(3-20)、(3-38)、(3-39)、(3-44)、(3-62)、(3-63)、(3-68)、(3-74)、(3-75)、(3-80)、(3-86)、(3-87)、(3-92)が更に好ましく、(3-2)、(3-3)、(3-8)、(3-14)、(3-15)、(3-20)が殊更好ましい。
 シリルオキシジエン(3)の入手方法としては、市販の製品を入手するほか、Chemical Communications,第58巻,1780ページ(2022年)、Journal of Organic Chemistry,第54巻,4553ページ(1989年)、Organic Letters,第11巻,4842ページ(2009年)、Dalton Transactions,第41巻,13862ページ(2012年)などに記載の製造方法を挙げることが出来る。
 製造方法1は、ルテニウム錯体(1)の収率が良い点で、不活性ガス中で実施することが好ましい。該不活性ガスとして具体的には、ヘリウム、ネオン、アルゴン、クリプトン、キセノン、窒素ガスなどを例示することが出来、アルゴン又は窒素ガスが更に好ましい。
 製造方法1は、ルテニウム錯体(1)の収率が良い点で、有機溶媒中で実施することが好ましい。製造方法1を有機溶媒中で実施する場合、該有機溶媒として具体的には、ペンタン、ヘキサン、ヘプタン、オクタン、シクロヘキサン、メチルシクロヘキサン、エチルシクロヘキサン、石油エーテルなどの脂肪族炭化水素、ジエチルエーテル、ジイソプロピルエーテル、ジブチルエーテル、シクロペンチルメチルエーテル、シクロペンチルエチルエーテル、テトラヒドロフラン、ジオキサン、1,2-ジメトキシエタンなどのエーテル、ベンゼン、トルエン、キシレン、エチルベンゼン、プロピルベンゼン、イソプロピルベンゼン、ブチルベンゼン、2-メチルプロピルベンゼン、1-メチルプロピルベンゼン、tert-ブチルベンゼン、1,3,5-トリメチルベンゼン(メシチレン)などの芳香族炭化水素などを例示することが出来る。これら有機溶媒のうち一種類を単独で用いることが出来、複数を任意の比率で混合して用いることも出来る。ルテニウム錯体(1)の収率が良い点で、有機溶媒としては芳香族炭化水素が好ましく、トルエンが更に好ましい。
 次に製造方法1を実施するときのドデカカルボニル三ルテニウム(2)とシリルオキシジエン(3)のモル比に関して説明する。ドデカカルボニル三ルテニウム(2)1モルに対して3モル以上のシリルオキシジエン(3)を用いることによって、ルテニウム錯体(1)を製造することが出来る。好ましくはドデカカルボニル三ルテニウム(2)1モルに対して10モル以上のシリルオキシジエン(3)を用いることによって、収率良くルテニウム錯体(1)を製造することが出来る。
 また製造方法1を実施するときの反応温度及び反応時間に関して説明する。具体例としては、50℃から180℃の温度範囲から適宜選択した反応温度において、5時間から120時間の範囲から適宜選択した反応時間を選択することによってルテニウム錯体(1)を収率良く製造することが出来る。
 製造方法1によって製造したルテニウム錯体(1)は、当業者に一般的な金属錯体の精製方法により精製することが出来る。具体的な精製方法としては、ろ過、抽出、遠心分離、デカンテーション、蒸留、昇華、結晶化、カラムクロマトグラフィーなどを挙げることが出来る。
 次に、ルテニウム錯体(1)を気化させ、該ルテニウム錯体を基板上で分解することを特徴とする、ルテニウム含有薄膜の作製方法について詳細に説明する。
 ルテニウム含有薄膜を作製する方法としては、当業者が金属含有薄膜を作製するのに用いる通常の技術手段を例示することが出来る。具体的には、化学反応に基づく気相蒸着法、並びにディップコート法、スピンコート法又はインクジェット法などの溶液法などを例示することが出来る。本明細書中では、化学反応に基づく気相蒸着法とは、一般式(1)で示されるルテニウム錯体を気化させ、基板上で分解することによりルテニウム含有薄膜を作製する方法であり、具体的には熱CVD法、プラズマCVD法、光CVD法などのCVD法や、ALD法などを含む。三次元化された構造を持つ基板の表面にも均一にルテニウム含有薄膜を形成しやすい点で、化学反応に基づく気相蒸着法が好ましく、CVD法又はALD法が更に好ましい。CVD法は成膜速度が良好な点でとりわけ好ましく、またALD法は段差被覆性が良好な点でとりわけ好ましい。例えばCVD法又はALD法によりルテニウム含有薄膜を作製する場合、ルテニウム錯体(1)を気化させて反応チャンバーに供給し、反応チャンバー内に備え付けた基板上でルテニウム錯体(1)を分解することにより、該基板上にルテニウム含有薄膜を作製することが出来る。ルテニウム錯体(1)を分解する方法としては、当業者が金属含有薄膜を作製するのに用いる通常の技術手段を挙げることが出来る。具体的にはルテニウム錯体(1)と反応ガスとを反応させる方法や、ルテニウム錯体(1)に熱、プラズマ、光などを作用させる方法などを例示することが出来る。
 反応ガスを用いる場合、用いることが出来る反応ガスとしては、還元性ガスや酸化性ガスを例示することが出来る。還元性ガスの具体例としては、水素、アンモニア、メチルアミン、エチルアミン、プロピルアミン、イソプロピルアミン、ブチルアミン、イソブチルアミン、sec-ブチルアミン、tert-ブチルアミン、ジメチルアミン、N-エチルメチルアミン、ジエチルアミン、N-メチルプロピルアミン、N-メチルイソプロピルアミン、N-エチルプロピルアミン、トリメチルアミン、N,N-ジメチルエチルアミン、トリエチルアミン、ヒドラジン、アニリン、メタノール、エタノール、プロパノール、イソプロパノール、ブタノール、2-メチル-1-プロパノール、tert-ブタノール、ギ酸、酢酸、モノシランなどを例示することが出来る。酸化性ガスの具体例としては、酸素、オゾン、水蒸気、過酸化水素、笑気ガス、塩化水素、硝酸ガスなどを挙げることが出来る。これら反応ガスのうち一種類を単独で用いることが出来、複数を任意の比率で混合して用いることも出来る。成膜装置の仕様による制約が少なく取扱いが容易である点で、還元性ガスとしてはアンモニア、水素、ギ酸又はエタノールが好ましく、酸化性ガスとしては酸素、オゾン、水蒸気が好ましい。下地の酸化を防止するため、反応ガスとして還元性ガスが特に好ましく、ルテニウム含有薄膜の成膜速度及び膜質が良好な点でアンモニア、ギ酸、水素又はアンモニアと水素との混合ガスが更に好ましい。反応ガスの流量は材料の反応性と反応チャンバーの容量に応じて適宜調節される。例えば反応チャンバーの容量が1~10Lの場合、反応ガスの流量は特に制限は無く、経済的な理由から1~10000sccmが好ましい。
 これらの分解方法を適宜選択して用いることにより、ルテニウム含有薄膜を作製することが出来る。複数の分解方法を組み合わせて用いることも出来る。反応チャンバーへのルテニウム錯体(1)の供給方法としては、例えばバブリング、液体気化供給システムなど当業者が通常用いる方法が挙げられ、特に限定されるものではない。
 CVD法又はALD法によりルテニウム含有薄膜を作製する際のキャリアガス及び希釈ガスとしては、ヘリウム、ネオン、アルゴン、クリプトン、キセノンなどの希ガス又は窒素ガスが好ましく、経済的な理由から窒素ガス、ヘリウム、ネオン、アルゴンが特に好ましい。キャリアガス及び希釈ガスの流量は反応チャンバーの容量などに応じて適宜調節される。例えば反応チャンバーの容量が1~10Lの場合、キャリアガスの流量は特に制限は無く、経済的な理由から1~10000sccmが好ましい。なお、本明細書中においてsccmとは気体の流量を表す単位であり、1sccmは理想気体に換算すると2.68mmol/hの速度で気体が移動していることを表す。
 CVD法又はALD法によりルテニウム含有薄膜を作製するときの基板温度は、熱、プラズマ、光などの使用の有無、反応ガスの種類などにより適宜選択される。例えば光やプラズマを併用することなく反応ガスとしてアンモニアを用いる場合には、基板温度に特に制限は無く、経済的な理由から150℃~1000℃が好ましい。成膜速度や膜質が良好な点で、200℃~400℃が更に好ましい。
 本発明の作製方法により得られるルテニウム含有薄膜としては、例えばルテニウム錯体(1)を単独で用いた場合は、金属ルテニウム薄膜、酸化ルテニウム薄膜、窒化ルテニウム薄膜、酸窒化ルテニウム薄膜などが得られる。また他の金属材料と組み合わせて用いた場合は、ルテニウム含有複合薄膜が得られる。例えば、ストロンチウム材料と組み合わせて用いればSrRuO薄膜が得られる。ストロンチウム材料としては、例えば、ビス(ジピバロイルメタナト)ストロンチウム、ジエトキシストロンチウム、ビス(1,1,1,5,5,5-ヘキサフルオロ-2,4-ペンタンジオナト)ストロンチウム、ビス(ペンタメチルシクロペンタジエニル)ストロンチウム、ビス(トリイソプロピルシクロペンタジエニル)ストロンチウムなどが挙げられる。さらに白金、イリジウム、ロジウムなどの遷移金属やケイ素、アルミニウムなどの典型元素を含有するルテニウム含有複合膜を得ることも出来る。また、CVD法又はALD法によりルテニウム含有複合薄膜を作製する場合において、ルテニウム錯体(1)と他の金属材料とを反応チャンバー内に別々に供給しても、混合してから供給しても良い。
 本発明のルテニウム含有薄膜を構成部材として用いることにより、記憶容量や応答性を向上させた高性能な半導体デバイスを製造することが出来る。半導体デバイスとしてはDRAM、FeRAM、ReRAMなどの半導体記憶装置や電界効果トランジスタなどを例示することが出来る。これらの構成部材としてはキャパシタ電極、ゲート電極、銅配線ライナー、配線などを例示することが出来る。
 以下、実施例を挙げて本発明をさらに詳細に説明するが、本発明はこれらに限定されるものではない。
 参考例1
 アルゴン雰囲気下で、臭化リチウム28.0g(0.32mol)のテトラヒドロフラン400mL溶液に、20℃で1-ペンテン-3-オン25.0g(0.30mol)、トリエチルアミン33.0g(0.33mol)、クロロトリメチルシラン36.0g(0.33mol)を加えた。20℃で72時間攪拌した後、溶媒を減圧下で留去した。残った黄色液体にヘキサン150mLを加えて室温で激しく撹拌した。生成した懸濁液をろ過した後、ろ液から溶媒を減圧留去した。残った黄色液体を減圧蒸留(加熱温度70℃/留出温度57℃/背圧1800Pa)することにより、(3-トリメチルシリルオキシ)ペンタ-1,3-ジエン(3-14)を透明液体として得た(3.20g,収率7%)。

 参考例2
 アルゴン雰囲気下で、ドデカカルボニル三ルテニウム5.00g(7.82mmol)のトルエン150mL懸濁液に、20℃で1,3-シクロヘキサジエン10.0g(125mmol)を加えた。80℃で48時間攪拌した後、溶媒を減圧下で留去した。残った黄色固体を減圧蒸留(加熱温度100℃/背圧32Pa)することにより、トリカルボニル(η-シクロヘキサ-1,3-ジエン)ルテニウムを黄色液体として得た(0.32g,収率5%)。

 実施例1
 アルゴン雰囲気下で、ドデカカルボニル三ルテニウム10.0g(15.6mmol)のトルエン500mL懸濁液に、20℃で(2-トリメチルシリルオキシ)ブタ-1,3-ジエン(3-2)36.0g(253mmol)を加えた。80℃で70時間攪拌した後、溶媒を減圧下で留去した。残った黄色固体を減圧蒸留(加熱温度100℃/背圧77Pa)することにより、トリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を黄色液体として得た(3.40g,収率21%)。

 実施例2
 アルゴン雰囲気下で、ドデカカルボニル三ルテニウム1.00g(1.56mmol)のトルエン50mL懸濁液に、20℃で、参考例1で合成した(3-トリメチルシリルオキシ)ペンタ-1,3-ジエン(3-14)3.18g(20.3mmol)を加えた。80℃で84時間攪拌した後、溶媒を減圧下で留去した。残った黄色固体を減圧蒸留(加熱温度80℃/背圧40Pa)することにより、トリカルボニル[η-(3-トリメチルシリルオキシ)ペンタ-1,3-ジエン]ルテニウム(1-14)を黄色液体として得た(150mg,収率9%)。

 実施例3
 アルゴン雰囲気下で、ドデカカルボニル三ルテニウム1.00g(1.56mmol)のトルエン50mL懸濁液に、20℃で(2-トリメチルシリルオキシ)シクロヘキサ-1,3-ジエン(3-134)5.00g(29.7mmol)を加えた。80℃で48時間攪拌した後、溶媒を減圧下で留去した。残った黄色固体を減圧蒸留(加熱温度80℃/背圧43Pa)することにより、トリカルボニル[η-(2-トリメチルシリルオキシ)シクロヘキサ-1,3-ジエン]ルテニウム(1-134)を黄色液体として得た(400mg,収率23%)。

 評価例1
トリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)の熱分析。
 サンプルとして、実施例1で得たトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を、示差走査熱量測定(DSC)で7.8mg用いた。 
 アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図1に示した。DSC曲線で、174℃の熱分解開始温度が観測された。
 評価例2
トリカルボニル[η-(3-トリメチルシリルオキシ)ペンタ-1,3-ジエン]ルテニウム(1-14)の熱分析。
 サンプルとして、実施例2で得たトリカルボニル[η-(3-トリメチルシリルオキシ)ペンタ-1,3-ジエン]ルテニウム(1-14)を、示差走査熱量測定(DSC)で3.6mg用いた。 
 アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図2に示した。DSC曲線で、157℃の熱分解開始温度が観測された。
 評価例3
トリカルボニル[η-(2-トリメチルシリルオキシ)シクロヘキサ-1,3-ジエン]ルテニウム(1-134)の熱分析。
 サンプルとして、実施例3で得たトリカルボニル[η-(2-トリメチルシリルオキシ)シクロヘキサ-1,3-ジエン]ルテニウム(1-134)を、示差走査熱量測定(DSC)で4.0mg用いた。 
 アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図3に示した。DSC曲線で、119℃の熱分解開始温度が観測された。
 評価例1~3の結果から、本発明のルテニウム錯体(1)が200℃周辺の低温成膜用材料として有望なことが分かる。
 比較例1
トリカルボニル(η-シクロヘキサ-1,3-ジエン)ルテニウムの熱分析。
 サンプルとして、参考例2で得たトリカルボニル(η-シクロヘキサ-1,3-ジエン)ルテニウムを、示差走査熱量測定(DSC)で5.2mg用いた。 
 アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図4に示した。DSC曲線で、162℃の熱分解開始温度が観測された。 
 評価例3と比較例1の結果から、シリルオキシ基をη-ジエン配位子に導入することで熱分解開始温度が下がり、本発明のルテニウム錯体(1)が更に低温成膜用材料として有望なことが分かる。
 還元性ガスを用いたルテニウム含有薄膜の製造例(比較例2~4及び実施例4~7)。
 比較例2
公知材料を用いた、Si基板上へのルテニウム含有薄膜作製例。 
 国際公開2021/153639号に記載の方法で製造したトリカルボニル(η-メチレン-1,3-プロパンジイル)ルテニウムを公知材料に用い、反応剤にアンモニアを用いて、Si基板上に、基板温度200℃で、ルテニウム含有薄膜を熱CVD法により作製した。薄膜作製のために使用した装置の概略を図5に示した。成膜条件は表1に示す通りであり、その他の条件は以下の通りである。 
 材料容器温度30℃、材料容器内全圧:40.0kPa、キャリアガス流量:10sccm、アンモニアガス流量:50sccm、希釈ガス流量:40sccm、キャリアガス及び希釈ガス:アルゴン。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線は検出されなかった。
 比較例3
公知材料を用いた、Si基板上へのルテニウム含有薄膜作製例。 
 国際公開2021/153639号に記載の方法で製造したトリカルボニル(η-メチレン-1,3-プロパンジイル)ルテニウムを公知材料に用い、反応剤にアンモニアを用いて、Si基板上に、基板温度250℃で、ルテニウム含有薄膜を熱CVD法により作製した。薄膜作製のために使用した装置の概略を図5に示した。成膜条件は表1に示す通りであり、その他の条件は比較例2と同様である。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は4.7nmであった。
 比較例4
公知材料を用いた、SiO基板上へのルテニウム含有薄膜作製例。 
 国際公開2021/153639号に記載の方法で製造したトリカルボニル(η-メチレン-1,3-プロパンジイル)ルテニウムを公知材料に用い、反応剤に水素を用いて、SiO基板上に、基板温度200℃で、ルテニウム含有薄膜を熱CVD法により作製した。薄膜作製のために使用した装置の概略を図5に示した。成膜条件は表1に示す通りであり、その他の条件は以下の通りである。 
 材料容器温度30℃、材料容器内全圧:40.0kPa、キャリアガス流量:10sccm、水素ガス流量:4sccm、希釈ガス流量:86sccm、キャリアガス及び希釈ガス:アルゴン。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線は検出されなかった。
 実施例4
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にアンモニアを用いて、Si基板上に、基板温度200℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は表1に示す通りであり、その他の条件は以下の通りである。 
 材料容器温度50℃、材料容器内全圧:26.7kPa、キャリアガス流量:10sccm、アンモニアガス流量:50sccm、希釈ガス流量:40sccm、キャリアガス及び希釈ガス:アルゴン。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は9.3nmであった。
 実施例5
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にアンモニアを用いて、Si基板上に、基板温度250℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は表1に示す通りであり、その他の条件は実施例4の通りである。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は29.8nmであった。
 実施例6
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤に水素を用いて、SiO基板上に、基板温度200℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は表1に示す通りであり、その他の条件は以下の通りである。 
 材料容器温度50℃、材料容器内全圧:26.7kPa、キャリアガス流量:10sccm、水素ガス流量:4sccm、希釈ガス流量:86sccm、キャリアガス及び希釈ガス:アルゴン。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は9.3nmであった。
 実施例7
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にギ酸を用いて、Cu基板上に、基板温度250℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は表1に示す通りであり、その他の条件は以下の通りである。 
材料容器温度50℃、材料容器内全圧:26.7kPa、キャリアガス流量:10sccm、ギ酸ガス流量:3sccm、希釈ガス流量:87sccm、キャリアガス及び希釈ガス:アルゴン。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は22.3nmであった。
 以上の実施例4~7により、本発明のルテニウム錯体(1)は、200℃周辺の低温かつ還元性ガス条件下において、ルテニウム含有薄膜を作製可能な材料であることが分かる。また、比較例2~4と実施例4~7との比較から、カルボニル配位子を3つ有する共通性があるにもかかわらず、公知材料よりも本発明のルテニウム錯体(1)の方がより低温で成膜可能な材料であることが分かる。
 参考例3
 アルゴン雰囲気下で、臭化リチウム3.7g(0.043mol)のテトラヒドロフラン30mL溶液に、20℃で1-ペンテン-3-オン1.8g(0.021mol)、トリエチルアミン3.3g(0.032mol)、クロロ(イソプロピル)ジメチルシラン4.4g(0.032mol)を加えた。20℃で16時間攪拌した後、溶媒を減圧下で留去した。残った黄色液体にヘキサン30mLを加えて室温で激しく撹拌した。生成した懸濁液をろ過した後、ろ液から溶媒を減圧留去した。残った黄色液体を減圧蒸留(加熱温度90℃/留出温度76-78℃/背圧2000Pa)することにより、(3-イソプロピルジメチルシリルオキシ)ペンタ-1,3-ジエン(3-17)を無色液体として得た
(1.85g,収率47%)。

6.10-6.19(m,1H),5.40-5.45(m,1H),4.90-4.94(m,1H),4.70-4.80(m,1H),1.60(d,J=6.8Hz,3H),0.70-1.10(m,7H),0.13(s,6H).。
 実施例8
 アルゴン雰囲気下で、ドデカカルボニル三ルテニウム1.00g(1.56mmol)のトルエン50mL懸濁液に、20℃で、参考例3で合成した(3-イソプロピルジメチルシリルオキシ)ペンタ-1,3-ジエン(3-17)1.85g(10.0mmol)を加えた。80℃で48時間攪拌した後、溶媒を減圧下で留去した。残った黄色固体を減圧蒸留(加熱温度120℃/背圧19Pa)することにより、トリカルボニル[η-(3-イソプロピルジメチルシリルオキシ)ペンタ-1,3-ジエン]ルテニウム(1-17)を黄色液体として得た(70mg,収率4%)。
H-NMR(400MHz,C,δ)
4.74-4.80(m,1H),1.49(d,J=6.4Hz,3H),1.13-1.17(m,1H),1.07-1.13(m,1H),0.68-0.94(m,7H),0.065(m,6H),―0.38(m,1H).。
 参考例4
 アルゴン雰囲気下で、リチウムジイソプロピルアミドのテトラヒドロフラン10mL(2mol/L,0.020mol)溶液に、-70℃で2-シクロヘキセン-1-オン1.48g(0.015mol)のテトラヒドロフラン10mL溶液、次いでクロロ(エチル)ジメチルシラン1.89g(0.015mol)のテトラヒドロフラン10mL溶液を加えた。反応溶液を-70℃で30分間攪拌した後、20℃で16時間攪拌した。溶媒を減圧下で留去した後、残った黄色液体にヘキサン30mLを加えて室温で激しく撹拌した。生成した懸濁液をろ過した後、ろ液から溶媒を減圧留去した。残った黄色液体を減圧蒸留(加熱温度85℃/留出温度68-69℃/背圧400Pa)することにより、(2-エチルジメチルシリルオキシ)シクロヘキサ-1,3-ジエン(3-135)を無色液体として得た(2.27g,収率81%)。

5.88-5.91(m,1H),5.68-5.73(m,1H),4.91-4.94(m,1H),2.02-2.14(m,2H),1.85-1.99(m,2H),0.98(t,J=8.0Hz,3H),0.63(q,J=8.0Hz,2H),0.16(s,6H).。
 実施例9
 アルゴン雰囲気下で、ドデカカルボニル三ルテニウム1.00g(1.56mmol)のトルエン50mL懸濁液に、20℃で、参考例4で合成した(2-エチルジメチルシリルオキシ)シクロヘキサ-1,3-ジエン(3-135)2.27g(12.4mmol)を加えた。80℃で48時間攪拌した後、溶媒を減圧下で留去した。残った黄色固体を減圧蒸留(加熱温度100℃/背圧21Pa)することにより、トリカルボニル[η-(2-エチルジメチルシリルオキシ)シクロヘキサ-1,3-ジエン]ルテニウム(1-135)を黄色液体として得た(90mg,収率5%)。
H-NMR(400MHz,C,δ)
5.06-5.10(m,1H),3.36-3.41(m,1H),2.48-2.52(m,1H),1.50-1.70(m,2H),1.30-1.50(m,2H),0.85(t,J=8.0Hz,3H),0.49(q,J=8.0Hz,2H),0.043(s,6H).。
 評価例4
トリカルボニル[η-(3-イソプロピルジメチルシリルオキシ)ペンタ-1,3-ジエン]ルテニウム(1-17)の熱分析。
 サンプルとして、実施例8で得たトリカルボニル[η-(3-イソプロピルジメチルシリルオキシ)ペンタ-1,3-ジエン]ルテニウム(1-17)を、示差走査熱量測定(DSC)で3.8mg用いた。 
 アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図6に示した。DSC曲線で、170℃の熱分解開始温度が観測された。
 実施例10
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にアンモニアを用いて、SiO基板上に、基板温度250℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は以下の通りである。
 材料容器温度15℃、材料容器内全圧:6.7kPa、キャリアガス流量:20sccm、アンモニアガス流量:50sccm、希釈ガス流量:30sccm、キャリアガス及び希釈ガス:アルゴン、成膜時間:30分。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は16.3nmであった。
 作製した薄膜の表面を原子間力顕微鏡(AFM)を用いて観察したところ、自乗平均面粗さ(RMS)1.14nmを持つ極めて表面平滑性の高い薄膜が生成していることが分かった。得られたAFM像を図7に示す。
 実施例11
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にギ酸を用いて、SiO基板上に、基板温度250℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は以下の通りである。
 材料容器温度15℃、材料容器内全圧:6.7kPa、キャリアガス流量:20sccm、ギ酸ガス流量:3sccm、希釈ガス流量:57sccm、キャリアガス及び希釈ガス:アルゴン、成膜時間:30分。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は12.8nmであった。
 作製した薄膜の表面を原子間力顕微鏡(AFM)を用いて観察したところ、自乗平均面粗さ(RMS)1.24nmを持つ極めて表面平滑性の高い薄膜が生成していることが分かった。得られたAFM像を図8に示す。
 実施例12
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にアンモニアを用いて、SiO基板上に、基板温度200℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は以下の通りである。
 材料容器温度50℃、材料容器内全圧:26.7kPa、キャリアガス流量:10sccm、アンモニアガス流量:50sccm、希釈ガス流量:40sccm、キャリアガス及び希釈ガス:アルゴン、成膜時間:90分。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は31.7nmであった。
 作製した薄膜の表面を原子間力顕微鏡(AFM)を用いて観察したところ、自乗平均面粗さ(RMS)1.37nmを持つ極めて表面平滑性の高い薄膜が生成していることが分かった。得られたAFM像を図9に示す。
 実施例13
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にギ酸を用いて、SiO基板上に、基板温度200℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は以下の通りである。
 材料容器温度50℃、材料容器内全圧:26.7kPa、キャリアガス流量:10sccm、ギ酸ガス流量:3sccm、希釈ガス流量:87sccm、キャリアガス及び希釈ガス:アルゴン、成膜時間:360分。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は56.4nmであった。
 作製した薄膜の表面を原子間力顕微鏡(AFM)を用いて観察したところ、自乗平均面粗さ(RMS)0.93nmを持つ極めて表面平滑性の高い薄膜が生成していることが分かった。得られたAFM像を図10に示す。
 実施例14
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にアンモニアと水素を用いて、SiO基板上に、基板温度250℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は以下の通りである。
 材料容器温度15℃、材料容器内全圧:6.7kPa、キャリアガス流量:20sccm、アンモニアガス流量:60sccm、水素ガス流量:20sccm、希釈ガス流量:0sccm、キャリアガス及び希釈ガス:アルゴン、成膜時間:65分、反応チャンバー全圧:300Pa。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は14.0nmであった。
 実施例15
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にアンモニアと水素を用いて、SiO基板上に、基板温度250℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は以下の通りである。
 材料容器温度15℃、材料容器内全圧:6.7kPa、キャリアガス流量:20sccm、アンモニアガス流量:40sccm、水素ガス流量:40sccm、希釈ガス流量:0sccm、キャリアガス及び希釈ガス:アルゴン、成膜時間:65分、反応チャンバー全圧:300Pa。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は13.5nmであった。
 実施例16
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤にアンモニアと水素を用いて、SiO基板上に、基板温度250℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は以下の通りである。
 材料容器温度15℃、材料容器内全圧:6.7kPa、キャリアガス流量:20sccm、アンモニアガス流量:20sccm、水素ガス流量:60sccm、希釈ガス流量:0sccm、キャリアガス及び希釈ガス:アルゴン、成膜時間:65分、反応チャンバー全圧:300Pa。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は13.1であった。
 実施例17
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤に水素を用いて、SiO基板上に、基板温度250℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は以下の通りである。
 材料容器温度15℃、材料容器内全圧:6.7kPa、キャリアガス流量:20sccm、水素ガス流量:90sccm、希釈ガス流量:0sccm、キャリアガス及び希釈ガス:アルゴン、成膜時間:65分、反応チャンバー全圧:300Pa。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は13.1nmであった。
 実施例18
実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を材料に用い、反応剤に水素を用いて、SiO基板上に、基板温度280℃で、ルテニウム含有薄膜を熱CVD法により作製した。
 薄膜作製のために使用した装置の概略を図5に示した。成膜条件は以下の通りである。
 材料容器温度15℃、材料容器内全圧:6.7kPa、キャリアガス流量:20sccm、水素ガス流量:50sccm、希釈ガス流量:30sccm、キャリアガス及び希釈ガス:アルゴン、成膜時間:65分、反応チャンバー全圧:300Pa。 
 作製した薄膜を蛍光X線分析で確認したところ、ルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は17.4nmであった。
 実施例19
 実施例1で製造したトリカルボニル[η-(2-トリメチルシリルオキシ)ブタ-1,3-ジエン]ルテニウム(1-2)を原料に用い、SiO基板上にALD法でルテニウム含有薄膜を製造した。薄膜作製のために使用した装置の概略を図11に示した。薄膜製造条件は以下の通りである。
 パージガス:アルゴン、還元性ガス:アンモニア、原料ガス:(1-2)、キャリアガス:アルゴン20sccm、材料容器温度:15℃、材料の蒸気圧:6.7kPaでバブリングにすることより気化した原料蒸気、基板温度:300℃、反応チャンバー全圧:1~300Paの条件において、以下の(a)~(h)からなる工程を1サイクルとして、100回、計50分繰り返した。
(a)パージアルゴンガス80sccm、原料ガスを含むキャリアアルゴンガス20sccmをチャンバー内に3秒間導入し、反応チャンバー圧力を300Paとして、基板表面に吸着させる。
(b)パージアルゴンガス、原料ガスを含むキャリアアルゴンガスの導入を停止し、4秒間チャンバー内を排気して、未反応ガス及び副生成物を除去する。
(c)パージアルゴンガス400sccmをチャンバー内に1秒間導入し、反応チャンバー圧力を昇圧する。
(d)パージアルゴンガス100sccmをチャンバー内に6秒間導入し、反応チャンバー圧力を300Paとする。
(e)パージアルゴンガスの導入を停止し、アンモニアガス100sccmを反応チャンバー内に10秒間導入する。
(f)アンモニアガスの導入を停止し、2秒間チャンバー内を排気して、未反応ガス及び副生成物を除去する。
(g)パージアルゴンガス400sccmをチャンバー内に1秒間導入し、反応チャンバー圧力を昇圧する。
(h)パージアルゴンガス100sccmをチャンバー内に3秒間導入し、反応チャンバー圧力を300Paとする。
 製造した薄膜を蛍光X線分析で確認したところルテニウムに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は2.3nmであった。
 本発明を詳細に、また特定の実施態様を参照して説明したが、本発明の本質と範囲を逸脱することなく様々な変更や修正を加えることができることは当業者にとって明らかである。

  1.  一般式(1)
    (式中、R及びRは各々独立に、水素原子又は炭素数1~4のアルキル基を表す。R及びRは水素原子又は一体となって炭素数1~4のアルキレン基を形成する基を表す。R、R及びRは各々独立に、水素原子、炭素数1~4のアルキル基、ビニル基又はアリル基を表す。)で示されるルテニウム錯体。
  2.  R及びRが各々独立に、水素原子又はメチル基であり、R及びRが水素原子又は一体となって炭素数1~2のアルキレン基を形成する基であり、R、R及びRが各々独立に、炭素数1~4のアルキル基である、請求項1に記載のルテニウム錯体。
  3.  R及びRが各々独立に、水素原子又はメチル基であり、R及びRが水素原子であり、R、R及びRが各々独立に、メチル基又はエチル基である、請求項1又は2に記載のルテニウム錯体。
  4.  一般式(2)
    で示されるドデカカルボニル三ルテニウムと、一般式(3)
    (式中、R及びRは各々独立に、水素原子又は炭素数1~4のアルキル基を表す。R及びRは水素原子又は一体となって炭素数1~4のアルキレン基を形成する基を表す。R、R及びRは各々独立に、水素原子、炭素数1~4のアルキル基、ビニル基又はアリル基を表す。)で示されるシリルオキシジエンとを反応させる、一般式(1)

  8. 化学反応に基づく気相蒸着法によるルテニウム含有薄膜の作製方法である、請求項7に記載のルテニウム含有薄膜の製造方法。
  9. 化学気相蒸着法によるルテニウム含有薄膜の作製方法である、請求項7又は8に記載のルテニウム含有薄膜の製造方法。
  10. 還元性ガスを用いて分解することを特徴とする、請求項7又は8に記載のルテニウム含有薄膜の製造方法。
